Based on the quantum master equation approach, the nonlinear electric conductivity of graphene is investigated under static electric fields for various chemical potential shifts. The simulation results show that, as the field strength increases, the effective conductivity is firstly suppressed, reflecting the depletion of effective carriers due to the large displacement in the Brillouin zone caused by the strong field. Then, as the field strength exceeds $1$~MV/m, the effective conductivity increases, overcoming the carrier depletion via the Landau--Zener tunneling process. Based on the nonlinear behavior of the conductivity, the charge transport induced by few-cycle THz pulses is studied to elucidate the ultrafast control of electric current in matter.
Observations of terahertz loss to gain switching in transmission through gates on biased graphene sandwiches are explained by response under electron streaming in graphene. Basing on this consideration the terahertz source is proposed consisting of silicon resonator placed on the sandwich with current flow in graphene. It should provide tunable by bias emission in wide terahertz band. The source is direct terahertz analog of tunable microwave laser demonstrated.
Graphene quantum dots (GQDs) have recently attracted considerable attention, with appealing properties for terahertz (THz) technology. This includes the demonstration of large thermal bolometric effects in GQDs when illuminated by THz radiation. However, the interaction of THz photons with GQDs in the Coulomb blockade regime - single electron transport regime - remains unexplored. Here, we demonstrate the ultrasensitive photoresponse to THz radiation (from <0.1 to 10 THz) of a hBN-encapsulated GQD in the Coulomb blockade regime at low temperature (170 mK). We show that THz radiation of $\sim$1…
We theoretically study the THz-induced high-order harmonic generation (HHG) and nonlinear electric transport in graphene based on the quantum master equation with the relaxation time approximation. To obtain microscopic insight into the phenomena, we compare the results of the fully dynamical calculations with those under a quasi-static approximation, where the electronic system is approximated as a nonequilibrium steady state. As a result, we find that the THz-induced electron dynamics in graphene can be accurately modeled with the nonequilibrium steady-state at each instance. The population …
In framework of classical consideration of electron trajectories in crossed electric and magnetic fields and conductivity of electron system on cyclotron resonance in single layer graphene possibility to achieve cyclotron lasing in hexagonal boron nitride single layer graphene sandwiches is discussed. By simplified consideration with known data on scattering rate in the sandwiches it is demonstrated that the continuing wave laser action can be achieved in high quality sandwiches at room temperature at frequencies above one tera hertz in magnetic field above one Tesla.
We report experimental observation of electrically-tunable coherent perfect absorption (CPA) of terahertz (THz) radiation in graphene. We develop a reflection-type tunable THz cavity formed by a large-area graphene layer, a metallic reflective electrode and an electrolytic medium in between. Ionic gating in the THz cavity allows us to tune the Fermi energy of graphene up to 1eV and to achieve critical coupling condition at 2.8 THz with absorption of 99%. With the enhanced THz absorption, we were able to measure the Fermi energy dependence of the transport scattering time of highly doped graphe…
By exploiting singular spatial modulations of the graphene conductivity, we design a broadband, tunable THz absorber whose efficiency approaches the theoretical upper bound for a wide absorption band with a fractional bandwidth of 185\%. Strong field enhancement is exhibited by the modes of this extended structure, which is able to excite a wealth of high order surface plasmons, enabling deeply subwavelength focussing of incident THz radiation. Previous studies have shown that the conductivity can be modulated at GHz frequencies, which might lead to the development of efficient high speed broa…
In this work, we investigated a simple structured graphene terahertz (THz) metasurface (MSF) with perfect absorption, wideband, polarization insensitive, oblique incidence insensitive and frequency reconfiguration. The graphene MSF structure is composed of a two-dimensional periodic array of graphene meta-atoms deposited on the silicon substrate terminated by a metal ground plane. The performance of the proposed MSF is numerically analyzed. An equivalent circuit model of the structure and its closed-form solution is introduced. The graphene MSF thin structure at 2.5 THz provides 100% of absorp…
Graphene supports surface plasmon polaritons with comparatively slow propagation velocities in the THz region, which becomes increasingly interesting for future communication technologies. This ability can be used to realize compact antennas, which are up to two orders of magnitude smaller than their metallic counterparts. For a proper functionality of these antennas some minimum material requirements have to be fulfilled, which are presently difficult to achieve, since the fabrication and transfer technologies for graphene are still evolving. In this work we analyze available graphene materia…
Graphene has been shown to exhibit a nonlinear response due to its unique band structure. In this paper, we study the terahertz (THz) response metallic armchair graphene nanoribbons, specifically current density and Rabi oscillations beyond the semiclassical Boltzman model. We performed quantum mathematical modeling by first finding a solution to the unperturbed Hamiltonian for a single Fermion in the dipole gauge and then applying a polarized, THz electrical field. After writing the solution in terms of the four eigenstates of the Dirac system, we numerically calculated the $x$ and $y$ compon…
The Zener-Klein (ZK) interband tunneling in graphene layers (GLs) with the lateral n-i-n and p-i-n junctions results in the nonlinear I-V characteristics that can be used for the rectification and detection of the terahertz (THz) signals. The transit time delay of the tunneling electrons and holes in the depletion regions leads to the phase shift between the THz current and THz voltage causing the negative dynamic conductance in a certain frequency range and resulting in the so-called transit-time (TT) instability. The combination of the ZK tunneling and the TT negative dynamic conductance ena…
Thermoelectric readout in a graphene THz radiation detector requires a p-n junction across the graphene channel. Even without an intentional p-n junction, two latent junctions can exist in the vicinity of the electrodes/antennas through the proximity to metal. In a symmetrical structure, these junctions are connected back-to-back and therefore counterbalance each other with regard to rectification of the ac signal. Because of the Peltier effect, a small dc current results in additional heating in one- and cooling in another p-n junction, thereby breaking the symmetry. The p-n junctions then no…
Using the microscopic nonlinear quantum theory of interaction of strong coherent electromagnetic radiation with a gapped bilayer graphene is developed for high harmonic generation at low-energy photon excitation-induced Lifshitz transitions. The Liouville-von Neumann equation for the density matrix is solved numerically at the nonadiabatic multiphoton excitation regime. By numerical solutions, we examine the rates of the second and third harmonics generation at the particle-hole annihilation in induced Lifshitz transitions by the two linearly polarized coherent electromagnetic waves propagatin…
The efficient modulation and control of ultrafast signals on-chip is of central importance in terahertz (THz) communications and a promising route toward sub-diffraction limit THz spectroscopy. Two-dimensional (2D) materials may provide a platform for these endeavors. We explore this potential, integrating high-quality graphene p-n junctions within two types of planar transmission line circuits to modulate and emit picosecond pulses. In a coplanar stripline geometry, we demonstrate electrical modulation of THz signal transmission by 95%. In a Goubau waveguide geometry, we achieve complete gate…

Electrically injected terahertz (THz) radiation sources are extremely appealing given their versatility and miniaturization potential, opening the venue for integrated-circuit THz technology. In this work, we show that coherent THz frequency combs in the range $0.5~\mathrm{THz}<ω/2π<10~\mathrm{THz}$ can be generated making use of graphene plasmonics. Our setup consists of a graphene field-effect transistor with asymmetric boundary conditions, with the radiation originating from a plasmonic instability that can be controlled by direct current injection. We put forward a combined analytical and …
Graphene is considered as a promising platform for detectors of high-frequency radiation up to the terahertz (THz) range due to graphene$'$s superior electron mobility. Previously it has been shown that graphene field effect transistors (FETs) exhibit room temperature broadband photoresponse to incoming THz radiation thanks to the thermoelectric and/or plasma wave rectification. Both effects exhibit similar functional dependences on the gate voltage and therefore it was found to be difficult to disentangle these contributions in the previous studies. In this letter, we report on combined exper…
