The ray dynamics of optical cavities exhibits bifurcation points: special geometries at which ray trajectories switch abruptly between stable and unstable. A prominent example is the Fabry-Perot cavity with two planar mirrors, which is widely employed for broad-area semiconductor lasers. Such cavities support lasing in a relatively small number of transverse modes, and the laser is highly susceptible to filamentation and irregular pulsations. Here we demonstrate experimentally that a slight deviation from this bifurcation point (planar cavity) dramatically changes the laser performance. In a near-planar cavity with two concave mirrors, the number of transverse lasing modes increases drastically. While the spatial coherence of the laser emission is reduced, the divergence angle of the output beam remains relatively narrow. Moreover, the spatio-temporal lasing dynamics becomes significantly more stable compared to that in a Fabry-Perot cavity. Our near-planar broad-area semiconductor laser has higher brightness, better directionality and hence allows shorter integration times than an incandescent lamp while featuring sufficiently low speckle contrast at the same time, making it a vastly superior light source for speckle-free imaging. Furthermore, our method of controlling spatio-temporal dynamics with extreme sensitivity near a bifurcation point may be applied to other types of high-power lasers and nonlinear dynamic systems.
The realization of a cavity soliton laser using a vertical-cavity surface-emitting semiconductor gain structure coupled to an external cavity with a frequency-selective element is reported. All-optical control of bistable solitonic emission states representing small microlasers is demonstrated by injection of an external beam. The control scheme is phase-insensitive and hence expected to be robust for all-optical processing applications. The motility of these structures is also demonstrated.
We report on experimental observation of localized structures in two mutually coupled broad-areahttp://hal.archives-ouvertes.fr/images/calendar.gif semiconductor resonators. These structures coexist with a dark homogeneous background and they have the same properties as cavity solitons without requiring the presence of a driving beam into the system. They can be switched individually on and off by means of a local addressing beam.
A novel concept of self-phasematched optical frequency conversion in dispersive dielectric microcavities is studied theoretically and experimentally. We develop a time-dependent model, incorporating the dispersion into the structure of the spatial cavity modes and translating the phasematching requirement into the optimization of a nonlinear cavity mode overlap. We design and fabricate integrated double-resonance semiconductor microcavities for self-phasematched second harmonic generation. The measured efficiency exhibits a significant maximum near the cavity resonance due to the intra-cavity …
We demonstrate a miniature self-injection locked DFB laser using resonant optical feedback from a high-Q crystalline whispering gallery mode resonator. The linewidth reduction factor is greater than 10,000, with resultant instantaneous linewidth less than 200 Hz. The minimal value of the Allan deviation for the laser frequency stability is 3x10^(-12) at the integration time of 20 us. The laser possesses excellent spectral purity and good long term stability.
Metallic-Cavity lasers or plasmonic nanolasers of sub-wavelength sizes have attracted great attentions in recent years, with the ultimate goal of achieving continuous wave (CW), room temperature (RT) operation under electrical injection. Despite great efforts, a conclusive and convincing demonstration of this goal has proven challenging. By overcoming several fabrication challenges imposed by the stringent requirement of such small scale devices, we were finally able to achieve this ultimate goal. Our metallic nanolaser with a cavity volume of 0.67λ3 (λ=1591 nm) shows a linewidth of 0.5 nm at …
We couple a double-channel imaging technique, allowing for the simultaneous acquisition of high-quality and high-resolution intensity and peak emission wavelength profiles [T. Wang and G.L. Lippi, Rev. Sci. Instr. 86, 063111 (2015)], to the polarization-resolved analysis of the optical emission of a multimode VCSEL. Detailed information on the local wavelength shifts between the two polarized components and on the wavelength gradients can be easily gathered. A polarization- and position-resolved energy balance can be constructed for each wavelength component, allowing in a simple way for a dir…
Radiation pressure, electrostriction, and photothermal forces have been investigated to evidence backaction, non-linearities and quantum phenomena in cavity optomechanics. We show here through a detailed study of the relative intensity of the cavity mechanical modes observed when exciting with pulsed lasers close to the GaAs optical gap that optoelectronic forces involving real carrier excitation and deformation potential interaction are the strongest mechanism of light-to-sound transduction in semiconductor GaAs/AlAs distributed Bragg reflector optomechanical resonators. We demonstrate that t…
Designing and realizing switchable cavities at the infrared and THz frequencies is crucial for achieving novel integrated photonic circuits. Semiconductors like SiC support the propagation of surface phonon polaritons with the ability to tune carrier concentrations via doping. In this manuscript, we investigate the tunability of coupled surface-phonon-plasmon polariton waves inside an elliptical cavity build from a metal-semiconductor heterostructure. We theoretically study the impact of the extra n- and p-carrier doping on the resonant modes of the cavity and we show that for certain cavity m…
Using Finite-Difference Time-Domain (FDTD) simulation, we show that ultrahigh- Q nanocavities can be obtained through the manipulation of a single semiconductor nanowire (NW) inside a slot in a line defect of a two-dimensional (2D) photonic crystal. By controlling the design and its lattice parameters of the photonic crystal, we have achieved a quality factor Q larger than 106 and a mode volume Vc smaller than 0.11 μm3 (1.25 of a cubic wavelength in the NW) for a cavity peak in the telecommunication band. This design is useful for realizing a position-controlled cavity in a photonic crystal. H…
We present experimental and numerical studies of broad-area semiconductor lasers with chaotic ray dynamics. The emission intensity distributions at the cavity boundaries are measured and compared to ray tracing simulations and numerical calculations of the passive cavity modes. We study two different cavity geometries, a D-cavity and a stadium, both of which feature fully chaotic ray dynamics. While the far-field distributions exhibit fairly homogeneous emission in all directions, the emission intensity distributions at the cavity boundary are highly inhomogeneous, reflecting the non-uniform i…
A III-V compound semiconductor nanowire is an attractive material for a novel hybrid quantum interface that interconnects photons, electrons, and phonons through a wavelength-tunable quantum structure embedded in its free-standing structure. In such a nanomechanical element, however, a challenge is how to detect and manipulate a small number of phonons via its tiny mechanical motion. A solution would be to couple an optical cavity to a nanowire by introducing the ``cavity optomechanics'' framework, but the typical size difference between them becomes a barrier to achieving this. Here, we demon…
To increase the spectral efficiency of coherent communication systems, lasers with ever-narrower linewidths are required as they enable higher-order modulation formats with lower bit-error rates. In particular, semiconductor lasers are a key component due to their compactness, low power consumption, and potential for mass production. In field-testing scenarios their output is coupled to a fiber, making them susceptible to external optical feedback (EOF). This has a detrimental effect on its stability, thus it is traditionally countered by employing, for example, optical isolators and angled ou…
Two-dimensional (2D) semiconducting microcavity, where exciton-polaritons can be formed, constitues a promising setup for exploring and manipulating various regimes of light-matter interaction. Here, the coupling between 2D excitons and metallic cavity photons is studied by using first-principles propagator technique. The strength of exciton-photon coupling is characterised by its Rabi splitting to two exciton-polaritons, which can be tuned by cavity thickness. Maximum splitting of 128 meV is achieved in phosporene cavity, while remarkable value of about 440 meV is predicted in monolayer hBN d…
We design and fabricate an on-chip laser source that produces a directional beam with low spatial coherence. The lasing modes are based on the axial orbit in a stable cavity and have good directionality. To reduce the spatial coherence of emission, the number of transverse lasing modes is maximized by fine-tuning the cavity geometry. Decoherence is reached in a few nanoseconds. Such rapid decoherence will facilitate applications in ultrafast speckle-free full-field imaging.
Semiconductor microcavities are widely used to study collective interactions of cavity exciton-polaritons leading to their condensation phenomenon. Exciton-light interaction is highly enhanced in such structures due to the resonance enhancement of the electromagnetic field inside the high quality cavity. Considerably lower interest is concerned to exciton states non-resonant with the cavity mode for which the exciton-photon interaction is strongly reduced due to the existence of the cavity. We point out here that these states are responsible for non-classical light generation in semiconductor …
We predict and experimentally observe the enhancement by three orders of magnitude of phase mismatched second and third harmonic generation in a GaAs cavity at 650nm and 433nm, respectively, well above the absorption edge. Phase locking between the pump and the harmonics changes the effective dispersion of the medium and inhibits absorption. Despite hostile conditions the harmonics become localized inside the cavity leading to relatively large conversion efficiencies. Field localization plays a pivotal role and ushers in a new class of semiconductor-based devices in the visible and UV ranges.
Optically-coupled semiconductor laser arrays are described by coupled rate equations. The coupled mode equations and carrier densities are included in the analysis, which inherently incorporate the carrier-induced nonlinearities including spatial hole burning and amplitude-phase coupling. We solve the steady-state coupled rate equations and consider the cavity frequency detuning and the individual laser pump rates as the experimentally controlled variables. We show that the carrier-induced nonlinearities play a critical role in the mode control, and we identify gain contrast induced by cavity …
We report a buried heterostructure vertical-cavity surface-emitting laser fabricated by epitaxial regrowth over an InGaAs quantum well gain medium. The regrowth technique enables microscale lateral confinement that preserves a high cavity quality factor (loaded $Q\approx$ 4000) and eliminates parasitic charging effects found in existing approaches. Under optimal spectral overlap between gain medium and cavity mode (achieved here at $T$ = 40 K) lasing was obtained with an incident optical power as low as $P_{\rm th}$ = 10 mW ($λ_{\rm p}$ = 808 nm). The laser linewidth was found to be $\approx$3…
We present a method to implement 3-dimensional polariton confinement with in-situ spectral tuning of the cavity mode. Our tunable microcavity is a hybrid system consisting of a bottom semiconductor distributed Bragg reflector (DBR) with a cavity containing quantum wells (QWs) grown on top and a dielectric concave DBR separated by a micrometer sized gap. Nanopositioners allow independent positioning of the two mirrors and the cavity mode energy can be tuned by controlling the distance between them. When close to resonance we observe a characteristic anticrossing between the cavity modes and the…
The smaller the size of a light-emitting microcavity, the more important it becomes to understand the effects of the cavity boundary on the optical mode profile. Conventional methods of laser physics, such as the paraxial approximation, become inapplicable in many of the more exotic cavity designs to be discussed here. Cavities in the shape of microdisks, pillars and rings can yield low lasing thresholds in a wide variety of gain media: quantum wells, wires and even dots, as well as quantum cascade superlattices and GaN. An overview of the experimental and theoretical status is provided, with …
Dynamics of coupled semiconductor lasers is investigated by numerical simulations. A realistic laser simulation engine is used to study the synchronization and dynamical regime in two mutually coupled Fabry-Perot and/or DFB lasers. Both, single- and multi-mode operation regimes are studied with emphasis on the role of the multiple laser-cavity modes. Our findings indicate that the two laser synchronize within each laser-cavity mode, while the synchronization across different cavity modes is significantly weaker.
Dissipative Kerr solitons are self-organized optical waves arising from the interplay between Kerr effect and dispersion. They can form spontaneously in nonlinear microresonators pumped with an external continuous-wave laser, which provides the parametric gain for the proliferation of an ultrastable frequency comb. These miniaturized and battery driven microcombs have become a disruptive technology for precision metrology, broadband telecommunication and ultrafast optical ranging. In this work, we report on the first experimental observation of dissipative Kerr solitons generated in a ring cav…
Semiconductor nanowires (NWs) are promising for realizing various on-chip nonlinear optical devices, due to their nanoscale lateral confinement and strong light-matter interaction. However, high-intensity pulsed pump lasers are typically needed to exploit their optical nonlinearity because light couples poorly with nanometric-size wires. Here, we demonstrate microwatts continuous-wave light pumped second harmonic generation (SHG) in AlGaAs NWs by integrating them with silicon planar photonic crystal cavities. Light-NW coupling is enhanced effectively by the extremely localized cavity mode at t…
We introduce a spin-flip model for a broad-area Vertical-Cavity Surface-Emitting Laser (VCSEL) with a saturable absorber. We demonstrate simultaneous existence of orthogonally linearly polarized and elliptically polarized cavity solitons. We show that polarization degree of freedom leads to period doubling route to spatially localized chaos of the elliptically polarized cavity solitons.
We report on an optical frequency comb with 14nm (~1.8 THz) spectral bandwidth at -3 dB level that is generated using a passively mode-locked quantum-well (QW) laser in photonic integrated circuits (PICs) fabricated through an InP generic photonic integration technology platform. This 21.5-GHz colliding-pulse mode-locked laser cavity is defined by on-chip reflectors incorporating intracavity phase modulators followed by an extra-cavity SOA as booster amplifier. A 1.8-THz-wide optical comb spectrum is presented with ultrafast pulse that is 0.35-ps-wide. The radio frequency beat note has a 3-dB …
We have performed ultrafast pump-probe experiments on a GaAs-AlAs microcavity with a resonance near 1300 nm in the "original" telecom band. We concentrate on ultimate-fast optical switching of the cavity resonance that is measured as a function of pump-pulse energy. We observe that at low pump-pulse energies the switching of the cavity resonance is governed by the instantaneous electronic Kerr effect and is achieved within 300 fs. At high pump-pulse energies the index change induced by free carriers generated in the GaAs start to compete with the electronic Kerr effect and reduce the resonance…
We demonstrate a compact two-chip terahertz-emitting vertical-external-cavity surface-emitting laser (TECSEL) source, which provides 1-THz output based on intracavity frequency conversion of dual-wavelength emission in a periodically-poled lithium niobate crystal. The type-I frequency conversion scheme at room temperature highly benefits from the power-scaling possibilities in a multichip cavity with intracavity powers in excess of 500 W.
Photonic realizations of neural network computing hardware are a promising approach to enable future scalability of neuromorphic computing. In this review we provide an overview on vertical-cavity surface-emitting lasers (VCSELs) and how these high-performance electro-optical components either implement or are combined with additional photonic hardware to demonstrate points (i-iii). In the neurmorphic photonics' context, VCSELs are of exceptional interest as they are compatible with CMOS fabrication, readily achieve 30\% wall-plug efficiency and >30~GHz modulation bandwidth and hence are highl…
We study light emission patterns from stadium-shaped semiconductor (GaAs) microcavity lasers theoretically and experimentally. Performing systematic wave calculations for passive cavity modes, we demonstrate that the averaging by low-loss modes, such as those realized in multi-mode lasing, generates an emission pattern in good agreement with the ray model's prediction. In addition, we show that the dependence of experimental far-field emission patterns on the aspect ratio of the stadium cavity is well reproduced by the ray model.
We experimentally demonstrate the difference between a ridge polariton laser, and a conventional edge-emitting ridge laser operating under electron-hole population inversion. The horizontal laser cavities are 20 -- 60 $μ$m long GaN etched ridge structures with vertical Bragg reflectors. We investigate the laser threshold under optical pumping and assess quantitatively the effect of a varying optically-pumped length. The laser effect is achieved for an exciton reservoir length of just 15% of the cavity length, which would not be possible in a conventional ridge laser, with an inversion-less pol…
We show experimentally and theoretically that localized pulses can be generated from an electrically biased $200\,μ$m multi-transverse mode Vertical-Cavity Surface-Emitting Laser. The device is passively mode-locked using optical feedback from a distant Resonant Saturable Absorber Mirror and it is operated below threshold. We observe multistability between the off solution and a large variety of pulsating solutions with different number and arrangements of pulses per round-trip, thus indicating that the mode-locked pulses are localized, i.e. mutually independent. We show that a modulation of t…
The use of cavity to manipulate photon emission of quantum dots (QDs) has been opening unprecedented opportunities for realizing quantum functional nanophotonic devices and also quantum information devices. In particular, in the field of semiconductor lasers, QDs were introduced as a superior alternative to quantum wells to suppress the temperature dependence of the threshold current in vertical-external-cavity surface-emitting lasers (VECSELs). In this work, a review of properties and development of semiconductor VECSEL devices and QD laser devices is given. Based on the features of VECSEL de…
Broad aperture semiconductor lasers usually suffer from low spatial quality of the emitted beams. Due to the highly compact character of such lasers the use of a conventional intra-cavity spatial filters is problematic. We demonstrate that extremely compact Photonic Crystal spatial filters, incorporated into the laser resonator, can improve the beam spatial quality, and correspondingly, increase the brightness of the emitted radiation. We report the decrease of the M2 from 47 down to 28 due to Photonic Crystal spatial intra-cavity filtering, and the increase of the brightness by a factor of 1.…

Nanoscale semiconductor lasers have been developed recently using either metal, metallo-dielectric or photonic crystal nanocavities. While the technology of nanolasers is steadily being deployed, their expected performance for on-chip optical interconnects is still largely unknown due to a limited understanding of some of their key features. Specifically, as the cavity size is reduced with respect to the emission wavelength, the stimulated and the spontaneous emission rates are modified, which is known as the Purcell effect in the context of cavity quantum electrodynamics. This effect is expec…
We show that the emission of broad area semiconductor amplifiers and lasers can be efficiently stabilized by introducing, two-dimensional periodic modulations simultaneously on both the refractive index and the pump (gain-loss) profiles, in the transverse and longitudinal directions. The interplay between such index and gain-loss modulations efficiently suppresses the pattern forming instabilities, leading to highly stable and bright narrow output beams from such sources. We also determine the stabilization performance of the device as a function of pump current and linewidth enhancement facto…
Optical cavity cooling of mechanical resonators has recently become a research frontier. The cooling has been realized with a metal-coated silicon microlever via photo-thermal force and subsequently with dielectric objects via radiation pressure. Here we report cavity cooling with a crystalline semiconductor membrane via a new mechanism, in which the cooling force arises from the interaction between the photo-induced electron-hole pairs and the mechanical modes through the deformation potential coupling. The optoelectronic mechanism is so efficient as to cool a mode down to 4 K from room tempe…
A microscopic study of mode-locked pulse generation is presented for vertical external-cavity surface-emitting lasers utilizing type-II quantum well configurations. The coupled Maxwell semiconductor Bloch equations are solved numerically where the type-II carrier replenishment is modeled via suitably chosen reservoirs. Conditions for stable mode-locked pulses are identified allowing for pulses in the \unit[100]{fs} range. Design strategies for type-II configurations are proposed that avoid potentially unstable pulse dynamics.
A novel model of a semiconductor laser with optical feedback is presented, generalizing Lang-Kobayashi equations to the case of incoherent feedback. The equations are supplemented by a stochastic variable which models random phase difference between the field inside laser cavity and the feedback field. It is shown that for weak-to-moderate feedback the transition from coherent to incoherent feedback leads to replacement of dynamical chaos by almost stationary lasing with slightly fluctuating intensity. Nevertheless, incoherent feedback can lead to chaotic oscillations, but at considerably larg…
Hybridization of surface-plasmon and dielectric waveguide whispering-gallery modes are demonstrated in a semiconductor microdisk laser cavity of sub-wavelength proportions. A metal layer is deposited on top of the semiconductor microdisk, the radius of which is systematically varied to enable mode hybridization between surface-plasmon and dielectric modes. The anti-crossing behavior of the two cavity mode types is experimentally observed via photoluminescence spectroscopy and optically pumped lasing action at a wavelength of 1.3 micron is achieved at room temperature.
We present a monolithic semiconductor microcavity design for enhanced light-matter interaction and photon extraction efficiency of an embedded quantum emitter such as a quantum dot or color center. The microcavity is a hemispherical Fabry-Perot design consisting of a planar back mirror and a top curved mirror. Higher order modes are suppressed in the structure by reducing the height of the curved mirror, leading to efficient photon extraction into a fundamental mode with a Gaussian far-field radiation pattern. The cavity finesse can be varied easily by changing the reflectivity of the mirrors …
We give a theoretical treatment of single atom detection in an compound, optical micro cavity. The cavity consists of a single mode semiconductor waveguide with a gap to allow atoms to interact with the optical field in the cavity. Optical losses, both in the semiconductor and induced by the gap are considered and we give an estimate of the cavity finesse. We also compute the cooperativity parameter and show how it depends on the gap width and cavity length. Maximization of the cooperativity does not always correspond to maximization of the coupling.
A semiconductor diode laser having a modified Littrow external resonator is described. An additional output coupling mirror in a V-shape configuration of the resonator makes the system more efficient and convenient to operate.
Cavity-enhanced direct frequency comb spectroscopy (CE-DFCS) has demonstrated powerful potential for trace gas detection based on its unique combination of high bandwidth, rapid data acquisition, high sensitivity, and high resolution, which is unavailable with conventional systems. However, previous demonstrations have been limited to proof-of-principle experiments or studies of fundamental laboratory science. Here we present the development of CE-DFCS towards an industrial application -- measuring impurities in arsine, an important process gas used in III-V semiconductor compound manufacturin…
Microcavities have long been recognized as indispensable elements in quantum photonic research due to their usefulness for enhanced light extraction and light-matter interaction. A conventional high-Q cavity structure typically allows only a single optical transition to be tuned into resonance with a specific mode. The transition to a more advanced double-cavity structure, however, introduces new and interesting possibilities such as enhancing two spectrally close optical transitions at the same time with two distinct cavity modes. Here, we investigate a cavity structure composed of a monolith…
