Two-dimensional electronic materials such as graphene and transition metal dichalgenides feature unique electrical and optical properties due to the conspirative effect of band structure, orbital coupling, and crystal symmetry. Synthetic matter, as accomplished by artificial lattice arrangements of cold atoms, molecules, electron patterning, and optical cavities, has emerged to provide manifold intriguing frameworks to likewise realize such scenarios. Exciton-polaritons have recently been added to the list of promising candidates for the emulation of system Hamiltonians on a semiconductor platform, offering versatile tools to engineer the potential landscape and to access the non-linear electro-optical regime. In this work, we introduce an electronically driven square and honeycomb lattice of exciton-polaritons, paving the way towards real world devices based on polariton lattices for on-chip applications. Our platform exhibits laser-like emission from high-symmetry points under direct current injection, hinting at the prospect of electrically driven polariton lasers with possibly topologically non-trivial properties.
Parity-time (PT) symmetry is a new method to get single mode operation in lasers, mostly, micro-ring lasers. In this study, we propose and experimentally demonstrate an electrically pumped PT symmetric Fabry-Perot (FP) laser which can work with a mode selection. The proposed laser could achieve the PT symmetric condition by an electrical manipulation of the interplay between gain and loss in two FP resonators. The single mode lasing is demonstrated at 1574.6nm with a 20.81dB sidemode suppression ratio.
Integrated thin-film lithium niobate (TFLN) photonics has emerged as a promising platform for realization of high-performance chip-scale optical systems. Of particular importance are TFLN electro-optic modulators featuring high-linearity, low driving voltage and lowpropagation loss. However, fully integrated system requires integration of high power, low noise, and narrow linewidth lasers on TFLN chip. Here we achieve this goal, and demonstrate integrated high-power lasers on TFLN platform with up to 60 mW of optical power in the waveguides. We use this platform to realize a highpower transmit…

Achieving electrical injection of exciton-polaritons, half-light, half-matter quasiparticles arising from the strong coupling between photonic and excitonic resonances, is a crucial milestone to scale up polaritonic devices such as optical computers, quantum simulators and inversionless lasers. Here we present a new approach to achieve strong coupling between electrically injected excitons and photonic bound states in the continuum of a dielectric metasurface monolithically patterned in the channel of a light-emitting transistor. Exciton-polaritons are generated by coupling electrically inject…
We demonstrate single transverse-mode operation of broad-area coupled waveguide lasers enabled by parity-time (PT) symmetry. The PT symmetric laser operates on coupled waveguide cavities with electrically tuned gain and loss. Such counterintuitive waveguide design enables PT symmetric breaking, causing unique mode selection and ultimately enabling single mode operation. By electrically tuning the loss in the loss region of the coupled waveguide cavity, several different PT-symmetric regimes are analyzed theoretically, and the corresponding PT symmetric phase transition is demonstrated experime…
Topological insulator lasers (TILs) are a recently introduced family of lasing arrays in which phase locking is achieved through synthetic gauge fields. These single frequency light source arrays operate in the spatially extended edge modes of topologically non-trivial optical lattices. Because of the inherent robustness of topological modes against perturbations and defects, such topological insulator lasers tend to demonstrate higher slope efficiencies as compared to their topologically trivial counterparts. So far, magnetic and non-magnetic optically pumped topological laser arrays as well …
We demonstrate how the presence of gain-loss contrast between two coupled identical resonators can be used as a new degree of freedom to enhance the modulation frequency response of laser diodes. An electrically pumped microring laser system with a bending radius of 50 μm is fabricated on an InAlGaAs/InP MQW p-i-n structure. The room temperature continuous wave (CW) laser threshold current of the device is 27 mA. By adjusting the ratio between the injection current levels in the two coupled microrings, our experimental results clearly show a bandwidth improvement by up to 1.63 times the fundam…
We design and fabricate an on-chip laser source that produces a directional beam with low spatial coherence. The lasing modes are based on the axial orbit in a stable cavity and have good directionality. To reduce the spatial coherence of emission, the number of transverse lasing modes is maximized by fine-tuning the cavity geometry. Decoherence is reached in a few nanoseconds. Such rapid decoherence will facilitate applications in ultrafast speckle-free full-field imaging.
Polaritons enable the resonant coupling of excitons and photons to vibrations in the application-relevant super high frequency (SHF, 3-30 GHz) domain. We introduce a novel platform for coherent optomechanics based on the coupling of exciton-polaritons and electrically driven SHF longitudinal acoustic phonons confined within the spacer region of a planar Bragg microcavity. An intrinsic property of the microcavity platform is the back-feeding of phonons via reflections at the sample boundaries, which enables frequency x quality factors products exceeding 10^14 Hz as well as huge modulation ampli…
We report on an experimental study of photon thermalization and condensation in a semiconductor microresonator in the weak-coupling regime. We measure the dispersion relation of light and the photon mass in a single-wavelength, broad-area resonator. The observed luminescence spectrum is compatible with a room-temperature, thermal-equilibrium distribution. A phase transition, identified by a saturation of the population at high energies and a superlinear increase of the occupation at low energy, takes place when the phase-space density is of order unity. We explain our observations by Bose-Eins…

Exciton-polaritons are mixed light-matter particles offering a versatile solid state platform to study many-body physical effects. In this work we demonstrate an electrically controlled polariton laser, in a compact, easy-to-fabricate and integrable configuration, based on a semiconductor waveguide. Interestingly, we show that polariton lasing can be achieved in a system without a global minimum in the polariton energy-momentum dispersion. The surface cavity modes for the laser emission are obtained by adding couples of specifically designed diffraction gratings on top of the planar waveguide,…
Random lasers (RLs) are intriguing devices with promising applications as light sources for imaging, sensing, super resolution spectral analysis or complex networks engineering. RLs can be obtained from optically pumped dyes, optical fibers and crystals, or electrically pumped semiconductor heterostructures. Semicon-ductor RLs are usually fabricated by introducing scattering defects into the active layer, adding a degree of complexity to the fabrication process and losing the ease of realization potentially offered by disordered structures. Ready availability of electrically pumped RLs, avoidi…
Monolithic integration of quantum dot (QD) gain materials onto Si photonic platforms via direct epitaxial growth is a promising solution for on-chip light sources. Recent developments have demonstrated superior device reliability in blanket hetero-epitaxy of III-V devices on Si at elevated temperatures. Yet, thick, defect management epi designs prevent vertical light coupling from the gain region to the Si-on-Insulator (SOI) waveguides. Here, we demonstrate the first electrically pumped QD lasers grown on a 300 mm patterned (001) Si wafer with a butt-coupled configuration by molecular beam epi…
Controlling gain and loss of coupled optical cavities can induce non-Hermitian degeneracies of eigenstates, called exceptional points (EPs). Various unconventional phenomena around EPs have been reported, and expected to incorporate extra functionalities into photonic devices. The eigenmode exactly under the EP degeneracy is also predicted to exhibit enhanced radiation. However, such responses have yet to be observed in on-chip lasers, because of both the limited controllability of their gain and loss and the lifting of degeneracy by pump-induced cavity detuning. Here, we report the first non-…

Quantum cascade lasers (QCLs) represent a fascinating accomplishment of quantum engineering and enable the direct generation of terahertz (THz) frequency radiation from an electrically-biased semiconductor heterostructure. Their large spectral bandwidth, high output powers and quantum-limited linewidths have facilitated the realization of THz pulses by active mode-locking and passive generation of optical frequency combs (FCs) through intracavity four-wave-mixing, albeit over a restricted operational regime. Here, we conceive an integrated architecture for the generation of high power (10 mW) …
The emerging hybrid integrated quantum photonics combines advantages of different functional components into a single chip to meet the stringent requirements for quantum information processing. Despite the tremendous progress in hybrid integrations of III-V quantum emitters with silicon-based photonic circuits and superconducting single-photon detectors, on-chip optical excitations of quantum emitters via miniaturized lasers towards single-photon sources (SPSs) with low power consumptions, small device footprints and excellent coherence properties is highly desirable yet illusive. The generation and control of exotic phenomena in organic electroluminescent microcavities, such as polariton lasing and non-linear optical effects, operating in strong and ultra-strong coupling regimes, is still a great challenge. The main obstacles originate from the small number of molecular classes investigated as well as from the absence of an efficient strategy aiming at the maximization of polariton states population. Here we report on bright polariton organic light emitting diodes made of a coumarin fluorescent dye emitting layer, working in the ultra-strong coupling regime up to a cou…
We experimentally demonstrate the difference between a ridge polariton laser, and a conventional edge-emitting ridge laser operating under electron-hole population inversion. The horizontal laser cavities are 20 -- 60 $μ$m long GaN etched ridge structures with vertical Bragg reflectors. We investigate the laser threshold under optical pumping and assess quantitatively the effect of a varying optically-pumped length. The laser effect is achieved for an exciton reservoir length of just 15% of the cavity length, which would not be possible in a conventional ridge laser, with an inversion-less pol…
We investigate an all-optical microscale planar lensing technique based on coherent fluids of semiconductor cavity exciton-polariton condensates. Our theoretical analysis underpins the potential in using state-of-the-art spatial light modulation of nonresonant excitation beams to guide and focus polariton condensates away from their pumping region. The nonresonant excitation profile generates an excitonic reservoir that blueshifts the polariton mode and provides gain, which can be spatially tailored into lens shapes at the microscale to refract condensate waves. We propose several different av…
This paper introduces a new approach to neuromorphic photonics in which microcavities exhibiting strong exciton-photon interaction may serve as building blocks of optical spiking neurons. The experimental results demonstrate the intrinsic property of exciton-polaritons to resemble the Leaky Integrate-and-Fire spiking mechanism. It is shown that exciton-polariton microcavities when non-resonantly pumped with a pulsed laser exhibit leaky-integration due to relaxation of the excitonic reservoir, threshold-and-fire mechanism due to transition to Bose-Einstein condensate, and resetting due to stimu…
We investigate the influence of a static electric field on the incoherent nonlinear response of an unloaded electrically-contacted nanoscale optical gap antenna. Upon excitation by a tightly focused near-infrared femtosecond laser beam, a transient elevated temperature of the electronic distribution results in a broadband emission of nonlinear photoluminescence (N-PL). We demonstrate a modulation of the yield at which driving photons are frequency up-converted by means of an external control of the electronic surface charge density. We show that the electron temperature and consequently the N-…
Atomically thin transition metal dichalcogenides possess valley dependent functionalities that are usually available only at crogenic temperatures, constrained by various valley depolarization scatterings. The formation of exciton polaritons by coherently superimposing excitons and microcavity photons potentially harnesses the valley polarized polariton polariton interactions for novel valleytronics devices. Robust EPs have been demonstrated at room temperature in TMDs microcavity, however, the coherent polariton lasing and condensation remain elusive. Herein, we demonstrate for the first time…
