In this letter, we study how coupling between AuNPs and ZnO thin films affects their emission properties. The emission intensity of ZnO thin films changes when Al2O3 spacer layer of different thickness are included in ZnO/Au films, consistent with theoretical predictions. The emission properties are also controlled using the polarization of the excitation source. Emission properties depended on the polarization of the excitation source because of the surface plasmon resonance of AuNPs. The photoluminescence anisotropy of these systems shows that enhanced photoluminescence can be achieved through coupling of the emission from ZnO with the surface plasmon resonance of AuNPs.
Reversible control of the photoluminescence of ZnO occurring in the visible range, has been achieved by application of a few volts (< 5V) to a device consisting of nanostructured ZnO film sandwiched between Indium Tin Oxide electrode and polyethylene oxide-lithium perchlorate, a solid polymer electrolyte. The photoluminescence intensity shows nearly 100% modulation with a response time less than 30 seconds, when the bias is applied at the electrolyte-electrode. A model is proposed for the observed effect that is based on defect states of ZnO and the band bending at the ZnO-electrolyte interfac…
Nanocomposite films of Zinc Oxide and Silicon were grown by thermal evaporation technique using varying ratios of ZnO:Si in the starting material. Analysis reveal the role of ZnO and amorphous silicon interface in contributing to relatively less common blue photoluminescence emissions (at $\sim$ 400 and 470nm). These blue peaks are observed along with the emissions resulting from band edge transition (370nm) and those related to defects (522nm) of ZnO. Careful analysis shows that along with the grain size of ZnO, a suitable compositional ratio (of ZnO to silicon) is critical for the coexistenc…
As grown ZnO:Si nanocomposite films fabricated by thermal evaporation showed broad photoluiminescence (PL) spectra due to merging of four prominent peaks viz 370, 410, 470 and 520 nm. Investigations revealed the role of interface in contributing to the two blue peaks at 410 and 470 nm. While the 470 nm is found to vary with ZnO grain size and their density, the 410 nm peak is attributed to the volume of shell surrounding ZnO nanoparticles. This study shows the contribution of ZnO cluster size and their density, as influenced by film thickness, in the PL spectra of the samples.
We report on low temperature photoluminescence study of ZnO. The photoluminescence profile at 6K reveals FXA n=1, FXn=2A and FXn=1B peaks at 367.04 nm, 363.17 nm and 365.66 nm respectively together with neutral donor bound exciton D0 1XA at 370.48 nm. The first, second, and third order longitudinal optical phonon replica of free exciton transitions FXn=1A at 375.03, 383.10, and 391.54 nm respectively, and donor acceptor pair transition at 386.73 nm is observed. The dynamics of D0 1XA and 1LO with excitation intensity is presented. A red shift of photoluminescence peak position of D0 1XA and bl…
Mg0.29Zn0.71O/ZnO (MZO/ZnO) bilayers were grown on sapphire substrates by pulsed laser deposition at ~ 400 C and were subsequently annealed at different temperatures ranging from ~ 500 to 900 C to allow diffusion of Mg across the interface. The diffusion of Mg was confirmed from secondary ion mass spectroscopy (SIMS) and Photo-absorption measurements on the samples. As a result of Mg diffusion the photoluminescence (PL) spectra of the bilayers got significantly modified. Whereas the as grown structure had two distinct near band edge UV luminescence peaks corresponding to the ZnO and MZO layer,…
The present article describes the size induced changes in the structural arrangement of intrinsic defects present in chemically synthesized ZnO nanoparticles of various sizes. Routine X-ray diffraction (XRD) and Transmission Electron Microscopy (TEM) have been performed to determine the shapes and sizes of the nanocrystalline ZnO samples. Detailed studies using positron annihilation spectroscopy reveals the presence of zinc vacancy. Whereas analysis of photoluminescence results predict the signature of charged oxygen vacancies. The size induced changes in positron parameters as well as the pho…
We report on low temperature photoluminescence (PL) and EPR study of bulk polycrystalline ZnO . Variation of peak position of donor bound exciton transition (D1XA) and FXAn=1-1LO with pump intensity show red shift and blue shift respectively due to exciton-exciton scattering. EPR spectra reveals three peaks at g value of 1.985, 1.956 and 1.939 respectively, g=1.956 and g=1.985 is due to shallow donors Zn interstitial and oxygen vacancy respectively An EPR spectrum at 100 K reveals higher degree of asymmetry and hyperfine splitting due to crystal field and inhomogeneous relaxation of paramagnet…
Effect of ambient gases on photoluminescence (PL) and electrical conductivity of films prepared using ZnO nanoparticles (NPs) have been investigated. It is observed that NPs of size below 20 nm kept inside a chamber exhibit complete reduction in their visible PL when oxygen partial pressure of the surrounding gases is decreased by evacuation. However the visible PL from ZnO NPs is insensitive to other major gases present in the ambient air. The rate of change of PL intensity with pressure is inversely proportional to the ambient air pressure and increases when particle size decreases due to th…
A simple fabrication method of Ag nanoislands on ZnO films is presented. Continuous wave and time-resolved photoluminescence and transmission are employed to investigate modifications of visible and UV emissions of ZnO brought about by coupling to localized surface plasmons residing on Ag nanoislands. The size of the nanoislands, determining their absorption and scattering efficiencies, is found to be an important factor governing plasmonic modification of optical response of ZnO films. The presence of the Ag nanoislands of appropriate dimensions causes a strong (threefold) increase in emissio…
We report on the photoluminescence (PL) properties of MgZnO/ZnO heterojunctions grown by plasma-assisted molecular-beam epitaxy. Influence of the applied magnetic field (B) on the radiative recombination of the two-dimensional electron gas (2DEG) is investigated up to 54 T. An increase in magnetic field in the range of B <= 20 T results in a redshift in the PL. Abrupt lineshape changes in the PL spectra are observed at higher magnetic fields, in correlation with the integer quantum Hall states. We attempt to interpret these features using the conventional model for the 2DEG-related PL based on…
We have grown nitrogen-doped ZnO films grown by two kinds of epitaxial methods on lattice-matched ScAlMgO$_4$ substrates. We measured the photoluminescence (PL) of the two kinds of ZnO:N layers in the donor-acceptor-pair transition region. The analysis of excitation-intensity dependence of the PL peak shift with a fluctuation model has proven that our observed growth-technique dependence was explained in terms of the inhomogeneity of charged impurity distribution. It was found that the inhomogeneity in the sample prepared with the process showing better electrical property was significantly sm…
Nanocomposite thin films of Zinc Oxide and Silicon were grown by co-evaporating powdered ZnO and Si. This resulted in nanocrystallites of ZnO being embedded in Silicon. The mismatch in crystal structures of constituent materials result in the ZnO nanocrystals to exist in a state of stress. This along with oxygen vacancies in the samples result in good Photoluminescence emission at 520nm. Also, Silicon background gave a photoluminescence emission at 620nm. The structure was found quite stable over time since the homgenously dispersed ZnO nanocrystals do not agglomerate. The nanocomposites promi…
The effect of thermal annealing on wurtzite ZnO, terminated by two surfaces, (0 0 0 $\bar 1$) (which is oxygen-terminated) and (0 0 0 1) (which is Zn-terminated), is investigated via molecular dynamics simulation using reactive force field (ReaxFF). As a result of annealing at a threshold temperature range of 700~K $ < T_{\mbox{\small t}} \leq 800$~K, surface oxygen atoms begin to sublimate from the (0 0 0 $\bar 1$) surface, while no atom leaves the (0 0 0 1) surface. The ratio of oxygen leaving the surface increases with temperature $T$ (for $T \geq T_{\mbox{\small t}}$). The relative lumines…
In this work, nonlinear optical properties of Na: ZnO thin films (Na: ZnO) have been experimentally elaborated. The principal possibility to operate the nonlinear optical features using external laser beams is shown. The Na: ZnO films were synthesized by spray pyrolysis technique at a deposition temperature equal to about 400 C. XRD graph reveals that the grown films were polycrystalline in nature with a dominant peak corresponding to (0 0 2) plane. Despite the difference in the ionic radii of the Na and Zn, an angle shift in the XRD peak was not observed, whereas there was a significant chang…
We report that ZnO nanostructures synthesized by chemical route undergo a shape transition at ~ 20 nm from spherical to hexagonal morphology thereby changing the spectral components of the blue-green emission. Spherically shaped nanocrystals (size range 11 -18 nm) show emission in the range of 555-564 nm and the emission shifts to the longer wavelength as the size increases. On the other hand, rods and hexagonal platelets (size range 20-85 nm), which is the equilibrium morphology after the shape transition, show emission near 465-500 nm and it shifts to shorter wavelength as the size increases…
The structural, optical, morphological and nonlinear optical properties of Cu:ZnO spray-coated films are studied. The surface morphology of Cu:ZnO thin films turned out to be homogenous, crack free and well covered with pea-shaped grains. The peak shift observed in the x-ray photoelectron spectroscopy spectra of the Cu:ZnO thin films infers the defect states present in the films. The satellite peak observed at 939.9 eV for Cu2P core-level spectra confirms the +2 oxidation state of Cu in the films. The formation of additional defect levels in the nanostruc-tures upon Cu doping was investigated …
We present results of magneto-optical measurements and theoretical analysis of shallow bound exciton complexes in bulk ZnO. Polarization and angular dependencies of magneto-photoluminescence spectra at 5 T suggest that the upper valence band has $Γ_7$ symmetry. Nitrogen doping leads to the formation of an acceptor center that compensates shallow donors. This is confirmed by the observation of excitons bound to ionized donors in nitrogen doped ZnO. The strongest transition in the ZnO:N ($I_9$ transition) is associated with a donor bound exciton. This conclusion is based on its thermalization be…
RF sputtered ZnO and Al:ZnO films are attractive transparent conductive oxides for fabrication of opto-electronic devices. In this paper we present efforts to control carrier concentration and mobility of ZnO/Al:ZnO thin films by controlling deposition parameters (RF power, pressure and substrate temperature. Al:ZnO thin film with resistivity as low as $ρ$ = $3.8\times 10^{-4}$ $Ω$.cm at deposition temperature of 250°C has been achieved. Zinc oxide thin film with low resistivity of $ρ$ = $3.7\times 10^{-2}$ $Ω$.cm and high electron mobility of $30$ $\mathrm{cm^{-2}V^{-1}s^{-1}}$ at deposition …
Zinc oxide (ZnO) films having various thicknesses were synthesized on sapphire substrates by thermal oxidation of Zn-metallic films in air ambient. X-ray diffraction (XRD) spectra indicate that the resulting films possess a polycrystalline hexagonal wurtzite structure without preferred orientation. For films having a thickness of 200 nm, crystal grain size was observed to decrease with increasing annealing temperature up to 600C, and then increase at higher temperatures. Thicker films demonstrated a modest increase in grain size as temperature increased from 300C to 1200C. The influence of fil…
We report a photoluminescence observation of robust excitonic polarons due to strong coupling of exciton and longitudinal optical (LO) phonon as well as Fano-type interference in high quality ZnO crystal. At low enough temperatures, the strong coupling of excitons and LO phonons leads to not only traditional Stokes lines (SLs) but also up to second-order anti-Stokes lines (ASLs) besides the zero-phonon line (ZPL). The SLs and ASLs are found to be not mirror symmetric with respect to the ZPL, strongly suggesting that they are from different coupling states of exciton and phonons. It is more int…
By coupling silicon nanowires (~150 nm diameter, 20 micron length) with an Ω-shaped plasmonic nanocavity we are able to generate broadband visible luminescence, which is induced by high-order hybrid nanocavity-surface plasmon modes. The nature of this super-bandgap emission is explored via photoluminescence spectroscopy studies performed with variable laser excitation energies (1.959 eV to 2.708 eV) and finite difference time domain simulations. Furthermore, temperature-dependent photoluminescence spectroscopy shows that the observed emission corresponds to radiative recombination of un-therma…
In order to achieve polariton lasing at room temperature, a new fabrication methodology for planar microcavities is proposed: a ZnO-based microcavity in which the active region is epitaxially grown on an AlGaN/AlN/Si substrate and in which two dielectric mirrors are used. This approach allows as to simultaneously obtain a high-quality active layer together with a high photonic confinement as demonstrated through macro-, and micro-photoluminescence (μ-PL) and reflectivity experiments. A quality factor of 675 and a maximum PL emission at k=0 are evidenced thanks to μ-PL, revealing an efficient p…
Due to its wide band gap and high carrier mobility, ZnO is an attractive material for light-harvesting and optoelectronic applications. Its functional efficiency, however, is strongly affected by defect-related in-gap states that open up extrinsic decay channels and modify relaxation timescales. As a consequence, almost every ZnO sample behaves differently, leading to irreproducible or even contradicting observations. Here, a complementary set of time-resolved spectroscopies is applied to two ZnO samples of different defect density to disentangle the competing contributions of charge carriers,…
We show a way to pattern the visible electroluminescence of solution-processed mesoporous ZnO layers. Our approach consists in locally changing the nanoscale morphology of the coated ZnO layers by patterning the underlying surface with thin metallic patches. Above the metal, the ZnO film is organized in clusters that enhance its defect-induced electroluminescence. The resulting emission occurs over a large continuum of wavelengths in the visible and near-infrared range. This broad emission continuum is filtered by thin film interferences that develop within the device, making it possible to fa…
Photoluminescence (PL) spectra of zinc oxide (ZnO) samples with different hydrogen peroxide (H2O2) treatment durations were measured to examine several point defects on the surface of the films. These results suggest successful oxidation through the reaction between oxygen radicals dissociated from H2O2 and the ZnO surface. To further confirm the defect induced gain mechanism, we fabricate highly transparent Schottky diodes, and measure the key diode characteristics. Photocurrents are measured under different wavelengths, and possible explanations of the high optical gain within the ultraviole…
ZnO nanoparticles (NP) of size less than around 20 nm inside a chamber exhibits complete reduction in their visible photoluminescence (PL) intensity when partial pressure of oxygen in the surrounding gaseous environment is decreased by evacuation. However the visible PL from ZnO nanoparticles are insensitive to the gases like N2, He and Ar. The rate of change of PL intensity with pressure (or the sensitivity) is inversely proportional to the ambient air pressure. Sensitivity increases when surface to volume ratio increases for lower particle size. The charged oxygen vacancies are attributed as…
The results of XPS core-level and valence band measurements, photoluminescence spectra of a-SiO2 implanted by Zn-ions (E=30 keV, D=1*1017 cm^-2) and Density Functional Theory calculations of electronic structure as well as formation energies of structural defects in silica glass induced by Zn-ion implantation are presented. Both theory and experiment show that it is energetically more favorable for implanted zinc ions to occupy the interstitial positions instead of cation substitution. As a result, the Zn-ions embedded to interstitials, form chemical bonds with the surrounding oxygen atoms, fo…
Plasmonic Cu nanoparticles were in-situ grown into a Cu$_2$O semiconductor matrix by using reactive magnetron sputtering and adjusting the amount of oxygen available during the synthesis in order to prevent the oxidation of part of copper atoms landed on the film surface. Varying only the oxygen flowrate (OFR) and using a single Cu target it was possible to observe the evolution in the simultaneous formation of metallic Cu and Cu$_2$O phases for oxygen-poor conditions. Suchformation is accompanied by the development of the surface plasmon band (SPB) corresponding to Cu, as evidenced by UV-Vis …
Designing directional optical antennas without compromising the field enhancement requires specially designed optical cavities. Herein, we report on the experimental observations of directional photoluminescence emission from a monolayer Tungsten Disulfide using a bent-plasmonic nanowire on a mirror cavity. The geometry provides field enhancement and directivity to photoluminescence by sandwiching the monolayer between an extended cavity formed by dropcasting bent silver nanowire and a gold mirror. We image the photoluminescence emission wavevectors by using the Fourier plane imaging technique…
We have characterized the growth of ZnO using sequential infiltration synthesis (SiS) on PS-b-PMMA block copolymers (BCP) of spherical and cylindrical sub-20nm morphologies and studied how the photoluminescence of these nanostructures varies per its seed layer. Investigation of these structures was done using atomic force microscopy (AFM), spectrofluorometry, Raman spectroscopy, and scanning electron microscopy (SEM). We report blue-shifted photoemission at 335 nm (3.70 eV), suggesting quantum confinement effects. This UV-photoluminescence can be translated into emitter sizes of roughly 1.5nm …
As grown ZnO:Si nanocomposites of different compositional ratios were fabricated by thermal evaporation techniques. These films were subjected to post deposition annealing under high vacuum at a temperature of $\rm 250C^o$ for 90min. The photoluminescence (PL) spectra of annealed samples have shown marked improvements both in terms of intensity and broadening. For the first time in ZnO:Si nanocomposite films we see huge UV, red and orange peaks at 310, 570 and 640nm. Structural and Raman analysis show formation of a Zn-Si-O shell around ZnO nano clusters wherein on heating $\rm Zn_2SiO_4$ comp…
We present the results of experiments on synthesis of ZnO nanoclusters by reactive pulsed laser deposition (PLD). The nanoclusters were formed and crystallized in the gas phase and deposited on SiO2 substrates. The nanostructured films were characterized by conventional photoluminescence (PL). The PL spectra consist of a narrow UV excitonic band and a broad visible band related to defects in the film. The film preparation conditions such as the substrate temperature, ambient gas nature and pressure, were optimized in order to increase the intensity of excitonic emission and prevent the formati…
We report on amplified emission in polycrystalline ZnO below 100K. At 6K emission is due to free exciton FXn=1 A (3.378 eV), bound exciton D1XA (3.347 eV), donor acceptor pair DAP (3.275 eV) and longitudinal phonon replica of free excitons (FXn=1 A -mLO, m= 1,2,3) respectively. Peak intensity of D1XA and FXn=1 A -1LO transition increases non-linearly with increase of excitation intensity due to exciton-exciton scattering. Peak position of D1XA shows red shift while FXn=1 A -1LO shows blue shift with increase of excitation intensity. Fraction of exciton taking part in emission process and radia…
We report a novel effect that the visible photoluminescence (in the blue-green band) from ZnO anoparticles can be controlled by changing the ionic or polar nature of the medium in which the nanoparticles are dispersed. We find that the presence of sufficient amount of electrolytes can even quench the emission. We propose an explanation based on surface charge of the ZnO nanoparticles which control the band bending in the depletion layer at the surface of the anoparticles. The band bending in turn, decides the predominant nature of the visible emission. The explanation is validated by establish…
The growth techniques for MgxZn1-xO thin films have advanced at a rapid pace in recent years, enabling the application of this material to a wide range of optical and electrical applications. In designing structures and optimizing device performances, it is crucial that the Mg content of the alloy be controllable and precisely determined. In this study, we have established laboratory-based methods to determine the Mg content of MgxZn1-xO thin films grown on ZnO substrates, ranging from the solubility limit of x ~ 0.4 to the dilute limit of x < 0.01. For the absolute determination of Mg content…
Silver-doped ZnO nanoparticles were successfully fabricated at $400\,^{\circ}\mathrm{C}$ via a simple and rapid method based on short time solid state milling and calcination of precursor powders. The effect of Ag dilute doping on the structural, optical, and photocatalytic properties of ZnO nanoparticles was investigated by X-ray diffraction (XRD), UV-vis spectrophotometer and photoluminescence (PL) spectroscopy.~X-ray analysis revealed that Ag doped ZnO solidified in hexagonal wurtzite structure.~ The intensity of deep level emission was reduced with increasing silver doping in PL measuremen…
Thin films of laser molecular-beam epitaxy grown \textit{n}-type Ga-doped ZnO were investigated with respect to their optical properties. Intense room-temperature photoluminescence (PL) in the near-band edge (NBE) region was observed. Moreover, its broadening of PL band was significantly larger than predicted by theoretical results modeled in terms of potential fluctuations caused by the random distribution of donor impurities. In addition, the lineshape was rather asymmetrical. To explain these features of the NBE bands, a vibronic model was developed accounting for contributions from a serie…
We studied the circular polarization and angular dependences of the magneto-photoluminescence spectra of the free A-exciton 1S state in wurtzite ZnO at T = 5 K. The circular polarization properties of the spectra clearly indicate that the top valence band has Gamma_7 symmetry. The out-of-plane component of the magnetic field, which is parallel to the sample's c axis, leads to linear Zeeman splitting of both the dipole-allowed Gamma_5 exciton state and the weakly allowed Gamma_1/Gamma_2 exciton states. The in-plane field, which is perpendicular to the c axis, increases the oscillator strength o…
Pulsed ArF laser annealing in air and in hydrogen atmosphere improves the optical properties of ZnO nanostructured films. Independently on the ambient atmosphere, laser annealing produces two major effects on the photoluminescence (PL) spectra: first, the efficiency of the exciton PL increases due to decrease of the number of non-radiative recombination centers; second, the intensity of the defect-related orange band decreases because of the removing of excessive oxygen trapped into the films during deposition. However, annealing in the ambient air also increases the intensity of the green ban…
We report direct observation of the strong exciton-photon coupling in ZnO tapered whispering gallery (WG) microcavity at room temperature. By scanning excitations along the tapered arm of ZnO tetrapod using micro-photoluminescence spectrometer with different polarizations, we observed a transition from the pure WG optical modes in the weak interaction regime to the excitonic polariton in the strong coupling regime. The experimental observations are well described by using the plane wave model including excitonic polariton dispersion relation. This provides a direct mapping of the polariton dis…
In this work, ZnO nanowire arrays decorated with titanium nitride (TiN) nanoparticles as surface enhanced Raman scattering (SERS) substrates is demonstrated. ZnO nanowires were grown by hydrothermal synthesis while ~100 nm TiN nanoparticles were obtained by grinding commercial powders for several hours. They were then decorated on the ZnO nanowire arrays using acetone as the medium. Scanning electron microscopy confirmed the presence of TiN nanoparticles on the ZnO nanowires. TiN nanoparticles exhibited localized surface plasmon resonances at 430, 520 and 600 nm. SERS experiments using Nile Bl…
In the present study, Mg-doped ZnO (MZO) nanofilms (NF) were grown by spray pyrolysis technique. X-ray diffraction (XRD) patterns have shown an intense peak oriented along (002) crystalline plane confirming crystalline origin of grown MZO films. Atomic force microscopy (AFM) data revealed that the average roughness decreased significantly upon Mg doping from 20.3 nm to 4.72 nm. Ambient temperature photoluminescence spectra accounted for four emission bands in the visible spectral region due to the presence of various intrinsic defect centres in the films. The non-linear absorption coefficient …
We describe the process of Foerster transfer between semiconductor nanoparticles in the presence of a metal subsystem (metal nanocrystals). In the presence of metal nanocrystals, the Foerster process can become faster and more long-range. The enhancement of Foerster transfer occurs due to the effect of plasmon-assisted amplification of electric fields inside the nanoscale assembly. Simultaneously, metal nanocrystals lead to an increase of energy losses during the Foerster transfer process. We derive convenient equations for the energy transfer rates, photoluminescence intensities, and energy d…
We report on room temperature phonon-assisted whispering gallery mode (WGM) lasing in ZnO microwires. For WGM laser action on the basis of the low gain phonon scattering process high quality resonators with sharp corners and smooth facets are prerequisite. Above the excitation threshold power $P_{\textit{Th}}$ of typically $100\,kW/cm^2$, the recombination of free excitons under emission of two longitudinal optical phonons provides sufficient gain to overcome all losses in the microresonator and to result in laser oscillation. This threshold behavior is accompanied by a distinct change of the …
Recently the developments in the field of II-VI-oxides have been spectacular. Various epitaxial methods has been used to grow epitaxial ZnO layers. Not only epilayers but also sufficiently good-quality multiple quantum wells (MQWs) have also been grown by laser molecular-beam epitaxy (laser-MBE). We discuss mainly the experimental aspect of the optical properties of excitons in ZnO-based MQW heterostructures. Systematic temperature-dependent studies of optical absorption and photoluminescence in these MQWs were used to evaluate the well-width dependence and the composition dependence of the ma…
ZnO films have been grown on gold (111) by electrodeposition using two different OH- sources, nitrate and peroxide, in order to obtain a comparative study between these films. The morphology, structural and optical characterization of the films were investigated depending on the solution used (nitrate and peroxide) and the applied potential. Scanning Electron Microscopy pictures show different morphologies in each case. X-Ray Diffraction confirms that the films are pure ZnO oriented along the (0002) direction. ZnO films have been studied by photoluminescence to identify the emission of defects…
We report synthesis of Cd substituted ZnO nanostructures (Zn1-xCdxO with x upto \approx .09) by high pressure solution growth method. The synthesized nanostructures comprise of nanocrystals that are both particles (~ 10-15 nm) and rods which grow along (002) direction as established by Transmission electron microscope (TEM) and X-ray diffraction (XRD) analysis. Rietveld analysis of the XRD data shows monotonous increase of the unit cell volume with the increase of Cd concentration. The optical absorption as well as the photoluminescence (PL) shows red shift on Cd substitution. The line width o…
ZnCoO is one of the most studied and promising semiconductor materials for spintronics applications. In this work we discuss optical and electrical properties of ZnCoO films and nanoparticles grown at low temperature by either Atomic Layer Deposition or by a microwave driven hydrothermal method. We report that doping with Cobalt quenches a visible photoluminescence (PL) of ZnO. We could observe a visible PL of ZnO only for samples with very low Co fractions (up to 1%). Mechanisms of PL quenching in ZnCoO are discussed. We also found that ZnO films remained n-type conductive after doping with C…

The deposited films were annealed at different temperatures of 300, 350, 400, 450 and 500 °C for 1 h in air. X-ray diffraction (XRD) showed wurtzite crystalline structure for the films annealed above 400 °C. The films were subsequently irradiated by beams of excimer (KrF, λ=248 nm) laser. The evolution of crystal structure, surface morphology and optical properties were studied using XRD, filed emission scanning electron microscope (FE-SEM) and UV-Vis spec…
We studied structural, optical and magnetic properties of high-quality 5 and 15% Co-doped ZnO films grown by plasma-assisted molecular beam epitaxy (MBE) on (0001)-sapphire substrates. Magnetic force microscopy (MFM) and magnetic measurements with SQUID magnetometer show clear ferromagnetic behavior of the films up to room temperature whereas they are antiferromagnetic below 200 K approximately. Temperature dependence of the carrier mobility was determined using Raman line shape analysis of the longitudinal-optical-phonon-plasmon coupled modes. It shows that the microscopic mechanism for ferro…
We analyse the morphological, structural and luminescence properties of self-assembled ZnO nanowires grown by chemical vapour transport on Si(001). The examination of nanowire ensembles by scanning electron microscopy reveals that a non-negligible fraction of nanowires merge together forming coalesced aggregates during growth. We show that the coalescence degree can be unambiguously quantified by a statistical analysis of the cross-sectional shape of the nanowires. The examination of the structural properties by X-ray diffraction evidences that the nanowires crystallize in the wurtzite phase, …
We develop ZnO/p-Si photodetectors by atomic layer deposition (ALD) of ZnO thin films on laser-microstructured silicon and we investigate their electrical and optical behavior, demonstrating high sensitivity and broadband operation. Microstructured p-type silicon was obtained by ns-laser irradiation in SF6 gas, which results in the formation of quasi-ordered and uniform microspikes on the silicon surface. The irradiated silicon contains sulfur impurities, which extend its absorbance to the near infrared. A thin film of ZnO was conformally deposited on the microstructured silicon substrates by …
