We study the injection mechanism of a single electron from a static quantum dot into a moving quantum dot created in a long depleted channel with surface acoustic waves (SAWs). We demonstrate that such a process is characterized by an activation law with a threshold that depends on the SAW amplitude and the dot-channel potential gradient. By increasing sufficiently the SAW modulation amplitude, we can reach a regime where the transfer is unitary and potentially adiabatic. This study points at the relevant regime to use moving dots in quantum information protocols.
We image the micro-electroluminescence (EL) spectra of self-assembled InAs quantum dots (QDs) embedded in the intrinsic region of a GaAs p-i-n diode and demonstrate optical detection of resonant carrier injection into a single QD. Resonant tunneling of electrons and holes into the QDs at bias voltages below the flat-band condition leads to sharp EL lines characteristic of individual QDs, accompanied by a spatial fragmentation of the surface EL emission into small and discrete light- emitting areas, each with its own spectral fingerprint and Stark shift. We explain this behavior in terms of Cou…
Tunneling-injection structures are incorporated in semiconductor lasers in order to overcome the fundamental dynamical limitation due to hot carrier injection by providing a carrier transport path from a cold carrier reservoir. The tunneling process itself depends on band alignment between quantum-dot levels and the injector quantum well, especially as in these devices LO-phonon scattering is dominant. Quantum dots with their first excited state near the quantum well bottom profit most from tunnel coupling. As inhomogeneous broadening is omnipresent in quantum dot structures, this implies that…
We propose a controllable way of tuning Fano resonances in open quantum dots in the absence of magnetic field. A quantum dot can be modified by changing the gate voltages that define the dot itself. An extra degree of freedom can be introduced by means of a controllable repulsive perturbation, such as the one induced by scanning a Atomic Force Microscope tip on a real sample. We numerically investigate the coupling between localized states in the dot and the continuum in the leads. The advantage of such position controllable perturbation is the selective manipulation of the quantum dot states.…
We suggest a series of transport experiments on spin precession in quantum dots coupled to one or two ferromagnetic leads. Dot spin states are created by spin injection and analyzed via the linear conductance through the dot, while an applied magnetic field gives rise to the Hanle effect. Such a Hanle experiment can be used to determine the spin lifetime in the quantum dot, to measure the spin injection efficiency into the dot, as well as proving the existence of intrinsic spin precession which is driven by the Coulomb interaction.
Multiple exciton generation is a process in which more than one electron hole pair is generated per absorbed photon. It allows us to increase the efficiency of solar energy harvesting. Experimental studies have shown the multiple exciton generation yield of 1.2 in isolated colloidal quantum dots. However real photoelectric devices require the extraction of electron hole pairs to electric contacts. We provide a systematic study of the corresponding quantum coherent processes including extraction and injection and show that a proper design of extraction and injection rates enhances the yield sig…
We report on recent progress in the acousto-electrical control of self-assembled quantum dot and quantum post using radio frequency surface acoustic waves (SAWs). We show that the occupancy state of these optically active nanostructures can be controlled via the SAW-induced dissociation of photogenerated excitons and the resulting sequential bipolar carrier injection which strongly favors the formation of neutral excitons for quantum posts in contrast to conventional quantum dots. We demonstrate high fidelity preparation of the neutral biexciton which makes this approach suitable for determini…
A source of single photons and quantum entangled photon pairs is a key element in quantum information networks. Here, we demonstrate the electrically driven generation of quantum entangled pairs using a naturally symmetric GaAs quantum dot grown by droplet epitaxy. Coincidence histograms obtained at a temperature of 10 K reveal the generation of quantum entangled pairs that have a fidelity to the Bell pairs of 0.71 +- 0.015, much beyond the classical limit. The quantum nature of the emitted pairs is conserved at temperatures of up to ~65 K, and is essentially limited by the charge carrier conf…
Circularly polarized optical excitation is used to demonstrate the efficient injection of spin-polarized excitons to individual self-assembled CdSe quantum dots in ZnSe barrier. The exciton spin-transfer is studied by means of polarization-resolved single dot spectroscopy performed in magnetic field applied in Faraday configuration. Detailed analysis of the neutral exciton photoluminescence spectra reveals the presence of exciton spin relaxation during its lifetime in a quantum dot. This process is seen for both nonmagnetic dots and those containing single Mn$^{2+}$ ions. Taking this into acco…
We have investigated the response of the acoustoelectric current driven by a surface-acoustic wave through a quantum point contact in the closed-channel regime. Under proper conditions, the current develops plateaus at integer multiples of ef when the frequency f of the surface-acoustic wave or the gate voltage Vg of the point contact is varied. A pronounced 1.1 MHz beat period of the current indicates that the interference of the surface-acoustic wave with reflected waves matters. This is supported by the results obtained after a second independent beam of surface-acoustic wave was added, tra…
As an alternative to commonly used electrical methods, we have investigated the optical pumping of charged exciton complexes addressing impurity related transitions with photons of the appropriate energy. Under these conditions, we demonstrate that the pumping fidelity can be very high while still maintaining a switching behavior between the different excitonic species. This mechanism has been investigated for single quantum dots of different size present in the same sample and compared with the direct injection of spectator electrons from nearby donors.
In mesoscopic systems with spin-orbit coupling, spin-injection into quantum dots at zero magnetic field is expected under a wide range of conditions. However, up to now, a viable approach for experimentally identifying such injection has been lacking. We show that electron spin injection into a spin-blockaded double quantum dot is dramatically manifested in the breaking of magnetic- field-inversion symmetry of nuclear polarization instabilities. Over a wide range of parameters, the asymmetry between positive and negative instability fields is extremely sensitive to the injected electron spin p…
Within the scheme of quantum rate equations, we investigate the spin-resolved transport through a double quantum dot system with four ferromagnetic terminals. It is found that the injection efficiency of spin-polarized electrons can be significantly improved compared with single dot case. When the magnetization in one of four ferromagnetic terminals is antiparallel with the other three, the polarization rate of the current through one dot can be greatly enhanced, accompanied by the drastic decrease of the current polarization rate through the other one. The mechanism is the exchange interactio…
A surface acoustic wave (SAW) can produce a moving potential wave that can trap and drag electrons along with it. We review work on using a SAW to create moving quantum dots containing single electrons, with the aims of developing a current standard, emitting single photons, transferring single electrons between static quantum dots, and investigating non-adiabatic effects.
Molecular beam epitaxy is employed to manufacture self-assembled InAs/AlAs quantum-dot resonant tunneling diodes. Resonant tunneling current is superimposed on the thermal current, and they make up the total electron transport in devices. Steps in current-voltage characteristics and peaks in capacitance-voltage characteristics are explained as electron resonant tunneling via quantum dots at 77K or 300K, and this is the first time that resonant tunneling is observed at room temperature in III-V quantum-dot materials. Hysteresis loops in the curves are attributed to hot electron injection/emissi…
We develop a quantum theory of the nonlinear interaction between intense surface acoustic waves and electrons of a quantum well in the regime of moving quantum wires and dots. The quantum nonlinear interaction qualitatively differs from the classical one. In a system of electron wires driven by an acoustic wave the sound attenuation strongly decreases with increasing the sound intensity. However, even in the quantum limit the sound attenuation in the electron system remains nonzero due to residual scattering by impurities in the lowest subband. In the case of electron dots formed by two waves …
We report on a magneto-photoluminescence study of isotopically pure 70Ge/Si self-assembled type-II quantum dots. Oscillatory behaviors attributed to the Aharonov-Bohm effect are simultaneously observed for the emission energy and intensity of excitons subject to an increasing magnetic field. When the magnetic flux penetrates through the ring-like trajectory of an electron moving around each quantum dot, the ground state of an exciton experiences a change in its angular momentum. Our results provide the experimental evidence for the phase coherence of a localized electron wave function in group…
Scalability and foundry compatibility (as for example in conventional silicon based integrated computer processors) in developing quantum technologies are exceptional challenges facing current research. Here we introduce a quantum photonic technology potentially enabling large scale fabrication of semiconductor-based, site-controlled, scalable arrays of electrically driven sources of polarization-entangled photons, with the potential to encode quantum information. The design of the sources is based on quantum dots grown in micron-sized pyramidal recesses along the crystallographic direction (1…
Coupled quantum dots are potential candidates for qubit systems in quantum computing. We use a non-invasive voltage probe to study the evolution of a coupled dot system from a situation where the dots are coupled to the leads to a situation where they are isolated from the leads. Our measurements allow us to identify the movement of electrons between the dots and we can also identify the presence of a charge trap in our system by detecting the movement of electrons between the dots and the charge trap. The data also reveals evidence of electrons moving between the dots via excited states of ei…
We propose a protocol for the deterministic generation of entanglement between two ensembles of nuclear spins surrounding two distant quantum dots. The protocol relies on the injection of electrons with definite polarization in each quantum dot and the coherent transfer of electrons from one quantum dot to the other. Computing the exact dynamics for small systems, and using an effective master equation and approximate non-linear equations of motion for larger systems, we are able to confirm that our protocol indeed produces entanglement for both homogeneous and inhomogeneous systems. Last, we …
The scanning metallic tip of a scanning force microscope was coupled capacitively to electrons confined in a lithographically defined gate-tunable quantum dot at a temperature of 300 mK. Single electrons were made to hop on or off the dot by moving the tip or by changing the tip bias voltage owing to the Coulomb-blockade effect. Spatial images of conductance resonances map the interaction potential between the tip and individual electronic quantum dot states. Under certain conditions this interaction is found to contain a tip-voltage induced and a tip-voltage independent contribution.
We report optical orientation experiments in individual, strain free GaAs quantum dots in AlGaAs grown by droplet epitaxy. Circularly polarized optical excitation yields strong circular polarization of the resulting photoluminescence at 4K. Optical injection of spin polarized electrons into a dot gives rise to dynamical nuclear polarization that considerably changes the exciton Zeeman splitting (Overhauser shift). We show that the created nuclear polarization is bistable and present a direct measurement of the build-up time of the nuclear polarization in a single GaAs dot in the order of one s…
Tunnel-injection lasers promise various advantages in comparison to conventional laser designs. In this paper, we present a theoretical analysis for the physics of the tunnel-injection process in quantum-dot based laser devices. We describe the carrier dynamics in terms of scattering between states of the coupled system consisting of injector quantum-well, tunnel-barrier, and quantum-dots. Our analysis demonstrates how current quantum-dot based lasers can benefit from the tunnel-injection design. We find that the often assumed LO-phonon resonance condition for the level alignment only weakly i…
Detection of moving charge in free space is presented in the framework of single electron CMOS devices. It opens the perspective for construction of new type detectors for beam diagnostic in accelerators or for the detection of solar wind. General phenomenological model of noise acting on position based qubit implemented in semiconductor quantum dots is given in the framework of simplistic tight-binding model. Furthermore the effect of accelerator beam on the system of 2 electrostatically coupled qubits is formulated by tight-binding equations. The position based qubits of various topologies a…
We study charge transport through a topological superconductor with a pair of Majorana end states, coupled to leads via quantum dots with resonant levels. The non-locality of the Majorana bound states opens the possibility of crossed Andreev reflection with nonlocal shot noise, due to the injection of an electron into one end of the superconductor followed by the emission of a hole at the other end. In the space of energies of the two resonant quantum dot levels, we find a four peaked clover-like pattern for the strength of noise due to crossed Andreev reflection, distinct from the single elli…
Repeated injection of spin polarized carriers in a quantum dot leads to the polarization of nuclear spins, a process known as dynamic nuclear spin polarization (DNP). Here, we report the first observation of p-shell carrier assisted DNP in single QDs at zero external magnetic field. The nuclear field - measured by using the Overhauser shift of the singly charged exciton state of the QDs - continues to increase, even after the carrier population in the s-shell saturates. This is also accompanied by an abrupt increase in nuclear spin buildup time as p-shell emission overtakes that of the s-shell…
A three-terminal spectroscopy that probes both subsurface energy barriers and interband optical transitions in a semiconductor heterostructure is demonstrated. A metal-base transistor with a unipolar p-type semiconductor collector embedding InAs/GaAs quantum dots (QDs) is studied. Using minority/majority carrier injection, ballistic electron emission spectroscopy and its related hot-carrier scattering spectroscopy measures barrier heights of a buried AlxGa1-xAs layer in conduction band and valence band respectively, the band gap of Al0.4Ga0.6As is therefore determined as 2.037 +/- 0.009 eV at …
In this work, the spin dynamics of a single electron under parametric modulation of a lateral quantum dot's electrostatic potential in the presence of spin-orbit coupling is investigated. Numerical and theoretical calculations demonstrate that, by squeezing and/or moving the electron's wave function, spin rotations with Rabi frequencies on the order of tens of megahertz can be achieved with experimentally accessible parameters in both parabolic and square lateral quantum dots. Applications of parametric excitations for determining spin-orbit coupling parameters and for increasing the spin pola…
Berry phase in semiconductor quantum dots (QDs) can be induced by moving the dots adiabatically in a closed loop with the application of the distortion potential in the lateral direction. We show that the Berry phase is highly sensitive to the electric fields arising from the interplay between the Rashba and the Dresselhaus spin-orbit couplings. We report that the accumulated Berry phase can be induced from other available quantum state that are only differed by one quantum number of the same spin state. The sign change in the g-factor due to the penetration of the Bloch wavefunctions into the…
The assemblies of either quantum dots or magnetic nanoclusters are studied. It is shown that such assemblies can produce coherent radiation. A method is developed for solving the systems of nonlinear equations describing the dynamics of such assemblies. The method is shown to be general and applicable to systems of different physical nature. Despite mathematical similarities of dynamical equations, the physics of the processes for quantum dots and magnetic nanoclusters is rather different. In a quantum dot assembly, coherence develops due to the Dicke effect of dot interactions through the com…
Quantum dots based on the graphene stripes show unconventional optical properties in the THz frequency range. The graphene quantum dot (GQD) is made of electrically gated stripe with zigzag edges. Inside the active region (AR), which is enclosed between the source and drain electrodes, there are two sharp energy ($\pm $)-levels, whose separation $2Δ$ is controlled with Stark effect by applying the lateral dc electric field. Such the edge states determine the unique nature of elementary excitations, chiral fermions, that are responsible for the non-linear optical responce revealing a potential …
In this paper, we describe the growth and characterization of 530-nm-thick superlattices (100 periods) of AlxGa1-xN/AlN (x = 0, 0.1) Stranski-Krastanov quantum dots for application as the active region of electron-beam pumped ultraviolet lamps. Highly dense (>10e11 cm-2) quantum dot layers are deposited by molecular beam epitaxy, and we explore the effect of the III/V ratio during the growth process on their optical performance. The study considers structures emitting in the 244-335 nm range at room temperature, with a relative linewidth in the 6-11% range, mainly due to the QD diameter disper…
Since the discovery of high-order harmonic generation (HHG) in solids, much effort has been devoted to understanding its generation mechanism and both interband and intraband transitions are known to be essential. However, intraband transitions are affected by the electronic structure of a solid, and how they contribute to nonlinear carrier generation and HHG remains an open question. Here, we use mid-infrared laser pulses to study HHG in CdSe and CdS quantum dots (QDs), where quantum confinement can be used to control the intraband transitions. We find that both the HHG intensity per excited …
We report on recent progress towards single photon sources based on quantum dot and quantum post nanostructures which are manipulated using surface acoustic waves. For this concept acoustic charge conveyance in a quantum well is used to spatially separate electron and hole pairs and transport these in the plane of the quantum well. When conveyed to the location of a quantum dot or quantum post these carriers are sequentially captured into the confined levels. Their radiative decays gives rise to the emission of a train of single photons. Three different approaches using (i) strain- induced and…
The control of "flying" (or moving) spin qubits is an important functionality for the manipulation and exchange of quantum information between remote locations on a chip. Typically, gates based on electric or magnetic fields provide the necessary perturbation for their control either globally or at well-defined locations. Here, we demonstrate the dynamic control of moving electron spins via contactless gates that move together with the spin. The concept is realized using electron spins trapped and transported by moving potential dots defined by a surface acoustic wave (SAW). The SAW strain at …
Transport through a metallic carbon nanotube is considered, where electrons are injected in the bulk by a scanning tunneling microscope tip. The charge current and noise are computed both in the absence and in the presence of one dimensional Fermi liquid leads. For an infinite homogeneous nanotube, the shot noise exhibits effective charges different from the electron charge. Noise correlations between both ends of the nanotube are positive, and occur to second order only in the tunneling amplitude. The positive correlations are symptomatic of an entanglement phenomenon between quasiparticles m…
The lowest-energy excitations of superconductors do not carry an electric charge, as their wave function is equally electron-like and hole-like. This fundamental property is not easy to study in electrical measurements that rely on the charge to generate an observable signal. The ability of a quantum dot to act as a charge filter enables us to solve this problem and measure the quasiparticle charge in superconducting-semiconducting hybrid nanowire heterostructures. We report measurements on a three-terminal circuit, in which an injection lead excites a non-equilibrium quasiparticle distributio…
InAs/InP quantum dots are excellent sources of telecom single-photon emission and are among the most promising candidates for scalable quantum photonic circuits. However, geometric differences in each quantum dot leads to slightly different emission wavelengths and hinders the possibility of generating multiple identical quantum emitters on the same chip. Stark tuning is an efficient technique to overcome this issue as it can control the emission energy of individual quantum dots through the quantum-confined Stark effect. Realizing this technique in InAs/InP quantum dots has previously been li…
We investigate quantum noise effect on the transportation of nonlocal Cooper pairs accross the realistic Andreev entangler which consists of an s-wave superconductor coupled to two small quantum dots at resonance which themselves are coupled to normal leads. The noise emerges due to voltage fluctuations felt by the electrons residing on the two dots as a result of the finite resistances in the gate leads or of any resistive lead capacitively coupled to the dots. In the ideal noiseless case, the setup provides a trustable source of mobile and nonlocal spin-entangled electrons and the transport …
We study theoretically the performance of electrically pumped self-organized quantum dots as a gain material in the mid-IR range at room temperature. We analyze an AlGaAs/InGaAs based structure composed of dots-in-a-well sandwiched between two quantum wells. We numerically analyze a comprehensive model by combining a many-particle approach for electronic dynamics with a realistic modeling of the electronic states in the whole structure. We investigate the gain both for quasi-equilibrium conditions and current injection. Comparing different structures we find that steady-state gain can only be …
In order to understand the orbital and spin magnetization of a confined electronic system we analyze these ground state properties in the transition from a quantum dot to a quantum ring of finite thickness. The Coulomb interaction between the electrons is treated in the Hartree and Hartree-Fock approximations and special care is taken to include also the contributions of the nonlocal current to the summation of the magnetic moments of the occupied states. We identify changes in the many-body structure of the ground state and in the magnetization curves versus the magnetic field and other param…
Continuous and concerted development of colloidal quantum-dot light-emitting diodes over the past two decades has established them as a bedrock technology for the next generation of displays. However, a fundamental issue that limits the performance of these devices is the quenching of photoluminescence due to excess charges from conductive charge transport layers. Although device designs have leveraged various workarounds, doing so often comes at the cost of limiting efficient charge injection. Here we demonstrate that high-field terahertz (THz) pulses can dramatically brighten quenched QDs on…
In the present study, we developed a fabrication process of an electrically driven single-photon LED based on InP QDs emitting in the red spectral range, the wavelength of interest coinciding with the high efficiency window of Si APDs. A deterministic lithography technique allowed for the pre-selection of a suitable QD, here exclusively operated under electrical carrier injection. The final device was characterized under micro-electroluminescence in direct current, as well as in pulsed excitation mode. In particular, under pulsed excitation of one device, single-photon emission of a spectral l…
An electron spin state teleportation scheme is described in detail. It is based on the protocol by Bennett et al. [Phys. Rev. Lett. 70, 1895 (1993)], and involves the production and detection by superconductors of entangled pairs of electrons. Quantum dots filter individual electron transitions, and the whole teleportation sequence is selected in a five-dot cell by electrostatic gating in the stationary regime (no time dependent gate voltages): i) a normal dot carry the electron spin state to be teleported, two others carry the ancillary entangled pair; ii) two superconducting dots, coupled by…
We report a giant electric field induced increase of spin orientation of excitons in n-type GaAs/AlGaAs quantum well. It correlates strongly with the formation of negatively charged excitons (trions) in the photoluminescence spectra. Under resonant excitation of neutral heavy-hole excitons, the polarization of excitons and trions increases dramatically with electrical injection of electrons within the narrow exciton-trion bias transition in the PL spectra, implying a polarization sensitivity of 200 % per Volt. This effect results from a very efficient trapping of neutral excitons by the quantu…
We report electronic control and measurement of an imbalance between spin-up and spin-down electrons in micron-scale open quantum dots. Spin injection and detection was achieved with quantum point contacts tuned to have spin-selective transport, with four contacts per dot for realizing a non-local spin-valve circuit. This provides an interesting system for studies of spintronic effects since the contacts to reservoirs can be controlled and characterized with high accuracy. We show how this can be used to extract in a single measurement the relaxation time for electron spins inside the dot ~ 30…
The development of multi-node quantum optical circuits has attracted great attention in recent years. In particular, interfacing quantum-light sources, gates and detectors on a single chip is highly desirable for the realization of large networks. In this context, fabrication techniques that enable the deterministic integration of pre-selected quantum-light emitters into nanophotonic elements play a key role when moving forward to circuits containing multiple emitters. Here, we present the deterministic integration of an InAs quantum dot into a 50/50 multi-mode interference beamsplitter via in…
Pulsed electrostatic gating combined with capacitive charge sensing is used to perform excited state spectroscopy of an electrically isolated double-quantum-dot system. The tunneling rate of a single charge moving between the two dots is affected by the alignment of quantized energy levels; measured tunneling probabilities thereby reveal spectral features. Two pulse sequences are investigated, one of which, termed latched detection, allows measurement of a single tunneling event without repetition. Both provide excited-state spectroscopy without electrical contact to the double-dot system.
The efficient control of a large number of qubits is one of most challenging aspects for practical quantum computing. Current approaches in solid-state quantum technology are based on brute-force methods, where each and every qubit requires at least one unique control line, an approach that will become unsustainable when scaling to the required millions of qubits. Here, inspired by random access architectures in classical electronics, we introduce the shared control of semiconductor quantum dots to efficiently operate a two-dimensional crossbar array in planar germanium. We tune the entire arr…
We study the dynamics of a single electron spin in a double quantum dot (DQD) and its readout via a quantum point contact (QPC). We model the system microscopically and derive rate equations for the reduced electron density matrix of the DQD. Two cases with one and two electrons in the DQD are studied. In the one-electron case, with different Zeeman splittings in the two dots, the electron spin states are distinctly characterized by a constant and an oscillatory current through the QPC. In the two-electron case, the readout of the spin state of the electron in one of the dots called the qubit …
We study transport through a quantum dot side-coupled to two parallel Luttinger liquid leads in the presence of a Coulombic dot-lead interaction. This geometry enables an exact treatment of the inter-lead Coulomb interactions. We find that for dots symmetrically disposed between the two leads the correlation of charge fluctuations between the two leads can lead to an enhancement of the current at the Coulomb-blockade edge and even to a negative differential conductance. Moving the dot off center or separating the wires further converts the enhancement to a suppression.
The emission of circularly polarized light from a single quantum dot relies on the injection of carriers with well-defined spin polarization. Here we demonstrate single dot electroluminescence (EL) with a circular polarization degree up to 35% at zero applied magnetic field. The injection of spin polarized electrons is achieved by combining ultrathin CoFeB electrodes on top of a spin-LED device with p-type InGaAs quantum dots in the active region. We measure an Overhauser shift of several $μ$eV at zero magnetic field for the positively charged exciton (trion X$^+$) EL emission, which changes s…
