Coherent combination of emission power from an array of coupled semiconductor lasers operating on the same chip is of fundamental and technological importance. In general, the nonlinear competition among the array supermodes can entail incoherence and spectral broadening, leading to spatiotemporally unstable and multimode emission pattern and thus poor beam quality. Here, by harnessing notions from supersymmetric (SUSY) quantum mechanics, we report that the strategic coupling between a class III-V semiconductor microring laser array with its dissipative superpartner can be used to limit the number of supermodes available for laser actions to one. We introduce a novel approach based on second-order SUSY transformation in order to drastically simplify the superpartner array engineering. Compared to a conventional laser array, which has multimode spectrum, a SUSY laser array is observed to be capable of operating in a single (transverse) supermode. Enhancement of the peak output intensity of the SUSY laser array has been demonstrated with high-efficiency and lower lasing threshold, compared with a single laser and a conventional laser array. Our experimental findings pave the way towards broad-area and high-power light generation in a scalable and stable fashion.
We demonstrate monolithic integration of an electro-optically (EO) tunable microring laser on lithium niobate on insulator (LNOI) platform. The device is fabricated by photolithography assisted chemo-mechanical etching (PLACE), and the pump laser is evanescently coupled into the erbium (Er3+) doped LN microring laser using an undoped LN waveguide mounted above the microring. The quality factor of the LN microring resonator is measured as high as 1.54x10^5 at the wavelength of 1542 nm. Lasing action can be observed at a pump power threshold below 3.5 mW using a 980 nm continuous-wave pump laser…
The lasing and coherent perfect absorption (CPA) properties of $\mathcal{PT}$-symmetric microrings with mixed index and gain gratings, externally coupled to a bus waveguide, are theoretically investigated. For a complex grating at the $\mathcal{PT}$ symmetry breaking point, perfect unidirectional (either clockwise or counterclockwise) laser emission can be realized, however the grating does not discriminate longitudinal modes and CPA can not be simultaneously achieved. Above the grating $\mathcal{PT}$ symmetry breaking point, single mode emission and simultaneous CPA can be obtained, with unba…
Pulsed-laser dry printing of noble-metal microrings with a tunable internal porous structure, which can be revealed via an ion-beam etching post-procedure, was demonstrated. Abundance and average size of the pores inside the microrings were shown to be tuned in a wide range by varying incident pulse energy and a nitrogen doping level controlled in the process of magnetron deposition of the gold film in the appropriate gaseous environment. The fabricated porous microrings were shown to provide many-fold near-field enhancement of incident electromagnetic fields, which was confirmed by mapping of…
We demonstrate how the presence of gain-loss contrast between two coupled identical resonators can be used as a new degree of freedom to enhance the modulation frequency response of laser diodes. An electrically pumped microring laser system with a bending radius of 50 μm is fabricated on an InAlGaAs/InP MQW p-i-n structure. The room temperature continuous wave (CW) laser threshold current of the device is 27 mA. By adjusting the ratio between the injection current levels in the two coupled microrings, our experimental results clearly show a bandwidth improvement by up to 1.63 times the fundam…
We characterize the operation of semiconductor microring lasers in an excitable regime. Our experiments reveal a statistical distribution of the characteristics of noise-triggered optical pulses that is not observed in other excitable systems. In particular, an inverse correlation exists between the pulse amplitude and duration. Numerical simulations and an interpretation in an asymptotic phase space confirm and explain these experimentally observed pulse characteristics.
Lithium niobate on insulator (LNOI), regarded as an important candidate platform for optical integration due to its excellent nonlinear, electro-optic and other physical properties, has become a research hotspot. Light source, as an essential component for integrated optical system, is urgently needed. In this paper, we reported the realization of 1550-nm band on-chip LNOI microlasers based on erbium-doped LNOI ring cavities with loaded quality factors higher than one million, which were fabricated by using electron beam lithography and inductively coupled plasma reactive ion etching processes…
We demonstrate experimentally that stable single longitudinal mode operation can be readily achieved in PT-symmetric arrangements of coupled microring resonators. Whereas any active resonator is in principle capable of displaying single-wavelength operation, selective breaking of PT-symmetry can be utilized to systematically enhance the maximum achievable gain of this mode, even if a large number of competing longitudinal or transverse resonator modes fall within the amplification bandwidth of the inhomogeneously broadened active medium. This concept is robust with respect to fabrication toler…
Stable and phase-locked emission in an extended topological supermode of coupled laser arrays, based on concepts of non-Hermitian and topological photonics, is theoretically suggested. We consider a non-Hermitian Su-Schrieffer-Heeger chain of coupled microring resonators and show that application of a synthetic imaginary gauge field via auxiliary passive microrings leads to all supermodes of the chain, except one, to become edge states. The only extended supermode, that retains some topological protection, can stably oscillate suppressing all other non-topological edge supermodes. Numerical si…
Non-Hermitian exceptional points (EPs) represent a special type of degeneracy where not only the eigenvalues coalesce, but also the eigenstates tend to collapse on each other. Recent studies have shown that in the presence of an EP, light-matter interactions are profoundly modified, leading to a host of novel optical phenomena ranging from enhanced sensitivity to chiral light transport. As of now, however, in order to stabilize a system at the vicinity of an exceptional point, its related parameters must be carefully tuned and/or continuously controlled. To overcome this limitation, here we in…
Dissipative Kerr solitons are optical pulses propagating in a nonlinear dielectric waveguide without dispersing. These attractive properties have spurred much research into integrated soliton generation in microring resonators at telecom wavelenghts. However, these solitons are generated via external pumping of a nonlinear medium, which limits system compactness and the wavelength coverage. Recently it was shown that dissipative Kerr solitons can be generated directly in the gain medium of mid-infrared semiconductor ring lasers, where the energy is supplied via electrical pumping. These techno…
Single mode lasing is experimentally demonstrated in a transversely multi-moded InP-based semiconductor microring arrangement. In this system, mode discrimination is attained by judiciously utilizing the exceptional points in a parity-time (PT) symmetric double microring configuration. The proposed scheme is versatile, robust to small fabrication errors, and enables the device to operate in a stable manner considerably above threshold while maintaining spatial and spectral purity. The results presented here pave the way towards a new class of chip-scale semiconductor lasers that utilize gain/l…
We overcome the difficulty in realizing a monolithic waveguide-coupled microring laser integrated on erbium-doped thin film lithium niobate (Er: TFLN) using photolithography assisted chemo-mechanical etching (PLACE) technique. We demonstrate an integrated single-frequency microring laser operating around 1531 nm wavelength. The PLACE technique, enabling integrated Er: TFLN photonics with low propagation loss, can thus be used to realize low cost mass production of monolithic on-chip microlasers with applications ranging from optical communication and photonic integrated circuit (PIC) to precis…
Recently, on-chip single-mode laser emission has attracted considerable research attention due to its wide applications. While most of single-mode lasers in coupled microdisks or microrings have been qualitatively explained by either Vernier effect or inversed Vernier effect, none of them have been experimentally confirmed. Here, we studied the mechanism for single-mode operation in coupled microdisks. We found that the mode numbers had been significantly reduced to nearly single-mode within a large pumping power range from threshold to gain saturation. The detail laser spectra showed that the…
We demonstrate lasing in arrays of microring resonators with underlying para-Fermi symmetry. The properties of the algebra allow the analytic prediction of propagation constants and normal modes of an array of passive resonators that show the optical analogue of a zero-energy mode that is its own chiral pair. The rest of the normal modes in the linear model form chiral pairs that are evenly distributed around the pseudo zero-energy mode. We use this information to construct a class-B laser model where even and odd sites are driven with different strength in a pattern following para-Fermi algeb…
Flatband photonic lattices, i.e. arrays of waveguides or resonators displaying a flat Bloch band, offer new routes for light trapping and distortion-free imaging. Here it is shown that flatland lattices can show stable and cooperative laser emission when optical gain is supplied to the system, despite the large degree of degeneracy of flatland supermodes. By considering a quasi one-dimensional rhombic lattice of coupled semiconductor microrings, selective pumping of the outer sublattices can induce cooperative lasing in a supermode of the flat band

Portable mid-infrared (mid-IR) spectroscopy and sensing applications require widely tunable, narrow linewidth, chip-scale, single-mode sources without sacrificing significant output power. However, no such lasers have been demonstrated beyond 3 $μ$m due to the challenge of building tunable, high quality-factor (Q) on-chip cavities. We demonstrate a tunable, single-mode mid-IR laser at 3.4 $μ$m using a high-Q silicon microring cavity with integrated heaters and a multi-mode Interband Cascade Laser (ICL). We show that the multiple longitudinal modes of an ICL collapse into a single frequency via…
The theoretical framework of supersymmetry (SUSY) aims to relate bosons and fermions -- two profoundly different species of particles -- and their interactions. While this space-time symmetry is seen to provide an elegant solution to many unanswered questions in high-energy physics, its experimental verification has so far remained elusive. Here, we demonstrate that, notions from supersymmetry can be strategically utilized in optics in order to address one of the longstanding challenges in laser science. In this regard, a supersymmetric laser array is realized, capable of emitting exclusively …
We investigate laser emission at the interface of a topological and trivial phases with loss and gain. The system is described by a Su-Schrieffer-Heeger model with site-dependent hopping parameters. We study numerically and analytically the interface states. The ground state is described by the Jackiw-Rebbi mode with a pure imaginary energy, reflecting the non-Hermiticity of the system. It is strictly localized only at the A sites. We also find a series of analytic solutions of excited states based on SUSY quantum mechanics, where the A and B sites of the bipartite lattice form SUSY partners. …
Photonic integrated circuit (PIC) phased arrays can be an enabling technology for a broad range of applications including free-space laser communications on compact moving platforms. However, scaling PIC phased arrays to a large number of array elements is limited by the large size and high power consumption of individual phase shifters used for beam steering. In this paper, we demonstrate silicon PIC phased array beam steering based on thermally tuned ultracompact microring resonator phase shifters with a radius of a few microns. These resonators integrated with micro-heaters are designed to …
Frequency combs, spectra of evenly-spaced narrow phase-coherent laser lines, have revolutionized precision measurements. On-chip frequency comb generators hold much promise for fully-integrated instruments of time and frequency metrology. While outstanding developments are being reported with Kerr, quantum cascade and microring electro-optic combs, the field of high-resolution multiplexed gas-phase spectroscopy has remained inaccessible to such devices, because of their large line spacing, their small number of usable comb lines, the intensity variations between their comb lines, and their lim…

We introduce the concept of supersymmetric laser arrays that consists of a main optical lattice and its superpartner structure, and we investigate the onset of their lasing oscillations. Due to the coupling of the two constituent lattices, their degenerate optical modes form doublets, while the extra mode associated with unbroken supersymmetry forms a singlet state. Singlet lasing can be achieved for a wide range of design parameters either by introducing stronger loss in the partner lattice or by pumping only the main array. Our findings suggest the possibility of building single-mode, high-p…
