Quantum cascade lasers (QCLs) facilitate compact optical frequency comb sources that operate in the mid-infrared and terahertz spectral regions, where many molecules have their fundamental absorption lines. Enhancing the optical bandwidth of these chip-sized lasers is of paramount importance to address their application in broadband high-precision spectroscopy. In this work, we provide a numerical and experimental investigation of the comb spectral width and show how it can be optimized to obtain its maximum value defined by the laser gain bandwidth. The interplay of nonoptimal values of the resonant Kerr nonlinearity and the cavity dispersion can lead to significant narrowing of the comb spectrum and reveals the best approach for dispersion compensation. The implementation of high mirror losses is shown to be favourable and results in proliferation of the comb sidemodes. Ultimately, injection locking of QCLs by modulating the laser bias around the roundtrip frequency provides a stable external knob to control the FM comb state and recover the maximum spectral width of the unlocked laser state.
Bandwidth scaling and spectral flatness enhancement of optical frequency combs from phase modulated continuous-wave lasers using cascaded four-wave mixing
We report on a heterogeneous active region design for terahertz quantum cascade laser based frequency combs. Dynamic range, spectral bandwidth as well as output power have been significantly improved with respect to previous designs. When operating individually the lasers act as a frequency comb up to a spectral bandwidth of 1.1 THz, while in a dispersed regime a bandwidth up to 1.94 THz at a center frequency of 3 THz can be reached. A self-detected dual-comb setup has been used to verify the frequency comb nature of the lasers.
We present a monolithic solution to extract efficiently light from terahertz quantum cascade lasers with metal-metal waveguides suitable for broadband frequency comb applications. The design is optimized for a bandwidth of 500 GHz around a center frequency of 2.6 THz. A five-fold increase in total output power is observed compared to standard metal-metal waveguides. The extractor features a single-lobed far-field pattern and increases the frequency comb dynamical range to cover more than 50 % of the laser dynamic range. Frequency comb operation up to a spectral bandwidth of 670 GHz is achieved…
Quantum cascade lasers are proving to be instrumental in the development of compact frequency comb sources at mid-infrared and terahertz frequencies. Here we demonstrate a heterogeneous terahertz quantum cascade laser with two active regions spaced exactly by one octave. Both active regions are based on a four-quantum well laser design and they emit a combined 3~mW peak power at 15~K in pulsed mode. The two central frequencies are 2.3~THz (bandwidth 300~GHz) and 4.6~THz (bandwidth 270~GHz). The structure is engineered in a way that allows simultaneous operation of the two active regions in the…
Quantum cascade lasers are compact sources capable of generating frequency combs. Yet key characteristics - such as optical bandwidth and power-per-mode distribution - have to be improved for better addressing spectroscopy applications. Group delay dispersion plays an important role in the comb formation. In this work, we demonstrate that a dispersion compensation scheme based on a Gires-Tournois Interferometer integrated into the QCL-comb dramatically improves the comb operation regime, preventing the formation of high-phase noise regimes previously observed. The continuous-wave output power …
Broadband dual-comb spectroscopy has attracted increasing interests due to its unique advantages in high spectral resolution, fast detection, and so on. Although the dual-comb technique is relatively mature in the infrared wavelengths, it is, currently, not commercially capable of practical applications in the terahertz regime due to the lack of high performance broadband terahertz dual-comb sources. In the terahertz frequency range, the electrically pumped quantum cascade laser (QCL) is a suitable candidate for the dual-comb operation. However, free running terahertz QCL dual-comb sources nor…
We report on a waveguide engineering technique that enables the generation of a bandwidth up to 1 THz and record ultra-short pulse length of 2.5 ps in injection seeded terahertz quantum cascade lasers. The reported technique is able to control and fully suppress higher order lateral modes in broadband terahertz quantum cascade lasers by introducing side-absorbers to metal-metal waveguides. The side-absorbers consist of a top metalization set-back with respect to the laser ridge and an additional lossy metal layer. In continuous wave operation the side-absorbers lead to octave spanning laser em…
We present a directly generated on-chip dual-comb source at THz frequencies. The multi-heterodyne beating signal of two free-running THz quantum cascade laser frequency combs is measured electrically using one of the combs as a detector, fully exploiting the unique characteristics of quantum cascade active regions. Up to 30 modes can be detected corresponding to a spectral bandwidth of 630 GHz, being the available bandwidth of the dual comb configuration. The multi-heterodyne signal is used to investigate the equidistance of the comb modes showing an accuracy of $10^{-12}$ at the carrier frequ…
In this work, control over the precise state emitted by quantum cascade laser frequency combs through strong radio-frequency current modulation close to their repetition frequency is demonstrated. In particular, broadening of the spectrum from about 20 cm$^{-1}$ to 60cm$^{-1}$ can be achieved throughout most of the current dynamical range while preserving the coherence, as measured by shifted wave interference Fourier transform spectroscopy (SWIFTS). The required modulation frequency to achieve this broadening is red-shifted compared to the free-running beatnote frequency at increasing modulat…
Mid-infrared Quantum Cascade Lasers (QCLs) are compact and efficient sources ideal for molecular spectroscopy applications, such as dual-comb spectroscopy. However, despite over a decade of active developments of QCL frequency comb devices, their bandwidth is limited to around $100$ cm$^{-1}$, severely limiting their application for multi-gas, liquid, and solid sensing. Even though very broad gain QCLs have been presented, these were not able to improve the comb bandwidth, whose main limitations are variations of the gain and dispersion with frequency. A perfectly flat gain spectrum would miti…
Frequency comb assisted diode laser spectroscopy, employing both the accuracy of an optical frequency comb and the broad wavelength tuning range of a tunable diode laser, has been widely used in many applications. In this letter we present a novel method using cascaded frequency agile diode lasers, which allows extending the measurement bandwidth to 37.4 THz (1355 to 1630 nm) at MHz resolution with scanning speeds above 1 THz/s. It is demonstrated as a useful tool to characterize a broadband spectrum for molecular spectroscopy and in particular it enables to characterize the dispersion of inte…
Harmonic comb state has proven to be emerging in quantum cascade lasers and promoted by an interplay between parametric gain and spatial hole burning. We report here on robust, pure, self-starting harmonic mode locking in Copper-based double-metal THz quantum cascade lasers. Different harmonic orders can be excited in the same laser cavity depending on the pumping condition and stable harmonic combs spanning more than 600 GHz bandwidth at 80 K are reported. Such devices can be RF injected and the free running coherence is assessed by means of self-mixing technique performed at 50 GHz. A theore…
We present an antipodal Vivaldi antenna for broadband double metal waveguide terahertz quantum cascade lasers and frequency combs. Its exponentially curved flare profile results in an adiabatic in-plane mode expansion, producing an improved far-field with a single-lobed beam of (23°x19°) full width half maximum with an octave-spanning bandwidth. The antenna also acts as a wave retarder, rotating the polarization from vertical toward horizontal polarization by a frequency-dependent angle. The laser's emission spectrum and current-voltage characteristics are not affected, as well as frequency co…
We report a broadband RF channelizer based on an integrated optical frequency Kerr micro-comb source, with an RF channelizing bandwidth of 90 GHz, a high RF spectral slice resolution of 1.04 GHz, and experimentally verify the RF performance up to 19 GHz. This approach to realizing RF channelizers offers reduced complexity, size, and potential cost for a wide range of applications to microwave signal detection.
Quantum cascade laser frequency combs are nowadays well-appreciated sources for infrared spectroscopy. Here their applicability for free-space optical communication is demonstrated. The spontaneously-generated intermodal beat note of the frequency comb is used as carrier for transferring the analog signal via frequency modulation. Exploiting the atmospheric transparency window at 4 $μ$m, an optical communication with a signal-to-noise ratio up to 65 dB is realized, with a modulation bandwidth of 300 kHz. The system tolerates a maximum optical attenuation exceeding 35 dB. The possibility of par…
The quantum nature of photonic systems is reflected in the photon statistics of the light they emit. Therefore, the development of quantum optics tools with single photon sensitivity and excellent temporal resolution is paramount to the development of exotic sources, and is particularly challenging in the THz range where photon energies approach kbT at T=300 K. Here, we report on the first room temperature measurement of field g1(τ) and intensity correlations g2(τ) in the THz range with sub-cycle temporal resolution (146 fs) over the bandwidth 0.3-3 THz, based on electro-optic sampling. With t…
We present quantum cascade laser (QCL) frequency comb devices with engineered waveguides for managing the dispersion. The QCL waveguide consists of multiple sections with different waveguide widths. The narrow and wide sections of the waveguide are designed in a way to compensate the group velocity dispersion (GVD) of each other and thereby produce a flat and slightly negative GVD for the QCL. The QCL exhibits continuous comb operation over a large part of the dynamic range of the laser. Strong and narrow-linewidth intermode beatnotes are achieved in more than 300 mA wide operation current ran…
Dual-comb spectroscopy is emerging as one of the most appealing applications of mid-infrared frequency combs for high-resolution molecular spectroscopy, as it leverages on the unique coherence properties of frequency combs combined with the high sensitivities achievable by mid-infrared molecular spectroscopy. We present homogeneous quantum cascade lasers (QCLs) emitting around 3 THz which display bandwidths up to 950 GHz with a single stable beatnote. Devices are spontaneously operating in a harmonic comb state, and when in a dense mode regime they can be injection locked at the cavity roundtrip frequency with very small RF powers down to -55 dBm. When operated in the electrically unstable region of negative differential resistance, the device displays ultra-broadband operation exceeding 1.83 THz ($Δf/f=50\%$) with high phase noise, exhibiting self-sustained, periodic voltage oscillations. The low …
We report on the first direct measurement of the emission character of quantum cascade laser based frequency combs, using intensity autocorrelation. The correlation technique is based on fast electro-optic sampling, with a bandwidth optimized to match the emission spectra of the comb laser, centered around 2.5~THz. We find the output light to be amplitude and frequency modulated at the same time, with intensity modulation depth as high as 90\%, occuring on timescales as short as few picoseconds. We compare these findings with intensity autocorrelation measurements of pulsed Terahertz light ori…
One of the essential goals of molecular spectroscopy is to measure all fundamental molecular vibrations simultaneously. To this end, one needs to measure broadband infrared (IR) absorption and Raman scattering spectra, which provide complementary vibrational information. A recently demonstrated technique called complementary vibrational spectroscopy (CVS) enables simultaneous measurements of IR and Raman spectra with a single device based on a single laser source. However, the spectral coverage was limited to ~1000 cm-1, which partially covers the spectral regions of the fundamental vibrations…
A novel design-friendly device called the transistor-injected dual doping quantum cascade laser (TI-D2QCL) with two different doping in each stack of a homogeneous superlattice is proposed. By adjusting the base-emitter bias Vbe of the bipolar transistor to supply electrons in the dual doping regions, charge quasi-neutrality can be achieved to generate different optical transitions in each cascading superlattice stack. These transitions are then stacked and amplified to contribute to a broad flat gain spectrum. Model calculations of a designed TI- D2QCL show that a broad flat gain spectrum ran…
The mid-infrared (mid-IR) regime (typically the wavelength regime of $λ\sim 2.5-20 \ \mathrm{μm}$) is an important spectral range for spectroscopy as many molecules have their fundamental rotational-vibrational absorption in this band. Recently optical frequency combs based on optical microresonators ("Kerr" combs) at the onset of the mid-IR region have been generated using crystalline resonators and integrated planar silicon micro-resonators. Here we extend for the first time Kerr combs deep into the mid-IR i.e. the 'molecular fingerprint' region. This is achieved by combining an ultra high q…
We report on the engineering of broadband quantum cascade lasers (QCLs) emitting at Terahertz (THz) frequencies, which exploit a heterogeneous active region scheme and have a current density dynamic range (Jdr) of 3.2, significantly larger than the state of the art, over a 1.3 THz bandwidth. We demonstrate that the devised broadband lasers operate as THz optical frequency comb synthesizers in continuous wave, with a maximum optical output power of 4 mW (0.73 mW in the comb regime). Measurement of the intermode beatnote map reveals a clear dispersion-compensated frequency comb regime extending …
The frequency noise power spectral density of a free-running quantum cascade laser frequency comb is investigated. A plateau is observed at high frequencies, attributed to the quantum noise limit set by the Schawlow-Townes formula for the total laser power on all comb lines. In our experiment, a linewidth of 292 Hz is measured for a total power of 25 mW. This result proves that the four-wave mixing process, responsible for the comb operation, effectively correlates the quantum noise of the individual comb lines.
A Martinez-type stretcher-compressor is used to modify the spectral phases of a high-power (~1 W) QCL comb emitted at 8.2 μm with more than 100 cm-1 spectral bandwidth. Using this scheme, we demonstrate a compression of the QCL output from a 134 ps continuous wave waveform, to a train of pulses of width 12 ps, and a power with peak to average ratio of 40.7. An evaluation of the phase noise of the free-running device yields an integrated timing jitter of 335 fs over the frequency range 20 kHz - 100 MHz, and a pulse-to-pulse jitter of 2.0 fs.
We present an experimental study of optical frequency comb generation based on cascaded quadratic nonlinearities inside a continuous-wave-pumped optical parametric oscillator. We demonstrate comb states which produce narrow-linewidth intermode beat note signals, and we verify the mode spacing uniformity of the comb at the Hz level. We also show that spectral quality of the comb can be improved by modulating the parametric gain at a frequency that corresponds to the comb mode spacing. We have reached a high average output power of over 4 W in the near-infrared region, at ~2 μm.
A recent publication on arXiv:1905.00668 suggests that the phase relationship within a frequency comb can be reconstructed from a heterodyne measurement using a reference comb. In principle, following this approach, such retrieval of optical phases appears possible, but should give rise to a temporally constant signal. Instead, arXiv:1905.00668 provides experimental evidence for a pronounced relative drift of the phases, which indicates that the modes of the comb are not coherently phase-locked. This temporal drift can be explained if the comb under test is not equidistant. This further means …
In this work, a design for a mid-infrared quantum cascade laser (QCL) frequency comb source that enhances the high frequency response and the comb characteristics of the device is presented . A state-of-the-art active region (AR), grown on a heavily n-doped InP:Si substrate, was processed into a buried heterostructure with a microstrip-like line waveguide. As a result, the repetition rate frequency $f_{rep}$, around 11.09 GHz, can be locked to an injected narrow-linewidth radio frequency (RF) signal, over a range of more than 200 kHz with -10 dBm of injected power, which outperforms normal bur…
Integrated optical filter based on microring resonators plays a critical role in many applications, ranging from wavelength division multiplexing and switching to channel routing. Bandwidth tunable filters are capable of meeting the on-demand flexible operations in complex situations, due to their advantages of scalability, multi-function, and energy-saving. It has been investigated recently that parity-time (PT) symmetry coupled-resonant systems can be applied to the bandwidth-tunable filters. However, due to the trade-off between the bandwidth-tunable contrast ratio and insertion loss of sys…
The cascade of resonant topological structures with $\mathcal{PT}$-symmetry breaking is shown to emit laser light with a frequency-comb spectrum. We consider optically active topological Aubry-André-Harper lattices supporting edge-modes at regularly spaced frequencies. When the amplified resonances in the $\mathcal{PT}$-broken regime match the edge modes of the topological gratings, we predict the emission of discrete laser lines. A proper design enables to engineer the spectral features for specific applications. The robustness of the topological protection makes the system very well suited f…
For the growing demand of frequency combs in mid-infrared (mid-IR), known as the "molecular fingerprint" region of the spectrum [1], down conversion of near-IR frequency combs through half- harmonic generation offers numerous benefits including high conversion efficiency and intrinsic phase and frequency locking to the near-IR pump [2]. Hence cascaded half-harmonic generation promises a simple path towards extending the wavelength coverage of stable frequency combs. Here, we report a two-octave down-conversion of a frequency comb around 1 μm through cascaded half-harmonic generation with ~64% …
Optical frequency combs enable all-solid-state spectrometers that will trigger a breakthrough in miniaturization and on-chip integration of mid-infrared sensing technology. Interband cascade lasers (ICLs) are an ideal candidate for practical implementations due to their low power consumption and zero-bias detection functionality. Here, we demonstrate the generation of self-starting ICL frequency combs. We show that the gain is fast enough to respond to beating of the intracavity field, which hinders the formation of short pulses. Instead, the ICL operates in a comb state, where the phases of t…
We explore the dynamics of a system where input spectra in the optical domain with very disparate center frequencies are strongly coupled via highly phase-matched, cascaded second-order nonlinear processes driven by terahertz radiation. The only requirement is that one of the input spectra contain sufficient bandwidth to generate the phase-matched terahertz-frequency driver. The frequency separation between the input spectra can be more than ten times larger than the phase-matched terahertz frequency. A practical application of such a system where the cascading of a narrowband pump line center…
Optical frequency combs establish a rigid phase-coherent link between microwave and optical domains and are emerging as high-precision tools in an increasing number of applications. Frequency combs with large intermodal spacing are employed in the field of microwave photonics for radiofrequency arbitrary waveform synthesis and for generation of THz tones of high spectral purity in the future wireless communication networks. We demonstrate for the first time self-starting harmonic frequency comb generation with a THz repetition rate in a quantum cascade laser. The large intermodal spacing cause…
Optical frequency comb generation by continuous-wave-pumped cascaded quadratic nonlinearities (CQN) appears a promising alternative to well-established modelocked lasers, especially if access to the mid-infrared spectral region is needed. We report an experimental investigation of spectral properties of a CQN frequency comb, which is based on second-harmonic generation (SHG) and is pumped internally by a continuous-wave optical parametric oscillator. Our study focuses on SHG phase mismatch, which has drawn little attention in the previously reported CQN frequency comb research. The main observ…

We report a comprehensive study of low-power, octave-bandwidth, single-soliton microresonator frequency combs in both the 1550 nm and 1064 nm bands. Our experiments utilize fully integrated silicon-nitride Kerr microresonators, and we demonstrate direct soliton generation with widely available distributed-Bragg-reflector lasers that provide less than 40 mW of chip-coupled laser power. We report measurements of soliton thermal dynamics and demonstrate how rapid laser-frequency control, consistent with the thermal timescale of a microresonator, facilitates stabilization of octave-bandwidth solit…
We measure the inter-modal phase relation of a quantum cascade laser frequency comb operating at 8 um using a coherent beatnote spectroscopy. We find these phases to be reproducible after cycling the power of the device, and to be smoothly varying with driving current. Moreover, these phases describe a comb state exhibiting a simple, linear chirp, which in fact corresponds to the lowest state of chirp to minimise the amplitude modulation, as required for combs driven by four wave mixing in a gain medium with a short gain recovery lifetime.
The major development recently undergone by quantum cascade lasers has effectively extended frequency comb emission to longer-wavelength spectral regions, i.e. the mid and far infrared. Unlike classical pulsed frequency combs, their mode-locking mechanism relies on four-wave mixing nonlinear processes, with a temporal intensity profile different from conventional short-pulses trains. Measuring the absolute phase pattern of the modes in these combs enables a thorough characterization of the onset of mode-locking in absence of short-pulses emission, as well as of the coherence properties. Here, …

Spectral fingerprints of molecules are mostly accessible in the terahertz and mid-infrared ranges, such that efficient molecular-detection technologies rely on broadband coherent light sources at such frequencies. THz Quantum Cascade Lasers can achieve octave-spanning bandwidths. However, their tunability and wavelength selectivity is often constrained by the geometry of their cavity. The recently introduced Quantum Cascade Random Lasers represent alternative sources of THz light, in which random scattering provides the required field confinement. The random resonator geometry greatly relaxes …

Quantum cascade laser (QCL) frequency combs have revolutionized mid-infrared (MIR) spectroscopy by their high brightness and fast temporal resolution, and are a promising technology for fully-integrated and cost-effective sensors. As for other integrated comb sources such as micro-combs and interband cascade laser, QCLs have a comb spacing of several GHz, which is adequate for measurements of wide absorbing structures, typically found in liquid or solid samples. However, high-resolution gas-phase spectra require spectral interleaving and frequency calibration. We developed a frequency calibrat…
