This study explores the relationship between spin diffusion, spin lifetime, electron density and lateral spatial confinement in two-dimensional electron gases hosted in GaAs quantum wells. Using time-resolved magneto-optical Kerr effect microscopy, we analyze how Hall-bar channel width and back-gate voltage modulation influence spin dynamics. The results reveal that the spin diffusion coefficient increases with reduced channel widths, a trend further amplified at lower electron concentrations achieved via back-gate voltages, where it increases up to 150% for the narrowest channels. The developed theoretical model confirms the spatial inhomogeneities in the spin diffusion as arising from electron-density variations within the channels. The results underscore the importance of tuning electron density and spatial geometry to optimize spin transport and coherence, providing valuable design considerations for spintronic devices where efficient spin manipulation is crucial.
We present a first-principle path integral Monte-Carlo (PIMC) study of the binding energy of excitons, trions (positively and negatively charged excitons) and biexcitons bound to single-island interface defects in quasi-two-dimensional GaAs/Al$_{x}$Ga$_{1-x}$As quantum wells. We discuss in detail the dependence of the binding energy on the size of the well width fluctuations and on the quantum-well width. The numerical results for the well width dependence of the exciton, trions and biexciton binding energy are in good quantitative agreement with the available experimental data.
We report transport mobility measurements for clean, two-dimensional (2D) electron systems confined to GaAs quantum wells (QWs), grown via molecular beam epitaxy, in two families of structures, a standard, symmetrically-doped GaAs set of QWs with Al$_{0.32}$Ga$_{0.68}$As barriers, and one with additional AlAs cladding surrounding the QWs. Our results indicate that the mobility in narrow QWs with no cladding is consistent with existing theoretical calculations where interface roughness effects are softened by the penetration of the electron wave function into the adjacent low barriers. In contr…
Cyclotron resonance at microwave frequencies is used to measure the band mass (m_b) of the two-dimensional holes (2DH's) in carbon-doped (100) GaAs/AlxGa1-xAs heterostructures. The measured m_b shows strong dependences on both the 2DH density(p) and the GaAs quantum well width (W). For a fixed W, in the density range (0.4x10^11 to 1.1x10^11 cm^-2) studied here, m_b increases with p, consistent with previous studies of the 2DHs on the (311)A surface. For a fixed p = 1.1x10^11 cm^-2, mb increases from 0.22 m_e at W = 10 nm to 0.50 m_e at W = 30 nm, and saturates around 0.51 m_e for W > 30 nm.
We evaluate the Lande g factor of electrons in quantum dots (QDs) fabricated from GaAs quantum well (QW) structures of different well width. We first determine the Lande electron g factor of the QWs through resistive detection of electron spin resonance and compare it to the enhanced electron g factor determined from analysis of the magneto-transport. Next, we form laterally defined quantum dots using these quantum wells and extract the electron g factor from analysis of the cotunneling and Kondo effect within the quantum dots. We conclude that the Lande electron g factor of the quantum dot is…
Previous theoretical and experimental work has put forward 50-period semiconductor superlattices as fast, true random number generators at room temperature. Their randomness stems from feedback between nonlinear electronic dynamics and stochastic processes that are intrinsic to quantum transitions. This work theoretically demonstrates that shorter superlattices with higher potential barriers contain fully chaotic dynamics over several intervals of the applied bias voltage compared to the 50-periods device which presented a much weaker chaotic behavior. The chaos arises from deterministic dynam…
Wave functions of heavy-hole excitons in GaAs/Al$_{0.3}$Ga$_{0.7}$As square quantum wells (QWs) of various widths are calculated by the direct numerical solution of a three-dimensional Schrödinger equation using a finite-difference scheme. These wave functions are then used to determine the exciton-exciton, exciton-electron and exciton-hole fermion exchange constants in a wide range of QW widths (5-150 nm). Additionally, the spin-dependent matrix elements of elastic exciton-exciton, exciton-electron and exciton-hole scattering are calculated. From these matrix elements, the collisional broaden…
Utilizing a novel carbon doping source, we prepared two-dimensional hole gases in a symmetric quantum well structure in the GaAs/AlGaAs heterosystem. Low temperature hole mobilities up to 1.2 x 10^6 cm^2/Vs at a density of 2.3 x 10^11 cm^-2 were achieved on GaAs (001) substrates. In contrast to electron systems, the hole mobility sensitively depends on variations of the quantum well width and the spacer thickness. In particular an increase of the quantum well width from an optimal value of 15 nm to 18 nm is accompanied by a 35 % reduction of the hole mobility. The quality of ultrahigh-mobility…
We report on the transport properties of a high mobility two-dimensional hole system (2DHS) confined in GaAs/AlGaAs quantum wells grown molecular-beam epitaxy on the (100) surface of GaAs. The quantum wells are modulation-doped with carbon utilizing a novel resistive filament source. At T=0.3K and carrier density p=1x10^11cm^-2, a mobility of 10^6cm^2/Vs is achieved. At fixed carrier density p=10^11cm^-2, the mobility is found to be a non-monotonic function of the quantum well width. The mobility peaks at 10^6cm^2/Vs for a 15nm well and is reduced for both smaller and larger well widths for th…
We investigate the zero and finite temperature transport properties of a quasi-two-dimensional electron gas in a GaAs/InGaAs/GaAs quantum well under a magnetic field, taking into account many-body effects via a local-field correction. We consider the surface roughness, roughness-induced piezoelectric, remote charged impurity and homogeneous background charged impurity scattering. The effects of the quantum well width, carrier density, temperature and local-field correction on resistance ratio are investigated. We also consider the dependence of the total mobility on the multiple scattering eff…
We report on the study of the linear and circular magneto-gyrotropic photogalvanic effect (MPGE) in GaAs/AlGaAs quantum well structures. Using the fact that in such structures the Landé-factor g* depends on the quantum well (QW) width and has different signs for narrow and wide QWs, we succeeded to separate spin and orbital contributions to both MPGEs. Our experiments show that, for most quantum well widths, the PGEs are mainly driven by spin-related mechanisms, which results in a photocurrent proportional to the g* factor. In structures with a vanishingly small g* factor, however, linear and …
A spin relaxation mechanism is proposed based on a second-order spin-flip intersubband spin-orbit coupling together with the spin-conserving scattering. The corresponding spin relaxation time is calculated via the Fermi golden rule. It is shown that this mechanism is important in symmetric GaAs (110) quantum wells with high impurity density. The dependences of the spin relaxation time on electron density, temperature and well width are studied with the underlying physics analyzed.
The precise control of spins in semiconductor spintronic devices requires electrical means for generating spin packets with a well-defined initial phase. We demonstrate a pulsed electrical scheme that triggers the spin ensemble phase in a similar way as circularly-polarized optical pulses are generating phase coherent spin packets. Here, we use fast current pulses to initialize phase coherent spin packets, which are injected across an Fe/GaAs Schottky barrier into $n$-GaAs. By means of time-resolved Faraday rotation, we demonstrate phase coherence by the observation of multiple Larmor precessi…
By selective doping (Be) of the well and barrier regions of p-GaAs/AlGaAs structures we have realized the situation where the upper Hubbard band (A+ centers) has been occupied by holes in the equilibrium. We studied temperature behavior of the Hall effect, variable range hopping conductivity and the photoluminescence spectra of the corresponding structures. The experimental data demonstrated that the binding energy of the A+ states significantly increases with respect to 3D case and strongly depends on well width (9nm,15nm). The localization radii of the A+ states are of the order of well widt…
We studied ballistic transport across a quantum point contact (QPC) defined in a high-quality, GaAs (311)A two-dimensional (2D) hole system using shallow etching and top-gating. The QPC conductance exhibits up to 11 quantized plateaus. The ballistic one-dimensional subbands are tuned by changing the lateral confinement and the Fermi energy of the holes in the QPC. We demonstrate that the positions of the plateaus (in gate-voltage), the source-drain data, and the negative magneto-resistance data can be understood in a simple model that takes into account the variation, with gate bias, of the ho…
We present a numerical study of dephasing of electron spin ensembles in a diffusive quasi-one-dimensional GaAs wire due to the D'yakonov-Perel' spin-dephasing mechanism. For widths of the wire below the spin precession length and for equal strength of Rashba and linear Dresselhaus spin-orbit fields a strong suppression of spin-dephasing is found. This suppression of spin-dephasing shows a strong dependence on the wire orientation with respect to the crystal lattice. The relevance for realistic cases is evaluated by studying how this effect degrades for deviating strength of Rashba and linear D…
We use the all-diamond tip of an atomic force microscope for the direct engraving of high quality quantum point contacts in GaAs/AlGaAs-heterostructures. The processing time is shortened by two orders of magnitude compared to standard silicon tips. Together with a reduction of the line width to below 90 nm the depletion length of insulating lines is reduced by a factor of two with the diamond probes. The such fabricated defect free ballistic constrictions show well resolved conductance plateaus and the 0.7 anomaly in electronic transport measurements.
Low-temperature illumination of a two-dimensional electron gas in GaAs quantum wells is known to greatly improve the quality of high-field magnetotransport. The improvement is known to occur even when the carrier density and mobility remain unchanged, but what exactly causes it remains unclear. Here, we investigate the effect of illumination on microwave photoresistance in low magnetic fields. We find that the amplitude of microwave-induced resistance oscillations grows dramatically after illumination. Dingle analysis reveals that this growth reflects a substantial increase in the single-parti…
The phonon-induced spin relaxation in a two-dimensional quantum dot embedded inside a semiconductor slab is investigated theoretically. An enhanced relaxation rate is found due to the phonon van Hove singularities. Oppositely, a vanishing deformation potential may also result in a suppression of the spin relaxation rate. For larger quantum dots, the interplay between the spin orbit interaction and Zeeman levels causes the suppression of the relaxation at several points. Furthermore, a crossover from confined to bulk-like systems is obtained by varying the width of the slab.
Shallow GaAs/InGaAs/GaAs quantum well structures with and without a three monolayer thick AlAs central barrier have been investigated for different well widths and Si doping levels. The transport parameters are determined by resistivity measurements in the temperature range 4-300 K and magnetotransport in magnetic fields up to 12 T. The (subband) carrier concentrations and mobilities are extracted from the Hall data and Shubnikov-de Haas oscillations. We find that the transport parameters are strongly affected by the insertion of the AlAs central barrier. Photoluminescence spectra, measured at…
The out-of-plane g-factor g_perp for quasi-2D holes in a (100) GaAs heterostructure is studied using a variable width quantum wire. A direct measurement of the Zeeman splitting is performed in a magnetic field applied perpendicular to the 2D plane. We measure an out-of-plane g-factor up to g_perp = 5, which is larger than previous optical studies of g_perp, and is approaching the long predicted but never experimentally verified out-of-plane g-factor of 7.2 for heavy holes.
We report the observation of a colossal, narrow resistance peak that arises in ultraclean (mobility 3X10^7cm^2/Vs) GaAs/AlGaAs quantum wells (QWs) under millimeterwave irradiation and a weak magnetic field. Such a spike is superposed on the 2nd harmonic microwave-induced resistance oscillations (MIRO) but having an amplitude > 300% of the MIRO, and a typical FWHM ~50 mK, comparable with the Landau level width. Systematic studies show a correlation between the spike and a pronounced negative magnetoresistance in these QWs, suggesting a mechanism based on the interplay of strong scatterers and s…
We report the observation of an even-denominator fractional quantum Hall (FQH) state at $ν=1/4$ in a high quality, wide GaAs quantum well. The sample has a quantum well width of 50 nm and an electron density of $n_e=2.55\times10^{11}$ cm$^{-2}$. We have performed transport measurements at $T\sim35$ mK in magnetic fields up to 45 T. When the sample is perpendicular to the applied magnetic field, the diagonal resistance displays a kink at $ν=1/4$. Upon tilting the sample to an angle of $θ=20.3^o$ a clear FQH state at emerges at $ν=1/4$ with a plateau in the Hall resistance and a strong minimum i…
Cross-correlated noise measurements are performed in etched Al${}_\text{x}$Ga${}_\text{1-x}$As/GaAs based quantum rings in equilibrium at bath temperature of $T_\text{bath}=4.2\text{ K}$. The measured white noise exceeds the thermal (Johnson-Nyquist) noise expected from the measured electron temperature $T_\text{e}$ and the electrical resistance $R$. This excess part of the white noise decreases as $T_\text{bath}$ increases and vanishes for $T_\text{bath}\geq 12\text{ K}$. Excess noise is neither observed if one arm of a quantum ring is depleted of electrons nor in 1D-constrictions that have a…
We demonstrate by spin quantum beat spectroscopy that in undoped symmetric (110)-oriented GaAs/AlGaAs single quantum wells even a symmetric spatial envelope wavefunction gives rise to an asymmetric in-plane electron Landé-g-factor. The anisotropy is neither a direct consequence of the asymmetric in-plane Dresselhaus splitting nor of the asymmetric Zeeman splitting of the hole bands but is a pure higher order effect that exists as well for diamond type lattices. The measurements for various well widths are very well described within 14 x 14 band k.p theory and illustrate that the electron spin …
The exciton lifetimes $T_1$ in arrays of InAs/GaAs vertically coupled quantum dot pairs have been measured by time-resolved photoluminescence. A considerable reduction of $T_1$ by up to a factor of $\sim$ 2 has been observed as compared to a quantum dots reference, reflecting the inter-dot coherence. Increase of the molecular coupling strength leads to a systematic decrease of $T_1$ with decreasing barrier width, as for wide barriers a fraction of structures shows reduced coupling while for narrow barriers all molecules appear to be well coupled. The coherent excitons in the molecules gain the…
By means of CW polarization-resolved photoluminescence spectroscopy we demonstrate the sign inversion of $g_z$-component of 2D electron g-factor with narrowing of a hosting GaAs/Al$_{0.33}$Ga$_{0.67}$As quantum well (QW). The energy splitting between spectral lines correspoding to recombination from the electron lowest Landau level and possessing opposite curcular polarization is analyzed. Due to exchange interaction, this value reveals maximum or minimum as a function of magnetic field strength in the vicinity of electron filling factor $ν=3$. The actual type of extremum depends on the electr…
The binding energy and the corresponding wave function of excitons in GaAs-based finite square quantum wells (QWs) are calculated by the direct numerical solution of the three-dimensional Schroedinger equation. The precise results for the lowest exciton state are obtained by the Hamiltonian discretization using the high-order finite-difference scheme. The microscopic calculations are compared with the results obtained by the standard variational approach. The exciton binding energies found by two methods coincide within 0.1 meV for the wide range of QW widths. The radiative decay rate is calcu…
We calculate using the Boltzmann transport theory the density dependent mobility of two-dimensional (2D) electrons in GaAs, SiGe and AlAs quantum wells as well as of 2D holes in GaAs quantum wells. The goal is to precisely understand the recently reported breakthrough in achieving a record 2D mobility for electrons confined in a GaAs quantum well. Comparing our theory with the experimentally reported electron mobility in GaAs quantum wells, we conclude that the mobility is limited by unintentional background random charged impurities at an unprecedented low concentration of $\sim10^{13} \mathr…
Plateau-plateau (P-P) and insulator-quantum Hall conductor (I-QH) transitions are observed in the two-dimensional electron system in an AlGaAs/GaAs heterostructure. At high fields, the critical conductivities are not of the expected universal values and the temperature-dependence of the width of the P-P transition does not follow the universal scaling. However, the semicircle law still holds, and universal scaling behavior was found in the P-P transition after mapping it to the I-QH transition by the Landau-level addition transformation. We pointed out that in order to get a correct critical e…
Large-supercell tight-binding calculations are presented for GaBi$_{x}$As$_{1-x}$/GaAs single quantum wells (QWs) with Bi fractions $x$ of 3.125% and 12.5%. Our results highlight significant distortion of the valence band states due to the alloy disorder. A large full-width-half-maximum (FWHM) is estimated in the ground state interband transition energy ($\approx$ 33 meV) at 3.125% Bi, consistent with recent photovoltage measurements for similar Bi compositions. Additionally, the alloy disorder effects are predicted to become more pronounced as the QW width is increased. However, they are less…
We demonstrate how the controlled positioning of a plasmonic nanoparticle modifies the photoluminescence of a single epitaxial GaAs quantum dot. The antenna particle leads to an increase of the luminescence intensity by about a factor of eight. Spectrally and temporally resolved photoluminescence measurements prove an increase of the quantum dot's excitation rate. The combination of stable epitaxial quantum emitters and plasmonic nanostructures promises to be highly beneficial for nanoscience and quantum optics.
We construct an effective Hamiltonian for electrons in the fractional quantum Hall regime for GaAs and graphene that takes into account Landau level mixing (for both GaAs and graphene) and subband mixing (for GaAs, due to the nonzero width of the quantum well). This mixing has the important qualitative effect of breaking particle-hole symmetry as well as renormalizing the strength of the interparticle interactions. Both effects could have important consequences for the prospect that the fractional quantum Hall effect at $ν=5/2$ is described by states that support non-Abelian excitations such a…
Significant Enhancement of Carrier Mobility in Finite vs. Infinite Square Quantum Wells: A Comparative Study of GaAs/In$_x$Ga$_{1-x}$As/GaAs Heterostructures
We investigate the Rashba and Dresselhaus spin-orbit (SO) couplings in GaAs quantum wells in the range of well widths $w$ allowing for a transition of the electron occupancy from one to two subbands. By performing a detailed Poisson-Schrödinger self-consistent calculation, we determine all the intra- and inter-subband Rashba ($α_1$, $α_2$, $η$) and Dresselhaus ($β_1$, $β_2$, $Γ$) coupling strengths. For relatively narrow wells with only one subband occupied, our results are consistent with the data of Koralek \emph{et al.} [Nature \bfs{48}, 610 (2009)], i.e., the Rashba coupling $α_1$ is essen…
Making use of droplet epitaxy, we systematically controlled the height of self-assembled GaAs quantum dots by more than one order of magnitude. The photoluminescence spectra of single quantum dots revealed the strong dependence of the spectral linewidth on the dot height. Tall dots with a height of ~30 nm showed broad spectral peaks with an average width as large as ~5 meV, but shallow dots with a height of ~2 nm showed resolution-limited spectral lines (<120 micro eV). The measured height dependence of the linewidths is in good agreement with Stark coefficients calculated for the experimental…
We present a detailed experimental and theoretical analysis of the optical orientation of electron spins in GaAs/AlAs quantum wells. Using time and polarization resolved photoluminescence excitation spectroscopy, the initial degree of electron spin polarization is measured as a function of excitation energy for a sequence of quantum wells with well widths between 63 Ang and 198 Ang. The experimental results are compared with an accurate theory of excitonic absorption taking fully into account electron-hole Coulomb correlations and heavy-hole light-hole coupling. We find in wide quantum wells t…
The linewidths and the energy shifts of the resonant states of the impurity electron in GaAs-based quantum wells (QWs) with infinite barriers are calculated. The two-dimensional Schrödinger equation for the charge impurity in the QW is solved by the developed finite-difference method combined with the complex-scaling technique. A dependence of the linewidths and energy shifts on the QW width for the impurity localized in the center of QW is studied. The calculated results extend and improve theoretical estimations of these quantities in the GaAs-based QW by Monozon and Schmelcher [Phys. Rev. B…
We observe fractional quantum Hall effect (FQHE) at the even-denominator Landau level filling factor $ν=1/2$ in two-dimensional hole systems confined to GaAs quantum wells of width 30 to 50 nm and having bilayer-like charge distributions. The $ν=1/2$ FQHE is stable when the charge distribution is symmetric and only in a range of intermediate densities, qualitatively similar to what is seen in two-dimensional electron systems confined to approximately twice wider GaAs quantum wells. Despite the complexity of the hole Landau level structure, originating from the coexistence and mixing of the hea…
In two-dimensional hole systems confined to wide GaAs quantum wells, where the heavy- and light- hole states are close in energy, we observe a very unusual crossing of the lowest two Landau levels as the sample is tilted in magnetic field. At a magic tilt angle $θ\simeq 34^{\circ}$, which surprisingly is independent of the well-width or hole density, in a large filling factor range near $ν=1$ the lowest two levels are nearly degenerate as evinced by the presence of two-component quantum Hall states. Remarkably, a quantum Hall state is seen at $ν=1$, consistent with a \textit{correlated} $Ψ_{11…
The classical-map hyper-netted-chain (CHNC) scheme, developed for treating fermion fluids at strong coupling and at finite temperatures, is applied to electron-electron and electron-hole double quantum wells. The pair distribution functions and the local field factors needed in linear response theory are determined for a range of temperatures, carrier densities, and barrier widths typical for experimental double quantum well systems in GaAs-GaAlAs. For electron-hole double quantum wells, a large enhancement in the pair distribution functions is found for small carrier separations. The CHNC equ…
Neutral excitons in strained axially symmetric In(Ga)As/GaAs quantum dots with ringlike shape are investigated. Similar to experimental self-assembled quantum rings, the analyzed quantum dots have volcano-like shapes. The continuum mechanical model is employed to determine the strain distribution, and the single-band envelope function approach is adopted to compute the electron states. The hole states are determined by the axially symmetric multiband Luttinger-Kohn Hamiltonian, and the exciton states are obtained from an exact diagonalization. We found that the presence of the inner layer cove…
We report a photoluminescence study of electron-hole complexes in specially designed semiconductor heterostructures. Placing a remote dilute layer of donors at different distances \itshape d \normalfont from the quantum well leads to the transformation of luminescence spectra of neutral ($X$) and negatively charged ($X^{-}$) excitons. The onset of an additional spectral line and its energy dependence on \itshape d \normalfont allows us to unambiguously relate the so-called $X^{-}$ trion state with charged excitons bound on charged donors in a barrier. The results indicate the overestimation in…
By means the envelope function approximation, 8-band Kane model and a finite-difference scheme with the coordinate space discretization, we numerically performed calculations of the spin-orbit coupling parameters for 2D electron gas confined in both symmetric and asymmetric [0 0 1] quantum wells based on zinc-blende III-V semiconductors. Influence of the quantum well band parameters and width as well as the magnitude of the external electric field applied along the growth direction on the Dresselhaus and Rashba spin-orbit coupling parameters is investigated. It has been found that in the symme…
We theoretically study the optical properties of an InAs/GaAs quantum dot (QD) near the area of the second-order resonance between an electron confined in the QD and two longitudinal optical phonons. We present the absorption spectra of an inhomogeneously broadened QD ensemble and show that the minimal model needed for an accurate description of such a system needs to account for 3-phonon states. We study also the influence of the QD height to width ratio on the optical properties of the polaron system. The dependence of the width of the resonance and the position of the second-order resonant …
Hole spin relaxation in $p$-type (111) GaAs quantum wells is investigated in the case with only the lowest hole subband, which is heavy-hole like in (111) GaAs/AlAs and light-hole like in (111) GaAs/InP quantum wells, being relevant. The subband Löwdin perturbation method is applied to obtain the effective Hamiltonian including the Dresselhaus and Rashba spin-orbit couplings. Under a proper gate voltage, the total in-plane effective magnetic field in (111) GaAs/AlAs quantum wells can be strongly suppressed in the whole momentum space, while the one in (111) GaAs/InP quantum wells can be suppre…
We have studied the electronic structure of hexagonal MnAs, as epitaxial continuous film on GaAs(001) and as nanocrystals embedded in GaAs, by Mn 2p core-level photoemission spectroscopy. Configuration-interaction analyses based on a cluster model show that the ground state of the embedded MnAs nanocrystals is dominated by a d5 configuration that maximizes the local Mn moment. Nanoscaling and strain significantly alter the properties of MnAs. Internal strain in the nanocrystals results in reduced p-d hybridization and enhanced ionic character of the Mn-As bonding interactions. The spatial conf…
We report the experimental results from a dark study and a photo-excited study of the high mobility GaAs/AlGaAs system at large filling factors, $ν$. At large-$ν$, the dark study indicates several distinct phase relations ("Type-1", "Type-2", and "Type-3") between the oscillatory diagonal- and Hall- resistances, as the canonical Integral Quantum Hall Effect (IQHE) is manifested in the "Type-1" case of approximately orthogonal diagonal- and Hall resistance- oscillations. Surprisingly, the investigation indicates quantum Hall plateaus also in the "Type-3" case characterized by approximately "ant…
We report an experimental investigation of fractional quantum Hall effect (FQHE) at the even-denominator Landau level filling factor $ν$ = 1/2 in very high quality wide GaAs quantum wells, and at very high magnetic fields up to 45 T. The quasi-two-dimensional electron systems we study are confined to GaAs quantum wells with widths $W$ ranging from 41 to 96 nm and have variable densities in the range of $\simeq 4 \times 10^{11}$ to $\simeq 4 \times 10^{10}$ cm$^{-2}$. We present several experimental phase diagrams for the stability of the $ν=1/2$ FQHE in these quantum wells. In general, for a g…
Electrically detected electron spin resonance (EDESR) signals were acquired as a function of temperature in the 0.3-4.2 K temperature range in a AlGaAs/GaAs multiple quantum well sample at the filling factor at 5.7 T. In the particular sample studied, the line width is approximately temperature independent, while the amplitude exhibits a maximum at about 2.2 K and vanishes with increased or decreased temperature. To explain the observed temperature dependence of the signal amplitude, the signal amplitude temperature dependence is calculated assuming a model based on heating. The model ascribes…
We have studied experimentally and theoretically the optical orientation and spin-dependent Shockley-Read-Hall recombination in a semiconductor in a magnetic field at an arbitrary angle between the field and circularly polarized exciting beam. The experiments are performed at room temperature in GaAsN alloys where deep paramagnetic centers are responsible for the spin-dependent recombination. The observed magnetic-field dependences of the circular polarization r(B) and intensity J(B) of photoluminescence can be approximately described as a superposition of two Lorentzian contours, normal and i…
In this paper, a novel lateral quantum well solar cell has been introduced, and the structural parameters effects of these nano-structures on the performance of the device have been investigated. For modeling, the continuity equation has been solved in the quasi neutral regions. However, to analyze the quantum wells' effects, first the Schrodinger and Poisson equations have been solved self-consistently. To find the absorption coefficient derived from the Fermi's golden rule, the obtained Eigen states and energies and also the effects of multilayers using Transfer Matrix Method have been emplo…
We report a comprehensive study of stochastic electron spin fluctuations -- spin noise -- in lightly doped ($n$-type) bulk GaAs, which are measured using sensitive optical magnetometry based on off-resonant Faraday rotation. Frequency spectra of electron spin noise are studied as a function of electron density, magnetic field, temperature, probe laser wavelength and intensity, and interaction volume. Electron spin lifetimes $τ_s$ are inferred from the width of the spin noise spectra, and are compared with direct measurements of $τ_s$ using conventional Hanle effect methods. Both methods reveal…
Photoluminescence (PL) and reflectivity spectra of a high-quality InGaAs/GaAs quantum well structure reveal a series of ultra-narrow peaks attributed to the quantum confined exciton states. The intensity of these peaks decreases as a function of temperature, while the linewidths demonstrate a complex and peculiar behavior. At low pumping the widths of all peaks remain quite narrow ($< 0.1$ meV) in the whole temperature range studied, $4 - 30K$. At the stronger pumping, the linewidth first increases and than drops down with the temperature rise. Pump-probe experiments show two characteristic ti…
A new method for local dynamic nuclear polarization is demonstrated in a GaAs/AlGaAs heterostructure at the Landau level filling factor $ν=3$. Using a narrow channel sample, where the width varies stepwise along the electron flow, we find that electron cooling (heating) causes the polarization of nuclear spins against (toward) the external magnetic field at liquid helium temperatures. The longitudinal nuclear spin relaxation rate varies exponentially with inverse temperature.
Spin polarization of the "second generation" nu_e=4/11 fractional quantum Hall state (corresponding to an incompressible liquid in a one-third-filled composite fermion Landau level) is studied by exact diagonalization. Spin phase diagram is determined for GaAs structures of different width and electron concentration. Transition between the polarized and partially unpolarized states with distinct composite fermion correlations is predicted for realistic parameters.
Tunneling of electrons through the barriers in heterostructures devices is investigated by using the unified Transfer Matrix Method. The effect of barrier width on electron transmission coefficients has also been examined for different pairs of semiconductor devices of significant research interest in current years. Such Pairs involve AlxGa1-xAs/GaAs, AlSb/InAs, and CdS/CdSe quantum barriers with varying dimensions reduced from 20 nm to 5nm to observe how tunneling properties are affected by scaling. The effective electron masses in the well and barrier regions typically vary with constituent …
We present a model to take into account the interface defects contribution on the binding energy of charged exciton in GaAs/Al$_{0.3}$Ga$_{0.7}$As quantum wells. The dependence of the binding energy gain and of the trion size on the quantum well width are variationally calculated. We show that the trion is more sensitive to interface defects than the exciton.
