We characterize a semiconductor external cavity diode laser whose optical feedback is provided by a guided mode resonance filter (GMRF). We focus on the spectral properties. The wavelength of operation falls in the telecom range (1506 nm). The GMRF acting both as a wavelength intracavity filter and feedback mirror allows for a compact laser design. The single-mode operation is verified in a wide range of driving currents. We finely tune the cavity length to adjust the frequency by 14 GHz without mode-hops in agreement with the expected free-spectral range of the resonator $\sim$20 GHz. The compactness of the cavity allows fast frequency sweeps when modulating the current (90 MHz/mA at 100 kHz, the modulation bandwidth). The frequency noise (366 kHz white-noise contribution) is also analysed to evaluate the potential of our design for high-resolution applications.
We describe passive phase-locking architectures based on external-cavity setups to improve the brightness of diode laser bars. Volume Bragg gratings are used to stabilize the lase line. Numerical modelling and experimental results will be presented.
We report on the spectral properties of a diode laser with a tunable external cavity in integrated optics. Even though the external cavity is short compared to other small-bandwidth external cavity lasers, the spectral bandwidth of this tunable laser is as small as 25 kHz (FWHM), at a side-mode suppression ratio (SMSR) of 50 dB. Our laser is also able to access preset wavelengths in as little as 200 us and able to tune over the full telecom C-band (1530 nm - 1565 nm).
We demonstrate a simple, compact, and cost-effective laser noise reduction method for stabilizing an extended cavity diode laser to a 3x105 finesse mirror Fabry-Pérot (F-P) cavity corresponding to resonance linewidth of 10 kHz using a crystalline MgF2 whispering gallery mode microresonator (WGMR). The laser linewidth is reduced to sub-kHz such that a stable Pound-Drever-Hall (PDH) error signal is built up. The wavelength of the pre-stabilized laser is tunable within a large bandwidth covering the high reflection mirror coating of a F-P supercavity.
An extended cavity diode laser operating in the Littrow configuration emitting near 657 nm is stabilized via its injection current to a reference cavity with a finesse of more than 10^5 and a corresponding resonance linewidth of 14 kHz. The laser linewidth is reduced from a few MHz to a value below 30 Hz. The compact and robust setup appears ideal for a portable optical frequency standard using the Calcium intercombination line.
Broad area laser diodes are attractive for the high optical power they can produce. Unfortunately, this high power normally comes at the cost of severely reduced spatial coherence since the wide area of the semiconductor wave-guide is inherently spatially multi-mode (in the slow axis). We demonstrate a method to majorly improve the spatial coherence of a high-power broad-area diode laser by placing it in an external cavity that is mode selective. We design the cavity, such that the diode aperture acts as its own spatial filter, obviating the need for an intra-cavity slit-filter, and optimally …
We present a simple method for narrowing the intrinsic Lorentzian linewidth of a commercial ultraviolet grating extended-cavity diode laser (TOPTICA DL Pro) using weak optical feedback from a long external cavity. We achieve a suppression in frequency noise spectral density of 20 dB measured at frequencies around 1 MHz, corresponding to the narrowing of the intrinsic Lorentzian linewidth from 200 kHz to 2 kHz. The system is suitable for experiments requiring a tunable ultraviolet laser with narrow linewidth and low high-frequency noise, such as precision spectroscopy, optical clocks, and quant…
We realize a fiber Bragg grating InGaN based laser diode emitting at 400 nm and demonstrate its high coherency. Thanks to the fabrication of a narrow band fiber Bragg grating in the near-UV, we can reach single-mode and single-frequency regimes for the self-injection locked diode. The device exhibits 44 dB side-mode-suppression-ratio and mW output power. Detailed frequency noise analysis reveals sub-MHz integrated linewidth and 16 kHz intrinsic linewidth. Such a narrow linewidth laser diode in the near-UV domain with a compact and low-cost design could find applications whenever coherency and …
We report ultra-stable locking of a commercially available extended cavity diode laser to a vibration-insensitive high finesse Fabry-Perot cavity. A servo bandwidth of 2 MHz is demonstrated. The absolute stability of the diode laser after locking is measured with a three-cornered-hat method. The resulting Allan deviation reaches a level of $2.95\times10^{-15}$ at 1 s, corresponding to only 0.93 Hz linewidth, even without vibration isolation of the reference cavity.
A semiconductor diode laser having a modified Littrow external resonator is described. An additional output coupling mirror in a V-shape configuration of the resonator makes the system more efficient and convenient to operate.
We demonstrate a technique for locking the frequency of a tunable diode laser to a ring-cavity resonator. The resonator is stabilized to a diode laser which is in turn locked to an atomic transition, thus giving it absolute frequency calibration. The ring-cavity design has the principal advantage that there is no feedback destabilization of the laser. The cavity has a free-spectral range of 1.3 GHz and $Q$ of about 35, which gives robust locking of the laser. The locked laser is able to track large scans of the cavity.
We present results on electrically driven nanobeam photonic crystal cavities formed out of a lateral p-i-n junction in gallium arsenide. Despite their small conducting dimensions, nanobeams have robust electrical properties with high current densities possible at low drive powers. Much like their two-dimensional counterparts, the nanobeam cavities exhibit bright electroluminescence at room temperature from embedded 1,250 nm InAs quantum dots. A small room temperature differential gain is observed in the cavities with minor beam self-heating suggesting that lasing is possible. These results ope…
The enhancement of the power conversion efficiency (PCE), and subsequent reduction of cost, of light emitting diodes (LEDs) is of crucial importance in the current lightening market. For this reason, we propose here a PCE-enhanced LED architecture, based on a partially reflecting metasurface cavity (PRMC) structure. This structure simultaneously enhances the light extraction efficiency (LEE) and the spontaneous emission rate (SER) of the LED by enforcing the emitted light to radiate perpendicularly to the device, so as to suppress wave trapping and enhance field confinement near the emitter, w…
We report on an interference-filter-stabilized external cavity diode laser using a gallium-nitride-based violet laser diode. Surface-activated-bonded glass substrates were employed as cat's eye output couplers in order to suppress power degradation due to optical damage. From the results of a long-term frequency-stabilization test, mode-hop-free operation for about one week was demonstrated. After a continuous operation of about three weeks, the power degradation was less than 10$\%$. The results show the potential of such interference-filter-stabilized external cavity diode lasers for practic…
We have developed external-cavity diode lasers, where the wavelength selection is assured by a low loss interference filter instead of the common diffraction grating. The filter allows a linear cavity design reducing the sensitivity of the wavelength and the external cavity feedback against misalignment. By separating the feedback and wavelength selection functions, both can be optimized independently leading to an increased tunability of the laser. The design is employed for the generation of laser light at 698, 780 and 852 nm. Its characteristics make it a well suited candidate for space-bor…
We present a painless, almost-free upgrade to present extended cavity diode lasers (ECDLs), which improves the long term mode-hop free performance by stabilizing the resonance of the internal cavity to the external cavity. This stabilization is based on the observation that the frequency or amplitude noise of the ECDL is lowest at the optimum laser diode temperature or injection current. Thus, keeping the diode current at the level where the noise is lowest ensures mode-hop free operation within one of the stable regions of the mode chart, even if these should drift due to external influences.…
Integrated semiconductor mode-locked lasers have shown promise in many applications and are readily fabricated using generic InP photonic integration platforms. However, the passive waveguides offered in such platforms have relatively high linear and nonlinear losses that limit the performance of these lasers. By extending such lasers with, for example, an external cavity the performance can be increased considerably. In this paper, we demonstrate for the first time that a high-performance mode-locked laser can be achieved with a butt-coupling integration technique using chip scale silicon nit…
Two extended cavity laser diodes are phase-locked, thanks to an intra-cavity electro-optical modulator. The phase-locked loop bandwidth is on the order of 10 MHz, which is about twice larger than when the feedback correction is applied on the laser current. The phase noise reaches -120 dBrad$^2$/Hz at 10 kHz. This new scheme reduces the residual laser phase noise, which constitutes one of the dominant contributions in the sensitivity limit of atom interferometers using two-photon transitions.
It is demonstrated that RF current modulation of a frequency stabilized injection-locked diode laser allows the stabilization of an optical cavity to adjustable lengths, by variation of the RF frequency. This transfer cavity may be used to stabilize another laser at an arbitrary wavelength, in the absence of atomic or molecular transitions suitable for stabilization. Implementation involves equipment and techniques commonly used in laser cooling and trapping laboratories, and does not require electro- or acousto-optic modulators. With this technique we stabilize a transfer cavity using a RF cu…
The design of a 671 nm diode laser with a mode-hop-free tuning range of 40 GHz is described. This long tuning range is achieved by simultaneously ramping the external cavity length with the laser injection current. The external cavity consists of a microscope cover slip mounted on piezoelectric actuators. In such a configuration the laser output pointing remains fixed, independent of its frequency. Using a diode with an output power of 5-7 mW, the laser linewidth was found to be smaller than 30 MHz. This cover slip cavity and feedforward laser current control system is simple, economical, robu…
Broad aperture semiconductor lasers usually suffer from low spatial quality of the emitted beams. Due to the highly compact character of such lasers the use of a conventional intra-cavity spatial filters is problematic. We demonstrate that extremely compact Photonic Crystal spatial filters, incorporated into the laser resonator, can improve the beam spatial quality, and correspondingly, increase the brightness of the emitted radiation. We report the decrease of the M2 from 47 down to 28 due to Photonic Crystal spatial intra-cavity filtering, and the increase of the brightness by a factor of 1.…
Detailed polarization properties have been examined in laser-diode-pumped (LD-pumped) micro-grained ceramic Nd:YAG lasers in different microchip cavity configurations. Stable linearly-polarized single-frequency oscillations, whose polarization direction coincide with that of an LD pump light, were observed in an external cavity scheme. While, in the case of a thin-slice laser scheme with coated reflective ends, elliptically-polarized single-frequency operations took place in the low pump-power regime and dynamic instabilities appeared, featuring self-induced antiphase modulations among counter…
We report an external cavity diode laser (ECDL), using a diode whose front facet is not antireflection (AR) coated, that has a mode-hop-free (MHF) tuning range greater than 135 GHz. We achieved this using a short external cavity and by simultaneously tuning the internal and external modes of the laser. We find that the precise location of the pivot point of the grating in our laser is less critical than commonly believed. The general applicability of the method, combined with the compact portable mechanical and electronic design, makes it well suited for both research and industrial applicatio…
A class of multiwavelength Fabry-Perot lasers is introduced where the spectrum is tailored through a non-periodic patterning of the cavity effective index. The cavity geometry is obtained using an inverse scattering approach and can be designed such that the spacing of discrete Fabry-Perot lasing modes is limited only by the bandwidth of the inverted gain medium. A specific two-color semiconductor laser with a mode spacing in the THz regime is designed, and measurements are presented demonstrating the simultaneous oscillation of the two wavelengths. The extension of the Fabry-Perot laser conce…
We demonstrate Resonant Tunneling Diodes, embedded in double metal cavities, strongly coupled to the cavity field, while maintaining their electronic properties. We measure the polariton dispersion and find a relative vacuum Rabi splitting of 16%, which explicitly qualifies for the strong-coupling regime. Additionally we show that electronic transport has a significant influence on the polaritons by modulating the coupling strength. The merge between electronic transport and polaritonic physics in our devices opens up a new aspect of cavity quantum electro-dynamics and integrated photonics.
We demonstrate the operation of an ultra low repetition rate, high peak power, picosecond diode pumped Nd:YVO4 passively mode locked laser oscillator. Repetition rates even below 1 MHz were achieved with the use of a new design multiple-pass cavity and a semiconductor saturable absorber. Long term stable operation at 1.2 MHz, pulse duration of 16.3 ps and average output power of 470 mW corresponding to 24 KW peak power pulses is reported. This is, to our knowledge, the lowest repetition rate high peak power pulses ever generated directly from a picosecond laser resonator without cavity dumping…
We present a novel extended-cavity diode laser (ECDL) based on a modified Littrow configuration. The coarse wavelength adjustment via the rotation of a diffraction grating is decoupled from the fine tuning of the external cavity modes by positioning a piezo transducer behind the diode laser, making the laser robust against misalignment and hysteresis even with long external cavities. Two laser prototypes with external cavities of different lengths were tested with a 780 nm laser diode, and locked to an atomic reference. We observe a mode-hop-free frequency tunability broader than the free spec…
We demonstrate phase and frequency stabilization of a diode laser at the thermal noise limit of a passive optical cavity. The system is compact and exploits a cavity design that reduces vibration sensitivity. The sub-Hz laser is characterized by comparison to a second independent system with similar fractional frequency stability (1 x 10-15 at 1 s). The laser is further characterized by resolving a 2 Hz wide, ultranarrow optical clock transition in ultracold strontium.
A phase modulated RF current source is applied to an injection locked diode laser operating at $780\unit{nm}$. This produces tunable phase modulated sidebands of the laser suitable for stabilizing the length of an optical transfer cavity using the Pound-Drever-Hall technique. The Pound-Drever-Hall signal is anti-symmetric about the lock point, despite the presence of significant diode laser amplitude modulation. The stabilized optical transfer cavity is used to frequency stabilize a 776 nm external cavity diode laser. The stability and tunability of this transfer cavity locked laser is establi…
Advances in high-resolution laser spectroscopy have enabled many scientific breakthroughs in physics, chemistry, biology and astronomy. Optical frequency combs have pushed measurement limits with ultrahigh-frequency accuracy and fast-measurement speed while tunable diode laser spectroscopy is used in scenarios that require high power and continuous spectral coverage. Despite these advantages of tunable diode laser spectroscopy, it is challenging to precisely determine the instantaneous frequency of the laser because of fluctuations in the scan speed. Here we demonstrate a simple spectroscopy s…
We present an external cavity diode laser setup using two identical, commercially available interference filters operated in the blue wavelength range around 450 nm. The combination of the two filters decreases the transmission width, while increasing the edge steepness without a significant reduction in peak transmittance. Due to the broad spectral transmission of such interference filters compared to the internal mode spacing of blue laser diodes, an additional locking scheme, based on Hänsch-Couillaud locking to a cavity, has been added to improve the stability. The laser is stabilized to a…
We demonstrate the use of a compound optical cavity as linear displacement detector, by measuring the thermal motion of a silicon nitride suspended membrane acting as the external mirror of a near-infrared Littrow laser diode. Fluctuations in the laser optical power induced by the membrane vibrations are collected by a photodiode integrated within the laser, and then measured with a spectrum analyzer. The dynamics of the membrane driven by a piezoelectric actuator is investigated as a function of air pressure and actuator displacement in a homodyne configuration. The high Q-factor ($\sim 3.4\c…
We generate coherent ultraviolet radiation at 313 nm as the third harmonic of an external-cavity diode laser. We use this radiation for laser cooling of trapped beryllium atomic ions and sympathetic cooling of co-trapped beryllium-hydride molecular ions. An LBO crystal in an enhancement cavity generates the second harmonic, and a BBO crystal in a doubly resonant enhancement cavity mixes this second harmonic with the fundamental to produce the third harmonic. Each enhancement cavity is preceded by a tapered amplifier to increase the fundamental light. The 36-mW output power of this all-semicond…
Ultraviolet (UV) diode lasers are widely used in many photonics applications. But their frequency stabilization schemes are not as mature as frequency-doubling lasers, mainly due to some limitations in the UV spectral region. Here we developed a high-performance UV frequency stabilization technique implemented directly on UV diode lasers by combining the dichroic atomic vapor laser lock and the resonant transfer cavity lock. As an example, we demonstrate a stable locking with frequency standard deviations of approximately 200 KHz and 300 KHz for 399nm and 370nm diode lasers in 20 minutes. We a…
Artificial lighting is a widespread technology which consumes large amounts of energy. Triplet-triplet annihilation photochemical upconversion is a method of converting light to a higher frequency. Here, we show theoretically that photochemical upconversion can be applied to Watt-scale lighting, with performance closely approaching the 50% quantum yield upper limit. We describe the dynamic equilibrium of an efficient device consisting of an LED, an upconverting material, and an optical cavity from optical and thermal perspectives.
We demonstrate passive harmonic mode-locking of a quantum well laser diode designed to support a discrete comb of Fabry-Perot modes. Spectral filtering of the mode spectrum was achieved using a non-periodic patterning of the cavity effective index. By selecting six modes spaced at twice the fundamental mode spacing, near-transform limited pulsed output with 2 ps pulse duration was obtained at a repetition rate of 100 GHz.
We present and investigate different external cavity diode laser (ECDL) configurations for the manipulation of neutrals atoms, wavelength-stabilized by a narrow-band high transmission interference filter. A novel diode laser, providing high output power of more than 1 W, with a linewidth of less than 200 kHz, based on a self-seeded tapered amplifier chip has been developed. Additionally, we compare the optical and spectral properties of two laser systems based on common laser diodes, differing in their coating, as well as one, based on a distributed-feedback (DFB) diode. The linear cavity setu…
We report the design and performance of a Littrow-type 671 nm External Cavity Diode Laser (ECDL) that delivers output power greater than 150 mW and features enhanced passive stability. The main body of the ECDL is constructed using titanium to minimize temperature related frequency drifts. The laser diode is mounted in a cylindrical mount that allows vertical adjustments while maintaining thermal contact with the temperature stabilized base plate. The wavelength tuning is achieved by horizontal displacement of the diffraction grating about an optimal pivot point. The compact design increases t…
We report on a low-noise diode laser oscillator at 972 nm actively stabilized to an ultra-stable vibrationally- and thermally compensated reference cavity. To increase the fraction of laser power in the carrier we designed a 20 cm long external cavity diode laser with an intra-cavity electro-optical modulator. The fractional power in the carrier reaches 99.9% which corresponds to a rms phase noise of $ϕ^2_\textrm{rms}=1\,\textrm{mrad}^2$ in 10\,MHz bandwidth. Using this oscillator we recorded 1S-2S spectra in atomic hydrogen and have not observed any significant loss of the excitation efficien…
An external-cavity diode laser is reported with ultralow noise, high power coupled to a fiber, and fast tunability. These characteristics enable the generation of an optical frequency comb in a silica micro-resonator with a single-soliton state. Neither an optical modulator nor an amplifier was used in the experiment. This demonstration greatly simplifies the soliton generation setup and represents a significant step forward to a fully integrated soliton comb system.
We achieved a 0.5 Hz optical beat note line width with ~ 0.1 Hz/s frequency drift at 972 nm between two external cavity diode lasers independently stabilized to two vertically mounted Fabry-Perot (FP) reference cavities. Vertical FP reference cavities are suspended in mid-plane such that the influence of vertical vibrations to the mirror separation is significantly suppressed. This makes the setup virtually immune for vertical vibrations that are more difficult to isolate than the horizontal vibrations. To compensate for thermal drifts the FP spacers are made from Ultra-Low-Expansion (ULE) gla…
High-power, diffraction-limited organic solid-state laser operation has been achieved in a vertical external cavity surface-emitting organic laser (VECSOL), pumped by a low-cost compact blue laser diode. The diode-pumped VECSOLs were demonstrated with various dyes in a polymer matrix, leading to laser emissions from 540 nm to 660 nm. Optimization of both the pump pulse duration and output coupling leads to a pump slope efficiency of 11% for a DCM based VECSOLs. We report output pulse energy up to 280 nJ with 100 ns long pump pulses, leading to a peak power of 3.5 W in a circularly symmetric, d…
We present the design and performance characterization of an external cavity diode-laser system optimized for high stability, low passive spectral linewidth, low cost, and ease of in-house assembly. The main cavity body is machined from a single aluminum block for robustness to temperature changes and mechanical vibrations, and features a stiff and light diffraction-grating arm to suppress low-frequency mechanical resonances. The cavity is vacuum-sealed, and a custom-molded silicone external housing further isolates the system from acoustic noise and temperature fluctuations. Beam shaping, opt…
We demonstrated a 967 nm diode end-pumped Er:GSGG laser operated at 2.794 Micrometer with spectrum width 3.6 nm in the continuous wave(CW) mode. The maximum output power of 440 mW is obtained at an incident pumping power of 3.4 W, which corresponds to an optical-to-optical efficiency of 13% and slope efficiency of 13.2%. The results suggest that short cavity and efficient cooling setup for crystal are advantageous to improve laser performance.
We present a system of room-temperature extended-cavity grating-diode lasers (ECDL) for production of light in the range 760-790nm. The extension of the tuning range towards the blue is permitted by the weak feedback in the cavity: the diodes are anti-reflection coated, and the grating has just 10% reflectance. The light is then amplified using semiconductor tapered amplifiers to give more than 400mW of power. The outputs are shown to be suitable for atomic physics experiments with potassium (767nm), rubidium (780nm) or both, of particular relevance to doubly-degenerate boson-fermion mixtures.
We demonstrate injection-locking of 120mW laser diodes operating at 397nm. We achieve stable operation with injection powers of ~100uW and a slave laser output power of up to 110mW. We investigate the spectral purity of the slave laser light via photon scattering experiments on a single trapped Ca40 ion. We show that it is possible to achieve a scattering rate indistinguishable from that of monochromatic light by filtering the laser light with a diffraction grating to remove amplified spontaneous emission.
the realization of high repetition rate passively Q-switched monolithic microlaser is a challenge since a decade. To achieve this goal, we report here on the first passively Q-switched diode-pumped microchip laser based on the association of a Nd:GdVO4 crystal and a Cr4+:YAG saturable absorber. The monolithic design consists of 1 mm long 1% doped Nd:GdVO4 optically contacted on a 0.4 mm long Cr4+:YAG leading to a plano-plano cavity. A repetition rate as high as 85 kHz is achieved. The average output power is approximately 400 mW for 2.2 W of absorbed pump power and the pulse length is 1.1 ns.
A room temperature operating Vertical External Cavity Surface Emitting Laser is applied around 1550 nm to intracavity laser absorption spectroscopy analyzed by time-resolved Fourier transform interferometry. At an equivalent pathlength of 15 km, the high resolution spectrum of the semiconductor disk laser emission covers 17 nm simultaneously. A noise equivalent absorption coefficient at one second averaging equal to 1.5 10^{-10} cm^{-1}.Hz^{-1/2} per spectral element is reported for the 65 km longest path length employed.
While being invented for precision measurement of single atomic transitions, frequency combs have also become a versatile tool for broadband spectroscopy in the last years. In this paper we present a novel and simple approach for broadband spectroscopy, combining the accuracy of an optical fiber-laser-based frequency comb with the ease-of-use of a tunable external cavity diode laser. This scheme enables broadband and fast spectroscopy of microresonator modes and allows for precise measurements of their dispersion, which is an important precondition for broadband optical frequency comb generati…
Excitable optoelectronic devices represent one of the key building blocks for implementation of artificial spiking neurons in neuromorphic (brain-inspired) photonic systems. This work introduces and experimentally investigates an opto-electro-optical (O/E/O) artificial neuron built with a resonant tunnelling diode (RTD) coupled to a photodetector as a receiver and a vertical cavity surface emitting laser as a the transmitter. We demonstrate a well defined excitability threshold, above which this neuron produces 100 ns optical spiking responses with characteristic neural-like refractory period.…
We report ultra-low phase-noise microwave generation at a 9.6 GHz carrier frequency from optical frequency combs based on diode-pumped solid-state lasers emitting at telecom wavelength and referenced to a common cavity-stabilized continuous-wave laser. Using a novel fibered polarization-maintaining pulse interleaver, a single-oscillator phase-noise floor of -171 dBc/Hz has been measured with commercial PIN InGaAs photodiodes, constituting a record for this type of detector. Also, a direct optical measurement of the stabilized frequency combs timing jitter was performed using a balanced optical…
We study the optical response of double optomechanical cavity system assisted by Rydberg atomic ensembles. And atomic ensembles are only coupled with one side cavity by a single cavity mode. It has been realized that a long-range manipulation for optical properties of hybrid system, by controlling the Rydberg atomic ensembles decoupled with the optomechanical cavity. Switching on the coupling between atoms and cavity mode, the original time reversal symmetry of double cavity structure has been broken. Based on the controlled optical non-reciprocity, we put forward the theoretical schemes of al…
We report on the characterization of the timing stability of passively mode-locked discrete mode diode laser sources. These are edge-emitting devices with a spatially varying refractive index profile for spectral filtering. Two devices with a mode-locking frequency of 100 GHz are characterized. The first device is designed to support a comb of six modes and generates near Fourier limited 1.9 ps pulses. The second supports four primary modes resulting in a sinusoidal modulation of the optical intensity. Using a cross-correlation technique, we measured a 20 fs pulse to pulse timing jitter for th…
A monolithically integrated mode-locked semiconductor laser is proposed. The compound ring cavity is composed of a colliding pulse mode-locking (ML) subcavity and a passive Fabry-Perot feedback subcavity. These two 1.6 mm long subcavities are coupled by using on-chip reflectors at both ends, enabling harmonic mode locking. By changing DC-bias conditions, optical mode spacing from 50 to 450 GHz is experimentally demonstrated. Ultrafast pulses shorter than 0.3 ps emitted from this laser diode are shown in autocorrelation traces.
