In this letter we propose a model that demonstrates the effect of free surface on the lattice resistance experienced by a moving dislocation in nanodimensional systems. This effect manifests in an enhanced velocity of dislocation due to the proximity of the dislocation line to the surface. To verify this finding, molecular dynamics simulations for an edge dislocation in bcc molybdenum are performed and the results are found to be in agreement with the numerical implementations of this model. The reduction in this effect at higher stresses and temperatures, as revealed by the simulations, confirms the role of lattice resistance behind the observed change in the dislocation velocity.

Additive manufacturing (AM) by laser powder bed fusion (L-PBF) leads to the formation of a rich, hierarchical microstructure, including dislocation cell structures and elemental segregation. This structure has profound impacts on the corrosion behavior and mechanical properties of printed materials. In this study, we use in situ liquid cell scanning transmission electron microscope (STEM) to directly characterize the nanoscale origins of corrosion initiation in AM 316L stainless steel. Under applied anodic potentials, we found that the dislocation cellular boundaries were preferentially corrod…
This work unravels the atomic details of the interaction of solute atoms with nanoscale crystalline defects. The complexity of this phenomenon is elucidated through detailed atom probe tomographic investigations on epitaxially-strained, compositionally metastable, semiconductor alloys. Subtle variations are uncovered in the concentration and distribution of solute atoms surrounding dislocations, and their dynamic evolution is highlighted. The results demonstrate that crystal defects, such as dislocations, are instrumental in initiating the process of phase separation in strained metastable lay…
The present research is the first attempt to systematically quantify the dislocation-precipitate interaction in terms of applied shear stress, precipitate resistance, and the required time to reach the critical state of dislocation-precipitate interaction when a dislocation line is about to pass through precipitates. To model the dislocation-precipitate interaction, we adopt a modified three-dimensional dislocation dynamics. Using the present modeling approach, which employs three-dimensional dislocation dynamics simulations, we obtain thousands of data points, accounting for various precipita…
Dislocation is one of the most critical and fundamental crystal defects that dominate the mechanical behavior of crystalline solids, however, a quantitative determination of its character and property in experiments is quite challenging and limited so far. In this paper, a fully automated Peierls-Nabarro (P-N) analyzer named PNADIS is presented; a complete set of the character and property of dislocation can be automatically derived, including the dislocation core structure, Peierls energy and stress, pressure field around dislocation core, solute/dislocation interaction energy, as well as the…
Dislocations are one-dimensional (1D) topological line defects where the lattice deviates from the perfect crystal structure. The presence of dislocations transcends condensed matter research and gives rise to a diverse range of emergent phenomena [1-6], ranging from geological effects [7] to light emission from diodes [8]. Despite their ubiquity, to date, the controlled formation of dislocations is usually achieved via strain fields, applied either during growth [9,10] or retrospectively via deformation, e.g., (nano [11-14])-indentation [15]. Here we show how partial dislocations can be induc…
Computational analysis of short-range interactions between an edge dislocation and an array of equally-spaced identical shearable or non-shearable precipitates
The lifetime and performance of any engineering component, from nanoscale sensors to macroscopic structures, are strongly influenced by fracture processes. Fracture itself is a highly localized event; originating at the atomic scale by bond breaking between individual atoms close to the crack tip. These processes, however, interact with defects such as dislocations or grain boundaries and influence phenomena on much larger length scales, ultimately giving rise to macroscopic behavior and engineering-scale fracture properties. This complex interplay is the fundamental reason why identifying the…
The formation of topological spin textures at the nanoscale has a significant impact on the long-range order and dynamical response of magnetic materials. We study the relaxation mechanisms at the conical-to-helical phase transition in the chiral magnet FeGe. By combining ac susceptibility, magnetic force microscopy measurements and micromagnetic simulations, we demonstrate how the motion of magnetic topological defects, here edge dislocations, impacts the local formation of a stable helimagnetic spin structure. Although the simulations show that the edge dislocations move with a velocity of a…
Nanoindentation is a powerful tool capable of providing fundamental insights of material elastic and plastic response at the nanoscale. Alloys at nanoscale are particularly interesting as the local heterogeneity and deformation mechanism revealed by atomistic study offers a better way to understand hardening mechanism to build a stronger material. In this work, nanoindentation in Al-Cu alloys are studied using atomistic simulations to investigate the effects of loading direction, alloying percentages of Cu via dislocation-driven mechanisms. Also, a low-fidelity finite element (FE) model has be…
The mechanical behavior in compression of [111] LiF micropillars with diameters in the range 0.5 $μ$m to 2.0 $μ$m was analyzed by means of discrete dislocation dynamics at ambient and elevated temperature. The dislocation velocity was obtained from the Peach-Koehler force acting on the dislocation segments from a thermally-activated model that accounted for the influence of temperature on the lattice resistance. A size effect of the type "smaller is stronger" was predicted by the simulations, which was in quantitative agreement with previous experimental results by the authors \cite{SWC14}. Th…
Metals with fcc structure may exhibit deformation twinning under specific conditions, which is an interesting but somewhat elusive aspect of their deformation behavior. It is well acknowledged that the phenomenon occurs through the activities of twinning partial dislocations. However, the lack of a comprehensive understanding of their fundamental properties obstructs the development of detailed multiscale models of crystal plasticity in the fcc metals. Here we explore the core-structures and lattice friction of twinning partials through atomistically informed numerical modeling. To this end, w…
In this work, the origin of the dielectric breakdown of 4H-SiC power MOSFETs was studied at the nanoscale, analyzing devices that failed after extremely long (three months) of high temperature reverse bias (HTRB) stress. A one-to-one correspondence between the location of the breakdown event and a threading dislocation propagating through the epitaxial layer was found. Scanning probe microscopy (SPM) revealed the conductive nature of the threading dislocation and a local modification of the minority carriers concentration. Basing on these results, the role of the threading dislocation on the f…
Unlike the tensile mode, compressive deformation of a bcc metallic nanostructure is mediated by the glide of screw dislocation. Although the bcc screw dislocations are well known to possess unusual attributes, it is still unclear how these unique effects manifest in a nanoscale solid. In the present study, atomistic simulations render a close look at the dislocation activities underlying the compressive deformation of bcc iron nanopillars. It is found that instead of performing simple glide motion, the line defects exhibit a host of complex features. In this regard, the temperature is observed…
Traditional models of interfacial phonon scattering, including the acoustic mismatch model (AMM) and diffuse mismatch model (DMM), take into account the bulk properties of the material surrounding the interface, but not the atomic structure and properties of the interface itself. Here, we derive a theoretical formalism for the phonon scattering at a dislocation grid, or two interpenetrating orthogonal arrays of dislocations, as this is the most stable structure of both the symmetric twist boundary and semicoherent heterointerface. With this approach, we are able to separately examine the contr…
In spite of remarkable developments in the field of advanced materials, silicon remains one of the foremost semiconductors of the day. Of enduring relevance to science and technology is silicon's nanomechanical behaviour including phase transformation, amorphization and dislocations generation, particularly in the context of molecular dynamics and materials research. So far, comprehensive modelling of the whole cycle of events in silicon during nanoscale deformation has not been possible, however, due to the limitations inherent in the existing interatomic potentials. This paper examines how w…
The statistical-thermodynamic dislocation theory developed in previous papers is used here in an analysis of yielding transitions and grain-size effects in polycrystalline solids. Calculations are based on the 1995 experimental results of Meyers et al. for polycrystalline copper under strain-hardening conditions. The main assertion is that the well known Hall-Petch effects are caused by enhanced strengths of dislocation sources at the edges of grains instead of the commonly assumed resistance to dislocation flow across grain boundaries. The theory describes rapid transitions between elastic an…
Ni-based superalloy Inconel-718 is ubiquitous in metal 3D printing where high cooling rate and thermal gradient are present. These manufacturing conditions are conducive to high initial dislocation density and porosity or void in the material. This work proposes a molecular dynamics (MD) analysis method that can examine the role of dislocations, cooling rates, void, and their interactions governing the material properties and failure mechanism in Inconel-718 using Embedded Atom Method (EAM) potential. Three different structures: nanowire (NW), nanopillar, and nanoplate are used throughout this…
Addition of solutes is commonly used to stabilize nanocrystalline materials against grain growth. However, segregating at grain boundaries, these solutes also affect the process of dislocation nucleation from grain boundaries under applied stress. Using atomistic simulations we demonstrate that the effect of solutes on the dislocation nucleation strongly depends on the distribution of solutes at the grain boundary, which can vary dramatically depending on the solute type. In particular, our results indicate that the solutes with a smaller size mismatch can be more effective in suppressing disl…
Nanoscale, single-asperity wear of single-crystal silicon carbide (sc-SiC) and nanocrystalline silicon carbide (nc-SiC) is investigated using single-crystal diamond nanoindenter tips and nanocrystalline diamond atomic force microscopy (AFM) tips under dry conditions, and the wear behavior is compared to that of single-crystal silicon with both thin and thick native oxide layers. We discovered a transition in the relative wear resistance of the SiC samples compared to that of Si as a function of contact size. With larger nanoindenter tips (tip radius around 370 nm), the wear resistances of both…
We predict a strongest size for the contact strength when asperity radii of curvature decrease below ten nanometers. The reason for such strongest size is found to be correlated with the competition between the dislocation plasticity and surface diffusional plasticity. The essential role of temperature is calculated and illustrated in a comprehensive asperity size-strengthtemperature map taking into account the effect of contact velocity. Such a map should be essential for various phenomena related to nanoscale contacts such as nanowire cold welding, self-assembly of nanoparticles and adhesive…
Although titanium nitride (TiN) is among the most extensively studied and thoroughly characterized thin-film ceramic materials, detailed knowledge of relevant dislocation core structures is lacking. By high-resolution scanning transmission electron microscopy (STEM) of epitaxial single crystal (001)-oriented TiN films, we identify different dislocation types and their core structures. These include, besides the expected primary full a/2{110}<1$\bar{1}$0> dislocation, Shockley partial dislocations a/6{111}<11$\bar{2}$> and sessile Lomer edge dislocations a/2{100}<011>. Density-functional theory…
We investigate ultra-high frequency electrical properties of nanoscale $n^+$-$i$-$n^+$ diodes made of polar semiconductors. The calculations show that the coupling between optical vibrations of the lattice and the ballistic electrons strongly modifies and enhances the time-of-flight effects giving rise to narrow resonances of the diode impedance in the reststrahlen frequency range. Particularly, negative dynamic resistance is induced in close proximity to the optical phonon frequency. The resonant effects in the dynamic resistance of nanoscale GaAs and InP diodes are studied in detail. The obt…
2D bismuth oxyselenide (Bi2O2Se) with high electron mobility shows great potential for nanoelectronics. Although in-plane properties of Bi2O2Se have been widely studied, its out-ofplane electrical transport behavior remains elusive, despite its importance in fabricating devices with new functionality and high integration density. Here, we study the out-of-plane electrical properties of 2D Bi2O2Se at nanoscale by conductive atomic force microscope. We find that hillocks with tunable heights and sizes are formed on Bi2O2Se after applying vertical electrical field. Intriguingly, such hillocks are…

Much effort has been devoted to device and materials engineering to realize nanoscale resistance random access memory (RRAM) for practical applications, but there still lacks a rational physical basis to be relied on to design scalable devices spanning many length scales. In particular, the critical switching criterion is not clear for RRAM devices in which resistance changes are limited to localized nanoscale filaments that experience concentrated heat, electric current and field. Here, we demonstrate voltage-controlled resistance switching for macro and nano devices in both filamentary RRAM …
Linear complexions are defect phases that form in the presence of dislocations and thus are promising for the direct control of plasticity. In this study, atomistic simulations are used to model the effect of linear complexions on dislocation-based mechanisms for plasticity, demonstrating unique behaviors that differ from classical dislocation glide mechanisms. Linear complexions impart higher resistance to the initiation and continuation of dislocation motion when compared to solid solution strengthening in all of the face-centered cubic alloys investigated here, with the exact strengthening …
Several issues concerning the applicability of the temperature coefficient of the resistivity (TCR) method to scaled interconnect lines are discussed. The central approximation of the TCR method, the substitution of the interconnect wire TCR by the bulk TCR becomes doubtful when the resistivity of the conductor metal is strongly increased by finite size effects. Semiclassical calculations for thin films show that the TCR deviates from bulk values when the surface roughness scattering contribution to the total resistivity becomes significant with respect to grain boundary scattering, an effect …
Natural hard composites like human bone possess a combination of strength and toughness that exceeds that of their constituents and of many engineered composites. This augmentation is attributed to their complex hierarchical structure, spanning multiple length scales; in bone, characteristic dimensions range from nanoscale fibrils to microscale lamellae to mesoscale osteons and macroscale organs. The mechanical properties of bone have been studied, with the understanding that the isolated microstructure at micro- and nano-scales gives rise to superior strength compared to that of whole tissue,…

Movement of edge (line) dislocations in FCC steel 310S is shown to depend on the size on nanoscale structures, based on modeling withing molecular dynamics (MD). The effect is attributed to time (and size) dependencies of pressure propagation into the medium interior. The observation is crucial in interpreting any MD studies of pressure effects since these are governed by time-dependent internal virial stresses. In particular velocity of dislocations scales well with value of local internal shear component of virial stress $S_{xy}$ and not with external shear pressure. Dynamics of stress penet…
Precipitation strengthening is one of the most effective methods to design alloys with the desired combination of strength and ductility. The main mechanism of strengthening is generally known to be the interaction between dislocations and precipitates. When a dislocation encounters a precipitate, it bends and therefore the level of applied stress to the precipitate increases. Once the applied stress reaches the precipitate resistance, it passes the precipitate. Dislocations can bypass precipitates either by forming the Orowan loops or by cutting them. In this research, the focus is set on a s…

Quantum motion of atoms known as zero-point vibrations is recognized to be important at low temperatures in condensed matter systems comprised of light atoms or ions, affecting such properties and behaviors as proton-transfer reactions, vibrational spectra of water and ice, and mechanical properties of low temperature helium. Recently, quantum motion of atoms was proposed to explain a long-standing discrepancy between theoretically computed and experimentally measured low-temperature resistance (Peierls stress) to dislocation motion in iron and possibly other metals with high atomic masses. In small volumes, sample dimensions are known to strongly influence mechanical behavior, especially strength and crystal plasticity. This correlation fades away at the so-called mesoscale, loosely defined at several micrometers in both experiments and simulations. However, this picture depends on the entanglement of the initial defect configuration. In this paper, we study the effect of sample dimensions with a full control on dislocation topology, through the use of a novel observable for dislocation ensembles, the $Λ$-invariant, that depends only on mutual dislocation linking: It is built on…
