We theoretically investigate the possibility of lasing in an electromagnetic resonator coupled to a voltage-biased hybrid double quantum dot comprised of a double quantum dot tunnel coupled simultaneously to a normal metal and a superconducting lead. Using a unitary transformation, we derive a resonator-double quantum dot interaction Hamiltonian in the rotating-wave approximation which reveals the fact that lasing in this system is mediated by electron transitions between Andreev energy levels in the system's density of states. Moreover, by employing a Markovian master equation incorporating dissipation effects for the electronic and photonic degrees of freedom, we numerically calculate the steady-state reduced density matrix of the system from which we determine the average photon number and its statistics in the resonator in various parameter regimes. We find that at some appropriate parameter configurations, lasing can be considerably enhanced due to the possibility of electron transitions between multiple Andreev levels in the system.
We study a double quantum dot system coherently coupled to an electromagnetic resonator. By suitably biasing the system, a population inversion can be created between the dot levels. The resulting lasing state exists within a narrow resonance window, where the transport current correlates with the lasing state. It allows probing the lasing state via a current measurement. Moreover, the resulting narrow current peak opens perspective for applications of the setup for high resolution measurements.
We investigate a double quantum dot coupled to a transmission line resonator. By driving a current through the double dot, a population inversion between the dot levels can be created, and a lasing state of the radiation field is generated within a sharp resonance window. The transport current correlates with the lasing state. The sharp resonance condition allows for resolving small differences in the dot properties. Dissipative processes in the quantum dots and their effect on the lasing and transport behavior are investigated.
Single-electron tunneling processes through a double quantum dot can induce a lasing state in an electromagnetic resonator which is coupled coherently to the dot system. Here we study the noise properties of the transport current in the lasing regime, i.e., both the zero-frequency shot noise as well as the noise spectrum. The former shows a remarkable super-Poissonian behavior when the system approaches the lasing transition, but sub-Poissonian behavior deep in the lasing state. The noise spectrum contains information about the coherent dynamics of the coupled dot-resonator system. It shows pr…
We study a double quantum dot system coherently coupled to an electromagnetic resonator. A current through the dot system can create a population inversion in the dot levels and, within a narrow resonance window, a lasing state in the resonator. The lasing state correlates with the transport properties. On one hand, this allows probing the lasing state via a current measurement. On the other hand, the resulting narrow current peak allows resolving small differences in the dot properties, e.g., a small difference in the Zeeman splittings of the two dots. For realistic situations relaxation proc…
We investigate room temperature lasing of terahertz quantum cascade lasers using quantum dot chains as active material suitable for wireless communication and imaging technologies. Bandstructure calculations for such extended systems of coupled quantum dots are made possible by a novel 'linear combination of quantum dot orbitals'--method, based on single quantum dot wavefunctions. Our results demonstrate strong vertical-emission of coupled quantum dots, reduced phonon coupling and in-plane scattering, enabling room-temperature lasing with significantly reduced threshold current densities.
Topological quantum dots (TQDs) are 3D topological insulator nanoparticles with radius below 100 nm, which display symmetry-protected surface states with discretized energies. We propose a scheme which harnesses these energy levels in a closed lasing scheme, in which a single TQD, when pumped with incoherent THz light, lases from its surface states in the THz regime. The time scales associated with the system are unusually slow, and lasing occurs with a very low threshold. Due to the low threshold, we predict that blackbody radiation at room-temperature provides enough photons to pump the syst…
We propose optical phonon lasing for a double quantum dot (DQD) fabricated in a semiconductor substrate. We show that the DQD is weakly coupled to only two LO phonon modes that act as a natural cavity. The lasing occurs for pumping the DQD via electronic tunneling at rates much higher than the phonon decay rate, whereas an antibunching of phonon emission is observed in the opposite regime of slow tunneling. Both effects disappear with an effective thermalization induced by the Franck-Condon effect in a DQD fabricated in a carbon nanotube with a strong electron-phonon coupling.
Motivated by recent experiments, which demonstrated lasing and cooling of the electromagnetic modes in a resonator coupled to a superconducting qubit, we describe the specific mechanisms creating the population inversion, and we study the spectral properties of these systems in the lasing state. Different levels of the theoretical description, i.e., the semi-classical and the semi-quantum approximation, as well as an analysis based on the full Liouville equation are compared. We extend the usual quantum optics description to account for strong qubit-resonator coupling and include the effects o…
A single mode electromagnetic resonator coupled to a two-level hybrid-quantum-dot(hQD) is studied theoretically as a laser(maser), when the hQD is driven out of equilibrium with external applied d.c. bias voltage. Using the formalism of the non-equilibrium Green's functions for the hQD and the semi-classical laser equations, we determine the relevant physical quantities of the system. We find that due to the resonant Andreev reflections and the formation of the Floquet-Andreev side-resonances in the sub-gap region, at appropriate gate voltages and above a certain threshold bias voltage and dam…
We study a system of two quantum dots, each with several discrete levels, which are coherently coupled to a microwave oscillator. They are attached to electronic leads and coupled to a phonon bath, both leading to inelastic processes. For a simpler system with a single level in each dot it has been shown that a population inversion can be created by electron tunneling, which in a resonance situation leads to lasing-type properties of the oscillator. In the multi-level system several resonance situations may arise, some of them relying on a sequence of tunneling processes which also involve non…
We theoretically propose optical phonon lasing in a double quantum dot (DQD) fabricated on a semiconductor substrate. No additional cavity or resonator is required. An electron in the DQD is found to be coupled to only two longitudinal optical phonon modes that act as a natural cavity. When the energy level spacing in the DQD is tuned to the phonon energy, the electron transfer is accompanied by the emission of the phonon modes. The resulting non-equilibrium motion of electrons and phonons is analyzed by the rate equation approach based on the Born-Markov-Secular approximation. We show that th…
We present an approximate analytic expression for the photoluminescence spectral function of a model polariton system, which describes a quantum dot, with a finite number of fermionic levels, strongly interacting with the lowest photon mode of a pillar microcavity. Energy eigenvalues and wavefunctions of the electron-hole-photon system are obtained by numerically diagonalizing the Hamiltonian. Pumping and photon losses through the cavity mirrors are described with a master equation, which is solved in order to determine the stationary density matrix. The photon first-order correlation function…
We investigate the strain-induced coupling between a nitrogen-vacancy impurity and a resonant vibrational mode of a diamond nanoresonator. We show that under near-resonant laser excitation of the electronic states of the impurity, this coupling can modify the state of the resonator and either cool the resonator close to the vibrational ground state or drive it into a large amplitude coherent state. We derive a semi-classical model to describe both effects and evaluate the stationary state of the resonator mode under various driving conditions. In particular, we find that by exploiting resonant…
We propose to pump semiconductor quantum dots with surface acoustic waves which deliver an alternating periodic sequence of electrons and holes. In combination with a good optical cavity such regular pumping could entail anti-bunching and sub-Poissonian photon statistics. In the bad-cavity limit a train of equally spaced photons would arise.
Planar microcavities with distributed Bragg reflectors (DBRs) host, besides confined optical modes, also mechanical resonances due to stop bands in the phonon dispersion relation of the DBRs. These resonances have frequencies in the sub-terahertz (10E10-10E11 Hz) range with quality factors exceeding 1000. The interaction of photons and phonons in such optomechanical systems can be drastically enhanced, opening a new route toward manipulation of light. Here we implemented active semiconducting layers into the microcavity to obtain a vertical-cavity surface-emitting laser (VCSEL). Thereby three …
We propose the construction of highly directional emission microlasers using two-dimensional high-index semiconductor waveguides as {\it open} resonators. The prototype waveguide is formed by two collinear leads connected to a cavity of certain shape. The proposed lasing mechanism requires that the shape of the cavity yield mixed chaotic ray dynamics so as to have the appropiate (phase space) resonance islands. These islands allow, via Heisenberg's uncertainty principle, the appearance of quasi bound states (QBS) which, in turn, propitiate the lasing mechanism. The energy values of the QBS are…
Spin-controlled lasers are highly interesting photonic devices and have been shown to provide ultra-fast polarization dynamics in excess of 200 GHz. In contrast to conventional semiconductor lasers their temporal properties are not limited by the intensity dynamics, but are governed primarily by the interaction of the spin dynamics with the birefringent mode splitting that determines the polarization oscillation frequency. Another class of modern semiconductor lasers are high-beta emitters which benefit from enhanced light-matter interaction due to strong mode confinement in low-mode-volume mi…
We investigate theoretically two-photon processes in a microcavity containing one quantum dot in the strong coupling regime. The cavity mode can be tuned to resonantly drive the two-photon transition between the ground and the biexciton states, while the exciton states are far-off resonance due to the biexciton binding energy. We study the steady state of the quantum dot and cavity field in presence of a continuous incoherent pumping. We identify the regime where the system acts as two-photon emitter and discuss the feasibility and performance of realistic single quantum dot devices for two-ph…
We study a single-level quantum dot strongly coupled to a superconducting lead and tunnel-coupled to a normal electrode which can exchange energy with a single-mode resonator. We show that a such system can sustain lasing characterized by a sub-Poissonian Fock-state distribution of the resonator. The lasing regime is clearly identifiable in the subgap transport regime: in the resonant case, the current is pinned to the maximum value achievable in this hybrid nanostructure.
A quantum cascade laser where the quantum wells in the active regions are replaced by quantum dots with their atom-like discrete energy levels is an interesting system to study novel features in optical spectroscopy. We study structures suitable for diagonal lasing transitions in coupled dots, and vertical lasing transitions in a single dot, in the active regions of the laser device. The luminescence spectra as a function of electron number and dot size show that for diagonal transitions, a significant amount of blue-shift in the emission spectra can be achieved by increasing electron populati…
We provide experimental and theoretical insight into single-emitter lasing effects in a quantum dot (QD)-microlaser under controlled variation of background gain provided by off-resonant discrete gain centers. For that purpose, we apply an advanced two-color excitation concept where the background gain contribution of off-resonant QDs can be continuously tuned by precisely balancing the relative excitation power of two lasers emitting at different wavelengths. In this way, by selectively exciting a single resonant QD and off-resonant QDs, we identify distinct single-QD signatures in the lasing…
In this work we consider a current carrying two level quantum dot(QD) that is coupled to a single mode phonon bath. Using self-consistent Hartree-Fock approximation, we obtain the I-V curve of QD. By considering the linear response of our system to an incoming classical light, we see that depending on the parametric regime, the system could have weak or strong light absorption or may even show lasing. This lasing occurs at high enough bias voltages and is explained by a population inversion considering side bands, while the total electron population in the higher level is less than the lower o…
In this paper, the strain, band-edge, and energy levels of pyramidal In_x Ga_(1-x) As/GaAs quantum dot lasers (QDLs) are investigated by 1-band effective mass approach. It is shown that while temperature has no remarkable effect on the strain tensor, the band gap lowers and the radiation wavelength elongates by rising temperature. Also, band-gap and laser energy do not linearly decrease by temperature rise. Our results appear to coincide with former researches. Magnetically coupling a nano-mechanical resonator to a double quantum dot confining two electrons can enable the manipulation of a single electron spin and the readout of the resonator's natural frequency. When the Larmor frequency matches the resonator frequency, the electron spin in one of the dots can be selectively flipped by the magnetised resonator. By simultaneously measuring the charge state of the two-electron double quantum dots, this transition can be detected thus enabling the natural frequency of the mechanical resonator to be determined.
We derive the photocount statistics of the radiation emitted from a chaotic laser resonator in the regime of single-mode lasing. Random spatial variations of the resonator eigenfunctions lead to strong mode-to-mode fluctuations of the laser emission. The distribution of the mean photocount over an ensemble of modes changes qualitatively at the lasing transition, and displays up to three peaks above the lasing threshold.
A pulse of light, injected into a weakly disordered dielectric medium, typically, will leave its initial location in a short time, by diffusion. However, due to some rare configurations of disorder, there is a possibility of formation of high quality resonators which can trap light for a long time. We present a rather detailed, quantitative study of such random resonators and of the "almost localized" states that they can support. After presenting a brief review of the earlier work on the subject, we concentrate on a detailed computation of the "prefactor": knowledge of the latter is crucial f…
We present measurements of a hybrid system consisting of a microwave transmission-line resonator and a lateral quantum dot defined on a GaAs heterostructure. The two subsystems are separately characterized and their interaction is studied by monitoring the electrical conductance through the quantum dot. The presence of a strong microwave field in the resonator is found to reduce the resonant conductance through the quantum dot, and is attributed to electron heating and modulation of the dot potential. We use this interaction to demonstrate a measurement of the resonator transmission spectrum u…
Motivated by recent experiments, which demonstrated lasing and cooling of the electromagnetic field in an electrical resonator coupled to a superconducting qubit, we study the phase coherence and diffusion of the system in the lasing state. We also discuss phase locking and synchronization induced by an additional {\sl ac} driving of the resonator. We extend earlier work to account for the strong qubit-resonator coupling and to include the effects of low-frequency qubit's noise. We show that the strong coupling may lead to a double peak structure of the spectrum, while the shape and width are …
We study the response of a magnetic-field-driven superconducting qubit strongly coupled to a superconducting coplanar waveguide resonator. We observed a strong amplification/damping of a probing signal at different resonance points corresponding to a one and two-photon emission/absorption. The sign of the detuning between the qubit frequency and the probe determines whether amplification or damping is observed. The larger blue detuned driving leads to two-photon lasing while the larger red detuning cools the resonator. Our experimental results are in good agreement with the theoretical model o…
We present microwave frequency measurements of the dynamic admittance of a quantum dot tunnel coupled to a two-dimensional electron gas. The measurements are made via a high-quality 6.75 GHz on-chip resonator capacitively coupled to the dot. The resonator frequency is found to shift both down and up close to conductance resonance of the dot corresponding to a change of sign of the reactance of the system from capacitive to inductive. The observations are consistent with a scattering matrix model. The sign of the reactance depends on the detuning of the dot from conductance resonance and on the…
We study a model which can describe a superconducting single electron transistor (SSET) or a double quantum dot coupled to transmission-line oscillator. In both cases the degree of freedom is given by a charged particle, which couples strongly to the electromagnetic environment or phonons. We consider the case where a lasing condition is established and study the dependence of the average photon number in the resonator on the spectral function of the electromagnetic environment. We focus on three important cases: a strongly coupled environment with a small cut-off frequency, a structured envir…
We study the dynamical multistability of a solid-state single-atom laser implemented in a quantum-dot spin valve. The system is formed by a resonator that interacts with a two-level system in a dot in contact with two ferromagnetic leads of antiparallel polarization. We show that a spin-polarized current provides high-efficiency pumping leading to regimes of multistable lasing, in which the Fock distribution of the oscillator displays a multi-peaked distribution. The emergence of multistable lasing follows from the breakdown of the usual rotating-wave approximation for the coherent spin-resona…
A metamaterial formed by superconducting circuits or quantum dots can serve as active lasing medium when coupled to a microwave resonator. For these artificial atoms, in contrast to real atoms, variations in their parameters cannot be avoided. In this paper, we examine the influence of disorder on such a multi-atom lasing setup. We find that the lasing process evolves into a self-organized stationary state that is quite robust against disorder. The reason is that photons created by those atoms which are in or close to resonance with the resonator stimulate the emission also of more detuned ato…
We formulate a model of a semiconductor Quantum Dot laser with injection of spin-polarized electrons. As compared to higher-dimensionality structures, the Quantum-Dot-based active region is known to improve laser properties, including the spin-related ones. The wetting layer, from which carriers are captured into the active region, acts as an intermediate level that strongly influences the lasing operation. The finite capture rate leads to an increase of lasing thresholds, and to saturation of emitted light at higher injection. In spite of these issues, the advantageous threshold reduction, re…
As an application in circuit quantum electrodynamics (cQED) coupled systems, superconducting resonators play an important role in high-sensitivity measurements in a superconductingsemiconductor hybrid architecture. Taking advantage of a high-impedance NbTiN resonator, we perform excited-state spectroscopy on a GaAs double quantum dot (DQD) by applying voltage pulses to one gate electrode. The pulse train modulates the DQD energy detuning and gives rise to charge state transitions at zero detuning. Benefiting from the outstanding sensitivity of the resonator, we distinguish different spin-state…
We experimentally investigate a strongly driven GaAs double quantum dot charge qubit weakly coupled to a superconducting microwave resonator. The Floquet states emerging from strong driving are probed by tracing the qubit - resonator resonance condition. This way we probe the resonance of a qubit that is driven in an adiabatic, a non-adiabatic, or an intermediate rate showing distinct quantum features of multi-photon processes and Landau-Zener-Stückelberg interference pattern. Our resonant detection scheme enables the investigation of novel features when the drive frequency is comparable to th…
We analyze the photovoltaic current through a double quantum dot system coupled to a high-quality driven microwave resonator. The conversion of photons in the resonator to electronic excitations produces a current flow even at zero bias across the leads of the double quantum dot system. We demonstrate that due to the quantum nature of the electromagnetic field in the resonator, the photovoltaic current exhibits a double peak dependence on the frequency $ω$ of an external microwave source. The distance between the peaks is determined by the strength of interaction between photons in the resonat…
Measured and calculated results are presented on the emission properties of a new class of emitters operating in the cavity quantum electrodynamics regime. The structures are based on high-finesse GaAs/AlAs micropillar cavities, each with an active medium consisting of a layer of InGaAs quantum dots and distinguishing feature of having substantial fraction of spontaneous emission channeled into one cavity mode (high-beta factor). This paper shows that the usual criterion for lasing with a conventional (low-beta factor) cavity, a sharp nonlinearity in an input-output curve accompanied by notice…
Coherent phonons can greatly vary light-matter interaction in semiconductor nanostructures placed inside an optical resonator on an ultrafast time scale. For an ensemble of quantum dots as active laser medium phonons are able to induce a large enhancement or attenuation of the emission intensity, as has been recently demonstrated. The physics of this coupled phonon-exciton-photon system consists of various effects, which in the experiment typically cannot be clearly separated, in particular because a rather complex strain pulse impinges on the quantum dot ensemble. Here we present a comprehens…
State readout is a key requirement for a quantum computer. For semiconductor-based qubit devices it is usually accomplished using a separate mesoscopic electrometer. Here we demonstrate a simple detection scheme in which a radio-frequency resonant circuit coupled to a semiconductor double quantum dot is used to probe its charge and spin states. These results demonstrate a new non-invasive technique for measuring charge and spin states in quantum dot systems without requiring a separate mesoscopic detector.
We investigate spin states of few electrons in a double quantum dot by coupling them weakly to a magnetic field resilient NbTiN microwave resonator. We observe a reduced resonator transmission if resonator photons and spin singlet states interact. This response vanishes in a magnetic field once the quantum dot ground state changes from a spin singlet into a spin triplet state. Based on this observation, we map the two-electron singlet-triplet crossover by resonant spectroscopy. By measuring the resonator only, we observe Pauli spin blockade known from transport experiments at finite source-dra…
We theoretically study a silicon triple quantum dot (TQD) system coupled to a superconducting microwave resonator. The response signal of an injected probe signal can be used to extract information about the level structure by measuring the transmission and phase shift of the output field. This information can further be used to gain knowledge about the valley splittings and valley phases in the individual dots. Since relevant valley states are typically split by several $μ\text{eV}$, a finite temperature or an applied external bias voltage is required to populate energetically excited states.…
With recent advances in the circuit quantum electrodynamics (cQED) architecture, hybrid systems that couple nano-devices to microwave resonators have been developing rapidly. Here we report an experimental demonstration of two graphene double quantum dots (DQDs) coupled over a distance of up to 60 μm, through a microwave resonator. We jointly measure the two DQDs' coupling to the resonator, which causes a nonlinear response in the resonator reflection amplitude in the vicinity of the degeneracy points of the two DQDs. This phenomenon is explained by the Tavis-Cummings (T-C) mode. We further ch…
We demonstrate that very few (1 to 3) quantum dots as a gain medium are sufficient to realize a photonic crystal laser based on a high-quality nanocavity. Photon correlation measurements show a transition from a thermal to a coherent light state proving that lasing action occurs at ultra-low thresholds. Observation of lasing is unexpected since the cavity mode is in general not resonant with the discrete quantum dot states and emission at those frequencies is suppressed. In this situation, the quasi-continuous quantum dot states become crucial since they provide an energy-transfer channel into…
Vacuum Rabi splitting is observed in a coupled qubit-resonator system consisting of a GaAs double quantum dot and a coplanar waveguide resonator. Derived values of the qubit-resonator coupling strength and the decoherence rate indicate strong coupling, which assures distinct vacuum Rabi oscillation in the system. The amplitude of decoherence is reasonably interpreted in terms of the coupling of electrons to piezoelectric acoustic phonons in GaAs.
We study the ballistic edge-channel transport in quantum wires with a magnetic quantum dot, which is formed by two different magnetic fields B^* and B_0 inside and outside the dot, respectively. We find that the electron states located near the dot and the scattering of edge channels by the dot strongly depend on whether B^* is parallel or antiparallel to B_0. For parallel fields, two-terminal conductance as a function of channel energy is quantized except for resonances, while, for antiparallel fields, it is not quantized and all channels can be completely reflected in some energy ranges. All…
We present an experimental and theoretical study on the gain mechanism in a photonic-crystal-cavity nanolaser with embedded quantum dots. From time-resolved measurements at low excitation power we find that four excitons are coupled to the cavity. At high excitation power we observe a smooth low-threshold transition from spontaneous emission to lasing. Before lasing emission sets in, however, the excitons are observed to saturate, and the gain required for lasing originates rather from multi-electronic transitions, which give rise to a broad emission background. We compare the experiment to a …
A picosecond acoustic pulse can be used to control the lasing emission from semiconductor nanostructures by shifting their electronic transitions. When the active medium, here an ensemble of (In,Ga)As quantum dots, is shifted into or out of resonance with the cavity mode, a large enhancement or suppression of the lasing emission can dynamically be achieved. Most interesting, even in the case when gain medium and cavity mode are in resonance, we observe an enhancement of the lasing due to shaking by coherent phonons. In order to understand the interactions of the non-linearly coupled photon-exc…
Superconducting qubits coupled to electric or nanomechanical resonators display effects previously studied in quantum electrodynamics (QED) and extensions thereof. Here we study a driven qubit coupled to a low-frequency tank circuit with particular emphasis on the role of dissipation. When the qubit is driven to perform Rabi oscillations, with Rabi frequency in resonance with the oscillator, the latter can be driven far from equilibrium. Blue detuned driving leads to a population inversion in the qubit and lasing behavior of the oscillator ("single-atom laser"). For red detuning the qubit cool…
We propose a theoretical model which describes the coupling between quantum dots ensemble and optical microcavity. By this model we simulate the interaction of the system with the strain pulse which can strongly modify the lasing of QDs.
