Spin pumping consists in the injection of spin currents into a non-magnetic material due to the precession of an adjacent ferromagnet. In addition to the pumping of spin the precession always leads to pumping of heat, but in the presence of spin-orbital entanglement it also leads to a charge current. We investigate the pumping of charge, spin and heat in a device where a superconductor and a quantum spin Hall insulator are in proximity contact with a ferromagnetic insulator. We show that the device supports two robust operation regimes arising from topological effects. In one regime, the pumped charge, spin and heat are quantized and related to each other due to a topological winding number of the reflection coefficient in the scattering matrix formalism -- translating to a Chern number in the case of Hamiltonian formalism. In the second regime, a Majorana zero mode switches off the pumping of currents owing to the topologically protected perfect Andreev reflection. We show that the interplay of these two topological effects can be utilized so that the device operates as a robust charge, spin and heat transistor.
We present experiments on a superconductor-normal metal electron refrigerator in a regime where single-electron charging effects are significant. The system functions as a heat transistor, i.e., the heat flux out from the normal metal island can be controlled with a gate voltage. A theoretical model developed within the framework of single-electron tunneling provides a full quantitative agreement with the experiment. This work serves as the first experimental observation of Coulombic control of heat transfer and, in particular, of refrigeration in a mesoscopic system.
We study heat transport in transistor-like devices composed of two reservoirs and a gate electrode, with a ballistic electronic one-dimensional system connected between the two reservoirs and interacting with a laser field. We derive in a simple way an equation for the heat flux in terms of the Floquet-Green operator of the system. As a case example, we investigate a two-level transistor and find that the laser field can produce a net heat flow out of either one of the reservoirs. The direction of this flow is determined by the gate voltage. We study numerically the dependence of this heat-pum…
The outlook of protected quantum computing spurred enormous progress in the search for topological materials, sustaining a continued race to find the most experimentally feasible platform. Here, we show that one of the simplest quantum circuits, the Cooper-pair transistor, exhibits a nontrivial Chern number which has not yet been discussed, in spite of the exhaustive existing literature. Surprisingly, the resulting quantized current response is robust with respect to a large number of external perturbations, most notably low-frequency charge noise and quasiparticle poisoning. Moreover, the fac…
We have demonstrated that depletion/enhancement-mode b-Ga2O3 on insulator field-effect transistors can achieve a record high drain current density of 1.5/1.0 A/mm by utilizing a highly doped b-Ga2O3 nano-membrane as the channel. b-Ga2O3 on insulator field-effect transistor (GOOI FET) shows a high on/off ratio of 1010 and low subthreshold slope of 150 mV/dec even with 300 nm thick SiO2. The enhancement-mode GOOI FET is achieved through surface depletion. An ultra-fast, high resolution thermo-reflectance imaging technique is applied to study the self-heating effect by directly measuring the loca…
We use simulations to examine current saturation in sub-micron graphene transistors on SiO2/Si. We find self-heating is partly responsible for current saturation (lower output conductance), but degrades current densities >1 mA/um by up to 15%. Heating effects are reduced if the supporting insulator is thinned, or in shorter channel devices by partial heat sinking at the contacts. The transient behavior of such devices has thermal time constants of ~30-300 ns, dominated by the thickness of the supporting insulator and that of device capping layers (a behavior also expected in ultrathin body SOI…
We show that the heat transport between two bodies, mediated by electromagnetic fluctuations, can be controlled with an intermediate quantum circuit - leading to the device concept Mesoscopic Photon Heat Transistor (MPHT). Our theoretical analysis is based on a novel Meir-Wingreen-Landauer type of conductance formula, which gives the photonic heat current through an arbitrary circuit element coupled to two dissipative reservoirs at finite temperatures. As an illustration we present an exact solution for the case when the intermediate circuit can be described as an electromagnetic resonator. We…
We propose a magnetic topological transistor based on MnBi$_{2}$Te$_{4}$, in which the "on" state (quantized conductance) and the "off" state (zero conductance) can be easily switched by changing the relative direction of two adjacent electric fields (parallel vs. antiparallel) applied within a two-terminal junction. We explain that the proposed magnetic topological transistor relies on a novel mechanism due to the interplay of topology, magnetism, and layer degrees of freedom in MnBi$_{2}$Te$_{4}$. Its performance depends substantially on film thickness and type of magnetic order. We show tha…
The sub-threshold swing is the fundamental critical parameter determining the operation of a transistor in low-power applications such as switches. It determines the fraction of dissipation due to the gate capacitance used for turning the device on and off, and in a conventional transistor it is limited by Boltzmann's tyranny to kTln(10)/q, or 60 mV per decade. Here, we demonstrate that the sub-threshold swing of a topological transistor, in which conduction is enabled by a topological phase transition via electric field switching, can be sizably reduced in a non-interacting system by modulati…
We report on Terahertz detection by inverted band structure HgTe-based Field Effect Transistor up to room temperature. At low temperature, we show that nonlinearities of the transistor channel allows for the observation of the quantum phase transition due to the avoided crossing of zero-mode Landau levels in HgTe 2D topological insulators. These results pave the way towards Terahertz topological Field Effect Transistors.
We investigate thermally-driven transport of heat and charge in a superconducting single-electron transistor by means of a real-time diagrammatic transport theory. Our theoretical approach allows us to account for strong Coulomb interactions and arbitrary nonequilibrium conditions while performing a systematic expansion in the tunnel coupling. We find that a temperature bias across the system gives rise to finite heat and charge currents close to the particle-hole symmetric point which depend both on the gate voltage as well as on the phase difference between the superconducting reservoirs. Th…
We report on combined measurements of heat and charge transport through a single-electron transistor. The device acts as a heat switch actuated by the voltage applied on the gate. The Wiedemann-Franz law for the ratio of heat and charge conductances is found to be systematically violated away from the charge degeneracy points. The observed deviation agrees well with the theoretical expectation. With large temperature drop between the source and drain, the heat current away from degeneracy deviates from the standard quadratic dependence in the two temperatures.
Charge transport through a small topological superconducting island in contact with a normal and a superconducting electrode occurs through a cycle that involves coherent oscillations of Cooper pairs and tunneling in/out the normal electrode through a Majorana bound state, the Josephson-Majorana cycle. We illustrate this mechanism by studying the current-voltage characteristics of a superconductor-topological superconductor-normal metal single-electron transistor. At low bias and temperature the Josephson-Majorana cycle is the dominant mechanism for transport. We discuss a three-terminal confi…
Although topological materials have recently seen tremendous development, their applications have remained elusive. Simultaneously, there exists considerable interest in pushing the limits of topological materials, including the exploration of new forms of topological protection and the establishment of topologically protected order in non-electronic systems. Here we develop some novel forms of topological order (i.e. topological charges), primarily the Euler characteristic as well as manifold class. We further demonstrate that these topological orders can protect bulk current transmission, ev…
We propose a thermal transistor based on a three-terminal normal-superconductor (NS) junction with superconductor terminal acting as the base. The emergence of heat amplification is due to the negative differential thermal conductance (NDTC) effect for the NS diode in which the normal side maintains a higher temperature. The temperature dependent superconducting energy gap is responsible for the NDTC. By controlling quantum dot levels and their coupling strengths to the terminals, a huge heat amplification factor can be achieved. The setup offers an alternative tuning scheme of heat amplificat…
Silicene (a monolayer of silicon atoms) is a quantum spin-Hall insulator, which undergoes a topological phase transition into other insulators by applying external field such as electric field, photo-irradiation and antiferromagnetic order. We investigate the electronic and transport properties of silicene nanoribbons based on the Landauer formalism. We propose to determine topological phase transitions by measuring the density of states and conductance. The conductance is quantized and changes its value when the system transforms into different phases. We show that a silicene nanoribbon near …
We propose and investigate a spin transistor device consisting of two ferromagnetic leads connected by a two-dimensional topological insulator as the channel material. It exploits the unique features of the topological spin-helical edge states, such that the injected carriers with a non-collinear spin-direction would travel through both edges and show interference effect. The conductance of the device can be controlled in a simple and allelectric manner by a side-gate voltage, which effectively rotates the spin-polarization of the carrier. At low voltages, the rotation angle is linear in the g…
We report a new class of large-gap quantum spin Hall insulators in two-dimensional transition metal dichalcogenides, namely, MX$_2$ with M=(Mo, W) and X=(S, Se, and Te), whose topological electronic properties are highly tunable by external electric field. We propose a novel topological field effect transistor made of these atomic layer materials and their van der Waals heterostructures. Our device exhibits parametrically enhanced charge-spin conductance through topologically protected transport channels, and can be rapidly switched off by electric field through topological phase transition in…
We investigate the dynamical control of the heat flux exchanged in near-field regime between a membrane made with a phase-change material and a substrate when the temperature of the membrane is tuned around its critical value. We show that in interaction with an external source of thermal radiation, this system is multistable and behaves as a thermal transistor, being able to dynamically modulate and even amplify super-Planckian heat fluxes. This behavior could be used to dynamically control heat fluxes exchanged at the nanoscale in systems out of thermal equilibrium and to process thermal inf…
Dots are ideal systems to study fundamentals on heat transfer at the nanoscale and promising nanoscale heat-engines and thermal devices. Here, we report on the validation of our theoretical model on the thermal conductance of a metallic dot single-electron transistor (md-SET) by a recent experiment on the low-T thermal conductance. We compare with the experiment, we emphasize the physics interpretation and characteristic values and we apply the model to evaluate the operation the md-SET as heat-switch. Perfect agreement is shown between the calculated and the measured charge conductance G, hea…
We describe nonlinear phonon-thermoelectric devices where charge current and electronic and phononic heat currents are coupled, driven by voltage and temperature biases, when phonon-assisted inelastic processes dominate the transport. Our thermoelectric transistors and rectifiers can be realized in a gate-tunable double quantum-dot system embedded in a nanowire which is realizable within current technology. The inelastic electron-phonon scattering processes are found to induce pronounced charge, heat, and cross rectification effects, as well as a thermal transistor effect that, remarkably, can…
Developing a gate-tunable, scalable, and topologically-protectable supercurrent qubit and integrating it into a quantum circuit are crucial for applications in the fields of quantum information technology and topological phenomena. Here we propose that the nano-hybrid supercurrent transistors, a superconducting quantum analogue of a transistor, made of topological insulator nanowire would be a promising platform for unprecedented control of both the supercurrent magnitude and the current-phase relation by applying a voltage on a gate electrode. We believe that our experimental design will help…
We study topological phase transitions and topological quantum field effect transistor in monolayer Molybdenum Disulfide (MoS2) using a two-band Hamiltonian model. Without considering the quadratic (q^2) diagonal term in the Hamiltonian, we show that the phase diagram includes quantum anomalous Hall (QAH), quantum spin Hall (QSH), and spin quantum anomalous Hall effect (SQAH) regions such that the topological Kirchhoff law is satisfied in the plane. By considering the q^2 diagonal term and including one valley, it is shown that MoS2 has a non-trivial topology, and the valley Chern number is no…
A quantum-dot thermal transistor consisting of three Coulomb-coupled quantum dots coupled to respective electronic reservoirs by tunnel contacts is established. The heat flows through the collector and emitter can be controlled by the temperature of the base. It is found that a small change in the base heat flow can induce a large heat flow change in the collector and emitter. The huge amplification factor can be obtained by optimizing the Coulomb interaction between the collector and the emitter or by decreasing the energy-dependent tunneling rate at the base. The proposed quantum-dot thermal…
We report dual-gate modulation of topological insulator field-effect transistors (TI FETs) made on Bi2Te3 thin flakes with integration of atomic-layer-deposited (ALD) Al2O3 high-k dielectric. Atomic force microscopy study shows that ALD Al2O3 is uniformly grown on this layer-structured channel material. Electrical characterization reveals that the right selection of ALD precursors and the related surface chemistry play a critical role in device performance of Bi2Te3 based TI FETs. We realize both top-gate and bottom-gate control on these devices, and the highest modulation rate of 76.1% is ach…
We propose the manipulation of Majorana edge states via hybridization and spin currents in a nanowire spin transistor. The spin transistor is based on a heterostructure nanowire comprising of semiconductors with large and small g-factors that form the topological and non-topological regions respectively. The hybridization of bound edge states results in spin currents and $4π$-periodic torques, as a function of the relative magnetic field angle -- an effect which is dual to the fractional Josephson effect. We establish relation between torques and spin-currents in the non-topological region whe…
Ever since its discovery, the electron spin has only been measured or manipulated through the application of an electromagnetic force acting on the associated magnetic moment. In this work, we propose a spin Aharonov-Bohm effect in which the electron spin is controlled by a magnetic flux while no electromagnetic field is acting on the electron. Such a nonlocal spin manipulation is realized in an Aharonov-Bohm ring made from the recently discovered quantum spin Hall insulator, by taking advantage of the defining property of the quantum spin Hall edge states: the one-to-one correspondence betwee…
To develop effective thermal management strategies for GaN transistors, it is essential to accurately predict the device junction temperature. Since the width of the heat generation in the devices is comparable to phonon mean free paths of GaN, phonon ballistic transport exists and can significantly affect the heat transport process, which necessitates a thorough understanding of the influence of the phonon ballistic effects in GaN transistors. In this paper, the ballistic-diffusive phonon transport in GaN-on-SiC devices is examined by measuring the hotspot temperature using the thermoreflecta…
Pumping characteristics were studied of the hybrid normal-metal/superconductor single-electron transistor embedded in a high-ohmic environment. Two 3 micrometer-long microstrip resistors of CrOx with a sum resistance R=80kOhm were placed adjacent to this hybrid device. Substantial improvement of pumping and reduction of the subgap leakage were observed in the low-MHz range. At higher frequencies 0.1-1GHz, a slowdown of tunneling due to the enhanced damping and electron heating negatively affected the pumping, as compared to the reference bare devices.
We investigate the quantum thermal transistor effect in nonequilibrium three-level systems by applying the polaron transformed Redfield equation combined with full counting statistics. The steady state heat currents are obtained via this unified approach over a wide region of system-bath coupling, and can be analytically reduced to the Redfield and nonequilibrium noninteracting blip approximation results in the weak and strong coupling limits, respectively. A giant heat amplification phenomenon emerges in the strong system-bath coupling limit, where transitions mediated by the middle thermal b…
The topological quantum field-effect transition in buckled 2D-Xenes can potentially be engineered to enable sub-thermionic transistor operation coupled with dissipationless ON-state conduction. Substantive device design strategies to harness this will necessitate delving into the physics of the quantum field effect transition between the dissipationless topological phase and the band insulator phase. Investigating workable device structures, we uncover fundamental sub-threshold limits posed by the gating mechanism that effectuates such a transition, thereby emphasizing the need for innovations…
The precession of a ferromagnet leads to the injection of spin current and heat into an adjacent non-magnetic material. Besides, spin-orbit entanglement causes an additional charge current injection. Such a device has been recently proposed where a quantum-spin hall insulator (QSHI) in proximity to a ferromagnetic insulator (FI) and superconductor (SC) leads to the pumping of charge, spin, and heat. Here we build a circuit-compatible Verilog-A-based compact model for the QSHI-FI-SC device capable of generating two topologically robust modes enabling the device operation. Our model also capture…
Quantum confined devices of three-dimensional topological insulators have been proposed to be promising and of great importance for studies of confined topological states and for applications in low energy-dissipative spintronics and quantum information processing. The absence of energy gap on the TI surface limits the experimental realization of a quantum confined system in three-dimensional topological insulators. This communication reports on the successful realization of single-electron transistor devices in Bi$_2$Te$_3$ nanoplates by state of the art nanofabrication techniques. Each devic…
The density of states of proximitized normal nanowires interrupting superconducting rings can be tuned by the magnetic flux piercing the loop. Using these as the contacts of a single-electron transistor allows to control the energetic mirror asymmetry of the conductor, this way introducing rectification properties. In particular, we show that the system works as a diode that rectifies both charge and heat currents and whose polarity can be reversed by the magnetic field and a gate voltage. We emphasize the role of dissipation at the island. The coupling to substrate phonons enhances the effect…
A Metal-dielectric-topological insulator capacitor device based on hBN-encapsulated CVD grown Bi2Se3 is realized and investigated in the radio frequency regime. The RF quantum capacitance and device resistance are extracted for frequencies as a high as 10 GHz, and studied as a function of the applied gate voltage. The combination of the superior quality hBN dielectric gate with the optimized transport characteristics of CVD grown Bi2Se3 (n~10^18cm-3 in 8 nm) allow us to attain a bulk depleted regime by dielectric gating. A quantum capacitance minimum is observed revealing a purely Dirac regime…
Weak antilocalization (WAL) and linear magnetoresistance (LMR) are two most commonly observed magnetoresistance (MR) phenomena in topological insulators (TIs) and often attributed to the Dirac topological surface states (TSS). However, ambiguities exist because these phenomena could also come from bulk states (often carrying significant conduction in many TIs) and are observable even in non-TI materials. Here, we demonstrate back-gated ambipolar TI field-effect transistors in (Bi0.04Sb0.96)2Te3 thin films grown by molecular beam epitaxy on SrTiO3(111), exhibiting a large carrier density tunabi…
We consider the fully overheated single-electron transistor, where the heat balance is determined entirely by electron transfers. We find three distinct transport regimes corresponding to cotunneling, single-electron tunneling, and a competition between the two. We find an anomalous sensitivity to temperature fluctuations at the crossover between the two latter regimes that manifests in an exceptionally large Fano factor of current noise.

Logical devices based on electrical currents are ubiquitous in modern society. However, digital logic does have some drawbacks such as a relatively high power consumption. It is therefore of great interest to seek alternative means to build logical circuits that can either work as stand-alone devices or in conjunction with more traditional electronic circuits. One direction that holds great promise is the use of heat currents for logical components. In the present paper, we discuss a recent abstract proposal for a quantum thermal transistor and provide a concrete design of such a device using …
Using a block of three separated solid elements, a thermal source and drain together with a gate made of an insulator-metal transition material exchanging near-field thermal radiation, we introduce a nanoscale analog of a field-effect transistor which is able to control the flow of heat exchanged by evanescent thermal photons between two bodies. By changing the gate temperature around its critical value, the heat flux exchanged between the hot body (source) and the cold body (drain) can be reversibly switched, amplified, and modulated by a tiny action on the gate. Such a device could find impo…
Spin transistors and spin Hall effects have been two separate leading directions of research in semiconductor spintronics which seeks new paradigms for information processing technologies. We have brought the two directions together to realize an all-semiconductor spin Hall effect transistor. Our scheme circumvents semiconductor-ferromagnet interface problems of the original Datta-Das spin transistor concept and demonstrates the utility of the spin Hall effects in microelectronics. The devices use diffusive transport and operate without electrical current, i.e., without Joule heating in the ac…
We measure the temperature distribution in a biased single-layer graphene transistor using Raman scattering microscopy of the 2D-phonon band. Peak operating temperatures of 1050 K are reached in the middle of the graphene sheet at 210 KW cm^(-2) of dissipated electric power. The metallic contacts act as heat sinks, but not in a dominant fashion. To explain the observed temperature profile and heating rate, we have to include heat-flow from the graphene to the gate oxide underneath, especially at elevated temperatures, where the graphene thermal conductivity is lowered due to umklapp scattering…
The Single Cooper Pair Josephson Transistor is a device that exhibits at the same time charge quantization and phase coherence. Coherent quantum phase slip phenomenon is "dual" the Josephson phase coherence while the charge quantization is dual to the flux quantization. We present the experimental demonstration and the theoretical description of a new superconducting device - Single Flux Transistor, which is dual to the Single Cooper Pair Transistor. Our transport measurements show the periodic modulation of the critical voltage by the external magnetic field. The obtained current-voltage char…
A demonstration of the theoretically predicted non-abelian properties of Majorana bound states (MBSs) would constitute a definite proof of a topological superconducting phase. Alongside the nontrivial braiding statistics, the fusion rules are fundamental properties of all non-abelian anyons. In this work, we propose and theoretically analyze a way to demonstrate MBS fusion rules in a Majorana single-charge transistor. Our proposal reduces both the number of operations and the device complexity compared to previous designs. Furthermore, we show that the fusion protocol can be adapted to pump a …
We study in this article how heat can be exchanged between two level systems (TLS) each of them being coupled to a thermal reservoir. Calculation are performed solving a master equation for the density matrix using the Born markov-approximation. We analyse the conditions for which a thermal diode and a thermal transistor can be obtained as well as their optimization.
Anderson's orthogonality catastrophe (AOC) theorem establishes that the ground state of the many-body fermion system is asymptotically orthogonal to the ground state of the same system perturbed by a scattering potential, so that the overlap between the original and new ground states decays to zero with the system size. We adopt the AOC for a description of heat production in a complementary metal-oxide-semiconductor (CMOS) transistor. We find that the heat released in the transistor comprises two distinct components, contribution from the dissipation accompanying electron transmission under t…
Parity control of superconducting islands hosting Majorana zero modes (MZMs) is required to operate topological qubits made from proximitized semiconductor nanowires. We, therefore, study parity effects in hybrid InAs-Al single-Cooper-pair transistors (SCPTs) as a first step. In particular, we investigate the gate-charge supercurrent modulation and observe a consistent 2$e$-periodic pattern indicating a general lack of low-energy subgap states in these nanowires at zero magnetic field. In a parallel magnetic field, an even-odd pattern develops with a gate-charge spacing that oscillates as a fu…
