Silicon nitride (SiN) mechanical resonators with high quality mechanical properties are attractive for fundamental research and applications. However, it is challenging to maintain these mechanical properties while achieving strong coupling to an electrical circuit for efficient on-chip integration. Here, we present a SiN drum resonator covered with an aluminum thin film, enabling large capacitive coupling to a suspended top-gate. Implementing the full electrical measurement scheme, we demonstrate a high quality factor ~ 1E4 (comparable to that of bare drums at room temperature) and present our ability to detect ? 10 mechanical modes at low temperature. The drum resonator is also coupled to a microwave cavity, so that we can perform optomechanical sideband pumping with a fairly good coupling strength G and demonstrate mechanical parametric amplification. This SiN drum resonator design provides efficient electrical integration and exhibits promising features for exploring mode coupling and signal processing.
Nanomechanical silicon nitride (SiN) drum resonators are currently employed in various fields of applications that arise from their unprecedented frequency response to physical quantities. In the present study, we investigate the thermal transport in nanomechanical SiN drum resonators by analytical modelling, computational simulations, and experiments for a better understanding of the underlying heat transfer mechanism causing the thermal frequency response. Our analysis indicates that radiative heat loss is a non-negligible heat transfer mechanism in nanomechanical SiN resonators limiting the…
Development of broadband thermal sensors for the detection of, among others, radiation, single nanoparticles, or single molecules is of great interest. In recent years, photothermal spectroscopy based on the shift of the resonance frequency of stressed nanomechanical resonators has been successfully demonstrated. Here, we show the application of soft-clamped phononic crystal membranes made of silicon nitride as thermal sensors. It is experimentally demonstrated how a quasi-bandgap remains even at very low tensile stress, in agreement with finite element method simulations. An increase of the r…
We demonstrate the control of resonance characteristics of a drum type graphene mechanical resonator in nonlinear oscillation regime by the photothermal effect, which is induced by a standing wave of light between a graphene and a substrate. Unlike the conventional Duffing type nonlinearity, the resonance characteristics in nonlinear oscillation regime is modulated by the standing wave of light despite a small variation amplitude. From numerical calculations with a combination of equations of heat and motion with Duffing type nonlinearity, this can be explained that the photothermal effect cau…
We demonstrate a high-Q ($>5 \times 10^{6}$) swept-frequency membrane mechanical resonator achieving octave resonance tuning via an integrated heater and an unprecedented acceleration noise floor below 1 $μ$g Hz$^{-1/2}$ for frequencies above 50 kHz. This device is compatible with established batch fabrication techniques, and its optical readout is compatible with low-coherence light sources (e.g., a monochromatic light-emitting diode). The device can also be mechanically stabilized (or driven) with the same light source via bolometric optomechanics, and we demonstrate laser cooling from room …

We image and characterize the mechanical modes of a 2D drum resonator made of hBN suspended over a high-stress Si$_3$N$_4$ membrane. Our measurements demonstrate hybridization between various modes of the hBN resonator and those of the Si$_3$N$_4$ membrane. The measured resonance frequencies and spatial profiles of the modes are consistent with finite-element simulations based on an idealized geometry. Spectra of the thermal motion reveal that, depending on the degree of hybridization with modes of the heavier and higher-quality-factor Si$_3$N$_4$ membrane, the quality factors and the motional…
Silicon nitride (SiN) drumhead resonators offer a promising platform for thermal sensing due to their high mechanical quality factor and the high temperature sensitivity of their resonance frequency. As such, gaining an understanding of heat transport in SiN resonators as well as their sensing noise limitations is of interest, both of which are goals of the present work. We first present new experimental results on radiative heat transport in SiN membrane, which we use for benchmarking two recently proposed theoretical models. We measure the characteristic thermal response time of square SiN m…
We demonstrate that soft-clamped silicon nitride strings with large aspect ratio can be operated at \si{\milli\kelvin} temperatures. The quality factors ($Q$) of two measured devices show consistent dependency on the cryostat temperature, with soft-clamped mechanical modes reaching $Q > 10^9$ at $46~\mathrm{mK}$. For low optical readout power, $Q$ is found to saturate, indicating good thermalization between the sample and the stage it is mounted on. Our best device exhibits a force sensitivity of $9.6~\mathrm{zN}/\sqrt{\mathrm{Hz}}$ and a thermal decoherence time of $0.38~\mathrm{s}$ which bod…
Nanomechanical resonators based on strained silicon nitride (Si$_3$N$_4$) have received a large amount of attention in fields such as sensing and quantum optomechanics due to their exceptionally high quality factors ($Q$s). Room-temperature $Q$s approaching 1 billion are now in reach by means of phononic crystals (soft-clamping) and strain engineering. Despite great progress in enhancing $Q$s, difficulties in fabrication of soft-clamped samples limits their implementation into actual devices. An alternative means of achieving ultra-high $Q$s was shown using trampoline resonators with engineere…
Lossy dielectrics are a significant source of decoherence in superconducting quantum circuits. In this report, we model and compare the dielectric loss in bulk and interfacial dielectrics in titanium nitride (TiN) and aluminum (Al) superconducting coplanar waveguide (CPW) resonators. We fabricate isotropically trenched resonators to produce a series of device geometries that accentuate a specific dielectric region's contribution to resonator quality factor. While each dielectric region contributes significantly to loss in TiN devices, the metal-air interface dominates the loss in the Al device…
The shape of a nanomechanical resonator profoundly affects its mechanical properties and determines its suitability for various applications, such as ultra-sensitive mass and force detection. Despite the promise of two-dimensional nanomechanical systems in such applications, full control over the shape of suspended two-dimensional materials, such as graphene, has not been achieved. We present an effective, single-step method to shape presuspended graphene into nanomechanical resonators with arbitrary geometries leading to enhanced properties in comparison to conventional drumheads. Our techniq…
Observation of resonance modes is the most straightforward way of studying mechanical oscillations because these modes have maximum response to stimuli. However, a deeper understanding of mechanical motion could be obtained by also looking at modal responses at frequencies in between resonances. A common way to do this is to force a mechanical object into oscillations and study its off-resonance behaviour. In this paper, we present visualisation of the modal response shapes for a mechanical drum driven off resonance. By using the frequency modal analysis, we describe these shapes as a superpos…
This article presents a bulk acoustic wave (BAW) resonator with complementary switchable operation in the first and second thickness extensional modes (TE1 and TE2) at 7.04 and 13.4 GHz. Two ferroelectric scandium aluminum nitride (Sc0.28Al0.72N) layers are alternatively stacked with three molybdenum electrodes, creating a laminated BAW resonator with independent switchability of polarization in constituent transducers. This enables intrinsic switchability of the resonator in TE1 and TE2 modes, when the ferroelectric Sc0.28Al0.72N layers are poled in the same or opposite directions, respective…
Q-enhanced racetrack micro-resonators for the silicon nitride photonics integration platform have been designed, fabricated and characterized. The proposed geometries permit to mitigate the impact of radiation loss at curved waveguides, one of the major limitations of silicon nitride circuits, therefore providing an increase of the intrinsic Q factor of micro-resonators when compared with the conventional structures with the same bent radii. The schemes put forward in this work permit a reduction of the size of the devices that has a direct impact on the integration scale in this platform. Whe…
Nanoelectromechanical (NEMS) resonators are promising uncooled thermal infrared (IR) detectors to overcome existing sensitivity limits. Here, we investigated nanoelectromechanical trampoline resonators made of silicon nitride (SiN) as thermal IR detectors. Trampolines have an enhanced responsivity of more than two orders of magnitude compared to state-of-the-art SiN drums. The characterized NEMS trampoline IR detectors yield a sensitivity in terms of noise equivalent power (NEP) of 7pW/$\sqrt{Hz}$ and a thermal response time as low as 4 ms. The detector area features an impedance-matched metal…
Niobium nitride (NbN) is a useful material for fabricating detectors because of its high critical temperature and relatively high kinetic inductance. In particular, NbN can be used to fabricate nanowire detectors and mm-wave transmission lines. When deposited, NbN is usually sputtered, leaving room for concern about uniformity at small thicknesses. We present atomic layer deposition niobium nitride (ALD NbN) as an alternative technique that allows for precision control of deposition parameters such as film thickness, stage temperature, and nitrogen flow. Atomic-scale control over film thicknes…
We demonstrate post-fabrication target-wavelength trimming with a gallium phosphide on silicon nitride integrated photonic platform using controlled electron-beam exposure of hydrogen silsesquioxane cladding. A linear relationship between the electron-beam exposure dose and resonant wavelength red-shift enables deterministic, individual trimming of multiple devices on the same chip to within 30 pm of a single target wavelength. Second harmonic generation from telecom to near infrared at a target wavelength is shown in multiple devices with quality factors on the order of $10^4$. Post-fabricati…
We observe the actuation of silicon nitride (SiN) nanomechanical resonators by electrical excitation of metal-dielectric-semiconductor (MDS) capacitors on their supporting silicon substrate. We develop first-principle models explaining this actuation mechanism by acoustic waves resulting from voltage-dependent electrostatic forces in the MDS capacitors. Models are developed for actuation in the charge accumulation (Ni-pSi) and charge depletion (Al-pSi) regimes. Experimental observations confirm our prediction that charge accumulation (Ni-pSi) is more efficient at actuation than charge depletio…
In this work, we present the effects of stochastic force generated by white noise on the nonlinear dynamics of a circular silicon nitride membrane. By tuning the membrane to the Duffing nonlinear region, detected signals switching between low- and high- amplitudes have been observed. They are generated by noise-assisted random jumps between bistable states at room temperature and exhibit high sensitivity to the driving frequency. Through artificially heating different mechanical vibration modes by external input of white noise, the switching rate exhibits exponential dependence on the effectiv…
Freestanding Silicon nitride (SiN) devices are central to the field of nanomechanical resonators and for other technology applications such as transmission electron imaging and nanopore bioassays. The nanofabrication techniques used for fabricating these devices often lack flexibility. While photolithography requires printing of an expensive photomask for each new design iteration, electron-beam lithography is extremely slow and commands high equipment cost. Here we demonstrate maskless rapid prototyping of freestanding SiN nanomechanical resonators fabricated by femtosecond laser ablation of …
Small scale renewable energy harvesting is an attractive solution to the growing need for power in remote technological applications. For this purpose, localized thermal gradients on-chip--created via radiative cooling--could be exploited to create microscale renewable heat engines running on environmental heat. This could allow self-powering in small scale portable applications, thus reducing the need for non-renewable sources of electricity and hazardous batteries. In this work, we demonstrate the creation of a local thermal gradient on-chip by radiative cooling of a 90 nm thick freestanding…
Superconducting thin films with high intrinsic kinetic inductance are of great importance for photon detectors, achieving strong coupling in hybrid systems, and protected qubits. We report on the performance of titanium nitride resonators, patterned on thin films (9-110 nm) grown by atomic layer deposition, with sheet inductances of up to 234 pH/square. For films thicker than 14 nm, quality factors measured in the quantum regime range from 0.4 to 1.0 million and are likely limited by dielectric two-level systems. Additionally, we show characteristic impedances up to 28 kOhm, with no significan…
Mechanical resonators featuring large tensile stress have enabled a range of experiments in quantum optomechanics and novel sensing. Many sensing applications require functionalizing tensioned resonators by appending additional mass to them. However, this may dramatically change the resonator mode quality factor, and hence its sensitivity. In this work, we investigate the effect of the crossover from no mass load to a large mass load on the mode shape and quality factor of a tensioned resonator. We show through an analytical model and finite element analysis that as the load mass increases, su…
Free-standing silicon nitride (SiN) mechanical resonators are of central interests in applications such as temperature and mass sensing, and for fundamental optomechanical reasearch. Understanding thermal coupling between a membrane resonator and its environment is required for predicting thermal noise, frequency noise, as well as sensors responses to temperature changes. In this work, we provide closed-form derivations of intrinsic thermal coupling quantities in free-standing thin films, namely total thermal conductance with the surroundings, thermal response time, and the relative contributi…

We present a compact on-chip resonator enhanced silicon-MSM photodetector in $850$ $nm$ wavelength band for communication and lab-on-chip bio-sensing applications. We report the highest responsivity of 0.81 A/W for a 5 $μm$ long device. High responsivity is achieved by integrating the detector in a silicon nitride ring resonator. The resonance offers 100X responsivity improvement over a single-pass photodetector due to cavity enhancement. We also present a detailed study of the high-speed response of the cavity and single-pass detector. We report an electro-optic bandwidth of 7.5 GHz measured …
This abstract presents an aluminum nitride (AlN) piezoelectric actuator for tuning optical resonance modes of silicon nitride photonic resonators. The AlN actuator is fabricated on top of a thick silicon dioxide cladding that encapsulates the nitride resonator and waveguide. The PORT is defined by undercutting the cladding layer with a lateral silicon etch. It tunes the optical wavelength by 20pm on applying 60 V to the top electrode with a 0.5nA current draw. The thick oxide cladding preserves the resonator's loaded quality factor Q optical of 64,000 across the entire tuning range. The first …
We report a high-responsive hot-electron photodetector based on the integration of an Au-MoS$_2$ junction with a silicon nitride microring resonator (MRR) for detecting telecom-band light. The coupling of the evanescent field of the silicon nitride MRR with the Au-MoS$_2$ Schottky junction region enhances the hot-electron injection efficiency. The device exhibits a high responsivity of 154.6 mA W-1 at the wavelength of 1516 nm, and the moderately uniform responsivities are obtained over the wavelength range of 1500 nm-1630 nm. This MRR-enhanced MoS2 hot-electron photodetector offers possibilit…

We investigate mechanical mode coupling between the four fundamental flexural modes of two doubly-clamped, high-Q silicon-nitride nanomechanical string resonators. Strong mechanical coupling between the strings is induced by the strain mediated via a shared clamping point, engineered to increase the exchange of oscillatory energy. One of the resonators is controlled dielectrically, which results in strong coupling between its out-of-plane and in-plane flexural modes. We show both, inter-string out-of-plane-in-plane and 3-mode resonance of the four coupled fundamental vibrational modes of a res…
Aluminum nitride (AlN) is an emerging material for integrated quantum photonics due to its large $χ^{(2)}$ nonlinearity. Here we demonstrate the hybrid integration of AlN on silicon nitride (SiN) photonic chips. Composite microrings are fabricated by reactive DC sputtering of c-axis oriented AlN on top of pre-patterned SiN. This new approach does not require any patterning of AlN and depends only on reliable SiN nanofabrication. This simplifies the nanofabrication process drastically. Optical characteristics, such as the quality factor, propagation losses and group index, are obtained. Our hyb…
We demonstrate the DC-Kerr effect in PECVD Silicon-rich Nitride (SRN) and use it to demonstrate a third order nonlinear susceptibility, \c{hi}^((3)), as high as (6 +/- 0.58)x10-19 m2/v2. We employ spectral shift versus applied voltage measurements in a racetrack ring resonator as a tool by which to characterize the nonlinear susceptibilities of these films. In doing so we demonstrate a \c{hi}^((3)) larger than that of silicon and argue that PECVD SRN can provide a versatile platform for employing optical phase-shifters while maintain a low thermal budget using a deposition technique readily av…
The silicon nitride integration platform has been successful at realizing extremely low waveguide losses across the visible to infrared and components including high performance lasers, filters, resonators, stabilization cavities, and optical frequency combs. Yet, progress towards implementing low loss, low power modulators in the silicon nitride platform, while maintaining the planar, wafer-scale process compatibility has been limited. Here we report a significant advance in integration of a piezo-electric (PZT) actuated micro-ring modulation in a fully-planar, wafer-scale silicon nitride pla…
Integrated quantum photonics (IQP) provides a path to practical, scalable quantum computation, communications and information processing. Realization of an IQP platform requires integration of quantum emitters with high quality photonic circuits. However, the range of materials for monolithic platforms is limited by the simultaneous need for a high-quality single photon source, high optical performance and availability of scalable nanofabrication techniques. Here we demonstrate the fabrication of IQP components from the recently emerged quantum material hexagonal boron nitride (hBN), including…
We present high quality factor optical nanoresonators operating in the mid-IR to far-IR based on phonon polaritons in van der Waals materials. The nanoresonators are disks patterned from isotopically pure hexagonal boron nitride (isotopes 10B and 11B) and α-molybdenum trioxide. We experimentally achieved quality factors of nearly 400, the highest ever observed in nano-resonators at these wavelengths. The excited modes are deeply subwavelength, and the resonators are 10 to 30 times smaller than the exciting wavelength. These results are very promising for the realization of nano-photonics devic…
