We study a model describing electronic transport in a weakly-coupled semiconductor superlattice with a shunting side layer. Key parameters include the lateral size of the superlattice, the connectivity between the quantum wells of the superlattice and the shunt layer, and the conduction properties of the shunt layer. For a superlattice with small lateral extent and high quality shunt, static electric field domains are suppressed and a spatially-uniform field configuration is predicted to be stable, a result that may be useful for proposed devices such as a superlattice-based TeraHertz (THz) oscillators. As the lateral size of the superlattice increases, the uniform field configuration loses its stability to either static or dynamic field domains, regardless of shunt properties. A lower quality shunt generally leads to regular and chaotic current oscillations and complex spatio-temporal dynamics in the field profile. Bifurcations separating static and dynamic behaviors are characterized and found to be dependent on the shunt properties.
Using an effective medium approach, we describe how by combining mercury-cadmium-telluride semiconductor alloys with band gap energies of opposite signs it may be possible to design a superlattice where the electrons have isotropic zero-effective mass and a single valley linear energy-momentum dispersion. We demonstrate that because of the zero-mass property, the superlattice may have a strong nonlinear response under the action of an external electromagnetic field.
The exciton decay rate at a rough interface in type-II semiconductor superlattices is investigated. It is shown that the possibility of recombination of indirect excitons at a plane interface essentially affects kinetics of the exciton photoluminescence at a rough interface. This happens because of strong correlation between the exciton recombination at the plane interface and at the roughness. Expressions that relate the parameters of the luminescence kinetics with statistical characteristics of the rough interface are obtained. The mean height and length of roughnesses in GaAs/AlAs superlatt…
We demonstrate theoretically the coexistence of Dirac semimetal and topological insulator phases in InSb/$α$-Sn conventional semiconductor superlattices, based on advanced first-principles calculations combined with low-energy $k\cdot p$ theory. By proper interfaces designing, a large interface polarization emerges when the growth direction is chosen along {[}111{]}. Such an intrinsic polarized electrostatic field reduces band gap largely and invert the band structure finally, leading to emerge of the topological Dirac semimetal phase with a pair of Dirac nodes appearing along the (111) crysta…
We present calculations on the magnetocapacitance of the two-dimensional electron gas in a lateral semiconductor superlattice under two-dimensional weak periodic potential modulation in the presence of a perpendicular magnetic field. Adopting a Gaussian broadening of magnetic-field-dependent width in the density of states, we present explicit and simple expressions for the magnetocapacitance, valid for the relevant weak magnetic fields and modulation strengths. As the modulation strength in both directions increase, beats of the magnetocapacitance oscillations are observed, in the low magnetic…
Electrodynamic properties of the graphene - magnetic semiconductor - graphene superlattice placed in magnetic field have been investigated theoretically in Faraday geometry with taking into account dissipation processes. Frequency and field dependences of the reflectance, transmittance and absorbtance of electromagnetic waves by such superlattice have been calculated for different numbers of periods of the structure and different sizes of the periods with using a transfer matrix method. The possibility of efficient control of electrodynamic properties of graphene - magnetic semiconductor - gra…
Within the one-dimensional tight-binding minibands and on-site Coloumbic interaction approximation, the absorption spectrum and coherent wavepacket time evolution in an optically excited semiconductor superlattice driven by dc-ac electric fields are investigated using the semiconductor Bloch equations. The dominating roles of the ratios of dc-Stark to external ac frequency, as well as ac-Stark to external ac frequency, is emphasized. If the former is an integer ${\cal N}$, then also ${\cal N}$ harmonics are present within one Stark frequency, while the fractional case leads to the formation of…
A stochastic discrete drift-diffusion model is proposed to account for the effects of shot noise in weakly coupled, highly doped semiconductor superlattices. Their current-voltage characteristics consist of a number stable multistable branches corresponding to electric field profiles displaying two domains separated by a domain wall. If the initial state corresponds to a voltage on the middle of a stable branch and a sudden voltage is switched so that the final voltage corresponds to the next branch, the domains relocate after a certain delay time. Shot noise causes the distribution of delay t…
The theoretical analysis of the ultrafast energy relaxation and transport phenomena in semiconductor superlattices is reviewed. In particular, we discuss the two equivalent quantum-mechanical pictures of Bloch oscillations and Wannier-Stark localization. A review of simulated experiments and their comparison with available experimental investigations is also provided.
In this paper we present calculations on the electronic band structure of a two-dimensional lateral superlattice subject to a perpendicular magnetic field by employing a projection operator technique based on the ray-group of magnetotranslation operators. We construct a new basis of appropriately symmetrized Bloch-like wavefunctions as linear combination of well-localized magnetic-Wannier functions. The magnetic field was consistently included in the Wannier functions defined in terms of free-electron eigenfunctions in the presence of external magnetic field in the symmetric gauge. Using the a…
The authors introduce a novel approach to study the propagation of high frequency acoustic phonons in which the generation and detection involves two spatially separated superlattices $\sim 1 {\rm μm}$ apart. Propagating modes of frequencies up to $\sim 1 {\rm THz}$ escape from the superlattice where they are generated and reach the second superlattice where they are detected. The measured frequency spectrum reveals finite size effects, which can be accounted for by a continuum elastic model.
The interlayer spin correlations in the magnetic/non-magnetic semiconductor superlattices are reviewed. The experimental evidences of interlayer exchange coupling in different all-semiconductor structures, based on neutronographic and magnetic studies, are presented. A tight-binding model is used to explain interaction transfer across the non-magnetic block without the assistance of carriers in ferromagnetic EuS/PbS and antiferromagnetic EuTe/PbTe systems.
We discuss peculiarities of bulk and surface polaritons propagating in a composite magnetic-semiconductor superlattice influenced by an external static magnetic field. Three particular configurations of magnetization, namely the Voigt, polar and Faraday geometries are considered. In the long-wavelength limit, involving the effective medium theory, the proposed superlattice is described as an anisotropic uniform medium defined by the tensors of effective permittivity and effective permeability. The study is carried out in the frequency band where the characteristic resonant frequencies of the u…
We present thermal conductivity measurements performed in three short-period (GaAs)_9(AlAs)_5 superlattices. The samples were grown at different temperatures, leading to different small scale roughness and broadening of the interfaces. The cross-plane conductivity is measured with a differential 3w method, at room temperature. The order of magnitude of the overall thermal conductivity variation is consistent with existing theoretical models, although the actual variation is smaller than expected.
Crossing and anti-crossing effects in dispersion characteristics of both bulk and surface polaritons in a magnetic-semiconductor superlattice influenced by an external static magnetic field being in the Faraday geometry are discussed. The bulk polaritons are classified as eigenwaves with right-handed and left-handed elliptically polarized states, whereas the surface polaritons are considered as hybrid modes having a predominant effect of either magnetic or semiconductor subsystem, and distinctions in dispersion characteristics of such polaritons are revealed involving the concept of critical p…
Lattice-matched heterovalent alloys and superlattices have some unique physical properties. For example, their band gap can change by a large amount without significant change in their lattice constants, thus they have great potential for optelectronic applications. Using first-principles total energy calculation and Monte Carlo simulation as well as lattice harmonic expansion, we systematically study the stability of the heterovalent superlattices. We show that the chemical trend of stability of lattice-matched heterovalent superlattices is significantly different from lattice-mismatched isov…
In doped semiconductors and metals, the thermopower decreases with increasing carrier concentration, in agreement with the Pisarenko relation. Here, we demonstrate a new strain engineering approach to increase the thermopower of [001] Si/Ge superlattices (SLs) beyond this relation. Using two independent theoretical modeling approaches, we show that new bands form due to the structural symmetry, and, the SL bands are highly tunable with epitaxial substrate strain. The band shifts lead to a modulated thermopower, with a peak $\sim$5-fold enhancement in strained Si/Ge SLs in the high doping regim…
Time periodic patterns in a semiconductor superlattice, relevant to microwave generation, are obtained upon numerical integration of a known set of drift-diffusion equations. The associated spatio-temporal transport mechanisms are uncovered by applying (to the computed data) two recent data processing tools, known as the higher order dynamic mode decomposition and the spatio-temporal Koopman decomposition. Outcomes include a clear identification of the asymptotic self-sustained oscillations of the current density (isolated from the transient dynamics) and an accurate description of the electri…
It is demonstrated that the effect of coexistence of bulk and surface polaritons within the same frequency band and wavevector space can be achieved in a magnetic-semiconductor superlattice providing a conscious choice of characteristic resonant frequencies and material fractions of the structure's underlying components as well as geometry of the external static magnetic field. The study is based on the effective medium theory which is involved to calculate dispersion characteristics of the long-wavelength electromagnetic modes of ordinary and extraordinary bulk polaritons and hybrid EH and HE…
It has been found that periodically closely spaced vacancies on a graphite sheet cause a significant rearrange-ment of its electronic spectrum: metallic waveguides with a high density of states near the Fermi level are formed along the vacancy lines. In the direction perpendicular to these lines, the spectrum exhibits a semimetal or semiconductor character with a gap where a vacancy miniband is degenerated into impurity levels.
Currently known topological insulators (TIs) are limited to narrow gap compounds incorporating heavy elements, thus severely limiting the material pool available for such applications. We show via first-principle calculations how a heterovalent superlattice made of common semiconductor building blocks can transform its non-TI components into a topological nanostructure, illustrated by III-V/II-VI superlattice InSb/CdTe. The heterovalent nature of such interfaces sets up, in the absence of interfacial atomic exchange, a natural internal electric field that along with the quantum confinement lea…
We analytically study phonon transmission and localization in random superlattices by using a Green's function approach. We derive expressions for the average transmission rate and localization length, or Lyapunov exponent, in terms of the superlattice structure factor. This is done by considering the backscattering of phonons, due to the complex mass density fluctuations, which incorporates all of the forward scattering processes. These analytical results are applied to two types of random superlattices and compared with numerical simulations based on the transfer matrix method. Our analytica…
Extraordinary dispersion features of both bulk and surface polaritons in a finely-stratified magnetic-semiconductor structure which is under an action of an external static magnetic field in the Voigt geometry are discussed in this letter. It is shown that the conditions for total overlapping dispersion regions of simultaneous existence of bulk and surface polaritons can be reached providing a conscious choice of the constitutive parameters and material fractions for both magnetic and semiconductor subsystems.
Using recent mathematical advances, a geometric approach to rare noise-driven transition events in nonequilibrium systems is given, and an algorithm for computing the maximum likelihood transition curve is generalized to the case of state-dependent noise. It is applied to a model of electronic transport in semiconductor superlattices to investigate transitions between metastable electric field distributions. When the applied voltage $V$ is varied near a saddle-node bifurcation at $V_th$, the mean life time $<T>$ of the initial metastable state is shown to scale like $log<T> \propto |V_th - V|^…
We study both analytically and numerically phonon transmission fluctuations and localization in partially ordered superlattices with correlations among neighboring layers. In order to generate a sequence of layers with a varying degree of order we employ a model proposed by Hendricks and Teller as well as partially ordered versions of deterministic aperiodic superlattices. By changing a parameter measuring the correlation among adjacent layers, the Hendricks- Teller superlattice exhibits a transition from periodic ordering, with alterna- ting layers, to the phase separated opposite limit; incl…
We calculate the current density in a semiconductor superlattice with parabolic miniband under crossed non-quantizing electric and magnetic fields. The Corbino disk geometry is considered. The current-voltage curve contains oscillations with period proportional to the magnetic field. The possibility is shown of the negative absolute conductivity. The Ampere-Gauss characteristics also contain overshoots under high enough electric fields. In all cases, the peaks smear with temperature rising.
The interlayer coupling between (Ga,Mn)As ferromagnetic layers in all-semiconductor superlattices is studied theoretically within a tight-binding model, which takes into account the crystal, band and magnetic structure of the constituent superlattice components. It is shown that the mechanism originally introduced to describe the spin correlations in antiferromagnetic EuTe/PbTe superlattices, explains the experimental results observed in ferromagnetic semiconductor structures, i.e., both the antiferromagnetic coupling between ferromagnetic layers in IV-VI (EuS/PbS and EuS/YbSe) superlattices a…
This paper presents a semiclassical model for the anisotropic thermal transport in III-V semiconductor superlattices (SLs). An effective interface rms roughness is the only adjustable parameter. Thermal transport inside a layer is described by the Boltzmann transport equation in the relaxation time approximation and is affected by the relevant scattering mechanisms (three-phonon, mass-difference, and dopant and electron scattering of phonons), as well as by diffuse scattering from the interfaces captured via an effective interface scattering rate. The in-plane thermal conductivity is obtained …
We consider (AlAs)_n/(GaAs)_n superlattices with random thickness fluctuations Delta-n around the nominal period n. Using three-dimensional pseudopotential plane-wave band theory, we show that (i) any amount Delta-n/n of thickness fluctuations leads to band-edge wavefunction localization, (ii) for small Delta-n/n the SL band gap is pinned at the gap level produced by a single layer with ``wrong'' thickness n + Delta-n, (iii) the bound states due to monolayer thickness fluctuations lead to significant band-gap reductions, (iv) <001> AlAs/GaAs SL's with monolayer thickness fluctuations have a di…
GeTe wins the renewed research interest due to its giant bulk Rashba spin orbit coupling (SOC), and becomes the father of a new multifunctional material, i.e., ferroelectric Rashba semiconductor. In the present work, we investigate Rashba SOC at the interface of the ferroelectric semiconductor superlattice GeTe(111)/InP(111) by using the first principles calculation. Contribution of the interface electric field and the ferroelectric field to Rashba SOC is revealed. A large modulation to Rashba SOC and a reversal of the spin polarization is obtained by switching the ferroelectric polarization. …

Moiré superlattices of two-dimensional van der Waals materials have emerged as a powerful platform for designing electronic band structures and discovering emergent physical phenomena. A key concept involves the creation of long-wavelength periodic potential and moiré bands in a crystal through interlayer hybridization when two materials are overlaid. Here we demonstrate a new approach based on spatially periodic dielectric screening to create moiré bands in a monolayer semiconductor. It relies on reduced dielectric screening of the Coulomb interactions in monolayer semiconductors and their en…
We report a detailed ab initio study of two superlattice heterostructures, one component of which is a unit cell of CuPt ordered InSb_(0.5)As_(0.5). This alloy part of the heterostructures is a topological semimetal. The other component of each system is a semiconductor, zincblende-InSb, and wurtzite-InAs. Both heterostructures are semiconductors. Our theoretical analysis predicts that the variation in the thickness of the InSb layer in InSb/InSb_(0.5)As_(0.5) heterostructure renders altered band gaps with different characteristics (i.e. direct or indirect). The study holds promise for fabrica…
Antiferromagnetic interlayer coupling in dilute magnetic semiconductor superlattices could result in the realisation of large magnetoresistance effects analogous to the giant magnetoresistance seen in metallic multilayer structures. In this paper we use a mean-field theory of carrier induced ferromagnetism to explore the multidimensional parameter space available in (Ga,Mn)As based superlattice systems. Based on these investigations we examine the feasibility of creating a superlattice that exhibits antiferromagnetic coupling and suggest potentially viable recipes.
We employ the Wigner function formalism to simulate partially coherent, dissipative electron transport in biased semiconductor superlattices. We introduce a model collision integral with terms that describe energy dissipation, momentum relaxation, and the decay of spatial coherences (localization). Based on a particle-based solution to the Wigner transport equation with the model collision integral, we simulate quantum electronic transport at 10 K in a GaAs/AlGaAs superlattice and accurately reproduce its current density vs field characteristics obtained in experiment.
Bandgap engineering and quantum confinement in semiconductor heterostructures provide the means to fine-tune material response to electromagnetic fields and light in a wide range of the spectrum. Nonetheless, forming semiconductor heterostructures on lattice-mismatched substrates has been a challenge for several decades, leading to restrictions for device integration and the lack of efficient devices in important wavelength bands. Here, we show that the van der Waals epitaxy of two-dimensional (2D) GaSe and InSe heterostructures occur on substrates with substantially different lattice paramete…
We present a finite difference numerical algorithm for solving two dimensional spatially homogeneous Boltzmann transport equation which describes electron transport in a semiconductor superlattice subject to crossed time dependent electric and constant magnetic fields. The algorithm is implemented both in C language targeted to CPU and in CUDA C language targeted to commodity NVidia GPU. We compare performances and merits of one implementation versus another and discuss various software optimization techniques.
