Monolayer tungsten disulfide ($WS_2$) has recently attracted large interest as a promising material for advanced electronic and optoelectronic devices such as photodetectors, modulators, and sensors. Since these devices can be integrated in a silicon (Si) chip via back-end-of-line (BEOL) processes, the stability of monolayer $WS_2$ in BEOL fabrication conditions should be studied. In this work, the thermal stability of monolayer single-crystal $WS_2$ at typical BEOL conditions is investigated; namely (i) heating temperature of $300$ $^\circ C$, (ii) pressures in the medium- ($10^{-3}$ mbar) and high- ($10^{-8}$ mbar) vacuum range; (iii) heating times from $30$ minutes to $20$ hours. Structural, optical and chemical analyses of $WS_2$ are performed via scanning electron microscopy (SEM), Raman spectroscopy, photoluminescence (PL) and X-ray photoelectron spectroscopy (XPS). It is found that monolayer single-crystal $WS_2$ is intrinsically stable at these temperature and pressures, even after $20$ hours of thermal treatment. The thermal stability of $WS_2$ is also preserved after exposure to low-current electron beam ($12$ pA) or low-fluence laser ($0.9$ $mJ/μm^2$), while higher laser fluencies cause photo-activated degradation upon thermal treatment. These results are instrumental to define fabrication and in-line monitoring procedures that allow the integration of $WS_2$ in device fabrication flows without compromising the material quality.

Very recently, a novel two-dimension (2D) MXene, MoSi$_2$N$_4$, was successfully synthesized with excellent ambient stability, high carrier mobility, and moderate band gap (Science 369, 670, 2020). In this work, the intrinsic lattice thermal conductivity of monolayer MoSi$_2$N$_4$ is predicted by solving the phonon Boltzmann transport equation based on the first-principles calculations. Despite the heavy atomic mass of Mo and complex crystal structure, the monolayer MoSi$_2$N$_4$ unexpectedly exhibits a quite high lattice thermal conductivity over a wide temperature range between 300 to 800 K.…
Phonons are essential for understanding the thermal properties in monolayer transition metal dichalcogenides, which limit their thermal performance for potential applications. We investigate the lattice dynamics and thermodynamic properties of MoS2, MoSe2, and WS2 by first principles calculations. The obtained phonon frequencies and thermal conductivities agree well with the measurements. Our results show that the thermal conductivity of MoS2 is highest among the three materials due to its much lower average atomic mass. We also discuss the competition between mass effect, interatomic bonding …

It has been found possessing remarkable properties such as ultralow lattice thermal conductivity and high thermoelectric efficiency. Based on the first-principles calculations, we study the thermal expansion and thermomechanic properties of the experimental phase monolayer $β$-Te, using quasiharmonic approach. It is found $β$-Te shows large positive thermal expansion at elevated temperature, while the l…
Monolayer 1T'-WTe$_2$ has been the first two-dimensional crystal where a quantum spin Hall phase was experimentally observed. In addition, recent experiments and theoretical modeling reported the presence of a robust excitonic insulating phase. While first-principles calculations with hybrid functionals and several measurements at low temperatures suggest the presence of a band gap of the order of 50 meV, experiments could confirm the presence of the helical edge states only up to 100 K. Here, we study with first-principle simulations the temperature effects on the electronic structure of mono…
Newly measured optical absorption and photoluminescence spectra reveal substantial frequency shifts of both exciton and trion peaks as monolayer MoS2 is cooled from 363 K to 4 K. First-principles simulations using the GW-Bethe-Salpeter Equation approach satisfactorily reproduce these frequency shifts by incorporating many-electron interactions and the thermal expansion of the in-plane lattice constant. Studying these temperature effects in monolayer MoS2 is crucial for rectifying the results of room-temperature experiments with the previous predictions of zero-temperature-limit simulations. Mo…
We show room temperature valley coherence with in MoS2, MoSe2, WS2 and WSe2 monolayers using linear polarization resolved hot photoluminescence (PL), at energies close to the excitation - demonstrating preservation of valley coherence before sufficient scattering events. The features of the co-polarized hot luminescence allow us to extract the lower bound of the binding energy of the A exciton in monolayer MoS2 as 0.42 (+/- 0.02) eV. The broadening of the PL peak is found to be dominated by Boltzmann-type hot luminescence tail, and using the slope of the exponential decay, the carrier temperat…
The electronic and thermal transport properties have been systematically investigated in monolayer C$_4$N$_3$H with first-principles calculations. The intrinsic thermal conductivity of monolayer C$_4$N$_3$H was calculated coupling with phonons Boltzmann transport equation. For monolayer C$_4$N$_3$H, the thermal conductivity (\k{appa}) (175.74 and 157.90 W m-1K-1 with a and b-plane, respectively) is significantly lower than that of graphene (3500 Wm$^{-1}$K$^{-1}$) and C3N(380 Wm$^{-1}$K$^{-1}$). Moreover, it is more than the second time higher than C$_2$N (82.88 Wm$^{-1}$K$^{-1}$) at 300 K. Fu…
Topological materials, such as topological insulators (TIs), have great potential for ultralow power spintronic devices, thanks to their giant spin Hall effect. However, the giant spin Hall angle ($θ_{SH}$ > 1) is limited to a few chalcogenide TIs with toxic elements and low melting points, making them challenging for device integration during the silicon Back-End-of-Line (BEOL) process. Here, we show that by using a half-Heusler alloy topological semi-metal (HHA-TSM), YPtBi, it is possible to achieve both a giant $θ_{SH}$ up to 1.6 and a high thermal budget up to 600$°$C. We demonstrate magne…
Two-dimensional thermoelectric materials with a figure of merit $ZT$, which is greater than 2.0 at room temperature, would be highly desirable in energy conversion since the efficiency is competitive to conventional energy conversion techniques. Here, we propose that the indium triphosphide (InP$_3$) monolayer offers an extraordinary $ZT$ of 2.2 at 300 K by using quantum calculations within the ballistic thermal transport region. A remarkably low and isotropic phononic thermal conductivity is founded, which is due to flat lattice vibration modes. This low thermal conductivity takes a major res…
The electrical and thermal behavior of nanoscale devices based on two-dimensional (2D) materials is often limited by their contacts and interfaces. Here we report the temperature-dependent thermal boundary conductance (TBC) of monolayer MoS$_2$ with AlN and SiO$_2$, using Raman thermometry with laser-induced heating. The temperature-dependent optical absorption of the 2D material is crucial in such experiments, which we characterize here for the first time above room temperature. We obtain TBC ~ 15 MWm$^-$$^2$K$^-$$^1$ near room temperature, increasing as ~ T$^0$$^.$$^6$$^5$ in the range 300 -…

We study the lattice thermal conductivity of two-dimensional (2D) pentagonal systems, such as penta-silicene and penta-germanene. Penta-silicene has been recently reported, while the stable penta-germanene, belonging to the same group IV element, is revealed firstly by our ab initio calculations. We find that both penta-silicene and penta-germanene at room temperature have ultralow lattice thermal conductivities $κ$ of 1.29 W/mK and 0.30 W/mK respectively. To the best of our knowledge, penta-germanene may have the lowest $κ$ in 2D crystal materials. We attribute ultralow $κ$ to the weak phonon…
Controlling electronic, magnetic, thermal, and optical properties of boron-nitrogen codoped strontium oxide monolayer: Activation of optical transitions in the VL region
We report the thermal conductance G of Au/Ti/graphene/SiO2 interfaces (graphene layers 1 < n < 10) typical of graphene transistor contacts. We find G ~ 25 MW m-2 K-1 at room temperature, four times smaller than the thermal conductance of a Au/Ti/SiO2 interface, even when n = 1. We attribute this reduction to the thermal resistance of Au/Ti/graphene and graphene/SiO2 interfaces acting in series. The temperature dependence of G from 50 < T < 500 K also indicates that heat is predominantly carried by phonons through these interfaces. Our findings indicate that metal contacts can limit not only el…
2H phase (trigonal prismatic D3h) of layered two-dimensional (2D) transition metal dichalcogenides (TMDs) have attracted a lot of interests due to the superior electronic and optoelectronic properties. However, flexible electronic devices and thermoelectric performances based on 2H phase have been potentially limited by the strain sensitive electronic band gap and high lattice thermal conductivity (kappa_L). Here, we predict and calculate two 1T (octahedral Oh) phase monolayer telluride materials SnTe2 and SiTe2 with soft mechanics, ultralow kappa_L and electronic properties. The calculated in…

Monolayer WS2 has been a competitive candidate in electrical and optoelectronic devices due to its superior optoelectronic properties. To tackle the challenge of thermal management caused by the decreased size and concentrated heat in modern ICs, it is of great significance to accurately characterize the thermal conductivity of the monolayer WS2, especially with substrate supported. In this work, the dual-wavelength flash Raman method is used to experimentally measure the thermal conductivity of the suspended and the Si/SiO2 substrate supported monolayer WS2 at a temperature range of 200 K - 4…
Strain engineering is one of the most promising and effective routes toward continuously tuning the electronic and optic properties of materials, while thermal properties are generally believed to be insensitive to mechanical strain. In this paper, the strain-dependent thermal conductivity of monolayer silicene under uniform bi-axial tension is computed by solving the phonon Boltzmann transport equation with force constants extracted from first-principles calculations. Unlike the commonly believed understanding that thermal conductivity only slightly decreases with increased tensile strain for…
Nonlinear phenomena in superconducting resonator circuits are of great significance in the field of quantum technology. We observe thermal self-oscillations in a monolayer graphene flake coupled to Molybdenum-Rhenium superconducting resonator. The graphene flake forms a SINIS junction coupled to the resonator with strong temperature dependent resistance. In certain conditions of pump power and frequency, this nonlinearity leads to thermal self-oscillations appearing as sidebands in cavity transmission measurements with strong temperature dependence and gate tunability. The experimental observa…
We design a hybrid graphene/hexagonal boron nitride superlattice monolayer and investigate its thermoelectric properties using density functional theory and Boltzmann transport equations with the relaxation time accurately treated by electron-phonon coupling calculations. Compared with that of pristine graphene, the lattice thermal conductivity of the superlattice structure is more than two orders of magnitude lower due to the enhanced three-phonon scattering process originated from the mixed-bond characteristics. Besides, the coexistence of light and heavy bands around the Fermi level leads t…
A Stillinger-Weber interatomic potential is parameterized for phosphorene. It well reproduces the crystal structure, cohesive energy and phonon dispersion predicted by first-principles calculations. The thermal conductivity of phosphorene is further explored by equilibrium molecular dynamics simulations adopting the optimal set of potential parameters. At room temperature, the intrinsic thermal conductivities along zigzag and armchair directions are about 152.7 and 33.0 W/mK, respectively, with a large anisotropy ratio of five. The remarkably directional dependence of thermal conductivity in p…
Hexagonal borocarbonitrides (BCN) are a class of 2D materials, which display excellent catalytic activity for water splitting. Here, we report analysis of thermal stability, phonons and thermal conductivity of BCN monolayers over a wide range of temperatures using classical molecular dynamics simulations. Our results show that in contrast to the case of graphene and boron nitride monolayers, the out-of-plane phonons in BCN monolayers induce an asymmetry in the phonon density of states at all temperatures. Despite possessing lower thermal conducting properties compared to graphene and BN monola…
We measure the thermal time constants of suspended single layer molybdenum disulfide drums by their thermomechanical response to a high-frequency modulated laser. From this measurement the thermal diffusivity of single layer MoS$_2$ is found to be 1.14 $\times$ 10$^{-5}$ m$^2$/s on average. Using a model for the thermal time constants and a model assuming continuum heat transport, we extract thermal conductivities at room temperature between 10 to 40 W/(m$\cdot$K). Significant device-to-device variation in the thermal diffusivity is observed. Based on statistical analysis we conclude that thes…
Carbon based two-dimensional (2D) materials with honeycomb lattices, like graphene, polyaniline carbon-nitride (C$_3$N) and boron-carbide (BC$_3$) exhibit exceptional physical properties. On this basis, we propose two novel graphene-like materials with BC$_6$N stoichiometry. We conducted first-principles calculations to explore the stability, mechanical response, electronic, optical and thermal transport characteristics of graphene-like BC$_3$ and BC$_6$N monolayers. The absence of imaginary frequencies in the phonon dispersions confirm dynamical stability of BC$_3$ and BC$_6$N monolayers. Our…
We introduce a model for zwitterionic monolayers and investigate its tribological response to changes in applied load, sliding velocity, and temperature by means of molecular-dynamics simulations. The proposed model exhibits different regimes of motion depending on temperature and sliding velocity. We find a remarkable increase of friction with temperature, which we attribute to the formation and rupture of transient bonds between individual molecules of opposite sliding layers, triggered by the out-of-plane thermal fluctuations of the molecules' orientations. To highlight the effect of the mo…
The thermoelectric figures of merit of pristine two-dimensional materials are predicted to be significantly less than unity, making them uncompetitive as thermoelectric materials. Here we elucidate a new strategy that overcomes this limitation by creating multi-layer nanoribbons of two different materials and allowing thermal and electrical currents to flow perpendicular to their planes. To demonstrate this enhancement of thermoelectric efficiency ZT, we analyse the thermoelectric performance of monolayer molybdenum disulphide (MoS2) sandwiched between two graphene monolayers and demonstrate t…
Graphene monolayer, with extremely low flexural stiffness, displays spontaneous rippling due to thermal fluctuations at a finite temperature. When a graphene membrane is placed on a solid substrate, the adhesive interactions between graphene and the substrate could considerably suppress thermal rippling. On the other hand, the statistical nature of thermal rippling adds an entropic contribution to the graphene-substrate interactions. In this paper we present a statistical mechanics analysis on thermal rippling of monolayer graphene supported on a rigid substrate, assuming a generic form of van…
Because of their strong excitonic photoluminescence (PL) and electroluminescence (EL), together with an excellent electronic tunability, transition metal dichalcogenide (TMD) semiconductors are promising candidates for novel optoelectronic devices. In recent years, several concepts for light emission from two-dimensional (2D) materials have been demonstrated. Most of these concepts are based on the recombination of electrons and holes in a pn-junction, either along the lateral direction using split-gate geometries in combination with monolayer TMDs, or by precisely stacking different 2D semico…
Very recently, a new graphene-like crystalline, hole-free, 2D-single-layer carbon nitride C3N, has been fabricated by polymerization of 2,3-diaminophenazine and used to fabricate a field-effect transistor device with an on-off current ratio reaching (Adv. In this paper, we perform first-principles calculations combined with phonon Boltzmann transport equation to investigate the phononic thermal transport properties of monolayer C…
Unlike the electrical conductance that can be widely modulated within the same material even in deep nanoscale devices, tuning the thermal conductance within a single material system or nanostructure is extremely challenging and requires a large-scale device. This prohibits the realization of robust ON/OFF states in switching the flow of thermal currents. Here, we present the theory of a thermal switch based on resonant coupling of three photonic resonators, in analogy to the field-effect electronic transistor composed of a source, gate, and drain. As a material platform, we capitalize on the …

We present thermal measurements of large area (over $1,000$~$μ$m$^2$) monolayer graphene samples at cryogenic temperatures to study the electron-phonon thermal conductivity of graphene. By using two large samples with areas which differ by a factor of 10, we are able to clearly show the area dependence of the electron-phonon cooling. We find that, at temperatures far below the Bloch-Gruneisen temperature $T_\mathrm{BG}$, the electron-phonon cooling power is accurately described by the $T^4$ temperature dependence predicted for clean samples. Using this model, we are able to extract a value for…
We draw motivation from recent experimental studies and present a comprehensive study of magnetothermoelectric transport in a graphene monolayer within the linear response regime. We employ the modified Kubo formalism developed for thermal transport in a magnetic field. Thermopower as well as thermal conductivity as a function of the gate voltage of a graphene monolayer in the presence of a magnetic field perpendicular to the graphene plane is determined for low magnetic fields (~1 Tesla) as well as high fields (~8 Tesla). We include the effects of screened charged impurities on thermal transp…
The advancement of nanoscale electronics has been limited by energy dissipation challenges for over a decade. Such limitations could be particularly severe for two-dimensional (2D) semiconductors integrated with flexible substrates or multi-layered processors, both being critical thermal bottlenecks. To shed light into fundamental aspects of this problem, here we report the first direct measurement of spatially resolved temperature in functioning 2D monolayer MoS$_2$ transistors. Using Raman thermometry we simultaneously obtain temperature maps of the device channel and its substrate. This dif…

The spontaneous magnetization persists in monolayer CrBr3 with a Curie temperature of 34 K. The development of magnons by the thermal excitation is in line with the spin-wave theory. We attribute the layer-number dependent hyst…
