The efficient modulation and control of ultrafast signals on-chip is of central importance in terahertz (THz) communications and a promising route toward sub-diffraction limit THz spectroscopy. Two-dimensional (2D) materials may provide a platform for these endeavors. We explore this potential, integrating high-quality graphene p-n junctions within two types of planar transmission line circuits to modulate and emit picosecond pulses. In a coplanar stripline geometry, we demonstrate electrical modulation of THz signal transmission by 95%. In a Goubau waveguide geometry, we achieve complete gate-tunable control over THz emission from a photoexcited graphene junction. These studies inform the development of on-chip signal manipulation and highlight prospects for 2D materials in THz applications.
Terahertz plasmons and magnetoplasmons propagating along electrically and chemically doped graphene p-n junctions are investigated. It is shown that such junctions support non-reciprocal magnetoplasmonic modes which get concentrated at the middle of the junction in one direction and split away from the middle of the junction in the other direction under the application of an external static magnetic field. This phenomenon follows from the combined effects of circular birefringence and carrier density non-uniformity. It can be exploited for the realization of plasmonic isolators.
We evaluate the proposed resonant terahertz (THz) detectors on the base of field-effect transistors (FETs) with split gates, electrically induced lateral p-n junctions, uniform graphene layer (GL) or perforated (in the p-n junction depletion region) graphene layer (PGL) channel. The perforated depletion region forms an array of the nanoconstions or nanoribbons creating the barriers for the holes and electrons. The operation of the GL-FET- and PGL-FET detectors is associated with the rectification of the ac current across the lateral p-n junction enhanced by the excitation of bound plasmonic os…
We fabricated fully epitaxial Fe/ZnO/MgO/Fe magnetic tunnel junctions (MTJs) with low junction resistance-area products (several $Ω$ $μ$m$^2$) and conducted a theoretical estimation of square-low rectifying performance for a terahertz electromagnetic wave. Effective current responsivity up to 0.09 A/W at 1 THz was obtained under zero-bias voltage condition at room temperature. The result is approximately half the value of the best result obtained for experiments in semiconductor-based diodes, performed under similar conditions. The study strongly suggests that this MTJ system has a great poten…
Dissipative properties of the electromagnetic environment as well as on-chip RC filtering are shown to suppress random state switchings in the two-junction superconductor(S) - normal metal(N) electron trap. In our experiments, a local high-ohmic resistor increased the hold time of the trap by up to two orders of magnitude. A strong effect of on-chip noise filtering was observed for different on-chip geometries. The obtained results are promising for realization of the current standard on the basis of the S-N hybrid turnstile.
We propose and analize a graphene tunneling transit time device based on a heterostructure with a lateral p-i-n junction electrically induced in the graphene layer by the applied gate voltages of different polarity. The depleted i-section of the graphene layer (between the gates) serves as both the tunneling injector and the transit region. Using the developed device model, we demonstrate that the ballistic transit of electrons and holes generated due to interband tunneling in the i-section results in the negative ac conductance in the terahertz frequency range, so that the device can serve as…
Compact terahertz (THz) functional devices are greatly sought after for high-speed wireless communication, biochemical sensing, and non-destructive inspection. However, conventional devices to generate and guide THz waves are afflicted with diffraction loss and disorder due to inevitable fabrication defects. Here, based on the topological protection of electromagnetic waves, we demonstrate nonlinear generation and topologically tuned confinement of THz waves in a judiciously-patterned lithium niobate chip forming a wedge-shaped Su-Schrieffer-Heeger lattice. Experimentally measured band structu…
Intrinsic Josephson junctions in high-temperature superconductor Bi2Sr2CaCu2O8 are known for their capability to emit high-power terahertz photons with widely tunable frequencies. Hotspots, as inhomogeneous temperature distributions across the junctions, are believed to play a critical role in synchronizing the gauge-invariant phase difference among the junctions, so as to achieve coherent strong emission. Previous optical imaging techniques have indirectly suggested that the hotspot temperature can go higher than the superconductor critical temperature. However, such optical approaches often …
Photoconductivity of novel materials is the key property of interest for design of photodetectors, optical modulators, and switches. Despite the photoconductivity of most novel 2d materials has been studied both theoretically and experimentally, the same is not true for 2d p-n junctions that are necessary blocks of most electronic devices. Here, we study the sub-terahertz photocoductivity of gapped bilayer graphene with electrically-induced p-n junctions. We find a strong positive contribution from junctions to resistance, temperature resistance coefficient and photo-resistivity at cryogenic t…
We consider theoretically the realization of a tunable terahertz light emitting diode from a quantum well with dressed electrons placed in a highly doped p-n junction. In the considered system the strong resonant dressing field forms dynamic Stark gaps in the valence and conduction bands and the electric field inside the p-n junction makes the QW asymmetric. It is shown that the electrons transiting through the light induced Stark gaps in the conduction band emit photons with energy directly proportional to the dressing field. This scheme is tunable, compact, and shows a fair efficiency.
We report on the operation of a single electron trap comprising a chain of four Al/AlOx/Al tunnel junctions attached, at one side, to a memory island and, at the other side, to a miniature on-chip Cr resistor R=50 kOhm which served to suppress cotunneling. At appropriate voltage bias the bi-stable states of the trap, with the charges differing by the elementary charge e, were realized. At low temperature, spontaneous switching between these states was found to be infrequent. For instance, at T=70 mK the system was capable of holding an electron for more than 2 hours, this time being limited by…
We have theoretically demonstrated the emission of circularly-polarized terahertz (THz) waves from intrinsic Josephson junctions (IJJs) which is locally heated by an external heat source such as the laser irradiation. We focus on a mesa-structured IJJ whose geometry is slightly deviate from a square and find that the local heating make it possible to emit circularly-polarized THz waves. In this mesa, the inhomogeneity of critical current density induced by the local heating excites the electromagnetic cavity modes TM (1,0) and TM (0,1), whose polarizations are orthogonal to each other. The mix…

We observe a dc electric current in response to terahertz radiation in lateral inter-digitated double-comb graphene p-n junctions. The junctions were fabricated by selective ultraviolet irradiation inducing p-type doping in intrinsic n-type epitaxial monolayer graphene. The photocurrent exhibits a strong polarization dependence and is explained by electric rectification in p-n junctions.
Using a quantum detector, a superconductor-insulator-superconductor junction, we probe separately the emission and absorption noise in the quantum regime of a superconducting resonant circuit at equilibrium. At low temperature the resonant circuit exhibits only absorption noise related to zero point fluctuations whereas at higher temperature emission noise is also present. By coupling a Josephson junction, biased above the superconducting gap, to the same resonant circuit, we directly measure the noise power of quasiparticles tunneling through the junction at two resonance frequencies. It exhi…
The rectification of electromagnetic waves to direct currents is a crucial process for energy harvesting, beyond-5G wireless communications, ultra-fast science, and observational astronomy. As the radiation frequency is raised to the sub-terahertz (THz) domain, ac-to-dc conversion by conventional electronics becomes challenging and requires alternative rectification protocols. Here we address this challenge by tunnel field-effect transistors made of bilayer graphene (BLG). Taking advantage of BLG's electrically tunable band structure, we create a lateral tunnel junction and couple it to an ant…
By coupling a quantum detector, a superconductor-insulator-superconductor junction, to a Josephson junction \textit{via} a resonant circuit we probe the high frequency properties, namely the ac complex admittance and the current fluctuations of the Josephson junction at the resonant frequencies. The admittance components show frequency dependent singularities related to the superconducting density of state while the noise exhibits a strong frequency dependence, consistent with theoretical predictions. The circuit also allows to probe separately the emission and absorption noise in the quantum …
The ability to engineer quantum-cascade-lasers (QCLs) with ultrabroad gain spectra and with a full compensation of the group velocity dispersion, at Terahertz (THz) frequencies, is a fundamental need for devising monolithic and miniaturized optical frequency-comb-synthesizers (FCS) in the far-infrared. In a THz QCL four-wave mixing, driven by the intrinsic third-order susceptibility of the intersubband gain medium, self-lock the optical modes in phase, allowing stable comb operation, albeit over a restricted dynamic range (~ 20% of the laser operational range). Here, we engineer miniaturized T…
Heat management and refrigeration are key concepts for nanoscale devices operating at cryogenic temperatures. The design of an on-chip mesoscopic refrigerator that works thanks to the input heat is presented, thus realizing a solid state implementation of the concept of cooling by heating. The system consists of a circuit featuring a thermoelectric element based on a ferromagnetic insulator-superconductor tunnel junction (N-FI-S) and a series of two normal metal-superconductor tunnel junctions (SINIS). The N-FI-S element converts the incoming heat in a thermovoltage, which is applied to the SI…
Josephson junctions based on semiconductor nanowires are potential building blocks for electrically tunable qubit structures, e.g. the gatemon or the Andreev qubit. However, an actual realization requires the thorough investigation of the intrinsic excitation spectrum. Here, we demonstrate the fabrication of low-loss superconducting microwave circuits that combine high quality factors with a well-controlled gate architecture by utilizing a flip-chip approach. This platform is then used to perform single-tone and two-tone experiments on Andreev states in in-situ grown InAs/Al core/half-shell na…
A method to perform spectrum analysis on low power signals between 0.1 and 10 THz is proposed. It utilizes a nanoscale antiferromagnetic tunnel junction (ATJ) that produces an oscillating tunneling anisotropic magnetoresistance, whose frequency is dependent on the magnitude of an evanescent spin current. It is first shown that the ATJ oscillation frequency can be tuned linearly with time. Then, it is shown that the ATJ output is highly dependent on matching conditions that are highly dependent on the dimensions of the dielectric tunneling barrier. Spectrum analysis can be performed by using an…
A new technique is presented which enables the fabrication of highly transparent Josephson junctions in combination with mesoscopic devices. We utilize a modified AFM tip to plough grooves into superconducting material, thus defining a weak link. This weak link is made within the superconducting split-gates, which are used to electrostatically form a conventional quantum dot and serves as a source of millimeter wave radiation around 100 GHz. We show the characteristics of typical junctions built and discuss their high-frequency properties. We find that the millimeter wave emission of the weak …

Although the detection of light at terahertz (THz) frequencies is important for a large range of applications, current detectors typically have several disadvantages in terms of sensitivity, speed, operating temperature, and spectral range. Here, we use graphene as a photoactive material to overcome all of these limitations in one device. We introduce a novel detector for terahertz radiation that exploits the photothermoelectric (PTE) effect, based on a design that employs a dual-gated, dipolar antenna with a gap of 100 nm. This narrow-gap antenna simultaneously creates a pn junction in a grap…
To combine the advantages of ultrafast femtosecond optics with an on-chip communcation scheme, optical signals with a frequency of several hundreds of THz need to be down-converted to coherent electronic signals of GHz or less. So far, this has not been achieved because of the impedance mismatch within electronic circuits and their overall slow response-time. Here, we demonstrate that 14 fs optical pulses in the near-infrared (NIR) can drive electronic on-chip circuits with a bandwidth up to 10 THz. The corresponding electronic pulses propagate in microscopic striplines on a millimeter scale. …
We propose to utilize multiple-graphene-layer structures with lateral p-i-n junctions for terahertz (THz) and infrared (IR) photodetection and substantiate the operation of photodetectors based on these structures. Using the developed device model, we calculate the detector dc responsivity and detectivity as functions of the number of graphene layers and geometrical parameters and show that the dc responsivity and detectivity can be fairly large, particularly, at the lower end of the THz range at room temperatures. Due to relatively high quantum efficiency and low thermogeneration rate, the ph…
Graphene is considered as a promising platform for detectors of high-frequency radiation up to the terahertz (THz) range due to graphene$'$s superior electron mobility. Previously it has been shown that graphene field effect transistors (FETs) exhibit room temperature broadband photoresponse to incoming THz radiation thanks to the thermoelectric and/or plasma wave rectification. Both effects exhibit similar functional dependences on the gate voltage and therefore it was found to be difficult to disentangle these contributions in the previous studies. In this letter, we report on combined exper…
Plasmons, collective oscillations of electron systems, can efficiently couple light and electric current, and thus can be used to create sub-wavelength photodetectors, radiation mixers, and on-chip spectrometers. Despite considerable effort, it has proven challenging to implement plasmonic devices operating at terahertz frequencies. The material capable to meet this challenge is graphene as it supports long-lived electrically-tunable plasmons. Here we demonstrate plasmon-assisted resonant detection of terahertz radiation by antenna-coupled graphene transistors that act as both plasmonic Fabry-…
We have carried out systematic Macroscopic Quantum Tunneling (MQT) experiments on Nb/Al-AlO_x/Nb Josephson junctions (JJs) of different areas. Employing on-chip lumped element inductors, we have decoupled the JJs from their environmental line impedances at the frequencies relevant for MQT. This allowed us to study the crossover from the thermal to the quantum regime in the low damping limit. A clear reduction of the crossover temperature with increasing JJ size is observed and found to be in excellent agreement with theory. All junctions were realized on the same chip and were thoroughly chara…
Inspired by recent advancement of low-power ferroelectic-gated memories and transistors, we propose a design of ferroelectic-gated nanoplasmonic devices based on graphene sheets clamped in ferroelectric crystals. We show that the two-dimensional plasmons in graphene strongly couple with the phonon-polaritons in ferroelectrics at terahertz frequencies, leading to characteristic modal wavelength of the order of 100--200 nm at only 3--4 THz. By patterning the ferroelectrics into different domains, one can produce compact on-chip plasmonic waveguides, which exhibit negligible crosstalk even at 50 …
We present microwave measurements of a high quality factor superconducting resonator incorporating two aluminum nanobridge Josephson junctions in a loop shunted by an on-chip capacitor. Trapped quasiparticles (QPs) shift the resonant frequency, allowing us to probe the trapped QP number and energy distribution and to quantify their lifetimes. We find that the trapped QP population obeys a Gibbs distribution above 75 mK, with non-Poissonian trapping statistics. Our results are in quantitative agreement with the Andreev bound state model of transport, and demonstrate a practical means to quantif…
We report a first principles investigation of photocurrent generation by graphene PN junctions. The junctions are formed by either chemically doping with nitrogen and boron atoms, or by controlling gate voltages. Non-equilibrium Green's function (NEGF) formalism combined with density functional theory (DFT) is applied to calculate the photo-response function. The graphene PN junctions show a broad band photo-response including the terahertz range. The dependence of the response on the angle between the light polarization vector and the PN interface is determined. Its variation against photon e…
This paper reports a practical method of generating circularly polarized terahertz (THz) waves from intrinsic Josephson junctions (IJJs) and controlling their polarization states by external local heating. We theoretically find that a mesa-structure IJJ whose geometry is almost square can emit circularly polarized THz waves by local heating of the mesa. Moreover, we demonstrate that the polarization states of the THz waves change dramatically with the local heating position. Our results indicate that the use of local heating can provide a high level of controllability of the THz emissions and …
Employing electron spin instead of charge to develop spintronic devices holds the merits of low-power consumption in information technologies. Meanwhile, the demand for increasing speed in spintronics beyond current CMOS technology has further triggered intensive researches for ultrafast control of spins even up to unprecedent terahertz regime. The femtosecond laser has been emerging as a potential technique to generate an ultrafast spin-current burst for magnetization manipulation. However, there is a great challenge to establish all-optical control and monitor of the femtosecond transient sp…

Nonlinear optics is an increasingly important field for scientific and technological applications, owing to its relevance and potential for optical and optoelectronic technologies. Currently, there is an active search for suitable nonlinear material systems with efficient conversion and small material footprint. Ideally, the material system should allow for chip-integration and room-temperature operation. Two-dimensional materials are highly interesting in this regard. Particularly promising is graphene, which has demonstrated an exceptionally large nonlinearity in the terahertz regime. Yet, t…
We demonstrate Josephson junction based double-balanced mixer and phase shifter circuits operating at 6-10 GHz, and integrate these components to implement both a monolithic amplitude/phase vector modulator and a quadrature mixer. The devices are actuated by flux signals, dissipate no power on chip, exhibit input saturation powers in excess of 1 nW, and provide cryogenic microwave modulation solutions for integrated control of superconducting qubits.
