We find the leakage current through a double quantum dot in the Pauli spin blockade regime accounting for inelastic (spin-flip) cotunneling processes. Taking the energy-dependence of this spin-flip mechanism into account allows for an accurate description of the current as a function of applied magnetic fields, gate voltages, and an inter-dot tunnel coupling. In the presence of an additional local dephasing process or nonuniform magnetic field, we obtain a simple closed-form analytical expression for the leakage current giving the full dependence on an applied magnetic field and energy detuning. This work is important for understanding the nature of leakage, especially in systems where other spin-flip mechanisms (due, e.g., to hyperfine coupling to nuclear spins or spin-orbit coupling) are weak, including silicon and carbon-nanotube or graphene quantum dots.
We report finite-bias characteristics of electrical transport through phosphorus donors in silicon nanoscale transistors, in which we observe inelastic-cotunneling current in the Coulomb blockade region. The cotunneling current appears like a resonant-tunneling current peak emerging from the excited state at the crossover between blockade and non-blockade regions. These cotunneling features are unique, since the inelastic-cotunneling currents have so far been reported either as a broader hump or as a continuous increment of current. This finding is ascribed purely due to excitation-related ine…
We study cotunneling in a double junction Coulomb blockade device under the influence of time dependent potentials. It is shown that the ac-bias leads to photon assisted cotunneling which in some cases may dominate the transport. We derive a general non-perturbative expression for the tunneling current in the presence of oscillating potentials and give a perturbative expression for the photon assisted cotunneling current.
We report measurements of mesoscopic fluctuations of elastic cotunneling in Coulomb blockaded quantum dots. Unlike resonant tunneling on Coulomb peaks, cotunneling in the valleys is sensitive to charging effects. We observe a larger magnetic field scale for the cotunneling (valley) fluctuations compared to the peaks, as well as an absence of "weak localization" (reduced conductance at B = 0) in valleys. Cotunneling fluctuations remain correlated over several valleys while peak conductance correlations decreases quickly.
We present finite bias transport measurements on a few-electron quantum dot. In the Coulomb blockade regime, strong signatures of inelastic cotunneling occur which can directly be assigned to excited states observed in the non-blockaded regime. In addition, we observe structures related to sequential tunneling through the dot, occuring after it has been excited by an inelastic cotunneling process. We explain our findings using transport calculations within the real-time Green's function approach, including diagrams up to fourth order in the tunneling matrix elements.
We study spin correlation in a double quantum dot containing a few electrons in each dot (around 10). Clear current rectification with negative differential conductance is observed in the cotunneling regime, which is well explained by a Pauli spin blockade. The current feature is discussed in connection with exchange singlet-triplet splitting based on two simple models, one of which takes coherent interdot coupling and the other incoherent interdot coupling into account.
Single-electron transistors embedded in a vibrating nanoresonator such as a doubly-clamped carbon nanotube exhibit effects stemming from the coupling between electronic and vibrational degrees of freedom. In particular, a capacitive electromechanical coupling induces a blockade of the current at low bias voltage. It has been recently shown theoretically within a sequential-tunneling approximation that this current blockade can be enhanced by orders of magnitude when the suspended structure is brought to the Euler buckling instability. Here, we investigate the role of cotunneling on the predict…
We report on the investigation of Al single electron structures equipped with miniature (8 um long) on-chip Cr resistors of R > R_k = h/e^2 = 25.8 kOhm. From the measurement of the Coulomb blockade in single-junction structures we evaluated the self-capacitance of our resistors per unit length, c = 62 aF/um. We demonstrate that the cotunneling current in the transistor samples in the Coulomb blockade regime obeys the power law, $I \propto V^{3+(R/R_k)}$, predicted by Odintsov, Bubanja and Schön for a transistor having pure ohmic-resistance leads. The concept of the three-junction single electr…
Strong coupling of electronic and vibrational degrees of freedom entails a low-bias suppression of the current through single-molecule devices, termed Franck-Condon blockade. In the limit of slow vibrational relaxation, transport in the Franck-Condon-blockade regime proceeds via avalanches of large numbers of electrons, which are interrupted by long waiting times without electron transfer. The avalanches consist of smaller avalanches, leading to a self-similar hierarchy which terminates once the number of transferred electrons per avalanche becomes of the order of unity. Experimental signature…
Spin-dependent transport through a multilevel quantum dot weakly coupled to ferromagnetic leads is analyzed theoretically by means of the real-time diagrammatic technique. Both the sequential and cotunneling processes are taken into account, which makes the results on tunnel magnetoresistance (TMR) and shot noise applicable in the whole range of relevant bias and gate voltages. Suppression of the TMR due to inelastic cotunneling and super-Poissonian shot noise have been found in some of the Coulomb blockade regions. Furthermore, in the Coulomb blockade regime there is an additional contributio…
We study the low frequency admittance of a small metallic island coupled to a gate electrode and to a massive reservoir via a \emph{multi channel} tunnel junction. The ac current is caused by a slowly oscillating gate voltage. We focus on the regime of inelastic cotunneling in which the dissipation of energy (the real part of the admittance) is determined by two-electron tunneling with creation of electron-hole pairs on the island. We demonstrate that at finite temperatures but low frequencies the energy dissipation is ohmic whereas at zero temperature it is super-ohmic. We find that (i) the c…
We study theoretically the spin-dependent transport in ferromagnet/normal-metal/ferromagnet double tunnel junctions by special attention to cotunneling in the Coulomb blockade region. The spin accumulation caused by cotunneling squeezes the Coulomb blockade region when the magnetizations in the ferromagnetic electrodes are antiparallel. Outside the squeezed Coulomb blockade region, we propose a new anomalous region, where the sequential tunneling in one of the spin bands is suppressed by the Coulomb blockade and that in the other is not. In this region, the tunnel magnetoresistance oscillates …
We observed lifting of Coulomb blockade in GaAs vertical double quantum dot with low potential barriers, induced by cotunneling mechanisms at dilution fridge temperature of 10 mK. Several distinct features were observed, compared to single dot case, and appropriate explanation for them was given
Thermal transport through a Coulomb-blockade quantum dot (QD) coupled to two metallic leads is studied using five different approaches to the master equation in which sequential and coutuneling terms are taken into account. In the presence of intradot Coulomb interactions, a plateau in the thermo-particle, the heat, and the energy currents is seen. The current plateau diminishes at a high thermal bias between the leads. It is shown that the Pauli, the Redfield, the Lindblad-type equation with first order tunneling rates, and first-order von-Neumann master equations give very similar thermal tr…
We study electronic transport through metallic multi-island Coulomb-blockade systems. Based on a diagrammatic real-time approach, we develop a computer algorithm that generates and calculates all transport contributions up to second order in the tunnel-coupling strengths for arbitrary multi-island systems. This comprises sequential and cotunneling, as well as terms corresponding to a renormalization of charging energies and tunneling conductances. Multi-island cotunneling processes with energy transfer between different island are taken into account. To illustrate our approach we analyze the c…
We present comparative measurements of the charge occupation and conductance of a GaAs/AlGaAs quantum dot. The dot charge is measured with a capacitively coupled quantum point contact sensor. In the single-level Coulomb blockade regime near equilibrium, charge and conductance signals are found to be proportional to each other. We conclude that in this regime, the two signals give equivalent information about the quantum dot system. Out of equilibrium, we study the inelastic-cotunneling regime. We compare the measured differential dot charge with an estimate assuming a dwell time of transmitted…
We study the noise of the cotunneling current through one or several tunnel-coupled quantum dots in the Coulomb blockade regime. We consider the regime of weak (elastic and inelastic) cotunneling, and prove a non-equilibrium fluctuation-dissipation theorem which leads to a universal expression for the noise-to-current ratio (Fano factor).
We study an interacting single-level quantum dot weakly coupled to three electrodes. When two electrodes are biased by voltages with opposite polarities, while keeping the third lead (the stem) grounded, the current through the stem is a measure of electron-hole asymmetry of the dot. In this setup we calculate the stem current for both metallic and ferromagnetic (collinearly polarized) leads and discuss how the three-terminal device gives additional information compared to the usual two-terminal setup. We calculate both the sequential and cotunneling contribution for the currents. For the latt…
Transport and non-equilibrium magnetization in monolayers of magnetic molecules subject to a bias voltage are considered. We apply a master-equation approach going beyond the sequential-tunneling approximation to study the Coulomb-blockade regime. While the current is very small in this case, the magnetization shows changes of the order of the saturation magnetization for small variations of the bias voltage. Inelastic cotunneling processes manifest themselves as differential-conductance steps, which are accompanied by much larger changes in the magnetization. In addition, the magnetization in…
We determine the level-shifts induced by cotunneling in a Coulomb blockaded carbon nanotube quantum dot using leading order quasi-degenerate perturbation theory within a single nanotube quartet. It is demonstrated that otherwise degenerate and equally tunnel-coupled $K$ and $K'$ states are mixed by cotunneling and therefore split up in energy except at the particle/hole-symmetric midpoints of the Coulomb diamonds. In the presence of an external magnetic field, we show that cotunneling induces a gate-dependent $g$-factor renormalization, and we outline different scenarios which might be observe…
We investigate the effects of inelastic cotunneling on the electronic transport properties of gold nanoparticle multilayers and thick films at low applied bias, inside the Coulomb blockade regime. We find that the zero-bias conductance, $g_0(T)$, in all systems exhibits Efros-Shklovskii-type variable range hopping transport. The resulting typical hopping distance, corresponding to the number of tunnel junctions participating in cotunneling events, is shown to be directly related to the power law exponent in the measured current-voltage characteristics. We discuss the implications of these find…
We study the thermopower of a quantum dot weakly coupled to two reservoirs by tunnel junctions. At low temperatures the transport through the dot is suppressed by charging effects (Coulomb blockade). As a result the thermopower shows an oscillatory dependence on the gate voltage. We study this dependence in the limit of low temperatures where the transport through the dot is dominated by the processes of inelastic cotunneling. We also obtain a crossover formula for intermediate temperatures which connects our cotunneling results to the known sawtooth behavior in the sequential tunneling regime…
We calculate the nonlinear cotunneling conductance through interacting quantum dot systems in the deep Coulomb blockade regime using a rate equation approach based on the T-matrix formalism, which shows in the concerned regions very good agreement with a generalized master equation approach. Our focus is on inelastic cotunneling in systems with weakly broken degeneracies, such as complex quantum dots or molecules. We find for these systems a characteristic gate dependence of the non-equilibrium cotunneling conductance. While on one side of a Coulomb diamond the conductance decreases after the …
We study the noise of the cotunneling current through one or several tunnel-coupled quantum dots in the Coulomb blockade regime. The various regimes of weak and strong, elastic and inelastic cotunneling are analyzed for quantum-dot systems (QDS) with few-level, nearly-degenerate, and continuous electronic spectra. In the case of weak cotunneling we prove a non-equilibrium fluctuation-dissipation theorem, which leads to a universal expression for the noise-to-current ratio (Fano factor). The noise of strong inelastic cotunneling can be super-Poissonian due to switching between QDS states carryi…
We predict a new zero-bias anomaly in the differential conductance through a quantum dot coupled to two ferromagnetic leads with antiparallel magnetization. The anomaly differs in origin and properties from other anomalies in transport through quantum dots, such as the Kondo effect. It occurs in Coulomb-blockade valleys with an unpaired dot electron. It is a consequence of the interplay of single- and double-barrier cotunneling processes and their effect on the spin accumulation in the dot. The anomaly becomes significantly modified when a magnetic field is applied.
We investigate transport in weakly-coupled metal nanoparticle arrays, focusing on the regime where tunneling is competing with strong single electron charging effects. This competition gives rise to an interplay between two types of charge transport. In sequential tunneling, transport is dominated by independent electron hops from a particle to its nearest neighbor along the current path. In inelastic cotunneling, transport is dominated by cooperative, multi-electron hops that each go to the nearest neighbor but are synchronized to move charge over distances of several particles. In order to t…
We study electron transport through a system of two lateral quantum dots coupled in series. We consider the case of weak coupling to the leads and a bias point in the Coulomb blockade. After a generalized Schrieffer-Wolf transformation, cotunneling through this system is described using methods from lowest-order perturbation theory. We study the system for arbitrary bias voltages below the Coulomb energy. We observe a rich, non-monotonic behavior of the stationary current depending on the internal degrees of freedom. In particular, it turns out that at fixed transport voltage, the current thro…
We explore inelastic cotunneling through a strongly Coulomb-blockaded quantum dot attached to two ferromagnetic leads in the weak coupling limit using a generic quantum Langevin equation approach. We first develop a Bloch-type equation microscopically to describe the cotunneling-induced spin relaxation dynamics, and then develop explicit analytical expressions for the local magnetization, current, and its fluctuations. On this basis, we predict a novel zero-bias anomaly of the differential conductance in the absence of a magnetic field for the anti-parallel configuration, and asymmetric peak s…
We study the thermoelectric transport of a small metallic island weakly coupled to two electrodes by tunnel junctions. In the Coulomb blockade regime, in the case when the ground state of the system corresponds to an even number of electrons on the island, the main mechanism of electron transport at lowest temperatures is elastic cotunneling. In this regime, the transport coefficients strongly depend on the realization of the random impurity potential or the shape of the island. Using the random-matrix theory, we calculate the thermopower and the thermoelectric kinetic coefficient and study th…
We present an experimental and theoretical study of a magnetic single-molecule transistor based on N@C60 connected to gold electrodes. Particular attention is paid to the regime of intermediate molecule-lead coupling, where cotunneling effects manifest themselves in the Coulomb-blockade regime. The experimental results for the differential conductance as a function of bias, gate voltage, and external magnetic field are in agreement with our analysis of the tunneling rates and provide evidence of magnetic signatures in single-N@C60 devices arising from an antiferromagnetic exchange interaction …
We analyze the stationary spin-dependent transport through a single-molecule magnet weakly coupled to external ferromagnetic leads. Using the real-time diagrammatic technique, we calculate the sequential and cotunneling contributions to current, tunnel magnetoresistance and Fano factor in both linear and nonlinear response regimes. We show that the effects of cotunneling are predominantly visible in the blockade regime and lead to enhancement of tunnel magnetoresistance (TMR) above the Julliere value, which is accompanied with super-Poissonian shot noise due to bunching of inelastic cotunnelin…
We study inelastic cotunneling through a strong Coulomb-blockaded quantum dot subject to a static magnetic field and a perpendicular circularly-polarized magnetic field using a quantum Langevin equation approach. Our calculation predicts an interesting controllable cotunneling current characteristic, splitting--zero-anomaly--splitting transition of the differential conductance with increasing the driving frequency, ascribing to the role of {\em photon-assisted spin-flip} cotunneling processes.
We find that in contrast to sequential tunneling where the noise is either Poissonian (due to uncorrelated tunneling events) or sub-Poissonian (suppressed by charge conservation on the QDS), the noise in inelastic cotunneling can be super-Poissonian due to switching between QDS state…
Employing the Anderson impurity model, we study tunneling properties through an ideal quantum dot near the conductance minima. Considering the Coulomb blockade and the quantum confinement on an equal footing, we have obtained current contributions from various types of tunneling processes; inelastic cotunneling, elastic cotunneling, and resonant tunneling of thermally activated electrons. We have found that the inelastic cotunneling is suppressed in the quantum confinement limit, and thus the conductance near its minima is determined by the elastic cotunneling at low temperature ($k_BT \ll Γ$,…
We study the effect of spin-orbit scattering on the statistics of the conductance of a quantum dot for Coulomb blockade peaks and valleys. We find the distribution function of the peak heights for strong spin-orbit scattering in the presence and absence of time reversal symmetry. We find that the application of a magnetic field suppresses the average peak height, similar to the antilocalizaion in the bulk systems. For the valleys, we consider the elastic cotunneling contribution to the conductance and calculate its moments at the crossover between ensembles of various symmetries.
We study the effects of cotunneling and a non-uniform Zeeman splitting on the stationary and transient leakage current through a double quantum dot in the Pauli spin blockade regime. We find that the stationary current due to cotunneling vanishes at low temperature and large applied magnetic field, allowing for the dynamical preparation of a pure spin ground state, even at large voltage bias. Additionally, we analyze current that flows between blocking events, characterized, in general, by a fractional effective charge $e^*$. This charge can be used as a sensitive probe of spin relaxation mech…
The problem of electron transport by means of a dumbbell shaped shuttle in strong Coulomb blockade regime is solved. The electrons may be shuttled only in the cotunneling regime during the time spans when both shoulders of the shuttle approach the metallic banks. The conventional Anderson-like tunneling model is generalized for this case and the tunneling conductance is calculated in the adiabatic regime of slow motion of the shuttle. Non-adiabatic corrections are briefly discussed.
Cotunneling transport through quantum dots weakly coupled to non-collinearly magnetized leads is analyzed theoretically by means of the real-time diagrammatic technique. The electric current, dot occupations, and dot spin are calculated in the Coulomb blockade regime and for arbitrary magnetic configuration of the system. It is shown that an effective exchange field exerted on the dot by ferromagnetic leads can significantly modify the transport characteristics in non-collinear magnetic configurations, in particular the zero-bias anomaly found recently for antiparallel configuration. For asymm…
Using the real-time diagrammatic technique and taking into account both the sequential and cotunneling processes, we analyze the transport properties of single-wall metallic carbon nanotubes coupled to nonmagnetic and ferromagnetic leads in the full range of parameters. In particular, considering the two different shell filling schemes of the nanotubes, we discuss the behavior of the differential conductance, tunnel magnetoresistance and the shot noise. We show that in the Coulomb diamonds corresponding to even occupations, the shot noise becomes super-Poissonian due to bunching of fast tunnel…
The spin-polarized transport through two-level quantum dots weakly coupled to ferromagnetic leads is considered theoretically in the Coulomb blockade regime. It is assumed that the dot is doubly occupied, so that the current flows due to cotunneling through singlet and triplet states of the dot. It is shown that transport characteristics strongly depend on the ground state of quantum dot. If the ground state is a singlet, differential conductance ($G$) displays a broad minimum at low bias voltage, while tunnel magnetoresistance (TMR) is given by the Julliere value. If triplet is the ground sta…
Bosonic thermal transport through a two-level system is analyzed at temperatures below and comparable to the two-level energy splitting. It is shown that in the low-temperature regime transport is dominated by correlated two-boson processes analogous to electron cotunneling in quantum dots under Coulomb blockade. We present a detailed analysis of the sequential-cotunneling crossover and obtain essentially an analytic description of the transport problem. Perturbative analysis is complemented by employing scaling properties of the Ohmic spin-boson model, allowing us to extract an anomalous low …
We analyze cotunneling transport through two quantum dots in series weakly coupled to external ferromagnetic leads. In the Coulomb blockade regime the electric current flows due to third-order tunneling, while the second-order single-barrier processes have indirect impact on the current by changing the occupation probabilities of the double dot system. We predict a zero-bias maximum in the differential conductance, whose magnitude is conditioned by the value of the inter-dot Coulomb interaction. This maximum is present in both magnetic configurations of the system and results from asymmetry in…
We discuss a new entangled state that has been observed in the conduction across a quantum dot. At Coulomb blockade, electrons from the contacts correlate strongly to those localized in the dot, due to cotunneling processes. Because of the strong Coulomb repulsion on the dot, its electron number is unchanged w.r.to the dot in isolation, but the total spin is fully or partly compensated. In a dot with N=even at the singlet-triplet crossing, which occurs in large magnetic field, Kondo correlations lead to a total spin S=1/2.
The ground state of frustrated (antiferromagnetic) triangular molecular magnets is characterized by two total-spin $S =1/2$ doublets with opposite chirality. According to a group theory analysis [M. Trif \textit{et al.}, Phys. Rev. Lett. \textbf{101}, 217201 (2008)] an external electric field can efficiently couple these two chiral spin states, even when the spin-orbit interaction (SOI) is absent. The strength of this coupling, $d$, is determined by an off-diagonal matrix element of the dipole operator, which can be calculated by \textit{ab-initio} methods [M. F. Islam \textit{et al.}, Phys. R…
We report on the temperature dependence of the intrinsic resistance of long individual disordered single-wall carbon nanotubes. The resistance grows dramatically as the temperature is reduced, and the functional form is consistent with an activated behavior. These results are described by Coulomb blockade along a series of quantum dots. We occasionally observe a kink in the activated behavior that reflects the change of the activation energy as the temperature range is changed. This is attributed to charge hopping events between non-adjacent quantum dots, which is possible through cotunneling …
We present a theoretical analysis of several aspects of nonequilibirum cotunneling through a strong Coulomb-blockaded quantum dot (QD) subject to a finite magnetic field in the weak coupling limit. We carry this out by developing a generic quantum Heisenberg-Langevin equation approach leading to a set of Bloch dynamical equations which describe the nonequilibrium cotunneling in a convenient and compact way. These equations describe the time evolution of the spin variables of the QD explicitly in terms of the response and correlation functions of the free reservoir variables. This scheme not on…
We report transport measurements on a semiconductor quantum dot with a small number of confined electrons. In the Coulomb blockade regime, conduction is dominated by cotunneling processes. These can be either elastic or inelastic, depending on whether they leave the dot in its ground state or drive it into an excited state, respectively. We are able to discriminate between these two contributions and show that inelastic events can occur only if the applied bias exceeds the lowest excitation energy. Implications to energy-level spectroscopy are discussed.
We investigate the effects of spin-orbit interaction (SOI) on the exchange cotunneling through a spinful Coulomb blockaded quantum dot. In the case of zero magnetic field, Kondo effect is shown to take place via a Kramers doublet and the SOI will merely affect the Kondo temperature. In contrast, we find that the breaking of time-reversal symmetry in a finite field has a marked influence on the effective Anderson, and Kondo models for a single level. The nonlinear conductance can now be asymmetric in bias voltage and may depend strongly on direction of the magnetic field. A measurement of the a…
We study Coulomb blockade oscillations of thermoelectric coefficients of a single electron transistor based on a quantum dot strongly coupled to one of the leads by a quantum point contact. At temperatures below the charging energy E_C the transport of electrons is dominated by strong inelastic cotunneling. In this regime we find analytic expressions for the thermopower as a function of temperature T and the reflection amplitude $r$ in the contact. In the case when the electron spins are polarized by a strong external magnetic field, the thermopower shows sinusoidal oscillations as a function …
At Coulomb blockade valleys inelastic cotunneling processes generate particle-hole excitations in quantum dots (QDs), and lead to energy dissipation. We have analyzed the probability distribution function (PDF) of energy dissipated in a QD due to such processes during a given time interval. We obtained analytically the cumulant generating function, and extracted the average, variance and Fano factor. The latter diverges as $T^3/(eV)^2$ at bias $eV$ smaller than the temperature $T$, and reaches the value $3 eV / 5$ in the opposite limit. The PDF is further studied numerically. As expected, Croo…

We explore the inelastic electron scattering cross section off a quantum dot close to the Stoner instability. We focus on the regime of strong Coulomb blockade in which the scattering cross section is dominated by the cotunneling processes. For large enough exchange interaction the quantum dot acquires a finite total spin in the ground state. In this, so-called mesoscopic Stoner instability, regime we find that at low enough temperatures the inelastic scattering cross section (including the contribution due to an elastic electron spin-flip) for an electron with a low energy with respect to the…
We study charge transport of a topological superconductor connected to different electromagnetic environments using a low-energy description where only the Majorana bound states in the superconductor are included. Extending earlier findings who found a crossover between perfect Andreev reflection with conductance $2e^2/h$ to a regime with blocked transport when the resistance of the environment is larger than $2e^2/h$, we consider Majorana bound states coupled to metallic dots. in particular, we study two topological superconducting leads connected by a metallic quantum dot in both the weak tu…
The spin-polarized transport through a coherent strongly coupled double quantum dot (DQD) system is analyzed theoretically in the sequential and cotunneling regimes. Using the real-time diagrammatic technique, we analyze the current, differential conductance, shot noise and tunnel magnetoresistance (TMR) as a function of both the bias and gate voltages for double quantum dots coupled in series, in parallel as well as for T-shaped systems. For DQDs coupled in series, we find a strong dependence of the TMR on the number of electrons occupying the double dot, and super-Poissonian shot noise in th…
We study many-body corrections to the cotunneling current via a localized state with energy $ε_d$ at large bias voltages $V$. We show that the transfer of {\em electron pairs}, enabled by the Coulomb repulsion in the localized level, results in ionization resonance peaks in the third derivative of the current with respect to $V$, centered at $eV=\pm 2ε_d/3$. Our results predict the existence of previously unnoticed structure within Coulomb-blockade diamonds.
We report low-temperature differential conductance measurements in aluminum arsenide cleaved-edge overgrown quantum wires in the pinch-off regime. At zero source-drain bias we observe Coulomb blockade conductance resonances that become vanishingly small as the temperature is lowered below $250 {\rm mK}$. We show that this behavior can be interpreted as a classical-to-stochastic Coulomb blockade cross-over in a series of asymmetric quantum dots, and offer a quantitative analysis of the temperature-dependence of the resonances lineshape. The conductance behavior at large source-drain bias is sug…
Transport measurements at cryogenic temperatures through a few electron top gated quantum dot fabricated in a silicon/silicon-germanium heterostructure are reported. Variations in gate voltage induce a transition from an isolated dot toward a dot strongly coupled to the leads. In addition to Coulomb blockade, when the dot is strongly coupled to the leads, we observe the appearance of a zero bias conductance peak due to the Kondo effect. The Kondo peak splits in a magnetic field, and the splitting scales linearly with the applied field. We also observe a transition from pure Coulomb blockade to…
Double quantum dots are convenient solid-state platforms to encode quantum information. Two-electron spin states can be conveniently detected and manipulated using strong quantum selection rules based on the Pauli exclusion principle, leading to the well-know Pauli spin blockade of electron transport for triplet states. Coherent spin states would be optimally preserved in an environment free of nuclear spins, which is achievable in silicon by isotopic purification. Here we report on a deliberately engineered, gate-defined silicon metal-oxide-semiconductor double quantum dot system. The electro…
We have fabricated quantum dot single electron transistors, based on AlGaAs/GaAs heterojunctions without modulation doping, which exhibit clear and stable Coulomb blockade oscillations. The temperature dependence of the Coulomb blockade peak lineshape is well described by standard Coulomb blockade theory in the quantum regime. Bias spectroscopy measurements have allowed us to directly extract the charging energy, and showed clear evidence of excited state transport, confirming that individual quantum states in the dot can be resolved.
