A unique feature of exciton-polaritons, inherited from their mixed light-matter origin, is the strongly spin-dependent polariton-polariton interaction, which has been predicted to result in the formation of spin rings in real space [Shelykh et al., Phys. Rev. Lett. 100, 116401 (2008)]. Here we experimentally demonstrate the spin bi-stability of exciton-polaritons in an InGaAs-based semiconductor microcavity under resonant optical pumping. We observe the formation of spin rings whose size can be finely controlled in a spatial scale down to the micrometer range, much smaller than the spot size. We additionally evaluate the sign and magnitude of the antiparallel polariton spin interaction constant.
In this letter we introduce a complete photonic logic gate architecture, making use of the non-linear and spintronic properties of exciton-polaritons in semiconductor microcavities. This hybrid light-matter design is highly compact and offers the advantages expected of photonic circuits including: no distance-dependent loss or signal gradation; electrical isolation and immunity to electromagnetic interference; reduced error-checking overhead; and direct coupling to external light, useful for fibre optic communication.
We show that planar semiconductor microcavities in the strong coupling regime can be used as sources of stimulated terahertz (THz) radiation. Emitted THz photons would have a frequency of the spliting of the cavity polariton modes. The optical transition between upper and lower polariton branches is allowed due to mixing of the upper polariton state with one of excited exciton states. This transition is stimulated in the polariton laser regime.
By exploiting the polarization multistability of polaritons, we show that polarized signals can be conducted in the plane of a semiconductor microcavity along controlled channels or "neurons". Furthermore due to the interaction of polaritons with opposite spins it is possible to realize binary logic gates operating on the polarization degree of freedom. Multiple gates can be integrated together to form an optical circuit contained in a single semiconductor microcavity.
We predict that the transverse electric-magnetic polarization splitting of exciton-polaritons allows a simple technique for the generation of polariton vortices of winding number 2 in semiconductor microcavities. The vortices can be excited by circularly polarized light having no orbital angular momentum and observed as phase vortices in the opposite circular polarization or directly as linear polarization vortices. The prediction is explained by a simplified analytical linear model and shown fully with a numerical model based on the Gross-Pitaevskii equations, which includes the non-linear ef…
The threshold of triply resonant optical parametric oscillation in a semiconductor microcavity in the strong coupling regime is investigated. Because of the third-order nature of the excitonic nonlinearity, a variety of different behaviours is observed thanks to the interplay of parametric oscillation and optical bistability effects. The behaviour of the signal amplitude and of the quantum fluctuations in approaching the threshold has been characterized as a function of the pump, signal and idler frequencies.
We consider exciton-photon coupling in semiconductor microcavities in which separate periodic potentials have been embedded for excitons and photons. We show theoretically that this system supports degenerate ground-states appearing at non-zero in-plane momenta, corresponding to multiple valleys in reciprocal space, which are further separated in polarization corresponding to a polarization-valley coupling in the system. Aside forming a basis for valleytronics, the multivalley dispersion is predicted to allow for spontaneous momentum symmetry breaking and two-mode squeezing under non-resonant …
The dynamics of optical switching in semiconductor microcavities in the strong coupling regime is studied using time- and spatially-resolved spectroscopy. The switching is triggered by polarised short pulses which create spin bullets of high polariton density. The spin packets travel with speeds of the order of 106 m/s due to the ballistic propagation and drift of exciton-polaritons from high to low density areas. The speed is controlled by the angle of incidence of the excitation beams, which changes the polariton group velocity.
We propose and model Floquet topological polaritons in semiconductor microcavities, using the interference of frequency detuned coherent fields to provide a time periodic potential. For arbitrarily weak field strength, where the Floquet frequency is larger than the relevant bandwidth of the system, a Chern insulator is obtained. As the field strength is increased, a topological phase transition is observed with an unpaired Dirac cone proclaiming the anomalous Floquet topological insulator. As the relevant bandwidth increases even further, an exotic Chern insulator with flat band is observed wi…
The emission properties of single quantum dots in planar microcavities are studied experimentally and theoretically. Fivefold Enhanced spontaneous emission outside the microcavity is found for dots in resonance with the cavity mode, relative to detuned dots, while their radiative lifetime is only marginally decreased. Using high power excitation we obtain the in-plane cavity dispersion. Near field images of the emission show spatial distributions of several microns for resonant dots, which decrease in size with the detuning from resonance. These experimental findings are explained using a simp…
The mean squared value of the photonic disorder is found to be reduced by a factor of 100 in a typical GaAs based microcavity, when exposed to a circularly polarized continuous wave optical pump without any special spatial patterning. Resonant excitation of the cavity mode excites a spatially non-uniform distribution of spin-polarized electrons, which depends on the photonic disorder profile. Electrons transfer spin to nuclei via the hyperfine contact interaction, inducing a long-living Overhauser magnetic field able to modify the potential of exciton-polaritons.
Recently the possibility of generating nonclassical polariton states by means of parametric scattering has been demonstrated. Excitonic polaritons propagate in a complex interacting environment and contain real electronic excitations subject to scattering events and noise affecting quantum coherence and entanglement. Here we present a general theoretical framework for the realistic investigation of polariton quantum correlations in the presence of coherent and incoherent interaction processes. The proposed theoretical approach is based on the {\em nonequilibrium quantum Langevin approach for o…
We report on the realization of polariton quantum boxes in a semiconductor microcavity under strong coupling regime. The quantum boxes consist of mesas that confine the cavity photon, etched on top of the spacer of a microcavity. For mesas with sizes of the order of a few micron in width and nm in depth, we observe quantization, caused by the lateral confinement, of the polariton modes in several peaks. We evidence the strong exciton-photon coupling regime through a typical/clear anticrossing curve for each quantized level. Moreover the growth technique is of high quality, which opens the way …
Dark excitons are of fundamental importance for a wide variety of processes in semiconductors, but are difficult to investigate using optical techniques due to their weak interaction with light fields. We reveal and characterize dark excitons injected by non-resonant pulsed excitation in a semiconductor microcavity structure containing InGaAs/GaAs quantum wells by monitoring their interactions with the bright lower polariton mode. We find a surprisingly long dark exciton lifetime of more than 20 ns which is longer than the time delay between two consecutive pulses. This creates a memory effect…
We demonstrate a method to create potential barriers with polarized light beams for polaritons in semiconductor microcavities. The form of the barriers is engineered via the real space shape of a focalised beam on the sample. Their height can be determined by the visibility of the scattering waves generated in a polariton fluid interacting with them. This technique opens up the way to the creation of dynamical potentials and defects of any shape in semiconductor microcavities.
The transmission of a pump laser resonant with the lower polariton branch of a semiconductor microcavity is shown to be highly dependent on the degree of circular polarization of the pump. Spin dependent anisotropy of polariton-polariton interactions allows the internal polarization to be controlled by varying the pump power. The formation of spatial patterns, spin rings with high degree of circular polarization, arising as a result of polarization bistability, is observed. A phenomenological model based on spin dependent Gross-Pitaevskii equations provides a good description of the experiment…
The interaction between coherent polaritons and incoherent excitons plays an important role in polariton physics. Using resonant pump-probe spectroscopy with selective excitation of single polariton branches, we investigate the different dephasing mechanisms responsible for generating a long-lived exciton reservoir. As expected, pumping the upper polariton results in a strong dephasing process that leads to the generation of a long lived reservoir. Unexpectedly, we observe an efficient reservoir creation while exciting only the lower polariton branch when the detuning is increased towards posi…
A scheme is proposed for the generation of branch-entangled pairs of microcavity polaritons through spontaneous inter-branch parametric scattering. Branch-entanglement is achievable when there are two twin processes, where the role of signal and idler can be exchanged between two different polariton branches. Branch-entanglement of polariton pairs can lead to the emission of frequency-entangled photon pairs out of the microcavity. In planar microcavities, the necessary phase-matching conditions are fulfilled for pumping of the upper polariton branch at an arbitrary in-plane wave-vector. The im…
Semiconductor microcavities are widely used to study collective interactions of cavity exciton-polaritons leading to their condensation phenomenon. Exciton-light interaction is highly enhanced in such structures due to the resonance enhancement of the electromagnetic field inside the high quality cavity. Considerably lower interest is concerned to exciton states non-resonant with the cavity mode for which the exciton-photon interaction is strongly reduced due to the existence of the cavity. We point out here that these states are responsible for non-classical light generation in semiconductor …
We consider the nonlinear terahertz emission by the system of cavity polaritons in the regime of polariton lasing. To account for the quantum nature of terahertz-polariton coupling we use the Lindblad master equation approach and demonstrate that quantum microcavities reveal rich variety of the nonlinear phenomena in terahertz range, including bistability, short THz pulse generation and THz switching.
We consider the excitation of polariton wakefields due to a propagating source in a semiconductor micro cavity. We show that two kinds of wakes are possible, depending on the constituents fraction (either exciton or photon) of the polariton wavefunction. The nature of the wakefields (pure excitonic or polaritonic) can be controled by changing the speed of propagation of the external pump. This process could be used as a diagnostic for the internal parameters of the microcavity.
The photonics involving II-VI epitaxial layers was limited so far to structures based on a single planar microcavity. Here, we present double, vertically coupled, ZnTe optical microcavities in planar and 3-D photonic molecule geometry. We design the structures with the help of transfer matrix method calculations and we establish their fabrication technology by molecular beam epitaxy. We characterize the samples by reflectivity spatial mapping and study them by measurements of angle-integrated and angle-resolved photoluminescence and reflectivity. We efficiently tailor the interaction strength …
We theoretically calculate the polariton linewidth associated with the polariton-electron scattering in a microcavity in presence of a magnetic field perpendicular to the microcavity plane. It is shown that the polariton linewidth oscillates as a function of the magnetic field magnitude and the polariton-electron scattering rate can be not only decreased but also increased by the magnetic field. The possible applications of such an effect are discussed.
The degree of circular polarization ($\wp$) of the non-linear emission in semiconductor microcavities is controlled by changing the exciton-cavity detuning. The polariton relaxation towards \textbf{K} $\sim 0$ cavity-like states is governed by final-state stimulated scattering. The helicity of the emission is selected due to the lifting of the degeneracy of the $\pm 1$ spin levels at \textbf{K} $\sim 0$. At short times after a pulsed excitation $\wp$ reaches very large values, either positive or negative, as a result of stimulated scattering to the spin level of lowest energy ($+1/-1$ spin for…
We present a systematic theory of Coulomb-induced correlation effects in the nonlinear optical processes within the strong-coupling regime. In this paper we shall set a dynamics controlled truncation scheme \cite{Axt Stahl} microscopic treatment of nonlinear parametric processes in SMCs including the electromagnetic field quantization. It represents the starting point for the microscopic approach to quantum optics experiments in the strong coupling regime without any assumption on the quantum statistics of electronic excitations (excitons) involved. We exploit a previous technique, used in the…
It is shown theoretically that Bose condensation of spin-degenerated exciton-polaritons results in spontaneous buildup of the linear polarization in emission spectra of semiconductor microcavities. The linear polarization degree is a good order parameter for the polariton Bose condensation. If spin-degeneracy is lifted, an elliptically polarized light is emitted by the polariton condensate. The main axis of the ellipse rotates in time due to self-induced Larmor precession of the polariton condensate pseudospin. The polarization decay time is governed by the dephasing induced by the polariton-p…
One of the most striking manifestations of quantum coherence in interacting boson systems is superfluidity. Exciton-polaritons in semiconductor microcavities are two-dimensional composite bosons predicted to behave as particular quantum fluids. We report the observation of superfluid motion of polaritons created by a laser in a semiconductor microcavity. Superfluidity is investigated in terms of the Landau criterion and manifests itself as the suppression of scattering from defects when the flow velocity is slower than the speed of sound in the fluid. On the other hand, a Cerenkov-like wake pa…
Half-integer topological defects in polariton condensates can be regarded as magnetic charges, with respect to built-in effective magnetic fields present in microcavities. We show how an integer topological defect can be separated into a pair of half-integer ones, paving the way towards flows of magnetic charges: spin currents or magnetricity. We discuss the corresponding experimental implementation within microwires (with half-solitons) and planar microcavities (with half-vortices).
We study experimentally the oscillations of a non stationary transient signal of a semiconductor microcavity with embedded InGaAs quantum wells. The oscillations occur as a result of quantum beats between the upper and lower polariton modes due to the strong exciton-photon coupling in the microcavity sample (Rabi oscillations). The registration of spectrally resolved signal has allowed for separate observation of oscillations at the eigenfrequencies of two polariton modes. Surprisingly, the observed oscillations measured at the lower and upper polariton modes have opposite phases. We demonstra…
We report on time-resolved photoluminescence from semiconductor microcavities showing that an optically controllable mechanism exists to turn on and off memory effects in a polariton system. By increasing the laser pumping pulse intensity we observe revivals of the decaying time-resolved photoluminescence signal, a manifestly non-Markovian behavior of the optically active polaritons. Based on an open quantum system approach we perform a comprehensive analytical and numerical study of the coupling of optically active polaritons to a structured reservoir to confirm the origin of the observed fea…
Propagating, directionally dependent, polarized spin-currents are created in an anisotropic planar semiconductor microcavity, via Rayleigh scattering of optically injected polaritons in the optical spin Hall regime. The influence of anisotropy results in the suppression or enhancement of the pseudospin precession of polaritons scattered into different directions. This is exploited to create intense spin currents by excitation on top of localized defects. A theoretical model considering the influence of the total effective magnetic field on the polariton pseudospin quantitatively reproduces the…
We study theoretically the photon statistics of the field emitted from two optically coupled semiconductor microcavities each containing a quantum well. The emission is determined by the interplay between exciton-photon coupling in each quantum well and internal interaction between the two optically coupled microcavities. A high degree of coherent control and tunability via the quantum well-cavity coupling strength and photon tunneling over the photon statistics of the transmitted field can be achieved. We demonstrate that the optical property of radiation emitted by one quantum well can be co…
We consider exciton polaritons in a semiconductor microcavity with a saturable absorber in the growth direction of the heterostructure. This feature promotes additional nonlinear losses of the system with the emergence of bistability of the condensate particles number on the nonresonant (electrical or optical) excitation intensity. Further we demonstrate a new type of bright spatial dissipative exciton-polariton soliton which emerges in the equilibrium between the regions with different particle density. We develop protocols of soliton creation and destruction. The switch to a soliton-like beh…
We investigate coupling of localized spins in a semiconductor quantum dot embedded in a microcavity with a finite quality factor. The lowest cavity mode and the quantum dot exciton are coupled forming a polariton, whereas excitons interact with localized spins via exchange. The finite quality of the cavity Q is incorporated in the model Hamiltonian by adding an imaginary part to the photon frequency. The Hamiltonian, which treats photons, spins and excitons quantum mechanically, is solved exactly. Results for a single polariton clearly demonstrate the existence of a resonance, sharper as the t…
We show theoretically that a weakly interacting gas of spin-polarized exciton-polaritons in a semiconductor microcavity supports propagation of spin waves. The spin waves are characterised by a parabolic dispersion at small wavevectors which is governed by the polariton-polariton interaction constant. Due to spin-anisotropy of polariton-polariton interactions the dispersion of spin waves depends on the orientation of the total polariton spin. For the same reason, the frequency of homogeneous spin precession/polariton spin resonance depends on their polarization degree.
The light emission rate of a single quantum dot can be drastically enhanced by embedding it in a resonant semiconductor microcavity. This phenomenon is known as the Purcell effect, and the coupling strength between emitter and cavity can be quantified by the Purcell factor. The most natural way for probing the Purcell effect is a time-resolved measurement. However, this approach is not always the most convenient one, and alternative approaches based on a continuous-wave measurement are often more appropriate. Various signatures of the Purcell effect can indeed be observed using continuous-wave…
The non-local dielectric response theory is extended to describe oblique reflection of light from quantum wells subjected to the magnetic field. This allows us to calculate the dispersion and polarization of the exciton-polariton modes in semiconductor microcavities in the presence of a magnetic field normal to the plane of the structure. We show that due to the interplay between the exciton Zeeman splitting and TE-TM splitting of the photon modes, four polariton dispersion branches are formed with a polarization gradually changing from circular in the exciton-like part to linear in the photon…
Nonlinear optical effects such as four-wave mixing and generation of squeezed light are ubiquitous in optical devices and light sources. For new devices operating at low optical power, the resonant nonlinearity arising from the two-photon sensitive bound biexciton in a semiconductor microcavity is an interesting prospective platform. Due to the particularly strong Coulomb interaction in atomically thin semiconductors, these materials have strongly bound biexcitons and operate in the visible frequency range of the electromagnetic spectrum. To remove the strong pump laser from the generated ligh…
We present a detailed theoretical study of transverse exciton-polariton patterns in semiconductor quantum-well microcavities. These patterns are initiated by directional instabilities in the uniform pump-generated polariton field and are measured as optical patterns in a transverse plane in the far field. Based on a microscopic many-particle theory, we investigate the spatio-temporal dynamics of the formation, selection, and optical control of these patterns. An emphasis is placed on a previously proposed low-intensity, all-optical switching scheme designed to exploit these instability-driven …
We present a method to implement 3-dimensional polariton confinement with in-situ spectral tuning of the cavity mode. Our tunable microcavity is a hybrid system consisting of a bottom semiconductor distributed Bragg reflector (DBR) with a cavity containing quantum wells (QWs) grown on top and a dielectric concave DBR separated by a micrometer sized gap. Nanopositioners allow independent positioning of the two mirrors and the cavity mode energy can be tuned by controlling the distance between them. When close to resonance we observe a characteristic anticrossing between the cavity modes and the…
We report a strong experimental evidence of the optical anisotropy in a CdTe-based microcavity: the polarization of light is pinned to one of the crystallographic axes independently on the polarization of the excitation. The polarization degree depends strongly on the excitation power, reaching almost 100 % in the stimulated regime. The relaxation time of the polarization is about 1 ns. We argue that all this is an effect of a splitting of the polariton doublet at k=0. We consider different sources for the splitting and conclude that the most likely one is optical birefringence in the mirrors …
Photoinduced Kerr rotation by more than $π/2$ radians is demonstrated in planar quantum well microcavity in the strong coupling regime. This result is close to the predicted theoretical maximum of $π$. It is achieved by engineering microcavity parameters such that the optical impedance matching condition is reached at the smallest negative detuning between exciton resonance and the cavity mode. This ensures the optimum combination of the exciton induced optical non-linearity and the enhancement of the Kerr angle by the cavity. Comprehensive analysis of the polarization state of the light in th…
Planar microcavities filled with active materials containing excitonic resonances host radiative exciton-polariton (polariton) modes with in-plane wave vectors within the light cone. They also host at least one mode guided in the cavity plane by total internal reflection and which is not radiatively coupled to the vacuum modes except through defects or sample edges. We show that polariton lasing mediated by polariton stimulated scattering can occur concomitantly in both types of modes in a microcavity. By adjusting the detuning between the exciton and the radiative photon mode one can favor po…
Exciton polaritons in semiconductor microcavities exhibit many fundamental physical effects, with some of them amenable to being controlled by external fields. The polariton transport is affected by the polaritonic spin-orbit interaction, which is caused by the splitting of transverse-electric and transverse-magnetic (TE-TM) modes. This is the basis for a polaritonic Hall effect, called optical spin Hall effect (OSHE), which is related to the formation of spin/polarization textures in momentum space, determining anisotropic ballistic transport, as well as related textures in real space. Owing …
The future of quantum communication systems and quantum networks heavily rely on the ability to fabricate and coherently control the conversion of photons between different modes based on a solid-state plateform. In this work, we propose and theoretically investigate a scheme to optomechanically control coherent mode conversion of optical photons by utilizing two optically coupled hybrid semiconductor microcavities containing a quantum dot (QD). One of the microcavity is pumped by an external laser and the second cavity is driven by light emitted by the QD that is embedded in the interface sep…
Observations of polariton condensation in semiconductor microcavities suggest that polaritons can be exploited as a novel type of laser with low input-power requirements. The low-excitation regime is approximately equivalent to thermal equilibrium, and a higher excitation results in more dominant nonequilibrium features. Although standard photon lasing has been experimentally observed in the high excitation regime, e-h pair binding can still remain even in the high-excitation regime theoretically. Therefore, the photoluminescence with a different photon lasing mechanism is predicted to be diff…
Semiconductor microcavities operating in the polaritonic regime are highly non-linear, high speed systems due to the unique half-light, half-matter nature of polaritons. Here, we report for the first time the observation of propagating multi-soliton polariton patterns consisting of multi-peak structures either along (x) or perpendicular to (y) the direction of propagation. Soliton arrays of up to 5 solitons are observed, with the number of solitons controlled by the size or power of the triggering laser pulse. The break-up along the x direction occurs due to interplay of bistability, negative …
Recent experiments in exciton-polariton systems have provided high-precision measurements of the value of the polariton-polariton interaction constant, which is a key parameter that governs the nonlinear dynamics of polariton condensates and potentially enables quantum correlated polaritons. Yet, until now, this parameter has only been addressed theoretically using perturbative treatments or approximations that do not include the composite nature of the excitons. Here, we use a recently developed microscopic description of polaritons involving electrons, holes, and photons, where the interacti…
We investigate the interactions between exciton-polaritons in N two-dimensional semiconductor layers embedded in a planar microcavity. In the limit of low-energy scattering, where we can ignore the composite nature of the excitons, we obtain exact analytical expressions for the spin-triplet and spin-singlet interaction strengths, which go beyond the Born approximation employed in previous calculations. Crucially, we find that the strong light-matter coupling enhances the strength of polariton-polariton interactions compared to that of the exciton-exciton interactions, due to the Rabi coupling …
We develop a microscopic description of an electron-doped two-dimensional semiconductor embedded in a microcavity. Specifically, we investigate the interactions between exciton-polaritons and electrons for the case where the interactions between charges are strongly screened and the system is spin polarized. As a starting point, we obtain an analytic expression for the exciton-polariton wave function, and we relate the microscopic parameters of the light-matter system to experimentally measurable quantities, such as the Rabi coupling and the cavity photon frequency. We then derive the polarito…
Optically generated exciton-polaritons in cylindric semiconductor pillar microcavity with embedded GaAs/AlGaAs quantum wells demonstrate a clear polariton lasing regime. When exciting in the center of the pillar we detect a ring-shaped emission, where the peak of intensity can be separated from the excitation spot by more than 10 micrometers. The spatial coherence of the ring emission is verified by interferometry measurements. These observations are interpreted by drift of the exciton polariton condensate away from the excitation spot due to its repulsion from the exciton reservoir and by its…
The dynamics of the exciton-photon entanglement, in a semiconductor microcavity is analyzed. Finding a closed analytical expression for the time evolution of the concurrence. Using as model two coupled, quantum oscillators with detuning between them. Supposing that the system is at a temperature closer to zero. And that the quantum state of the system, remains in the one excitation sector of the total Hilbert space. The former theoretical setup, describes the excitons coupled to the photons in the microcavity accurately, for a system with ultra low density of excitons. We remark in first place…

We present a time-resolved study of energy relaxation and trapping dynamics of polariton condensates in a semiconductor microcavity ridge. The combination of two non-resonant, pulsed laser sources in a GaAs ridge-shaped microcavity gives rise to profuse quantum phenomena where the repulsive potentials created by the lasers allow the modulation and control of the polariton flow. We analyze in detail the dependence of the dynamics on the power of both lasers and determine the optimum conditions for realizing an all-optical polariton condensate transistor switch. The experimental results are inte…
We demonstrate control over light-matter coupling at room temperature combining a field effect transistor (FET) with a tuneable optical microcavity. Our microcavity FET comprises a monolayer tungsten disulfide WS$_2$ semiconductor which was transferred onto a hexagonal boron nitride flake that acts as a dielectric spacer in the microcavity, and as an electric insulator in the FET. In our tuneable system, strong coupling between excitons in the monolayer WS$_2$ and cavity photons can be tuned by controlling the cavity length, which we achieved with excellent stability, allowing us to choose fro…
The coupling between a 2D semiconductor quantum well and an optical cavity gives rise to combined light-matter excitations, the exciton-polaritons. These were usually measured when the conduction band is empty, making the single polariton physics a simple single-body problem. The situation is dramatically different in the presence of a finite conduction band population, where the creation or annihilation of a single exciton involves a many-body shakeup of the Fermi sea. Recent experiments in this regime revealed a strong modification of the exciton-polariton spectrum. Previous theoretical stud…
We develop in this work a simple qualitative quantum electron transport model, in the strong light-matter coupling regime under dipole approximation, able to capture polaritonic signatures in the time-dependent electrical current. The effect of the quantized electromagnetic field in the displacement current of a resonant tunneling diode inside an optical cavity is analyzed. The original peaks of the bare electron transmission coefficient split into two new peaks due to the resonant electron-photon interaction, leading to coherent Rabi oscillations among the polaritonic states that are develope…
