We introduce modeling and simulation of the noise properties associated with types of modal oscillations induced by scaling the asymmetric gain suppression (AGS) in multimode semiconductor lasers. The study is based on numerical integration of a system of rate equations of 21-oscillating modes taking account of the self- and cross-modal gain suppression mechanisms. AGS is varied in terms of a pre-defined parameter, which is controlled by the linewidth enhancement factor and differential gain. Basing on intensive simulation of the mode dynamics, we present a mapping (AGS versus current) diagram of the possible types of modal oscillations. When the laser oscillation is hopping multimode oscillation (HMMO), the spectra of relative intensity noise (RIN) of the total output and hopping modes are characterized by a sharp peak around the relaxation oscillation (RO) frequency and a broad peak around the hopping frequency. The levels of RIN in the regimes of single-mode oscillation (SMO) are much lower than those under HMMO, and the mode-partition noise is two order of magnitudes lower.
We investigate experimentally and theoretically the lasing behavior of dielectric microcavity lasers with chaotic ray dynamics. Experiments show multimode lasing for both D-shaped and stadium-shaped wave-chaotic cavities. Theoretical calculations also find multimode lasing for different shapes, sizes and refractive indices. While there are quantitative differences between the theoretical lasing spectra of the stadium and D-cavity, due to the presence of scarred modes with anomalously high quality factors, these differences decrease as the system size increases, and are also substantially reduc…
A detailed experimental study of antiphase dynamics in a two-mode semiconductor laser with optical injection is presented. The device is a specially designed Fabry-Perot laser that supports two primary modes with a THz frequency spacing. Injection in one of the primary modes of the device leads to a rich variety of single and two-mode dynamical scenarios, which are reproduced with remarkable accuracy by a four dimensional rate equation model. Numerical bifurcation analysis reveals the importance of torus bifurcations in mediating transitions to antiphase dynamics and of saddle-node of limit cy…
Understanding random lasing is a formidable theoretical challenge. Unlike conventional lasers, random lasers have no resonator to trap light, they are highly multimode with potentially strong modal interactions and they are based on disordered gain media, where photons undergo random multiple scattering. Interference effects notoriously modify the propagation of waves in such random media, but their fate in the presence of nonlinearity and interactions is poorly understood. Here, we present a semiclassical theory for multimode random lasing in the strongly scattering regime. We show that Ander…
Thanks to a new derivation of the fundamental equations governing multimode dynamics for a semiconductor laser near its threshold, we identify regimes of existence of a pure phase instability (and of a mixed phase-amplitude turbulence regime) which give an alternative satisfactory interpre- tation of the deterministic multimode dynamics observed in some devices. The existence of intrinsic noise generated by the phase instability reconciles in the same description the deterministic and random features of the semiconductor dynamics.
We report on converting the multimode hopping oscillation (MHO) in long-wavelength semiconductor laser into single-mode oscillation (SMO) by applying external optical feedback (OFB). We characterize and compare the noise performance of the laser when supporting SMO and multimode oscillations. The study is based on a modified time-delay multimode rate-equation model of the laser that includes mechanisms of spectral gain suppression along with OFB induced due to multiple reflections by an external reflector. The study is applied to 1.55um-InGaAsP laser that exhibits multimode hopping in its soli…
We report the observation of a coherent multimode instability in quantum cascade lasers (QCLs), which is driven by the same fundamental mechanism of Rabi oscillations as the elusive Risken-Nummedal-Graham-Haken (RNGH) instability predicted 40 years ago for ring lasers. The threshold of the observed instability is significantly lower than in the original RNGH instability, which we attribute to saturable-absorption nonlinearity in the laser. Coherent effects, which cannot be reproduced by standard laser rate equations, can play therefore a key role in the multimode dynamics of QCLs, and in laser…
We show that semiconductor Fano lasers strongly suppress dynamic instabilities induced by external optical feedback. A comparison with conventional Fabry-Perot lasers shows orders of magnitude improvement in feedback stability, and in many cases even total suppression of coherence collapse, which is of major importance for applications in integrated photonics. The laser dynamics are analysed using a generalisation of the Lang-Kobayashi model for semiconductor lasers with external feedback, and an analytical expression for the critical feedback level is derived.
We present an experimental and theoretical study of modal nonlinear dynamics in a specially designed dual-mode semiconductor Fabry-Perot laser with a saturable absorber. At zero bias applied to the absorber section, we have found that with increasing device current, single mode self-pulsations evolve into a complex dynamical state where the total intensity experiences regular bursts of pulsations on a constant background. Spectrally resolved measurements reveal that in this state the individual modes of the device can follow highly symmetric but oppositely directed spiralling orbits. Using a g…
We firstly report mode-locked square-wave pulse in Yb-doped fiber laser based on graded index multimode fiber of reverse suturable absorption. By adjusting the pump power, the width of the square-wave can be tuned range from 350 ps to 52.6 ns with 3dB bandwidth spectrum of 0.73 nm. The supermode suppression ratio exceeds ~ 65 dB, which indicates excellent mode-locked operation state, and we also study the characteristic of pulse by the chirp measurement system. The mode-locked square-wave pulse fiber laser can sever as high power light source for industrial applications.
Semiconductor ring lasers are miniaturized devices that operate on clockwise and counterclockwise modes. These modes are not coupled in the absence of intracavity reflectors, which prevents the formation of a standing wave in the cavity and, consequently, of a population inversion grating. This should inhibit the onset of multimode emission driven by spatial hole burning. Here we show that, despite this notion, ring quantum cascade lasers inherently operate in phase-locked multimode states, that switch on and off as the pumping level is progressively increased. By rewriting the master equation…
We demonstrate that a semiconductor laser perturbed by the distributed feedback from a fiber random grating can emit light chaotically without the time delay signature. A theoretical model is developed based on the Lang-Kobayashi model in order to numerically explore the chaotic dynamics of the laser diode subjected to the random distributed feedback. It is predicted that the random distributed feedback is superior to the single reflection feedback in suppressing the time-delay signature. In experiments, a massive number of feedbacks with randomly varied time delays induced by a fiber random g…
We analyze experimentally and theoretically the spatio-temporal dynamics of a highly multimode semiconductor laser with coherent optical injection. Due to the particular geometry of the device (a 1~m long ring cavity), the multimode dynamics can be resolved in real time and we observe stable chiral solitons and domain dynamics. The experiment is analyzed in the framework of a set of effective semiconductor Maxwell-Bloch equations. We analyze the stability of stationary solutions and simulate both the complete model and a reduced rate equation model. This allows us to predict domain shrinking a…
The output spectrum of both gas and semiconductor lasers usually contains more than one frequency. Multimode operation in gas versus semiconductor lasers arises from different physics. In gas lasers, slow equilibration of the electron populations at different energies makes each frequency an independent single-mode laser. The slow electron diffusion in semiconductor lasers, combined with the spatially varying optical intensity patterns of the modes, makes each region of space an independent single-mode laser. We develop a rate equation model for the photon number in each mode which captures al…

Neural networks are one of the disruptive computing concepts of our time. However, they fundamentally differ from classical, algorithmic computing in a number of fundamental aspects. These differences result in equally fundamental, severe and relevant challenges for neural network computing using current computing substrates. Neural networks urge for parallelism across the entire processor and for a co-location of memory and arithmetic, i.e. beyond von Neumann architectures. Parallelism in particular made photonics a highly promising platform, yet until now scalable and integratable concepts a…
We report the spectral characteristics of fully chaotic and non-chaotic microcavity lasers under continuous-wave operating conditions. It is found that fully chaotic microcavity lasers operate in single mode, whereas non-chaotic microcavity lasers operate in multimode. The suppression of multimode lasing for fully chaotic microcavity lasers is explained by large spatial overlaps of the resonance wave functions that spread throughout the two-dimensional cavity due to the ergodicity of chaotic ray orbits.
Based on the interaction between different spatial modes, semiconductor Bragg-reflection waveguides provide a highly functional platform for non-linear optics. Therefore, the control and engineering of the properties of each spatial mode is essential. Despite the multimodeness of our waveguide, the well-established Fabry-Perot technique for recording fringes in the optical transmission spectrum can successfully be employed for a detailed linear optical characterization when combined with Fourier analysis. A prerequisite for the modal sensitivity is a finely resolved transmission spectrum that …
We experimentally demonstrate the existence of non dispersive solitary waves associated with a 2$π$ phase rotation in a strongly multimode ring semiconductor laser with coherent forcing. Similarly to Bloch domain walls, such structures host a chiral charge. The numerical simulations based on a set of effective Maxwell-Bloch equations support the experimental evidence that only one sign of chiral charge is stable, which strongly affects the motion of the phase solitons. Furthermore, the reduction of the model to a modified Ginzburg Landau equation with forcing demonstrates the generality of the…
We couple a double-channel imaging technique, allowing for the simultaneous acquisition of high-quality and high-resolution intensity and peak emission wavelength profiles [T. Wang and G.L. Lippi, Rev. Sci. Instr. 86, 063111 (2015)], to the polarization-resolved analysis of the optical emission of a multimode VCSEL. Detailed information on the local wavelength shifts between the two polarized components and on the wavelength gradients can be easily gathered. A polarization- and position-resolved energy balance can be constructed for each wavelength component, allowing in a simple way for a dir…
We studied theoretically coherent phenomena in the multimode dynamics of single section semiconductor ring lasers with Quantum Dots (QDs) active region. In the unidirectional ring configuration our simulations show the occurrence of self-mode-locking in the system leading to ultra-short pulses (sub-picoseconds) with a THz repetition rate. As confirmed by the Linear Stability Analysis (LSA) of the Traveling Wave (TW) Solutions this phenomenon is triggered by the analogous of the Risken-Nummedal-Graham-Haken (RNGH) instability affecting the multimode dynamics of two-level lasers.
Spatial coherence quantifies spatial field correlations over time, and is one of the fundamental properties of light. Here we investigate the spatial coherence of highly multimode lasers in the regime of short time scales. Counter intuitively, we show that in this regime, the temporal (longitudinal) modes play a crucial role in spatial coherence reduction. To evaluate the spatial coherence we measured the temporal dynamics of speckle fields generated by a highly multimode laser with over $10^5$ lasing spatial (transverse) modes, and examined the dependence of speckle contrast on the exposure t…
The limacon-shaped semiconductor microcavity is a ray-chaotic cavity sustaining low-loss modes with mostly unidirectional emission patterns. Investigating these modes systematically, we show that the modes correspond to ray description collectively, rather than individually. In addition, we present experimental data on multimode lasing emission patterns that show high unidirectionality and closely agree with the ray description. The origin of this agreement is well explained by the collective correspondence mechanism.
High-Q silicon nitride (SiN) microresonators enable optical Kerr frequency comb generation on a photonic chip and have recently been shown to support fully coherent combs based on temporal dissipative Kerr soliton formation. For bright soliton formation it is necessary to operate SiN waveguides in the multimode regime so as to produce anomalous group velocity dispersion. This can lead to local disturbances of the dispersion due to avoided crossings caused by coupling between different mode families, and therefore prevent the soliton formation. Here we demonstrate that a single mode "filtering"…
Mode-locking operation and multimode instabilities in Terahertz (THz) quantum cascade lasers (QCLs) have been intensively investigated during the last decade. These studies have unveiled a rich phenomenology, owing to the unique properties of these lasers, in particular their ultrafast gain medium. Thanks to this, in QCLs a modulation of the intracavity field intensity gives rise to a strong modulation of the population inversion, directly affecting the laser current. In this work we show that this property can be used to study the real-time dynamics of multimode THz QCLs, using a self-detecti…
Following an overview of modeling of (longitudinal) multimode semiconductor laser dynamics, we analyze in detail a model proposed in 2006 to explain deterministic, phase-locked modal alternation, experimentally observed a decade ago. Through a stability analysis, we prove that the numerically obtained electromagnetic field evolution, interpreted as an explanation of the experiments, is nothing more than an extremely long transient, so long as to be hardly identifiable in an entirely numerical approach. Comparison with a model we have recently derived, which predicts a phase instability (Benjam…
Stimulated Brillouin scattering (SBS) in low-power and compact microresonators has created a new field in cavity nonlinear photonics due to the marriage between acoustic and optical signal processing. Considering the fundamental differences between backward SBS and forward SBS processes, it is challenging to observe the coexistence of both processes in the same microresonator, as well as the photon noise suppression for the forward stimulated Brillouin laser (FSBL). In this paper, we demonstrate the first 20-dB-noise-squeezed FSBL generation excited by the coexisting backward SBL (BSBL) in an …

We demonstrate a technique for shaping current inputs for the direct modulation of a semiconductor laser for digital communication. The introduction of shaped current inputs allows for the suppression of relaxation oscillations and the avoidance of dynamical memory in the physical laser device, i.e., the output will not be influenced by previously communicated information. On the example of time-optimized bits, the possible performance enhancement for high data rate communications is shown numerically.
A novel and simple model is proposed for the measurement of the linewidth enhancement factor (LEF) α of multiwavelengths semiconductor laser. It is based on the suppression characteristics of an arbitrary mode while other modes are optically injection locked individually. The proposed model can be used to measure α value of individual modes of multi-wavelengths laser with large mode spacing. As a proof of the concept, the model is used to experimentally measure α of a mode of a slotted Fabry- Pérot laser source.
We realise a simple and robust optomechanical system with a multitude of long-lived ($Q>10^7$) mechanical modes in a phononic-bandgap shielded membrane resonator. An optical mode of a compact Fabry-Perot resonator detects these modes' motion with a measurement rate ($96~\mathrm{kHz}$) that exceeds the mechanical decoherence rates already at moderate cryogenic temperatures ($10\,\mathrm{K}$). Reaching this quantum regime entails, i.~a., quantum measurement backaction exceeding thermal forces, and thus detectable optomechanical quantum correlations. In particular, we observe ponderomotive squeez…
The spatial coherence of laser sources has limited their application to parallel imaging and projection due to coherent artifacts, such as speckle. In contrast, traditional incoherent light sources, such as thermal sources or light emitting diodes (LEDs), provide relatively low power per independent spatial mode. Here, we present a chip-scale, electrically-pumped semiconductor laser based on a novel design, demonstrating high power per mode with much lower spatial coherence than conventional laser sources. The laser resonator was fabricated with a chaotic, D-shaped cavity optimized to achieve …
In this letter, we demonstrate the first all-fiber all-normal dispersion ytterbium-doped oscillator with nonlinear multimodal interference based saturable absorber capable to generate ultrashort dissipative soliton pulses. Additional to functioning as a saturable absorber, the use of multimode fiber segments between single mode fibers also ensures the bandpass filtering via multimode interference reimaging necessary to obtain dissipative soliton mode-locking. The oscillator generates dissipative soliton pulses at 1030 nm with 5.8 mW average power, 5 ps duration and 44.25 MHz repetition rate. P…
We present a surface passivation method that reduces surface-related losses by almost two orders of magnitude in a highly miniaturized GaAs open microcavity. The microcavity consists of a curved dielectric distributed Bragg reflector (DBR) with radius $\sim 10$ $μ$m paired with a GaAs-based heterostructure. The heterostructure consists of a semiconductor DBR followed by an n-i-p diode with a layer of quantum dots in the intrinsic region. Free-carrier absorption in the highly doped n- and p-layers is minimized by positioning them close to a node of the vacuum electromagnetic-field. The surface,…
The dynamics of a multimode Quantum Cascade Laser, is studied in a model based on effective semiconductor Maxwell-Bloch equations, encompassing key features for the radiationmedium interaction such as an asymmetric, frequency dependent, gain and refractive index as well as the phase-amplitude coupling provided by the Henry factor. By considering the role of the free spectral range and Henry factor, we develop criteria suitable to identify the conditions which allow to destabilize, close to threshold, the traveling wave emitted by the laser and lead to chaotic or regular multimode dynamics. In …
Dissipative Kerr solitons (DKSs) have been generated via injection locking of chipscale microresonators to continuous-wave (CW) III-V lasers. This advance has enabled fully integrated hybrid microcomb systems that operate in turnkey mode and can access microwave repetition rates. Yet, CW-driven DKS exhibits low energy conversion efficiency and high optical power threshold, especially when the repetition rate is within the microwave range that is convenient for direct detection with off-the-shelf electronics. Efficient DKS can be generated by spatiotemporally structured light (i.e., pulsed pump…
Coherent combination of emission power from an array of coupled semiconductor lasers operating on the same chip is of fundamental and technological importance. In general, the nonlinear competition among the array supermodes can entail incoherence and spectral broadening, leading to spatiotemporally unstable and multimode emission pattern and thus poor beam quality. Here, by harnessing notions from supersymmetric (SUSY) quantum mechanics, we report that the strategic coupling between a class III-V semiconductor microring laser array with its dissipative superpartner can be used to limit the nu…
We experimentally study a semiconductor laser subject to two optical feedbacks in a free space setup. We show that the time delay signature, manifesting itself in the chaotic output intensity, can be better suppressed than in a laser with single feedback. We demonstrate that the control of the feedback phase is essential to suppress the time delay signature, in contrast to the one-delay case, and that the feedback phase also impacts the chaotic bandwidth. By optimizing the feedback phase the time delay signature can be reduced by a factor of 2 while maintaining a large chaotic bandwidth.
Time-delay signature (TDS) suppression of semiconductor lasers with external optical feedback is necessary to ensure the security of chaos-based secure communications. Here we numerically and experimentally demonstrate a technique to effectively suppress the TDS of chaotic lasers using quantum noise. The TDS and dynamical complexity are quantified using the autocorrelation function and normalized permutation entropy at the feedback delay time, respectively. Quantum noise from quadrature fluctuations of vacuum state is prepared through balanced homodyne measurement. The effects of strength and …
