Spin-charge interconversion is a very active direction in spintronics. Yet, the complex behaviour of some of the most promising systems such as SrTiO$_3$ (STO) interfaces is not fully understood. Here, on the basis of a 6-band $\boldsymbol{k.p}$ method combined with spin-resolved scattering theory, we give a theoretical demonstration of transverse spin-charge interconversion physics in STO Rashba interfaces. Calculations involve injection of spin current from a ferromagnetic contact by resonant tunneling into the native Rashba-split resonant levels of the STO triangular quantum well. We compute an asymmetric tunneling electronic transmission yielding a transverse charge current flowing in plane, with a dependence with gate voltage in a very good agreement with existing experimental data.
The Rashba physics has been intensively studied in the field of spin orbitronics, for the purpose of searching novel physical properties and the FM magnetization switching for technology applications. Here, we report the observation of the inverse Edelstein effect up to room temperature in the Rashba-split 2DEG between two insulating oxides SrTiO3 and LaAlO3 with the LaAlO3 layer thickness from 3 to 40 unit cells (UC). We further demonstrate that the spin voltage could be dramatically manipulated by electric field effect for the 2DEG between SrTiO3 and 3 UC LaAlO3. These results demonstrate th…
We demonstrate a current tunable Rashba spin orbit interaction in LaAlO3/SrTiO3 (LAO/STO) quasi two dimensional electron gas (2DEG) system. Anisotropic magnetoresistance (AMR) measurements are employed to detect and understand the current-induced Rashba field. The effective Rashba field scales with the current and a value of 2.35 T is observed for a dc-current of 200 uA. The results suggest that LAO/STO heterostructures can be considered for spin orbit torque based magnetization switching.
The electric-field tunable Rashba spin-orbit coupling at the LaAlO3/SrTiO3 interface shows potential applications in spintronic devices. However, different gate dependence of the coupling strength has been reported in experiments. On the theoretical side, it has been predicted that the largest Rashba effect appears at the crossing point of the $d_{xy}$ and $d_{xz,yz}$ bands. In this work, we study the tuneability of the Rashba effect in LaAlO3/SrTiO3 by means of back-gating. The Lifshitz transition was crossed multiple times by tuning the gate voltage so that the Fermi energy is tuned to appro…
We investigate the magnetotransport properties of a two-dimensional electron gas with anisotropic k-cubic Rashba interaction at the $\rm{LaAlO_3}$/$\rm{SrTiO_3}$ interface. The Landau levels and density of states of the system as well as the magnetotransport coefficients are evaluated. A somehow anomalous beating pattern in low magnetic field regime is found both in the density profile and magnetoresistivity. We discuss the impact of electron density, Landau level broadening and Rashba spin-orbit constant on the appearance of the beatings in low magnetic fields and find that at low electron co…
We investigate the 2-dimensional Fermi surface of high-mobility LaAlO$_3$/SrTiO$_3$ interfaces using Shubnikov-de Haas oscillations. Our analysis of the oscillation pattern underscores the key role played by the Rashba spin-orbit interaction brought about by the breaking of inversion symmetry, as well as the dominant contribution of the heavy $d_{xz}$/$d_{yz}$ orbitals on electrical transport. We furthermore bring into light the complex evolution of the oscillations with the carrier density, which is tuned by the field effect.
Rashba spin splitting in two-dimensional (2D) semiconductor systems is generally calculated in a ${\bf k} \cdot {\bf p}$ Luttinger-Kohn approach where the spin splitting due to asymmetry emerges naturally from the bulk band structure. In recent years, several new classes of 2D systems have been discovered where electronic correlations are believed to have an important role. In these correlated systems, the effects of asymmetry leading to Rashba splitting have typically been treated phenomenologically. We compare these two approaches for the case of 2D electron systems in SrTiO$_3$-based hetero…
Strong Rashba spin-orbit coupling (SOC) of the two-dimensional electron gas (2DEG) at the oxide interface $\mathrm{LaAlO_{3}/SrTiO_{3}}$ underlies a variety of exotic physics, but its nature is still under debate. We derive an effective Hamiltonian for the 2DEG at the oxide interface $\mathrm{LaAlO_{3}/SrTiO_{3}}$ and find a different anisotropic Rashba SOC for the $d_{xz}$ and $d_{yz}$ orbitals. This anisotropic Rashba SOC leads to anisotropic static spin susceptibilities and also distinctive behavior of the spin Hall conductivity. These unique spin responses may be used to determine the natu…
We study optical conductivity of a two-dimensional electron gas with anisotropic $k$-cubic Rashba spin-orbit interaction formed at the LaAlO$_3$/SrTiO$_3$ interface. The anisotropic spin splitting energy gives rise to different features of the optical conductivity in comparison to the isotropic $k$-cubic Rashba spin-orbit interaction. For large carrier density and strong spin-orbit couplings, the density dependence of Drude weight deviates from the linear behavior. The charge and optical conductivities remain isotropic despite anisotropic nature of the Fermi contours. An infinitesimally small …
We formulate the effective Hamiltonian of Rashba spin-orbit coupling (RSOC) in $\mathrm{LaAlO_3/SrTiO_3}$ (LAO/STO) heterostructures. We derive analytical expressions of properties, e.g., Rashba parameter, effective mass, band edge energy and orbital occupancy, as functions of material and tunable heterostructure parameters. While linear RSOC is dominant around the $Γ$-point, cubic RSOC becomes significant at the higher-energy anti-crossing region. We find that linear RSOC stems from the structural inversion asymmetry (SIA), while the cubic term is induced by both SIA and bulk asymmetry. Furth…
The (001) surface of SrTiO3 were transformed from insulating to conducting after Ar+ irradiation, producing a quasi two-dimensional electron gas (2DEG). This conducting surface layer can introduce Rashba spin orbital coupling due to the broken inversion symmetry normal to the plane. The spin splitting of such a surface has recently been demonstrated by magneto-resistance and angular resolved photoemission spectra measurements. Here we present experiments evidencing a large spin-charge conversion at the surface. We use spin pumping to inject a spin current from NiFe film into the surface, and m…
We show electric field control of the spin accumulation at the interface of the oxide semiconductor Nb-SrTiO$_{3}$ with Co/AlO$_{x}$ spin injection contacts at room temperature. The in-plane spin lifetime $τ_\parallel$ as well as the ratio of the out-of-plane to in-plane spin lifetime $τ_\perp/τ_\parallel$ is manipulated by the built-in electric field at the semiconductor surface, without any additional gate contact. The origin of this manipulation is attributed to Rashba Spin-Orbit Fields (SOFs) at the Nb-SrTiO$_3$ surface and shown to be consistent with theoretical model calculations based o…
We report experimental evidence of excitonic spin-splitting, in addition to the conventional Zeeman effect, produced by a combination of the Rashba spin-orbit interaction, Stark shift and charge screening. The electric-field-induced modulation of the spin-splitting are studied during the charging and discharging processes of p-type GaAs/AlAs double barrier resonant tunneling diodes (RTD) under applied bias and magnetic field. The abrupt changes in the photoluminescence, with the applied bias, provide information of the charge accumulation effects on the device.
We present both theory and numerical-computation results for the transmission and reflection probability currents of a charged particle across a potential step in the presence of a Rashba spin-orbit interaction. By varying kinetic energy and angle of incident electrons or barrier height, different features associated with tunneling and reflection of electrons are revealed by inter-spin-channel electron tunnelings and reflections. These unique properties are further accompanied by spin-state quantum interference of either a reflected or transmitted pairs of spin-correlated electrons with the sa…
We show that the Rashba effect at the polar perovskite surfaces and interfaces can be tuned by manipulating the two-dimensional electron gas (2DEG) by an applied electric field, using it to draw the 2DEG out to the surface or push it deeper into the bulk, thereby controlling the surface-sensitive phenomenon. These ideas are illustrated by a comprehensive density-functional study of the recently-discovered polar KTaO$_3$ surface. Analytical results obtained with a tight-binding model unravel the interplay between the various factors affecting the Rashba effect such as the strength of the spin-o…
We theoretically studied the in-plane tunneling spectroscopy of the hybrid structure composed of a metal and a semiconductor with Rashba spin-orbit coupling. We found that the energy spacing between two distinct features in the conductance spectrum can be used to measure the Rashba energy of the semiconductor. We also considered the effect that varying the probability of spin-conserving and spin-flip scattering at the interface has on the overall conductance. Surprisingly, an increase in interface scattering probability can actually result in increased conductance under certain conditions. Par…
A major impediment towards realizing technologies based on the emerging principles of antiferromagnetic spintronics is the shortage of suitable materials. In this paper, we propose a design of polar|nonpolar heterostructures of perovskite oxides, where a single unit cell of SrIrO3 is sandwiched between a thin film of LaAlO3 and a substrate of SrTiO3. Our calculations within the framework of density-functional theory + Hubbard U + spin-orbit coupling reveal a two-dimensional conducting layer with electron and hole pockets at the interface, exhibiting a strong anisotropic Rashba-Dresselhaus effe…
Within an effective Dirac theory the low-energy dispersions of monolayer graphene in the presence of Rashba spin-orbit coupling and spin-degenerate bilayer graphene are described by formally identical expressions. We explore implications of this correspondence for transport by choosing chiral tunneling through pn and pnp junctions as a concrete example. A real-space Green's function formalism based on a tight-binding model is adopted to perform the ballistic transport calculations, which cover and confirm previous theoretical results based on the Dirac theory. Chiral tunneling in monolayer gra…
The discovery of a two-dimensional electron gas (2DEG) at the interface between insulating oxides has led to a well-deserved level of excitement due to possible applications as "in-plane" all-oxide nanoelectronics. Here we expand the range of possibilities to the realm of "out-of-plane" nanoelectronics by examining such all-oxide heterostructures as barriers in tunnel junctions. As an example system we perform first-principles electronic structure and transport calculations of a tunnel junction with a [SrTiO3]4/[LaO]1/[SrTiO3]4 heterostructure tunneling barrier embedded between SrRuO3 electrod…
We calculate the transmission coefficient for a particle crossing a potential barrier in monolayer graphene with Rashba spin-orbit coupling and in bilayer graphene. We show that in both the cases one can go from Klein tunneling regime, characterized by perfect normal transmission, to anti-Klein tunneling regime, with perfect normal reflection, by tuning the Rashba spin-orbit coupling for a monolayer or the interplane coupling for a bilayer graphene. We show that the intermediate regime is characterized by a non-monotonic behavior with oscillations and resonances in the normal transmission ampl…
Using scanning tunneling spectroscopy (STS) at 5 K in B-fields up to 7 T, we investigate the local density of states of a two-dimensional electron system (2DES) created by Cs adsorption on p-type InSb(110). The 2DES, which in contrast to previous STS studies exhibits a 2D Fermi level, shows standing waves at B = 0 T with corrugations decreasing with energy and with wave numbers in accordance with theory. In magnetic field percolating drift states are observed within the disorder broadened Landau levels. Due to the large electric field perpendicular to the surface, a beating pattern of the Land…
We consider a single electron confined within a quantum wire in a system of two electrostatically-induced QDs defined by nearby gates. The time-varying electric field, of single GHz frequency, perpendicular to the quantum wire, is used to induce the Rashba coupling and enable spin-dependent resonant tunneling of the electron between two adjacent potential wells with fidelity over 99.5%. This effect can be used for the high fidelity all-electrical electron-spin initialization or readout in the spin-based quantum computer. In contrast to other spin initialization methods, our technique can be pe…
Two-dimensional electron gas (2DEG) formed at the interface between SrTiO3 (STO) and LaAlO3 (LAO) insulating layer is supposed to possess strong Rashba spin-orbit coupling. To date, the inverse Edelstein effect (i.e. spin-to-charge conversion) in the 2DEG layer is reported. However, the direct effect of charge-to-spin conversion, an essential ingredient for spintronic devices in a current induced spin-orbit torque scheme, has not been demonstrated yet. Here we show, for the first time, a highly efficient spin generation with the efficiency of ~6.3 in the STO/LAO/CoFeB structure at room tempera…
There is steadily increasing evidence that the two-dimensional electron gas (2DEG) formed at the interface of some insulating oxides like LaAlO3/SrTiO3 and LaTiO3/SrTiO3 is strongly inhomogeneous. The inhomogeneous distribution of electron density is accompanied by an inhomogeneous distribution of the (self-consistent) electric field confining the electrons at the interface. In turn this inhomogeneous transverse electric field induces an inhomogeneous Rashba spin-orbit coupling (RSOC). After an introductory summary on two mechanisms possibly giving rise to an electronic phase separation accoun…
We have studied charge transport in ferromagnetic Rashba metal (FRM), where both Rashba type spin-orbit coupling (RSOC) and exchange coupling coexist. It has nontrivial metallic states, i.e., normal Rashba metal (NRM), anomalous Rashba metal (ARM), and Rashba ring metal (RRM), and they are manipulated by tuning the Fermi level with an applied gate voltage. We theoretically studied tunneling conductance (G) in a normal metal / FRM junction by changing the Fermi level via an applied gate voltage (Vg) on the FRM. We found a wide variation in the Vg dependence of G, which depends on the metallic s…
Quantum materials harbor a cornucopia of exotic transport phenomena challenging our understanding of condensed matter. Among these, a giant, non-saturating linearmagnetoresistance (MR) has been reported in various systems, from Weyl semi-metals to topological insulators. Its origin is often ascribed to unusual band structure effects but it may also be caused by extrinsic sample disorder. Here, we report a very large linear MR in a SrTiO$_3$ two-dimensional electron gas and, by combining transport measurements with electron spectro-microscopy, show that it is caused by nanoscale inhomogeneities…
We report on the temperature and electric field driven evolution of the magnetoresistance lineshape at an interface between Ni/AlO$_x$ and Nb-doped SrTiO$_3$. This is manifested as a superposition of the Lorentzian lineshape due to spin accumulation and a parabolic background related to tunneling anisotropic magnetoresistance (TAMR). The characteristic Lorentzian line shape of the spin voltage is retrieved only at low temperatures and large positive applied bias. This is caused by the reduction of electric field at large positive applied bias which results in a simultaneous reduction of the ba…
We study forward scattering of 2D massless Dirac electrons at Fermi energy {\varepsilon} > 0 in single layer graphene through a 1D rectangular barrier of height {u_0} in the presence of uniform Rashba spin-orbit coupling (of strength λ). The role of the Klein paradox in graphene spintronics is thereby exposed. It is shown that (1) For {\varepsilon} - 2λ < {u_0}< {\varepsilon} + 2λ there is partial Klein tunneling, wherein the transmission is bounded by 1 and, quite remarkably, for small λ > {λ_0} {\approx} 0.1 meV, the transmission nearly vanishes when the scattering energy equals the barrier …
We consider the effect of the Rashba spin-orbital interaction and space charge in a ferromagnet-insulator/semiconductor/insulator-ferromagnet junction where the spin current is severely affected by the doping, band structure and charge screening in the semiconductor. In diffusion region, if the the resistance of the tunneling barriers is comparable to the semiconductor resistance, the magnetoresistance of this junction can be greatly enhanced under appropriate doping by the co-ordination between the Rashba effect and screened Coulomb interaction in the nonequilibrium transport processes within…
We investigate the transmission properties of a spin transistor coupled to two quantum point contacts acting as spin injector and detector. In the Fabry-Perot regime, transport is mediated by quasibound states formed between tunnel barriers. Interestingly, the spin-orbit interaction of the Rashba type can be tuned in such a way that nonuniform Rashba fields can point along distinct directions in different points of the sample. We discuss both spin-conserving and spin-flipping transitions as the spin-orbit angle of orientation increases from parallel to antiparallel configurations. Spin precess…
We demonstrate that the selective equal spin Andreev reflection (SESAR) spectroscopy can be used in STM experiments to distinguish the zero-energy Majorana quasiparticles from the ordinary fermionic states of the Rashba chain. Such technique, designed for probing the p-wave superconductivity, could be applied to the intersite pairing of equal-spin electrons in the chain of magnetic Fe atoms deposited on the superconducting Pb substrate. Our calculations of the effective pairing amplitude for individual spin components imply the magnetically polarized Andreev conductance, which can be used to `…
The Edelstein effect provides the purely electrical generation and control of a homogeneous magnetization in primarily nonmagnetic materials with broken inversion symmetry. Usually, only the spin density response to an external electric field is discussed. Here, we report on the electrically induced magnetization containing spin as well as orbital contributions in the topological oxide two-dimensional electron gas at the interface between SrTiO$_3$ and AlO. We find that in this particular system the orbital Edelstein effect exceeds the spin Edelstein effect by more than one order of magnitude.…
The effects of the spin-orbit interaction on the tunneling magnetoresistance of ferromagnet/semiconductor/normal metal tunnel junctions are investigated. Analytical expressions for the tunneling anisotropic magnetoresistance (TAMR) are derived within an approximation in which the dependence of the magnetoresistance on the magnetization orientation in the ferromagnet originates from the interference between Bychkov-Rashba and Dresselhaus spin-orbit couplings that appear at junction interfaces and in the tunneling region. We also investigate the transport properties of ferromagnet/semiconductor/…

We consider a single-level quantum dot coupled to two leads which are ferromagnetic in general. Apart from tunneling processes conserving electron spin, we also include processes associated with spin-flip of tunneling electrons, which appear due to Rashba spin-orbit coupling. Charge and heat currents are calculated within the non-equilibrium Green's function technique. When the electrodes are half-metallic (fully spin polarized), the Rashba spin-orbit coupling leads to Fano-like interference effects, which result in an enhanced thermoelectric response. It is also shown that such a system can o…
By using the momentum-space Lanczos recursive method which considers rigorously all multiple-scattering events, we unveil that the non-perturbative disorder effect has dramatic impact on the charge transport of a two-dimensional electron system with Rashba spin-orbit coupling in the low-density region. Our simulations find a power-law dependence of the dc longitudinal conductivity on the carrier density, with the exponent linearly dependent on the Rashba spin-orbit strength but independent of the disorder strength. Therefore, the classical charge transport influenced by complicated multiple-sc…
We have studied the BiCu$_2$/Cu(111) surface alloy using low-temperature scanning tunneling microscopy and spectroscopy. We observed standing waves caused by scattering off defects and step edges. Different from previous studies on similar Rashba-type surfaces, we identified multiple scattering vectors that originate from various intraband as well as interband scattering processes. A detailed energy-dependent analysis of the standing-wave patterns enables a quantitative determination of band dispersions, including the Rashba splitting. The results are in good agreement with ARPES data and demo…
We develop a Wigner function representation of the quantum transport theory of the conduction band electrons in Rashba effect resonant tunneling structures with a phonon bath. In narrow band gap heterostructures, spin splitting occurs mainly as a result of inversion asymmetry in the spatial dependence of the potential or as a result of external electric field. This "zero magnetic field spin splitting" is due to the Rashba term in the effective mass Hamiltonian. The quantum transport equations are derived using multi-band non-equilibrium Green's function formulation in generalized Kadanoff-Baym…
Two-dimensional electron gases (2DEGs) in SrTiO$_3$ have become model systems for engineering emergent behaviour in complex transition metal oxides. Understanding the collective interactions that enable this, however, has thus far proved elusive. Here we demonstrate that angle-resolved photoemission can directly image the quasiparticle dynamics of the $d$-electron subband ladder of this complex-oxide 2DEG. Combined with realistic tight-binding supercell calculations, we uncover how quantum confinement and inversion symmetry breaking collectively tune the delicate interplay of charge, spin, orb…
The effects of the spin-orbit interaction on the tunneling magnetoresistance of magnetic tunnel junctions are investigated. A model in which the experimentally observed two-fold symmetry of the anisotropic tunneling magnetoresistance (TAMR) originates from the interference between Dresselhaus and Bychkov-Rashba spin-orbit couplings is formulated. Bias induced changes of the Bychkov-Rashba spin-orbit coupling strength can result in an inversion of the TAMR. The theoretical calculations are in good agreement with the TAMR experimentally observed in epitaxial Fe/GaAs/Au tunnel junctions.
In this article we study the spin and tunneling dynamics as a function of magnetic field in a one-dimensional GaAs double quantum dot with both the Dresselhaus and Rashba spin-orbit coupling. In particular we consider different spatial widths for the spin-up and spin-down electronic states. We find that the spin dynamics is a superposition of slow as well as fast Rabi oscillations. It is found that the Rashba interaction strength as well as the external magnetic field strongly modifies the slow Rabi oscillations which is particularly useful for single qubit manipulation for possible quantum co…
Anomalous and spin Hall effects are investigated theoretically for a magnetic tunnel junction where the applied voltage produces a Rashba spin-or bit coupling within the tunneling barrier layer. The ferromagnetic electrodes are the source of the spin-polarized current. The tunneling electrons experience a spin-orbit coupling inside the barrier due to the applied electrical field. Charge and spin Hall currents are calculated as functions of the position inside the barrier and the angle between the magnetizations of the electrodes. We find that both charge and spin Hall currents are located insi…
Artificial lattices created by assembling atoms on a surface with scanning tunneling microscopy present a platform to create matter with tailored electronic, magnetic and topological properties. However, such artificial lattices studies to date have focused exclusively on surfaces with weak spin-orbit coupling. Here, we created artificial and coupled quantum dots by fabricating quantum corrals from iron atoms on the prototypical Rashba surface alloy, BiCu2, using low-temperature scanning tunneling microscopy. We quantified the quantum confinement of such quantum dots with various diameter and …
A d-orbital electron has an anisotropic electron orbital and is a source of magnetism. The realization of a 2-dimensional electron gas (2DEG) embedded at a LaAlO3/SrTiO3 interface surprised researchers in materials and physical sciences because the 2DEG consists of 3d-electrons of Ti with extraordinarily large carrier mobility, even in the insulating oxide heterostructure. To date, a wide variety of physical phenomena, such as ferromagnetism and the quantum Hall effect, have been discovered in this 2DEG systems, demonstrating the ability of the d-electron 2DEG systems to provide a material pla…
Two-dimensional (2D) Rashba systems have been intensively studied in the last decade due to their unconventional physics, tunability capabilities, and potential for spin-charge interconversion when compared to conventional heavy metals. With the advent of a new generation of spin-based logic and memory devices, the search for Rashba systems with more robust and larger conversion efficiencies is expanding. Conventionally, demanding techniques such as angle- and spin-resolved photoemission spectroscopy are required to determine the Rashba parameter $α_{R}$ that characterizes these systems. Here,…
We demonstrate that a p-n junction created electrically in HgTe quantum wells with inverted band-structure exhibits interesting intraband and interband tunneling processes. We find a perfect intraband transmission for electrons injected perpendicularly to the interface of the p-n junction. The opacity and transparency of electrons through the p-n junction can be tuned by changing the incidence angle, the Fermi energy and the strength of the Rashba spin-orbit interaction. The occurrence of a conductance plateau due to the formation of topological edge states in a quasi-one-dimensional p-n junct…
We reveal that the interplay between Rashba spin-orbit coupling and proximity-induced magnetization in a two-dimensional electron gas leads to peculiar transport properties and large anisotropy of magnetoresistance. While the related tunneling anisotropic magnetoresistance (TAMR) has been extensively studied before, we predict an effect with a different origin arising from the evolution of a resonant condition with the in-plane rotation of magnetization and having a much larger magnitude. The resonances in the tunneling emerge from a spin-parity-time symmetry of the scattering states. However,…
The Rashba spin-orbit coupling in carbon nanotubes and its effect on spin-dependent transport properties are analyzed theoretically. We focus on clean non-interacting nanotubes with tunable number of subbands $N$. The peculiar band structure is shown to allow in principle for Datta-Das oscillatory behavior in the tunneling magnetoresistance as a function of gate voltage, despite the presence of multiple bands. We discuss the conditions for observing Datta-Das oscillations in carbon nanotubes.
We study the effect of the interplay between the Rashba and the Dresselhaus spin-orbit couplings on the transverse electron focusing in two-dimensional electron gases. Depending on their relative magnitude, the presence of both couplings can result in the splitting of the first focusing peak into two or three. This splitting has information about the relative value of spin-orbit couplings and therefore about the shape of the Fermi surface. More interesting, the presence of the third peak is directly related to the tunneling probability ("magnetic breakdown") between orbits corresponding to the…
We consider a new kind of superconducting proximity effect created by the tunneling of "spin split" Cooper pairs between two conventional superconductors connected by a normal conductor containing a quantum dot. The difference compared to the usual superconducting proximity effect is that the spin states of the tunneling Cooper pairs are split into singlet and triplet components by the electron spin-orbit coupling, which is assumed to be active in the normal conductor only. We demonstrate that the supercurrent carried by the spin-split Cooper pairs can be manipulated both mechanically and elec…
We demonstrate a tunnel field effect transistor based on a lateral heterostructure patterned from an $\mathrm{LaAlO_3/SrTiO_3}$ electron gas. Charge is injected by tunneling from the $\mathrm{LaAlO_3}$/$\mathrm{SrTiO_3}$ contacts and the current through a narrow channel of insulating $\mathrm{SrTiO_3}$ is controlled via an electrostatic side gate. Drain-source I/V-curves have been measured at low and elevated temperatures. The transistor shows strong electric-field and temperature-dependent behaviour with a steep sub-threshold slope %of up to as small as $10\:\mathrm{mV/decade}$ and a transcon…
The spin-orbit interaction in heavy hole gas formed at $p$-doped semiconductor heterojunctions and electron gas at {\mbox SrTiO}${}_3$ surfaces is cubic in momentum. Here we report magnetotransport properties of k-cubic Rashba spin-orbit coupled two-dimensional fermionic systems. We study longitudinal (Shubnikov-de Haas (SdH) oscillations) and Hall component of the resistivity tensor analytically as well as numerically. The longitudinal resistivity shows beating pattern due to different SdH oscillation frequencies $ f_{\pm} $ for spin-up and spin-down fermions. We propose empirical forms of $ …
SrTiO$_3$-based two-dimensional electron gases (2DEGs) can be formed through the deposition of epitaxial oxides like LaAlO$_3$ or of reactive metals such as Al. Such 2DEGs possess a finite Rashba spin-orbit coupling that has recently been harnessed to interconvert charge and spin currents through the direct and inverse Edelstein and spin Hall effects. Here we compare the formation and properties of 2DEGs generated in SrTiO$_3$ by the growth of Al, Ta and Y ultrathin films by magnetron sputtering. By combining in situ and ex situ X-ray photoelectron spectroscopy (XPS) we gain insight into the r…
