We investigate theoretically the polariton coupling between the light confined in a planar cavity and the intersubband transitions of a two-dimensional electron gas confined in semiconductor quantum wells in the presence of a vertical magnetic field. We show that in heterostructures made of non-parabolic semiconductors, the polaritons do not fit a two-level problem, since the cavity photons couple to a non-degenerate ensemble of intersubband transitions. As a consequence, the stationary polariton eigenstates become very sensitive to the vertical magnetic field, which thus plays the role of an external parameter that controls the regime of light-matter interactions. At intermediate field strength we predict that the magneto-polaritons have energy dispersions ideally suited to parametric amplification.
We investigate theoretically the effect of a magnetic field on intersubband polaritons in an asymmetric quantum well placed inside an optical resonator. It is demonstrated that the field-induced diamagnetic shift of electron subbands in the well increases the broadening of optical lines corresponding to intersubband electron transitions. As a consequence, the magnetic field can switch the polariton system from the regime of strong light-matter coupling to the regime of weak one. This effect paves a way to the effective control of polaritonic devices with a magnetic field.
We investigate intersubband polaritons formed in the asymmetric quantum well (AQW) embedded into the semiconductor microcavity and study the effects of spin-orbit interaction (SOI) acting on intersubband excitations. The spin-orbit interaction of Rashba and Dresselhaus type remove the spin degeneracy of electrons with finite value of in-plane momentum and allow four types of intersubband excitations. While optical spin-flip transitions are suppressed, the spectrum of elementary excitations shows the appearance of upper, lower and middle polaritonic branches based on spin-conserving transitions…
In this article we report about linear and nonlinear optical properties of intersubband cavity polariton samples, where the resonant photonic mode is a defect state in a metallo-dielectric photonic crystal slab. By tuning a single geometric parameter of the resonator, the cavity Q-factor can reach values as large as 85, with a consequent large cooperativity for the light-matter interaction. We show that a device featuring large cooperativity leads to sharp saturation, or even bistability, of the polariton states. This nonlinear dynamics occurs at the crossover between the weak and the strong c…
We report experimental evidence of longitudinal optical (LO) phonon-intersubband polariton scattering processes under resonant injection of light. The scattering process is resonant with both the initial (upper polariton) and final (lower polariton) states and is induced by the interaction of confined electrons with longitudinal optical phonons. The system is optically pumped with a mid-IR laser tuned between 1094 cm-1 and 1134 cm-1 (lambda=9.14 um and lambda=8.82 um). The demonstration is provided for both GaAs/AlGaAs and InGaAs/AlInAs doped quantum well systems whose intersubband plasmon lie…
Electric dipole transitions between different cavity polariton branches or between dressed atomic states with the same excitation number are strictly forbidden in centro-symmetric systems. For doped quantum wells in semiconductor microcavities, the strong coupling between an intersubband transition in the conduction band and a cavity mode produces two branches of intersubband cavity polaritons, whose normal-mode energy splitting is tunable and can be in the terahertz region. Here, we show that, by using asymmetric quantum wells, it is possible to have allowed dipolar transitions between differ…
We analyse the effect of a strong perpendicular magnetic field on an intersubband transition in a disordered doped quantum well strongly coupled to an optical cavity. The magnetic field changes the lineshape of the intersubband optical transition due to the interface roughness of the quantum well from a Lorentzian to a Gaussian one. In this regime, a novel form of magnetic-field-induced cavity protection sets in, which strongly reduces the polariton linewidth to the cavity contribution only. Implications of our results for fundamental studies of nonlinear polariton dynamics and for technologic…
The ultrafast scattering dynamics of intersubband polaritons in dispersive cavities embedding GaAs/AlGaAs quantum wells are studied directly within their band structure using a non-collinear pump-probe geometry with phase-stable mid-infrared pulses. Selective excitation of the lower polariton at a frequency of ~25 THz and at a finite in-plane momentum, $k_{||}$, leads to the emergence of a narrowband maximum in the probe reflectivity at $k_{||}=0$. A quantum mechanical model identifies the underlying microscopic process as stimulated coherent polariton-polariton scattering. These results mark …
We present a detailed study of the electroluminescence of intersubband devices operating in the light-matter strong coupling regime. The devices have been characterized by performing angle resolved spectroscopy that shows two distinct light intensity spots in the momentum-energy phase diagram. These two features of the electroluminescence spectra are associated with photons emitted from the lower polariton branch and from the weak coupling of the intersubband transition with an excited cavity mode. The same electroluminescent active region has been processed into devices with and without the o…
We demonstrate room-temperature strong-coupling between a mid-infrared ($λ$=9.9 $μ$m) intersubband transition and the fundamental cavity mode of a metal-insulator-metal resonator. Patterning of the resonator surface enables surface-coupling of the radiation and introduces an energy dispersion which can be probed with angle-resolved reflectivity. In particular, the polaritonic dispersion presents an accessible energy minimum at k=0 where - potentially - polaritons can accumulate. We also show that it is possible to maximize the coupling of photons into the polaritonic states and - simultaneousl…
We report on an extensive experimental study of intersubband excitations in the THz range arising from the coupling between a quantum well and a zero-dimensional metal-metal microcavities. Because of the conceptual simplicity of the resonators we obtain an extremely predictable and controllable system to investigate light-matter interaction. The experimental data is modelled by combining a quantum mechanical approach with an effective medium electromagnetic simulation that allows us to take into account the losses of the system. By comparing our modelling with the data we are able to retrieve …
Artifical superlattice (SL) potentials have been employed extensively for band structure engineering of two-dimensional (2D) Dirac electron gas in graphene. While such engineered electronic band structures can modify optical or plasmonic properties of graphene, an emergent polaritonic behavior beyond weak perturbative effects (e.g. anisotropic Drude weights) has not been reported. Here, we show that an extreme modulation of one-dimensional (1D) SL potentials in monolayer graphene deforms the underlying Dirac band dispersion and introduces ladder-like energy levels near the Fermi surface, which…

We develop a quantum model for the calculation of the gain of phonon-polariton intersubband lasers. The polaritonic gain arizes from the interaction between the electrons confined in a quantum well structure and the phonon confined in one layer of the material. Our theoretical approach is based on expressing the crucial matter excitations (intersubband electrons and phonons) in terms of polarisation densities in second quantisation, and treating all non-resonant polarisations with an effective dielectric function. The interaction between the electronic and phononic polarizations is treated per…
A signature of the scattering between microcavity polaritons and longitudinal optical phonons has been observed in the electroluminescence spectrum of an intersubband device operating in the light-matter strong coupling regime. By electrical pumping we resonantly populate the upper polariton branch at different energies as a function of the applied bias. The electroluminescent signal arising from these states is seconded by a phonon replica from the lower branch.
The optical properties of a spherical topological insulator embedded concentrically in a single-electron system consisting of a core-shell GaAs quantum dot are analyzed, when the system is under a uniform external magnetic field. The topological insulator's magnetoelectric response is computed in the effective framework of $θ$-electrodynamics, which allows analytical calculations for the induced electric and magnetic potentials by Green's Function method. The GaAs Hamiltonian is constructed in the effective-mass approximation, and its corresponding Schrödinger equation is numerically solved th…
We examine theoretically the intersubband transitions induced by laser beams of light with orbital angular momentum (twisted light) in semiconductor quantum wells at normal incidence. These transitions become possible in the absence of gratings thanks to the fact that collimated laser beams present a component of the light's electric field in the propagation direction. We derive the matrix elements of the light-matter interaction for a Bessel-type twisted-light beam represented by its vector potential in the paraxial approximation. Then, we consider the dynamics of photo-excited electrons maki…
We study theoretically the entanglement of two-photon states in the ground state of the intersubband cavity system, the so-called polariton vacuum. The system consists of a sequence of doped quantum wells located inside a microcavity and the photons can interact with intersubband excitations inside the quantum wells. Using an explicit solution for the ground state of the system, operated in the ultrastrong coupling regime, a post-selection is introduced, where only certain two-photon states are considered and analyzed for mode entanglement. We find that a fast quench of the coupling creates en…
We study a "strongly-coupled" (SC) polariton system formed between the atom-like intersubband transitions in a semiconductor nanostructure and the THz optical modes that are localised at the edges of a gold aperture. The polaritons can be excited optically, by incoherent excitation with bandgap radiation, and we find that they also coherently scatter the same input laser, to give strikingly sharp "sideband" (SB) spectral peaks in the backscattered spectrum. The SB intensity is a sensitive track of the polariton density and they can be detected down to a quantum noise floor that is more than 25…
The dynamics of optical switching in semiconductor microcavities in the strong coupling regime is studied using time- and spatially-resolved spectroscopy. The switching is triggered by polarised short pulses which create spin bullets of high polariton density. The spin packets travel with speeds of the order of 106 m/s due to the ballistic propagation and drift of exciton-polaritons from high to low density areas. The speed is controlled by the angle of incidence of the excitation beams, which changes the polariton group velocity.
Semiconductor microcavity polaritons, formed via strong exciton-photon coupling, provide a quantum many-body system on a chip, featuring rich physics phenomena for better photonic technology. However, conventional polariton cavities are bulky, difficult to integrate, and inflexible for mode control, especially for room temperature materials. Here we demonstrate sub-wavelength thick one-dimensional photonic crystals (PCs) as a designable, compact and practical platform for strong coupling with atomically thin van der Waals Crystals (vdWCs). Polariton dispersions and mode anti-crossings are meas…
The interaction between coherent polaritons and incoherent excitons plays an important role in polariton physics. Using resonant pump-probe spectroscopy with selective excitation of single polariton branches, we investigate the different dephasing mechanisms responsible for generating a long-lived exciton reservoir. As expected, pumping the upper polariton results in a strong dephasing process that leads to the generation of a long lived reservoir. Unexpectedly, we observe an efficient reservoir creation while exciting only the lower polariton branch when the detuning is increased towards posi…
The relation between free carrier absorption and intersubband transitions in semiconductor heterostructures is resolved by comparing a sequence of structures. Our numerical and analytical results show how free carrier absorption evolves from the intersubband transitions in the limit of an infinite number of wells with vanishing barrier width. It is explicitly shown that the integral of the absorption over frequency matches the value obtained by the f-sum rule. This shows that a proper treatment of intersubband transitions is fully sufficient to simulate the entire electronic absorption in hete…
In this letter we introduce a complete photonic logic gate architecture, making use of the non-linear and spintronic properties of exciton-polaritons in semiconductor microcavities. This hybrid light-matter design is highly compact and offers the advantages expected of photonic circuits including: no distance-dependent loss or signal gradation; electrical isolation and immunity to electromagnetic interference; reduced error-checking overhead; and direct coupling to external light, useful for fibre optic communication.
We propose and model Floquet topological polaritons in semiconductor microcavities, using the interference of frequency detuned coherent fields to provide a time periodic potential. For arbitrarily weak field strength, where the Floquet frequency is larger than the relevant bandwidth of the system, a Chern insulator is obtained. As the field strength is increased, a topological phase transition is observed with an unpaired Dirac cone proclaiming the anomalous Floquet topological insulator. As the relevant bandwidth increases even further, an exotic Chern insulator with flat band is observed wi…
We detail the influence of a magnetic field on exciton-polaritons inside a semiconductor microcavity. Magnetic field can be used as a tuning parameter for exciton and photon resonances. We discuss the change of the exciton energy, the oscillator strength and redistribution of the polariton density along the dispersion curves due to the magnetically-induced detuning. We have observed that field-induced shrinkage of the exciton wave function has a direct influence not only on the exciton oscillator strength, which is observed to increase with the magnetic field, but also on the polariton linewid…
We present a theoretical model that allows us to describe the dynamics of exciton polaritons in the strong-coupling regime in a monolayer WS2 based semiconductor microcavity. Numerical simulations using Boltzmann equations give an overall description of polariton kinetics over a temperature range of 130-230K, under nonresonant excitation. Here, only the scattering rate via optical phonons (LO) from the upper (UP) towards lower (LP) polariton branches is considered. According this model we show the importance of the radiative lifetime of the polaritonic states relative to polariton relaxation r…
We show that planar semiconductor microcavities in the strong coupling regime can be used as sources of stimulated terahertz (THz) radiation. Emitted THz photons would have a frequency of the spliting of the cavity polariton modes. The optical transition between upper and lower polariton branches is allowed due to mixing of the upper polariton state with one of excited exciton states. This transition is stimulated in the polariton laser regime.
We present an experimental study on the ignition and decay of a polariton optical parametric oscillator (OPO) in a semiconductor microcavity pillar. The combination of a continuous wave laser pump, under quasi-phase matching conditions, and a non-resonant, 2 ps-long pulse probe allows us to obtain the full dynamics of the system. The arrival of the probe induces a blue-shift in the polariton emission, bringing the OPO process into resonance with the pump, which triggers the OPO-process. We time-resolve the polariton OPO signal emission for more than 1 nanosecond in both real and momentum-space…
Ultra strong coupling is studied in a modulation-doped parabolic potential well coupled to an inductance-capacitance resonant circuit. In this system, in accordance to Kohn's theorem, strong reduction of the energy level separation caused by the electron-electron interaction compensates the depolarization shift. As a result, a very large ratio of 27% of the Rabi frequency to the center resonance frequency as well as a polariton gap of width 2? ? 670GHz are observed, suggesting parabolic quantum wells as the system of choice in order to explore the ultra-strong coupling regime.
Dark excitons are of fundamental importance for a wide variety of processes in semiconductors, but are difficult to investigate using optical techniques due to their weak interaction with light fields. We reveal and characterize dark excitons injected by non-resonant pulsed excitation in a semiconductor microcavity structure containing InGaAs/GaAs quantum wells by monitoring their interactions with the bright lower polariton mode. We find a surprisingly long dark exciton lifetime of more than 20 ns which is longer than the time delay between two consecutive pulses. This creates a memory effect…
Dispersion engineering is a powerful and versatile tool that can vary the speed of light signals and induce negative-mass effects in the dynamics of particles and quasiparticles. Here, we show that dissipative coupling between bound electron-hole pairs (excitons) and photons in an optical microcavity can lead to the formation of exciton polaritons with an inverted dispersion of the lower polariton branch and hence a negative mass. We perform direct measurements of the anomalous dispersion in atomically thin (monolayer) WS$_2$ crystals embedded in planar microcavities and demonstrate that the p…
We have investigated the transition from strong to ultra-strong coupling regime between a mid-infrared intersubband excitation and the fundamental mode of a metal-dielectric-metal microcavity. The ultra-strong coupling regime is demonstrated up to room temperature for a wavelength of $11.7 μ$m by using 260 nm thick cavities, which impose an extreme sub-wavelength confinement. By varying the doping of our structures we show that the experimental signature of the transition to the ultra-strong coupling regime is the opening of a photonic gap in the polariton dispersion. The width of this gap dep…
Over the past decade, exciton-polaritons in semiconductor microcavities have attracted a great deal of interest as a driven-dissipative quantum fluid. These systems offer themselves as a versatile platform for performing Hamiltonian simulations with light, as well as for experimentally realizing nontrivial out-of-equilibrium phase transitions. In addition, polaritons exhibit a sizeable mutual interaction strength that opens up a whole range of possibilities in the context of quantum state generation. While squeezed light emission from polaritons has been reported previously, the granular natur…
The dynamics of the expansion of the first order spatial coherence g(1) for a polariton system in a high-Q GaAs microcavity was investigated on the basis of Young's double slit experiment under 3 ps pulse excitation at the conditions of polariton Bose-Einstein condensation. It was found that in the process of condensate formation the coherence expands with a constant velocity of about 10^8 cm/s. The measured coherence is smaller than that in thermally equilibrium system during the growth of condensate density and well exceeds it at the end of condensate decay. The onset of spatial coherence is…
A unique feature of exciton-polaritons, inherited from their mixed light-matter origin, is the strongly spin-dependent polariton-polariton interaction, which has been predicted to result in the formation of spin rings in real space [Shelykh et al., Phys. Rev. Lett. 100, 116401 (2008)]. Here we experimentally demonstrate the spin bi-stability of exciton-polaritons in an InGaAs-based semiconductor microcavity under resonant optical pumping. We observe the formation of spin rings whose size can be finely controlled in a spatial scale down to the micrometer range, much smaller than the spot size. …
While conventional semiconductor technology relies on the manipulation of electrical charge for the implementation of computational logic, additional degrees of freedom such as spin and valley offer alternative avenues for the encoding of information. In transition metal dichalcogenide (TMD) monolayers, where spin-valley locking is present, strong retention of valley chirality has been reported for MoS$_2$, WSe$_2$ and WS$_2$ while MoSe$_2$ shows anomalously low valley polarisation retention. In this work, chiral selectivity of MoSe$_2$ cavity polaritons under helical excitation is reported wi…
We describe exciton-polariton modes formed by the interaction between excitons in a 2D layer of a transition metal dichalcogenide embedded in a cylindrical microcavity and the microcavity photons. For this, an expression for the excitonic susceptibility of a semiconductor disk placed in the symmetry plane perpendicular to the axis of the microcavity is derived. Semiclassical theory provides dispersion relations for the polariton modes, while the quantum-mechanical treatment of a simplified model yields the Hopfield coefficients, measuring the degree of exciton-photon mixing in the coupled mode…
In this work we investigate a low dimensional semiconductor system, in which the light-matter interaction is enhanced by the cooperative behavior of a large number of dipolar oscillators, at different frequencies, mutually phase locked by Coulomb interaction. We experimentally and theoretically demonstrate that, owing to this phenomenon, the optical response of a semiconductor quantum well with several occupied subbands is a single sharp resonance, associated to the excitation of a bright multisubband plasmon. This effect illustrates how the whole oscillator strength of a two-dimensional syste…
The current (voltage) responsivity of the superlattice-based diode detectors in the terahertz frequency band which includes the region of the polar optical phonon frequencies has been analyzed theoretically. Within the framework of the equivalent circuit approach an electro-dynamical model which allows one to analyze the responsivity taking into account the plasmon polariton excitation both in the substrate and in the contact layers of the diodes has been suggested. It has been shown that the presence of the plasmon polariton excitation gives rise to strong features in the frequency dependence…
The dynamics of a mobile quantum impurity in a degenerate Fermi system is a fundamental problem in many-body physics. The interest in this field has been renewed due to recent ground-breaking experiments with ultra-cold Fermi gases. Optical creation of an exciton or a polariton in a two-dimensional electron system embedded in a microcavity constitutes a new frontier for this field due to an interplay between cavity-coupling favoring ultra-low mass polariton formation and exciton-electron interactions leading to polaron or trion formation. Here, we present cavity spectroscopy of gate-tunable mo…
Due to their ability to strongly modify the local electromagnetic (EM) field through the excitation of surface plasmon polaritons (SPPs), plasmonic nanostructures have been often used to reshape the emission direction and enhance the radiative decay rate of quantum emitters, such as semiconductor quantum dots (QDs). These features are essential for quantum information processing, nanoscale photonic circuitry and optoelectronics. However, the modification and enhancement demonstrated thus far often drastically alter the local energy density of the emitters, and hence their intrinsic properties,…
The transmission of a pump laser resonant with the lower polariton branch of a semiconductor microcavity is shown to be highly dependent on the degree of circular polarization of the pump. Spin dependent anisotropy of polariton-polariton interactions allows the internal polarization to be controlled by varying the pump power. The formation of spatial patterns, spin rings with high degree of circular polarization, arising as a result of polarization bistability, is observed. A phenomenological model based on spin dependent Gross-Pitaevskii equations provides a good description of the experiment…
Two-dimensional transition metal dichalcogenide (TMD) semiconductors provide a unique possibility to access the electronic valley degree of freedom using polarized light, opening the way to valley information transfer between distant systems. Excitons with a well-defined valley index (or valley pseudospin) as well as superpositions of the exciton valley states can be created with light having circular and linear polarization, respectively. However, the generated excitons have short lifetimes (ps) and are also subject to the electron-hole exchange interaction leading to fast relaxation of the v…
Exciton-polariton modes arising from interaction between bound excitons in monolayer thin semiconductor sheets and photons in a Fabry-Perot microcavity are considered theoretically. We calculate the dispersion curves, mode lifetimes, Rabi splitting, and Hopfield coefficients of these structures for two nearly 2D semiconductor materials, MoS2 and WS2, and suggest that they are interesting for studying the rich physics associated with the Bose-Einstein condensation of exciton-polaritons. The large exciton binding energy and dipole allowed exciton transitions, in addition to the relatively easily…
