This paper aims to investigate the spin dependent transport properties in hybrid nanoribbons, using the non equilibrium Greens function method. The effects of temperature gradient between the left and right leads, the ferromagnetic exchange field, and the local external electric fields are also included. The results show that the spin up and spin down currents are produced and flow in opposite directions with almost equal magnitudes. This evidently shows that the carrier transport is dominated by the thermal spin current. Whereas the thermal electron current is almost disappeared.
The impact of semiconductor surface roughness on the electrical and thermal contact resistances and thermoEMF of thermoelectric material (TEM)-metal transient contact layer is studied theoretically. The distribution of hollows and humps on the rough surface is simulated by the truncated Gaussian distribution. The impact of distribution parameters on the electrical contact resistance and thermoEMF of thermoelectric material-metal contact is studied.
A robust nanoelectromechanical switch is proposed based upon an asymmetric pendant moiety anchored to an organic backbone between two C60 fullerenes, which in turn are connected to gold electrodes. Ab initio density functional calculations are used to demonstrate that an electric field induces rotation of the pendant group, leading to a non-linear current-voltage relation. The non-linearity is strong enough to lead to negative differential resistance at modest source-drain voltages.
Oscillations of dissipative resistance of two-dimensional electrons in GaAs quantum wells are observed in response to an electric current I and a strong magnetic field applied perpendicular to the two-dimensional systems. Period of the current-induced oscillations does not depend on the magnetic field and temperature. At a fixed current the oscillations are periodic in inverse magnetic fields with a period that does not depend on dc bias. The proposed model considers spatial variations of electron filling factor, which are induced by the electric current, as the origin of the resistance oscill…
The effect of a DC electric field on the longitudinal resistance of highly mobile two dimensional electrons in heavily doped GaAs quantum wells is studied at different magnetic fields and temperatures. Strong suppression of the resistance by the electric field is observed in magnetic fields at which the Landau quantization of electron motion occurs. The phenomenon survives at high temperature where Shubnikov de Haas oscillations are absent. The scale of the electric fields essential for the effect is found to be proportional to temperature in the low temperature limit. We suggest that the stro…
Effect of dc electric field on transport of highly mobile 2D electrons is studied in wide GaAs single quantum wells placed in titled magnetic fields. The study shows that in perpendicular magnetic field resistance oscillates due to electric field induced Landau-Zener transitions between quantum levels that corresponds to geometric resonances between cyclotron orbits and periodic modulation of electron density of states. Magnetic field tilt inverts these oscillations. Surprisingly the strongest inverted oscillations are observed at a tilt corresponding to nearly absent modulation of the electro…
We calculate the current-voltage characteristic of a two-dimensional electron system (2DES) subjected to a magnetic field at strong electric fields. The interaction of electrons with piezoelectric acoustic phonons is considered as a major scattering mechanism governing the current-voltage characteristic. It is shown that at a sufficiently strong electric field corresponding to the Hall drift velocity exceeding the velocity of sound, the dissipative current exhibits an overshoot. The overshoot of the dissipative current can result in a breakdown of the absolute negative conductivity caused by m…
We report on the observation of non-metallic electrical conduction, resistive switching, and a negative temperature coefficient of resistance in cluster-assembled nanostructured gold films above the electrical percolation and in strong-coupling regime, from room to cryogenic temperatures (24K). The structure of the films is characterized by an extremely high density of randomly oriented crystalline nanodomains, separated by grain boundaries. The observed behavior can be explained by considering space charge limited conduction and Coulomb blockade phenomena highlighting the influence of the hig…
Quantum oscillations of nonlinear resistance are investigated in response to electric current and magnetic field applied perpendicular to single GaAs quantum wells with two populated subbands. At small magnetic fields current-induced oscillations appear as Landau-Zener transitions between Landau levels inside the lowest subband. Period of these oscillations is proportional to the magnetic field. At high magnetic fields different kind of quantum oscillations emerges with a period, which is independent of the magnetic field. At a fixed current the oscillations are periodic in inverse magnetic fie…
The spin-momentum locking of surface states in topological quantum materials can produce a resistance that scales linearly with magnetic and electric fields. Such a bilinear magneto-electric resistance (BMER) effect offers a completely new approach for magnetic storage and magnetic field sensing applications. The effects demonstrated so far, however, are relatively weak or for low temperatures. Strong room-temperature BMER effects have now been found in topological Dirac semimetal alpha-Sn thin films. The epitaxial alpha-Sn films were grown by sputtering on silicon substrates. They showed BMER…
Surface states of three-dimensional topological insulators exhibit the phenomenon of spin-momentum locking, whereby the orientation of an electron spin is determined by its momentum. Probing the spin texture of these states is of critical importance for the realization of topological insulator devices, however the main technique available so far is the spin- and angle-resolved photoemission spectroscopy. Here we reveal a close link between the spin texture and a new kind of magneto-resistance, which depends on the relative orientation of the current with respect to the magnetic field as well a…
We investigate the diffusive electron transport in conductors with spatially inhomogeneous magnetic properties taking into account both impurity and normal scattering. It is found that the additional interface resistance that arises due to the magnetic inhomogeneity depends essentially on their spatial characteristics. The resistance is proportional to the spin flip time in the case when the magnetic properties of the conducting system vary smoothly enough along the sample. It can be used to direct experimental investigation of spin flip processes. In the opposite case, when magnetic character…
Electric field effect devices based on mesoscopic graphite are fabricated for galvanomagnetic measurements. Strong modulation of magneto-resistance and Hall resistance as a function of gate voltage is observed as sample thickness approaches the screening length. Electric field dependent Landau level formation is detected from Shubnikov de Haas oscillations in magneto-resistance. The effective mass of electron and hole carriers has been measured from the temperature dependant behavior of these oscillations.
Raman scattering (RS) spectra and current-voltage characteristics at room temperature were measured in six series of small samples fabricated by means of electron-beam lithography on the surface of a large size (5x5 mm) industrial monolayer graphene film. Samples were irradiated by different doses of C${}^+$ ion beam up to $10^{15}$ cm${}^{-2}$. It was observed that at the utmost degree of disorder, the Raman spectra lines disappear which is accompanied by the exponential increase of resistance and change in the current-voltage characteristics. These effects are explained by suggestion that hig…
Three-dimensional topological insulators host surface states with linear dispersion, which manifest as a Dirac cone. Nanoscale transport measurements provide direct access to the transport properties of the Dirac cone in real space and allow the detailed investigation of charge carrier scattering. Here, we use scanning tunnelling potentiometry to analyse the resistance of different kinds of defects at the surface of a (Bi0.53Sb0.47)2Te3 topological insulator thin film. The largest localized voltage drop we find to be located at domain boundaries in the topological insulator film, with a resist…
A negative differential resistance (NDR) in the nanotransport is often ascribed to electron correlations. We present a simple example which demonstrates that finite electrode bandwidths and energy dependent electrode density of states are responsible for significant NDR effects, which occur even in uncorrelated nanotransport. Therefore, special care is needed in assessing the contribution of electron correlations to the NDR.
We have measured the magnetic field and temperature dependence of the resistivity of several micrometers long and heterogeneously thick graphite sample. The magnetoresistance results for fields applied nearly parallel to the graphene planes show both a granular superconducting behavior as well as the existence of magnetic order in the sample.
The crystal structure of bulk SrTiO$_3$(STO) transitions from cubic to tetragonal at around 105K. Recent local scanning probe measurements of LaAlO$_3$/SrTiO$_3$ (LAO/STO) interfaces indicated the existence of spatially inhomogeneous electrical current paths and electrostatic potential associated with the structural domain formation in the tetragonal phase of STO. However, how these effects impact the electron conduction in LAO/STO devices has not been fully studied. Here we report a study of temperature dependent electronic transport in combination with the polarized light microscopy of struc…
We report non-local electrical measurements in a mesoscopic size two-dimensional (2D) electron gas in a GaAs quantum well in a hydrodynamic regime. Viscous electric flow is expected to be dominant when electron-electron collisions occur more often than the impurity or phonon scattering events. We observe a negative nonlocal resistance and attribute it to the formation of whirlpools in the electron flow. We use the different nonlocal transport geometries and compare the results with a theory demonstrating the significance of hydrodynamics in mesoscopic samples.
Several data sets of electrical breakdown in air of single-wall carbon nanotubes (SWNTs) on insulating substrates are collected and analyzed. A universal scaling of the Joule breakdown power with nanotube length is found, which appears independent of the insulating substrates used or their thickness. This suggests the thermal resistances at the interface between SWNT and insulator, and between SWNT and electrodes, govern heat sinking from the nanotube. Analytical models for the breakdown power scaling are presented, providing an intuitive, physical understanding of the breakdown process. The e…
Domain walls in AlO$_x$/SrTiO$_3$ (ALO/STO) interface devices at low temperatures give a rise to a new signature in the electrical transport of two-dimensional carrier gases formed at the surfaces or interfaces of STO-based heterostructures: a finite transverse resistance observed in Hall bars in zero external magnetic field. This transverse resistance depends on the local domain wall configuration and hence changes with temperature, gate voltage, thermal cycling and position along the sample, and can even change sign as a function of these parameters. The transverse resistance is observed bel…
Using dc excitation to spatially tilt Landau levels, we study resonant acoustic phonon scattering in two-dimensional electron systems. We observe that dc electric field strongly modifies phonon resonances, transforming resistance maxima into minima and back into maxima. Further, phonon resonances are enhanced dramatically in the non-linear dc response and can be detected even at low temperatures. Most of our observations can be explained in terms of dc-induced (de)tuning of the resonant acoustic phonon scattering and its interplay with intra-Landau level impurity scattering. Finally, we observ…
Quantum-critical states of diverse strongly correlated systems are predicted to feature universal collision-dominated transport resembling that of viscous fluids. However, investigation of these phenomena has been hampered by the lack of known macroscopic signatures of the hydrodynamic regime at criticality. Here we identify vorticity as such a signature and link it with an easily verifiable striking macroscopic transport behavior. Produced by the viscous flow, vorticity can drive electric current against an applied field, resulting in a negative nonlocal voltage. We argue that the latter may …
Over the regime of the radiation-induced zero-resistance states and associated oscillatory magnetoresistance, we propose a low magnetic field analog of quantum-Hall-limit techniques for the electrical detection of electron spin- and nuclear magnetic- resonance, dynamical nuclear polarization via electron spin resonance, and electrical characterization of the nuclear spin polarization via the Overhauser shift. In addition, beats observed in the radiation-induced oscillatory-magnetoresistance are developed into a method to measure and control the zero-field spin splitting due to the Bychkov-Rash…
We theoretically investigate a new kind of nonlinear magnetoresistance on the surface of three-dimensional topological insulators (TIs). At variance with the unidirectional magnetoresistance (UMR) effect in magnetic bilayers, this nonlinear magnetoresistance does not rely on a conducting ferromagnetic layer and scales linearly with both the applied electric and magnetic fields; for this reason, we name it bilinear magneto-electric resistance (BMER). We show that the sign and the magnitude of the BMER depends sensitively on the orientation of the current with respect to the magnetic field as we…
Lateral spin valves are used to generate and characterize pure spin currents. Non-local voltage measured in such structures provides information about spin polarization and spin decay rates. For wide high-transparency F/N contacts it was shown that the Johnson-Silsbee non-local effect is substantially enriched by closed-loop electric currents driven by local spin injection in the electrically dangling part of the valve. For valves with low-transparency F/I/N tunnel contacts such circular currents are strongly suppressed, yet we show that the voltage modifications persist, may be significant, a…
A colossal magnetoresistance ($\sim 100\times10^3\%$) and an extremely large magnetoresistance ($\sim 1\times10^6\%$) have been previously explored in manganite perovskites and Dirac materials, respectively. However, the requirement of an extremely strong magnetic field (and an extremely low temperature) makes them not applicable for realistic devices. In this work, we propose a device that can generate even larger changes in resistance in a zero-magnetic field and at a high temperature. The device is composed of a graphene under two strips of yttrium iron garnet (YIG), where two gate voltages…
The longitudinal resistivity of two dimensional (2D) electrons placed in strong magnetic field is significantly reduced by applied electric field, an effect which is studied in a broad range of magnetic fields and temperatures in GaAs quantum wells with high electron density. The data are found to be in good agreement with theory, considering the strong nonlinearity of the resistivity as result of non-uniform spectral diffusion of the 2D electrons. Inelastic processes limit the diffusion. Comparison with the theory yields the inelastic scattering time of the two dimensional electrons. In the t…
The electrical resistance of a diffusive ferromagnet with magnetic domain walls is studied theoretically, taking into account the spatial dependence of the magnetization. The semiclassical domain wall resistance is found to be either negative or positive depending on the difference between the spin-dependent scattering life-times. The predictions can be tested experimentally by transport studies in doped ferromagnets.
We investigate electric field effects in thin film microbridges of La$_{0.7}$Ca$_{0.3}$MnO$_3$ with the focus on the regime of metal-insulator transition. A mechanically milled SrTiO$_3$ substrate is used as a backgate dielectric. Inside the metal-insulator transition we find a strong unipolar field-induced reduction in resistance, as well as a suppression of the nonlinear features in the I-V curves we observed earlier. We associate the observed effects with a phase separated state in which metallic regions coexist with short range correlated polaron regions. When the glassy polaron phase has …
We consider observation of Aharonov-Bohm oscillations in clean systems based on the flow of topologically protected currents in silicene and bilayer graphene. The chiral channels in these materials are defined by the flips of the vertical electric field. The line of the flip confines chiral currents flowing along it in the direction determined by the valley. We present an electric field profile that forms a crossed ring to which four terminals can be attached, and find that the conductance matrix elements oscillate in the perpendicular magnetic field in spite of the absence of backscattering. …
We report on electrical spin injection measurements on MWNTs . We use a ferromagnetic alloy Pd$_{1-x}$Ni$_{x}$ with x $\approx$ 0.7 which allows to obtain devices with resistances as low as 5.6 $kΩ$ at 300 $K$. The yield of device resistances below 100 $kΩ$, at 300 $K$, is around 50%. We measure at 2 $K$ a hysteretic magneto-resistance due to the magnetization reversal of the ferromagnetic leads. The relative difference between the resistance in the antiparallel (AP) orientation and the parallel (P) orientation is about 2%.
We investigate the longitudinal and transverse piezoresistance effect in suspended graphene in the ballistic regime. Utilizing parametrized tight binding Hamiltonian from ab initio calculations along with Landauer quantum transport formalism, we devise a methodology to evaluate the piezoresistance effect in 2D materials especially in graphene. We evaluate the longitudinal and transverse gauge factor of graphene along armchair and zigzag directions in the linear elastic limit ($0\%$-$10\%$). The longitudinal and transverse gauge factors are identical along armchair and zigzag directions. Our mo…
The pursuit for clearly identifiable signatures of viscous electron flow in the solid state systems has been a paramount task in the search of the hydrodynamic electron transport behavior. In this work, we investigate theoretically the nonlocal electric and thermal resistances for the generic non-Galilean-invariant electron liquids in the multiterminal Hall-bar devices in the hydrodynamic regime. The role of the device inhomogeneity is carefully addressed in the model of the disorder potential with the long-range correlation radius. We obtain analytic expressions for the thermoelectric resista…
Fluctuations of the magnetization in spin valves are shown to cause resistance noise that strongly depends on the magnetic configuration. Due to the applied external field and the dynamic exchange interaction through the normal metal spacer, the electrical noise level of the antiparallel configuration can exceed that of the parallel one by an order of magnitude, in agreement with recent experimental results.
Contact resistance and current crowding are important to nanoscale electrical contacts. In this paper, we present a self-consistent model to characterize partially overlapped parallel contacts with varying specific contact resistivity along the contact length. For parallel tunneling contacts formed between contacting members separated by a thin insulating gap, we examine the local voltage-dependent variation of potential barrier height and tunneling current along the contact length, by solving the lumped circuit transmission line model (TLM) equations coupled with the tunneling current self co…
By using the real-space Green-Kubo formalism we study numerically the electron transport properties of low-fluorinated graphene. At low temperatures the diffuse transport regime is expected to be prevalent, and we found a pronounced electron-hole asymmetry in electrical conductivity as a result of quasi-resonant scattering on the localized states. For the finite temperatures in the variable-range hopping transport regime the interpretation of numerical results leads to the appearance of local minima and maxima of the resistance near the energies of the localized states. A comparison with the e…
Electrical contact resistance to two-dimensional (2D) semiconductors such as monolayer MoS_{2} is a key bottleneck in scaling the 2D field effect transistors (FETs). The 2D semiconductor in contact with three-dimensional metal creates unique current crowding that leads to increased contact resistance. We developed a model to separate the contribution of the current crowding from the intrinsic contact resistivity. We show that current crowding can be alleviated by doping and contact patterning. Using Landauer-Büttiker formalism, we show that van der Waals (vdW) gap at the interface will ultimat…
Theory of electrical spin injection from a ferromagnetic (FM) metal into a normal (N) conductor is presented. We show that tunnel contacts (T) can dramatically increase spin injection and solve the problem of the mismatch in the conductivities of a FM metal and a semiconductor microstructure. We also present explicit expressions for the spin-valve resistance of FM-T-N- and FM-T-N-T-FM-junctions with tunnel contacts at the interfaces and show that the resistance includes both positive and negative contributions (Kapitza resistance and injection conductivity, respectively).
We have studied the electrical conductivity of the electron gas in parallel electric and magnetic fields directed along the plane of a parabolic quantum well (across the profile of the potential). We found a general expression for the electrical conductivity applicable for any magnitudes of the magnetic field and the degree of degeneration of the electron gas. A new mechanism of generation of the negative magnetoresistance has been revealed. It has been shown that in a parabolic quantum well with a non-degenerated electron gas the negative magnetoresistance results from spin splitting of the l…
Electrical transport and broadband resistance noise measurements in an ultra low frequency window (30 mHz - 8 Hz) are carried out in single nanoribbon devices of charge density wave (CDW) conductor NbSe$_{3}$. In the temperature and electric field range where the CDW is expected to be completed pinned by residual impurities, a hitherto unseen non-monotonic behavior in the noise magnitude vs. electric field is observed. This behavior can be attributed to the proliferation of thermally activated phase slip events and this idea is supported by the observation of a smeared activated behavior descr…
Nonlinear electrical properties, such as negative differential resistance (NDR), are essential in numerous electrical circuits, including memristors. Several physical origins have been proposed to lead to the NDR phenomena in semiconductor devices in the last more than half a century. Here, we report NDR behavior formation in randomly oriented graphene-like nanostructures up to 37 K and high on-current density up to 10^5 A/cm^2. Our modeling of the current-voltage characteristics, including the self-heating effects, suggests that strong temperature dependence of the low-bias resistance is resp…
Usually the conductivity is quantized as the inverse of the resistivity, ρ=hc/ie^2, σ=ie^2/hc and the velocity versus the electric field is linear, v=μE where μis the mobility of the electrons. However, when the applied electric field exceeds a certain value, microwaves are emitted and the relation v=μE breaks down so that the velocity actually reduces as E increases. In this region, when magnetic field is applied, the conductivity quantizes like the magnetic field, i.e., in units of hc/e which is different from the usual quantization. Because of the flux quantization, the resistivity will touch…
In many transition metal oxides the electrical resistance is observed to undergo dramatic changes induced by large biases. In magnetite, Fe$_3$O$_4$, below the Verwey temperature, an electric field driven transition to a state of lower resistance was recently found, with hysteretic current-voltage response. We report the results of pulsed electrical conduction measurements in epitaxial magnetite thin films. We show that while the high- to low-resistance transition is driven by electric field, the hysteresis observed in $I-V$ curves results from Joule heating in the low resistance state. The sh…
We consider a Luttinger liquid (LL) connected to two reservoirs when the two sample-reservoir interface resistances $R_{S}$ and $R_{D}$ are arbitrary (not necessarily quantized at half-the-quantum of resistance). We compute exactly the dynamical impedance of a Luttinger liquid and generalize earlier expressions for its dynamical conductance in the following situations. (i) We first consider a gated Luttinger liquid. It is shown that the Luttinger liquid parameters $u$ and $K$ and the interface resistances $R_{S}$ and $% R_{D}$ can be experimentally determined by measuring both the dynamical co…
We study electron transport in granular film placed above the ferroelectric substrate. We show that the conductivity of granular film strongly depends on the ferroelectric state due to screening effects which modify the Coulomb blockade in granular film. In particular, the electric current in granular film is controlled by the direction of ferroelectric polarization. We show that the ferroelectric/granular film system has a large electro-resistance effect. This effect can be utilized in memory and electric field sensor applications.
Valley currents and non-local resistances of graphene nanostructures with broken inversion symmetry are considered theoretically in the linear response regime. Scattering state wave functions of electrons entering the nanostructure from the contacts represented by groups of ideal leads are calculated by solving the Lippmann- Schwinger equation and are projected onto the valley state subspaces to obtain the valley velocity fields and total valley currents in the nanostructures. In the tunneling regime when the Fermi energy is in the spectral gap around the Dirac point energy, inversion symmetry…
Spintronic devices operating with pure spin currents represent a new paradigm in nanoelectronics, with higher energy efficiency and lower dissipation as compared to charge currents. This technology, however, will be viable only if the amount of spin current diffusing in a nanochannel can be tuned on demand while guaranteeing electrical compatibility with other device elements, to which it should be integrated in high-density three-dimensional architectures. Here, we address these two crucial milestones and demonstrate that pure spin currents can effectively propagate in metallic nanochannels w…
Exponentially small resistance in crossed static magnetic and microwave fields occurs in ultrapure two dimensional electron gases (2DEG), while in less pure systems the magnetoresistance oscillates but is always positive. A non-perturbative theory of self-organization explains the new collective states in terms of open orbits. There are analogies to many other anomalous physical phenomena, as well as to scaling and evolutionary principles of biophysics.
Multilayer graphene (MLG) thin films are deposited on silicon oxide substrates by mechanical exfoliation (or 'scotch-tape method') from Kish graphite. The thickness and number of layers are determined from both Atomic Force Microscopy (AFM) and Raman Spectroscopy. Electrical terminals are deposited on MLGs in a four-probe configuration by electron-beam lithography, gold/titanium thermal evaporation, and lift-off. The electrical resistance is measured from room temperature down to 2 K. The electrical resistance of the MLGs shows an increase with decreasing temperature, and then decreases after …
We present first-principles calculations of quantum transport which show that the resistance of metallic carbon nanotubes can be changed dramatically with homogeneous transverse electric fields if the nanotubes have impurities or defects. The change of the resistance is predicted to range over more than two orders of magnitude with experimentally attainable electric fields. This novel property has its origin that backscattering of conduction electrons by impurities or defects in the nanotubes is strongly dependent on the strength and/or direction of the applied electric fields. We expect this …
Recent studies demonstrate that an individual magnetic domain wall (DW) can be trapped and reproducibly positioned within multiterminal (Ga,Mn)As microdevices. The electrical resistance obtained from such measurements is found to be measurably altered by the presence of this single entity. To elucidate these observations we develop a simple model for the electrical potential distribution along a multiterminal device in the presence of a single DW. This is employed to calculate the effect of a single DW upon the longitudinal and transverse resistance. The model provides very good agreement with…
Current generated spin polarization in topological insulator (TI) surface states due to spin-momentum locking has been detected recently using ferromagnet/tunnel barrier contacts, where the projection of the TI spin onto the magnetization of the ferromagnet is measured as a voltage. However, opposing signs of the spin voltage have been reported, which had been tentatively attributed to the coexistence of trivial two-dimensional electron gas states on the TI surface which may exhibit opposite current-induced polarization than that of the TI Dirac surface states. Models based on electrochemical …
Thermodynamic and electric properties of anisotropic compressible Hall states at higher Landau levels are studied using a mean field theory on the von Neumann lattice basis. It is shown that resistances agree with the recent experiments of anisotropic compressible states and the states have negative pressure. As implications, the collapse phenomena of the integer quantum Hall effect are discussed.
Electrostatic interactions in nanoscale systems can influence the heat transfer mechanism and interfacial properties. This study uses molecular dynamics simulations to investigate the impact of various electrostatic interactions on the Kapitza resistance ($R_k$) on a hexagonal boron nitride-water system. The Kapitza resistance at hexagonal boron nitride nanotube (hBNNT)-water interface reduces with an increase in diameter of the nanotube due to more aggregation of water molecules per unit surface area. An increase in the partial charges on boron and nitride caused the reduction in $R_k$. With …
