Frequency-selective or even frequency-tunable Terahertz (THz) photodevices are critical components for many technological applications that require nanoscale manipulation, control and confinement of light. Within this context, gate-tunable phototransistors based on plasmonic resonances are often regarded as the most promising devices for frequency-selective detection of THz fields. The exploitation of constructive interference of plasma waves in such detectors not only promises frequency selectivity, but also a pronounced sensitivity enhancement at the target frequencies. However, clear signatures of plasmon-assisted resonances in THz detectors have been only revealed at cryogenic temperatures so far, and remain unobserved at application-relevant room-temperature conditions. In this work, we demonstrate the sought-after room-temperature resonant detection of THz radiation in short-channel gated photodetectors made from high-quality single-layer graphene. The survival of this intriguing resonant regime at room-temperature ultimately relies on the weak intrinsic electron-phonon scattering in graphene, which avoids the damping of the plasma oscillations.
The concept and analysis of a Terahertz (THz) frequency-reconfigurable antenna using graphene are presented. The antenna exploits dipole-like plasmonic resonances that can be frequency-tuned on large range via the electric field effect in a graphene stack. In addition to efficient dynamic control, the proposed approach allows high miniaturization and good direct matching with continuous wave THz sources. A qualitative model is used to explain the excellent impedance stability under reconfiguration. These initial results are very promising for future all-graphene THz transceivers and sensors. K…
We use computational approaches to explore the role of a high-refractive-index dielectric TiO2 grating with deep subwavelength thickness on InSb as a tunable coupler for THz surface plasmons. We find a series of resonances as the grating couples a normally-incident THz wave to standing surface plasmon waves on both thin and thick InSb layers. In a marked contrast with previously-explored metallic gratings, we observe the emergence of a much stronger additional resonance. The mechanism of this giant plasmonic resonance is well interpreted by the dispersion of surface plasmon excited in the air\…
High-mobility field effect transistors can serve as resonant detectors of terahertz radiation due to excitation of plasmons in the channel. The modeling of these devices previously relied either on approximate techniques, or complex full-wave simulations. In this paper, we obtain an exact solution for driven electrical oscillations in plasmonic field-effect transistor with realistic contact geometry. The obtained solution highlights the importance of evanescent plasma waves excited near the contacts, which qualitatively modify the detector responsivity spectra. We derive the boundary condition…
We report on room temperature THz detection by means of antenna-coupled field effect transistors fabricated by using epitaxial graphene grown on silicon carbide substrate. Two independent detection mechanisms are found: plasma wave assisted-detection and thermoelectric effect, which is ascribed to the presence of junctions along the FET channel. The superposition of the calculated functional dependence of both the plasmonic and thermoelectric photovoltages on the gate bias qualitatively well reproduces the measured photovoltages. Additionally, the sign reversal of the measured photovoltage dem…
Ultrafast all-optical control of spins with femtosecond laser pulses is one of the hot topics at the crossroads of photonics and magnetism with a direct impact on future magnetic recording. Unveiling light-assisted recording mechanisms for an increase of the bit density beyond the diffraction limit without excessive heating of the recording medium is an open challenge. Here we show that surface plasmon-polaritons in hybrid metal-dielectric structures can provide spatial confinement of the inverse Faraday effect, mediating the excitation of localized coherent spin precession with 0.41 THz frequ…
Graphene supports surface plasmon polaritons with comparatively slow propagation velocities in the THz region, which becomes increasingly interesting for future communication technologies. This ability can be used to realize compact antennas, which are up to two orders of magnitude smaller than their metallic counterparts. For a proper functionality of these antennas some minimum material requirements have to be fulfilled, which are presently difficult to achieve, since the fabrication and transfer technologies for graphene are still evolving. In this work we analyze available graphene materia…
We present a computational study of terahertz optical properties of a grating-coupled plasmonic structure based on micrometer-thin InSb layers. We find two strong absorption resonances that we interpret as standing surface plasmon modes and investigate their dispersion relations, dependence on InSb thickness, and the spatial distribution of the electric field. The observed surface plasmon modes are well described by a simple theory of the air/InSb/air trilayer. The plasmonic response of the grating/InSb structure is highly sensitive to the dielectric environment and the presence of an analyte …
Terahertz power dependence of the photoresponse of field effect transistors, operating at frequencies from 0.1 to 3 THz for incident radiation power density up to 100 kW/cm^2 was studied for Si metal-oxide-semiconductor field-effect transistors and InGaAs high electron mobility transistors. The photoresponse increased linearly with increasing radiation power up to kW/cm^2 range. The saturation of the photoresponse was observed for all investigated field effect transistors for intensities above several kW/cm^2. The observed signal saturation is explained by drain photocurrent saturation similar…

Surface plasmons in graphene may provide an attractive alternative to noble-metal plasmons due to their tighter confinement, peculiar dispersion, and longer propagation distance. We present theoretical studies of the nonlinear difference frequency generation of terahertz surface plasmon modes supported by two-dimensional layers of massless Dirac electrons, which includes graphene and surface states in topological insulators. Our results demonstrate strong enhancement of the DFG efficiency near the plasmon resonance and the feasibility of phase-matched nonlinear generation of plasmons over a br…
Experimental results of direct measurement of resonant monochromatic terahertz emission optically excited in InGaAs transistor channels are presented. The emission is attributed to two-dimensional plasma waves excited by photogeneration of electron-hole pairs in the channel at the frequency $f_0$ of the beating of two cw-laser sources. The presence of resonances for the radiation emission in the range of $f_0\pm 10$ GHz (with $f_0$ from 0.3 up to 0.5 THz) detected by a Si-bolometer is found. Numerical results support that such a high quality of the emission resonances can be explained by the a…
We demonstrate the realization of an electrically-driven integrated source of surface plasmon polaritons. Light-emitting individual single-walled carbon nanotube field effect transistors were fabricated in a plasmonic-ready platform. The devices were operated at ambient condition to act as an electroluminescence source localized near the contacting gold electrodes. We show that photon emission from the semiconducting channel can couple to propagating surface plasmons developing in the electrical terminals. Momentum-space spectroscopy suggests that excited plasmon modes are bound to the metal-g…
We propose a microscopic theory of terahertz (THz) radiation generation on metal gratings under the action of femtosecond laser pulses. In contrast to previous models, only low-frequency currents inside the metal are considered without involving electron emission. The presented model is based on plasmon-enhanced thermal effects and explains the resonant character of optical-to-THz conversion giving an adequate estimation for the full signal energy. Numerical modeling reproduces specific experimental features like delayed character of THz response and low conversion efficiency when the grating …
The interaction between intersubband resonances (ISRs) and metamaterial microcavities can form a strongly coupled system where new resonances form that depend on the coupling strength. Here we present experimental evidence of strong coupling between the cavity resonance of a THz metamaterial and the ISR in a high electron mobility transistor structure with a triangular confinement. The device is electrically switched from an uncoupled to a strongly coupled regime by tuning the ISR with epitaxially grown transparent gates. An asymmetric triangular potential in the heterostructure enables ultraw…
Using a realistic quantum master equation we show that the resonance fluorescence spectra of a two-level artificial atom (quantum dot) can be tuned by adjusting its photonic local density of states via biasing of one or more graphene monolayers. The structured photon reservoir is included using a photon Green function theory which fully accounts for the loss and dispersion. The field-driven Mollow triplet spectrum can be actively controlled by the graphene bias in the THz frequency regime. We also consider the effect of a dielectric support environment, and multiple graphene layers, on the emi…
We propose a terahertz radiation source based on the excitation of plasma resonances in graphene structures by means of mixing two NIR laser signals with a THz difference frequency. The process is the photo-thermo-electric effect which has recently been demonstrated to be operative at THz frequencies in graphene. An antenna couples the THz radiation out of the sub-wavelength graphene element and into the far field. The emission is monochromatic with a bandwidth determined by that of the NIR laser sources. The output power of the device as a function of the emitter frequency is estimated at ten…
Resonant frequencies of the two-dimensional plasma in FETs increase with the reduction of the channel dimensions and can reach the THz range for sub-micron gate lengths. Nonlinear properties of the electron plasma in the transistor channel can be used for the detection and mixing of THz frequencies. At cryogenic temperatures resonant and gate voltage tunable detection related to plasma waves resonances, is observed. At room temperature, when plasma oscillations are overdamped, the FET can operate as an efficient broadband THz detector. We present the main theoretical and experimental results o…
Although time-independent models provide very useful dynamical information with a reduced computational burden, going beyond the quasi-static approximation provides enriched information when dealing with TeraHertz (THz) frequencies. In this work, the THz noise of dual-gate graphene transistors with DC polarization is analyzed from a careful simulation of the time-dependent particle and displacement currents. From such currents, the power spectral density (PSD) of the total current fluctuations are computed at the source, drain and gate contacts. The role of the lateral dimensions of the transi…
We provide an analytical solution to the problem of scattering of electromagnetic radiation by a square-wave grating with a flat graphene sheet on top. We show that for deep groves there is a strong plasmonic response with light absorption in the graphene sheet reaching more than 45%, due to the excitation of surface plasmon-polaritons. The case of grating with a graphene sheet presenting an induced periodic modulation of the conductivity is also discussed.
Plasmonic terahertz detection by a double-grating gate field-effect transistor structure with an asymmetric unit cell is studied theoretically. Detection responsivity exceeding 8 kV/W at room temperature in the photovoltaic response mode is predicted for strong asymmetry of the structure unit cell. This value of the responsivity is an order of magnitude greater than reported previously for the other types of uncooled plasmonic terahertz detectors. Such enormous responsivity can be obtained without using any supplementary antenna elements because the double-grating gate acts as an aerial matche…
We report on experimental studies of terahertz (THz) radiation transmission through grating-gate graphene-channel transistor nanostructures and demonstrate room temperature THz radiation amplification stimulated by current-driven plasmon excitations. Specifically, with increase of the direct current (dc) under periodic charge density modulation, we observe a strong red shift of the resonant THz plasmon absorption, its complete bleaching, followed by the amplification and blue shift of the resonant plasmon frequency. Our results are, to the best of our knowledge, the first experimental observat…
Electrically injected terahertz (THz) radiation sources are extremely appealing given their versatility and miniaturization potential, opening the venue for integrated-circuit THz technology. In this work, we show that coherent THz frequency combs in the range $0.5~\mathrm{THz}<ω/2π<10~\mathrm{THz}$ can be generated making use of graphene plasmonics. Our setup consists of a graphene field-effect transistor with asymmetric boundary conditions, with the radiation originating from a plasmonic instability that can be controlled by direct current injection. We put forward a combined analytical and …
Epitaxial graphene mesas and ribbons are investigated using terahertz (THz) nearfield microscopy to probe surface plasmon excitation and THz transmission properties on the sub-wavelength scale. The THz near-field images show variation of graphene properties on a scale smaller than the wavelength, and excitation of THz surface waves occurring at graphene edges, similar to that observed at metallic edges. The Fresnel reflection at the substrate SiC/air interface is also found to be altered by the presence of graphene ribbon arrays, leading to either reduced or enhanced transmission of the THz wa…
We study instability of plasmons in a dual-grating-gate graphene field-effect transistor induced by dc current injection using self-consistent simulations with the Boltzmann equation. With only the acoustic-phonon-limited electron scattering, it is demonstrated that a total growth rate of the plasmon instability, with the terahertz/mid-infrared range of the frequency, can exceed $4\times10^{12}$ s$^{-1}$ at room temperature, which is an order of magnitude larger than in two-dimensional electron gases based on usual semiconductors. By Comparing the simulation results with existing theory, it is…
Terahertz (THz) fields are widely applied for sensing, communication and quality control. In future applications, they could be efficiently confined, enhanced and manipulated - well below the classical diffraction limit - through the excitation of graphene plasmons (GPs). These possibilities emerge from the strongly reduced GP wavelength, lp, compared to the photon wavelength, l0, which can be controlled by modulating the carrier density of graphene via electrical gating. Recently, GPs in a graphene-insulator-metal configuration have been predicted to exhibit a linear dispersion (thus called a…
Negative refraction of highly squeezed polaritons is a fundamental building block for nanophotonics, since it can enable many unique applications, such as deep-subwavelength imaging. However, the phenomenon of all-angle negative refraction of highly squeezed polaritons, such as graphene plasmons with their wavelength squeezed by a factor over 100 compared to free-space photons, was reported to work only within a narrow bandwidth (<1 THz). Demonstrating this phenomenon within a broad frequency range remains a challenge that is highly sought after due to its importance for the manipulation of li…
Graphene is considered as a promising platform for detectors of high-frequency radiation up to the terahertz (THz) range due to graphene$'$s superior electron mobility. Previously it has been shown that graphene field effect transistors (FETs) exhibit room temperature broadband photoresponse to incoming THz radiation thanks to the thermoelectric and/or plasma wave rectification. Both effects exhibit similar functional dependences on the gate voltage and therefore it was found to be difficult to disentangle these contributions in the previous studies. In this letter, we report on combined exper…
The plasma wave instabilities in ballistic Field Effect Transistors (FETs) have a promise of developing sensitive THz detectors and efficient THz sources. One of the difficulties in achieving efficient resonant plasmonic detection and generation is assuring proper boundary conditions at the contacts and at the heterointerfaces and tuning the plasma velocity. We propose using the tunable narrow channel regions of an increased width, which we call "stubs" for optimizing the boundary conditions and for controlling the plasma velocity. We developed a compact model for THz plasmonic devices using t…
The current (voltage) responsivity of the superlattice-based diode detectors in the terahertz frequency band which includes the region of the polar optical phonon frequencies has been analyzed theoretically. Within the framework of the equivalent circuit approach an electro-dynamical model which allows one to analyze the responsivity taking into account the plasmon polariton excitation both in the substrate and in the contact layers of the diodes has been suggested. It has been shown that the presence of the plasmon polariton excitation gives rise to strong features in the frequency dependence…
In order to characterize magnetic-field (B) tunable THz plasmonic detectors, spectroscopy experiments were carried out at liquid helium temperatures and high magnetic fields on devices fabricated on a high electron mobility GaAs/AlGaAs heterostructure. The samples were either gated (the gate of a meander shape) or ungated. Spectra of a photovoltage generated by THz radiation were obtained as a function of B at a fixed THz excitation from a THz laser or as a function of THz photon frequency at a fixed B with a Fourier spectrometer. In the first type of measurements, the wave vector of magnetopl…
We propose the concept, synthesis, analysis, and design of graphene-based plasmonic tunable low-pass filters operating in the THz band. The proposed structure is composed of a graphene strip transferred onto a dielectric and a set of polysilicon DC gating pads located beneath it. This structure implements a stepped impedance low-pass filter for the propagating surface plasmons by adequately controlling the guiding properties of each strip section through graphene's field effect. A synthesis procedure is presented to design filters with desired specifications in terms of cut-off frequency, in-b…
Here, for the first time we predict a giant surface plasmon-induced drag effect (SPIDEr), which exists under conditions of the extreme nanoplasmonic confinement. Under realistic conditions, in nanowires, this giant SPIDEr generates rectified THz potential differences up to 10 V and extremely strong electric fields up to 10^5-10^6 V/cm. The SPIDEr is an ultrafast effect whose bandwidth for nanometric wires is 20 THz. The giant SPIDEr opens up a new field of ultraintense THz nanooptics with wide potential applications in nanotechnology and nanoscience, including microelectronics, nanoplasmonics, …
Sub-wavelength graphene structures support localized plasmonic resonances in the terahertz and mid-infrared spectral regimes. The strong field confinement at the resonant frequency is predicted to significantly enhance the light-graphene interaction, which could enable nonlinear optics at low intensity in atomically thin, sub-wavelength devices. To date, the nonlinear response of graphene plasmons and their energy loss dynamics have not been experimentally studied. We measure and theoretically model the terahertz nonlinear response and energy relaxation dynamics of plasmons in graphene nanorib…
We propose and discuss terahertz electro-absorption modulators based on graphene plasmonic structures. The active device consists of a self-gated pair of graphene layers, which are patterned to structures supporting THz plasmonic resonances. These structures allow for efficient control of the effective THz optical conductivity, thus absorption, even at frequencies much higher than the Drude roll-off in graphene where most previously proposed graphene-based devices become inefficient. Our analysis shows that reflectance-based device configurations, engineered so that the electric field is enhan…
We theoretically investigate the surface plasmon polariton (SPP) at the interface between 3D strong topological insulator (TI) and layered superconductor-magnetic insulator structure. The tunability of SPP through electronic doping can be enhanced when the magnetic permeability of the layered structure becomes higher. When the interface is gapped by superconductivity or perpendicular magnetism, SPP dispersion is further distorted, accompanied by a shift of group velocity and penetration depth. Such a shift of SPP reaches maximum when the magnitude of Fermi level approaches the gap value, and m…
We show that a strong infrared laser beam obliquely incident on graphene can experience a parametric instability with respect to decay into lower-frequency (idler) photons and THz surface plasmons. The instability is due to a strong in-plane second-order nonlinear response of graphene which originates from its spatial dispersion. The parametric decay leads to efficient generation of THz plasmons and gives rise to quantum entanglement of idler photons and surface plasmon states. A similar process can be supported by surface states of topological insulators such as Bi$_2$Se$_3$.
We present results for time-dependent electron transport in a ballistic graphene field-effect transistor with an ac-driven gate. Nonlinear response to the ac drive is derived utilizing Floquet theory for scattering states in combination with Landauer-Büttiker theory for transport. We identify two regimes that can be useful for applications: (i) low and (ii) high doping of graphene under source and drain contacts, relative to the doping level in the graphene channel, which in an experiment can be varied by a back gate. In both regimes, inelastic scattering induced by the ac drive can excite qua…
We have fabricated a grating-gate InGaAs/GaAs field-effect transistor structure with narrow slits between the grating gate fingers. The resonant photoconductive response of this structure has been measured in the sub-terahertz frequency range. The frequencies of the photoresponse peaks correspond to the excitation of the plasmon resonances in the structure channel. The obtained responsivity exceeds the responsivity reported previously for similar plasmonic terahertz detectors by two orders of magnitude due to enhanced coupling between incoming terahertz radiation and plasmon oscillations in th…
We analyze dynamic properties of vertical graphene-base hot-electron transistors (GB-HETs) and consider their operation as detectors of terahertz (THz) radiation using the developed device model. The GB-HET model accounts for the tunneling electron injection from the emitter, electron propagation across the barrier layers with the partial capture into the GB, and the self-consistent oscillations of the electric potential and the hole density in the GB (plasma oscillations), as well as the quantum capacitance and the electron transit-time effects. Using the proposed device model, we calculate t…
The rectification of electromagnetic waves to direct currents is a crucial process for energy harvesting, beyond-5G wireless communications, ultra-fast science, and observational astronomy. As the radiation frequency is raised to the sub-terahertz (THz) domain, ac-to-dc conversion by conventional electronics becomes challenging and requires alternative rectification protocols. Here we address this challenge by tunnel field-effect transistors made of bilayer graphene (BLG). Taking advantage of BLG's electrically tunable band structure, we create a lateral tunnel junction and couple it to an ant…
Phase- and angle-sensitive terahertz hot-electron bolometric plasmonic detectors based on FETs with graphene channel and composite h-BN/black-P/h-BN gate layer
Among its many outstanding properties, graphene supports terahertz surface plasma waves -- sub-wavelength charge density oscillations connected with electromagnetic fields that are tightly localized near the surface[1,2]. When these waves are confined to finite-sized graphene, plasmon resonances emerge that are characterized by alternating charge accumulation at the opposing edges of the graphene. The resonant frequency of such a structure depends on both the size and the surface charge density, and can be electrically tuned throughout the terahertz range by applying a gate voltage[3,4]. The p…
We evaluate the proposed resonant terahertz (THz) detectors on the base of field-effect transistors (FETs) with split gates, electrically induced lateral p-n junctions, uniform graphene layer (GL) or perforated (in the p-n junction depletion region) graphene layer (PGL) channel. The perforated depletion region forms an array of the nanoconstions or nanoribbons creating the barriers for the holes and electrons. The operation of the GL-FET- and PGL-FET detectors is associated with the rectification of the ac current across the lateral p-n junction enhanced by the excitation of bound plasmonic os…
We propose and analyze the terahertz (THz) detectors based on a gated graphene p-i-n (GPIN) field-effect transistor (FET) structure. The reverse-biased i-region between the gates plays the role of the electrons and holes injectors exhibiting nonlinear $I-V$ characteristics due to the Zener-Klein tunneling. This region enables the THz signal rectification, which provides their detection. The gated regions serve as the electron and hole reservoirs and the THz resonant plasma cavities. The resonant excitation of the electron and hole plasmonic oscillations results in a substantial increase in the…
