We discuss the topical and fundamental problem of strong-coupling between a quantum dot an the single mode of a microcavity. We report seminal quantitative descriptions of experimental data, both in the linear and in the nonlinear regimes, based on a theoretical model that includes pumping and quantum statistics.
The emission properties of single quantum dots in planar microcavities are studied experimentally and theoretically. Fivefold Enhanced spontaneous emission outside the microcavity is found for dots in resonance with the cavity mode, relative to detuned dots, while their radiative lifetime is only marginally decreased. Using high power excitation we obtain the in-plane cavity dispersion. Near field images of the emission show spatial distributions of several microns for resonant dots, which decrease in size with the detuning from resonance. These experimental findings are explained using a simp…
We have fabricated and studied the photoluminescence from microdisks containing single, selected self-assembled quantum dots. Using two electron beam lithography exposures and a two-step selective wet etching process, the dots were positioned at the microdisks edges with sub-micron precision. The selection and positioning of quantum dots enables an optimum coupling of the dot emission to the microdisks whispering modes.
e study theoretically, the photoluminescence properties of a single quantum dot in a microcavity under incoherent excitation. We propose a microscopic quantum statistical approach providing a Lindblad (thus completely positive) description of pumping and decay mechanisms of the quantum dot and of the cavity mode. Our analytical results show that strong coupling (SC) and linewidths are largely independent on the pumping intensity (until saturation effects come into play), in contrast to previous theoretical findings. We shall show the reliable predicting character of our theoretical framework i…
We show that strong-coupling (SC) of light and matter as it is realized with quantum dots (QDs) in microcavities differs substantially from the paradigm of atoms in optical cavities. The type of pumping used in semiconductors yields new criteria to achieve SC, with situations where the pump hinders, or on the contrary, favours it. We analyze one of the seminal experimental observation of SC of a QD in a pillar microcavity [Reithmaier et al., Nature (2004)] as an illustration of our main statements.
We provide a unified theory of luminescence spectra of coupled light-matter systems realized with semiconductor heterostructures in microcavities, encompassing: i) the spontaneous emission case, where the system decays from a prepared (typically pure) initial state, and ii) luminescence in the presence of a continuous, incoherent pump. While the former case has been amply discussed in the literature (albeit mainly for the case of resonance), no consideration has been given to the influence of the incoherent pump. We show how, by provoking a self-consistent quantum state, the pump considerably …
We show theoretically that the emission spectrum of a single large quantum dot strongly coupled to a single photon mode in a microcavity can be qualitatively different from the spectrum obtained with an atom in a cavity. Instead of the well-known Mollow triplet we predict appearance of multiplets with the number of peaks a function of the quantum dot size and pumping intensity. The mutiplets can appear if the quantum dot is larger than the exciton Bohr radius, so that excitons are confined as whole particles in the dot. In this case the Pauli principle is relaxed and one can accommodate more t…
In this comment we show that there is a direct connection between coherent exchange of energy among light and matter and the emission spectrum of a microcavity quantum dot system as modeled in Phys. Rev. B 79, 235325 (2009) [arXiv:0807.3194] by F. P. Laussy, E. del Valle, and C. Tejedor. To do so, we show that in their model the necessary and sufficient conditions for having eigenvalues with non-zero imaginary parts in the propagator of the bare mode populations, are the same as for having strong coupling in the emission spectrum. This amounts to saying that, whenever there is strong coupling …
At the occasion of the OECS conference in Madrid, we give a succinct account of some recent predictions in the spectroscopy of a quantum dot in a microcavity that remain to be observed experimentally, sometimes within the reach of the current state of the art.
We have recently developed a self-consistent theory of Strong-Coupling in the presence of an incoherent pumping [arXiv:0807.3194] and shown how it could reproduce quantitatively the experimental data [PRL 101, 083601 (2008)]. Here, we summarize our main results, provide the detailed analysis of the fitting of the experiment and discuss how the field should now evolve beyond merely qualitative expectations, that could well be erroneous even when they seem to be firmly established.
We discuss the luminescence spectra of coupled light-matter systems realized with semiconductor heterostructures in microcavities in the presence of a continuous, incoherent pumping, when the matter field is Fermionic. The linear regime--which has been the main topic of investigation both experimentally and theoretically--converges to the case of coupling to a Bosonic material field, and has been amply discussed in the first part of this work. We address here the nonlinear regime, and argue that, counter to intuition, it is better observed at low pumping intensities. We support our discussion …
The light emission rate of a single quantum dot can be drastically enhanced by embedding it in a resonant semiconductor microcavity. This phenomenon is known as the Purcell effect, and the coupling strength between emitter and cavity can be quantified by the Purcell factor. The most natural way for probing the Purcell effect is a time-resolved measurement. However, this approach is not always the most convenient one, and alternative approaches based on a continuous-wave measurement are often more appropriate. Various signatures of the Purcell effect can indeed be observed using continuous-wave…
The emission spectrum of exciton complexes formed in individual self-assembled quantum dots (QDs) embedded into a p-n junction is theoretically studied using an effective mass model. We calculate the particle Coulomb interactions, eletron-hole overlaps and transition energies of exciton complexes for the different strength and direction of electric field. Both redshifts and blueshifts are observed in exciton, trions and biexciton. The Stark effect may be applied to manipulate the spontaneous emission rate of individual QDs embedded in microcavities.
We compare three different notions of concurrence to measure the polarization entanglement of two-photon states generated by the biexciton cascade in a quantum dot embedded in a microcavity. We focus on the often-discussed situation of a dot with finite biexciton binding energy in a cavity tuned to the two-photon resonance. Apart from the time-dependent concurrence, which can be assigned to the two-photon density matrix at any point in time, we study single- and double-time integrated concurrences commonly used in the literature that are based on different quantum state reconstruction schemes.…
We consider the nonlinear terahertz emission by the system of cavity polaritons in the regime of polariton lasing. To account for the quantum nature of terahertz-polariton coupling we use the Lindblad master equation approach and demonstrate that quantum microcavities reveal rich variety of the nonlinear phenomena in terahertz range, including bistability, short THz pulse generation and THz switching.
We present a systematic theory of Coulomb-induced correlation effects in the nonlinear optical processes within the strong-coupling regime. In this paper we shall set a dynamics controlled truncation scheme \cite{Axt Stahl} microscopic treatment of nonlinear parametric processes in SMCs including the electromagnetic field quantization. It represents the starting point for the microscopic approach to quantum optics experiments in the strong coupling regime without any assumption on the quantum statistics of electronic excitations (excitons) involved. We exploit a previous technique, used in the…
Emission spectra of quantum dot arrays in zero-dimensional microcavities are studied theoretically, and it is shown that they are determined by the competition between the formation of the collective superradiant mode and inhomogeneous broadening. The random sources method for the calculation of photoluminescence spectra under a non-resonant pumping is developed, and a microscopic justification of the random sources method within a framework of the standard diagram technique is given. The emission spectra of a microcavity are analyzed with allowance for the spread of exciton states energies ca…
A theory of optical emission of quantum dot arrays in quantum microcavities is developed. The regime of the strong coupling between the quantum dots and photonic mode of the cavity is considered. The quantum dots are modeled as two-level systems. In the low pumping (linear) regime the emission spectra are mainly determined by the superradiant mode where the effective dipoles of the dots oscillate in phase. In the non-linear regime the superradiant mode is destroyed and the emission spectra are sensitive to the parity of quantum dot number. Further increase of the pumping results in the line wi…
In this chapter we will discuss the technology and experimental techniques to realize quantum dot (QD) single photon sources combining high outcoupling efficiencies and highest degrees of non-postselected photon indistinguishability. The system, which is based on ultra low density InAs QDs embedded in a quasi planar single sided microcavity with natural photonic traps is an ideal testbed to study quantum light emission from single QDs. We will discuss the influence of the excitation conditions on the purity of the single photon emission, and in particular on the degree of indistinguishability …
A theoretical investigation is presented of the statistics of excitons in quantum dots (QDs) of different sizes. A formalism is developed to build the exciton creation operator in a dot from the single exciton wavefunction and it is shown how this operator evolves from purely fermionic, in case of a small QD, to purely bosonic, in case of large QDs. Nonlinear optical emission spectra of semiconductor microcavities containing single QDs are found to exhibit a peculiar multiplet structure which reduces to Mollow triplet and Rabi doublet in fermionic and bosonic limits, respectively.
The threshold of triply resonant optical parametric oscillation in a semiconductor microcavity in the strong coupling regime is investigated. Because of the third-order nature of the excitonic nonlinearity, a variety of different behaviours is observed thanks to the interplay of parametric oscillation and optical bistability effects. The behaviour of the signal amplitude and of the quantum fluctuations in approaching the threshold has been characterized as a function of the pump, signal and idler frequencies.
Measured and calculated results are presented on the emission properties of a new class of emitters operating in the cavity quantum electrodynamics regime. The structures are based on high-finesse GaAs/AlAs micropillar cavities, each with an active medium consisting of a layer of InGaAs quantum dots and distinguishing feature of having substantial fraction of spontaneous emission channeled into one cavity mode (high-beta factor). This paper shows that the usual criterion for lasing with a conventional (low-beta factor) cavity, a sharp nonlinearity in an input-output curve accompanied by notice…
We report the observation of a parametric instability in the out-of-equilibrium steady state of two coupled Kerr microresonators coherently driven by a laser. Using a resonant excitation, we drive the system into an unstable regime, where we observe the appearance of intense and well resolved sideband modes in the emission spectrum. This feature is a characteristic signature of self-sustained oscillations of the intracavity field. We comprehensively model our findings using semiclassical Langevin equations for the cavity field dynamics combined with a linear stability analysis. The inherent sc…
Most optical quantum devices require deterministic single-photon emitters. Schemes so far demonstrated in the solid state imply an energy relaxation which tends to spoil the coherent nature of the time evolution, and with it the photon indistinguishability. We focus our theoretical investigation on semiconductor quantum dots embedded in microcavities. Simple and general relations are identified between the photon indistinguishability and the collection efficiency. The identification of the key parameters and of their interplay provides clear indications for the device optimization.
We performed measurements of photon correlation [$g^{(2)}(τ)$] in driven nonlinear high-$Q$ silicon (Si) photonic crystal (PhC) microcavities. The measured $g^{(2)}(τ)$ exhibits a damped oscillatory behavior when input pump power exceeds a critical value. From comparison between experiments and simulations, we attribute the measured oscillation of $g^{(2)}(τ)$ to self-pulsing (a limit cycle) emerging from an interplay between photon, carrier, and thermal dynamics. Namely, the oscillation frequency of $g^{(2)}(τ)$ corresponds to the oscillation period of the limit cycle, while its finite cohere…
We demonstrate non-perturbative coupling between a single self-assembled InGaAs quantum dot and an external fiber-mirror based microcavity. Our results extend the previous realizations of tunable microcavities while ensuring spatial and spectral overlap between the cavity-mode and the emitter by simultaneously allowing for deterministic charge control of the quantum dots. Using resonant spectroscopy, we show that the coupled quantum dot cavity system is at the onset of strong coupling, with a cooperativity parameter of 2. Our results constitute a milestone towards the realization of a high eff…
The nonlinear dc conductance of a two-terminal chaotic cavity is investigated. The fluctuations of the conductance (anti)symmetric with respect to magnetic flux inversion through multichannel cavities are found analytically for arbitrary temperature, magnetic field, and interaction strength. For few-channel dots the effect of dephasing is investigated numerically. A comparison with recent experimental data is provided.
The control of Kerr nonlinearity with electric fields in an asymmetric double quantum-dot systems coupling with tunneling is investigated theoretically. It is found that,by proper tuning of two light beams and tunneling via a bias voltage, the Kerr nonlinearity can be enhanced and varied within a wide scale.
The full time-dependent four-wave mixing polarization in quantum dots is microscopically calculated, taking into account acoustic phonon-assisted transitions between different exciton states of the dot. It is shown that quite different dephasing times of higher exciton states in pancake anisotropic InGaAs quantum dots are responsible for the experimentally observed [1] double-exponential decay in the photon echo signal.
We propose a quantum computer architecture based on quantum dots both for short distance and for long distance communication/computation. Our scheme exploits the natural characteristics of self-assembled quantum dots and it is scalable. It is centered on the idea of a quantum bus based on semiconductor self-assembled quantum dots. This allows for transmission of qubits between the different quantum registers, and could be integrated in most of the present proposal for semiconductor quantum dot-based quantum computation. Our proposal exploits the peculiar properties of {\it relatively short} sp…
The symmetry properties of transport beyond the linear regime in chaotic quantum dots are investigated experimentally. A component of differential conductance that is antisymmetric in both applied source-drain bias V and magnetic field B, absent in linear transport, is found to exhibit mesoscopic fluctuations around a zero average. Typical values of this component allow a measurement of the electron interaction strength.
We study theoretically the time-resolved four-wave mixing (FWM) response of an ensemble of pairs of quantum dots undergoing radiative recombination. At short (picosecond) delay times, the response signal shows beats that may be dominated by the subensemble of resonant pairs, which gives access to the information on the interdot coupling. At longer delay times, the decay of the FWM signal is governed by two rates which result from the collective interaction between the two dots and the radiation modes. The two rates correspond to the subradiant and super-radiant components in the radiative deca…
Quantum dots are model systems for quantum thermoelectric behavior because of the ability to control and measure the effects of electron-energy filtering and quantum confinement on thermoelectric properties. Interestingly, nonlinear thermoelectric properties of such small systems can modify the efficiency of thermoelectric power conversion. Using quantum dots embedded in semiconductor nanowires, we measure thermovoltage and thermocurrent that are strongly nonlinear in the applied thermal bias. We show that most of the observed nonlinear effects can be understood in terms of a renormalization o…
Using acoustic methods we have measured nonlinear AC conductance in 2D arrays of Ge-in-Si quantum dots. The combination of experimental results and modeling of AC conductance of a dense lattice of localized states leads us to the conclusion that the main mechanism of AC conduction in hopping systems with large localization length is due to the charge transfer within large clusters, while the main mechanism behind its non-Ohmic behavior is charge heating by absorbed power.
We study in theory the generation and detection of electron spin coherence in nonlinear optical spectroscopy of semiconductor quantum dots doped with single electrons. In third-order differential transmission spectra, the inverse width of the ultra-narrow peak at degenerate pump and probe frequencies gives the spin relaxation time ($T_1$), and that of the Stoke and anti-Stoke spin resonances gives the effective spin dephasing time due to the inhomogeneous broadening ($T_2^*$). The spin dephasing time excluding the inhomogeneous broadening effect ($T_2$) is measured by the inverse width of ultr…
In the present work, we theoretically study the nonlinear regime of charge transport through a quantum dot coupled to the source and drain reservoirs. The investigation is carried out using a nonequilibrium Green's functions formalism beyond the Hartree-Fock approximation. Employed approximations for the relevant Green's functions allow to trace a transition from Coulomb blockade regime to Kondo regime in the thermoelectric transport. Effects arising when electrons move in response to thermal gradient applied across the system are discussed, including experimentally observed thermovoltage zero…
We explore how the Jaynes-Cummings ladder transpires in the emitted spectra of a two-level system in strong coupling with a single mode of light. We focus on the case of very strong coupling, that would be achieved with systems of exceedingly good quality (very long lifetimes for both the emitter and the cavity). We consider the incoherent regime of excitation, that is realized with semiconductors quantum dots in microcavities, and discuss how reasonable is the understanding of the systems in terms of transitions between dressed states of the Jaynes-Cummings Hamiltonian.
Polariton emission from optical cavities integrated with various luminophores has been extensively studied recently due to the wide variety of possible applications in photonics, particularly promising in terms of fabrication of low-threshold sources of coherent emission. Tuneable microcavities allow extensive investigation of the photophysical properties of matter placed inside the cavity by deterministically changing the coupling strength and controllable switching from weak to strong and ultra-strong coupling regimes. Here we demonstrate room temperature strong coupling of exciton transitio…
We show that anisotropic biaxial stress can be used to tune the built-in dipole moment of excitons confined in In(Ga)As quantum dots up to complete erasure of its magnitude and inversion of its sign. We demonstrate that this phenomenon is due to piezoelectricity. We present a model to calculate the applied stress, taking advantage of the so-called piezotronic effect, which produces significant changes in the current-voltage characteristics of the strained diode-membranes containing the quantum dots. Finally, self-consistent k.p calculations reveal that the experimental findings can be only acc…
Efficient sources of individual pairs of entangled photons are required for quantum networks to operate using fibre optic infrastructure. Entangled light can be generated by quantum dots (QDs) with naturally small fine-structure-splitting (FSS) between exciton eigenstates. Moreover, QDs can be engineered to emit at standard telecom wavelengths. To achieve sufficient signal intensity for applications, QDs have been incorporated into 1D optical microcavities. However, combining these properties in a single device has so far proved elusive. Here, we introduce a growth strategy to realise QDs with…
We discuss, from a theoretical point of view, the four wave mixing spectroscopy on an ensemble of p-doped quantum dots in a magnetic field slightly tilted from the in-plane configuration. We describe the system evolution in the density matrix formalism. In the limit of coherent ultrafast optical driving, we obtain analytical formulas for the single system dynamics and for the response of an inhomogeneously broadened ensemble. The results are compared to the previously studied time-resolved Kerr rotation spectroscopy on the same system. We show that the Kerr rotation and four wave mixing spectr…
The aims of the reported work are to provide new insights into the quantum dot optical properties confined in an inverse of a quadratic Hellmann potential. The Schrödinger equation is solved using the Nikiforov-Uvarov (NU) method, in order to obtain the analytical expressions of the eigenenergies and the eigenfunctions. The linear together with the third-order nonlinear changes in absorption coefficients and refractive index are investigated using the density matrix formalism. The absorption coefficients and the refractive index changes are strong related to the structure parameters and the op…
We investigated the electron transport properties of parallel-coupled double quantum dot (DQD) devices under magnetic fields. When a low magnetic field was applied, electron tunneling through parallel-coupled DQDs was observed. Under a high magnetic field, we observed both electron tunneling through parallel- and series-coupled DQDs under nonlinear transport conditions. In addition, the Pauli spin blockade was observed, indicating tunneling through the series-coupled DQDs. We attribute these behaviors to the magnetic-field-induced changes in the tunnel-couplings that allow the coexistence of t…
Electron dynamics in quantum dots manifests itself in spin-flip spectra through electric dipole spin resonance (EDSR). Near a neutrality point separating two different singlet charged states of a double quantum dot, charge dynamics inside a $2\times2$ singlet manifold can be described by a 1/2-pseudospin. In this region, charge dynamics is highly nonlinear and strongly influenced by flopping its soft pseudospin mode. As a result, the responses to external driving include first and second harmonics of the driving frequency and their Raman satellites shifted by the pseudospin frequency. In EDSR …
This work presents epitaxial growth and optical spectroscopy of CdTe quantum dots (QDs) in (Cd,Zn,Mg)Te barriers placed on the top of (Cd,Zn,Mg)Te distributed Bragg reflector. The formed photonic mode in our half-cavity structure permits to enhance the local excitation intensity and extraction efficiency of the QD photoluminescence, while suppressing the reflectance within the spectral range covering the QD transitions. This allows to perform coherent, nonlinear, resonant spectroscopy of individual QDs. The coherence dynamics of a charged exciton is measured via four-wave mixing, with the esti…
Exciton-polaritons in semiconductor microcavities generate fascinating effects such as long-range spatial coherence and Bose-Einstein Condensation (BEC), which are attractive for their potential use in low threshold lasers, vortices and slowing light, etc. However, currently most of exciton-polariton effects either occur at cryogenic temperature or rely on expensive cavity fabrication procedures. Further exploring new semiconductor microcavities with stronger exciton photon interaction strength is extensively needed. Herein, we demonstrate room temperature photon exciton strong coupling in hyb…
Recent experiments in exciton-polariton systems have provided high-precision measurements of the value of the polariton-polariton interaction constant, which is a key parameter that governs the nonlinear dynamics of polariton condensates and potentially enables quantum correlated polaritons. Yet, until now, this parameter has only been addressed theoretically using perturbative treatments or approximations that do not include the composite nature of the excitons. Here, we use a recently developed microscopic description of polaritons involving electrons, holes, and photons, where the interacti…
Recent developments on studies of transport through quantum dots obtained by applying the time-dependent density matrix renormalization group method are summarized. Some new aspects of Kondo physics which appear in nonequilibrium steady states are discussed both for the single dot case and for the serially coupled double-quantum-dot case.
We analyze the heat current flowing across interacting quantum dots within the Coulomb blockade regime. Power can be generated by either voltage or temperature biases. In the former case, we find nonlinear contributions to the Peltier effect that are dominated by conventional Joule heating for sufficiently high voltages. In the latter case, the differential thermal conductance shows maxima or minima depending on the energy level position. Furthermore, we discuss departures from the Kelvin-Onsager reciprocity relation beyond linear response.
Bound- and excited-state electronic nonlinearities in CdS quantum dots have been investigated by Degenerate Four-Wave Mixing (DFWM) and Z-scan techniques in the femtosecond time regime. This QD sample shows Kerr-type nonlinearity for incident beam intensity below 0.18 TW/cm$^2$. However, further increment in intensity results in four-photon absorption (4PA) indicated by open- and closed-aperture Z-scan experiments. Comparing open-aperture Z-scan experimental results with theoretical models, the 4PA coefficient $α_4$ has been deduced. Furthermore, third-order nonlinear index $γ$ and refractive-…
Graphene quantum dots (GQDs) are nanoscale structures of graphene with quantum properties and edge effects that give photoluminescence properties. The effect of quantum confinement and differences in the nature of GQD structure makes its optical characteristics highly dependent on the size of the structure. This study explains a few exploratory semi empirical calculations of nonlinear polarization properties of functionalized GQD (fGQD) three dimensionally. Based on this, the calculation of the linear polarization and first hyperpolarization was performed by the finite field method, which is b…
We develop a generic method in Liouville space to describe the dissipative dynamics of coherent interacting quantum dots with adiabatic time dependence beyond linear response. We show how the adiabatic response can be related to effective quantities known from real-time renormalization group methods for stationary quantities. We propose the study of a generalized $RC$-time as a characteristic time scale. We apply the method to the interacting resonant level model and calculate the nonlinear adiabatic charge response to time-dependent gate voltages, tunneling barriers and Coulomb interaction. T…
We propose a scheme to induce weak-light nonlinearity in a double quantum dot. The scheme positively utilizes locality and dissipation of an external auxiliary system. As a plausible setup, we consider a complex system in which a localized plasmon field from a metallic nanotip couples with only one of the coupled quantum dots. The perturbative calculation with respect to the light intensity shows that, even by a sufficiently weak light, a dipole-forbidden two-exciton NOON state is prepared as the steady state. This result can be explained by combining the two factors: decoherence-induced quant…
The field of spinoptronics is underpinned by good control over photonic spin-orbit coupling in devices that possess strong optical nonlinearities. Such devices might hold the key to a new era of optoelectronics where momentum and polarization degrees-of-freedom of light are interwoven and interfaced with electronics. However, manipulating photons through electrical means is a daunting task given their charge neutrality and requires complex electro-optic modulation of their medium. In this work, we present electrically tunable microcavity exciton-polariton resonances in a Rashba-Dresselhaus spi…
