Recently, $β$-Te (atomically 2D tellurium) with rectangular crystal structure has been synthesized successfully on highly oriented pyrolytic graphite substrates by using molecular beam epitaxy. It has been found possessing remarkable properties such as ultralow lattice thermal conductivity and high thermoelectric efficiency. Based on the first-principles calculations, we study the thermal expansion and thermomechanic properties of the experimental phase monolayer $β$-Te, using quasiharmonic approach. It is found $β$-Te shows large positive thermal expansion at elevated temperature, while the linear thermal expansion coefficient is negative along a direction at very low temperature. The linear thermal expansion coefficient along b direction is 4.9*10$^{-5}$ K$^{-1}$ at 500 K, which is considerably large in 2D materials. $β$-Te exhibits strong in-plane anisotropy, including thermal expansion, 2D elastic moduli and Poisson's ratios. However, the elastic moduli, Poisson's ratios and the in-plane anisotropy are weakened with increasing temperature, and the variations are dominated by the generalized mode Grüneisen parameters.
Sub-monolayer physical layer deposition of Zn on Ag(111) substrate at room temperature is investigated using Auger electron spectroscopy, low energy electron diffraction and scanning tunneling microscopy. We identified an original Zn highly-anisotropic structure in the shape of finger-like inserted dendrite in front of Zn monolayer growth. On the basis of STM observations, a mechanism of inserted dendritic growth and a mechanism of its transition to layered growth are proposed.
We report experimental evidence of charge density wave (CDW) transition in monolayer 1T-VTe$_2$ film. 4$\times$4 reconstruction peaks are observed by low energy electron diffraction below the transition temperature $T_{CDW}$ = 186 K. Angle-resolved photoemission spectroscopy measurements reveal arc-like pockets with anisotropic CDW gaps up to 50 meV. The anisotropic CDW gap is attributed to the imperfect nesting of the CDW wave vector, and first-principles calculations reveal phonon softening at the same vector, suggesting the important roles of Fermi surface nesting and electron-phonon intera…
A new two-dimensional (2D) layered material, namely, titanium trisulfide (TiS$_3$) monolayer sheet, is predicted to possess desired electronic properties for nanoelectronic applications. On basis of the first-principles calculations within the framework of density functional theory and deformation theory, we show that the TiS$_3$ 2D crystal is a direct gap semiconductor with a band gap of 1.06 eV and high carrier mobility. More remarkably, the in-plane electron mobility of the 2D TiS$_3$ is highly anisotropic, amounting to $\sim$10,000 cm$^2$V$^{-1}$s$^{-1}$ in the \emph{b} direction, which is…
We report observation of strong and anisotropic third harmonic generation (THG) in monolayer and multilayer ReS$_2$. The third-order nonlinear optical susceptibility of monolayer ReS$_2$, $\left| χ^{(3)} \right|$ is on the order of $10^{-18} $ m$^2$/V$^2$, which is about one order of magnitude higher than reported results for hexagonal-lattice transition metal dichalcogenides such as MoS$_2$. A similar magnitude for the third-order nonlinear optical susceptibility was also obtained for a multilayer sample. The intensity of the THG field was found to be dependent on the direction of the inciden…
Regulation of electronic structure and mobility cut-on rate in two-dimensional transition metal dichalcogenides (TMDs) has attracted much attention because of its potential in electronic device design. The anisotropic Raman scattering and mobility cut-on rate of monolayer unique distorted-1T(1Td) ReS2 with external strain are determined theoretically based on the density function theory. The angle-dependent Raman spectrum of Ag-like, Eg-like and Cp models are used to discriminate and analysis structural anisotropy; the strain is exploited to adjust the structural symmetry and electronic struct…
Moiré superlattices of van der Waals heterostructures provide a powerful new way to engineer the electronic structures of two-dimensional (2D) materials. Many novel quantum phenomena have emerged in different moiré heterostructures, such as correlated insulators, superconductors, and Chern insulators in graphene systems and moiré excitons in transition metal dichalcogenide (TMDC) systems. Twisted phosphorene offers another attractive system to explore moiré physics because phosphorene features an anisotropic rectangular lattice, different from the isotropic hexagonal lattice in graphene and TM…
Anisotropic materials, with orientation-dependent properties, have attracted more and more attention due to their compelling tunable and flexible performance in electronic and optomechanical devices. So far, two-dimensional (2D) black phosphorus shows the largest known anisotropic behavior, which is highly desired for synaptic and neuromorphic devices, multifunctional directional memories, and even polarization-sensitive photodetector, whereas it is unstable at ambient conditions. Recently, 2D few-layered As2S3 with superior chemical stability was successfully exfoliated in experiments. Howeve…
Two-dimensional magnets are promising for nanoscale spintronic applications. Currently, most available candidates are based on $3d$ transition metal compounds, with hexagonal or honeycomb lattice geometry. Here, a GdCl$_3$ monolayer with $4f$ moments is theoretically studied, which can be exfoliated from its existing bulk. Its orthorhombic structure and hendecahedral ion cages are unique in two-dimensional. Furthermore, a significant structural reconstruction is caused by the implantation of Li atoms into its interstitial position, which also lead to ferromagnetism via a double-exchange-like p…
Bulk layered MX2 transition metal chalcogenides (M = Mo, W and X = S, Se) are known to exhibit an indirect to direct band gap transition as the number of layers is reduced. Previous time-resolved work has principally focused on the investigation of the transient evolution of the band structure after photo-excitation, but additional information on the dynamics of the concomitant lattice rearrangement is needed to fully understand this phenomenon. Here, ultrafast electron diffraction is used to probe the atomic motion and bond dilation in monolayer WSe2 with femtosecond temporal resolution. The …
Two-dimensional (2D) semiconductors offer a promising prospect for high-performance and energy-efficient devices especially in the sub-10 nm regime. We report many-body perturbation theory calculations of excited-state properties of distorted 1-T diamond-chain monolayer rhenium disulfide (ReS2) and diselenide (ReSe2). Electronic self-energy substantially enhances their quasiparticle band gaps and, surprisingly, converts monolayer ReSe2 to a direct-gap semiconductor, which was, however, regarded to be an indirect one by density-functional-theory calculations. Their optical absorption spectra are dictated by strongly bound excitons. Unlike hexagonal structures, the lowest-energy bright exciton of distorted 1-T ReS2 exhibits a perfect figure-…
The free-electron-like state observed in a scanning tunneling spectroscopy study of a chiral p(2x4) monolayer of glycinate ions on the Cu(100) surface [K. Kanazawa et al, J. Am. Chem. Soc. 129, 740 (2007)] is shown from density functional theory calculations to originate from a Cu Shockley surface state at the surface Brillouin zone boundary of the clean surface with highly anisotropic dispersion. The presence of the glycinate ions on the surface causes a dramatically enhanced tunneling into this surface state that is otherwise not observed in tunneling on the bare surface.
The extraordinary properties and the novel applications of black phosphorene induce the research interest on the monolayer group-IV monochalcogenides. Here using the first-principles calculations, we systematically investigate the electronic, transport and optical properties of monolayer $α-$ and $β-$GeSe, the latter of which was recently experimentally realized. We found that, monolayer $α-$GeSe is a semiconductor with direct band gap of 1.6 eV, and $β-$GeSe displays indirect semiconductor with the gap of 2.47 eV, respectively. For monolayer $β-$GeSe, the electronic/hole transport is anisotro…
Monolayer transition metal dichalcogenides (TMDCs) are direct gap semiconductors with unique potential for ultrathin light emitters. Yet, their photoluminescence (PL) is not completely understood. We compute the radiative recombination rate in monolayer TMDCs as a function of photon emission direction and polarization, and obtain polar plots of the PL for different excitation scenarios using the ab initio Bethe-Salpeter equation. We show that excitons in a quantum superposition state of the K and K' inequivalent valleys emit light anisotropically upon recombination. Our results can explain the…
Two-dimensional (2D) Dirac cone materials exhibit linear energy dispersion at the Fermi level, where the effective masses of carriers are very close to zero and the Fermi velocity is ultrahigh, only 2 ~ 3 orders of magnitude lower than the light velocity. Such the Dirac cone materials have great promise in high-performance electronic devices. Herein, we have employed the genetic algorithms methods combining with first-principles calculations to propose a new 2D anisotropic Dirac cone material, that is, orthorhombic boron phosphide (BP) monolayer named as borophosphene. The iron-based superconductors are an ideal platform to reveal the enigma of the unconventional superconductivity and potential topological superconductivity. Among them, the monolayer Fe(Se,Te)/SrTiO3(001), which is proposed to be topological nontrivial, shows interface-enhanced high-temperature superconductivity in the two dimensional limit. However, the experimental studies on the superconducting pairing mechanism of monolayer Fe(Se,Te) films are still limited. Here, by measuring quasiparticle interference in monolayer Fe(Se,Te)/SrTiO3(001), we report the observation of the anisotropic stru…
Controlled anisotropic growth of two-dimensional materials provides an approach for the synthesis of large single crystals and nanoribbons, which are promising for applications as low-dimensional semiconductors and in next-generation optoelectronic devices. In particular, the anisotropic growth of transition metal dichalcogenides induced by the substrate is of great interest due to its operability. To date, however, their substrate-induced anisotropic growth is typically driven by the optimization of experimental parameters without uncovering the fundamental mechanism. Here, the anisotropic gr…
Beryllium polynitrides, BeN4 is a novel layered material, which has been most recently fabricated under high pressure (Phys. Rev. Lett. 126(2021), 175501). As a new class of 2D materials, in this work we conduct first-principles calculations to examine the stability and explore the electronic nature of MN4 (M= Be, Mg, Ir, Rh, Ni, Cu, Au, Pd, Pt) monolayers. Acquired results confirm the dynamical and thermal stability of BeN4, MgN4, IrN4, PtN4 and RhN4 monolayers. Interestingly, BeN4 and MgN4 monolayers are found to show anisotropic Dirac cones in their electronic structure. While PtN4 monolaye…
We analyze the occurrence of in-plane anisotropy in the electronic, magnetic, elastic and transport properties of more than one thousand 2D materials from the C2DB database. We identify hundreds of anisotropic materials and classify them according to their point group symmetry and degree of anisotropy. A statistical analysis reveals that a lower point group symmetry and a larger amount of different elements in the structure favour all types of anisotropies, which could be relevant for future materials design approaches. Besides, we identify novel compounds, predicted to be easily exfoliable fr…

Here, based on first-principles calculations and theoretical analysis, we predict a stable two-dimensional (2D) material---the monolayer MoOCl$_2$, and show that it possesses intriguing properties related to its high anisotropy. Monolayer MoOCl$_2$ can be readily exfoliated from the van der Waals layered bulk, which has already been synthesized. We show that a high in-plane anisotropy manifests in the structural, phononic, mechanical, electronic, and optical pr…
Structural, electronic, ferroelectric, and optical properties of two-dimensional (2D) BiN monolayer material with phosphorene-like structure are studied in terms of the density functional theory and modern Berry phase ferroelectric method. Both phonon spectra and molecular dynamics simulations indicate that the BiN monolayer is a room-temperature stable 2D ferroelectric with polarization as large as 580 pC/m. Further studies show that the polarization in the BiN monolayer can be easily switched from [100] to [010] direction over the bridging saddle phase by applying a tensile [010] stress of 2…
We have performed Kinetic Monte Carlo simulation to study the effect of diffusion anisotropy and bonding anisotropy on island formation at different temperatures during the sub-monolayer film growth in Molecular Beam Epitaxy. We use simple cubic solid on solid model and event based Bortz, Kalos and Labowitch (BKL) algorithm on Kinetic Monte Carlo method to simulate the physical phenomena. We have found that surface anisotropy has no significant role on island elongation however it influences on the island morphology, growth exponent and island size distribution. Elongated islands were obtained…
Here, we have identified the monolayer phase of Bi2O2Se as a promising two-dimensional semiconductor with ultra-high carrier mobility and giant electric polarization. Due to the strong reconstruction originated from the interlayer electrostatic force, we have applied structure prediction algorithms to explore the crystalline geometry of Bi2O2Se monolayer with the lowest total energy. Considering Se and Te belong to the same group, Bi2O2Te monolayer is also investigated based on a similar scheme. Further calculations suggest that the high carrier mobility is maintained in the monolayer phase an…
Considering the rapid development of experimental techniques for fabricating 2D materials in recent years, various monolayers are expected to be experimentally realized in the near future. Motivated by the recent research activities focused on the honeycomb arsenene monolayers, stability and carrier mobility of non-honeycomb and porous allotropic arsenene are determined using first principles calculations. In addition to five honeycomb structures of arsenene, a total of eight other structures are considered in this study. An extensive analysis comprising energetics, phonon spectra and mechanic…
Using the first-principles calculations based on density functional theory, we systematically investigate the strain-engineering (tensile and compressive strain) electronic, mechanical and transport properties of monolayer penta-SiC$_2$. By applying an in-plane tensile or compressive strain, it is easy to modulate the electronic band structure of monolayer penta-SiC$_2$, which subsequently changes the effective mass of carriers. Furthermore, the obtained electronic properties are predicted to change from indirectly semiconducting to metallic. More interestingly, at room temperature, uniaxial s…
Two-dimensional materials supporting deep-subwavelength plasmonic modes can also exhibit strong magneto-optical responses. Here, we theoretically investigate magnetoplasmons (MPs) in monolayer black phosphorus (BP) structures under moderate static magnetic fields. We consider three different structures, namely, a continuous BP monolayer, an edge formed by a semi-infinite sheet, and finally, a triangular wedge configuration. Each of these structures shows strongly anisotropic magneto-optical responses induced both by the external magnetic field and by the intrinsic anisotropy of the BP lattice.…
In this article, we explore the anisotropic electron energy loss spectrum (EELS) in monolayer phosphorene based on ab-initio time dependent density functional theory calculations. Similar to black phosphorous, the EELS of undoped monolayer phosphorene is characterized by anisotropic excitonic peaks for energies in vicinity of the bandgap, and by interband plasmon peaks for higher energies. On doping, an additional intraband plasmon peak also appears for energies within the bandgap. Similar to other two dimensional systems, the intraband plasmon peak disperses as $ω_{\rm pl} \propto \sqrt{q}$ i…
Low-dimensional ferroelectricity has attracted tremendous attention due to its huge potential in device applications. Here, based on first-principles calculations, we predict the existence of spontaneous in-plane electrical polarization and ferroelectricity in monolayer $β$-GeSe, a polymorph of GeSe with a boat conformation newly synthesized in experiment. The magnitude of the polarization is about $0.16$ nC/m, which is comparable to that of monolayer SnTe studied in recent experiment, and the intrinsic Curie temperature is estimated to be above 200 K. Interestingly, owing to its puckered stru…
Both the intrinsic anisotropic optical materials and fullerene-assembled 2D materials have attracted a lot of interests in fundamental science and potential applications. In this work, using first-principles calculations, we systematically study the electronic structure, optical properties of quasi-hexagonal phase (qHP) ML and quasi-tetragonal phase (qTP) ML fullerenes. The calculations of qHP ML show that it is a semi-conductor with small anisotropic optical absorption, which agrees with the rec…
X-ray scattering is one of the primary tools to determine crystallographic configuration with atomic accuracy. However, the measurement of ultrafast structural dynamics in monolayer crystals remains a long-standing challenge due to a significant reduction of diffraction volume and complexity of data analysis, prohibiting the application of ultrafast x-ray scattering to study nonequilibrium structural properties at the two-dimensional limit. Here, we demonstrate femtosecond surface x-ray diffraction in combination with crystallographic model-refinement calculations to quantify the ultrafast str…
The first order standard perturbation theory combined with ab initio projector augmented wave operator challenges the realization of the standard Sternheimer equation with linear computational efficiency. This efficiency motivates us to describe the electron-phonon interaction in two-dimensional (2D) black phosphorous monolayer using generalized density functional perturbation theory (DFPT) with Boltzmann transport theory (BTE). Subsequently, linear response phonon dynamic behaviour in terms of conductivities, seebeck coefficients and transport properties are focused for its thermoelectric app…
Topological spin structures, such as magnetic skyrmions, hold great promises for data storage applications, thanks to their inherent stability. In most cases, skyrmions are stabilized by magnetic fields in non-centrosymmetric systems displaying the chiral Dzyaloshinskii-Moriya exchange interaction, while spontaneous skyrmion lattices have been reported in centrosymmetric itinerant magnets with long-range interactions. Here, a spontaneous anti-biskyrmion lattice with unique topology and chirality is predicted in the monolayer of a semiconducting and centrosymmetric metal halide, NiI$_2$. Our fi…

Nanoclusters like fullerenes as the unit to build intriguing two-dimensional topological structures is of great challenge. Here we propose three bridged fullerene monolayers and comprehensively investigate the novel fullerene monolayer as synthesized experimentally Zheng et al.,[Nature 606, 507-510 (2022)] by state of the art first principles calculations. Our results show that alpha-C60-2D has a direct bandgap of 1.49 eV owing to a flat conduction band bottom close to the experimental value, the optical linear dichroism with strong absorption in long-wave ultraviolet region, a small anisotrop…
Newly fabricated monolayer phosphorene and its few-layer structures are expected to be promising for electronic and optical applications because of their finite direct band gaps and sizable but anisotropic electronic mobility. By first-principles simulations, we show that this unique anisotropic conductance can be controlled by using simple strain conditions. With the appropriate biaxial or uniaxial strain, we can rotate the preferred conducting direction by 90 degrees. This will be of useful for exploring quantum Hall effects, and exotic electronic and mechanical applications based on phospho…
We present a finite-temperature theory of the anisotropic spin-spin correlations in magnetic metallic monolayers, deposited on a suitable substrate. The `spins' are the local moments set up by the itinerant electrons, and the key concept is the relativistic disordered local moment state, which represents the paramagnetic state of a set of local moments. The spin-spin correlations between these local moments are then extracted using the linear response formalism. The anisotropy is included in a fully relativistic treatment, based on the Dirac equation, and has a qualitative impact on noncolline…
Monolayer WTe2 is predicted to be a quantum spin Hall insulator (QSHI) and electron transport along its edges has been experimentally observed. However, the 'smoking gun' of QSHI, spin momentum locking of the edge electrons, has not been experimentally demonstrated. We propose a model to establish the relationship between the anisotropic magnetoresistance (AMR) and spin orientation of the helical electrons in WTe2. Based on the predictions of the model, angular dependent magnetoresistance measurements were carried out. The experimental results fully supported the model and the spin orientation…
By using first-principles calculations, we investigated the monolayer $ReS_2$ with vacancies under strain engineering, specifically focusing on its energy of formation, band gap, electron density of states, effective mass and optical properties. The calculated results disclose that S4 defect is more likely to form than other kinds of vacancies. Asymmetric deformation induced by strain makes its band structure transformation from direct band gap to indirect band gap. The analysis of the partial density of states indicates that the Re-d, Re-p and S-d orbitals are the major components of the defe…
We apply the generalized Boltzmann theory to describe thermoelectric transport properties of monolayer phosphorene in the presence of short- and long-range charged impurity interactions. First, we propose a low-energy Hamiltonian to explore the accurate electronic band structure of phosphorene in comparison with those results obtained by density-functional simulations. We explain the effect of the coupling between the conduction and valence bands on the thermoelectric properties. We show that the electric conductivity of phosphorene is highly anisotropic, while the Seebeck coefficient and figu…
Ballistic device performance of monolayer black phosphorous (BP) field-effect transistors (FET) is investigated in this work. Due to the anisotropic effect mass of the carriers, the ON-state current is dependent on the transport direction. The effective masses are lower in the "armchair" direction which provides higher drive current at the same biasing. The degree of anisotropy is higher for the holes, which improves the performance of p-type devices. The intrinsic delay of 20 nm BP FETs is in the range of 50 fs at ON-/OFF-current ratio of 4 orders. Monolayer BP FETs outperform both MoS$_2$ an…

We construct an accurate and transferable machine-learned potential to study heat transport and related properties of this material, with a comparison to the face-centered-cubic bulk-phase fullerene (BPF). In this paper, the completed investigation of a possible superconducting phase in monolayer indium selenide is determined using first-principles calculations for both the hole and electron doping systems. The hole-doped dependence of the Fermi surface is exclusively fundamental for monolayer InSe. It leads to the extensive modification of the Fermi surface from six separated pockets to two pockets by increasing the hole densities. For low hole doping levels of the system, below the Lifshitz transition point, superconductive critical temperatures $T_c \sim 55-75$ K are obtained within anisotrop…

Recent synthesis of monolayer borophene (triangle boron monolayer) on the substrate opens the era of boron nanosheet (Science, 350, 1513, $\mathbf{2015}$), but the structural stability and novel physical properties are still open issues. Here we demonstrated borophene can be stabilized with fully surface hydrogenation, called as borophane, from first-principles calculations. Most interesting, it shows that borophane has direction-dependent Dirac cones, which are mainly contributed by in-plane \emph{p$_{x}$} and \emph{p$_{y}$} orbitals of boron atoms. The Dirac fermions possess an ultrahigh Fer…
Ultrathin sheets of transition metal dichalcogenides (MX$ _2$) with charge density waves (CDWs) is increasingly gaining interest as a promising candidate for graphene-like devices. Although experimental data including stripe/quasi-stripe structure and hidden states have been reported, the ground state of ultrathin MX$ _2$ compounds and, in particular, the origin of anisotropic (stripe and quasi-stripe) CDW phases is a long-standing problem. Anisotropic CDW phases have been explained by Coulomb interaction between domain walls and inter-layer interaction. However, these models assume that aniso…
Here, we study the magnetism of the distorted 1T-TcX2 (X=S,Se) based on first-principles calculation. The magnetism originates from the hole doping due to the density of states near the valence band edge having van Hove singularity feature. The calculated results show that the TcS2 monolayer can develop an interesting ferromagnetic (FM) half-metallic phase with tunable spin-polarization orientation. The FM half-metallicity and magnetic moments of the hole-doped TcS2 monolayer are primarily derived from the p orbital of S atoms, then, a FM ground phase with a high Curie temperature (Tc) (larger…
