Experimental and theoretical studies of all-optical spin pump and probe of resident electrons in CdTe/(Cd,Mg)Te semiconductor quantum wells are reported. A two-color Hanle-MOKE technique (based on continuous-wave excitation) and time-resolved Kerr rotation in the regime of resonant spin amplification (based on pulsed excitation) provide a complementary measure of electron spin relaxation time. Influence of electron localization on long-lived spin coherence is examined by means of spectral and temperature dependencies. Various scenarios of spin polarization generation (via the trion and exciton states) are analyzed and difference between continuous-wave and pulsed excitations is considered. Effects related to inhomogeneous distribution of $g$-factor and anisotropic spin relaxation time on measured quantities are discussed.
We describe both experimentally and theoretically a hydrodynamic pumping mechanism in a Fermi liquid, arising from electron-electron interaction. An electron beam sweeping past an aperture is observed to pump carriers from this aperture. Experimentally, the pumping effect induces a current in the lead connected to the aperture, or induces a voltage signal corresponding to carrier extraction from the lead. Different geometries display the effect, and this work discusses one experimental geometry in detail. Theoretically, the solution of the Boltzmann equation, including an electron-electron col…
Recent experiments have studied the temperature and gate voltage dependence of nonlocal transport in bilayer graphene, identifying features thought to be associated with the two-dimensional semiconductor's bulk intrinsic valley Hall effect. Here, we use both simple microscopic tight-binding ribbon models and phenomenological bulk transport equations to emphasize the impact of sample edges on the nonlocal voltage signals. We show that the nonlocal valley Hall response is sensitive to electronic structure details at the sample edges, and that it is enhanced when the local longitudinal conductivi…
The possibility of non-adiabatic electron pumping in the system of three coupled quantum dots attached to the leads is discussed. We have found out that periodical changing of energy level position in the middle quantum dot results in non zero mean tunneling current appeared due to non-adiabatic non-equilibrium processes. The same principle can be used for fabrication of a new class of semiconductor electronic devices based on non-stationary non-equilibrium currents. As an example we propose a nanometer quantum emitter with non-stationary inverse level occupation achieved by electron pumping.
The adiabatic topological pumping is proposed by periodically modulating a semiconductor nanowire double-quantum-dot chain. We demonstrate that the quantized charge transport can be achieved by a nontrivial modulation of the quantum-dot well and barrier potentials. When the quantum-dot well potential is replaced by a time-dependent staggered magnetic field, the topological spin pumping can be realized by periodically modulating the barrier potentials and magnetic field. We also demonstrate that in the presence of Rashba spin-orbit interaction, the double-quantum-dot chain can be used to implem…
We review spin properties of semiconductor quantum dots and their effect on optical spectra. Photoluminescence and other types of spectroscopy are used to probe neutral and charged excitons in individual quantum dots with high spectral and spatial resolution. Spectral fine structure and polarization reveal how quantum dot spins interact with each other and with their environment. By taking advantage of the selectivity of optical selection rules and spin relaxation, optical spin pumping of the ground state electron and nuclear spins is achieved. Through such mechanisms, light can be used to pro…
Pure spin currents in semiconductors are essential for implementation in the next generation of spintronic elements. Heterostructures of III- nitride semiconductors are currently employed as central building-blocks for lighting and high-power devices. Moreover, the long relaxation times and the spin-orbit coupling (SOC) in these materials indicate them as privileged hosts for spin currents and related phenomena. Spin pumping is an efficient mechanism for the inception of spin current and its conversion into charge current in non-magnetic metals and semiconductors with Rashba SOC $via$ spin Hal…
Over the last two decades organic spintronics has developed into a striving field with exciting reports of long spin diffusion lengths and spin relaxation times in organic semiconductors (OSCs). Easily processed and inexpensive, OSCs are considered a potential alternative to inorganic materials for use in spintronic applications. Spin currents have been detected in a wide range of materials, however, there is still uncertainty over the origin of the signals. Recently, we explored spin transport through an organic semiconductor with lateral spin injection and detection architectures, where the …
A pure spin current injector is proposed based on adiabatic pumping and crossed normal/Andreev reflection. The device consists of a three-terminal ferromagnet-superconductor-semiconductor system in which the injection of a pure spin current is into the semiconductor which is coupled to the superconductor within a coherence length away from the ferromagnet enabling the phenomena of crossed normal /Andreev reflection to operate. Quantum pumping is induced by adiabatically modulating two independent parameters of the ferromagnetic lead, namely the magnetization strength and the strength of coupli…
The time dependence of the correlations between the photons, emitted from the microcavity with embedded quantum dot under incoherent pumping, is studied theoretically. Analytical expressions for the second-order correlation function g2(t) are presented in strong and weak coupling regimes. At moderate pumping the correlation function demonstrates Rabi oscillations, while at larger pumping it shows monoexponential decay. The decay time of the correlations nonmonotonously depends on the pumping value and has a maximum corresponding to the self-quenching transition.
Using a spatially-resolved optical pump-probe experiment, we measure the lateral transport of spin/valley polarized electrons over very long distances (tens of micrometers) in a single WSe2 monolayer. By locally pumping the Fermi sea of 2D electrons to a high degree of spin/valley polarization (up to 75%) using circularly-polarized light, the lateral diffusion of the electron polarization can be mapped out via the photoluminescence induced by a spatially-separated and linearly-polarized probe laser. Up to 25% spin-valley polarization is observed at pump-probe separations up to 20 microns. Char…
Single-electron pumps based on semiconductor quantum dots are promising candidates for the emerging quantum standard of electrical current. They can transfer discrete charges with part-per-million (ppm) precision in nanosecond time scales. Here, we employ a metal-oxide-semiconductor silicon quantum dot to experimentally demonstrate high-accuracy gigahertz single-electron pumping in the regime where the number of electrons trapped in the dot is determined by the thermal distribution in the reservoir leads. In a measurement with traceability to primary voltage and resistance standards, the avera…
We propose schemes for generating spin currents into a semiconductor by adiabatic or non-adiabatic pumping of electrons through interacting quantum dots. The appeal of such schemes lies in the possibility to tune the pumping characteristics via gate voltages that control the properties of the quantum dot. The calculations are based on a systematic perturbation expansion in the tunnel-coupling strength and the pumping frequency, expressed within a diagrammatic real-time technique. Special focus is put on the possibility of pure spin pumping, i.e., of pumping spin currents without charge current…
Surface plasmon polaritons (SPPs) give an opportunity to break the diffraction limit and design nanoscale optical components, however their practical implementation is hindered by high ohmic losses in a metal. Here, we propose a novel approach for efficient SPP amplification under electrical pumping in a deep-subwavelength metal-insulator-semiconductor waveguiding geometry and numerically demonstrate full compensation for the SPP propagation losses in the infrared at an exceptionally low pump current density of 0.8 kA/cm$^2$. This value is an order of magnitude lower than in the previous studi…
Due to the difficulty to grow high quality semiconductors on ferromagnetic metals, the study of spin diffusion transport in Si was only limited to lateral geometry devices. In this work, by using ultra-high vacuum wafer-bonding technique, we have successfully fabricated metal semiconductor metal CoFeB/MgO/Si/Pt vertical structures. We hereby demonstrate pure spin-current injection and transport in the perpendicular current flow geometry over a distance larger than 2μm in n-type Si at room temperature. In those experiments, a pure propagating spin-current is generated via ferromagnetic resonanc…
The structure appearance in exciton density distribution in semiconductor double quantum well with transverse electric field applied is studied, in the case when the metal electrode contains a round window. It is suggested that there is exciton condensed phase, free energy of which can be described by phenomenological Landau model. For the exciton density determination the traditional theory of phase transitions was used generated for the case of the finite exciton lifetime, a presence of the pumping and nonhomogenity of the system. It is shown that at high exciton density the different types …
2D materials have intriguing quantum phenomena that are distinctively different from their bulk counterparts. Recently, epitaxially synthesized wafer-scale 2D metals, composed of elemental atoms, are attracting attention not only for their potential applications but also for exotic quantum effects such as superconductivity. By mapping momentum-resolved electronic states using time-resolved and angle-resolved photoemission spectroscopy (ARPES), we reveal that monolayer Ag confined between bilayer graphene and SiC is a large gap (> 1 eV) 2D semiconductor, consistent with GW-corrected density fun…
We demonstrate that efficient optical pumping of nuclear spins in semiconductor quantum dots (QDs) can be achieved by resonant pumping of optically "forbidden" transitions. This process corresponds to one-to-one conversion of a photon absorbed by the dot into a polarized nuclear spin, which also has potential for initialization of hole spin in QDs. Pumping via the "forbidden" transition is a manifestation of the "optical solid effect", an optical analogue of the effect previously observed in electron spin resonance experiments in the solid state. We find that by employing this effect, nuclear …
Spin currents can be obtained through adiabatic pumping by means of electrical gating only. This is possible by making use of the tunability of the Rashba spin-orbit coupling in semiconductor heterostructures. We demonstrate the principles of this effect by considering a single-channel wire with a constriction. We also consider realistic structures, consisting of several open channels where subband spin-mixing and disorder are present, and we confirm our predictions. Two different ways to detect the spin-pumping effect, either using ferromagnetic leads or applying a magnetic field, are discuss…
We consider the optical properties of a single magnetic impurity in a self-assembled quantum dot. We show that using the resonant pumping one can address and manipulate selectively individual spin states of a magnetic impurity. The mechanisms of resonant optical polarization of a single impurity in a quantum dot involve anisotropic exchange interactions and are different to those in diluted semiconductors. A Mn impurity can act as qubit. The limiting factors for the qubit manipulation are the electron-hole exchange interaction and finite temperature.
We study spin-dependent transport properties in magnetic tunneling junctions (MTJs) with semiconductor barriers, Fe/CuInSe$_2$/Fe(001) and Fe/CuGaSe$_2$/Fe(001). By analyzing their transmittances at zero bias voltage on the basis of the first-principles calculations, we find that spin-dependent coherent tunneling transport of $Δ_1$ wave functions yields a relatively high magnetoresistance (MR) ratio in both the MTJs. We carry out a detailed analysis of the band-resolved transmittances in both the MTJs and find an absence of the selective transmission of $Δ_1$ wave functions in some energy regi…
A theory of entangled photons emission from quantum dot in microcavity under continuous and pulsed incoherent pumping is presented. It is shown that the time-resolved two-photon correlations drastically depend on the pumping mechanism: the continuous pumping quenches the polarization entanglement and strongly suppresses photon correlation times. Analytical theory of the effect is presented.
Semiconductor-based quantum dot single-electron pumps are currently the most promising candidates for the direct realization of the emerging quantum standard of the ampere in the International System of Units. Here, we discuss a silicon quantum dot single-electron pump with radio frequency control over the transparencies of entrance and exit barriers as well as the dot potential. We show that our driving protocol leads to robust bidirectional pumping: one can conveniently reverse the direction of the quantized current by changing only the phase shift of one driving waveform with respect to the…
The transient second harmonic generation and linear optical reflectivity signals measured simultaneously in reflection from GaAs/GaSb/InAs and GaAs/GaSb heterostructures revealed a new mechanism for creating self-induced transparency in narrow bandgap semiconductors at low temperatures, which is based on the dual-frequency electro-optic soliton propagation. This allows the ultrafast carrier dynamics at buried semiconductor heterointerfaces to be studied.
We describe a simple hybrid superconductor$|$ferromagnetic-insulator structure manifesting spin-resolved Andreev bound states in which dynamic magnetization is employed to probe spin related physics. We show that, at low bias and below $T_c$, the transfer of spin angular momentum pumped by an externally driven ferromagnetic insulator is greatly affected by the formation of spin-resolved Andreev bound states. Our results indicate that these bound states capture the essential physics of condensate-facilitated spin flow. For finite thicknesses of the superconducting layer, comparable to the coher…
The physics of optical pumping of semiconductor electrons in the ferromagnet/semiconductor hybrids is discussed. Optically oriented semiconductor electrons detect the magnetic state of the ferromagnetic film. In turn, the ferromagnetism of the hybrid can be controlled optically with the help of the semiconductor. Spin-spin interactions near the interface ferromagnet/semiconductor play crucial role in the optical readout and the manipulation of ferromagnetism.
Ultrafast optical excitation of magnons in 2D antiferromagnetic semiconductors via spin torque mediated by unbound electron-hole pairs and excitons: Signatures in magnonic charge pumping
The angular momentum of evanescent light fields has been studied in nano-optics and plasmonics, but not in the microwave regime. Here we predict non-contact pumping of electron spin currents in conductors by the evanescent stray fields of excited magnetic nanostructures. The coherent transfer of the photon to the electron spin is proportional to the $g$-factor, which is large in narrow-gap semiconductors and surface states of topological insulators. The spin pumping current is chiral when the spin susceptibility displays singularities that indicate collective states. However, 1D systems with l…
The dynamics of non-equilibrium spin accumulation generated in metals or semiconductors by rf magnetic field pumping is treated within a diffusive picture. The dc spin accumulation produced in a uniform system by a rotating applied magnetic field or by a precessing magnetization of a weak ferromagnet is in general given by a (small) fraction of hbar omega, where omega is the rotation or precession frequency. With the addition of a neighboring, field-free region and allowing for the diffusion of spins, the spin accumulation is dramatically enhanced at the interface, saturating at the universal …
We report on the dynamics of optically induced nuclear spin polarization in individual CdTe/ZnTe quantum dots loaded with one electron by modulation doping. The fine structure of the hot trion (charged exciton $X^-$ with an electron in the $P$-shell) is identified in photoluminescence excitation spectra. A negative polarisation rate of the photoluminescence, optical pumping of the resident electron and the built-up of dynamic nuclear spin polarisation (DNSP) are observed in time-resolved optical pumping experiments when the quantum dot is excited at higher energy than the hot trion triplet sta…
We report experimental evidences on selective occupation of the degenerate valleys in MoS2 monolayers by circularly polarized optical pumping. Over 30% valley polarization has been observed at K and K' valley via the polarization resolved luminescence spectra on pristine MoS2 monolayers. It demonstrates one viable way to generate and detect valley polarization towards the conceptual valleytronics applications with information carried by the valley index.
We compute the Gilbert damping in (Ga,Mn)As based on the scattering theory of magnetization relaxation. The disorder scattering is included non-perturbatively. In the clean limit, the spin-pumping from the localized d-electrons to the itinerant holes dominates the relaxation processes. In the diffusive regime, the breathing Fermi-surface effect is balanced by the effects of interband scattering, which cause the Gilbert damping constant to saturate at around 0.005. In small samples, the system shape induces a large anisotropy in the Gilbert damping.
In pump-probe time and angle-resolved photoemission spectroscopy (TR-ARPES) experiments the presence of the pump pulse adds a new level of complexity to the photoemission process in comparison to conventional ARPES. This is evidenced by pump-induced vacuum space-charge effects and surface photovoltages, as well as multiple pump excitations due to internal reflections in the sample-substrate system. These processes can severely affect a correct interpretation of the data by masking the out-of-equilibrium electron dynamics intrinsic to the sample. In this study, we show that such effects indeed …
We systematically measured the DC voltage V_ISH induced by spin pumping together with the inverse spin Hall effect in ferromagnet/platinum bilayer films. In all our samples, comprising ferromagnetic 3d transition metals, Heusler compounds, ferrite spinel oxides, and magnetic semiconductors, V_ISH invariably has the same polarity. V_ISH furthermore scales with the magnetization precession cone angle with a universal prefactor, irrespective of the magnetic properties, the charge carrier transport mechanism or type. These findings quantitatively corroborate the present theoretical understanding o…
We study single-parameter quantized charge pumping via a semiconductor quantum dot in high magnetic fields. The quantum dot is defined between two top gates in an AlGaAs/GaAs heterostructure. Application of an oscillating voltage to one of the gates leads to pumped current plateaus in the gate characteristic, corresponding to controlled transfer of integer multiples of electrons per cycle. In a perpendicular-to-plane magnetic field the plateaus become more pronounced indicating an improved current quantization. Current quantization is sustained up to magnetic fields where full spin polarizatio…
We study the consequences of interference effects on the current generated by adiabatic quantum pumping in two distinct one-dimensional (1D) lattice model. The first model contains an Aharonov-Bohm (AB) loop within a tight-binding chain of lattice sites. The static AB phase is shown to strongly affect interference between the two arms of the loop, serving as an on-off switch and regulator for the pumped current. The second model simulates pumping in semiconductors with indirect band-gaps, by utilizing a tight-binding chain with next-nearest-neighbor coupling. The model exhibits signatures of i…
We investigate adiabatic quantum pumping through a normal metal-insulator-superconductor (NIS) junction in a monolayer of graphene. The pumped current is generated by periodic modulation of two gate voltages, applied to the insulating and superconducting regions respectively. In the bilinear response regime and in the limit of a thin high insulating barrier, we find that the presence of the superconductor enhances the pumped current per mode by a factor of 4 at resonance. Compared to the pumped current in an analogous semiconductor NIS junction, the resonances have a $π/2$ phase difference. We…
A ring structure fabricated from GaAs is used to achieve interference of the net spin polarization of conduction band electrons. Optically polarized spins are split into two packets by passing through two arms of the ring in the diffusive transport regime. Optical pumping with circularly polarized light on one arm establishes dynamic nuclear polarization which acts as a local effective magnetic field on electron spins due to the hyperfine interaction. This local field causes one spin packet to precess faster than the other, thereby controlling the spin interference when the two packets are com…
Pure spin current based research is mostly focused on ferromagnet (FM)/heavy metal (HM) system. Because of the high spin orbit coupling (SOC) these HMs exhibit short spin diffusion length and therefore possess challenges for device application. Low SOC (elements of light weight) and large spin diffusion length make the organic semiconductors (OSCs) suitable for future spintronic applications. From theoretical model it is explained that, due to $π$ - $σ$ hybridization the curvature of the C$_{60}$ molecules may increase the SOC strength. Here, we have investigated spin pumping and inverse spin …
We observe and analyze tunable relaxation of a pure spin current by an antiferromagnet in spin-valves. This is achieved by carefully controlling the angle between a resonantly excited ferromagnetic layer pumping the spin current and the Néel vector of the antiferromagnetic layer. The effect is observed as an angle-dependent spin-pumping contribution to the ferromagnetic resonance linewidth. An interplay between spin-mixing conductance and, often disregarded, longitudinal spin conductance is found to underlie our observations, which is in agreement with a recent prediction for related ferromagn…
We report on time-resolved photoluminescence from semiconductor microcavities showing that an optically controllable mechanism exists to turn on and off memory effects in a polariton system. By increasing the laser pumping pulse intensity we observe revivals of the decaying time-resolved photoluminescence signal, a manifestly non-Markovian behavior of the optically active polaritons. Based on an open quantum system approach we perform a comprehensive analytical and numerical study of the coupling of optically active polaritons to a structured reservoir to confirm the origin of the observed fea…
Nuclear polarization dynamics are measured in the nuclear spin bi-stability regime in a single optically pumped InGaAs/GaAs quantum dot. The controlling role of nuclear spin diffusion from the dot into the surrounding material is revealed in pump-probe measurements of the non-linear nuclear spin dynamics. We measure nuclear spin decay times in the range 0.2-5 sec, strongly dependent on the optical pumping time. The long nuclear spin decay arises from polarization of the material surrounding the dot by spin diffusion for long (>5sec) pumping times. The time-resolved methods allow the detection …
Electron pumps capable of delivering a current higher than 100pA with sufficient accuracy are likely to become the direct mise en pratique of the possible new quantum definition of the ampere. Furthermore, they are essential for closing the quantum metrological triangle experiment which tests for possible corrections to the quantum relations linking e and h, the electron charge and the Planck constant, to voltage, resistance and current. We present here single-island hybrid metal/semiconductor transistor pumps which combine the simplicity and efficiency of Coulomb blockade in metals with the u…
We present a time-domain model for the simulation of light-matter interaction in semiconductors in arbitrary geometries and across a wide range of excitation conditions. The electromagnetic field is treated classically using the finite-difference time-domain method. The polarization and occupation numbers of the semiconductor material are described using the semiconductor Bloch equations including many-body effects in the screened Hartree-Fock approximation. Spontaneous emission noise is introduced using stochastic driving terms. As an application of the model, we present simulations of the dy…
We present experimental results on the conversion of a spin current into a charge current by spin pumping into the Dirac cone with helical spin polarization of the elemental topological insulator (TI) α-Sn[1-3]. By angle-resolved photoelectron spectroscopy (ARPES) we first confirm that the Dirac cone at the surface of α-Sn (0 0 1) layers subsists after covering with Ag. Then we show that resonant spin pumping at room temperature from Fe through Ag into α-Sn layers induces a lateral charge current that can be ascribed to the Inverse Edelstein Effect[4-5]. Our observation of an Inverse Edelstein…
Time- and angle-resolved photoemission spectroscopy (trARPES) is a powerful spectroscopic method to measure the ultrafast electron dynamics directly in momentum-space. However, band gap materials with exceptional strong Coulomb interaction such as monolayer transition metal dichlacogenides (TMDC) exhibit tightly bound excitons, which dominate their optical properties. This rises the question whether excitons, in particular their formation and relaxation dynamics, can be detected in photoemission. Here, we develope a fully microscopic theory of the temporal dynamics of excitonic time- and angle…
We propose a quantum pump mechanism based on the particular properties of graphene, namely chirality and bipolarity. The underlying physics is the excitation of evanescent modes entering a potential barrier from one lead, while those from the other lead do not reach the driving region. This induces a large nonequilibrium current with electrons stemming from a broad range of energies, in contrast to the narrow resonances that govern the corresponding effect in semiconductor heterostructures. Moreover, the pump mechanism in graphene turns out to be robust, with a simple parameter dependence, whi…
We present a systematic theoretical study of spin-dependent recombination and its effect on optical orientation of photoelectron spins in semiconductors with deep paramagnetic centers. For this aim we generalize the Shockley-Read theory of recombination of electrons and holes through the deep centers with allowance for optically-induced spin polarization of free and bound electrons. Starting from consideration of defects with three charge states we turn to the two-charge-state model possessing nine parameters and show that it is compatible with available experimental data on undoped GaAsN allo…
We propose optical phonon lasing for a double quantum dot (DQD) fabricated in a semiconductor substrate. We show that the DQD is weakly coupled to only two LO phonon modes that act as a natural cavity. The lasing occurs for pumping the DQD via electronic tunneling at rates much higher than the phonon decay rate, whereas an antibunching of phonon emission is observed in the opposite regime of slow tunneling. Both effects disappear with an effective thermalization induced by the Franck-Condon effect in a DQD fabricated in a carbon nanotube with a strong electron-phonon coupling.
A highly asymmetric dynamic nuclear spin pumping is observed in a single self assembled InGaAs quantum dot subject to resonant optical pumping of the neutral exciton transition leading to a large maximum polarization of 54%. This dynamic nuclear polarization is found to be much stronger following pumping of the higher energy Zeeman state. Time-resolved measurements allow us to directly monitor the buildup of the nuclear spin polarization in real time and to quantitatively study the dynamics of the process. A strong dependence of the observed dynamic nuclear polarization on the applied magnetic…
We review current understanding of the non-equilibrium dynamics of collective quantum systems. We describe an approach based on the Hamiltonian formulation of superfluid hydrodynamics. It is shown that, in the presence of constant energy pumping, the nonlinear coupling of fluctuations in the density and entropy strongly affects the nonequilibrium dynamics of the system. We use the results obtained to analyze the properties of out-of-equilibrium superfluid 4He and of exciton polariton Bose-Einstein condensates, both in semiconductor quantum wells and in graphene layers in presence of high magne…
The Schottky barrier height (SBH) is mapped with nanoscale resolution at pure Au/Si(001) and mixed Au/Ag/Si(001) interfaces utilizing ballistic electron emission microscopy (BEEM) by acquiring and fitting spectra every 11.7 nm over a 1 micron by 1 micron area. The energetic distribution of the SBH for the mixed interfaces contain several local maximums indicative of a mixture of metal species at the interface. To estimate the composition at the interface, the distributions are fit to multiple Gaussians that account for the species, "pinch-off" effects, and defects. This electrostatic compositi…
The generation and manipulation of carrier spin polarization in semiconductors solely by electric fields has garnered significant attention as both an interesting manifestation of spin-orbit physics as well as a valuable capability for potential spintronics devices. One realization of these spin-orbit phenomena, the spin Hall effect (SHE), has been studied as a means of all-electrical spin current generation and spin separation in both semiconductor and metallic systems. Previous measurements of the spin Hall effect have focused on steady-state generation and time-averaged detection, without d…
