Circular photogalvanic currents are a promising new approach for spin-optoelectronics. To date, such currents have only been induced in topological insulator flakes or extended films. It is not clear whether they can be generated in nanodevices. In this paper, we demonstrate the generation of circular photogalvanic currents in $\text{Bi}_2\text{Se}_3$ nanowires. Each nanowire shows topological surface states. Here, we generate and distinguish the different photocurrent contributions via the driving light wave. We separate the circular photogalvanic currents from those due to thermal Seebeck effects, through controlling the laser light polarization. The results reveal a spin-polarized surface-Dirac electron flow in the nanowires arising from spin-momentum locking and spin-orbit effects. The second photocurrent contribution described in this letter is caused by the thermal Seebeck effect. By scanning the photocurrent, it can be spatially resolved; upon reversing the gradient direction along the nanowire, the photocurrent changes its sign, and close to the gold contacts, the amplitudes of the different photocurrent contributions are affected by the proximity to the contacts. In the center of the nanowires, where the effects from the gold contact/ topological insulator stacks vanish, the spin-polarized current remains constant along the nanowires. This opens up a new method of all-optical spin current generation in topological insulator nanowires and hybrid structures for nanoscale spin-orbitronics.
Photocurrent spectroscopy is a versatile technique to identify and understand the optoelectronic dynamics occurring in semiconductor nanowires. Conventional photocurrent spectroscopy allows to explore the morphology and material properties of nanowires as well as their contact interfaces. Using time-resolved photocurrent spectroscopy one gets additional information on the multiple photocurrent generation mechanisms and their respective timescales. This chapter discusses various aspects of the photocurrent spectroscopy and it summarizes the physical mechanisms behind the photocurrent and photoc…
To clarify the ultrafast temporal interplay of the different photocurrent mechanisms occurring in single InAs-nanowire-based circuits, an on-chip photocurrent pump-probe spectroscopy based on coplanar striplines was utilized. The data are interpreted in terms of a photo-thermoelectric current and the transport of photogenerated holes to the electrodes as the dominating ultrafast photocurrent contributions. Moreover, it is shown that THz radiation is generated in the optically excited InAs-nanowires, which is interpreted in terms of a dominating photo-Dember effect. The results are relevant for…
We investigate the optoelectronic properties of single indium arsenide nanowires, which are grown vertically on p-doped silicon substrates. We apply a scanning photocurrent microscopy to study the optoelectronic properties of the single heterojunctions. The measured photocurrent characteristics are consistent with an excess charge carrier transport through mid-gap trap states, which form at the Si/InAs heterojunctions. Namely, the trap states add an additional transport path across a heterojunction, and the charge of the defects changes the band bending at the junction. The bending gives rise …
InGaN nanowires are suitable building blocks for many future optoelectronic devices. We show that a linear grading of the indium content along the nanowire axis from GaN to InN introduces an internal electric field evoking a photocurrent. Consistent with quantitative band structure simulations we observe a sign change in the measured photocurrent as a function of photon flux. This negative differential photocurrent opens the path to a new type of nanowire-based photodetector. We demonstrate that the photocurrent response of the nanowires is as fast as 1.5 ps.
We report on photocurrent and photoconductance processes in a freely suspended p-doped single GaAs nanowire. The nanowires are grown by molecular beam epitaxy (MBE), and they are electrically contacted by a focused ion beam (FIB) deposition technique. The observed photocurrent is generated at the Schottky contacts between the nanowire and metal source-drain electrodes, while the observed photoconductance signal can be explained by a photogating effect induced by optically generated charge carriers located at the surface of the nanowire. Both optoelectronic effects are sensitive to the polariza…
Semiconducting nanowire (NW) devices have garnered attention in self-powered electronic and optoelectronic applications. This work explores and exhibits, for the first time for visible light, a clear evidence of the zero-biased optoelectronic switching in randomly dispersed Ge and Si NW networks. The test bench, on which the NWs were dispersed for optoelectronic characterization, was fabricated using standard CMOS fabrication process, and utilized metal contacts with dissimilar work functions - Al and Ni. The randomly dispersed NWs respond to light by exhibiting substantial photocurrents and, …
We use polarized photocurrent spectroscopy in a nanowire device to investigate the band structure of hexagonal Wurtzite InAs. Signatures of optical transitions between four valence bands and two conduction bands are observed which are consistent with the symmetries expected from group theory. The ground state transition energy identified from photocurrent spectra is seen to be consistent with photoluminescence emitted from a cluster of nanowires from the same growth substrate. From the energies of the observed bands we determine the spin orbit and crystal field energies in Wurtzite InAs. This …
We study the photocurrent response of topological insulator surface states to circularly polarized light for arbitrary oblique incidence. We describe the surface states within a Dirac model, including several perturbations such as hexagonal warping, nonlinear corrections to the mode velocity, and applied magnetic fields. We find that the photogalvanic current is strongly suppressed for the usual orbital coupling, prompting us to include the weaker Zeeman coupling. We find that the helicity-independent photocurrent dominates over the helicity-dependent contributions.
Enhanced photocurrent is demonstrated in a junction-less photodetector with nanowires embedded in its channel. The fabricated photodetector consists of a large area for efficient absorption of incident light with energy band engineering achieved in nanowires. The structure design consists of a set of two symmetrically positioned gates, primary and secondary, that are located over the nanowires. Each gate is used for biasing and control of the charge flow. We find that detectors with narrower nanowires controlled by their secondary gate generate larger photocurrents under similar illumination c…
Recently, a new quantum phase, the topological insulator, has been vividly investigated in a variety of materials. Its unique bandstructure allows for optical generation and control of spin-polarized currents based on the circular photogalvanic effect. In this paper, we generate and distinguish the different photocurrent contributions via the the polarization of the driving light wave. We discuss the helicity-dependent spin-polarized current and the polarization independent thermoelectric current as spatially resolved maps, focusing on the influence of the topological insulator/metallic contac…
We report on the optoelectronic properties of thin films of Bi2Se3 grown by molecular beam epitaxy. The films are patterned into circuits with typical extensions of tens of microns. In spatially resolved experiments, we observe submicron photocurrent patterns with positive and negative amplitude. The patterns are independent of the applied bias voltage, but they depend on the width of the circuits. We interpret the patterns to originate from a local photocurrent generation due to potential fluctuations.
We develop a theory of electron-photon interaction for helical edge channels in two-dimensional topological insulators based on zinc-blende-type quantum wells. It is shown that the lack of space inversion symmetry in such structures enables the electro-dipole optical transitions between the spin branches of the topological edge states. Further, we demonstrate the linear and circular dichroism associated with the edge states and the generation of edge photocurrents controlled by radiation polarization.
In the circular photogalvanic effect, circularly polarized light can produce a direct electron photocurrent in metals and the direction of the current depends on the polarization. We suggest that an analogous nonlinear effect exists for antiferromagnetic insulators wherein the total spin of light and spin waves is conserved. In consequence, a spin angular momentum is expected to be transfered from photons to magnons so that a circularly polarized electromagnetic field will generate a direct magnon spin current. The direction of the current is determined by the helicity of the light. We show th…
We report on the observation of cyclotron resonance induced photocurrents, excited by continuous wave terahertz radiation, in a 3D topological insulator (TI) based on an 80 nm strained HgTe film. The analysis of the photocurrent formation is supported by complimentary measurements of magneto-transport and radiation transmission. We demonstrate that the photocurrent is generated in the topologically protected surface states. Studying the resonance response in a gated sample we examined the behavior of the photocurrent, which enables us to extract the mobility and the cyclotron mass as a functio…
Using Ensemble Monte Carlo simulations the photocurrent in a 500nm long strained [110] silicon nanowire with diameter of 3.1 nm is investigated. It was observed that a phototransistor based on this nanowire can have responsivities in the order of 21.3 mA/W for an input light wavelength of 532 nm and intensity of 0.25-2.5 kW/cm2. The super-unity slope of 1.2 in photo conductance versus input light intensity suggests that the nanowire has a photoconductive gain and highlights its advantage over germanium nanowires with sub-unity slope (0.77). The generated photocurrents are in the 0.1 nA-1 nA ra…
The generation of photocurrent in condensed matter is of main interest for photovoltaic and optoelectronic applications. Shift current, a nonlinear photoresponse, has attracted recent intensive attention as a dominant player of bulk photovoltaic effect in ferroelectric materials. In three dimensional topological insulators $\text{Bi}_2\text{X}_3$ (X: Te, Se), we find that Dirac surface states with a hexagonal warping term carry shift current by linearly polarized light. In addition, shift spin-current is introduced with the time-reversal symmetry breaking perturbation. The estimate for the mag…
We report on a room-temperature photodetector utilizing semimetal bismuth nanowire arrays coupled with graphene. The structural flatness and high electron mobility of graphene exhibit great potential for future generations of electronic materials. Bismuth nanowire arrays coupled with graphene have strong absorption because of light trapping. Bismuth (Bi), as a semimetal, complements graphene's gapless and mobility characteristics. Bi also features a long screening length (4 nm) comparable to semiconductors. Raman spectroscopy is used to characterize the charge transfer between graphene and Bi.…
The theoretical prediction of topological insulators in 2007 triggered tremendous interest. They are of fundamental interest because of their topological twist in k-space, which comes along with unidirectional, spin-polarized surface-state currents, required for spin-optoelectronics. This property makes topological insulators on one hand perfect materials for optically generated, ultrafast spin-bunches spin-current sources for the generation of THz radiation. On the other hand, those spin-polarized surface-state currents when generated by a voltage lead to large spin Hall effects, or when gene…
We study theoretically 2D HgTe/CdTe quantum well topological insulator (TI) illuminated by circularly polarized light with frequencies higher than the difference between the equilibrium Fermi level and the bottom of the conduction band (THz range). We show that electron-hole asymmetry results in spin-dependent electric dipole transitions between edge and bulk states, and we predict an occurrence of a circular photocurrent. If the edge state is tunnel-coupled to a conductor, then the photocurrent can be detected by measuring an electromotive force (EMF) in the conductor, which is proportional t…
Three-dimensional topological insulators represent a new quantum phase of matter with spin-polarized surface states that are protected from backscattering. The static electronic properties of these surface states have been comprehensively imaged by both photoemission and tunneling spectroscopies. Theorists have proposed that topological surface states can also exhibit novel electronic responses to light, such as topological quantum phase transitions and spin-polarized electrical currents. However, the effects of optically driving a topological insulator out of equilibrium have remained largely…
We investigate the photocurrent properties of the topological insulator (Bi$_{0.5}$Sb$_{0.5}$)$_2$Te$_3$ on SrTiO$_3$-substrates. We find reproducible, submicron photocurrent patterns generated by long-range chemical potential fluctuations, occurring predominantly at the topological insulator/substrate interface. We fabricate nano-plowed constrictions which comprise single potential fluctuations. Hereby, we can quantify the magnitude of the disorder potential to be in the meV range. The results further suggest a dominating photo-thermoelectric current generated in the surface states in such na…
We study the microscopic origins of photocurrent generation in the topological insulator Bi$_2$Se$_3$ via time- and angle-resolved photoemission spectroscopy. We image the unoccupied band structure as it evolves following a circularly polarized optical excitation and observe an asymmetric electron population in momentum space, which is the spectroscopic signature of a photocurrent. By analyzing the rise times of the population we identify which occupied and unoccupied electronic states are coupled by the optical excitation. We conclude that photocurrents can only be excited via resonant optica…
Signatures of Majorana fermion bound states in one-dimensional topological insulator (TI) nanowires with proximity effect induced superconductivity are studied. The phase diagram and energy spectra are calculated for single TI nanowires and it is shown that the nanowires can be in the topological invariant phases of winding numbers $W=0, \pm 1$, and $\pm 2$ corresponding to the cases with zero, one and two pairs of Majorana fermions in the single TI nanowires. It is also shown that the topological winding numbers, i.e., the numbers of pairs of Majorana fermions in the TI nanowires can be extra…
Clean topological insulators exposed to a magnetic field develop Landau levels accompanied by a nonzero Hall conductivity for the infinite slab geometry. In this work we consider the case of disordered topological insulator nanowires and find, in contrast, that a zero Hall plateau emerges within a broad energy window close to the Dirac point. We numerically calculate the conductance and its distribution for a statistical ensemble of disordered nanowires, and use the conductance fluctuations to study the dependence of the insulating phase on system parameters, such as the nanowire length, disor…
We derive and analyze the effective low-energy theory for interacting electrons in a cylindrical nanowire made of a strong topological insulator. Three different approaches provide a consistent picture for the band structure, where surface states forming inside the bulk gap correspond to one-dimensional bands indexed by total angular momentum. When a half-integer magnetic flux pierces the nanowire, we find a strongly correlated helical Luttinger liquid topologically protected against weak disorder. We describe how transport experiments can detect this state.
We present electronic transport characteristics of ternary alloy Cd1-xZnxS nanowire networks in the dark and under white light illumination. Compared to the negligible dark current, we observed a photocurrent enhancement up to 4 orders of magnitude at intensity of 460 mW/cm2. The time constant of the dynamic photoresponse is ~5 sec. The current-voltage characteristics at different intensities show Ohmic behavior at low bias and space charge limited conduction (SCLC) at higher bias voltages. The SCLC behavior and slow time response indicate that the charge transport is dominated by tunneling at…
The last several years have witnessed the rapid developments in the study and understanding of topological insulators. In this review, after a brief summary of the history of topological insulators, we focus on the recent progress made in transport experiments on topological insulator films and nanowires. Some quantum phenomena, including the weak antilocalization, the Aharonov Bohm effect and the Shubnikov de Haas oscillations, observed in these nanostructures are described. In addition, the electronic transport evidence of the superconducting proximity effect as well as an anomalous resistan…
This article reviews experimental work on the ultrafast electron dynamics in the topological surface state (TSS) of three-dimensional (3D) topological insulators (TIs) observed with time- and angle-resolved two-photon photoemission (2PPE). The focus is laid on the generation of ultrafast photocurrents and the time-resolved observation of their decay. 2PPE not only allow to unambiguously relate the photocurrents to the spin-polarized electronic surface states. Probing of the asymmetric momentum distribution of the electrons carrying the current makes it possible to study the microscopic scatter…
The momentum and spin of charge carriers in the topological insulators are constrained to be perpendicular to each other due to the strong spin-orbit coupling. We have investigated this unique spin-momentum locking property in Sb2Te3 topological insulator nanowires by injecting spin-polarized electrons through magnetic tunnel junction electrodes. Non-local voltage measurements exhibit a symmetry with respect to the magnetic field applied perpendicular to the nanowire channel, which is remarkably different from that of a non-local measurement in a channel that lacks spin-momentum locking. In st…
Zero bias anomalies in topological nanowires have recently captured significant attention, as they are possible signatures of Majorana modes. Yet there are many other possible origins of zero bias peaks in nanowires, for example, weak localization, Andreev bound states, or the Kondo effect. Here, we discuss observations of differential conductance peaks at zero bias voltage in nonsuperconducting electronic transport through a 3D topological insulator nanowire. The zero bias conductance peaks show logarithmic temperature dependence and often linear splitting with magnetic fields, both of which …
We investigate superconductor-insulator quantum phase transitions in ultrathin capacitively coupled superconducting nanowires with proliferating quantum phase slips. We derive a set of coupled Berezinskii-Kosterlitz-Thouless-like renormalization group equations demonstrating that interaction between quantum phase slips in one of the wires gets modified due to the effect of plasma modes propagating in another wire. As a result, the superconductor-insulator phase transition in each of the wires is controlled not only by its own parameters but also by those of the neighboring wire as well as by m…
In this paper we consider charge current generated by maintaining a temperature difference over a nanowire at zero voltage bias. For topological insulator nanowires in a perpendicular magnetic field the current can change sign as the temperature of one end is increased. Here we study how this thermoelectric current sign reversal depends on magnetic field and how impurities affect the size of the thermoelectric current. We consider both scalar and magnetic impurities and show that their influence on the current are quite similar, although the magnetic impurities seem to be more effective in red…
We analyze the confinement of electronic surface states in a model of a topological insulator nanowire. Spin-momentum locking in the surface states reduces unwanted backscattering in the presence of non-magnetic disorder and is known to counteract localization for certain values of magnetic flux threading the wire. We show that intentional backscattering can be induced for a range of conditions in the presence of a nanowire constriction. We propose a geometry for a nanowire that involves two constrictions and show that these regions form effective barriers that allow for the formation of a qua…
Band edge photocurrent spectra are typically observed in either of two shapes: a peak or a step. In this study, we show that the photocurrent band edge response of a GaN layer forms a peak, while the same response in GaN nanowires takes the form of a step, both are red-shifted to the actual band edge energy. Although this apparent inconsistency is not limited to GaN, the physics of this phenomenon has been unclear. To understand the physics behind these observations, we propose a model explaining the apparent discrepancy as resulting from a structure-dependent surface-effect. To test the model…
The gapless surface states of topological insulators (TI) can potentially be used to detect and harvest low-frequency infrared light. Nonetheless, it was shown that significant surface photocurrents due to light with frequency below the bulk gap are rather hard to produce. Here we demonstrate that a periodic magnetic pattern added to the surface dramatically enhances surface photocurrents in TI's. Moreover, the sensitivity of this set-up to the wavelength of the incident light can be optimized by tuning the geometry of the magnetic pattern. The ability to produce substantial photocurrents on T…
Three-dimensional topological insulator (3D TI) nanowires display various interesting magnetotransport properties that can be attributed to their spin-momentum-locked surface states such as quasiballistic transport and Aharonov-Bohm oscillations. Here, we focus on the transport properties of a 3D TI nanowire with a gated section that forms an electronic Fabry-Pérot (FP) interferometer that can be tuned to act as a surface-state filter or energy barrier. By tuning the carrier density and length of the gated section of the wire, the interference pattern can be controlled and the nanowire can bec…
We investigate the quantum transport properties of surface electrons on a topological insulator Bi2Te3 nanowire in a magnetotransport study. Although the nanowires are synthesized by using a relatively coarse method of electrochemical deposition, clear Aharonov-Bohm oscillations of phases 0 and pi are observed, owing to the highly coherent surface electron channel. The oscillation amplitude exhibits exponential temperature dependence, suggesting that the phase coherence length L_phi is inversely proportional to the temperature, as in quasi-ballistic systems. In addition, a weak antilocalizatio…
We study semiconductor nanowires coupled to a bilayer of a disordered superconductor and a magnetic insulator, motivated by recent experiments reporting possible Majorana-zero-mode signatures in related architectures. Specifically, we pursue a quasiclassical Usadel equation approach that treats superconductivity in the bilayer self-consistently in the presence of spin-orbit scattering, magnetic-impurity scattering, and Zeeman splitting induced by both the magnetic insulator and a supplemental applied field. Within this framework we explore prospects for engineering topological superconductivit…

Shift current is a photovoltaic current in bulk noncentrosymmetric insulator. Studies on shift current have so far focused on the extended Bloch waves, such as in semiconductors and perovskites. In contrast, it is unknown whether the localized wavefunctions support the dc photocurrent. Here, we show theoretically that the dc shift current appears in a noncentrosymmetric disordered one-dimensional insulator with random potential. When the light illuminates the entire sample, the photocurrent forms in presence of the electron-phonon coupling. We find this photocurrent remains robustly even when …
We report on the observation of a circular photogalvanic current excited by terahertz (THz) laser radiation in helical edge channels of HgTe-based 2D topological insulators (TIs). The direction of the photocurrent reverses by switching the radiation polarization from right-handed to left-handed one and, for fixed photon helicity, is opposite for the opposite edges. The photocurrent is detected in a wide range of gate voltages. With decreasing the Fermi level below the conduction band bottom, the current emerges, reaches a maximum, decreases, changes its sign close to the charge neutrality poin…
We theoretically investigate the emergence of Jackiw-Rebbi zero modes and their conductance signature in non-uniform topological insulator nano-wires. We modelled the non-uniform nano-wires as junction between two cylindrical nano-wires with different radius. In the limit of wire length being much larger than its radius, the surface state of the nanowire splits into one dimensional Dirac modes propagating along the axis of the cylinder owing to radial confinement. The sign of the mass gap in each of these Dirac mode is decided by angular momentum quantum number corresponding to the rotational …
In three-dimensional topological insulators (3D TI) nanowires, transport occurs via gapless surface states where the spin is fixed perpendicular to the momentum[1-6]. Carriers encircling the surface thus acquire a πBerry phase, which is predicted to open up a gap in the lowest-energy 1D surface subband. Inserting a magnetic flux (Φ) of h/2e through the nanowire should cancel the Berry phase and restore the gapless 1D mode[7-8]. However, this signature has been missing in transport experiments reported to date[9-11]. Here, we report measurements of mechanically-exfoliated 3D TI nanowires which …
The discovery of two-dimensional gapless Dirac fermions in graphene and topological insulators (TI) has sparked extensive ongoing research toward applications of their unique electronic properties. The gapless surface states in three-dimensional insulators indicate a distinct topological phase of matter with a non-trivial Z2 invariant that can be verified by angle-resolved photoemission spectroscopy or magnetoresistance quantum oscillation. In TI nanowires, the gapless surface states exhibit Aharonov-Bohm (AB) oscillations in conductance, with this quantum interference effect accompanying a ch…

Nanostructured metals subject to local optical interrogation can generate open-circuit photovoltages potentially useful for energy conversion and photodetection. We report a study of the photovoltage as a function of illumination position in single metal Au nanowires and nanowires with nanogaps formed by electromigration. We use a laser scanning microscope to locally heat the metal nanostructures via excitation of a local plasmon resonance and direct absorption. In nanowires without nanogaps, where charge transport is diffusive, we observe voltage distributions consistent with thermoelectricit…
Excitation of a topological insulator by a high-frequency electric field of a laser radiation leads to a dc electric current in the helical edge channel whose direction and magnitude are sensitive to the radiation polarization and depend on the physical properties of the edge. We present an overview of theoretical and experimental studies of such edge photoelectric effects in two-dimensional topological insulators based on semiconductor quantum wells. First, we give a phenomenological description of edge photocurrents, which may originate from the photogalvanic effects or the photon drag effec…
A direct signature of electron transport at the metallic surface of a topological insulator is the Aharonov-Bohm oscillation observed in a recent study of Bi_2Se_3 nanowires [Peng et al., Nature Mater. 9, 225 (2010)] where conductance was found to oscillate as a function of magnetic flux $ϕ$ through the wire, with a period of one flux quantum $ϕ_0=h/e$ and maximum conductance at zero flux. This seemingly agrees neither with diffusive theory, which would predict a period of half a flux quantum, nor with ballistic theory, which in the simplest form predicts a period of $ϕ_0$ but a minimum at zer…
In this review, we present a summary of some recent experiments on topological insulators (TIs) and superconducting nanowires and films. Electron-electron interaction (EEI), weak anti-localization (WAL) and anisotropic magneto-resistance (AMR) effect found in TI films by transport measurements are reported. Then, transport properties of superconducting films, bridges and nanowires and proximity effect in non-superconducting nanowires are described. Finally, the interplay between TIs and superconductors (SCs) is also discussed.
Optical control of helicity-dependent photocurrent in topological insulator Sb$_2$Te$_2$Se has been studied at room temperature on dominantly c-axis oriented granular polycrystalline samples grown by pulsed laser deposition technique. Strong spin-orbit coupling and spin-momentum locking make this system unique for their applications. We observed that photocurrent can be controlled by exciting the sample with different circular and linear polarized light, yielding a polarization-dependent current density which can be fitted very well with a theoretical model. Magnitude of the photocurrent is hi…
Topological insulator nanowires with uniform cross section, combined with a magnetic flux, can host both a perfectly transmitted mode and Majorana zero modes. Here we consider nanowires with rippled surfaces---specifically, wires with a circular cross section with a radius varying along its axis---and calculate their transport properties. At zero doping, chiral symmetry places the clean wires (no impurities) in the AIII symmetry class, which results in a $\mathbb{Z}$ topological classification. A magnetic flux threading the wire tunes between the topologically distinct insulating phases, with …
Theory of optical absorption of linearly and circularly polarized light in surface and edge states in topological insulators is developed for a nonlinear in light intensity regime. The absorbance for surface states and the absorption width for the edge states both decease as $1/\sqrt{I}$ at high light intensity $I$. Elastic scattering of the photoexcited electrons and holes is taken into account. The absorption bleaching at high intensity is shown to be strongly suppressed by the elastic scattering. The linear-circular dichroism of one- and two-photon absorption in surface states, emerging in …
