Photon drag current in monolayer graphene with degenerate electron gas is studied under interband excitation near the threshold of fundamental transitions. Two main mechanisms generate an emergence of electron current. Non-resonant drag effect (NDE) results from direct transfer of in-plane photon momentum ${\bf q}$ to electron and dependence of matrix elements of transitions on ${\bf q}$. Resonant drag effect (RDE) originates from ${\bf q}$-dependent selection of transitions due to a sharp form of the Fermi distribution in energy. The drag current essentially depends on the polarization of radiation and, in general, is not parallel to ${\bf q}$. The perpendicular current component appears if the in-plain electric field is tilted towards
${\bf q}$. The RDE has no smallness connected with $q$ and exists in a narrow region of photon frequency $ω$:
$|\hbarω-2ε_F|< \hbar sq$, where $s$ is the electron velocity.
We study Coulomb drag in a system consisting of a carbon nanotube (CNT) and monolayer graphene. Within the Fermi liquid theory we calculate the drag resistivity and find that the dimensional mismatch of the system components leads to a dependence of the drag rate on the carrier density, temperature, and spacing, which is substantially different from what is known for graphene double layers. Due to the competing effects of forward and backward scattering, we identify new features of the drag dependence on the electron density, which allows us to control their relative contribution to the drag r…
We have measured Coulomb drag between an individual single-walled carbon nanotube (SWNT) as a one-dimensional (1D) conductor and the two-dimensional (2D) conductor monolayer graphene, separated by a few-atom-thick boron nitride layer. The graphene carrier density is tuned across the charge neutrality point (CNP) by a gate, while the SWNT remains degenerate. At high temperatures, the drag resistance changes sign across the CNP, as expected for momentum transfer from drive to drag layer, and exhibits layer exchange Onsager reciprocity. We find that layer reciprocity is broken near the graphene C…
We theoretically calculate the interaction-induced frictional Coulomb drag resistivity between two graphene monolayers as well as between two graphene bilayers, which are spatially separated by a distance "$d$". We show that the drag resistivity between graphene monolayers can be significantly affected by the intralayer momentum-relaxation mechanism. For energy independent intralayer scattering, the frictional drag induced by inter-layer electron-electron interaction goes asymptotically as $ρ_D \sim T^2/n^4d^6$ and $ρ_D \sim T^2/n^2d^2$ in the high-density ($k_F d \gg 1$) and low-density ($k_F…
We study theoretically the non-equilibrium exciton transport in monolayer transition metal dichalcogenides. We consider the situation where excitons interact with non-equilibrium phonons, e.g., under the conditions of localized excitation where a ``hot spot'' in formed. We develop the theory of the exciton drag by the phonons and analyze in detail the regimes of diffusive propagation of phonons and ballistic propagation of phonons where the phonon wind is formed. We demonstrate that a halo-like spatial distribution of excitons akin observed in [Phys. Rev. Lett. 120, 207401 (2018)] can be forme…
We present a microscopic theory of a photon drag effect that appears in a Bose-Einstein condensate of neutral particles, considering indirect excitons in a double quantum well nanostructure under the action of a circularly polarized electromagnetic field. It is shown that the dynamical polarization of excitons results in a resonant behavior of the exciton photon drag flux when the frequency of light is close to the gap between two energy levels of internal exciton motion. Specifically, we consider the ground and first excited energy states characterized by the angular momentum difference $\pm …
Experimental and theoretical evidence is presented for new low-magnetic-field ($B<5$ kG) 1/B-oscillations in the thermoelectric power of a high-mobility GaAs/AlGaAs two-dimensional (2D) electron gas. The oscillations result from inter-Landau-Level resonances of acoustic phonons carrying a momentum equal to twice the Fermi wavenumber at $B = 0$. Numerical calculations show that both 3D and 2D phonons can contribute to this effect.
Efficient control of a magnetization without an application of the external magnetic fields is the ultimate goal of spintronics. We demonstrate, that in monolayers of $\text{CrI}_3$, magnetization can be switched all optically, by application of the resonant pulses of circularly polarized light. This happens because of the efficient coupling of the lattice magnetization with bright excitonic transition. $\text{CrI}_3$ is thus perspective functional material with high potential for applications in the domains of spintronics and ultra-fast magnetic memory.
The phonon-drag thermopower is studied in monolayer graphene on a piezoelectric substrate. The phonon-drag contribution S^g_PA from the extrinsic potential of piezoelectric surface acoustic (PA) phonons of a piezoelectric substrate (GaAs) is calculated as a function of temperature T and electron concentration n_s. At very low temperature, S^g_PA is found to be much greater than S^g_DA of the intrinsic deformation potential of acoustic (DA) phonons of the graphene. There is a crossover of S^g_PA and S^g_DA at around ~5 K. In graphene samples of about >10 um size, we predict S_g ~20 uV at 10 K, …
Conductivity of monolayer and two-layer graphene is considered with due regard for mutual drag of band electrons and holes. Search of contribution of the drag in conductivity shows that this effect can sufficiently influence on mobility of carriers, which belong to different groups and have different drift velocities. In two-layer system the mutual drag can even change the di-rection of partial current in separate layer.
We derive a low-energy theory for edge states in transition metal dichalcogenide monolayers for a two-band $\bm{kp}$-Hamiltonian in case of uncoupled valleys. In the absence of spin-orbit interaction at the edge, these states possess a linear dispersion described by a single phenomenological parameter characterizing the edge structure. Depending on the sign of the parameter, the edge state spectrum can either cross the band gap or lie outside of it. In the first case, the presence of edge states leads to resonant enhancement of the second harmonic generation at frequencies about the half of th…
We theoretically investigate Coulomb drag in a system of two parallel monolayers of graphene. Using a Boltzmann equation approach we study a variety of limits ranging from the non-degenerate interaction dominated limit close to charge neutrality all the way to the Fermi liquid regime. In the non-degenerate limit we find that the presence of the passive layer can largely influence the conductivity of the active layer despite the absence of drag. This induces a non-trivial temperature behavior of the single layer conductivity and furthermore suggests a promising strategy towards increasing the r…
I suggest to use the effect of Coulomb drag between two closely positioned graphite monolayers (graphene sheets) for experimental measurement of the strength of weak non-linearities of the spectrum in graphene. I consider trigonal warping as a representative mechanism responsible for the drag effect. Since graphene is relatively defect-free, I evaluate the drag conductivity in the ballistic regime and find that it is proportional to the fourth power of the warping strength.
We investigate the current-voltage characteristics of a field-effect tunnelling transistor comprised of both monolayer and bilayer graphene with well-aligned crystallographic axes, separated by three layers of hexagonal boron nitride. Using a self-consistent description of the device's electrostatic configuration we relate the current to three distinct tunable voltages across the system and hence produce a two-dimensional map of the I-V characteristics in the low energy regime. We show that the use of gates either side of the heterostructure offers a fine degree of control over the device's ri…
We prepare twist-controlled resonant tunneling transistors consisting of monolayer (Gr) and Bernal bilayer (BGr) graphene electrodes separated by a thin layer of hexagonal boron nitride (hBN). The resonant conditions are achieved by closely aligning the crystallographic orientation of the graphene electrodes, which leads to momentum conservation for tunneling electrons at certain bias voltages. Under such conditions, negative differential conductance (NDC) can be achieved. Application of in-plane magnetic field leads to electrons acquiring additional momentum during the tunneling process, whic…
We report on the observation of the cyclotron-resonance-assisted photon drag effect. Resonant photocurrent is detected in InSb/InAlSb quantum wells structures subjected to a static magnetic field and excited by terahertz radiation at oblique incidence. The developed theory based on Boltzmann's kinetic equation is in a good agreement with the experimental findings. We show that the resonant photocurrent originates from the transfer of photon momentum to free electrons drastically enhanced at cyclotron resonance.
We study the thermoelectric properties of monolayers of MoS$_{2}$ and other group-VI dichalcogenides under circularly polarized off-resonant light. Analytical expressions are derived for the Berry phase mediated magnetic moment, orbital magnetization, as well as thermal and Nernst conductivities. Tuning of the band gap by {\it off-resonant} light enhances the spin splitting in both the valence and conduction bands and, thus, leads to a dramatic improvement of the spin and valley thermoelectric properties.
We review the fabrication and key transport properties of graphene double layers, consisting of two graphene monolayers placed in close proximity, independently contacted, and separated by an ultra-thin dielectric. We outline a simple band structure model relating the layer densities to the applied gate and inter-layer biases, and show that calculations and experimental results are in excellent agreement both at zero and in high magnetic fields. Coulomb drag measurements, which probe the electron-electron scattering between the two layers reveal two distinct regime: (i) diffusive drag at eleva…
We show that a coherent picture of the dc conductivity of monolayer and bilayer graphene at finite electronic densities emerges upon considering that strong short-range potentials are the main source of scattering in these two systems. The origin of the strong short-range potentials may lie in adsorbed hydrocarbons at the surface of graphene. The equivalence among results based on the partial-wave description of scattering, the Lippmann-Schwinger equation, and the T-matrix approach is established. Scattering due to resonant impurities close to the neutrality point is investigated via a numeric…
We report experimental data and theoretical analysis of Coulomb drag between two closely positioned graphene monolayers in weak magnetic field. Close enough to the neutrality point, coexistence of electrons and holes in each layer leads to a dramatic increase of the drag resistivity. Away from charge neutrality, we observe non-zero Hall drag. The observed phenomena are explained by decoupling of electric and quasiparticle currents which are orthogonal at charge neutrality. The sign of magneto-drag depends on the energy relaxation rate and geometry of the sample.
Featuring spin-valley degree of freedom by a magnetic exchange field-induction to gain transport of charge carriers through a junction based on superconducting subgap tunneling can provide a new scenario for future electronics. Transmission of low-energy Dirac-like electron (hole) quasiparticles through a ferromagnet/superconductor (F/S) interface can be of noticeable importance due to strong spin-orbit coupling in the valence band of monolayer $MoS_2$ (ML-MDS). The magnetic exchange field (MEF) of a ferromagnetic section on top of ML-MDS may affect the electron (hole) excitations for spin-up …
We investigate interaction effects in transport phenomena in bilayer graphene (BLG). For the minimal conductivity in pristine BLG, we find that the conductivity assumes a constant value in the limit $T\to 0$, with the first correction being $\propto \sqrt{T}$. This has to be contrasted from the standard $1/T^2$ in Fermi liquids (neglecting additional logarithms and above all disorder). We furthermore study the Coulomb drag resistivity between two BLGs in the whole range from deep within the Fermi liquid regime all the way to the charge neutrality (CN) point. We find that in the Fermi liquid re…
Physisorbed Kr layers on TiO$_{2}$(110) surfaces were investigated by means of nuclear resonant scattering (NRS) of synchrotron radiation at Kr thicknesses ranging from multilayer to monolayer. The NRS intensity was measured as a function of the Kr exposure, from which the NRS signal corresponding to monolayer was estimated as 0.23 cps. The time spectra measured at various thicknesses showed a monotonous decay without any quantum beat features. The recoiless fraction $f$ evaluated from the analysis of the time spectrum revealed a substantial reduction upon temperature rise from 19 to 25 K. As …
We describe the electronic conductivity, as a function of the Fermi energy, in the Bernal bilayer graphene (BLG) in presence of a random distribution of vacancies that simulate resonant adsorbates. We compare it to monolayer (MLG) with the same defect concentrations. These transport properties are related to the values of fundamental length scales such as the elastic mean free path $L_{e}$, the localization length $ξ$ and the inelastic mean free path $L_{i}$. Usually the later, which reflect the effect of inelastic scattering by phonons, strongly depends on temperature $T$. In BLG an additiona…
Recently, huge attention has been drawn to improve optical sensing devices based on photonic resonators in the presence of graphene. In this paper, based on the transfer matrix approach and TE polarization for the incident electromagnetic waves, we numerically evaluate the transmission and reflection spectra for one-dimensional photonic resonators and surface plasmon resonances with strained graphene, respectively. We proved that a relatively small strain field in graphene can modulate linearly polarized resonant modes within the photonic bandgap of the defective crystal. Moreover, we study th…
The near-field interaction due to a strong electromagnetic field induced by resonant localized plasmons can result in a strong coupling of excitonic states or formation of hybrid exciton-plasmon modes in quantum confined structures. This coupling can be strengthed by designing a system with its vibronic states resonant to the energy of the driving field induced by the localized plasmon excitation. Silver nanoislands nucleated on molybdenum disulfide (MoS2) is an ideal platform for such interaction. The influence of localized plasmons (LSP) on the formation and dissociation of excitons due to r…
Carrier dynamics in monolayer MoS2 have been investigated using broadband femtosecond transient absorption spectroscopy (FTAS). A tunable pump pulse was used while a broadband probe pulse revealed ground and excited state carrier dynamics. Interestingly, for pump wavelengths both resonant and non-resonant with the A and B excitons, we observe a broad ground state bleach around 2.9 eV, with decay components similar to A and B. Associating this bleach with the band nesting region between K and Gamma in the band structure indicates significant k-space delocalization and overlap among excitonic wa…
We theoretically demonstrate that 100\% valley-polarized transport in monolayers of MoS$_{2}$ and other group-VI dichalcogenides can be obtained using off-resonant circularly polarized light. By tuning the intensity of the off-resonant light the intrinsic band gap in one valley is reduced, while it is enhanced in the other valley, enabling single valley quantum transport. As a consequence, we predict (i) enhancement of the longitudinal electrical conductivity, accompanied by an increase in the spin-polarization of the flowing electrons, (ii) enhancement of the intrinsic spin Hall effect, toget…
It is commonly assumed that photocurrent in two-dimensional systems with centrosymmetric lattice is generated at structural inhomogenities, such as p-n junctions. Here, we study an alternative mechanism of photocurrent generation associated with inhomogenity of the driving electromagnetic field, termed as 'plasmonic drag'. It is associated with direct momentum transfer from field to conduction electrons, and can be characterized by a non-local non-linear conductivity $σ^{(2)}({\bf q},ω)$. By constructing a classical kinetic model of non-linear conductivity with full account of non-locality, we…
We calculate theoretically the Coulomb drag resistivity for two graphene monolayers spatially separated by a distance "$d$". We show that the frictional drag induced by inter-layer electron-electron interaction goes asymptotically as $T^2/n^3$ and $T^2 \ln(n)/n$ in the high-density ($k_F d \gg 1$) and low-density ($k_F d \ll 1$) limits, respectively.
The electronic states at the direct band gap of monolayer WSe2 at the $K^+$ and $K^-$ valleys are related by time reversal and may be viewed as pseudo-spins. The corresponding optical interband transitions are governed by robust excitons. In double resonant Raman spectroscopy, we uncover that the 2s exciton state energy differs from the 1s state energy by exactly the energy of the combination of several prominent phonons. Superimposed on the exciton photoluminescence (PL) we observe the double resonant Raman signal. This spectrally narrow peak shifts with the excitation laser energy as incomin…
The interaction between off-resonant laser pulses and excitons in monolayer transition metal dichalcogenides is attracting increasing interest as a route for the valley-selective coherent control of the exciton properties. Here, we extend the classification of the known off-resonant phenomena by unveiling the impact of a strong THz field on the excitonic resonances of monolayer MoS$_2$. We observe that the THz pump pulse causes a selective modification of the coherence lifetime of the excitons, while keeping their oscillator strength and peak energy unchanged. We rationalize these results theo…
Contact-based vibrations play a critical role in the dynamics of granular materials. Significant insights into vibrational granular dynamics have been obtained with reduced-dimensional systems containing macroscale particles. We study contact-based vibrations of a two-dimensional monolayer of micron-sized spheres on a solid substrate. Measurements of the resonant attenuation of laser-generated surface acoustic waves reveal three collective vibrational modes involving both displacements and rotations of the microspheres. To identify the modes, we tune the interparticle stiffness, which shifts t…
Correlated charge inhomogeneity breaks the electron-hole symmetry in two-dimensional (2D) bilayer heterostructures which is responsible for non-zero drag appearing at the charge neutrality point. Here we report Coulomb drag in novel drag systems consisting of a two-dimensional graphene and a one dimensional (1D) InAs nanowire (NW) heterostructure exhibiting distinct results from 2D-2D heterostructures. For monolayer graphene (MLG)-NW heterostructures, we observe an unconventional drag resistance peak near the Dirac point due to the correlated inter-layer charge puddles. The drag signal decreas…
We report a comprehensive study of the two-phonon inter-valley (2D) Raman mode in graphene monolayers, motivated by recent reports of asymmetric 2D-mode lineshapes in freestanding graphene. For photon energies in the range $1.53 \rm eV - 2.71 \rm eV$, the 2D-mode Raman response of freestanding samples appears as bimodal, in stark contrast with the Lorentzian approximation that is commonly used for supported monolayers. The transition between the freestanding and supported cases is mimicked by electrostatically doping freestanding graphene at carrier densities above $2\times 10^{11} \rm cm^{-2}…
We investigate interlayer tunneling in heterostructures consisting of two tungsten diselenide (WSe2) monolayers with controlled rotational alignment, and separated by hexagonal boron nitride. In samples where the two WSe2 monolayers are rotationally aligned we observe resonant tunneling, manifested by a large conductance and negative differential resistance in the vicinity of zero interlayer bias, which stem from energy- and momentum-conserving tunneling. Because the spin-orbit coupling leads to coupled spin-valley degrees of freedom, the twist between the two WSe2 monolayers allows us to prob…
We theoretically investigate the frictional drag induced by the Coulomb interaction between spa- tially separated massless and massive fermions at low temperatures. As a model system, we use a double-layer structure composed of a two-dimensional electron gas (2DEG) and a n-doped graphene layer. We analyze this system numerically and also present analytical formulae for the drag re- sistivity in the limit of large and small interlayer separation. Both, the temperature and density dependence are investigated and compared to 2DEG-2DEG and graphene-graphene double-layer structures. Whereas the den…
The weakly screened electron-hole interactions in an atomically thin semiconductor not only downshift its excitation spectrum from a quasiparticle one, but also redistribute excitation energies and wavefunction characters with profound effects on diverse modes of material response, including the exciton-phonon scattering processes accessible to resonant Raman measurements. Here we develop a first-principles framework to calculate frequency-dependent resonant Raman intensities that includes excitonic effects and goes beyond the Placzek approximation. We show how excitonic effects in MoS2 strong…
Monolayer $MoS_2$ is a typical valleytronic material with valley-spin locked valence bands. We numerically investigate the valley-spin polarized current in monolayer $\rm MoS_2$ via adiabatic electron pumping. By introducing an exchange field to break the energy degeneracy of monolayer $MoS_2$, the top of its valence bands is valley-spin polarized and tunable by the exchange field. A device with spin-up polarized left lead, spin-down polarized right lead, and untuned central region is constructed through applying different exchange fields in the corresponding regions. Then, equal amount of pum…
Coulomb drag refers to the phenomenon that a charge current in one electronic circuit induces a responsive current in a neighboring circuit solely through Coulomb interactions. For conventional interactions between fermionic particles such as electrons, the as-induced drag current in the passive layer is orders of magnitude weaker than the active current due to strong dielectric screening effect between the two. Here we propose a 'super' Coulomb drag effect between an active normal conductor and a passive superconductor of Josephson junction arrays, whereby the passive current can greatly exce…
Unlike the electrical conductance that can be widely modulated within the same material even in deep nanoscale devices, tuning the thermal conductance within a single material system or nanostructure is extremely challenging and requires a large-scale device. This prohibits the realization of robust ON/OFF states in switching the flow of thermal currents. Here, we present the theory of a thermal switch based on resonant coupling of three photonic resonators, in analogy to the field-effect electronic transistor composed of a source, gate, and drain. As a material platform, we capitalize on the …
The drag of half-light half-mater quasiparticles, exciton-polaritons, by an electric current is a peculiar mechanism of light-matter interaction in solids. While an ideal superfluid is protected from being dragged by its zero viscosity, here we argue that the state of the superfluid polariton condensate formed by a non-resonant optical pumping can be controlled by the electric current. The proposed mechanism is based on the stimulated relaxation of moving uncondensed excitons dragged by the electric current. The stimulated relaxation process favors the formation of a moving condensate in a qua…
We develop a theory of fluctuation-driven phenomena in thermal transport in graphene double-layers. We work in the regime of electron hydrodynamics and focus on the double charge neutrality point. Although at the neutrality point charge transport is decoupled from the hydrodynamic flow, thermal fluctuations of electron density cause both drag and heat transfer between the layers. The thermal transport in the bilayer system is governed by these two phenomena. We express the drag friction coefficient and the interlayer thermal conductivity in terms of the interlayer distance and the intrinsic co…
We study the impact of a free carrier reservoir on the optical properties of excitonic and trionic complexes in a MoSe$_2$ monolayer at cryogenic temperatures. By applying photodoping via a non-resonant pump laser the electron density can be controlled in our sample and in turn the exciton and trion densities can be tuned. We find a significant increase of the trion binding energy in the presence of an induced electron gas both in power- and in time-resolved photoluminescence spectra. This behaviour is reproduced within the original variational approach that takes into account both screening a…
Monolayer transition-metal dichalcogenides (TMDCs) have recently emerged as possible candidates for valleytronic applications, as the spin and valley pseudospin are directly coupled and stabilized by a large spin splitting. In these semiconducting materials, optically excited electron-hole pairs form tightly Coulomb-bound excitons with large binding energies. The selection rules for excitonic transitions allow for direct optical generation of a valley-polarized exciton population using resonant excitation. Here, we investigate the exciton valley dynamics in monolayers of three different TMDCs …
The phenomenon of resonant tunneling transport through polar double-barrier heterostructures is systematically investigated using a combined experimental and theoretical approach. On the experimental side, GaN/AlN RTDs are grown by MBE. In-situ electron diffraction is employed to monitor the number of monolayers incorporated into each tunneling barrier. Using this precise epitaxial control at the monolayer level, we demonstrate exponential modulation of the resonant tunneling current as a function of barrier thickness. Both the peak voltage and characteristic threshold bias exhibit a dependenc…
We calculate the Fermi energy dependence of the (time-averaged) current and shot noise in an impurity-free carbon bilayer (length $L\ll$ width $W$), and compare with known results for a monolayer. At the Dirac point of charge neutrality, the bilayer transmits as two independent monolayers in parallel: Both current and noise are resonant at twice the monolayer value, so that their ratio (the Fano factor) has the same 1/3 value as in a monolayer -- and the same value as in a diffusive metal. The range of Fermi energies around the Dirac point within which this pseudo-diffusive result holds is sma…
We demonstrated nonperturbative high harmonics induced by intense mid-infrared light up to 18th order that well exceed the material bandgap in monolayer transition metal dichalcogenides. The intensities of the even-order high-harmonic radiation did not monotonically decrease as the harmonic order increased. By comparing the high harmonic spectra with the optical absorption spectra, we found that the enhancement in the even-order high harmonics could be attributed to the resonance to the band nesting energy. The symmetry analysis shows that the valley polarization and anisotropic band structure…
We report charged exciton (trion) formation dynamics in doped monolayer transition metal dichalcogenides (TMDs), specifically molybdenum diselenide (MoSe2), using resonant two-color pump-probe spectroscopy. When resonantly pumping the exciton transition, trions are generated on a picosecond timescale through exciton-electron interaction. As the pump energy is tuned from the high energy to low energy side of the inhomogeneously broadened exciton resonance, the trion formation time increases by ~ 50%. This feature can be explained by the existence of both localized and delocalized excitons in a …
The enormous stiffness and low density of graphene make it an ideal material for nanoelectromechanical (NEMS) applications. We demonstrate fabrication and electrical readout of monolayer graphene resonators, and test their response to changes in mass and temperature. The devices show resonances in the MHz range. The strong dependence of the resonant frequency on applied gate voltage can be fit to a membrane model, which yields the mass density and built-in strain. Upon removal and addition of mass, we observe changes in both the density and the strain, indicating that adsorbates impart tension…
A theory is developed for calculating vertical tunneling current between two sheets of bilayer graphene separated by a thin, insulating layer of hexagonal boron nitride, neglecting many-body effects. Results are presented using physical parameters that enable comparison of the theory with recently reported experimental results. Observed resonant tunneling and negative differential resistance in the current-voltage characteristics are explained in terms of the electrostatically-induced band gap, gate voltage modulation, density of states near the band edge, and resonances with the upper sub-ban…
The Kekule pattern of the (anti)ferromagnetic exchange field on monolayer MoS2 can be induced by proximity to the (111) surface of BiFeO3 on both sides. The three-band tight binding model of the MoS2 layer with Kekule patterned exchange field is applied to describe the heterostructures. The tight binding model is justified by the first principle calculations. The magnetization orientations of the substrates control the pattern of the exchange field, which then switches the band structures of the lowest zigzag edge states between being metallic and insulating. The lowest four zigzag edge bands …
