We experimentally study the auto-oscillating spin-wave modes in NiFe/$β-$W constriction-based spin Hall nano-oscillators as a function of bias current, in-plane applied field strength, and azimuthal field angle, in the low-field range of 40-80 mT. We observe two different spin-wave modes: i) a linear-like mode confined to the minima of the internal field near the edges of the nanoconstriction, with weak frequency dependencies on the bias current and the applied field angle, and ii) a second, lower frequency mode that has significantly higher threshold current and stronger frequency dependencies on both bias current and the external field angle. Our micromagnetic modeling qualitatively reproduces the experimental data and reveals that the second mode is a spin-wave bullet and that the SHNO mode hops between the two modes, resulting in a substantial increase in linewidths. In contrast to the linear-like mode, the bullet is localized in the middle of the constriction and shrinks with increasing bias current. Utilizing intrinsic frequency doubling at zero field angle we can reach frequencies above 9 GHz in fields as low as 40 mT, which is important for the development of low-field spintronic oscillators with applications in microwave signal generation and neuromorphic computing.
We have studied the magnetotransport through an indium antimonide (InSb) nanowire grown in [111] direction, with a geometric constriction and in an external magnetic field applied along the nanowire axis. We have found that the magnetoresistance is negative for the narrow constriction, nearly zero for the constriction of some intermediate radius, and takes on positive values for the constriction with the radius approaching that of the nanowire. For all magnitudes of the magnetic field, the radius of constriction at which the change of the magnetoresistance sign takes place has been found to be…
We demonstrate a combined frequency and time domain investigation of injection-locked, constriction-based spin Hall nano-oscillators by Brillouin light scattering (BLS) and time-resolved magneto-optical Kerr effect (TR-MOKE). This was achieved by applying an alternating current in the GHz regime in addition to the direct current which drives auto-oscillations in the constriction. In the frequency domain, we analyze the width of the locking range, the increase in intensity and reduction in linewidth as a function of the applied direct current. Then we show that the injection locking of the auto…
We use micromagnetic simulations to map out and compare, the linear and auto-oscillating modes in constriction-based spin Hall nano-oscillators as a function of applied magnetic field with varying magnitude and out-of-plane angle. We demonstrate that for all possible applied field configurations the auto-oscillations emerge from the localized linear modes of the constriction. For field directions tending towards the plane, these modes are of the so-called "edge" type, i.e. localized at the opposite sides of the constriction. When the magnetization direction instead approaches the film normal, …
An indirect exciton is a bound state of an electron and a hole in spatially separated layers. Two-dimensional indirect excitons can be created optically in heterostructures containing double quantum wells or atomically thin semiconductors. We study theoretically transmission of such bosonic quasiparticles through nano-constrictions. We show that quantum transport phenomena, e.g., conductance quantization, single-slit diffraction, two-slit interference, and the Talbot effect, are experimentally realizable in systems of indirect excitons. We discuss similarities and differences between these phe…
We study the current tunable microwave signal properties of nano-constriction based spin Hall nano-oscillators (SHNOs) in oblique magnetic fields as a function of the nano-constriction width, $w=$~50--140 nm. The threshold current is found to scale linearly with $w$, defining a constant threshold current density of $J_{th}=$ 1.7 $\times$ 10$^{8}$ A/cm$^2$. While the current dependence of the microwave frequency shows the same generic non-monotonic behavior for all $w\geqslant$ 80 nm, the quality of the generated microwave signal improves strongly with $w$, showing a linear $w$ dependence for b…
We present electronic transport measurements through short and narrow (30x30 nm) single layer graphene constrictions on a hexagonal boron nitride substrate. While the general observation of Coulomb-blockade is compatible with earlier work, the details are not: we show that the area on which charge is localized can be significantly larger than the area of the constriction, suggesting that the localized states responsible for Coulomb-blockade leak out into the graphene bulk. The high bulk mobility of graphene on hexagonal boron nitride, however, seems not consistent with the short bulk localizat…
Under the application of electrical currents, metal nanocrystals inside carbon nanotubes can be bodily transported. We examine experimentally and theoretically how an iron nanocrystal can pass through a constriction in the carbon nanotube with a smaller cross-sectional area than the nanocrystal itself. Remarkably, through in situ transmission electron imaging and diffraction, we find that, while passing through a constriction, the nanocrystal remains largely solid and crystalline and the carbon nanotube is unaffected. We account for this behavior by a pattern of iron atom motion and rearrangem…

Helium-ion beams (HIB) focused to sub-nanometer scales have emerged as powerful tools for high-resolution imaging as well as nano-scale lithography, ion milling or deposition. Quantifying irradiation effects is essential for reliable device fabrication but most of the depth profiling information is provided by computer simulations rather than experiment. Here, we use atomic force microscopy (AFM) combined with scanning near-field optical microscopy (SNOM) to provide three-dimensional (3D) dielectric characterization of high-temperature superconductor devices fabricated by HIB. By imaging the i…
We study mutual synchronization in double nanoconstriction-based spin Hall nano-oscillators (SHNOs) under weak in-plane fields ($μ_0H_\mathrm{IP}$ = 30-40 mT) and also investigate its angular dependence. We compare SHNOs with different nano-constriction spacings of 300 and 900 nm. In all devices, mutual synchronization occurs below a certain critical angle, which is higher for the 300 nm spacing than for the 900 nm spacing, reflecting the stronger coupling at shorter distances. Alongside the synchronization, we observe a strong second harmonic consistent with predictions that the synchronizati…
Detecting conductance quantization in graphene nanostructures turned out more challenging than expected. The observation of well-defined conductance plateaus through graphene nanoconstrictions so far has only been accessible in the highest quality suspended or h-BN encapsulated devices. However, reaching low conductance quanta in zero magnetic field, is a delicate task even with such ultra-high mobility devices. Here, we demonstrate a simple AFM-based nanopatterning technique for defining graphene constrictions with high precision (down to 10 nm width) and reduced edge-roughness (+/- 1 nm). Th…
We report on the design, fabrication and characterization of superconducting coplanar waveguide resonators with nanoscopic constrictions. By reducing the size of the center line down to 50 nm, the radio frequency currents are concentrated and the magnetic field in its vicinity is increased. The device characteristics are only slightly modified by the constrictions, with changes in resonance frequency lower than 1% and internal quality factors of the same order of magnitude as the original ones. These devices could enable the achievement of higher couplings to small magnetic samples or even to …
We study the effect of a structural nanoconstriction on the coherent transport properties of otherwise ideal zig-zag-edged infinitely long graphene ribbons. The electronic structure is calculated with the standard one-orbital tight-binding model and the linear conductance is obtained using the Landauer formula. We find that, since the zero-bias current is carried in the bulk of the ribbon, this is very robust with respect to a variety of constriction geometries and edge defects. In contrast, the curve of zero-bias conductance versus gate voltage departs from the $(2n+1) e^2/h$ staircase of the…
Spin Hall nano-oscillators (SHNOs) utilize pure spin currents to drive local regions of magnetic films and nanostructures into auto-oscillating precession. If such regions are placed in close proximity to each other they can interact and sometimes mutually synchronize, in pairs or in short linear chains. Here we demonstrate robust mutual synchronization of two-dimensional SHNO arrays ranging from 2 x 2 to 8 x 8 nano-constrictions, observed both electrically and using micro-Brillouin Light Scattering microscopy. The signal quality factor, $Q=f/Δf$, increases linearly with number of mutually syn…
We report on magnetotransport measurements of nanoconstricted (Ga,Mn)As devices showing very large resistance changes that can be controlled by both an electric and a magnetic field. Based on the bias voltage and temperature dependent measurements down to the millikelvin range we compare the models currently used to describe transport through (Ga,Mn)As nanoconstrictions. We provide an explanation for the observed spin-valve like behavior during a magnetic field sweep by means of the magnetization configurations in the device. Furthermore, we prove that Coulomb-blockade plays a decisive role fo…
Nano-constriction spin-Hall nano-oscillators (NC-SHNOs) are one of the most promising alternatives among the microwave spintronics devices. They can provide highly coherent and widely tuneable microwave signals and can be fabricated at low temperatures, which makes them compatible with back-end-of-the-line CMOS processing. For its applications, the frequency stability of each device is crucial, in particular for synchronization of oscillator arrays. In this work, we focus on the influence of a realistic grain structure on the SHNO frequency stability using both measurements as well as micromag…
We investigate the electrical switching of charge and spin transport in a topological insulator nanoconstriction in a four terminal device. The switch of the edge channels is caused by the coupling between edge states which overlap in the constriction and by the tunneling effects at the contacts and therefore can be manipulated by tuning the applied voltages on the split-gate or by geometrical etching. The switching mechanism can be conveniently studied by electron interferometry involving the measurements of the current in different configurations of the side gates, while the applied bias fro…
The resistance due to the convergence from bulk to a constriction, for example, a nanopore, is a mainstay of transport phenomena. In classical electrical conduction, Maxwell, and later Hall for ionic conduction, predicted this access or convergence resistance to be independent of the bulk dimensions and inversely dependent on the pore radius, $a$, for a perfectly circular pore. More generally, though, this resistance is contextual, it depends on the presence of functional groups/charges and fluctuations, as well as the (effective) constriction geometry/dimensions. Addressing the context generi…
We have contacted single-walled carbon nanotubes after aligning the tubes by the use of surface acoustic waves. The acoustoelectric current has been measured at 4.2 K and a probing of the low-dimensional electronic states by the surface acoustic wave has been detected. By decreasing the acoustic wavelength resulting in an adjustment to the length of the defined carbon nanotube constriction a quantization of the acoustoelectric current has been observed.
Ising Machines (IMs) are physical systems designed to find solutions to combinatorial optimization (CO) problems mapped onto the IM via the coupling strengths of its binary spins. Using the intrinsic dynamics and different annealing schemes, the IM relaxes over time to its lowest energy state, which is the solution to the CO problem. IMs have been implemented in quantum, optical, and electronic hardware. One promising approach uses interacting nonlinear oscillators whose phases have been binarized through injection locking at twice their natural frequency. Here we demonstrate such Oscillator I…
Our understanding of sp2 carbon nanostructures is still emerging and is important for the development of high performance all carbon devices. For example, in terms of the structural behavior of graphene or bi-layer graphene at high bias, little to nothing is known. To this end we investigated bi-layer graphene constrictions with closed edges (seamless) at high bias using in situ atomic resolution transmission electron microscopy. We directly observe a highly localized anomalously large lattice expansion inside the constriction. Both the current density and lattice expansion increase as the bi-…
The density of the transmission eigenvalues of Pb nano-contacts has been estimated recently in mechanically controllable break-junction experiments. Motivated by these experimental analyses, here we study the evolution of the density of the transmission eigenvalues with the disorder strength and the number of channels supported by the ballistic constriction of a quantum point contact in the framework of the Dorokhov-Mello-Pereyra-Kumar equation. We find that the transmission density evolves rapidly into the density in the diffusive metallic regime as the number of channels $N_c$ of the constri…

In the recent years, a spin-valve was developed with a current-confined-path structure consisting of a non-oxide-layer (NOL). We analyze magnetic structures of the current-confinedpath in the nano-oxide layer sandwiched between ferromagnetic electrodes and clarify the dependency of the magnetic structure on the shape and size of the current-confined-path. Our results of stiffness energy density and thermal stability shows that we should fabricate a CPP spin-valve with narrow current-confinedpaths with large aspect ratio and strong constriction in order to enhance the MR ratio.
In semiconductor electronics, the field-effect refers to the control of electrical conductivity in nanoscale devices, which underpins the field-effect transistor, one of the cornerstones of present-day semiconductor technology. The effect is enabled by the penetration of the electric field far into a weakly doped semiconductor, whose charge density is not sufficient to screen the field. On the contrary, the charge density in metals and superconductors is so large that the field decays exponentially from the surface and can penetrate only a short distance into the material. Hence, the field-eff…
The performance of field effect transistors based on an single graphene ribbon with a constriction and a single back gate are studied with the help of atomistic models. It is shown how this scheme, unlike that of traditional carbon-nanotube-based transistors, reduces the importance of the specifics of the chemical bonding to the metallic electrodes in favor of the carbon-based part of device. The ultimate performance limits are here studied for various constriction and metal-ribbon contact models. In particular we show that, even for poorly contacting metals, properly taylored constrictions ca…
Skyrmion-based spin torque nano-oscillators are potential next-generation microwave signal generators. However, ferromagnetic skyrmion-based spin torque nano-oscillators cannot reach high oscillation frequencies. In this work, we propose to use the circular motion of an antiferromagnetic skyrmion to create the oscillation signal in order to overcome this obstacle. Micromagnetic simulations demonstrate that the antiferromagnetic skyrmion-based spin torque nano-oscillators can produce high frequencies (tens of GHz). Furthermore, the speed of the circular motion for an antiferromagnetic skyrmion …
We present a theoretical study of current noise of a resonant tunnel junction coupled to a nanomechanical oscillator within the non-equilibrium Green's function technique. An arbitrary voltage is applied to the tunnel junction and electrons in the leads are considered to be at zero temperature. The properties of the phonon distribution of the nanomechanical oscillator strongly coupled to the electrons on the dot are investigated using a non-perturbative approach. An analytical calculations and numerical results for the current-voltage, shot noise and the corresponding Fano factor as a function…
Spin waves are perturbations in the relative orientation of magnetic moments in a continuous magnetic system, which have been proposed as a new kind of information carrier for spin-based low power applications. For this purpose, a major obstacle to overcome is the energy-efficient excitation of coherent short wavelength spin waves and alternatives to excitation via the Oersted field of an alternating current need to be explored. Here we show, by means of micromagnetic simulations, how, in a perpendicularly magnetized thin strip, a domain wall pinned at a geometrical constriction emits spin wav…
We study the impact of spin wave damping ($α$) on the auto-oscillation properties of nano-constriction based spin Hall nano-oscillators (SHNOs). The SHNOs are based on a 5 nm Pt layer interfaced to a 5 nm Py$_{100-x-y}$Pt$_{x}$Ag$_{y}$ magnetic layer, where the Pt and Ag contents are co-varied to keep the saturation magnetization constant (within 10 %), while $α$ varies close to a factor of three. We systematically investigate the influence of the Gilbert damping on the magnetodynamics of these SHNOs by means of electrical microwave measurements. Under the condition of a constant field, the th…
Based on theoretical models, the dynamics of spin-torque nano-oscillators can be substantially modified by re-injecting the emitted signal to the input of the oscillator after some delay. Numerical simulations for vortex magnetic tunnel junctions show that with reasonable parameters this approach can decrease critical currents as much as 25 % and linewidths by a factor of 4. Analytical calculations, which agree well with simulations, demonstrate that these results can be generalized to any kind of spin-torque oscillator.
We experimentally study spin-Hall nano-oscillators based on [Co/Ni] multilayers with perpendicular magnetic anisotropy. We show that these devices are capable of single-frequency auto-oscillations at current densities comparable to those in the in-plane magnetized oscillators. The demonstrated oscillators exhibit large magnetization precession amplitudes, and their oscillation frequency is highly tunable by the electric current. These features make them promising for applications in high-speed integrated microwave circuits.
We present transport measurements in superconductor-nanowire devices with a gated constriction forming a quantum point contact. Zero-bias features in tunneling spectroscopy appear at finite magnetic fields, and oscillate in amplitude and split away from zero bias as a function of magnetic field and gate voltage. A crossover in magnetoconductance is observed: Magnetic fields above ~ 0.5 T enhance conductance in the low-conductance (tunneling) regime but suppress conductance in the high-conductance (multichannel) regime. We consider these results in the context of Majorana zero modes as well as …
A nanomechanical resonator coupled to a tunnel junction is studied. The oscillator modulates the transmission of the junction, changing the current and the noise spectrum. The influence of the oscillator on the noise spectrum of the junction is investigated, and the noise spectrum is obtained for arbitrary frequencies, temperatures and bias voltages. We find that the noise spectrum consists of a noise floor and a peaked structure with peaks at zero frequency, the oscillator frequency and twice the oscillator frequency. The influence of the oscillator vanishes if the bias voltage of the junctio…
Phase coupling between auto-oscillators is central for achieving coherent responses such as synchronization. Here we present an experimental approach to probe it in the case of two dipolarly coupled spin-torque vortex nano-oscillators using an external microwave field. By phase-locking one oscillator to the microwave field, we observe frequency pulling on the second oscillator. From coupled Thiele equations we show analytically that this frequency pulling results from concerted actions of dipolar and microwave couplings. The analysis allows us to determine the amplitude of dipolar coupling and…
In this paper, we propose to control the strength of phase-locking between two dipolarly coupled vortex based spin-torque nano-oscillators by placing an intermediate oscillator between them. We show through micromagnetic simulations that the strength of phase-locking can be largely tuned by a slight variation of current in the intermediate oscillator. We develop simplified numerical simulations based on analytical expressions of the vortex core trajectories that will be useful for investigating large arrays of densely packed spin-torque oscillators interacting through their stray fields.
Manipulating operation states of coupled spin-torque nano-oscillators (STNOs), including their synchronization, is essential for applications such as complex oscillator networks. In this work we experimentally demonstrate selective control of two coupled vortex STNOs through microwave-assisted switching of their vortex core polarities. First, the two oscillators are shown to synchronize due to dipolar interaction in a broad frequency range tuned by external biasing field. Coherent output is demonstrated along with strong linewidth reduction. Then, we show individual vortex polarity control of …
Nanoelectromechanical systems (NEMs) hold promise for a number of scientific and technological applications. In particular, NEMs oscillators have been proposed for use in ultrasensitive mass detection, radio-frequency signal processing, and as a model system for exploring quantum phenomena in macroscopic systems. Perhaps the ultimate material for these applications is a carbon nanotube. They are the stiffest material known, have low density, ultrasmall cross-sections and can be defect-free. Equally important, a nanotube can act as a transistor and thus may be able to sense its own motion. In s…
Using micromagnetic simulation, we investigate the self-sustained oscillation of magnetic skyrmion in a ferromagnetic circular nanodot, driven by spin-torque which is generated from a reference layer of a circular nanopillar device. We demonstrate, by lowering the value of uniaxial anisotropy constant ($K_u$), the velocity of the skyrmion can be increased and using this property, gyration frequency of the skyrmion oscillator can be enhanced. Annihilation of the skyrmion at higher current densities, limit the gyration frequency of the oscillator, whereas by modifying the $K_u$ value at the edge…
We define superconducting constrictions by ploughing a deposited Aluminum film with a scanning probe microscope. The microscope tip is modified by electron beam deposition to form a nano-plough of diamond-like hardness, what allows the definition of highly transparent Josephson junctions. Additionally a dc-SQUID is fabricated to verify appropriate functioning of the junctions. The devices are easily integrated in mesoscopic devices as local radiation sources and can be used as tunable on-chip millimeter wave sources.
In this work, we develop a nanoscale magnetic field sensor based on a spin-Hall nano-oscillator (SHNO) device. We fabricate constriction-based SHNO devices using Ni$_{81}$Fe$_{19}$/Au$_{0.25}$Pt$_{0.75}$ bilayer and use them to demonstrate quasi-DC sensing up to kilohertz-scale frequencies under a bias field of 400 Oe in the sample plane. The magnetic field sensing is based on the linear dependence of SHNO oscillation frequency on external magnetic field. The detectivity of the sensor is as low as 0.21 $μ$T/$\sqrt{\mbox{Hz}}$ at 100 Hz, with an effective sensing area of 0.32 $μ$m$^2$, making S…
We investigate a W-Ta alloying route to reduce the auto-oscillation current densities and the power consumption of nano-constriction based spin Hall nano oscillators. Using spin-torque ferromagnetic resonance (ST-FMR) measurements on microbars of W$_{\text{100-x}}$Ta$_{\text{x}}$(5 nm)/CoFeB(t)/MgO stacks with t = 1.4, 1.8, and 2.0 nm, we measure a substantial improvement in both the spin-orbit torque efficiency and the spin Hall conductivity. We demonstrate a 34\% reduction in threshold auto-oscillation current density, which translates into a 64\% reduction in power consumption as compared t…
This Habilitation Thesis written in 2013 reviews my research work on spin torque nano-oscillators (from zero-field oscillations, to synchronization and vortex oscillators) and memristive devices (spin Torque and ferroelectric memristors).
We investigate the impact of localized laser heating on the auto-oscillation properties of a 170 nm wide nano-constriction spin Hall nano-oscillators (SHNO) fabricated from a NiFe/Pt bilayer on a sapphire substrate. A 532 nm continuous wave laser is focused down to a spot size of about 500 nm at a power ranging from 0 to 12 mW. Through a comparison with resistive heating, we estimate a local temperature rise of about 8 K/mW. We demonstrate reversible laser tuning of the threshold current, the frequency, and the peak power, and find that the SHNO frequency can be tuned by up to 350 MHz, which i…
We demonstrate a viable approach to fabricating ultrafast axial nano-oscillators based on carbon nanoscrolls (CNSs) using molecular dynamics simulations. Initiated by a single-walled carbon nanotube (CNT), a monolayer graphene can continuously scroll into a CNS with the CNT housed inside. The CNT inside the CNS can oscillate along axial direction at a natural frequency of 10s gigahertz (GHz). We demonstrate an effective strategy to reduce the dissipation of the CNS-based nano-oscillator by covalently bridging the carbon layers in the CNS. We further demonstrate that, such a CNS-based nano-osci…

In this comment, we agree with the formulas derived in Refs. [1,2] but show that the results are not due to "interference between spatially separated states of the center of mass of a mesoscopic harmonic oscillator".
