Harmonic comb state has proven to be emerging in quantum cascade lasers and promoted by an interplay between parametric gain and spatial hole burning. We report here on robust, pure, self-starting harmonic mode locking in Copper-based double-metal THz quantum cascade lasers. Different harmonic orders can be excited in the same laser cavity depending on the pumping condition and stable harmonic combs spanning more than 600 GHz bandwidth at 80 K are reported. Such devices can be RF injected and the free running coherence is assessed by means of self-mixing technique performed at 50 GHz. A theoretical model based on Maxwell-Bloch equations including an asymmetry in the gain profile is used to interpret the data.
We report on a heterogeneous active region design for terahertz quantum cascade laser based frequency combs. Dynamic range, spectral bandwidth as well as output power have been significantly improved with respect to previous designs. When operating individually the lasers act as a frequency comb up to a spectral bandwidth of 1.1 THz, while in a dispersed regime a bandwidth up to 1.94 THz at a center frequency of 3 THz can be reached. A self-detected dual-comb setup has been used to verify the frequency comb nature of the lasers.
The quantum nature of photonic systems is reflected in the photon statistics of the light they emit. Therefore, the development of quantum optics tools with single photon sensitivity and excellent temporal resolution is paramount to the development of exotic sources, and is particularly challenging in the THz range where photon energies approach kbT at T=300 K. Here, we report on the first room temperature measurement of field g1(τ) and intensity correlations g2(τ) in the THz range with sub-cycle temporal resolution (146 fs) over the bandwidth 0.3-3 THz, based on electro-optic sampling. With t…
We present the design of mid-infrared and THz quantum cascade laser cavities formed from planar photonic crystals with a complete in-plane photonic bandgap. The design is based on a honeycomb lattice, and achieves a full in-plane photonic gap for transverse-magnetic polarized light while preserving a connected pattern for efficient electrical injection. Candidate defects modes for lasing are identified. This lattice is then used as a model system to demonstrate a novel effect: under certain conditions - that are typically satisfied in the THz range - a complete photonic gap can be obtained by …
We present a \MF{terahertz} quantum cascade laser operating on a thermoelectric cooler up to a record-high temperature of 210.5 K. The active region design is based on only two quantum wells and achieves high temperature operation thanks to a systematic optimization by means of a nonequilibrium Green's function model. Laser spectra were measured with a room temperature detector, making the whole setup cryogenic free. At low temperatures ($\sim 40 K), a maximum output power of 200 mW was measured.
Terahertz quantum cascade laser sources based on intra-cavity difference frequency generation from mid-IR devices are an important asset for applications in rotational molecular spectroscopy and sensing, beingthe only electrically pumped device able to operate in the 0.6-6 THz range without the need of bulky andexpensive liquid helium cooling. Here we present comb operation obtained by intra-cavity mixing of adistributed feedback laser at λ = 6.5 μm and a Fabry-Pérot device at around λ = 6.9 μm. The resultingultra-broadband THz emission extends from 1.8 to 3.3 THz, with a total output power of…
We have considered a system of equidistant polaritonic states, interacting with an electromagnetic field of a localized THz cavity mode. An accumulation of photons in a THz cavity mode together with bosonic stimulation of the transition between polariton levels induces intensive radiative scattering of polaritons. The concept of double bosonic stimulation of a radiative transition in a bosonic cascade laser (BCL) is formulated, and the possibility of the use of a BCL for the emission of THz radiation is investigated. The system demonstrates threshold-like behaviour and, above threshold, cascad…
We present a directly generated on-chip dual-comb source at THz frequencies. The multi-heterodyne beating signal of two free-running THz quantum cascade laser frequency combs is measured electrically using one of the combs as a detector, fully exploiting the unique characteristics of quantum cascade active regions. Up to 30 modes can be detected corresponding to a spectral bandwidth of 630 GHz, being the available bandwidth of the dual comb configuration. The multi-heterodyne signal is used to investigate the equidistance of the comb modes showing an accuracy of $10^{-12}$ at the carrier frequ…
Quantum Cascade Lasers (QCL) constitute an intriguing opportunity for the production of on-chip optical Dissipative Kerr Solitons (DKS): self-organized optical waves which can travel while preserving their shape thanks to the interplay between Kerr effect and dispersion. Originally demonstrated in passive microresonators, DKS were recently observed in mid-IR ring QCL paving the way for their achievement even at longer wavelengths. To this end we realized defect-less THz ring QCLs featuring anomalous dispersion leveraging on a technological platform based on waveguide planarization. A concentri…
Employing an ensemble Monte Carlo transport simulation, we self-consistently analyze the spectral gain for different THz quantum cascade laser structures, considering bound-to-continuum as well as resonant phonon depopulation designs. In this context, we investigate temperature dependent gain broadening, affecting the temperature performance of THz structures. Furthermore, we discuss the influence of the individual scattering mechanisms, such as electron-electron, impurity and interface roughness scattering. A comparison of the simulation results to experimental data yields good agreement.
By introducing methyl fluoride (CH$_3$F) as a new gain medium for a quantum cascade laser-pumped molecular laser (QPML), we demonstrate continuous-wave lasing from more than 120 discrete transitions spanning the frequency range 0.25 to 1.3 THz. The unprecedented degree of spectral tuning achieved with CH$_3$F also confirms the universality of the QPML concept: for all polar gas molecules, lasing can be induced on any dipole-allowed rotational transition by sufficient pumping of a related roto-vibrational transition using a continuously tunable quantum cascade laser.
We present homogeneous quantum cascade lasers (QCLs) emitting around 3 THz which display bandwidths up to 950 GHz with a single stable beatnote. Devices are spontaneously operating in a harmonic comb state, and when in a dense mode regime they can be injection locked at the cavity roundtrip frequency with very small RF powers down to -55 dBm. When operated in the electrically unstable region of negative differential resistance, the device displays ultra-broadband operation exceeding 1.83 THz ($Δf/f=50\%$) with high phase noise, exhibiting self-sustained, periodic voltage oscillations. The low …
Full phase control of THz emitting quantum cascade laser (QCL) combs has recently been demonstrated, opening new perspectives for even the most demanding applications. In this framework, simplifying the set-ups for control of these devices will help to accelerate their spreading in many fields. We report a new way to control the emission frequencies of a THz QCL comb by small optical frequency tuning (SOFT), using a very simple experimental setup, exploiting the incoherent emission of an ordinary white light emitting diode. The slightly perturbative regime accessible in these condition allows …
Here we demonstrate a Y coupled terahertz (THz) quantum cascade laser (QCL) system. The two THz QCLs working around 2.85 THz are driven by independent electrical pulsers. Total peak THz output power of the Y system, with both arms being driven synchronously, is found to be more than the linear sum of the peak powers from the individual arms; 10.4 mW compared with 9.6 mW (4.7 mW + 4.9 mW). Furthermore, we demonstrate that the emission spectra of this coupled system are significantly different to that of either arm alone, or to the linear combination of their individual spectra.
We have developed terahertz frequency quantum cascade lasers that exploit a double-periodicity distributed feedback grating to control the emission frequency and the output beam direction independently. The spatial refractive index modulation of the gratings necessary to provide optical feedback at a fixed frequency and, simultaneously, a far-field emission pattern centered at controlled angles, was designed through use of an appropriate wavevector scattering model. Single mode THz emission at angles tuned by design between 0° and 50° was realized, leading to an original phase-matching approac…
We report a homogeneous quantum cascade laser (QCL) emitting at Terahertz (THz) frequencies, with a total spectral emission of about 0.6 THz centered around 3.3 THz, a current density dynamic range of Jdr=1.53, and a continuous wave output power of 7 mW. The analysis of the intermode beatnote unveils that the devised laser operates as optical frequency comb (FC) synthesizer over the whole laser operational regime, with up to 36 optically active laser modes delivering ~ 200 uW of optical power per comb tooth, a power level unreached so far in any THz QCL FC. A stable and narrow single beatnote,…

It is demonstrated as a useful tool to characterize a broadband spectrum for molecular spectroscopy and in particular it enables to characterize the dispersion of inte…
Efficient and compact frequency converters are essential for frequency stabilization of terahertz sources. In this paper, we present a 3.5-THz, x6-harmonic, integrated Schottky diode mixer operating at room temperature. The designed frequency converter is based on a single-ended, planar Schottky diode with a sub-micron anode contact area defined on a suspended 2-$μ$m ultra-thin GaAs substrate. The dc-grounded anode pad was combined with the radio frequency E-plane probe, which resulted in an electrically compact circuit. At 200 MHz intermediate frequency, a mixer conversion loss of about 59 dB…
We demonstrate a coherent imaging system based on a terahertz (THz) frequency quantum cascade laser (QCL) phase-locked to a near-infrared fs-laser comb. The phase locking enables coherent electro-optic sampling of the continuous-wave radiation emitted by the QCL through the generation of a heterodyne beat-note signal. We use this beat-note signal to demonstrate raster scan coherent imaging using a QCL emitting at 2.5 THz. At this frequency the detection noise floor of our system is of 3 pW/Hz and the long-term phase stability is <3 degrees/h, limited by the mechanical stability of the apparatu…
Quantum cascade lasers are proving to be instrumental in the development of compact frequency comb sources at mid-infrared and terahertz frequencies. Here we demonstrate a heterogeneous terahertz quantum cascade laser with two active regions spaced exactly by one octave. The structural, electrical and optical investigations attest of high structural quality of the synthetized nitride material. The detector exhibits a peak photocurrent at 5.7 THz (23.6 meV) with a responsivity of 0.1 mA/W at 10 K under surface normal irradiation through a 10 um period grating. The photocurrent pers…
The recent demonstration of a terahertz (THz) molecular gas laser pumped by a mid-infrared quantum cascade laser (QCL) has opened up new perspectives for this family of sources, traditionally relying on CO2-laser pumping. A so far open question concerning QCL-pumped THz molecular lasers (MLs) is related to their spectral purity. Indeed, assessing their frequency/phase noise is crucial for a number of applications potentially exploiting these sources as local oscillators. Here this question is addressed by reporting the measurement of the frequency noise power spectral density (PSD) of a THz ML…

Using a microscopic theory based on the Maxwell-semiconductor Bloch equations, we investigate the possibility of an optically-assisted electrically-driven THz quantum cascade laser. Whereas in optical conversion schemes the power conversion efficiency is limited by the Manley-Rowe relation, the proposed optically-assisted scheme can achieve higher efficiency by coherently recovering the optical pump energy. Furthermore, due to quantum coherence effects the detrimental effects of scattering are mitigated.
It is believed that passive mode locking is virtually impossible in quantum cascade lasers (QCLs) because of too fast carrier relaxation time. Here, we revisit this possibility and theoretically show that stable mode locking and pulse durations in the few cycle regime at terahertz (THz) frequencies are possible in suitably engineered bound-to-continuum QCLs. We achieve this by utilizing a multi-section cavity geometry with alternating gain and absorber sections. The critical ingredients are the very strong coupling of the absorber to both field and environment as well as a fast absorber carrie…
Terahertz quantum cascade lasers based on InGaAs wells and quaternary AlInGaAs barriers were measured in magnetic field. This study was carried out on a four quantum well active region design with photon energy of 14.3 meV processed both with Au and Cu waveguides. The heterostructure operates up to 148 K at B=0 T and in a Cu waveguide. The complete magneto-spectroscopic study allowed the comparison of emission and transport data. Increasing the magnetic field, the low effective mass of the InGaAs wells allowed us to reach the very strong confinement regime. At B=12 T, where the cyclotron trans…
Spectral fingerprints of molecules are mostly accessible in the terahertz and mid-infrared ranges, such that efficient molecular-detection technologies rely on broadband coherent light sources at such frequencies. THz Quantum Cascade Lasers can achieve octave-spanning bandwidths. However, their tunability and wavelength selectivity is often constrained by the geometry of their cavity. The recently introduced Quantum Cascade Random Lasers represent alternative sources of THz light, in which random scattering provides the required field confinement. The random resonator geometry greatly relaxes …

We report on a waveguide engineering technique that enables the generation of a bandwidth up to 1 THz and record ultra-short pulse length of 2.5 ps in injection seeded terahertz quantum cascade lasers. The reported technique is able to control and fully suppress higher order lateral modes in broadband terahertz quantum cascade lasers by introducing side-absorbers to metal-metal waveguides. The side-absorbers consist of a top metalization set-back with respect to the laser ridge and an additional lossy metal layer. In continuous wave operation the side-absorbers lead to octave spanning laser em…

Quantum cascade lasers (QCLs) represent a fascinating accomplishment of quantum engineering and enable the direct generation of terahertz (THz) frequency radiation from an electrically-biased semiconductor heterostructure. Their large spectral bandwidth, high output powers and quantum-limited linewidths have facilitated the realization of THz pulses by active mode-locking and passive generation of optical frequency combs (FCs) through intracavity four-wave-mixing, albeit over a restricted operational regime. Here, we conceive an integrated architecture for the generation of high power (10 mW) …
The dynamics of a multimode Quantum Cascade Laser, is studied in a model based on effective semiconductor Maxwell-Bloch equations, encompassing key features for the radiationmedium interaction such as an asymmetric, frequency dependent, gain and refractive index as well as the phase-amplitude coupling provided by the Henry factor. By considering the role of the free spectral range and Henry factor, we develop criteria suitable to identify the conditions which allow to destabilize, close to threshold, the traveling wave emitted by the laser and lead to chaotic or regular multimode dynamics. In the Terahertz (THz) domain, we investigate both numerically and experimentally the directional emission of whispering gallery mode resonators that are perturbed by a small scatterer in the vicinity of the resonators rim. We determine quality factor degradation, the modal structure and the emission direction for various geometries. We find that scatterers do allow for directional emission without destroying the resonator's quality factor. This finding allows for new geometries and outcoupling scenarios for active whispering gallery mode structures such as quantum cascade lasers and passive r…
Mode-locking operation and multimode instabilities in Terahertz (THz) quantum cascade lasers (QCLs) have been intensively investigated during the last decade. These studies have unveiled a rich phenomenology, owing to the unique properties of these lasers, in particular their ultrafast gain medium. Thanks to this, in QCLs a modulation of the intracavity field intensity gives rise to a strong modulation of the population inversion, directly affecting the laser current. In this work we show that this property can be used to study the real-time dynamics of multimode THz QCLs, using a self-detecti…
It was recently demonstrated that broadband quantum cascade lasers can operate as frequency combs. As such, they operate under direct electrical pumping at both mid-infrared and THz frequencies, making them very attractive for dual-comb spectroscopy. Performance levels are continuously improving, with average powers over 100 mW and frequency coverage of 100 cm$^{-1}$ in the mid-infrared. In the THz range, 10 mW of average power and 600 GHz of frequency coverage are reported. As a result of the very short upper state lifetime of the gain medium, the mode proliferation in these sources arises fr…
Deriving single or few cycle terahertz pulse (THz) by intense femtosecond laser through cascaded optical rectification in electro-optic crystals is a crucial technique in cutting-edge time-resolved spectroscopy to characterize micro-scale structures and ultrafast dynamics. The ability to engineer quantum-cascade-lasers (QCLs) with ultrabroad gain spectra and with a full compensation of the group velocity dispersion, at Terahertz (THz) frequencies, is a fundamental need for devising monolithic and miniaturized optical frequency-comb-synthesizers (FCS) in the far-infrared. In a THz QCL four-wave mixing, driven by the intrinsic third-order susceptibility of the intersubband gain medium, self-lock the optical modes in phase, allowing stable comb operation, albeit over a restricted dynamic range (~ 20% of the laser operational range). Here, we engineer miniaturized T…

For a temperature of 10 K we obtain a peak …
Electrically independent terahertz (THz) quantum cascade lasers (QCLs) are optically coupled in a Y configuration. Dual frequency, electronically switchable emission is achieved in one QCL using an aperiodic grating, designed using computer-generated hologram techniques, incorporated directly into the QCL waveguide by focussed ion beam milling. Multi-moded emission around 2.9 THz is inhibited, lasing instead occurring at switchable grating-selected frequencies of 2.88 and 2.92 THz. This photonic control and switching behaviour is selectively and reversibly transferred to the second, unmodified…

Quantum cascade laser (QCL)-pumped molecular lasers (QPMLs) have recently been introduced as a new source of powerful (>1 mW), tunable (>1 THz), narrow-band (<10 kHz), continuous-wave terahertz radiation. The performance of these lasers depends critically on molecular collision physics, pump saturation, and on the design of the laser cavity. Using a validated three-level model that captures the essential collision and saturation behaviors of the QPML gas nitrous oxide (N2O),we explore how threshold pump power and output terahertz power depend on pump power, gas pressure, as well as on the diam…
We present an antipodal Vivaldi antenna for broadband double metal waveguide terahertz quantum cascade lasers and frequency combs. The antenna also acts as a wave retarder, rotating the polarization from vertical toward horizontal polarization by a frequency-dependent angle. The laser's emission spectrum and current-voltage characteristics are not affected, as well as frequency co…
