This paper presents the results of the proton irradiation of silicon photomulipliers (SiPMs) by mono-energetic 170 MeV protons with fluence up to 4.6$\times$10$^{9}$ particles/cm$^2$. In our work, three types of silicon photodetectors from Hamamatsu with areas 3$\times$3 mm$^2$ and different subpixel sizes of 25$\times$25 $μ$m$^2$, 50$\times$50 $μ$m$^2$, and 75$\times$75 $μ$m$^2$ were used. The changes in the SiPM dark count rate (DCR) spectrum before and after irradiation in temperatures in the range of 20 $^\circ$C to -65 $^\circ$C are presented. The influence of the DCR changes on the energy resolution of the 662 keV gamma line from the $^{137}$Cs for a non-irradiated GAGG:Ce (1$\%$) scintillator is investigated. The time period of usability of the SiPM detector irradiated by protons in cosmic space was estimated.
We have investigated the effects of X-ray irradiation to doses of 0, 200 Gy, 20 kGy, 2 MGy, and 20 MGy on the Hamamatsu silicon-photomultiplier (SiPM) S10362-11-050C. The SiPMs were irradiated without applied bias voltage. From current-voltage, capacitance/conductance-voltage, -frequency, pulse-shape, and pulse-area measurements, the SiPM characteristics below and above breakdown voltage were determined. Significant changes of some SiPM parameters are observed. Up to a dose of 20 kGy the performance of the SiPMs is hardly affected by X-ray radiation damage. For doses of 2 and 20 MGy the SiPMs …
In this paper, we report the measurement of the neutron radiation hardness of custom Silicon Photomultipliers arrays (SiPMs) manufactured by three companies: Hamamatsu (Japan), AdvanSiD (Italy) and SensL (Ireland). These custom SiPMs consist of a 2 x 3 array of 6 x 6 mm^2 monolithic cells with pixel sizes of respectively 50 um (Hamamatsu and SensL) and 30 um (AdvanSid). A sample from each vendor has been exposed to neutrons generated by the Elbe Positron Source facility (Dresden), up to a total fluence of ~ 8.5 x 10^11 n_(1 MeV)/cm^2. Test results show that the dark current increases almost li…
Silicon photomultipliers (SiPMs) are highly-sensitive photodetectors emerging as the technology of choice for many applications, including large high-energy physics experiments where they often are exposed to high radiation fluences. In recent years, there has been an increasing interest in assessing the performance deterioration of such detectors after the irradiation with proton or neutron, with different fluence levels. In this work, samples of different FBK SiPM technologies, made with different manufacturing technologies, were irradiated at the INFN-LNS facility (Italy) with protons reach…
Silicon Photo-Multipliers (SiPM) are becoming the photo-detector of choice for increasingly more particle detection applications, from fundamental physics to medical and societal applications. One major consideration for their use at high-luminosity colliders is the radiation damage induced by hadrons, which leads to a dramatic increase of the dark count rate. KETEK SiPMs have been exposed to various fluences of reactor neutrons up to $Φ_{neq}$ = 5$\times$10$^{14}$ cm$^{-2}$ (1 MeV equivalent neutrons). Results from the I-V, and C-V measurements for temperatures between $-$30$^\circ$C and $+$3…
This paper discusses the effects of radiation damage to SiPMs on the performances of plastic scintillator counters with series-connected SiPM readout, focusing on timing measurements. The performances of a counter composed of a $120 \times 40 \times5~\mathrm{mm}^3$ scintillator tile read out by two sets of six SiPMs from AdvanSiD connected in series attached on the short sides are presented, for different combinations of SiPMs at various levels of irradiation. Firstly, six SiPMs were equally irradiated with electrons from $^{90}$Sr sources up to a fluence of $Φ_\mathrm{e^-}\approx 3 \times 10^…
The characterisation of radiation-damaged SiPMs is a major challenge, when the average time between dark counts approaches, or even exceeds, the signal decay time. In this note a collection of formulae is presented, which have been developed and used for the analysis of current measurements for SiPMs in the dark and illuminated by an LED, before and after hadron irradiation. It is shown, how parameters like the breakdown voltage, the quenching resistance, the dark-count rate, the reduction of the photo-detection efficiency due to dark counts and the Geiger discharge probability can be estimate…
Silicon Photomultipliers with cell-pitch ranging from 12 $μ$m to 20 $μ$m were tested against neutron irradiation at moderate fluences to study their performance for calorimetric applications. The photosensors were developed by FBK employing the RGB-HD technology. We performed irradiation tests up to $2 \times 10^{11}$ n/cm$^2$ (1 MeV eq.) at the INFN-LNL Irradiation Test facility. The SiPMs were characterized on-site (dark current and photoelectron response) during and after irradiations at different fluences. The irradiated SiPMs were installed in the ENUBET compact calorimetric modules and c…
Silicon photomultipliers (SiPMs) have become popular light conversion devices in recent years due to their low bias voltage and sensitivity to wavelengths emitted from common scintillating materials. These properties make them particularly attractive for resource-constrained missions such as space-based detector applications. However the space radiation environment is known to be particularly harsh on semiconductor devices, where high particle fluences can degrade performance over time. The radiation hardness of a particular SiPM, manufactured by ON Semiconductor (formally SensL), has yet to b…
The Mu2e calorimeter is composed of 1400 un-doped CsI crystals, coupled to large area UV extended Silicon Photomultipliers (SiPMs), arranged in two annular disks. This calorimeter has to provide precise information on energy, timing and position resolutions. It should also be fast enough to handle the high rate background and it must operate and survive in the high radiation environment. Simulation studies estimated that, in the highest irradiated regions, each photo-sensor will absorb a dose of 20 krad and will be exposed to a neutron fluency of 5.5x10^11 n_(1MeV)/cm^2 in three years of runni…
The current understanding of radiation tollerance of Silicon Photomultipliers (SiPMs) is reviewd. Radiation damage in silicon sensors is briefly introduced, surface and bulk effects are separately addressed. Results on the operation of irradiated SiPMs with X-ray, gamma, electron, proton and neutron sources are presented. The most critical effect of radiation on SiPMs is the increase of dark count rate, which makes it impossible to resolve signals generated by a single photon from the noise. Methods to characterize irradiated SiPMs after their single photo-electron resolution is lost are discu…
Light yield and spatial uniformity for a large variety of configurations of scintillator tiles was studied. The light from each scintillator was collected by a Silicon Photomultiplier (SiPM) directly viewing the produced scintillation light (SiPM-on-tile technique). The varied parameters included tile transverse size, tile thickness, tile wrapping material, scintillator composition, and SiPM model. These studies were performed using 120 GeV protons at the Fermilab Test Beam Facility. External tracking allowed the position of each proton penetrating a tile to be measured. The results were compa…
In this work we study the performance of silicon photomultiplier (SiPM) light sensors after exposure to the JULIC cyclotron proton beam, of energy $\sim$ 39 MeV, relative to their performance before exposure. The SiPM devices used in this study show a significant change in their behavior and downward shift of their breakdown voltage by as much as $\sim$ 0.4$\pm$0.1 V. Single photon measurements appear to be no longer possible for the SiPMs under study after exposure to a dose of $\sim$ 0.2 Gy (corresponding to an integrated proton flux of $\sim$$ϕ_{p}$=1.06x10$^{8}$ p/cm$^{2}$). No visible dam…
Radiation damage of J-series silicon photomultipliers (SiPMs) has been studied in the context of using these photodetectors in future space-borne scintillation detectors. Several SiPM samples were exposed to 101.4 MeV protons, with 1 MeV neutron equivalent fluence ranging from 1.27*10^8 n/cm^2 to 1.23*10^10 n/cm^2 . After the irradiation, the SiPMs experienced a large increase in the dark current and noise, which may pose problems for long-running space missions in terms of power consumption, thermal control and detection of low-energy events. Measurements performed with a CeBr3 scintillator c…
LaB$_3$:Ce crystals have been introduced for radiation imaging in medical physics, with photomultiplier or single SiPM readout. An R-D was pursued with 1/2" and 1" LaBr3:Ce crystals, from different producers, to realize compact large area detectors (up to some cm$^2$ area) with SiPM array readout, aiming at high light yields, good energy resolution, good detector linearity and fast time response for low-energy X-rays. A natural application was found inside the FAMU project at RIKEN-RAL muon facility, that aims at a precise measure of the proton Zemach radius to solve the so-called "proton radi…
POLAR-2 is a space-borne polarimeter, built to investigate the polarization of Gamma-Ray Bursts and help elucidate their mechanisms. The instrument is targeted for launch in 2024 or 2025 aboard the China Space Station and is being developed by a collaboration between institutes from Switzerland, Germany, Poland and China. The instrument will orbit at altitudes between 340km and 450km with an inclination of 42$^{\circ}$ and will be subjected to background radiation from cosmic rays and solar events. It is therefore pertinent to better understand the performance of sensitive devices under space-…
We report on the measurement of the radiation hardness of silicon photomultipliers (SiPMs) manufactured by Fondazione Bruno Kessler in Italy (1 mm$^2$ and 6.2 mm$^2$), Center of Perspective Technology and Apparatus in Russia (1 mm$^2$ and 4.4 mm$^2$), and Hamamatsu Corporation in Japan (1 mm$^2$). The SiPMs were irradiated using a beam of 212 MeV protons at Massachusetts General Hospital, receiving fluences of up to $3 \times 10^{10}$ protons per cm$^2$ with the SiPMs at operating voltage. Leakage currents were read continuously during the irradiation. The delivery of the protons was paused pe…
The scheduled High Luminosity upgrade of the CERN Large Hadron Collider presents new challenges in terms of radiation hardness. As a consequence, campaigns to qualify the radiation hardness of detector sensors and components are undertaken worldwide. The effects of irradiation with beams of different particle species and energy, aiming to assess displacement damage in semiconductor devices, are communicated in terms of the equivalent 1 MeV neutron fluence, using the hardness factor for the conversion. In this work, the hardness factors for protons at three different kinetic energies have been …
This paper presents the experimental results of $17~MeV$ proton irradiation on a $60~GHz$ low power, half-duplex transceiver (TRX) chip implemented in $65~nm$ CMOS technology. It supports short range point-to-point data rate up to $6~Gbps$ by employing on-off keying (OOK). To investigate the irradiation hardness for high energy physics applications, two TRX chips were irradiated with total ionizing doses (TID) of $74~kGy$ and $42~kGy$ and fluence of $1.4~\times$10$^{14}~ N_{eq}/cm^2$ and $0.8~\times$10$^{14}~N_{eq}/cm^2$ for RX and TX modes, respectively. The chips were characterized by pre- a…
The properties of 60-μm thick Ultra-Fast Silicon Detectors (UFSD) detectors manufactured by Fondazione Bruno Kessler (FBK), Trento (Italy) were tested before and after irradiation with minimum ionizing particles (MIPs) from a 90Sr \b{eta}-source . This FBK production, called UFSD2, has UFSDs with gain layer made of Boron, Boron low-diffusion, Gallium, Carbonated Boron and Carbonated. The irradiation with neutrons took place at the TRIGA reactor in Ljubljana, while the proton irradiation took place at CERN SPS. The sensors were exposed to a neutron fluence of 4*10e14, 8*1014, 1.5*10e15, 3*10e15…
Technological tests of Total Ionizing Dose effects are required not only for silicon particle sensors developed in high energy physics experiments, but also for electronic devices and semiconductor elements used in commercial, automotive and space applications. Using x-ray irradiators, these technological tests and studies can be performed not only in facilities explicitly built for this mission, but also in medical or biological research facilities when some minima requirements are satisfied. Generally this irradiation can be performed without interfering with the medical and biological activ…
Silicon Photo-multipliers (SiPMs) are very sensitive photo-detectors that experienced a big development in the last years in several applications, like LIDAR, astrophysics, medical imaging and high energy physics (HEP) experiments. In HEP experiments, in particular, they are often exposed to significant radiation doses. The main purpose of this manuscript is the characterization of several FBK SiPM technologies when exposed to 74 $MeV$ protons with a total fluence comparable to the one that they would experience in space along circular Low Earth Orbits (LEO), Polar, during a five years mission…
The readout electronics of the ATLAS Hadronic Endcap Calorimeter (HEC) will have to withstand an about 3-5 times larger radiation environment at the future high-luminosity LHC (HLLHC) compared to their design values. The preamplifier and summing boards (PSBs), which are equipped with GaAs ASICs and comprise the heart of the readout electronics, were irradiated with neutrons and protons with fluences surpassing several times ten years of operation of the HL-LHC. Neutron tests were performed at the NPI in Rez, Czech Republic, where a 36 MeV proton beam was directed on a thick heavy water target …
A novel modular high-resolution charged-particle tracking detector design using $250μm$ diameter, round, scintillating fibers and SiPM arrays for readout is presented. The fiber modules consist of 8 layers of 128 fibers, mechanically sta bilized by a carbon fiber / Rohacell foam structure. A prototype using scintillating fibers with a diameter of $300μm$ and two typ es of silicon photomultipliers has been tested in a $10GeV$ proton beam in late October 2006 at the T9 PS-beamline, CERN. We present the measured spatial resolu tion, efficiency and signal-over-noise for this setup. The advantage o…
This paper reports on the characterisation with Transient Current Technique measurements of the charge collection and depletion depth of a radiation-hard high-voltage CMOS pixel sensor produced at ams AG. Several substrate resistivities were tested before and after proton irradiation with two different sources: the 24 GeV Proton Synchrotron at CERN and the 16.7 MeV Cyclotron at Bern Inselspital.
The readout electronics of the ATLAS Hadronic Endcap Calorimeter will have to withstand the about ten times larger radiation environment of the future high-luminosity LHC (HL-LHC) compared to their design values. The GaAs ASIC which comprises the heart of the readout electronics has been exposed to neutron and proton radiation with fluences up to ten times the total expected fluences for ten years of running of the HL-LHC. Neutron tests were performed at the NPI in Rez, Czech Republic, where a 36 MeV proton beam is directed on a thick heavy water target to produce neutrons. The proton irradiat…
The Low Energy X-ray Telescope is a main payload on the Hard X-ray Modulation Telescope satellite. The swept charge device is selected for the Low Energy X-ray Telescope. As swept charge devices are sensitive to proton irradiation, irradiation test was carried out on the HI-13 accelerator at the China Institute of Atomic Energy. The beam energy was measured to be 10 MeV at the SCD. The proton fluence delivered to the SCD was $3\times10^{8}\mathrm{protons}/\mathrm{cm}^{2}$ over two hours. It is concluded that the proton irradiation affects both the dark current and the charge transfer inefficie…

We study the radiation effects of the Low Gain Avalanche Detector (LGAD) sensors developed by the Institute of High Energy Physics (IHEP) and the Novel Device Laboratory (NDL) of Beijing Normal University in China. These new sensors have been irradiated at the China Institute of Atomic Energy (CIAE) using 100 MeV proton beam with five different fluences from 7$\times10^{14}$ $n_{eq}/cm^2$ up to 4.5$\times10^{15}$ $n_{eq}/cm^2$. The result shows the effective doping concentration in the gain layer decreases with the increase of irradiation fluence, as expected by the acceptor removal mechanism.…
We demonstrate that a proton irradiation with fluences of $3.6\times10^{10}$/cm$^{2}$ at low energy ($<$ 36 MeV) and $1.46 \times 10^{10}$/cm$^{2}$ at high energy (40 MeV and 90 MeV combined) on the dielectric mirrors of Fabry-Pérot cavities with a finesse of about 700 000 causes less than 5% change in the finesse. Furthermore, no influence on the coupling efficiency to the cavities was observed, the efficiency being approximately 70%. The irradiation was carried out with a spectrum approximating the proton energy spectrum of a highly elliptic Earth orbit with duration of 5 years, proposed for…
The decay of instable nuclei is being used in a broad range of applications from detector calibration to power sources. As the public acceptance of classical fission nuclear technology is decaying and its integral costs are enormous, alternative production routes are required. The mathematical formalism and fundamental considerations are presented for the use of ion accelerators for isotope production. A focus is put on the production of nuclear power sources to substitute Pu-238 based batteries. 20 MeV protons are found to produce α emitting polonium isotopes from bismuth with an energy effic…
We have investigated the effects caused by proton-induced radiation damage on Multi-Pixel Photon Counter (MPPC), a pixelized photon detector developed by Hamamatsu Photonics. The leakage current of irradiated MPPC samples linearly increases with total irradiated doses due to radiation damage, which is not completely recovered even after a year from the irradiation. No significant change has been observed in the gains at least up to 8.0 Gy ($9.1\times10^7$ n/mm$^2$ in 1 MeV neutron equivalent fluence, $Φ_{\rm eq}$). The device has completely lost its photon-counting capability due to baseline f…
The technology of production of the isotope Ar-37 at proton cyclotron is developed. It is based on irradiation of the Cl-37 target with the protons of energy of a few a MeV. The example of production of tiny amount of Ar-37 is described and discussed. The detectors to measure the intensity of the sample is discussed.
Protons that are trapped in the Earth's magnetic field are one of the main threats to astronomical X-ray observatories. Soft protons, in the range from tens of keV up to a few MeV, impinging on silicon X-ray detectors can lead to a significant degradation of the detector performance. Especially in low earth orbits an enhancement of the soft proton flux has been found. A setup to irradiate detectors with soft protons has been constructed at the Van-de-Graaff accelerator of the Physikalisches Institut of the University of Tübingen. Key advantages are a high flux uniformity over a large area, to …
GaAs Schottky diode detectors have been fabricated upon Low Pressure Vapour Phase Epitaxial GaAs. The devices were characterised before and after a $1.25 \times 10^{14}$~cm$^{-2}$ 24GeV/c proton fluence. The as fabricated Ti-GaAs barrier height was measured, via two electrical methods, to be $0.81\pm0.005$ and $0.85\pm0.01$~eV and a space charge density of $2.8 \pm 0.2 \times 10^{14}$~cm$^{-3}$ was determined. The current was greater than that expected for an ideal barrier with the excess attributed to generation current from the bulk. The charge collection efficiency, determined from front al…
HgCdTe detector arrays with a cutoff wavelength of ~10 $μ$m intended for the NEOCam space mission were subjected to proton beam irradiation at the University of California Davis Crocker Nuclear Laboratory. Three arrays were tested - one with 800 $μ$m substrate intact, one with 30 $μ$m substrate, and one completely substrate-removed. The CdZnTe substrate, on which the HgCdTe detector is grown, has been shown to produce luminescence in shorter wave HgCdTe arrays that causes elevated signal in non-hit pixels when subjected to proton irradiation. This testing was conducted to ascertain whether or …
We discuss the results of a proton irradiation campaign of a GAGG:Ce (Cerium-doped Gadolinium Aluminium Gallium Garnet) scintillation crystal, carried out in the framework of the HERMES-TP/SP (High Energy Rapid Modular Ensemble of Satellites -- Technological and Scientific Pathfinder) mission. A scintillator sample was irradiated with 70 MeV protons, at levels equivalent to those expected in equatorial and sun-synchronous low-Earth orbits over orbital periods spanning 6 months to 10 years. The data we acquired are used to introduce an original model of GAGG:Ce afterglow emission. Results from …
The Large Hadron Collider (LHC) at CERN will undergo major upgrades to increase the instantaneous luminosity up to 5-7.5$\times10^{34}$ cm$^{-2}$s$^{-1}$. This High Luminosity upgrade of the LHC (HL-LHC) will deliver a total of 3000-4000 fb$^{-1}$ of proton-proton collisions at a center-of-mass energy of 13-14 TeV. To cope with these challenging environmental conditions, the strip tracker of the CMS experiment will be upgraded using modules with two closely-spaced silicon sensors to provide information to include tracking in the Level-1 trigger selection. This paper describes the performance, …
Future LHC luminosity upgrades will significantly increase the amount of background hits from photons, neutrons and protons in the detectors of the ATLAS muon spectrometer. At the proposed LHC peak luminosity of 5*10^34 1/cm^2s, background hit rates of more than 10 kHz/cm^2 are expected in the innermost forward region, leading to a loss of performance of the current tracking chambers. Based on the ATLAS Monitored Drift Tube chambers, a new high rate capable drift tube detecor using tubes with a reduced diameter of 15mm was developed. To test the response to highly ionizing particles, a prototy…
