The selective cooling of $^{75}$As spins by optical pumping followed by adiabatic demagnetization in the rotating frame is realized in a nominally undoped GaAs/(Al,Ga)As quantum well. The rotation of 6 kG strong Overhauser field at the $^{75}$As Larmor frequency of 5.5 MHz is evidenced by the dynamic Hanle effect. Despite the presence of the quadrupole induced nuclear spin splitting, it is shown that the rotating $^{75}$As magnetization is uniquely determined by the spin temperature of coupled spin-spin and quadrupole reservoirs. The dependence of heat capacity of these reservoirs on the external magnetic field direction with respect to crystal and structure axes is investigated. The lowest nuclear spin temperature achieved is 0.54 $μ$K, which is the record low value for semiconductors and semiconductor nanostructures.
The efficiency of the adiabatic demagnetization of nuclear spin system (NSS) of a solid is limited, if quadrupole effects are present. Nevertheless, despite a considerable quadrupole interaction, recent experiments validated the thermodynamic description of the NSS in GaAs. This suggests that nuclear spin temperature can be used as the universal indicator of the NSS state in presence of external perturbations. We implement this idea by analyzing the modification of the NSS temperature in response to an oscillating magnetic field at various frequencies, an approach termed as the warm-up spectro…
A microscopic study of the individual annealed (In,Ga)As/GaAs quantum dots is done by means of high-resolution transmission electron microscopy. The Cauchy-Green strain-tensor component distribution and the chemical composition of the (In,Ga)As alloy are extracted from the microscopy images. The image processing allows for the reconstruction of the strain-induced electric-field gradients at the individual atomic columns extracting thereby the magnitude and asymmetry parameter of the nuclear quadrupole interaction. Nuclear magnetic resonance absorption spectra are analyzed for parallel and tran…
The magnetoresistance oscillations in GaAs/Al$_x$Ga$_{1-x}$As heterostructures induced by millimeterwave radiation recently observed by Zudov et al. [Phys. Rev. B {\bf 64}, 201311 (2001)] is theoretically reproduced by introducing a model based on the finite temperature Fermi liquid theory of dc conductivity and the electron reservoir hypothesis. The obtained oscillation patterns show excellent agreement with the experimental result by Zudov et al. and are independent of the polarization of the radiation field in accordance with the experimental observation by Smet et al. [Phys. Rev. Lett. {\b…
We show that the spin-lattice relaxation in n-type insulating GaAs is dramatically accelerated at low magnetic fields. The origin of this effect, that cannot be explained in terms of well-known diffusion-limited hyperfine relaxation, is found in the quadrupole relaxation, induced by fluctuating donor charges. Therefore, quadrupole relaxation, that governs low field nuclear spin relaxation in semiconductor quantum dots, but was so far supposed to be harmless to bulk nuclei spins in the absence of optical pumping can be studied and harnessed in much simpler model environment of n-GaAs bulk cryst…
We show that, by monitoring the free carrier reservoir in a GaAs-based quantum well microcavity under nonresonant pulsed optical pumping, lasing supported by a fermionic reservoir (photon lasing) can be distinguished from lasing supported by a reservoir of bosons (polariton lasing). Carrier densities are probed by measuring the photocurrent between lateral contacts deposited directly on the quantum wells of a microcavity that are partially exposed by wet chemical etching. We identify two clear thresholds in the input-output characteristic of the photoluminescence signal which can be attributed…
Dynamics of nonradiative excitons with large in-plane wave vectors forming a so-called reservoir is experimentally studied in a high-quality semiconductor structure containing a 14-nm shallow GaAs/Al$_{0.03}$Ga$_{0.97}$As quantum well by means of the non-degenerate pump-probe spectroscopy. The exciton dynamics is visualized via the dynamic broadening of the heavy-hole and light-hole exciton resonances caused by the exciton-exciton scattering. Under the non-resonant excitation free carriers are optically generated. In this regime the exciton dynamics is strongly affected by the exciton-carrier …
The photoluminescence polarizations of (In,Ga)As/GaAs quantum dots annealed at different temperatures are studied as a function of external magnetic field (Hanle curves). In these dependencies, remarkable resonant features appear due to all-optical nuclear magnetic resonances (NMR) for optical excitation with modulated circular polarization. Application of an additional radio-frequency field synchronously with the polarization modulation strongly modifies the NMR features. The resonances can be related to transitions between different nuclear spin states split by the strain-induced gradient of…
We show electrical coherent manipulation of quadrupole-split nuclear spin states in a GaAs/AlGaAs heterostructure on the basis of the breakdown of quantum Hall effect. The electric quadrupole splitting in nuclear spin energy levels is intentionally enhanced by applying an external stress to the heterostructure. Nuclear magnetic resonance spectra with clearly separated triple peaks are obtained, and Rabi oscillations are observed between the nuclear spin energy levels. The decay of the spin-echo signal is compared between the cases before and after the enhancement of quadrupole splitting.
Intense terahetz (THz) pulses induce a photoluminescence (PL) flash from undoped high-quality GaAs/AlGaAs quantum wells under continuous wave laser excitation. The number of excitons increases 10000-fold from that of the steady state under only laser excitation. The THz electric field dependence and the relaxation dynamics of the PL flash intensity suggest that the strong electric field of the THz pulse ionizes impurity states during the one-picosecond period of the THz pulse and release carriers from a giant reservoir containing impurity states in the AlGaAs layers.
We report the observation of a colossal, narrow resistance peak that arises in ultraclean (mobility 3X10^7cm^2/Vs) GaAs/AlGaAs quantum wells (QWs) under millimeterwave irradiation and a weak magnetic field. Such a spike is superposed on the 2nd harmonic microwave-induced resistance oscillations (MIRO) but having an amplitude > 300% of the MIRO, and a typical FWHM ~50 mK, comparable with the Landau level width. Systematic studies show a correlation between the spike and a pronounced negative magnetoresistance in these QWs, suggesting a mechanism based on the interplay of strong scatterers and s…
A method of determining the temperature of the nonradiative reservoir in a microcavity exciton-polariton system is developed. A general relation for the homogeneous polariton linewidth is theoretically derived and experimentally used in the method. In experiments with a GaAs microcavity under nonresonant pulsed excitation, the reservoir temperature dynamics is extracted from the polariton linewidth. Within the first nanosecond the reservoir temperature greatly exceeds the lattice temperature and determines the dynamics of the major processes in the system. It is shown that, for nonresonant pul…
The implementation of circuit quantum electrodynamics allows coupling distant qubits by microwave photons hosted in on-chip superconducting resonators. Typically, the qubit-photon interaction is realized by coupling the photons to the electric dipole moment of the qubit. A recent proposal suggests storing the quantum information in the electric quadrupole moment of an electron in a triple quantum dot. The qubit is expected to have improved coherence since it is insensitive to dipolar noise produced by distant voltage fluctuators. Here we experimentally realize a quadrupole qubit in a linear ar…
We demonstrate an experimental method for measuring quantum state degeneracies in bound state energy spectra. The technique is based on the general principle of detailed balance, and the ability to perform precise and efficient measurements of energy-dependent tunnelling-in and -out rates from a reservoir. The method is realized using a GaAs/AlGaAs quantum dot allowing for the detection of time-resolved single-electron tunnelling with a precision enhanced by a feedback-control. It is thoroughly tested by tuning orbital and spin-degeneracies with electric and magnetic fields. The technique also…

Excitons and free charge carriers with large wave vectors form a nonradiative reservoir, which can strongly affect properties of bright excitons due to the exciton-exciton and exciton-carrier interactions. In the present work, the dynamics of quasiparticles in the reservoir at different areal densities is experimentally studied in a GaAs/AlGaAs quantum well using a time-resolved reflectance spectroscopy of nonradiative broadening of exciton resonances. The population of the reservoir is controlled either by the excitation power or by the temperature of the structure under study. The dynamics i…
Photoluminescence (PL) and reflectivity spectra of a high-quality InGaAs/GaAs quantum well structure reveal a series of ultra-narrow peaks attributed to the quantum confined exciton states. The intensity of these peaks decreases as a function of temperature, while the linewidths demonstrate a complex and peculiar behavior. At low pumping the widths of all peaks remain quite narrow ($< 0.1$ meV) in the whole temperature range studied, $4 - 30K$. At the stronger pumping, the linewidth first increases and than drops down with the temperature rise. Pump-probe experiments show two characteristic ti…
Nuclear spin relaxation is studied in n-GaAs thick layers and microcavity samples with different electron densities. We reveal that both in metallic samples where electrons are free and mobile, and in insulating samples, where electrons are localized, nuclear spin relaxation is strongly enhanced at low magnetic field. The origin of this effect could reside in the quadrupole interaction between nuclei and fluctuating electron charges, that has been proposed to drive nuclear spin dynamics at low magnetic fields in the insulating samples. The characteristic values of these magnetic fields are giv…
We collect and review works which treat two-dimensional electron gases in quantum wells (mostly GaAs/GaAlAs heterostructures) in the presence of quantizing magnetic fields as open systems in contact with outside reservoirs. If a reservoir is sufficiently large, it pins the Fermi level to a certain energy. As a result, in a varying external magnetic field, the thermodynamic equilibrium will force oscillations of the electron density in and out of the quantum well (QW). This leads to a number of physical phenomena in magneto-transport, interband and intraband magneto-optics, magnetization, magne…
Cross-correlated measurements of thermal noise are performed to determine the electron temperature in nanopatterned channels of a GaAs/AlGaAs heterostructure at 4.2 K. Two-dimensional (2D) electron reservoirs are connected via an extended one-dimensional (1D) electron waveguide network. Hot electrons are produced using a current $I_{\text{h}}$ in a source 2D reservoir, are transmitted through the ballistic 1D waveguide and relax in a drain 2D reservoir. We find that the electron temperature increase $ΔT_{\text{e}}$ in the drain is proportional to the square of the heating current $I_{\text{h}}…
Photoluminescence polarization is experimentally studied for samples with (In,Ga)As/GaAs selfassembled quantum dots in transverse magnetic field (Hanle effect) under slow modulation of the excitation light polarization from fractions of Hz to tens of kHz. The polarization reflects the evolution of strongly coupled electron-nuclear spin system in the quantum dots. Strong modification of the Hanle curves under variation of the modulation period is attributed to the peculiarities of the spin dynamics of quadrupole nuclei, which states are split due to deformation of the crystal lattice in the qua…
One of the hallmark experiments of quantum transport is the observation of the quantized resistance in a point contact formed with split gates in GaAs/AlGaAs heterostructures. Being carried out on a single material, they represent in an ideal manner equilibrium reservoirs which are connected only through a few electron mode channel with certain transmission coefficients. It has been a long standing goal to achieve similar experimental conditions also in superconductors, only reached in atomic scale mechanically tunable break junctions of conventional superconducting metals, but here the Fermi …
We study the low-temperature thermopower of micron sized, free-standing membranes containing a two-dimensional electron system. Suspended membranes of 320 nm thickness including a high electron mobility structure in Hall bar geometry of 34 μm length are prepared from GaAs/AlGaAs heterostructures grown by molecular beam epitaxy. Joule heating on the central region of the membrane generates a thermal gradient with respect to the suspension points where the membrane is attached to cold reservoirs. Temperature measurements on the membrane reveal strong thermal gradients due to the low thermal cond…
We report a thermally activated metastability in a GaAs double quantum dot exhibiting real-time charge switching in diamond shaped regions of the charge stability diagram. Accidental charge traps and sensor back action are excluded as the origin of the switching. We present an extension of the canonical double dot theory based on an intrinsic, thermal electron exchange process through the reservoirs, giving excellent agreement with the experiment. The electron spin is randomized by the exchange process, thus facilitating fast, gate-controlled spin initialization. At the same time, this process…
We have investigated charge and spin transport in n-type metallic GaAs nanowires (~ 10^17 cm^-3 doping level), grown by hydride vapor phase epitaxy (HVPE) on Si substrates. This was done by exciting the nanowire by tightly-focussed circularly-polarized light and by monitoring the intensity and circular polarization spectrum as a function of distance from the excitation spot. The spin-polarized photoelectrons give rise to a well-defined feature in the nearbandgap spectrum, distinct from the main line due to recombination of the spin-unpolarized electrons of the Fermi sea with the same minority …
Optical and electrical control of the nuclear spin system allows enhancing the sensitivity of NMR applications and spin-based information storage and processing. Dynamic nuclear polarization in semiconductors is commonly achieved in the presence of a stabilizing external magnetic field. Here we report efficient optical pumping of nuclear spins at zero magnetic field in strain free GaAs quantum dots. The strong interaction of a single, optically injected electron spin with the nuclear spins acts as a stabilizing, effective magnetic field (Knight field) on the nuclei. We optically tune the Knigh…
We propose an implementation of quantum neural networks using an array of quantum dots with dipole-dipole interactions. We demonstrate that this implementation is both feasible and versatile by studying it within the framework of GaAs based quantum dot qubits coupled to a reservoir of acoustic phonons. Using numerically exact Feynman integral calculations, we have found that the quantum coherence in our neural networks survive for over a hundred ps even at liquid nitrogen temperatures (77 K), which is three orders of magnitude higher than current implementations which are based on SQUID-based …
Quantum dots are recognized as a suitable platform for studying thermodynamic phenomena involving single electronic charges and spins in nano-scale devices. However, such a thermodynamic system is usually driven by electron reservoirs at different temperatures, not by a lattice temperature gradient. We report on experimental observations of charge-spin cooperative dynamics in transitions of two-electron spin states in a GaAs double quantum dot located in a non-equilibrium phonon environment. Enhancements in the spin-flip processes are observed, originating from phonon excitation combined with …
We discuss the implications of a small indium content (3%) in a GaAs epilayer on the electron- and nuclear-spin relaxation due to enhanced quadrupolar effects induced by the strain. Using the weakly perturbative spin-noise spectroscopy, we study the electron-spin relaxation dynamics without explicit excitation. The observed temperature dependence indicates the presence of localized states, which have an increased interaction with the surrounding nuclear spins. Time-resolved spin-noise spectroscopy is then applied to study the relaxation dynamics of the optically pumped nuclear-spin system. It …

The study of nuclear magnetic resonance and nuclear spin-lattice relaxation was conducted in an asymmetrically doped to $n\sim1.8\times10^{11}$ cm$^{-2}$ 16 nm AlAs quantum well grown in the $[001]$-direction. Dynamic polarization of nuclear spins due to the hyperfine interaction resulted in the so-called Overhauser shift of the two-dimensional conduction electron spin resonance. The maximum shifts achieved in the experiments are several orders of magnitude smaller than in GaAs-based heterostructures indicating that hyperfine interaction is weak. The nuclear spin-lattice relaxation time extrac…
Recently reported large values of exciton-polariton nonlinearity of transition metal dichalcogenide (TMD) monolayers coupled to optically resonant structures approach the values characteristic for GaAs-based systems in the regime of strong light-matter coupling. Contrary to the latter, TMD-based polaritonic devices remain operational at ambient conditions and therefore have greater potential for practical nanophotonic applications. Here we present the study of the nonlinear properties of Ta$_2$O$_5$ slab waveguide coupled to a WSe$_2$ monolayer. We first confirm that the hybridization between …
