Using Terahertz Time-Domain Spectroscopy, we study the temperature-dependent complex optical conductivity of the topological insulator, Bi$_{1.5}$Sb$_{0.5}$Te$_{1.8}$Se$_{1.2}$ single-crystal from 5 K to 150 K in the terahertz regime (0.4 -- 3.0 THz). We analyze our experimental results using the Drude-Lorentz model, with the Drude component representing the metallic surface state and the Lorentz term representing the bulk insulating state. We find the conductivity to be dominated by the Drude contribution, suggesting the presence of metallic surface states. The low-frequency real conductivity follows a thermally-activated behavior. Its origin is also discussed.
Plasmon resonance is expected to occur in metallic and doped semiconducting carbon nanotubes in the terahertz frequency range, but its convincing identification has so far been elusive. The origin of the terahertz conductivity peak commonly observed for carbon nanotube ensembles remains controversial. Here we present results of optical, terahertz, and DC transport measurements on highly enriched metallic and semiconducting nanotube films. A broad and strong terahertz conductivity peak appears in both types of films, whose behaviors are consistent with the plasmon resonance explanation, firmly …
We theoretically study the population inversion and negative dynamic conductivity in intrinsic graphene in the terahertz (THz) frequency range upon pulse photoexcitation with near-/mid-infrared wavelength. The threshold pulse energy required for the population inversion and negative dynamic conductivity can be orders-of-magnitude lower when the pulse photon energy is lower, due to the inverse proportionality of the photoexcited carrier concentration to the pulse photon energy and to the weaker carrier heating. We also investigate the dependence of the dynamic conductivity on the momentum relax…
Antiferromagnetic CuMnAs thin films have attracted attention since the discovery of the manipulation of their magnetic structure via electrical, optical, and terahertz pulses of electric fields, enabling convenient approaches to the switching between magnetoresistive states of the film for the information storage. However, the magnetic structure and, thus, the efficiency of the manipulation can be affected by the film morphology and growth defects. In this study, we investigate the properties of CuMnAs thin films by probing the defect-related uniaxial anisotropy of electric conductivity by con…
Injection or optical generation of electrons and holes in graphene bilayers (GBLs) can result in the interband population inversion enabling the terahertz (THz) radiation lasing. The intraband radiative processes compete with the interband transitions. We demonstrate that remote doping enhances the indirect interband generation of photons in the proposed GBL heterostructures. Therefore such remote doping helps surpassing the intraband (Drude) absorption and results in large absolute values of the negative dynamic THz conductivity in a wide range of frequencies at elevated (including room) temp…
Light can be strongly confined in sub-wavelength spatial regions through the interaction with plasmons, the collective electronic modes appearing in metals and semiconductors. This confinement, which is particularly important in the terahertz spectral region, amplifies light-matter interaction and provides a powerful mechanism for efficiently generating non-linear optical phenomena. These effects are particularly relevant in Dirac materials like graphene and Topological Insulators, where massless fermions show a naturally non-linear optical behavior in the terahertz range. The strong interacti…
Observations of terahertz loss to gain switching in transmission through gates on biased graphene sandwiches are explained by response under electron streaming in graphene. Basing on this consideration the terahertz source is proposed consisting of silicon resonator placed on the sandwich with current flow in graphene. It should provide tunable by bias emission in wide terahertz band. The source is direct terahertz analog of tunable microwave laser demonstrated.
We investigate the effect of Rashba spin-orbit coupling (SOC) on the optoelectronic properties of n- and p-type monolayer MoS2. The optical conductivity is calculated within the Kubo formalism. We find that the spin-flip transitions enabled by the Rashba SOC result in a wide absorption window in the optical spectrum. Furthermore, we evaluate the effects of the polarization direction of the radiation, temperature, carrier density, and the strength of the Rashba spin-orbit parameter on the optical conductivity. We find that the position, width, and shape of the absorption peak or absorption wind…
The gapless energy band spectra make the structures based on graphene and graphene bilayers with the population inversion created by optical or injection pumping to be promising media for the interband terahertz (THz) lasing. However, a strong intraband absorption at THz frequencies still poses a challenge for efficient THz lasing. In this paper, we show that in the pumped graphene bilayer structures, the indirect interband radiative transitions accompanied by scattering of carriers caused by disorder can provide a substantial negative contribution to the THz conductivity (together with the di…
We propose an experimentally feasible scheme for generating entangled terahertz photon pairs in topological insulator quantum dots (TIQDs). We demonstrate theoretically that in generic TIQDs: 1) the fine structure splitting, which is the obstacle to produce entangled photons in conventional semiconductor quantum dots, is inherently absent for one-dimensional massless excitons due to the time-reversal symmetry; 2) the selection rules obey winding number conservation instead of the conventional angular momentum conservation between edge states with a linear dispersion. With these two advantages,…
Electrons with a linear energy/momentum dispersion are called massless Dirac electrons and represent the low-energy excitations in exotic materials like Graphene and Topological Insulators (TIs). Dirac electrons are characterized by notable properties like a high mobility, a tunable density and, in TIs, a protection against backscattering through the spin-momentum looking mechanism. All those properties make Graphene and TIs appealling for plasmonics applications. However, Dirac electrons are expected to present also a strong nonlinear optical behavior. This should mirror in phenomena like ele…
We report on a detailed study of the terahertz (THz) photoresistivity in a strained HgTe three-dimensional topological insulator (3D TI) for all Fermi level positions: inside the conduction and valence bands, and in the bulk gap. In the presence of a magnetic field we detect a resonance corresponding to the cyclotron resonance (CR) in the top surface Dirac fermions (DF) and examine the nontrivial dependence of the surface state cyclotron mass on the Fermi level position. We also detect additional resonant features at moderate electron densities and demonstrate that they are caused by the mixin…
We measure the conductivity spectra of thin films comprising bundled single-walled carbon nanotubes (CNTs) of different average lengths in the frequency range 0.3-1000 THz and temperature interval 10-530 K. The observed temperature-induced changes in the terahertz conductivity spectra are shown to depend strongly on the average CNT length, with a conductivity around 1 THz that increases/decreases as the temperature increases for short/long tubes. This behaviour originates from the temperature dependence of the electron scattering rate, which we obtain from Drude fits of the measured conductivi…
We describe studies on the nanoscale transport dynamics of carriers in strained AlN/GaN/AlN quantum wells: an electron-hole bilayer charge system with large difference in transport properties between the two charge layers. From electronic band diagram analysis, the presence of spatially separated two-dimensional electron and hole charge layers is predicted at opposite interfaces. Since these charge layers exhibit distinct spectral signatures at terahertz frequencies, a combination of terahertz and far-infrared spectroscopy enables us to extract (a) individual contributions to the total conduct…
Achieving efficient, high-power harmonic generation in the terahertz spectral domain has technological applications, for example in sixth generation (6G) communication networks. Massless Dirac fermions possess extremely large terahertz nonlinear susceptibilities and harmonic conversion efficiencies. However, the observed maximum generated harmonic power is limited, because of saturation effects at increasing incident powers, as shown recently for graphene. Here, we demonstrate room-temperature terahertz harmonic generation in a Bi$_2$Se$_3$ topological insulator and topological-insulator-grati…
Using terahertz time-domain spectroscopy, the real part of optical conductivity [$σ_{1}(ω)$] of twisted bilayer graphene was obtained at different temperatures (10 -- 300 K) in the frequency range 0.3 -- 3 THz. On top of a Drude-like response, we see a strong peak in $σ_{1} (ω)$ at $\sim$2.7 THz. We analyze the overall Drude-like response using a disorder-dependent (unitary scattering) model, then attribute the peak at 2.7 THz to an enhanced density of states at that energy, that is caused by the presence of a van Hove singularity arising from a commensurate twisting of the two graphene layers…
We study the spin conductivity of the bulk states of three-dimensional topological insulators within Kubo formalism. Spin Hall effect is the generation of the spin current that is perpendicular to the applied voltage. In the case of a three-dimensional topological insulator, applied voltage along $x$ direction generates transverse spin currents along $y$ and $z$ directions with comparable values. We found that a finite non-universal value of the spin conductivity exists in the gapped region due to the inversion of bands. Contribution to the spin conductivity from the vertex corrections enhance…
We study the charge and spin dependent scattering in a set of CoFeB thin films whose crystalline order is systematically enhanced and controlled by annealing at increasingly higher temperatures. Terahertz conductivity measurements reveal that charge transport closely follows the development of the crystalline phase, with increasing structural order leading to higher conductivity. The terahertz-induced ultrafast demagnetization, driven by spin-flip scattering mediated by the spin-orbit interaction, is measurable in the pristine amorphous sample and much reduced in the sample with highest crysta…
We propose and analyze the heterostructure comprising a black-arsenic-phosphorus layer (b-As$_{1-x}$P$_x$L) and a graphene layer (GL) integrated with a light-emitting diode (LED). The integrated b-As$_{1-x}$P$_x$L-GL-LED heterostructure can serve as an active part of the terahertz (THz) laser using the interband radiative transitions in the GL. The feasibility of the proposed concept is enabled by the combination of relatively narrow energy gap in the b-As$_{1-x}$P$_x$L and the proper band alignment with the GL. The operation of the device in question is associated with the generation of the e…
The lifetime of electrons on edge states of a two-dimensional topological insulator against the background of an allowed two-dimensional band has been determined. It has been shown that this time in the case of scattering on Coulomb impurities can be significantly larger than the mean free time of two-dimensional electrons. As a result, the conductivity of the metallic two-dimensional topological insulator strip can be determined primarily by edge states.
In bilayers consisting of a normal metal (N) with spin-orbit coupling and a ferromagnet (F), the combination of the spin-Hall effect, the spin-transfer torque, and the inverse spin-Hall effect gives a small correction to the in-plane conductivity of N, which is referred to as spin-Hall magnetoresistance (SMR). We here present a theory of the SMR and the associated off-diagonal conductivity corrections for frequencies up to the terahertz regime. We show that the SMR signal has pronounced singularities at the spin-wave frequencies of F, which identifies it as a potential tool for all-electric sp…
We use fiber-coupled photoconductive emitters and detectors to perform terahertz (THz) spectroscopy of lightly-doped n-InSb directly in the cryogenic (1.5 K) bore of a high-field superconducting magnet. We measure transmission spectra from 0.1-1.1 THz as the sample is driven through a metal-insulator transition (MIT) by applied magnetic field. In the low-field metallic state, the data directly reveal the plasma edge and magneto-plasmon modes. With increasing field, a surprisingly broad band (0.3-0.8 THz) of low transmission appears at the onset of the MIT. This band subsequently collapses and …
Through the integration of semiconductors or complex oxides into metal resonators, tunable metamaterials have been achieved by a change of environment using an external stimulus. Metals provide high conductivity to realize a strong resonant response in metamaterials; however, they contribute very little to the tunability. The complex conductivity in high-temperature superconducting films is highly sensitive to external perturbations, which provides new opportunities in achieving tunable metamaterials resulting directly from the resonant elements. Here we demonstrate ultrafast dynamical tuning …
Electron spin-momentum locking together with background magnetic textures can significantly alter the electron transport properties. We theoretically investigate the electron transport at the interface between a topological insulator and a magnetic insulator with magnetic skyrmions on the top. In contrast to the conventional topological Hall effect in normal metals, the skyrmions yield an additional contribution to the anomalous Hall conductivity even in the absence of in-plane magnetic texture, arising from the phase factor characteristic to Dirac electrons acquired at skyrmion boundary.
The gate-controllable complex conductivity of graphene offers unprecedented opportunities for reconfigurable plasmonics at THz and mid-IR frequencies. However, the requirement of a gating electrode close to graphene and the single `control knob' that this approach offers for graphene conductivity limits the practical implementation and performance of graphene-controllable plasmonic devices. Herein, we report on graphene stacks composed of two or more graphene monolayers separated by electrically thin dielectrics and present a simple and rigorous theoretical framework for their characterization…
We consider a disordered topological insulator thin film placed on the top of a ferromagnetic insulator with a perpendicular exchange field $M$ and subjected to a perpendicular electric field. The presence of ferromagnetic insulator causes that bottom surface states of the topological insulator thin film become spin polarized and the electric field provides a potential difference $V$ between the two surface states, resulting in breaking of time-reversal and inversion symmetry in the system. Using Kubo formalism and employing the first Born approximation as well as the self-consistent Born appr…
We investigate the influence of the hexagonal warping on the transport properties of the topological insulators. We study the charge conductivity within Kubo formalism in the first Born approximation using low energy expansion of the Hamiltonian near the Dirac point. The effects of disorder, magnetic field and chemical potential value are analyzed in details. We found that the presence of the hexagonal warping effects significantly the conductivity of the topological insulator. In particular, it gives rise to the growth of the longitudinal conductivity with the increase of the disorder and ani…
We report on the systematic study of infrared/terahertz spectra of photocurrents in (Bi,Sb)Te based three dimensional topological insulators. We demonstrate that in a wide range of frequencies, ranging from fractions up to tens of terahertz, the photocurrent is caused by the linear photogalvanic effect (LPGE) excited in the surface states. The photocurrent spectra reveal that at low frequencies the LPGE emerges due to free carrier Drude-like absorption. The spectra allow to determine the room temperature carrier mobilities in the surface states despite the presents of thermally activate residu…
We study the effect of population inversion associated with the electron and hole injection in graphene p-i-n structures at the room and slightly lower temperatures. It is assumed that the recombination and energy relaxation of electrons and holes is associated primarily with the interband and intraband processes assisted by optical phonons. The dependences of the electron-hole and optical phonon effective temperatures on the applied voltage, the current-voltage characteristics, and the frequency-dependent dynamic conductivity are calculated. In particular, we demonstrate that at low and moder…
With an MBE technique, a Si/Ge heterostructures are prepared containing layers of nanostructured Ge with quantum dots of size of several nanometers. The effective conductivity of the layers is determined by a quasioptical terahertz-subterahertz coherent source BWO spectroscopy. The conductivity is found to be strongly enhanced compared with the conductivity of bulk germanium. Possible microscopic mechanisms responsible for the enhancement will be discussed. Application of BWO spectrometers for obtaining precise quantitative information on of dielectric properties at THz-subTHz frequencies of s…
We study spin conductivity of the surface states in a thin film of a topological insulator with Kubo formulas. Hybridization between the different sides of the film opens a gap at the Dirac point. We found that in the gapped region spin conductivity remains finite. In the gapless region near the band gap spin conductivity is enhanced. These findings make a thin film of a topological insulator as a promising material for spintronic applications.
Phase transition and current of planar clusters with loops of Josephson $π$ junction is of great importance for application in the adiabatic quantum computation devices (AQC). Each $π$-ring possesses an orbital moment with a current. The orientation of these orbital moments is altered by self-interactions and controlled with a bias current. In the current research, we construct the phase diagram of semi-hydrogenated SiB (H-SiB) semiconductor using a two-dimensional (2D) Ising model with considering nearest-neighbor and diagonal interactions of spin planes on the on the hexagonal lattice. Our f…
The terahertz radiation-induced conductivity and dielectric polarization tensors as well as the Faraday and Kerr rotation angles and the non-equilibrium spin textures are studied for two-dimensional electron gas with strong spin-orbit coupling subjected to high magnetic field and to tunable periodic potential of a two-dimensional gated superlattice. It is found that both real and imaginary parts of the frequency-dependent induced conductivity approach maximum values with sharp and detectable peaks at frequencies corresponding to the inter-subband transitions between spin-split magnetic subband…
The optical conductivity for the surface excitations for a Topological Insulator as a function of the chemical potential and disorder is considered. Due to the time reversal symmetry the chiral metallic surface states are protected against disorder. This allow to use the averaged single particle Green's function to compute the optical conductivity. We compute the conductivity in the limit of a finite disorder. We find that the conductivity as a function of the chemical potential $μ$ and frequency $Ω$ is given by the universal value $σ(Ω>2μ)= \frac{e^2 π}{8h}$. For frequencies $Ω< μ$ and elasti…
Motivated by the quest for experimentally accessible dynamical probes of Floquet topological insulators, we formulate the linear response theory of a periodically driven system. We illustrate the applications of this formalism by giving general expressions for optical conductivity of Floquet systems, including its homodyne and heterodyne components and beyond. We obtain the Floquet optical conductivity of specific driven models, including two-dimensional Dirac material such as the surface of a topological insulator, graphene, and the Haldane model irradiated with circularly or linearly polariz…
A strip of 2D HgTe topological insulator is studied. The same-spin edge states in ideal system propagate in opposite directions on different sides of the strip and do not mix by tunneling. Impurities, edge irregularities, and phonons produce transitions between the contra-propagating edge states on different edges. This backscattering determines the conductivity of an infinitely long strip. It is found that the conductivity exponentially grows with the strip width. The conductivity at finite temperature is determined within the framework of the kinetic equation. In the same approximation the n…
Electron-electron (e-e) interaction is known as a source of logarithmic renormalizations for Dirac fermions in quantum field theory. The renormalization of electron--optical phonon coupling (EPC) by e-e interaction, which plays a pivotal role in hot carrier and phonon dynamics, has been discussed after the discovery of graphene. We investigate the hot carrier dynamics and the EPC strength using time-resolved ultrabroadband terahertz (THz) spectroscopy combined with numerical simulation based on the Boltzmann transport equation and comprehensive temperature model. The large negative photoconduc…
The ultrafast relaxation and recombination dynamics of photogenerated electrons and holes in epitaxial graphene are studied using optical-pump Terahertz-probe spectroscopy. The conductivity in graphene at Terahertz frequencies depends on the carrier concentration as well as the carrier distribution in energy. Time-resolved studies of the conductivity can therefore be used to probe the dynamics associated with carrier intraband relaxation and interband recombination. We report the electron-hole recombination times in epitaxial graphene for the first time. Our results show that carrier cooling o…
Results are presented for the optical Hall conductivity of a Floquet topological insulator (FTI) for an ideal closed quantum system, as well as an open system in a nonequilibrium steady-state with a reservoir. The steady-state, even for the open system, is strongly dependent on the topological phase of the FTI, with certain phases showing a remarkable near-cancellation from pockets of Berry-curvature of opposite signs, leading to a suppressed low-frequency Hall conductivity, that also shows an anomalous temperature dependence, by increasing as the temperature of the reservoir is increased. Suc…
Topological insulator materials have been extensively studied in the field of condensed matter physics because nontrivial topology in the electronic state gives rise to a novel spin-polarized Dirac dispersion on the surface. To describe the electrodynamics of topological insulators, it is crucial to understand coherent and incoherent dynamics of carriers both in bulk and surface states. We applied terahertz emission spectroscopy to an intrinsic three-dimensional topological insulator material, $Bi_{1.5} Sb_{0.5} Te_{1.7} Se_{1.3}$, to elucidate ultrafast photo-induced carrier dynamics. The emi…
Topological insulators (TI) have attracted extensive research effort due to their insulating bulk states but conducting surface states. However, investigation and understanding of thermal transport in topological insulators, particularly the effect of surface states are lacking. In this work, we studied thickness-dependent in-plane thermal conductivity of Bi2Te2Se TI thin films. A large enhancement of both thermal and electrical conductivity was observed for films with thicknesses below 20 nm, which is attributed to the surface states and bulk-insulating nature of these films. Surprisingly, a …
Due to its high electrical conductivity and excellent transmittance at terahertz frequencies, graphene is a promising candidate as transparent electrodes for terahertz devices. We demonstrate a liquid crystal based terahertz phase shifter with the graphene films as transparent electrodes. The maximum phase shift is 10.8 degree and the saturation voltage is 5 V with a 50 um liquid crystal cell. The transmittance at terahertz frequencies and electrical conductivity depending on the number of graphene layer are also investigated. The proposed phase shifter provides a continuous tunability, fully …
We determine the optical response of topological insulator thin films in the presence of a quantizing, external magnetic field. We explicitly take into account hybridization between the states of top and bottom surface. The interplay between hybridization and Zeeman energies gives rise to topological and normal insulator phases and phase transitions between them. The optical response in the two phases and at the phase transition point is investigated. We show that the difference in magneto-optical response can be used to distinguish the topological phase from the normal phase of the system. Fu…
We investigate the spin conductivity of topological insulators taking into account both the surface and quasi-two-dimensional bulk states. We apply a low-energy expansion of the Hamiltonian up to the third order in momentum and take into account the vertex corrections arising due to the short range disorder. Hexagonal warping gives rise to the additional anisotropic components in the spin conductivity tensor. Typically, isotropic part of the spin conductivity is larger than anisotropic one. The helical regime for the bulk states, in which the electrons in the Fermi level have the same projecti…
We study the surface conductivity of a three dimensional topological insulator doped with magnetic impurities. The spin-momentum locking of surface electrons makes their scattering from magnetic impurities anisotropic and the standard relaxation time approximation is not applicable. Using the semiclassical Boltzmann approach together with a generalized relaxation time scheme, we obtain closed forms for the relaxation times and analytic expressions for the surface conductivities of the system as functions of the bulk magnetization and the orientation of the aligned surface magnetic impurities. …
The Haldane model on a honeycomb lattice is a paradigmatic example of a system featuring quantized Hall conductivity in the absence of an external magnetic field, that is, a quantum anomalous Hall effect. Recent theoretical work predicted that the anomalous Hall conductivity of massive Dirac fermions can display Shubnikov-de Haas (SdH) oscillations, which could be observed in topological insulators and honeycomb layers with strong spin--orbit coupling. Here, we investigate the electronic transport properties of Chern insulators subject to high magnetic fields by means of accurate spectral expa…
We use optical pump--THz probe spectroscopy at low temperatures to study the hot carrier response in thin Bi$_2$Se$_3$ films of several thicknesses, allowing us to separate the bulk from the surface transient response. We find that for thinner films the photoexcitation changes the transport scattering rate and reduces the THz conductivity, which relaxes within 10 picoseconds (ps). For thicker films, the conductivity increases upon photoexcitation and scales with increasing both the film thickness and the optical fluence, with a decay time of approximately 5 ps as well as a much higher scatteri…
Topological insulators (TIs) represent a novel quantum state of matter, characterized by edge or surface-states, showing up on the topological character of the bulk wave functions. Allowing electrons to move along their surface, but not through their inside, they emerged as an intriguing material platform for the exploration of exotic physical phenomena, somehow resembling the graphene Dirac-cone physics, as well as for exciting applications in optoelectronics, spintronics, nanoscience, low-power electronics, and quantum computing. Investigation of topological surface states (TSS) is conventio…
Mn$_{3}$Sn is a non-collinear antiferromagnet which displays a large anomalous Hall effect at room temperature. It is believed that the principal contribution to its anomalous Hall conductivity comes from Berry curvature. Moreover, dc transport and photoemission experiments have confirmed that Mn$_{3}$Sn may be an example of a time-reversal symmetry breaking Weyl semimetal. Due to a small, but finite moment in the room temperature inverse triangular spin structure, which allows control of the Hall current with external field, this material has garnered much interest for next generation memory …
The static and high-frequency differential conductivity of a one-dimensional superlattice with parabolic miniband, in which the dispersion law is assumed to be parabolic up to the Brillouin zone edge, are investigated theoretically. Unlike the earlier published works, devoted to this problem, the novel formula for the static current density contains temperature dependence, which leads to the current maximum shift to the low field side with increasing temperature. The high-frequency differential conductivity response properties including the temperature dependence is examined and opportunities …
The recent discovery of topology-protected charge transport of ultimate thinness on surfaces of three-dimensional topological insulators (TIs) are breaking new ground in fundamental quantum science and transformative technology. Yet a challenge remains on how to isolate and disentangle helical spin transport on the surface from bulk conduction. Here we show that selective midinfrared femtosecond photoexcitation of exclusive intraband electronic transitions at low temperature underpins topological enhancement of terahertz (THz) surface transport in doped Bi2Se3, with no complication from interb…
