The electron gas hosted in a two-dimensional solid-state matrix, such as a quantum well or a two-dimensional van der Waals heterostructure, supports the propagation of plasma waves. Nonlinear interactions between plasma waves, due to charge conservation and current convection, generate a constant density gradient which can be detected as a dc potential signal at the boundaries of the system. This phenomenon is at the heart of a plasma-wave photodetection scheme which was first introduced by Dyakonov and Shur for electronic systems with a parabolic dispersion and then extended to the massless Dirac fermions in graphene. In this work, we develop the theory of plasma-wave photodetection in bilayer graphene, which has the peculiarity that the dispersion relation depends locally and dynamically on the intensity of the plasma wave. In our analysis, we show how quantum capacitance effects, arising from the local fluctuations of the electronic dispersion, modify the intensity of the photodetection signal. An external electrical bias, e.g. induced by top and bottom gates, can be used to control the strength of the quantum capacitance corrections, and thus the photoresponse.
We show that in graphene epitaxially grown on SiC the Drude absorption is transformed into a strong terahertz plasmonic peak due to natural nanoscale inhomogeneities, such as substrate terraces and wrinkles. The excitation of the plasmon modifies dramatically the magneto-optical response and in particular the Faraday rotation. This makes graphene a unique playground for plasmon-controlled magneto-optical phenomena thanks to a cyclotron mass 2 orders of magnitude smaller than in conventional plasmonic materials such as noble metals.
We introduce and theoretically study the plasmon-photogalvanic effect in the planar noncentrosymmetric plasmonic crystal containing a homogeneous two-dimensional electron system gated by a periodic metal grating with an asymmetric unit cell. The plasmon-photogalvanic DC current arises due to the two-dimensional electron drag by the noncentrosymmetric plasmon modes excited under normal incidence of terahertz radiation. We show that the collective plasmon modes of the planar plasmonic crystal become strongly noncentrosymmetric in the weak coupling regime of their anticrossing. Large plasmon wave…
Plasmon resonance is expected to occur in metallic and doped semiconducting carbon nanotubes in the terahertz frequency range, but its convincing identification has so far been elusive. The origin of the terahertz conductivity peak commonly observed for carbon nanotube ensembles remains controversial. Here we present results of optical, terahertz, and DC transport measurements on highly enriched metallic and semiconducting nanotube films. A broad and strong terahertz conductivity peak appears in both types of films, whose behaviors are consistent with the plasmon resonance explanation, firmly …
We reveal that there exists a class of graphene structures (a sub-class of bilayer graphene nanoribbons) which has unusually strong optical response in the terahertz (THz) and far infrared (FIR) regime. The peak conductance of terahertz/FIR active bilayer ribbons is around two orders of magnitude higher than the universal conductance of $e^2/4\hbar$ observed in graphene sheets. The criterion for the terahertz/FIR active sub-class is a bilayer graphene nanoribbon with one-dimensional massless Dirac Fermion energy dispersion near the $Γ$ point. Our results overcome a significant obstacle that hi…
In this paper we propose and discuss coherent terahertz sources based on charge density wave (plasmon) amplification in two dimensional graphene. The coupling of the plasmons to interband electron-hole transitions in population inverted graphene layers can lead to plasmon amplification through stimulated emission. Plasmon gain values in graphene can be very large due to the small group velocity of the plasmons and the strong confinement of the plasmon field in the vicinity of the graphene layer. We present a transmission line model for plasmon propagation in graphene that includes plasmon diss…
We demonstrate that phase-difference between terahertz signals on the source and drain of a field effect transistor (a TeraFET) induces a plasmon-assisted dc current, which is dramatically enhanced in vicinity of plasmonic resonances. We describe a TeraFET operation with identical amplitudes of radiation on source and drain antennas but with a phase-shift-induced asymmetry. In this regime, the TeraFET operates as a tunable resonant polarization-sensitive plasmonic spectrometer operating in the sub-terahertz and terahertz range of frequencies. We also propose an effective scheme of a phase-sens…
Plasmonic terahertz detection by a double-grating gate field-effect transistor structure with an asymmetric unit cell is studied theoretically. Detection responsivity exceeding 8 kV/W at room temperature in the photovoltaic response mode is predicted for strong asymmetry of the structure unit cell. This value of the responsivity is an order of magnitude greater than reported previously for the other types of uncooled plasmonic terahertz detectors. Such enormous responsivity can be obtained without using any supplementary antenna elements because the double-grating gate acts as an aerial matche…
To efficiently integrate cutting-edge terahertz technology into compact devices, the highly confined terahertz plasmons are attracting intensive attentions. Compared to plasmons at visible frequencies in metals, terahertz plasmons, typically in lightly doped semiconductors or graphene, are sensitive to carrier density (n) and thus have an easy tunability, which, however, leads to unstable or imprecise terahertz spectra. By deriving a simplified but universal form of plasmon frequencies, here we reveal a unified mechanism for generating unusual n-independent plasmons (DIPs) in all topological s…
We show that plasmons in two-dimensional graphene can have net gain at terahertz frequencies. The coupling of the plasmons to interband electron-hole transitions in population inverted graphene layers can lead to plasmon amplification through the process of stimulated emission. We calculate plasmon gain for different electron-hole densities and temperatures and show that the gain values can exceed $10^{4}$ cm$^{-1}$ in the 1-10 terahertz frequency range, for electron-hole densities in the $10^{9}$-$10^{11}$ cm$^{-2}$ range, even when plasmon energy loss due to intraband scattering is considere…
Plasmons, collective oscillations of electron systems, can efficiently couple light and electric current, and thus can be used to create sub-wavelength photodetectors, radiation mixers, and on-chip spectrometers. Despite considerable effort, it has proven challenging to implement plasmonic devices operating at terahertz frequencies. The material capable to meet this challenge is graphene as it supports long-lived electrically-tunable plasmons. Here we demonstrate plasmon-assisted resonant detection of terahertz radiation by antenna-coupled graphene transistors that act as both plasmonic Fabry-…
The advance of terahertz science and technology yet lays wait for the breakthrough in high-efficiency and high-power solid-state terahertz sources applicable at room temperature. Plasmon in two-dimensional electron gas (2DEG) has long been pursued as a type of promising active medium for terahertz emitters. However, a high wall-plug efficiency sufficient for high-power operation has not been achieved. Here we report spontaneous terahertz emission tunable in a frequency range from 0.3 to 2.5 THz through electrical excitation of plasmon or plasmon-polariton modes in a grating-gate coupled AlGaN/…
Light can be strongly confined in sub-wavelength spatial regions through the interaction with plasmons, the collective electronic modes appearing in metals and semiconductors. This confinement, which is particularly important in the terahertz spectral region, amplifies light-matter interaction and provides a powerful mechanism for efficiently generating non-linear optical phenomena. These effects are particularly relevant in Dirac materials like graphene and Topological Insulators, where massless fermions show a naturally non-linear optical behavior in the terahertz range. The strong interacti…
We propose and discuss terahertz electro-absorption modulators based on graphene plasmonic structures. The active device consists of a self-gated pair of graphene layers, which are patterned to structures supporting THz plasmonic resonances. These structures allow for efficient control of the effective THz optical conductivity, thus absorption, even at frequencies much higher than the Drude roll-off in graphene where most previously proposed graphene-based devices become inefficient. Our analysis shows that reflectance-based device configurations, engineered so that the electric field is enhan…
We measured a change in the current transport of an antenna-coupled, multi-gate, GaAs/AlGaAs field-effect transistor when terahertz electromagnetic waves irradiated the transistor and attribute the change to bolometric heating of the electrons in the two-dimensional electron channel. The observed terahertz absorption spectrum indicates coherence between plasmons excited under adjacent biased device gates. The experimental results agree quantitatively with a theoretical model we developed that is based on a generalized plasmonic transmission line formalism and describes an evolution of the plas…
Sub-wavelength graphene structures support localized plasmonic resonances in the terahertz and mid-infrared spectral regimes. The strong field confinement at the resonant frequency is predicted to significantly enhance the light-graphene interaction, which could enable nonlinear optics at low intensity in atomically thin, sub-wavelength devices. To date, the nonlinear response of graphene plasmons and their energy loss dynamics have not been experimentally studied. We measure and theoretically model the terahertz nonlinear response and energy relaxation dynamics of plasmons in graphene nanorib…
Excitation of surface plasmons supported by doped graphene sheets at terahertz frequencies is investigated numerically. To alleviate the momentum mismatch between the highly-confined plasmon modes and the incident radiation, it is proposed to increase the surface conductivity of graphene through high doping levels or with few-layer graphene. For currently achievable doping levels, our analysis shows that surface plasmons on monolayer graphene may be excited at operating frequencies up to about 10 THz (~ 41.3 meV) with a high-index coupling prism, and higher frequencies/energies are possible fo…
Transistor structures comprising graphene and sub-wavelength metal gratings hold a great promise for plasmon-enhanced terahertz detection. Despite considerable theoretical effort, little experimental evidence for terahertz plasmons in such structures was found so far. Here, we report an experimental study of plasmons in graphene-insulator-grating structures using Fourier transform spectroscopy in 5-10 THz range. The plasmon resonance is clearly visible above the Drude absorption background even in chemical vapor deposited (CVD) graphene with low carrier mobility $\sim 10^3$ cm$^2$/(V s). We ar…
In recent years, we have seen a rapid progress in the field of graphene plasmonics, motivated by graphene's unique electrical and optical properties, tunabilty, long-lived collective excitation and their extreme light confinement. Here, we review the basic properties of graphene plasmons; their energy dispersion, localization and propagation, plasmon-phonon hybridization, lifetimes and damping pathways. The application space of graphene plasmonics lies in the technologically significant, but relatively unexploited terahertz to mid-infrared regime. We discuss emerging and potential applications…
Inspired by recent advancement of low-power ferroelectic-gated memories and transistors, we propose a design of ferroelectic-gated nanoplasmonic devices based on graphene sheets clamped in ferroelectric crystals. We show that the two-dimensional plasmons in graphene strongly couple with the phonon-polaritons in ferroelectrics at terahertz frequencies, leading to characteristic modal wavelength of the order of 100--200 nm at only 3--4 THz. By patterning the ferroelectrics into different domains, one can produce compact on-chip plasmonic waveguides, which exhibit negligible crosstalk even at 50 …
Epitaxial graphene mesas and ribbons are investigated using terahertz (THz) nearfield microscopy to probe surface plasmon excitation and THz transmission properties on the sub-wavelength scale. The THz near-field images show variation of graphene properties on a scale smaller than the wavelength, and excitation of THz surface waves occurring at graphene edges, similar to that observed at metallic edges. The Fresnel reflection at the substrate SiC/air interface is also found to be altered by the presence of graphene ribbon arrays, leading to either reduced or enhanced transmission of the THz wa…
Ultrafast pump-probe technique is a powerful tool to understand and manipulate properties of materials for designing novel quantum devices. An intense, single cycle terahertz pulse can change the intrinsic properties of semiconductor quantum dots to have different luminescence. In a hybrid system of plasmon and exciton, the coherence and coupling between these two degrees of freedom play an important role on their optical properties. Therefore, we consider a terahertz pump optical probe experiment in the hybrid systems where the terahertz pump pulse couples to the exciton degrees of freedom on…
Phase- and angle-sensitive terahertz hot-electron bolometric plasmonic detectors based on FETs with graphene channel and composite h-BN/black-P/h-BN gate layer
Coupling of plasmons in graphene at terahert (THz) frequencies with surface plasmons in a heavily-doped substrate is studied theoretically. We reveal that a huge scattering rate may completely damp out the plasmons, so that proper choices of material and geometrical parameters are essential to suppress the coupling effect and to obtain the minimum damping rate in graphene. Even with the doping concentration 10^{19} - 10^{20} cm^{-3} and the thickness of the dielectric layer between graphene and the substrate 100 nm, which are typical values in real graphene samples with a heavily-doped substra…
We propose a microscopic theory of terahertz (THz) radiation generation on metal gratings under the action of femtosecond laser pulses. In contrast to previous models, only low-frequency currents inside the metal are considered without involving electron emission. The presented model is based on plasmon-enhanced thermal effects and explains the resonant character of optical-to-THz conversion giving an adequate estimation for the full signal energy. Numerical modeling reproduces specific experimental features like delayed character of THz response and low conversion efficiency when the grating …
Injection or optical generation of electrons and holes in graphene bilayers (GBLs) can result in the interband population inversion enabling the terahertz (THz) radiation lasing. The intraband radiative processes compete with the interband transitions. We demonstrate that remote doping enhances the indirect interband generation of photons in the proposed GBL heterostructures. Therefore such remote doping helps surpassing the intraband (Drude) absorption and results in large absolute values of the negative dynamic THz conductivity in a wide range of frequencies at elevated (including room) temp…
In this comment we show that some equations and results of the paper titled "Dielectric screening and plasmons in AA-stacked bilayer graphene" are not correct. Furthermore, we present our results which seems to be more correct.
Terahertz time domain spectroscopy employing free-space radiation has frequently been used to probe the elementary excitations of low-dimensional systems. The diffraction limit blocks its use for the in-plane study of individual laterally defined nanostructures, however. Here, we demonstrate a planar terahertz-frequency plasmonic circuit in which photoconductive material is monolithically integrated with a two-dimensional electron system. Plasmons with a broad spectral range (up to ~400 GHz) are excited by injecting picosecond-duration pulses, generated and detected by a photoconductive semico…
Boundaries and edges of a two dimensional system lower its symmetry and are usually regarded, from the point of view of charge transport, as imperfections. Here we present a first study of the behavior of graphene plasmons in a strong magnetic field that provides a different perspective. We show that the plasmon resonance in micron size graphene disks in a strong magnetic field splits into edge and bulk plasmon modes with opposite dispersion relations, and that the edge plasmons at terahertz frequencies develop increasingly longer lifetimes with increasing magnetic field, in spite of potential…
Dirac plasmons in graphene hybridize with phonons of transition metal dichalcogenides (TMDs) when the materials are combined in so-called van der Waals heterostructures (vdWh), thus forming surface plasmon-phonon polaritons (SPPPs). The extend to which these modes are coupled depends on the TMD composition and structure, but also on the plasmons' properties. By performing realistic simulations that account for the contribution of each layer of the vdWh separately, we calculate how the strength of plasmon-phonon coupling depends on the number and composition of TMD layers, on the graphene Fermi…
We study the mid-infrared plasmonic response in Bernal-stacked bilayer graphene. Unlike its monolayer counterpart, bilayer graphene accommodates optically active phonon modes and a resonant interband transition at infrared frequencies. They strongly modifies the plasmonic properties of bilayer graphene, leading to Fano-type resonances, giant plasmonic enhancement of infrared phonon absorption, narrow window of optical transparency, and a new plasmonic mode at higher energy than the classical plasmon.
We investigate through analytic calculations the surface plasmon dispersion relation for monolayer graphene sheets and a separated parallel pair of graphene monolayers. An approximate form for the dispersion relation for the monolayer case was derived, which was shown to be highly accurate and offers intuition to the properties of the supported plasmon mode. For parallel graphene pairs separated by small gaps, the dispersion relation of the surface plasmon splits into two branches, one with a symmetric and the other with an antisymmetric magnetic field across the gap. For the symmetric (magnet…
The strong light-matter interaction in graphene over a broad frequency range has opened up a plethora of photonics applications of graphene. The goal of this paper is to present the voltage tunability of plasmons in gated single- and multi-layer graphene structures. Device concepts for plasmonic interconnects and antennas and their performance for THz communication are presented. For the first time, the role of gate voltage and the thickness of the gate dielectric on the characteristics of plasmon propagation in graphene are quantified by accounting for both the interface trap capacitance and …
Plasmon oscillations have been intensively studied for more than forty years in conventional two-dimensional electron gas systems in order to find new alternatives to the vacuum devices based on the Smith-Purcell effect in the far-infrared region. However, beside the multiple endeavors, up to date, the plasmon generation in semiconductor heterostructures has been very inefficient. Here we demonstrate that the use of high mobility graphene metamaterials, due to their well-known stronger light-plasmon coupling compared to semiconductor materials can significantly improve the efficiency of far-in…
The device applications of plasmonic systems such as graphene and two dimensional electron gases (2DEGs) in III-V heterostructures include terahertz detectors, mixers, oscillators and modulators. These two dimensional (2D) plasmonic systems are not only well-suited for device integration, but also enable the broad tunability of underdamped plasma excitations via an applied electric field. We present demonstrations of the coherent coupling of multiple voltage tuned GaAs/AlGaAs 2D plasmonic resonators under terahertz irradiation. By utilizing a plasmonic homodyne mixing mechanism to downconvert …
Photonic crystals and metamaterials have emerged as two classes of tailorable materials that enable precise control of light. Plasmonic crystals, which can be thought of as photonic crystals fabricated from plasmonic materials, Bragg scatter incident electromagnetic waves from a repeated unit cell. However, plasmonic crystals, like metamaterials, are composed of subwavelength unit cells. Here, we study terahertz plasmonic crystals of several periods in a two dimensional electron gas. This plasmonic medium is both extremely subwavelength ($\approx λ/100$) and reconfigurable through the applicat…
AB-stacked bilayer graphene with a tunable electronic bandgap in excess of the optical phonon energy presents an interesting active medium, and we consider such theoretical possibility in this work. We argue the possibility of a highly resonant optical gain in the vicinity of the asymmetry gap. Associated with this resonant gain are strongly amplified plasmons, plasmons with negative group velocity and superluminal effects, as well as directional leaky modes.
A density-matrix formalism within the length gauge is developed for the purpose of calculating the nonlinear response of intrinsic bilayer graphene at terahertz frequencies. Employing a tight-binding model, we find that interplay between the interband and intraband dynamics leads to strong harmonic generation at moderate field amplitudes. Specifically, we find that at low temperature (10 K), the reflected field of undoped suspended bilayer graphene exhibits a third harmonic amplitude that is 30% of the fundamental in the reflected field for an incident 1 THz single-cycle pulse with a field amp…
We report experimental signatures of plasmonic effects due to electron tunneling between adjacent graphene layers. At sub-nanometer separation, such layers can form either a strongly coupled bilayer graphene with a Bernal stacking or a weakly coupled double-layer graphene with a random stacking order. Effects due to interlayer tunneling dominate in the former case but are negligible in the latter. We found through infrared nano-imaging that bilayer graphene supports plasmons with a higher degree of confinement compared to single- and double-layer graphene, a direct consequence of interlayer tu…
We predict the existence of transverse electric (TE) plasmons in bilayer graphene. We find that their plasmonic properties are much more pronounced in bilayer than in monolayer graphene, in a sense that they can get more localized at frequencies just below $\hbarω=0.4$~eV for adequate doping values. This is a consequence of the perfectly nested bands in bilayer graphene which are separated by $\sim 0.4$~eV.
We describe studies on the nanoscale transport dynamics of carriers in strained AlN/GaN/AlN quantum wells: an electron-hole bilayer charge system with large difference in transport properties between the two charge layers. From electronic band diagram analysis, the presence of spatially separated two-dimensional electron and hole charge layers is predicted at opposite interfaces. Since these charge layers exhibit distinct spectral signatures at terahertz frequencies, a combination of terahertz and far-infrared spectroscopy enables us to extract (a) individual contributions to the total conduct…
Three-dimensional (3D) semimetals have been predicted and demonstrated to have a wide variety of interesting properties associated with its linear energy dispersion. In analogy to two-dimensional (2D) Dirac semimetals, such as graphene, Cd3As2, a 3D semimetal, has shown ultra-high mobility, large Fermi velocity, and has been hypothesized to support plasmons at terahertz frequencies. In this work, we demonstrate synthesis of high-quality large-area Cd3As2 thin-films through thermal evaporation as well as the experimental realization of plasmonic structures consisting of periodic arrays of Cd3As…
We investigate zero-temperature plasmon modes in a double-layer bilayer graphene structure under a perpendicular electrostatic bias. The numerical results demonstrate that there exist two collective modes which are undamped in the long wavelength limit. The finite potential bias decreases remarkably the plasmon energy in a wide range of wave-vector and makes plasmon branches become Landau damped at a higher wave-vector as compared to unbiased case. We find that the dependence of plasmon dispersions on the system parameters such as the inter-layer separation and carrier density is similar in tw…
Twisted bilayer graphene with tiny rotation angles have drawn significant attention due to the observation of the unconventional superconducting and correlated insulating behaviors. In this paper, we employ a full tight-binding model to investigate collective excitations in twisted bilayer graphene near magic angle. The polarization function is obtained from the tight-binding propagation method without diagonalization of the Hamiltonian matrix. With the atomic relaxation considered in the simulation, damped and undamped interband plasmon modes are discovered near magic angle under both room te…
Among its many outstanding properties, graphene supports terahertz surface plasma waves -- sub-wavelength charge density oscillations connected with electromagnetic fields that are tightly localized near the surface[1,2]. When these waves are confined to finite-sized graphene, plasmon resonances emerge that are characterized by alternating charge accumulation at the opposing edges of the graphene. The resonant frequency of such a structure depends on both the size and the surface charge density, and can be electrically tuned throughout the terahertz range by applying a gate voltage[3,4]. The p…
The gapless energy band spectra make the structures based on graphene and graphene bilayers with the population inversion created by optical or injection pumping to be promising media for the interband terahertz (THz) lasing. However, a strong intraband absorption at THz frequencies still poses a challenge for efficient THz lasing. In this paper, we show that in the pumped graphene bilayer structures, the indirect interband radiative transitions accompanied by scattering of carriers caused by disorder can provide a substantial negative contribution to the THz conductivity (together with the di…
Coherent sub-THz phonons incident on a gold grating that is deposited on a dielectric substrate undergo diffraction and thereby induce an alteration of the surface plasmon-polariton resonance. This results in efficient high-frequency modulation (up to 110 GHz) of the structure's reflectivity for visible light in the vicinity of the plasmon-polariton resonance. High modulation efficiency is achieved by designing a periodic nanostructure which provides both plasmon-polariton and phonon resonances. Our theoretical analysis shows that the dynamical alteration of the plasmon-polariton resonance is …
Flat bands in twisted moire superlattices support a variety of topological and strongly correlated phenomena along with easily tunable electrical and optical properties. Here, we demonstrate the existence of tunable, long-lived, and flat intraband and interband terahertz plasmons in twisted double bilayer graphene. We show that the interband plasmons originate from the presence of a Van Hove singularity in the joint density of states and a finite Berry connection between the pair of bands involved. We find that the gapped interband plasmon mode has a universal dispersion, and the plasmon gap i…
We present a theoretical study of the modification of the near-field radiative heat transfer due to phonon-plasmon coupling in bilayer systems made of a doped semiconductor and a polar dielectric. By tuning the surface-plasmon mode of the former material in resonance with the phonon modes of the latter one, the near-field spectral radiative heat transfer can be suppressed in a frequency band gap. We distinguish between the interlayer mode coupling within each bilayer and the intragap one between the two bilayers. We elucidate the role of each of them in the formation of the band gap and we det…
We have theoretically studied the collective response properties of the two-dimensional chiral electron gas in bilayer graphene within the random phase approximation. The cooperation of external controlling factors like perpendicular electric bias, temperature, doping, and substrate background provides great freedom to manipulate the dynamic dielectric function and the low-energy plasmon dispersion of the system. Intriguing situations with potential application are systematically explored and discussed. Extra undamped plasmon modes might emerge under electric bias. They have almost zero group …
Gapless spectrum of graphene allows easy spatial separation of electrons and holes with an external in-plane electric field. Guided collective plasmon modes can propagate along the separation line, whose amplitude decays with the distance to it. Their spectrum and direction of propagation can be controlled with the strength and direction of in-plane electric field. In case of a bilayer graphene additional control is possible by the perpendicular electric field that opens a gap in the band spectrum of electrons. We investigate guided plasmon spectra in bilayer p-n junctions using hydrodynamics …
We study the collective electronic excitations in metallic single- and bilayer transition metal dichalcogenides (TMDCs) using time dependent density functional theory in the random phase approximation. For very small momentum transfers (below $q\approx0.02$~Å$^{-1}$) the plasmon dispersion follows the $\sqrt{q}$ behavior expected for free electrons in two dimensions. For larger momentum transfer the plasmon energy is significantly red shifted due to screening by interband transitions. At around $q\approx 0.1$ Å$^{-1}$ the plasmon enters the dissipative electron-hole continuum and the plasmon d…
We report bilayer-graphene field effect transistors operating as THz broadband photodetectors based on plasma-waves excitation. By employing wide-gate geometries or buried gate configurations, we achieve a responsivity $\sim 1.2V/W (1.3 mA/W)$ and a noise equivalent power $\sim 2\times 10^{-9} W/Hz^{-1/2}$ in the 0.29-0.38 THz range, in photovoltage and photocurrent mode. The potential of this technology for scalability to higher frequencies and the development of flexible devices makes our approach competitive for a future generation of THz detection systems.
