We study the Seebeck effect in the three-dimensional Dirac electron system based on the linear response theory with Luttinger's gravitational potential. The Seebeck coefficient $S$ is defined by $S = L_{12} / L_{11} T$, where $T$ is the temperature, and $L_{11}$ and $L_{12}$ are the longitudinal response coefficients of the charge current to the electric field and to the temperature gradient, respectively; $L_{11}$ is the electric conductivity and $L_{12}$ is the thermo-electric conductivity. We consider randomly-distributed impurity potentials as the source of the momentum relaxation of electrons and microscopically calculate the relaxation rate and the vertex corrections of $L_{11}$ and $L_{12}$ due to the impurities. It is confirmed that $L_{11}$ and $L_{12}$ are related through Mott's formula in low temperatures when the chemical potential lies above the gap ($|μ| > Δ$), irrespective of the linear dispersion of the Dirac electrons and unconventional energy dependence of the lifetime of electrons. On the other hand, when the chemical potential lies in the band gap ($|μ| < Δ$), Seebeck coefficient behaves just as in conventional semiconductors: Its dependences on the chemical potential $μ$ and the temperature $T$ are partially captured by $S \propto (Δ- μ) / \kB T$ for $μ> 0$. The Seebeck coefficient takes the relatively large value $|S| \simeq 1.7 \,\mathrm{m V/K}$ at $T \simeq 8.7\,\mathrm{K}$ for $Δ= 15 \,\mathrm{m eV}$ by assuming doped bismuth.
We investigate dissipationless magneto-Seebeck effect in three-dimensional Dirac/Weyl semimetal. The Hall resistivity $ρ_{yx}$ and thermoelectric Hall coefficient $α_{xy}$ exhibit plateaus at the quantum limit, where electrons occupy only the zeroth Landau level. In this condition, quantum oscillation in the Seebeck coefficient $S_{xx}\approx ρ_{yx}α_{xy} $ is suppressed, and the massless fermions are transformed into a Fermi liquid system. We show that the Seebeck coefficient at the quantum limit is expressed by the harmonic sum of Fermi wavelength and thermal de Broglie wavelength scaled by …
High $ZT$ value and large Seebeck coefficient have been reported in the nanostructured Fe-doped Si-Ge alloys. In this work, the large Seebeck coefficient in Fe-doped Si-Ge systems is qualitatively reproduced from the computed electronic density of states, where a hybrid functional, HSE06, is used for an exchange-correlation functional, as well as a special quasi-random structure (SQS) for a disordered atomic configuration. Furthermore, by replacing Fe with other transition metals, such as Mn, Co, Ni, Cu, Zn, and Au, a better dopant that produces a larger Seebeck coefficient in Si-Ge alloy syst…
We theoretically study the thermoelectric transport properties of strained HgTe in the topological insulator phase. We developed a model for the system using a Dirac Hamiltonian including the effect of strain induced by the interface between HgTe and the CdTe substrate. The conductivity tensor was explored assuming the electrons are scattered by charge impurities, while the thermopower tensor was addressed using the Mott relation. Seebeck and Nernst responses exhibit remarkable enhancements in comparison with other two-dimensional Dirac materials, such as graphene, germanane, prosphorene and s…
Theoretical descriptions of the Seebeck coefficient in terms of the differential electrical conductivity given by Cutler and Mott is the foundation of later works in terms of transmission function from the thermoelectric transport theory. On the other hand, recent studies in the literature have shown the relation between the Seebeck coefficient and chemical potential of electrons. In this work, this relation is rigorously derived from fundamental thermodynamics, and an formalism for the parameter-free calculation of the Seebeck coefficient based on the electronic density-of-states from first-p…
The experimental unexpected large Seebeck coefficient in SrTiO3 (STO) cannot be reproduced theoretically by the conventional Bloch-Boltzmann transport with electron-phonon coupling calculated perturbatively, indicating a failure of Fermi liquid picture in STO and ill-treatment of polaronic states. Starting from many-body interaction picture, the polaronic states can be precisely described by the method of cumulant expansion of retarded Green's function. By applying Kubo-Greenwood method, we found that the mysterious Seebeck coefficient can be fully described by a combination of polarons and Fe…
How magnetism affects the Seebeck effect is an important issue widely concerned in the thermoelectric community yet remaining elusive. Based on a thermodynamic analysis of spin degrees of freedom on varied $d$-electron based ferro- and anti-ferromagnets, we demonstrate that in itinerant or partially itinerant magnetic compounds there exists a generic spin contribution to the Seebeck effect over an extended temperature range from slightly below to well above the magnetic transition temperature. This contribution is interpreted as resulting from transport spin entropy of (partially) delocalized …
The Seebeck coefficient is an important quantity in determining the thermoelectric efficiency of a material. Phosphorene is a two-dimensional material with a puckered structure, which makes its properties anisotropic. In this work, a phosphorene nanodisk (PDisk) with a radius of 3.1 nm connected to two zigzag phosphorene nanoribbons is studied, numerically, by the tight-binding (TB) and non-equilibrium Greens function (NEGF) methods in the presence of transverse and perpendicular electric fields. Our results show that the change of the structure from a zigzag ribbon form to a disk one creates …
We report here metal to insulator transition, colossal Seebeck coefficient and ultralow thermal conductivity (0.0057th of its bulk value, significantly smaller than many well-known thermoelectric materials and silicon, showing potential applications in thermoelectrics, electronics and photonics for heat dissipation) in monodispersed well characterized Ni nanoparticles. As a consequence, thermoelectric power factor and figure of merit are significantly enhanced compared to their bulk counterpart. Interestingly, a systematic crossover from metallic to semiconducting to finally electrically insul…
We investigate picosecond spin-currents across Au/iron-garnet interfaces in response to ultrafast laser heating of the electrons in the Au film. In the picoseconds after optical heating, interfacial spin currents occur due to an interfacial temperature difference between electrons in the metal and magnons in the insulator. We report measurements of this interfacial longitudinal spin Seebeck effect between Au and rare-earth iron-garnet insulators, i.e. RE$_3$ Fe$_5$O$_{12}$, where RE is Y, Eu, Tb, Tm. We use time domain thermoreflectance (TDTR) measurements to characterize the thermal response …
We report an investigation of temperature- and doping-dependent thermoelectric behaviors of topological semimetal Cd3As2. The electrical conductivity, thermal conductivity, Seebeck coefficient, and figure of merit (ZT) are calculated by using Boltzmann transport theory. The calculated thermoelectric properties of the pristine Cd3As2 match well the experimental results. The electron or hole doping, especially the latter, is found improving much the thermoelectric behaviors of the material. The optimum merit ZT of Cd3As2 with electron doping is found to be about 0.5 at T=700 K with n=1x1020 cm-3…
Spin caloritronics studies the interplay between charge-, heat- and spin-currents, which are initiated by temperature gradients in magnetic nanostructures. A plethora of new phenomena has been discovered that promises, e.g., to make wasted heat in electronic devices useable or to provide new read-out mechanisms for information. However, only few materials have been studied so far with Seebeck voltages of only some μV, which hampers applications. Here, we demonstrate that half-metallic Heusler compounds are hot candidates for enhancing spin-dependent thermoelectric effects. This becomes evident…
The electronic-structure origin of the anisotropic thermopower of nanolaminated Ti3SiC2 determined by polarized x-ray spectroscopy and Seebeck measurements
The temperature dependence of the Seebeck coefficient of homoepitaxial metal organic vapor phase (MOVPE) grown, silicon doped $β$-Ga$_2$O$_3$ thin films was measured relative to aluminum. For room temperature we found the relative Seebeck coefficient of $S_{β\text{-Ga}_2\text{O}_3\text{-Al}}=(-300\pm20)\;μ$V/K. At high bath temperatures $T>240$ K, the scattering is determined by electron-phonon-interaction. At lower bath temperatures between $T=100$ K and $T=300$ K, an increase in the magnitude of the Seebeck coefficient is explained in the frame of Strattons formula. The influence of the diff…
Here we report the possible signature of Dirac fermions in the magnetoresistance, Hall resistivity and magnetothermopower of LaAgSb$_2$. The opposite sign between Hall resistivity and Seebeck coefficient indicates the multiband effect. Electronic structure calculation reveals the existence of the linear bands and the parabolic bands crossing the Fermi level. The large linear magnetoresistance was attributed to the quantum limit of the possible Dirac fermions or the breakdown of weak-field magnetotransport at the charge density wave phase transition. Analysis of Hall resistivity using two-band …
The net entropy change corresponding to the charge carriers in a Ni-doped FeRh bulk polycrystal was experimentally evaluated in a single sample using low temperature heat capacity experiments with applied magnetic field, and using Seebeck effect and Hall coefficient measurements at high temperatures across the first order transition. From the heat capacity data a value for the electronic entropy change \(ΔS_{el}\approx8.9\) J\ kg\(^{-1}\)K\(^{-1}\) was extracted, whereas a value of up to 4 J\ kg\(^{-1}\)K\(^{-1}\) was obtained form the Seebeck coefficient. Additionally, the analysis of the See…
Bulk single crystal Molybdenum diselenide has been studied for its electronic and thermal transport properties. We perform resistivity measurements with current in-plane (CIP) and current perpendicular to plane (CPP) as a function of temperature. The CIP measurements exhibit metal to semiconductor transition at $\simeq 31$ K. In the semiconducting phase ($T > 31$ K), the transport is best explained by variable range hopping (VRH) model. Large magnitude of resistivity in CPP mode indicates strong structural anisotropy. Seebeck coefficient as a function of temperature measured in the range $90 -…
The temperature dependence of the charge carrier density, mobility and Seebeck coefficient of melt-grown, bulk ZnGa2O4 single crystals was measured between 10 K and 310 K. The electrical conductivity at room temperature is about s = 286 S/cm due to a high electron concentration of n = 3.26*10^(19) cm^(-3), caused by unintenional doping. The mobility at room temperature is mu = 55 cm^2/Vs, whereas the scattering on ionized impurities limits the mobility to mu =62 cm^2/Vs for temperatures lower than 180 K. The Seebeck coefficient relative to aluminum at room temperature is S_(ZnGa2O4-Al) = (-125…
In typical thermoelectric energy harvesters and sensors, the Seebeck effect is caused by diffusion of electrons or holes in a temperature gradient. However, the Seebeck effect can also have a phonon drag component, due to momentum exchange between charge carriers and lattice phonons, which is more difficult to quantify. Here, we present the first study of phonon drag in the AlGaN/GaN two-dimensional electron gas (2DEG). We find that phonon drag does not contribute significantly to the thermoelectric behavior of devices with ~100 nm GaN thickness, which suppress the phonon mean free path. Howev…
Thermoelectric (TE) conversion in conducting materials is of eminent importance for providing renewable energy and solid-state cooling. Although traditionally, the Seebeck effect plays a key role for the TE figure of merit zST, it encounters fundamental constraints hindering its conversion efficiency. Most notably, there are the charge compensation of electrons and holes that diminishes this effect, and the intertwinement of the corresponding electrical and thermal conductivities through the Wiedemann-Franz (WF) law which makes their independent optimization in zST impossible. Here, we demonst…
The spin-Seebeck effect refers to voltage signals induced in metals by thermally driven spin currents in adjacent magnetic systems. We present a theory of the spin-Seebeck signal in the case where the conductor that supports the voltage signal is the topologically protected two-dimensional surface-state system at the interface between a ferromagnetic insulator (FI) and a topological insulator (TI). Our theory uses a Dirac model for the TI surface-states and assumes Heisenberg exchange coupling between the TI quasiparticles and the FI magnetization. The spin-Seebeck voltage is induced by the TI…
Thermoelectric effects, measured by the Seebeck coefficients, refer to the phenomena in which a temperature difference or gradient imposed across a thermoelectric material induces an electrical potential difference or gradient, and vice versa, enabling the direct conversion of thermal and electric energies. All existing understanding and first-principles calculations of Seebeck coefficients have been based on the Boltzmann kinetic transport theory. Here we demonstrate that the Seebeck coefficient is a well-defined thermodynamic quantity that can be determined from the change in the chemical po…
We study the nonequilibrium Seebeck spin transport across metal-magnetic insulator interfaces. The conjugate-converted thermal-spin transport is assisted by the exchange interaction at the interface, between conduction electrons in the metal lead and localized spins in the insulating magnet lead. We predict the rectification and negative differential spin Seebeck effect and resolve their microscopic mechanism, as a consequence of the strongly-fluctuated electronic density of states in the metal lead. The rectification of spin Peltier effect is also discussed. The phenomena predicted here are r…
Investigation of Seebeck coefficient in ultra-wide bandgap materials presents a challenge in measurement, nevertheless, it is essential for understanding fundamental transport mechanisms involved in electrical and thermal conduction. \b{eta}-Ga2O3 is a strategic material for high power optoelectronic applications. Present work reports Seebeck coefficient measurement for single crystal Sn doped \b{eta}-Ga2O3 in a wide temperature range (80-630 K). The non-monotonic trend with large magnitude and negative sign in the entire temperature range shows electrons are dominant carriers. The structural …
Spin-dependent Seebeck effect and huge growth of thermoelectric parameters at band edges in H- and F-doped graphene, free-standing and deposited on 4H-SiC(0001) C-face
The Seebeck coefficient and electrical conductivity are two critical quantities to optimize simultaneously in designing thermoelectric materials, and they are determined by the dynamics of carrier scattering. We uncover a new regime where the co-existence at the Fermi level of multiple bands with different effective masses leads to strongly energy-dependent carrier lifetimes due to intrinsic electron-phonon scattering. In this anomalous regime, electrical conductivity decreases with carrier concentration, Seebeck coefficient reverses sign even at high doping, and power factor exhibits an unusu…
Transverse thermoelectric devices produce electric fields perpendicular to an incident heat flux. Classically, this process is driven by the Nernst effect in bulk solids, wherein a magnetic field generates a Lorentz force on thermally excited electrons. The spin Seebeck effect (SSE) also produces magnetization-dependent transverse electric fields. SSE is traditionally observed in thin metallic films deposited on electrically insulating ferromagnets, but the films' high resistance limits thermoelectric conversion efficiency. Combining Nernst and SSE in bulk materials would enable devices with s…
Bipolar carrier transport is often a limiting factor in the thermoelectric efficiency of narrow bandgap materials (such as Bi2Te3 and PbTe) at high temperatures due to the introduction of an additional term to the thermal conductivity and a reduction in the Seebeck coefficient. In this work, we present a theoretical investigation into the ability of nanoinclusions to reduce the detrimental effect of bipolar transport. Using the quantum mechanical non equilibrium Greens function (NEGF) transport formalism, we simulate electronic transport through two-dimensional systems containing densely packe…
The thermoelectric effects of topological semimetals have attracted tremendous research interest because many topological semimetals are excellent thermoelectric materials and thermoelectricity serves as one of their most important potential applications. In this work, we reveal the transient photothermoelectric response of Dirac semimetallic Cd3As2, namely the photo-Seebeck effect and photo-Nernst effect, by studying the terahertz (THz) emission from the transient photocurrent induced by these effects. Our excitation polarization and power dependence confirm that the observed THz emission is …
Understanding the transfer of spin angular momentum is essential in modern magnetism research. A model case is the generation of magnons in magnetic insulators by heating an adjacent metal film. Here, we reveal the initial steps of this spin Seebeck effect with <27fs time resolution using terahertz spectroscopy on bilayers of ferrimagnetic yttrium-iron garnet and platinum. Upon exciting the metal with an infrared laser pulse, a spin Seebeck current $j_\textrm{s}$ arises on the same ~100fs time scale on which the metal electrons thermalize. This observation highlights that efficient spin transf…
We present a study of the thermoelectric (Seebeck and Nernst) response in heavily overdoped, non-superconducting La$_{1.67}$Sr$_{0.33}$CuO$_4$. In spite of the electron-like curvature of the Fermi surface, the Seebeck coefficient is positive at low temperatures. Such a feature, previously observed in copper, silver, gold and lithium, is caused by a non-trivial energy dependence of the scattering time. We argue that this feature implies a strong asymmetry between the lifetime of occupied and unoccupied states along the zone diagonals and such an electron-hole asymmetry impedes formation of Coop…
The elastic, electronic and thermoelectric properties of indium-based double-perovskite halide, Cs2InAgCl6 have been studied by first principles study. The Cs2InAgCl6 is found to be elastically stable, ductile, anisotropic and relatively low hard material. The calculated direct bandgap 3.67 eV by TB-mBJ functional fairly agrees with the experimentally measured value 3.3 eV but PBE functional underestimates the bandgap by 1.483 eV. The relaxation time and lattice thermal conductivity have been calculated by using relaxation time approximation (RTA) within the supercell approach. The lattice the…
We phenomenologically calculate the performance of the recently-observed Seebeck-driven transverse thermoelectric generation (STTG) for various systems in terms of the thermopower, power factor, and figure of merit to demonstrate the usefulness of STTG. The STTG system consists of a closed circuit comprising thermoelectric and magnetic materials which exhibit the Seebeck and anomalous Hall effects, respectively. When a temperature gradient is applied to the hybrid system, the Seebeck effect in the thermoelectric material layer generates a longitudinal charge current in the closed circuit and t…
We present a first-principles study of the magnetotransport phenomena in p-doped diamond via the exact solution of the linearized Boltzmann transport equation, in which the materials' parameters, including electron-phonon and phonon-phonon interactions, are obtained from density functional theory. This approach gives results in very good agreement with experimental data for Hall and drift mobilities, low- and high-field magnetoresistance and Seebeck coefficient, including the phonon-drag effect, in a range of temperatures and carrier concentrations. In particular, our results provide a detaile…
Realization of intrinsic surface dominant transport in a wide temperature region for a topological insulators (TIs) is an important frontier research in order to promote the progresses of TIs towards the future electronics. We report here systematic measurements of longitudinal electrical transport, Shubnikov-de-Haas (SdH) quantum oscillations, Hall coefficient (R_H^2D), and Seebeck coefficient as a function of film thickness (d) and temperature using high quality Bi2-xSbxTe3-ySey (BSTS) single crystal thin films grown by physical vapor-phase deposition. The thickness dependence of sheet condu…
The present work investigates the less explored thermoelectric properties of n-type GaN semiconductors by combined both the experimental and computational tools. Seebeck coefficients of epitaxial thin films of GaN were experimentally measured in the wide temperature range from 77 K to 650 K in steps of ~10 K covering both low and high-temperature regimes as a function of carrier concentration 2 x1016, 2 x 1017, 4 x 1017 and 8 x 1017 cm-3. The measured Seebeck coefficient at room temperature was found to be highest, -374 microV/K, at the lowest concentration of 4 x 1016 cm-3 and decreases in ma…
Transparent conducting or semiconducting oxides are important materials for (transparent) optoelectronics and power electronics applications. While most of these oxides can be doped n-type only with room-temperature electron mobilities on the order of 100cm^2/Vs p-type oxides are needed for the realization of pn-junction devices but typically suffer from exessively low (<<1cm^2/Vs) hole mobilities. Tin monoxide (SnO) is one of the few p-type oxides with a higher hole mobility, lacking a well-established understanding of its hole transport properties. Moreover, growth of SnO is complicated by i…
Thermoelectric effects have been applied to power generators and temperature sensors that convert waste heat into electricity. The effects, however, have been limited to electrons to occur, and inevitably disappear at low temperatures due to electronic entropy quenching. Here, we report thermoelectric generation caused by nuclear spins in a solid: nuclear-spin Seebeck effect. The sample is a magnetically ordered material MnCO$_{3}$ having a large nuclear spin ($I = 5/2$) of $^{55}$Mn nuclei and strong hyperfine coupling, with a Pt contact. In the system, we observe low-temperature thermoelectr…
Spin-momentum locking in protected surface states enables efficient electrical detection of magnon decay at a magnetic-insulator/topological-insulator heterojunction. Here we demonstrate this property using the spin Seebeck effect, i.e. measuring the transverse thermoelectric response to a temperature gradient across a thin film of yttrium iron garnet, an insulating ferrimagnet, and forming a heterojunction with (BixSb1-x)2Te3, a topological insulator. The non-equilibrium magnon population established at the interface can decay in part by interactions of magnons with electrons near the Fermi e…
