The extraction of photogenerated charge carriers and the generation of a photovoltage belong to the fundamental functionalities of any solar cell. These processes happen not instantaneously but rather come with finite time constants, e.g., a time constant related to the rise of the externally measured open circuit voltage following a short light pulse. The present paper provides a new method to analyze transient photovoltage measurements at different bias light intensities combining rise and decay times of the photovoltage. The approach uses a linearized version of a system of two coupled differential equations that is solved analytically be determining the eigenvalues of a 2 x 2 matrix. By comparison between the eigenvalues and the measured rise and decay times during a transient photovoltage measurement, we determine the rates of carrier recombination and extraction as a function of bias voltage and establish a simple link between their ratio and the efficiency losses in the perovskite solar cell.
Open circuit voltage decay measurements are performed on methylammonium lead iodide (CH3NH3PbI3) perovskite solar cells to investigate the charge carrier recombination dynamics. The measurements are compared to the two reference polymer-fullerene bulk heterojunction solar cells based on P3HT:PC60BM and PTB7:PC70BM blends. In the perovskite devices, two very different time domains of the voltage decay are found, with a first drop on a short time scale that is similar to the organic solar cells. However, two major differences are also observed. 65-70% of the maximum photovoltage persists on much…
Halide perovskites have outstanding photovoltaic properties which have been optimized through interfacial engineering. However, as these materials approach the limits imposed by the physics of semiconductor junctions, it is urgent to explore alternatives, such as the bulk photovoltaic effect, whose physical origin is different and not bound by the same limits. In this context, we focus on the flexo-photovoltaic effect, a type of bulk photovoltaic effect that was recently observed in oxides under strain gradients. We have measured the flexo-photovoltaic effect of MAPbBr3 and MAPbI3 crystals und…
In relevance to the photoelectrification mechanisms proposed in Part I, we derive rate equations for the negative-u and STE photoelectrification modes and solve them under conditions close to experimental ones. Exact solutions are obtained for the case of a slow electron-hole recombination at negative-U sites. These solutions are compared with photovoltage versus time transients by "short circuit currents" in photocharging experiments.
A simplified theoretical model for the constant-magnitude steady-state surface photovoltage (SPV) technique is developed. Emphasis is placed on the determination of the minority carrier diffusion length L in the particular case for which the sample thickness is quite lower than the true value of L. The model is derived from the theoretical basis with the assumption that incidental light flux varies linearly in the explored range. This model fits very well to experimental data points obtained from both FZ and CZ mono-silicon crystals. We showed that in the case of thin wafers, SPV technique is …
In this work, we approximate the surface photovoltage (SPV) transients in nm-sized ZnO films by the equivalent RC circuit model. The SPV rises in time in time for about 90 mcs after the exciting light pulse at 275 nm is off at different pulse widths ranging from 1.2 to 12 mcs. The key to this observation is a considerable amount of defects in the films, which form a trap capacitance in the equivalent circuit. The photogeneration of nonequilibrium electrons and holes near the film surface is described by charging of a capacitance by the current source whereas the rate of their spatial separatio…
Halide perovskites exhibit slow rates of non-radiative electron-hole recombination upon illumination. Chu et al. [Sci. Adv. 6 7, eaaw7453 (2020)] use the results of first-principles simulations to argue that this arises from the nature of the crystal vibrations and leads to a breakdown of Shockley-Read-Hall theory. We highlight flaws in their methodology and analysis of carrier capture by point defects in crystalline semiconductors.
Distinguishing Carrier Transport and Interfacial Recombination at Perovskite-Transport Layer Interfaces Using Ultrafast Spectroscopy and Numerical Simulation
Interplays between charge and electric field, which play a critical role in determining the charge transport, recombination, storage and hysteresis in the perovskite solar cell, have been systematically investigated by both electrical transient experiments and theoretical calculations. It is found that the light illumination can increase the carrier concentration in the perovskite absorber, thus enhancing charge recombination and causing the co-existence of high electric field and free carriers. Meanwhile, the cell shows a similar charge storage and junction mechanism to that of the multicryst…
The hybrid perovskite CH3NH3PbI3 (MAPI) exhibits long minority-carrier lifetimes and diffusion lengths. We show that slow recombination originates from a spin-split indirect-gap. Large internal electric fields act on spin-orbit-coupled band extrema, shifting band-edges to inequivalent wavevectors, making the fundamental gap indirect. From a description of photoluminescence within the quasiparticle self-consistent GW (QSGW) approximation for MAPI, CdTe and GaAs, we predict carrier lifetime as a function of light intensity and temperature. At operating conditions we find radiative recombination …
We performed temperature dependent transient photovoltage and photocurrent measurements on poly(3-hexylthiophene):[6,6]-phenyl-C61 butyric acid methylester bulk heterojuction solar cells. We found a strongly charge carrier concentration and temperature dependent Langevin recombination prefactor. The observed recombination mechanism is discussed in terms of bimolecular recombination. The experimental results were compared with charge carrier extraction by linearly increasing voltage (photo-CELIV) measurements done on the same blend system. We explain the charge carrier dynamics, following an ap…
Recently we proposed that defect tolerance in the hybrid perovskites is due to their characteristic low-frequency lattice phonon modes that decrease the non-adiabatic coupling and weaken the overlap between the free carrier and defect states [Sci. Adv. 6 7, eaaw7453 (2020)]. Kim and Walsh disagree with the interpretation and argue that there are flaws in our employed methodology. Herein we address their concerns and show that their conclusions are not valid due to misunderstandings of nonadiabatic transition.
Wavelength-Dependent Photoluminescence Mapping of Depth-Dependent Degradation Under Thermal Stress in Phenethylammonium Tetrafluoroborate Treated Perovskite Solar Cells
In halide perovskites, electrons (holes) exist as electronic (hole) polarons, excitons, free and trapped electrons (holes). Six kinds of collisions could lead to annihilation of electron and hole, three of them involve polaron(s). In the annihilation channel of each collision process, there is a certain probability to form a dying pair which the average distance between electron and hole is smaller than a critical distance. The annihilation probability per unit time of a collision process is a product of the formation probability of the dying pair in the annihilation channel and the annihilati…
Charge carrier recombination is studied in operational organic solar cells made from the polymer:fullerene system PCDTBT:PC71BM (poly[N-9"-heptadecanyl-2,7-carbazole-alt-5,5-(4',7'-di-2-thienyl-2',1',3'-benzothiadiazole)] : [6,6]-phenyl-C$_{70}$-butyric acid methyl ester). A newly developed technique High Intensity Resistance dependent PhotoVoltage (HI-RPV) is presented for reliably quantifying the bimolecular recombination coefficient independently of variations in experimental conditions, thereby resolving key limitations of previous experimental approaches. Experiments are performed on sola…
Optoelectronic phenomena in materials such as organic/inorganic hybrid perovskites depend on a complex interplay between light induced carrier generation and fast (electronic) and slower (ionic) processes, all of which are known to be strongly affected by structural inhomogeneities such as interfaces and grain boundaries. Here, we develop a time resolved Kelvin probe force microscopy (KPFM) approach, based on the G-Mode SPM platform, allowing quantification of surface photovoltage (SPV) with microsecond temporal and nanoscale spatial resolution. We demonstrate the approach on methylammonium le…
Two-dimensional (2D) perovskite materials have recently re-attracted intense research interest for applications in photovoltaics and optoelectronics. As a consequence of the dielectric and quantum confinement effect, they show strongly bound and stable excitons at room temperature. In this report, the band-edge exciton fine structure and in particular its exciton and biexciton dynamics in high quality crystals of (PEA)2PbI4 are investigated. A comparison of bulk and surface exciton lifetimes yields a room temperature surface recombination velocity of 2x10^3cm/s and an intrinsic lifetime of 185…
Presented in this work are the results of our study of the photoelectric properties of perovskite $CH_3NH_3PbI_{2.98}Cl_{0.02}$ films deposited on a glass substrate using the spin-coating method. The unit cell parameters of the perovskite are determined using x-ray diffractometry. It is shown that the film morphology represents a net of non-oriented needle-like structures with significant roughness and porosity. In order to investigate the properties of the films obtained, non-contact methods were used, such as transmission and reflection measurements and the measurements of the spectral chara…
Under open-circuit condition, the current is not extracted and the photogenerated carriers in principle disappear only by recombination. We study the open-circuit voltage $V_{\rm OC}$ and transient photovoltage under the effect of bulk recombination in a medium with energetic disorder by using the multiple trapping (MT) model. The key parameter in the MT model is the dispersion parameter $α$ given by the ratio of thermal energy to the characteristic energy of trap states. We show that $V_{\rm OC}$ depends linearly on the logarithm of the light intensity and the slope depends on the $α$ of the …

Nanocrystals based on metal-halide perovskites offer a promising material platform for highly efficient lighting. Using transient optical spectroscopy, we study excitation recombination dynamics in manganese-doped CsPb(Cl,Br)3 perovskite nanocrystals. We find an increase in the intrinsic excitonic radiative recombination rate upon doping, which is typically a challenging material property to tailor. Supported by ab initio calculations, we can attribute the enhanced emission rates to increased exciton localization through lattice periodicity breaking from Mn dopants, which increases exciton eff…
Over the last two decades, intensive research efforts have been devoted to the suppressions of photoluminescence (PL) blinking and Auger recombination in metal-chalcogenide nanocrystals (NCs), with significant progresses being made only very recently in several specific heterostructures. Here we show that nonblinking PL is readily available in the newly-synthesized perovskite CsPbI3 (cesium lead iodide) NCs, and their Auger recombination of charged excitons is greatly slowed down, as signified by a PL lifetime about twice shorter than that of neutral excitons. Moreover, spectral diffusion is c…
Transient photovoltage (TPV) and voltage dependent charge extraction (CE) measurements were applied to poly(3-hexylthiophene)(P3HT):[6,6]-phenyl-C61 butyric acid methyl ester (PCBM) bulk heterojunction solar cells to analyze the limitations of solar cell performance in pristine and annealed devices. From the determined charge carrier decay rate under open circuit conditions and the voltage dependent charge carrier densities n(V) the nongeminate loss current jloss of the device is accessible. We found that jloss alone is sufficient to describe the j-V characteristics across the whole operationa…
Fundamental electronic processes such as charge-carrier transport and recombination play a critical role in determining the efficiency of hybrid perovskite solar cells. The presence of mobile ions complicates the development of a clear understanding of these processes as the ions may introduce exceptional phenomena such as hysteresis or giant dielectric constants. As a result, the electronic landscape, including its interaction with mobile ions, is difficult to access both experimentally and analytically. To address this challenge, we applied a series of small perturbation techniques including…
We explore the degradation behaviour under continuous illumination and direct oxygen exposure of inverted unencapsulated formamidinium(FA)0.83Cs0.17Pb(I0.8Br0.2)3, CH3NH3PbI3, and CH3NH3PbI3-xClx perovskite solar cells. We continuously test the devices in-situ and in-operando with current-voltage sweeps, transient photocurrent, and transient photovoltage measurements, and find that degradation in the CH3NH3PbI3-xClx solar cells due to oxygen exposure occurs over shorter timescales than FA0.83Cs0.17Pb(I0.8Br0.2)3 mixed-cation devices. We attribute these oxygen-induced losses in the power conver…
The radiative recombination, Shokley-Read recombination, frontal-surface and rear-surface recombination and the recombination at the heterojunction boundaries and the recombination in the space charge region are considered in the calculation of the multijunction solar cell (MSC) efficiency. The calculation is performed by a self-consistent solution of the equations for the photocurrent and photovoltage, as well as the heat balance equation. A cooling of MSC with the increase of the number of cells n and the improvement in the heat dissipation is regarded. It was found that, as the number of ce…

One of the most significant features of lead-halide perovskites are their ability to have comparably slow recombination despite the fact that these materials are mostly processed from solution at room temperature. The slow recombination allows achieving high open-circuit voltages when the lead-halide perovskite layers are used in solar cells. This perspective discusses the state of the art of our understanding and of experimental data with regard to recombination and open-circuit voltages in lead-halide perovskites. A special focus is put onto open questions that the community has to tackle to…
Phase segregation is a critical phenomenon that influences the stability and performance of mixed halide perovskite based opto-electronic devices. In addition to the underlying physical mechanisms, the spatial pattern and randomness associated with the nanoscale morphology of phase segregation significantly influence performance degradation a topic which, along with the multitude of parameter combinations, has remained too complex to address so far. Given this, with MAPbI1.5Br1.5 as a model system, here we address the influence of critical factors like the spatial randomness of phase segregati…
While transient photoluminescence measurements are a very popular tool to monitor the charge-carrier dynamics in the field of halide perovskite photovoltaics, interpretation of data obtained on multilayer samples is highly challenging due to the superposition of various effects that modulate the charge-carrier concentration in the perovskite layer and thereby the measured PL. These effects include bulk and interfacial recombination, charge transfer to electron or hole transport layers and capacitive charging or discharging. Here, numerical simulations with Sentauraus TCAD, analytical solutions…
Ionic migration has been proposed as a possible cause of photovoltaic current-voltage hysteresis in hybrid perovskite solar cells. However, a major objection to this hypothesis is that hysteresis can be reduced by changing the interfacial contact materials, which are unlikely to significantly influence the behaviour of ionic defects within the perovskite phase. Here we use transient optoelectronic measurements, combined with device simulations, to show that the primary effects of ionic migration can in fact be observed both in devices with hysteresis, and with hysteresis free type contact mate…
Charge carrier recombination in the perovskite solar cells (PSCs) has a deep influence on the electrical performance, such as open circuit voltage, short circuit current, fill factor and ultimately power conversion efficiency. The impacts of injection barrier, recombination channels, doping properties of carrier transport layers and light intensity on the performance of PSCs are theoretically investigated by drift-diffusion model in this work. The results indicate that due to the injection barrier at the interfaces of perovskite and carrier transport layer, the accumulated carriers modify the …
We demonstrate the critical role of surface recombination in mixed-cation, mixed-halide perovskite, FA0.83Cs0.17Pb(I0.85Br0.15)3. By passivating non-radiative defects with the polymerizable Lewis base (3-aminopropyl)trimethoxysilane (APTMS) we transform these thin films. We demonstrate average minority carrier lifetimes > 4 μs, nearly single exponential monomolecular PL decays, and concomitantly high external photoluminescence quantum efficiencies (>20%, corresponding to ~97% of the maximum theoretical quasi-Fermi-level splitting) at low excitation fluence. We confirm both the composition and …
Metal halide perovskites are an important class of emerging semiconductors. Their charge dynamics is poorly understood due to limited knowledge of defect physics and charge recombination mechanisms. Nevertheless, classical ABC and Shockley-Read-Hall (SRH) models are ubiquitously applied to perovskites without considering their validity. Herein, an advanced technique mapping photoluminescence quantum yield (PLQY) as a function of both the excitation pulse energy and repetition frequency is developed and employed to examine the validity of these models. While ABC and SRH fail to explain the char…
We compare three representative high performance PV materials: halide perovskite MAPbI3, CdTe, and GaAs, in terms of photoluminescence (PL) efficiency, PL lineshape, carrier diffusion, and surface recombination, over multiple orders of photo-excitation density. An analytic model is used to describe the excitation density dependence of PL intensity and extract the internal PL efficiency and multiple pertinent recombination parameters. A PL imaging technique is used to obtain carrier diffusion length without using a PL quencher, thus, free of unintended influence beyond pure diffusion. Our resul…
Solar cells based on metal-halide perovskite absorber layers have resulted in outstanding photovoltaic devices with long non-radiative lifetimes as a crucial feature enabling high efficiencies. Long non-radiative lifetimes occur if the transfer of the energy of the electron-hole pair into vibrational energy is slow, due to, e.g., a low density of defects, weak electron phonon coupling or the release of a large number of phonons needed for a single transition. Here, we discuss the implications of the known material properties of metal-halide perovskites (such as permittivities, phonon energies …
The organic-inorganic hybrid lead trihalide perovskites have been emerging as the most attractive photovoltaic material. As regulated by Shockley-Queisser theory, a formidable materials science challenge for the next level improvement requires further band gap narrowing for broader absorption in solar spectrum, while retaining or even synergistically prolonging the carrier lifetime, a critical factor responsible for attaining the near-band gap photovoltage. Herein, by applying controllable hydrostatic pressure we have achieved unprecedented simultaneous enhancement in both band gap narrowing a…
The ideality factor determined by measuring the open circuit voltage (VOC) as function of light intensity is often used as a means to identify the dominant recombination mechanism in solar cells. However, applying this Suns-VOC technique to perovskite cells is problematic since the VOC evolves with time in a way which depends on the previously applied bias (Vpre), the light intensity, and the device architecture/processing. Here we show that the dominant recombination mechanism in two structurally similar CH3NH3PbI3 devices containing either mesoporous Al2O3 or TiO2 layers can be identified fr…
To accurately calculate efficiencies $η$ of experimentally produced multijunction solar cells (MJSCs) and optimize their parameters, we offer semi-analytical photoconversion formalism that incorporates radiative recombination, Shockley-Read-Hall (SRH) recombination, surface recombination at the front and back surfaces of the cells, recombination in the space charge region (SCR) and the recombination at the heterojunction boundaries. Selfconsistent balance between the MJSC temperature and efficiency was imposed by jointly solving the equations for the photocurrent, photovoltage, and heat balanc…

Perovskite/Si tandem solar cells have the potential to considerably out-perform conventional solar cells. Under standard test conditions, perovskite/Si tandem solar cells already outperform the Si single junction. Under realistic conditions, however, as we show, those tandem solar cells are hardly more efficient than the Si cell alone. We model the performance of realistic perovskite/Si tandem solar cells under real-world climate conditions, by incorporating parasitic cell resistances, non-radiative recombination, and optical losses into the detailed-balance limit. We show quantitatively that …
In this perspective, we explore the insights into the device physics of perovskite solar cells gained from modeling and simulation of these devices. We discuss a range of factors that influence the modeling of perovskite solar cells, including the role of ions, dielectric constant, density of states, and spatial distribution of recombination losses. By focusing on the effect of non-ideal energetic alignment in perovskite photovoltaic devices, we demonstrate a unique feature in low recombination perovskite materials - the formation of an interfacial, primarily electronic, self-induced dipole th…
The ability to reduce energy loss at semiconductor surfaces through passivation or surface field engineering has become an essential step in the manufacturing of efficient photovoltaic (PV) and optoelectronic devices. Similarly, surface modification of emerging halide perovskites with quasi-2D heterostructures is now ubiquitous to achieve PV power conversion efficiencies (PCEs) > 22% and has enabled single-junction PV devices to reach 25.7%, yet a fundamental understanding to how these treatments function is still generally lacking. This has established a bottleneck for maximizing beneficial i…
Using cross-correlation current noise spectroscopy, we have investigated carrier dynamics in methylammonium lead triiodide solar cells. This method provides a space selectivity for devices with planar multi-layered structure, effectively amplifying current noise contributions coming from the most resistive element of the stack. In the studied solar cells, we observe near full-scale shot noise, indicating the dominance of noise generation by a single source, likely the interface between the perovskite and the spiro-OMeTAD hole-transport layer. We argue that the strong 1/f noise term has contrib…
