We demonstrate a terahertz (THz) frequency comb that is flexible in terms of its frequency range and the number and spacing of comb lines. We use a combination of near-infrared laser diodes, phase modulation and opto-electronic frequency conversion. The THz comb lines are characterized to be < 10 MHz by resolving the pressure dependent collisional broadening of an ammonia molecule rotational mode.
Optoelectronic down-conversion of a THz optical beatnote to a RF intermediate frequency is performed with a standard Mach-Zehnder modulator followed by a zero dispersion-slope fiber. The two interleaved optical spectra obtained by four-wave mixing are shown to contain more than 75 harmonics enabling to conveniently recover the phase noise of a beatnote at 770 GHz at around 500 MHz. This four-wave mixing down-conversion technique is implemented in a two-frequency solid-state laser in order to directly phase-lock its 168 GHz beatnote to a 10 MHz local oscillator.
The terahertz (THz) spectral domain offers a myriad of applications spanning chemical spectroscopy, medicine, security and imaging[1]. It has also recently become a playground for fundamental studies of light-matter interactions [2-6]. THz science and technology could benefit from optomechanical approaches, which harness the interaction of light with miniature mechanical resonators [7,8]. So far, optomechanics has mostly focused on the optical and microwave domains, leading to new types of quantum experiments [9-11] and to the development of optical-microwave converters [12-14]. Here we demons…
Terahertz (THz) technology is a cutting-edge scheme with various promising applications, such as next generation telecommunication, non-destructive evaluation, security check, and in-depth characterization, owing to their sensitivity to material geometric change and good transparency. Even though tremendous progresses have been made during the past decade, exploration the mechanisms of THz-matter interaction microscopically is still in its infancy. In this work, we use thermodynamic theory to show how THz illumination deforms materials and use group-IV monochalcogenide compounds to illustrate …
A method to reduce the transit time of majority of carriers in photomixers and photo detectors to $< 1$ ps is proposed. Enhanced optical fields associated with surface plasmon polaritons, coupled with velocity overshoot phenomenon results in net decrease of transit time of carriers. As an example, model calculations demonstrating $> 280\times$ (or $\sim$2800 and 31.8 $μ$W at 1 and 5 THz respectively) improvement in THz power generation efficiency of a photomixer based on Low Temperature grown GaAs are presented. Due to minimal dependence on the carrier recombination time, it is anticipated tha…

Owing to their intrinsic stability to optical feedback, quantum cascade lasers (QCLs) represent a source that offers unique and versatile characteristics to further improve the self-mixing functionality at mid infrared and terahertz (THz) frequencies. Here, we show the feasibility of detecting with nanometer precision deeply…
We present a silicon optomechanical nanobeam design with a dynamically tunable acoustic mode at 10.2 GHz. The resonance frequency can be shifted by 90 kHz/V^2 with an on-chip capacitor that was optimized to exert forces up to 1 $μ$N at 10 V operation voltage. Optical resonance frequencies around 190 THz with Q factors up to $2.2 \times 10^6$ place the structure in the well-resolved sideband regime with vacuum optomechanical coupling rates up to $g_0/2π= 353$ kHz. Tuning can be used, for instance, to overcome variation in the device-to-device acoustic resonance frequency due to fabrication erro…
Optoelectronic signal processing offers great potential for generation and detection of ultra-broadband waveforms in the THz range, so-called T-waves. However, fabrication of the underlying high-speed photodiodes and photoconductors still relies on complex processes using dedicated III-V semiconductor substrates. This severely limits the application potential of current T-wave transmitters and receivers, in particular when it comes to highly integrated systems that combine photonic signal processing with optoelectronic conversion to THz frequencies. In this paper, we demonstrate that these lim…
Terahertz near fields of gold metamaterials resonant at a frequency of $0.88\,\rm THz$ allow us to enter an extreme limit of non-perturbative ultrafast THz electronics: Fields reaching a ponderomotive energy in the keV range are exploited to drive nondestructive, quasi-static interband tunneling and impact ionization in undoped bulk GaAs, injecting electron-hole plasmas with densities in excess of $10^{19}\,\rm cm^{-3}$. This process causes bright luminescence at energies up to $0.5\,\rm eV$ above the band gap and induces a complete switch-off of the metamaterial resonance accompanied by self-…
THz oscillators generated via frequency-multiplication of microwaves are facing difficulty in achieving low phase noise. Photonics-based techniques, in which optical two tones are translated to a THz wave through opto-electronic conversion, are promising if the relative phase noise between the two tones is well suppressed. Here, a THz ($\approx$ 560 GHz) wave with a low phase noise is provided by a frequency-stabilized, dissipative Kerr microresonator soliton comb. The repetition frequency of the comb is stabilized to a long fiber in a two-wavelength delayed self-heterodyne interferometer, sig…
We present a directly generated on-chip dual-comb source at THz frequencies. The multi-heterodyne beating signal of two free-running THz quantum cascade laser frequency combs is measured electrically using one of the combs as a detector, fully exploiting the unique characteristics of quantum cascade active regions. Up to 30 modes can be detected corresponding to a spectral bandwidth of 630 GHz, being the available bandwidth of the dual comb configuration. The multi-heterodyne signal is used to investigate the equidistance of the comb modes showing an accuracy of $10^{-12}$ at the carrier frequ…
Dual terahertz (THz) comb spectroscopy is a promising methods for high accuracy, high resolution, and broadband THz spectroscopy because the mode-resolved THz comb spectrum possesses both characteristics of broadband THz radiation and narrow-linewidth continuous-wave THz radiation and all frequency mode of THz comb can be phase-locked to a microwave frequency standard. However, requirement of stabilized dual femtosecond lasers has often hindered wide use of this method. In this article, we demonstrated the adaptive sampling, dual THz comb spectroscopy, enabling use of free-running dual femtose…
Electromagnetic resonators, which are based on optical cavities or electronic circuits, are key elements to enhance and control light-matter interaction. In the THz range, current optical cavities exhibit very high-quality factors with $(λ/2)^3$ mode volumes limited by diffraction, whereas resonant electronic circuits show low quality factor but provide strong subwavelength effective volume ($10^{-6} λ^3$). To overcome the limitations of each type of resonator, great efforts are being devoted to improving the performances of current methods or to the emergence of original approaches. Here, we …
Real-time measurement of the absolute frequency of continuous-wave terahertz (CW-THz) waves is required for characterization and frequency calibration of practical CW-THz sources. We proposed a method for real-time monitoring of the absolute frequency of CW-THz waves involving temporally parallel, i.e., simultaneous, measurement of two pairs of beat frequencies and laser repetition frequencies based on dual THz combs of photocarriers (PC-THz combs) with different frequency spacings. To demonstrate the method, THz-comb-referenced spectrum analyzers were constructed with a dual configuration bas…

We demonstrated combination of gapless terahertz (THz) comb with dual-comb spectroscopy, namely gapless dual-THz-comb spectroscopy, to achieve the spectral resolution equal to width of the THz comb tooth. The gapless THz comb was realized by interpolating frequency gaps between the comb teeth with sweeping of a laser mode-locked frequency. The demonstration of low-pressure gas spectroscopy with gapless dual-THz-comb spectroscopy clearly indicated that the spectral resolution was decreased down to 2.5-MHz width of the comb tooth and the spectral accuracy was enhanced to 10-6 within the spectral…
We report on a heterogeneous active region design for terahertz quantum cascade laser based frequency combs. Dynamic range, spectral bandwidth as well as output power have been significantly improved with respect to previous designs. When operating individually the lasers act as a frequency comb up to a spectral bandwidth of 1.1 THz, while in a dispersed regime a bandwidth up to 1.94 THz at a center frequency of 3 THz can be reached. A self-detected dual-comb setup has been used to verify the frequency comb nature of the lasers.
We systematically investigate the influence of annealing effect on terahertz (THz) generation from CoFeB based magnetic nanofilms driven by femtosecond laser pulses. Three times enhancement of THz yields are achieved in W/CoFeB through annealing effect, and double boosting is obtained in Pt/CoFeB. The mechanism of annealing effect originates from the increase of hot electron mean free path induced by crystallization, which is experimentally corroborated by THz transmission measurement on time-domain spectroscopy. Comparison studies of the thickness dependent THz efficiency after annealing are …

This 21.5-GHz colliding-pulse mode-locked laser cavity is defined by on-chip reflectors incorporating intracavity phase modulators followed by an extra-cavity SOA as booster amplifier. A 1.8-THz-wide optical comb spectrum is presented with ultrafast pulse that is 0.35-ps-wide. The radio frequency beat note has a 3-dB …
Backscattering Raman spectroscopic investigations were performed on an yttrium-iron garnet single crystal using linearly and circularly polarized light. A terahertz (THz) magnon of the Kaplan-Kittel (KK) exchange resonance was discovered, which had been regarded as unobservable via optical methods. The KK exchange resonance had a 7.8-THz frequency at 80 K, and the polarization selection rule led to an antisymmetric Raman tensor of the $A_{2}$ mode. Moreover, the assignment of all the Raman-active phonon modes, $3A_{1g}$, $8E_{g}$, and $14T_{2g}$, was proposed. This study will stimulate further…
Terahertz quantum cascade laser sources based on intra-cavity difference frequency generation from mid-IR devices are an important asset for applications in rotational molecular spectroscopy and sensing, beingthe only electrically pumped device able to operate in the 0.6-6 THz range without the need of bulky andexpensive liquid helium cooling. Here we present comb operation obtained by intra-cavity mixing of adistributed feedback laser at λ = 6.5 μm and a Fabry-Pérot device at around λ = 6.9 μm. The resultingultra-broadband THz emission extends from 1.8 to 3.3 THz, with a total output power of…
Laser frequency combs are coherent light sources that simultaneously provide pristine frequency spacings for precision metrology and the fundamental basis for ultrafast and attosecond sciences. Recently, nonlinear parametric conversion in high-Q microresonators has been suggested as an alternative platform for optical frequency combs, though almost all in 100 GHz frequencies or more. Here we report a low-phase-noise on-chip Kerr frequency comb with mode spacing compatible with high-speed silicon optoelectronics. The waveguide cross-section of the silicon nitride spiral resonator is designed to…
Optical injection locking is implemented to faithfully transfer the phase noise of a dissipative Kerr microresonator soliton comb in addition to the amplification of the Kerr comb. Unlike Er-doped fiber and semiconductor optical amplifiers, the optical injection locking amplifies the comb mode without degrading the optical signal-to-noise ratio. In addition, we show that the residual phase noise of the optical injection locking is sufficiently small to transfer the relative phase noise of comb modes (equivalent to the repetition frequency) of low phase noise Kerr combs, concluding that the opt…
The relaxation dynamics of photoexcited quasiparticles of three-dimensional (3D) Dirac semimetals are vital towards their application in high performance electronic and optoelectronic devices. In this work, the relaxation dynamics of photoexcited carriers of 3D Dirac semimetal Cd3As2 are investigated by transient terahertz spectroscopy. The visible pump-THz probe spectroscopy measurement shows clear biexponential decays with two characteristic time constants. According to the pump-power and temperature dependence, these two characteristic time constants are attributed to the electron phonon co…
Harmonic comb state has proven to be emerging in quantum cascade lasers and promoted by an interplay between parametric gain and spatial hole burning. We report here on robust, pure, self-starting harmonic mode locking in Copper-based double-metal THz quantum cascade lasers. Different harmonic orders can be excited in the same laser cavity depending on the pumping condition and stable harmonic combs spanning more than 600 GHz bandwidth at 80 K are reported. Such devices can be RF injected and the free running coherence is assessed by means of self-mixing technique performed at 50 GHz. A theore…
Octave-wide frequency combs in microresonators are essential for self-referencing. However, it is difficult for the small-size and high-repetition-rate microresonators to achieve perfect soliton modelocking over the broad frequency range due to the detrimental impact of dispersion. Here we examine the stability of the soliton states consisting of one hundred modes in silicon-nitride microresonators with the one-THz free spectral range. We report the coexistence of fast and slow solitons in a narrow detuning range, which is surrounded on either side by the breather states. We decompose the brea…
Quantum cascade lasers (QCLs) represent a fascinating accomplishment of quantum engineering and enable the direct generation of terahertz (THz) frequency radiation from an electrically-biased semiconductor heterostructure. Their large spectral bandwidth, high output powers and quantum-limited linewidths have facilitated the realization of THz pulses by active mode-locking and passive generation of optical frequency combs (FCs) through intracavity four-wave-mixing, albeit over a restricted operational regime. Here, we conceive an integrated architecture for the generation of high power (10 mW) …
Carbon nanomaterials such as carbon nanotubes and graphene have proved to be efficient building blocks for active optoelectronic devices. Especially, the exotic properties of crystalline graphene, such as a linear/gapless energy dispersion, offer a generic route to the development of active photonic modulator at the infrared (IR) and terahertz (THz) regime with large modulation depth. Here, we show that graphene oxide (GO), an oxygenated derivative of graphene with randomly distributed molecular defects (e.g., adsorbed water molecules and punched holes), can provide a different way to effectiv…
We have studied the high-frequency properties of the non-equilibrium electron gas in GaN samples subjected to electric and magnetic fields. Spectra of the complex tensor of the dynamical mobility have been calculated for THz frequency range. For the compensated GaN and low temperatures, in the intervals of electric fields of the few $kV/cm$ and magnetic fields of the few $T$ the existence of the cyclotron and optical phonon transit-time resonances has been identified. We have shown that interplay of two resonances gives rise to specific spectra of THz transmission and absorption (or gain). We …

Dual-comb generation from a single laser cavity provides a simple and high-performance solution to time sampling applications. We demonstrate a compact single-cavity dual-comb laser operating at gigahertz repetition rates and high repetition rate differences up to more than 100 kHz with sub-100 fs pulse duration. The single cavity approach leads to passive common noise suppression resulting in ultra-low relative timing jitter and fully resolvable comb lines in free-running operation. We showcase the laser performance with two application demonstrations: (a) time-domain spectroscopy of acetylen…
Beginning with a continuous wave laser at 1064 nm, we generate a 30 GHz electro-optic frequency comb which contains 100 lines spanning 3 THz. The initial comb is subsequently amplified, spectrally broadened in normal dispersion photonic crystal fiber, and then temporally compressed to provide 74 fs pulses with average power of up to 2.6 W. When launched into a second photonic crystal fiber with anomalous dispersion, a supercontinuum spanning 800-1350 nm is generated. Second harmonic generation allows for extension of the 30 GHz comb into the visible, yielding greater than 300 THz of total spec…

In this guest editorial, the authors summarize recent advances in the field, the potential for rapid broadband spectroscopy, as well as the challenges and prospects for use in molecular gas sensing.
We report on the generation of frequency combs from the recently-discovered phenomenon of high-order sideband generation (HSG). A near-band gap continuous-wave (cw) laser with frequency $f_\text{NIR}$ was transmitted through an epitaxial layer containing GaAs/AlGaAs quantum wells that were driven by quasi-cw in-plane electric fields $F_\text{THz}$ between 4 and 50 kV/cm oscillating at frequencies $f_\text{THz}$ between 240 and 640 GHz. Frequency combs with teeth at $f_\text{sideband}=f_\text{NIR}+nf_\text{THz}$ ($n$ even) were produced, with maximum reported $n>120$, corresponding to a maximum…
We present homogeneous quantum cascade lasers (QCLs) emitting around 3 THz which display bandwidths up to 950 GHz with a single stable beatnote. When operated in the electrically unstable region of negative differential resistance, the device displays ultra-broadband operation exceeding 1.83 THz ($Δf/f=50\%$) with high phase noise, exhibiting self-sustained, periodic voltage oscillations. The low …

The method is used to obtain THz spectra of formic acid in the 10 cm-1 to 20 cm-1 (300 GHz to 600 GHz) region over a range of pressures. The method is widely applicable across other spectral regions for investigations of the transient dynamics an…
High-order nonlinear light-matter interactions in gases enable generation of x-ray and attosecond light pulses, metrology, and spectroscopy. Optical nonlinearities in solid-state materials are particularly interesting for combining optical and electronic functions for high-bandwidth information processing. Third-order nonlinear optical processes in silicon have been used to process optical signals with greater than 1 GHz bandwidths. Fundamental physical processes for a Si-based optical modulator in the THz bandwidth range, however, have not yet been explored. Here we demonstrate ultrafast phon…
Perfect absorption of radiation in a graphene sheet may play a pivotal role in the realization of technologically relevant optoelectronic devices. In particular, perfect absorption of radiation in the terahertz (THz) spectral range would tremendously boost the utility of graphene in this difficult range of photon energies, which still lacks cheap and robust devices operating at room temperature. In this work we show that unpatterned graphene flakes deposited on appropriate substrates can display gate-tunable coherent perfect absorption (CPA) in the THz spectral range. We present theoretical es…
