We consider theoretically magnetic dipole mechanism of the IR-light absorption at intersubband transitions in wide-gap quantum wells (QW). In contrast to the electric dipole resonance, discussed mechanism manifests in the interaction with the s-polarized component of electromagnetic radiation. We demonstrated that a) the frequencies of magnetic and electric dipole intersubband transitions in 2D layer are equal in the framework of one-particle approximation; b) collective plasma effects should lead to a significant frequency shift between the magnetic and electric dipole resonances in typical QW. That is why independent measurements of the magnetic and electric dipole resonant frequencies could allow both the extracting the QW parameters and the experimental verifying of theoretical models of collective fermion interaction. Taking into account relative weakness of the magnetic dipole absorption, we propose a waveguide scheme for its experimental observation.
We present a systematic study of top-down processed GaN/AlN heterostructures for intersubband optoelectronic applications. Samples containing quantum well superlattices that display either near- or mid-infrared intersubband absorption were etched into nano- and micropillar arrays in an inductively coupled plasma. We investigate the influence of this process on the structure and strain-state, on the interband emission and on the intersubband absorption. Notably, for pillar spacings significantly smaller ($\leq1/3$) than the intersubband wavelength, the magnitude of the intersubband absorption i…
We present a theory for the intersubband absorption including electronic ground state correlations in a doped GaAs/Al_{35}Ga_{65}As quantum well system. Focusing on the influence of the Coulomb interaction among the carriers at low temperatures, we find that the ground state correlations lead to an increased renormalization and spectral broadening of the absorption spectrum. At T = 1 K, its full width at half maximum is increased by up to a factor 3. The inclusion of electron-phonon scattering strongly reduces the relative impact of the electronic correlations.
We study the multistable behavior of the intersubband optical absorption for InSb-based tunnel coupled quantum wells. We consider four sublevels coming from the Zeeman spin splitting of the two deepest levels, caused by a weak in-plane magnetic field. Photoexcitation with an intense terahertz pump produces the redistribution of nonequilibrium electrons between the spin sublevels. Based on the matrix density, we describe this electron redistribution by means of a system of balance equations for electron concentrations. The redistribution produces a photoinduced self-consistent potential, giving…
We demonstrate THz intersubband absorption (15.6-26.1 meV) in m-plane AlGaN/GaN quantum wells. We find a trend of decreasing peak energy with increasing quantum well width, in agreement with theoretical expectations. However, a blue-shift of the transition energy of up to 14 meV was observed relative to the calculated values. This blue-shift is shown to decrease with decreasing charge density and is therefore attributed to many-body effects. Furthermore, a ~40% reduction in the linewidth (from roughly 8 to 5 meV) was obtained by reducing the total sheet density and inserting undoped AlGaN laye…
We present the first measurements of inter-subband absorption of microwaves in surface electrons on liquid helium subjected to perpendicular magnetic field B. In quantizing B, the power absorption shows intermittent regions of enhanced and suppressed absorption. This behavior is caused by strong variation of the excited-electron decay rate with B. Particularly, fast decay due to elastic scattering provides condition for strong absorption and overheating of the electron system, while slow decay due to inelastic scattering limits absorption and causes its saturation. An unexpected feature is the…
Temperature dependence of intersubband transitions in AlN/GaN multiple quantum wells grown with molecular beam epitaxy is investigated both by absorption studies at different temperatures and modeling of conduction-band electrons. For the absorption study, the sample is heated in increments up to $400^\circ$C. The self-consistent Schrödinger-Poisson modeling includes temperature effects of the band-gap and the influence of thermal expansion on the piezoelectric field. We find that the intersubband absorption energy decreases only by $\sim 6$ meV at $400^\circ$C relative to its room temperature…
We study linear and non-linear coefficients of the intersubband absorption in InSb-based stepped quantum wells subjected to an in-plane magnetic field. We consider also a transverse electric field to achieve near resonance conditions. Taking into account the two deepest conduction levels and their corresponding Zeeman spin splitting sublevels, we calculate dispersion relations by means of an improved version of Kane model. Besides the known anti-crossing between down and up spin split sublevels, we obtain an extra spin level crossing for some determined parameters. This crossing clearly modifi…
This paper assesses nonpolar m- and a-plane GaN/Al(Ga)N multi-quantum-wells grown on bulk GaN for intersubband optoelectronics in the short- and mid-wavelength infrared ranges. The characterization results are compared to those for reference samples grown on the polar c-plane, and are verified by self-consistent Schrödinger-Poisson calculations. The best results in terms of mosaicity, surface roughness, photoluminescence linewidth and intensity, as well as intersubband absorption are obtained from m-plane structures, which display room-temperature intersubband absorption in the range from 1.5 …
We report the observation of transverse electric polarized electroluminescence from InAs/AlInAs quantum dash quantum cascade structures up to room temperature. The emission is attributed to the electric field confined along the shortest lateral dimension of the dashes, as confirmed by its dependence on crystallographic orientation both in absorption measurements on a dedicated sample and from electroluminescence itself. From the absorption we estimate a dipole moment for the observed transition of <x>=1.7 nm. The electroluminescence is peaked at around 110 meV and increases with applied bias. …
The optical response of a heavily doped quantum well, with two occupied subbands, has been investigated as a function of the electronic density. It is shown that the two optically active transitions are mutually coupled by dipole-dipole Coulomb interaction, which strongly renormalizes their absorption amplitude. In order to demonstrate this effect, we have measured a set of optical spectra on a device in which the electronic density can be tuned by the application of a gate voltage. Our results show that the absorption spectra can be correctly described only by taking into account the Coulomb …
The relation between free carrier absorption and intersubband transitions in semiconductor heterostructures is resolved by comparing a sequence of structures. Our numerical and analytical results show how free carrier absorption evolves from the intersubband transitions in the limit of an infinite number of wells with vanishing barrier width. It is explicitly shown that the integral of the absorption over frequency matches the value obtained by the f-sum rule. This shows that a proper treatment of intersubband transitions is fully sufficient to simulate the entire electronic absorption in hete…
We propose a unified description of intersubband absorption saturation for quantum wells inserted in a resonator, both in the weak and strong light-matter coupling regimes. We demonstrate how absorption saturation can be engineered. In particular we show that the saturation intensity increases linearly with the doping in the strong coupling regime, while it remains doping independent in weak coupling. Hence, countering intuition, the most suitable region to exploit low saturation intensities is not the ultra-strong coupling regime, but is instead at the onset of the strong light-matter couplin…
We present a quantum model to calculate the dipole-dipole coupling between electronic excitations in the conduction band of semiconductor quantum wells. We demonstrate that the coupling depends on a characteristic length, related to the overlap between microscopic current densities associated with each electronic excitation. As a result of the coupling, a macroscopic polarization is established in the quantum wells, corresponding to one or few bright collective modes of the electron gas. Our model is applied to derive a sum rule and to investigate the interplay between tunnel coupling and Coul…
In this work, the effect of size and wetting layer on subband electronic envelop functions, eigenenergies, linear and nonlinear absorption coefficients and refractive indices of a dome-shaped InAs/GaAs quantum dot were investigated. In our model, a dome of InAs quantum dot with its wetting layer embedded in a GaAs matrix was considered. A finite height barrier potential at the InAs/GaAs interface was assumed. To calculate envelop functions and eigenenergies, the effective one electronic band Hamiltonian and electron effective mass approximation were used. The linear and nonlinear optical prope…
Van der Waals heterostructures obtained by artificially stacking two-dimensional crystals represent the frontier of material engineering, demonstrating properties superior to those of the starting materials. Fine control of the interlayer twist angle has opened new possibilities for tailoring the optoelectronic properties of these heterostructures. Twisted bilayer graphene with a strong interlayer coupling is a prototype of twisted heterostructure inheriting the intriguing electronic properties of graphene. Understanding the effects of the twist angle on its out-of-equilibrium optical properti…
We study nonlinear inter-subband microwave absorption of electrons bound to the liquid helium surface. Already for a comparatively low radiation intensity, resonant absorption due to transitions between the two lowest subbands is accompanied by electron overheating. The overheating results in a significant population of higher subbands. The Coulomb interaction between electrons causes a shift of the resonant frequency, which depends on the population of the excited states and thus on the electron temperature $T_e$. The latter is determined experimentally from the electron photoconductivity. Th…
Electric dipole transitions between different cavity polariton branches or between dressed atomic states with the same excitation number are strictly forbidden in centro-symmetric systems. For doped quantum wells in semiconductor microcavities, the strong coupling between an intersubband transition in the conduction band and a cavity mode produces two branches of intersubband cavity polaritons, whose normal-mode energy splitting is tunable and can be in the terahertz region. Here, we show that, by using asymmetric quantum wells, it is possible to have allowed dipolar transitions between differ…
This paper assesses intersubband transitions in the 1 to 10 THz frequency range in nonpolar m-plane GaN/AlGaN multi-quantum-wells deposited on free-standing semi-insulating GaN substrates. The quantum wells were designed to contain two confined electronic levels, decoupled from the neighboring wells. Structural analysis reveals flat and regular quantum wells in the two perpendicular inplane directions, with high-resolution images showing inhomogeneities of the Al composition in the barriers along the growth axis. We do not observe extended structural defects introduced by the epitaxial process…
The science and applications of electronics and optoelectronics have been driven for decades by progress in growth of semiconducting heterostructures. Many applications in the infrared and terahertz frequency range exploit transitions between quantized states in semiconductor quantum wells (intersubband transitions). However, current quantum well devices are limited in functionality and versatility by diffusive interfaces and the requirement of lattice-matched growth conditions. Here, we introduce the concept of intersubband transitions in van der Waals quantum wells and report their first exp…
The optical properties of a spherical topological insulator embedded concentrically in a single-electron system consisting of a core-shell GaAs quantum dot are analyzed, when the system is under a uniform external magnetic field. The topological insulator's magnetoelectric response is computed in the effective framework of $θ$-electrodynamics, which allows analytical calculations for the induced electric and magnetic potentials by Green's Function method. The GaAs Hamiltonian is constructed in the effective-mass approximation, and its corresponding Schrödinger equation is numerically solved th…
We present a density functional theory parametrized hybrid k$\cdot$p tight binding model for electronic properties of atomically thin films of transition-metal dichalcogenides, 2H-$MX_2$ ($M$=Mo, W; $X$=S, Se). We use this model to analyze intersubband transitions in $p$- and $n$-doped $2{\rm H}-MX_2$ films and predict the line shapes of the intersubband excitations, determined by the subband-dependent two-dimensional electron and hole masses, as well as excitation lifetimes due to emission and absorption of optical phonons. We find that the intersubband spectra of atomically thin films of the…
We present femtosecond pump-probe measurements of the nondegenerate (1960$\,$nm excitation and 1176--1326$\,$nm probe) two-photon absorption spectra of 8 $\,$nm GaAs/12$\,$nm Al$_{0.32}$Ga$_{0.68}$As quantum well waveguides. Experiments were performed with light pulses co-polarized normal and tangential to the quantum well plane. The results are compared to perturbative calculations of transition rates between states determined by the $\mathbf{k}\cdot\mathbf{p}$ method with an 8 or 14 band basis. We find excellent agreement between theory and experiment for normal polarization, then use the mo…
: n-type Ge/SiGe asymmetric-coupled quantum wells represent the building block of a variety of nanoscale quantum devices, including recently proposed designs for a silicon-based THz quantum cascade laser. In this paper, we combine structural and spectroscopic experiments on 20-module superstructures, each featuring two Ge wells coupled through a Ge-rich tunnel barrier, as a function of the geometry parameters of the design and the P dopant concentration. Through the comparison of THz spectroscopic data with numerical calculations of intersubband optical absorption resonances, we demonstrated t…
Intersubband optoelectronic devices rely on transitions between quantum-confined electron levels in semiconductor heterostructures, which enables infrared (IR) photodetection in the 1-30 $μ$m wavelength window with picosecond response times. Incorporating nanowires as active media could enable an independent control over the electrical cross-section of the device and the optical absorption cross-section. Furthermore, the three-dimensional carrier confinement in nanowire heterostructures opens new possibilities to tune the carrier relaxation time. However, the generation of structural defects a…
We present an analytical approach to the problem of the multiphoton absorption and Rabi oscillations in an armchair graphene nanoribbon (AGNR) in the presence of a time-oscillating strong electric field induced by a light wave directed parallel to the ribbon axis. The two-dimensional Dirac equation for the massless electron subject to the ribbon confinement is employed. In the resonant approximation the electron-hole pair production rate, associated with the electron transitions between the valence and conduction size-quantized subbands, the corresponding multiphoton absorption coefficient and…
We considered intersubband electron transitions in an array of one-dimensional chains of spherical quantum dots in the GaAs/Al$_{x}$Ga$_{1-x}$As semiconductor system. The absorption coefficient caused by these transitions was calculated depending on frequency and polarization of incident light and on Fermi level position, and temperature. We established the existence of two maxima of the absorption coefficient at the edges of the absorption band. It is shown that the absorption coefficient reaches its maximal value at the center of the region between the $s$-, $p$-like subbands and slightly va…
The theory on the magnetic field energy absorption by metal nanoparticles of a nonspherical shape irradiated with ultrashort laser pulses of different duration is developed. The effect of both the particle surface and the particle shape on the absorbed energy is studied. For the particles having an oblate or prolate spheroidal shape, the dependence of this energy on the orientation of the magnetic field upon a particle, the degree of its deviation from a spherical shape, a pulse duration, and the carrier frequency of the laser ray are found. A significant increase in the absorption is establis…
We have carried out the far-infrared transmission measurements on the ligand stabilized Au55 particles dispersed in CsI. We have found that there exists the crossover energy Ec ~ 160 cm -1 (~ 19 meV) beyond which the absorption coefficient recovers the classical electric dipole-like absorption and, hence, the absorption for frequencies higher than Ec is insensitive to the particle size. We propose that the physical origin of the enigmatic anomalous far-IR absorption by small metal particles lies in the absorption arising from the transitions the electrons between the discrete energy levels bel…
In conventional solid-state electron systems with localized states the ac absorption is linear since the inelastic widths of the energy levels exceeds the drive amplitude. The situation is different in the systems of cold atoms in which phonons are absent. Then even a weak drive leads to saturation of the ac absorption within resonant pairs, so that the population of levels oscillates with the Rabi frequency. We demonstrate that, in the presence of weak dipole-dipole interactions, the response of the system acquires a long-time component which oscillates with frequency much smaller than the Ra…
We present an analytical investigation of the exciton optical absorption in a narrow armchair graphene nanoribbon (AGNR) in the presence of a longitudinal external electric field directed parallel to the ribbon axis. The two-body 2D Dirac equation for the massless electron and hole subject to the ribbon confinement, Coulomb interaction and electric field is employed. The ribbon confinement is assumed to be much stronger than the internal exciton electric field which in turn considerably exceeds the external electric field. This justifies an adiabatic approximation implying a slow longitudinal …
We show theoretically that electromagnetic waves propagating in the transparency region of a non-centrosymmetric medium can induce a dc electric current. The origin of the effect is the Raman scattering of light by free carriers in the system. Due to the photon scattering, electrons undergo real quantum transitions resulting in the formation of their anisotropic momentum distribution and in shifts of electronic wavepackets giving rise to a steady state photocurrent. We present microscopic theory of the Raman Photogalvanic effect (RPGE) focusing on two specific situations: (i) generic case of a…
We calculate the cross section for optical absorption of planar 2D Majorana nanowires. Light is described in the dipole approximation. We discuss the signatures on the cross section of a near-zero-energy mode. A low energy peak for transverse polarization, absent in longitudinal one, reveals the presence of the Majorana-like state. This peak is relatively robust against thermal smearing of the level occupations. We consider the influence of optical masks hiding parts of the nanowire from the light.
DDSCAT 7.3 is an open-source Fortran-90 software package applying the discrete dipole approximation to calculate scattering and absorption of electromagnetic waves by targets with arbitrary geometries and complex refractive index. The targets may be isolated entities (e.g., dust particles), but may also be 1-d or 2-d periodic arrays of "target unit cells", allowing calculation of absorption, scattering, and electric fields around arrays of nanostructures. The theory of the DDA and its implementation in DDSCAT is presented in Draine (1988) and Draine & Flatau (1994), and its extension to period…
The magnetic dipole absorption cross section of a spherically shaped metal particle was calculated in terms of kinetic approach. The particle considered was placed in the field of a plane electromagnetic wave. The model of boundary conditions was investigated taking into account the dependence of the reflectivity coefficient both on the surface roughness parameter and on the electron incidence angle. The results obtained were compared with theoretical computation results for a model of combined diffusion-specular boundary conditions of Fuchs.
We study theoretically the dipole-dipole interaction and energy transfer in a hybrid system consisting of a quantum dot and graphene nanodisk embedded in a nonlinear photonic crystal. In our model a probe laser field is applied to measure the energy transfer between the quantum dot and graphene nanodisk while a control field manipulates the energy transfer process. These fields create excitons in the quantum dot and surface plasmon polaritons in the graphene nanodisk which interact via the dipole-dipole interaction. Here the nonlinear photonic crystal acts as a tunable photonic reservoir for t…
We discuss optical absorption in topological insulators and study possible photoelectric effects theoretically. We found that absorption of circularly polarized electromagnetic waves in two-dimensional topological insulators results in electric current in the conducting 1D edge channels, the direction of the current being determined by the light polarization. We suggest two ways of inducing such a current: due to magnetic dipole electron transitions stimulated by irradiation of frequency below the bulk energy gap, and due to electric dipole transitions in the bulk at frequencies larger than th…
The presence of ferromagnetic or ferrimagnetic nanoparticles in the interstellar medium would give rise to magnetic dipole radiation at microwave and submm frequencies. Such grains may account for the strong mm-wavelength emission observed from a number of low-metallicity galaxies, including the Small Magellanic Cloud. We show how to calculate the absorption and scattering cross sections for such grains, with particular attention to metallic Fe, magnetite Fe3O4, and maghemite gamma-Fe2O3, all potentially present in the interstellar medium. The rate of Davis-Greenstein alignment by magnetic dis…
