We analyse the effect of a strong perpendicular magnetic field on an intersubband transition in a disordered doped quantum well strongly coupled to an optical cavity. The magnetic field changes the lineshape of the intersubband optical transition due to the interface roughness of the quantum well from a Lorentzian to a Gaussian one. In this regime, a novel form of magnetic-field-induced cavity protection sets in, which strongly reduces the polariton linewidth to the cavity contribution only. Implications of our results for fundamental studies of nonlinear polariton dynamics and for technological applications to polariton lasers are finally highlighted.
Electric dipole transitions between different cavity polariton branches or between dressed atomic states with the same excitation number are strictly forbidden in centro-symmetric systems. For doped quantum wells in semiconductor microcavities, the strong coupling between an intersubband transition in the conduction band and a cavity mode produces two branches of intersubband cavity polaritons, whose normal-mode energy splitting is tunable and can be in the terahertz region. Here, we show that, by using asymmetric quantum wells, it is possible to have allowed dipolar transitions between differ…
We demonstrate room-temperature strong-coupling between a mid-infrared ($λ$=9.9 $μ$m) intersubband transition and the fundamental cavity mode of a metal-insulator-metal resonator. Patterning of the resonator surface enables surface-coupling of the radiation and introduces an energy dispersion which can be probed with angle-resolved reflectivity. In particular, the polaritonic dispersion presents an accessible energy minimum at k=0 where - potentially - polaritons can accumulate. We also show that it is possible to maximize the coupling of photons into the polaritonic states and - simultaneousl…
Through a non-perturbative quantum theory, we investigate how the quasi-electron excitations of a two-dimensional electron gas are modified by strong coupling to the vacuum field of a microcavity. We show that the electronic dressed states originate from a Fano-like coupling between the bare electron states and the continuum of intersubband cavity polariton excitations. In particular, we calculate the electron spectral function modified by light-matter interactions and its impact on the electronic injection of intersubband cavity polaritons. The domain of validity of the present theoretical re…
We investigate theoretically the effect of a magnetic field on intersubband polaritons in an asymmetric quantum well placed inside an optical resonator. It is demonstrated that the field-induced diamagnetic shift of electron subbands in the well increases the broadening of optical lines corresponding to intersubband electron transitions. As a consequence, the magnetic field can switch the polariton system from the regime of strong light-matter coupling to the regime of weak one. This effect paves a way to the effective control of polaritonic devices with a magnetic field.
We investigate theoretically the polariton coupling between the light confined in a planar cavity and the intersubband transitions of a two-dimensional electron gas confined in semiconductor quantum wells in the presence of a vertical magnetic field. We show that in heterostructures made of non-parabolic semiconductors, the polaritons do not fit a two-level problem, since the cavity photons couple to a non-degenerate ensemble of intersubband transitions. As a consequence, the stationary polariton eigenstates become very sensitive to the vertical magnetic field, which thus plays the role of an …
We investigate intersubband polaritons formed in the asymmetric quantum well (AQW) embedded into the semiconductor microcavity and study the effects of spin-orbit interaction (SOI) acting on intersubband excitations. The spin-orbit interaction of Rashba and Dresselhaus type remove the spin degeneracy of electrons with finite value of in-plane momentum and allow four types of intersubband excitations. While optical spin-flip transitions are suppressed, the spectrum of elementary excitations shows the appearance of upper, lower and middle polaritonic branches based on spin-conserving transitions…
We report experimental evidence of longitudinal optical (LO) phonon-intersubband polariton scattering processes under resonant injection of light. The scattering process is resonant with both the initial (upper polariton) and final (lower polariton) states and is induced by the interaction of confined electrons with longitudinal optical phonons. The system is optically pumped with a mid-IR laser tuned between 1094 cm-1 and 1134 cm-1 (lambda=9.14 um and lambda=8.82 um). The demonstration is provided for both GaAs/AlGaAs and InGaAs/AlInAs doped quantum well systems whose intersubband plasmon lie…
In this article we report about linear and nonlinear optical properties of intersubband cavity polariton samples, where the resonant photonic mode is a defect state in a metallo-dielectric photonic crystal slab. By tuning a single geometric parameter of the resonator, the cavity Q-factor can reach values as large as 85, with a consequent large cooperativity for the light-matter interaction. We show that a device featuring large cooperativity leads to sharp saturation, or even bistability, of the polariton states. This nonlinear dynamics occurs at the crossover between the weak and the strong c…
The ultrafast scattering dynamics of intersubband polaritons in dispersive cavities embedding GaAs/AlGaAs quantum wells are studied directly within their band structure using a non-collinear pump-probe geometry with phase-stable mid-infrared pulses. Selective excitation of the lower polariton at a frequency of ~25 THz and at a finite in-plane momentum, $k_{||}$, leads to the emergence of a narrowband maximum in the probe reflectivity at $k_{||}=0$. A quantum mechanical model identifies the underlying microscopic process as stimulated coherent polariton-polariton scattering. These results mark …
Artifical superlattice (SL) potentials have been employed extensively for band structure engineering of two-dimensional (2D) Dirac electron gas in graphene. While such engineered electronic band structures can modify optical or plasmonic properties of graphene, an emergent polaritonic behavior beyond weak perturbative effects (e.g. anisotropic Drude weights) has not been reported. Here, we show that an extreme modulation of one-dimensional (1D) SL potentials in monolayer graphene deforms the underlying Dirac band dispersion and introduces ladder-like energy levels near the Fermi surface, which…
We report on an extensive experimental study of intersubband excitations in the THz range arising from the coupling between a quantum well and a zero-dimensional metal-metal microcavities. Because of the conceptual simplicity of the resonators we obtain an extremely predictable and controllable system to investigate light-matter interaction. The experimental data is modelled by combining a quantum mechanical approach with an effective medium electromagnetic simulation that allows us to take into account the losses of the system. By comparing our modelling with the data we are able to retrieve …
We study theoretically the entanglement of two-photon states in the ground state of the intersubband cavity system, the so-called polariton vacuum. The system consists of a sequence of doped quantum wells located inside a microcavity and the photons can interact with intersubband excitations inside the quantum wells. Using an explicit solution for the ground state of the system, operated in the ultrastrong coupling regime, a post-selection is introduced, where only certain two-photon states are considered and analyzed for mode entanglement. We find that a fast quench of the coupling creates en…
We present a detailed study of the electroluminescence of intersubband devices operating in the light-matter strong coupling regime. The devices have been characterized by performing angle resolved spectroscopy that shows two distinct light intensity spots in the momentum-energy phase diagram. These two features of the electroluminescence spectra are associated with photons emitted from the lower polariton branch and from the weak coupling of the intersubband transition with an excited cavity mode. The same electroluminescent active region has been processed into devices with and without the o…
We develop a quantum model for the calculation of the gain of phonon-polariton intersubband lasers. The polaritonic gain arizes from the interaction between the electrons confined in a quantum well structure and the phonon confined in one layer of the material. Our theoretical approach is based on expressing the crucial matter excitations (intersubband electrons and phonons) in terms of polarisation densities in second quantisation, and treating all non-resonant polarisations with an effective dielectric function. The interaction between the electronic and phononic polarizations is treated per…
A signature of the scattering between microcavity polaritons and longitudinal optical phonons has been observed in the electroluminescence spectrum of an intersubband device operating in the light-matter strong coupling regime. By electrical pumping we resonantly populate the upper polariton branch at different energies as a function of the applied bias. The electroluminescent signal arising from these states is seconded by a phonon replica from the lower branch.
The strong-coupling regime between an electronic transition and the photonic mode of a optical resonator manifests itself in the lifting of the degeneracy between the two modes and the creation of two polariton states with mixed optical and electronic character. This phenomenon has been studied in atoms, excitons in semiconductors and quantum electrodynamics circuits based on Josephson junctions. Recently, there is also strong interest to study similar effects using intersubband transitions in quantum wells in the terahertz, where the ultra strong coupling regime can be reached and new physica…
We study a "strongly-coupled" (SC) polariton system formed between the atom-like intersubband transitions in a semiconductor nanostructure and the THz optical modes that are localised at the edges of a gold aperture. The polaritons can be excited optically, by incoherent excitation with bandgap radiation, and we find that they also coherently scatter the same input laser, to give strikingly sharp "sideband" (SB) spectral peaks in the backscattered spectrum. The SB intensity is a sensitive track of the polariton density and they can be detected down to a quantum noise floor that is more than 25…
Electronic resonances can significantly enhance the photon-phonon coupling in cavity optomechanics, but are normally avoided due to absorption losses and dephasing by inhomogeneous broadening. We experimentally demonstrate that exciton-polaritons in semiconductor microcavities enable GHz optomechanics with single-particle resonant couplings reaching record values in the 10s of MHz range. Moreover, this resonant enhancement is protected from inhomogeneous broadening by the Rabi gap. Single-polariton non-linearities and the optomechanical strong-coupling regime become accessible in this platform…
We have investigated the transition from strong to ultra-strong coupling regime between a mid-infrared intersubband excitation and the fundamental mode of a metal-dielectric-metal microcavity. The ultra-strong coupling regime is demonstrated up to room temperature for a wavelength of $11.7 μ$m by using 260 nm thick cavities, which impose an extreme sub-wavelength confinement. By varying the doping of our structures we show that the experimental signature of the transition to the ultra-strong coupling regime is the opening of a photonic gap in the polariton dispersion. The width of this gap dep…
Topological insulators are unique devices supporting unidirectional edge states at their interfaces. Due to topological protection, such edge states persist in the presence of disorder and do not experience backscattering upon interaction with defects. We show that despite the topological protection and the fact that such states at the opposite edges of a ribbon carry opposite currents, there exists a physical mechanism allowing to resonantly couple topological excitations propagating at opposite edges. Such mechanism uses weak periodic temporal modulations of the system parameters and does no…
Recently, the concept of strong light-matter coupling has been demonstrated in semiconductor structures, and it is poised to revolutionize the design and implementation of components, including solid state lasers and detectors. We demonstrate an original nanospectroscopy technique that permits to study the light-matter interaction in single subwavelength-sized nano-cavities where far-field spectroscopy is not possible using conventional techniques. We inserted a thin ($\approx$ 150 nm) polymer layer with negligible absorption in the mid-IR (5 $μ$m < $λ$ < 12 $μ$m) inside a metal-insulator-meta…
