Application of strong dc electric field to an insulator leads to quantum tunneling of electrons from the valence band to the conduction band, which is a famous nonlinear response known as Landau-Zener tunneling. One of the growing interests in recent studies of nonlinear responses is nonreciprocal phenomena where transport toward the left and the right differs. Here, we theoretically study Landau-Zener tunneling in noncentrosymmetric systems, i.e., the crystals without spatial inversion symmetry. A generalized Landau-Zener formula is derived taking into account the geometric nature of the wavefunctions. The obtained formula shows that nonreciprocal tunneling probability originates from the difference in the Berry connections of the Bloch wavefunctions across the band gap, i.e., shift vector. We also discuss application of our formula to tunneling in a one-dimensional model of a ferroelectrics.
We generalize the Landau-Zener theory of coherent tunneling transitions by taking thermal relaxation into account. The evaluation of a new generalized master equation containing a dynamic tunneling rate that includes the interaction between the relevant system and its environment leads to an incoherent Zener transition probability with an exponent that is twice as large as the one of the coherent Zener probability in the limit T -> 0. We apply our results to molecular clusters, in particular to recent measurements of the tunneling transition of spins in Fe8 crystals performed by Wernsdorfer an…
We investigate optical Bloch oscillation, Zener tunneling and breathing modes in arrays of optical waveguides. We perform a new method of calculation based on the multiple scattering formalism. To demonstrate Bloch oscillation and breathing modes, we consider a planar array of parallel cylindrical waveguides with the refractive index gradually varying across the array. We demonstrate that the form of Bloch oscillation may be predicted by means of dispersion law analysis. To demonstrate Zener tunneling, we consider a planar array of cylindrical waveguides of two types situated by turn. The band…
Motivated by recent realizations of qubits with a readout by macroscopic quantum tunneling in a Josephson junction, we study the problem of barrier penetration in presence of coupling to a spin-${1\over 2}$ system. It is shown that when the diabatic potentials for fixed spin intersect in the barrier region, Landau- -Zener transitions lead to an enhancement of the tunneling rate. The effect of these spin flips in imaginary time is in qualitative agreement with experimental observations.
We study the Landau-Zener tunneling problem for particles bound in periodic lattice insulators. To this end, we construct the path integral based on the Bloch and Wannier functions in the presence with an external force, and the transition amplitude is calculated for the Su-Schrieffer-Heeger model. We find that the tunneling probability in bulk periodic systems becomes drastically larger than that by the Landau-Zener formula. This enhancement is prominent for small values of the external field or small hopping integral compared with the gap, and comes from the difference between the Dirac and …
A Zener diode is a paradigmatic device in semiconductor-based electronics that consists of a pn junction where an external electric field induces a switching behavior in the current-voltage characteristics. We study Zener tunneling in HgTe quantum wells and graphene multilayers. We find that the tunneling transition probability depends asymmetrically on the parallel momentum of the carriers to the barrier. In HgTe quantum wells the asymmetry is the opposite for each spin, whereas for graphene multilayers it is the opposite for each valley degree of freedom. In both cases, a spin/valley current…
The large tunneling anisotropic magneto-resistance of a single $p^{++}$-(Ga,Mn)As/$n^{+}$-GaAs Zener-Esaki diode is evidenced in a perpendicular magnetic field over a large temperature and voltage range. Under an applied bias, the tunnel junction transparency is modified, allowing to continuously tune anisotropic transport properties between the tunneling and the ohmic regimes. Furthermore, an asymmetric bias-dependence of the anisotropic tunneling magneto-resistance is also observed: a reverse bias highlights the full (Ga,Mn)As valence band states contribution, whereas a forward bias only pro…
We consider the transition of electron between two quantum dots in which the discrete levels are swept past each other with a constant velocity. If a direct tunneling between the dot levels was allowed, an electron will be transferred between the dots when the levels cross. This transfer is described in terms of the conventional Landau-Zener theory. We assume that direct tunneling between the dots is forbidden. Rather, the transfer is due to the resonant tunneling via a discrete impurity level separating the dots. Then the description of the electron transfer reduces to a threestate (two dots …
We report strong light emission from a room-temperature n-type unipolar-doped In0.53Ga0.47As/AlAs double-barrier resonant-tunneling diode (DBRTD) precisely at the In0.53Ga0.47As band-edge near 1650 nm. The emission characteristics are very similar to what was observed recently in GaN/AlN DBRTDs, both of which suggest that the mechanism for emission is cross-gap electron-hole recombination via resonant- and Zener co-tunneling of electrons, the latter mechanism generating the required holes. Analysis shows that because of the relatively small bandgap, the Zener tunneling probability can be large…
The Landau Zener method allows to measure very small tunnel splittings Δin molecular clusters Fe_8. The observed oscillations of Δas a function of the magnetic field applied along the hard anisotropy axis are explained in terms of topological quantum interference of two tunnel paths of opposite windings. Studies of the temperature dependence of the Landau Zener transition rate P gives access to the topological quantum interference between exited spin levels. The influence of nuclear spins is demonstrated by comparing P of the standard Fe_8 sample with two isotopically substituted samples. The …
We investigate the ballistic zitterbewegung dynamics and the Landau-Zener tunneling between edge and bulk states of wave packets in two-dimensional topological insulators. In bulk, we use the Ehrenfest theorem to show that an external in-plane electric field not only drifts the packet longitudinally, but also induces a transverse finite side-jump for both trivial and topological regimes. For finite ribbons of width $W$, we show that the Landau-Zener tunneling between bulk and edge states vanishes for large $W$ as their electric field-induced coupling decays with $W^{-3/2}$. This is demonstrate…
We show that the probability of electric field induced interband tunneling in solid state systems is generically a non-monotonic (oscillatory) function of the applied field. This unexpected behavior can be understood as arising due to a common path interference between two distinct tunneling solutions. The phenomenon is insensitive to magnetic field, and arises whenever the low energy dispersion relation contains higher order terms in addition to the usual $p^2$ term. Such higher order terms are generically present, albeit with small co-efficient, so that the oscillatory Zener tunneling is a u…
We study the Landau-Zener dynamics of a tunneling spin coupled to a torsional resonator. For strong spin-phonon coupling, when the oscillator frequency is large compared to the tunnel splitting, the system exhibits multiple Landau-Zener transitions. Entanglement of spin and mechanical angular momentum results in abrupt changes of oscillator dynamics which coincide in time with spin transitions. We show that a large number of spins on a single oscillator coupled only through the in-phase phonon field behaves as a single large spin, greatly enhancing the spin-phonon coupling. We compare purely q…
We clarify the internal relationship between the coherent destruction of tunneling (CDT) for a two-state model and the dynamic localization (DL) for a one-dimensional tight-binding model, under the periodical driving field. The time-evolution of the tight-binding model is reproduced from that of the two-state model by a mapping of equation of motion onto a set of ${\rm SU}(2)$ operators. It is shown that DL is effectively an infinitely large dimensional representation of the CDT in the ${\rm SU}(2)$ operators. We also show that both of the CDT and the DL can be interpreted as a result of destr…
Quantum-mechanical systems having two discrete energy levels are ubiquitous in nature. For crossing energy levels, depending on how fast they approach each other, there is a possibility of a transition between them. This phenomenon is known as Landau-Zener tunneling and it forms the physical basis of the Zener diode, for example. The traditional treatment of the Landau-Zener tunneling, however, ignores quantum-mechanical interference. Here we report an observation of phase-sensitive interference between consecutive Landau-Zener tunneling attempts in an artificial two-level system formed by a C…
A simple mechanical analog describing Landau-Zener tunneling effect is proposed using two weakly coupled chains of nonlinear oscillators with gradually decreasing (first chain) and increasing (second chain) masses. The model allows to investigate nonlinear generalization of Landau-Zener tunneling effect considering soliton propagation and tunneling between the chains. It is shown that soliton tunneling characteristics become drastically dependent on its amplitude in nonlinear regime. The validity of the developed tunneling theory is justified via comparison with direct numerical simulations on…
The Zener-Klein (ZK) interband tunneling in graphene layers (GLs) with the lateral n-i-n and p-i-n junctions results in the nonlinear I-V characteristics that can be used for the rectification and detection of the terahertz (THz) signals. The transit time delay of the tunneling electrons and holes in the depletion regions leads to the phase shift between the THz current and THz voltage causing the negative dynamic conductance in a certain frequency range and resulting in the so-called transit-time (TT) instability. The combination of the ZK tunneling and the TT negative dynamic conductance ena…
A multi-terminal device based on a carbon nanotube quantum dot was used at very low tem- perature to probe a single electronic and nuclear spin embedded in a bis-phthalocyanine Terbium (III) complex (TbPc2). A spin-valve signature with large conductance jumps was found when two molecules were strongly coupled to the nanotube. The application of a transverse field separated the magnetic signal of both molecules and enabled single-shot read-out of the Terbium nuclear spin. The Landau-Zener (LZ) quantum tunneling probability was studied as a function of field sweep rate, establishing a good agree…
Interference and tunneling are two signature quantum effects that are often perceived as the yin and yang of quantum mechanics: particle simultaneously propagating along several distinct classical paths versus particle penetrating through a classically inaccessible region via a single least-action path. Here we demonstrate that the Dirac quasiparticles in graphene provide a dramatic departure from this paradigm. We show that Zener tunneling in gapped bilayer graphene (BLG), which governs transport through p-n heterojunctions, exhibits common-path interference that takes place under the tunnel …
A general framework to calculate the Zener current in an indirect semiconductor with an externally applied potential is provided. Assuming a parabolic valence and conduction band dispersion, the semiconductor is in equilibrium in the presence of the external field as long as the electronphonon interaction is absent. The linear response to the electron-phonon interaction results in a non-equilibrium system. The Zener tunneling current is calculated from the number of electrons making the transition from valence to conduction band per unit time. A convenient expression based on the single partic…
We study the interband Landau-Zener tunneling of a quantum particle in the Hall configuration, i.e., in the presence of normal to the lattice plane gauge field (for example, magnetic field for a charged particle) and in-plane potential field (electric field for a charged particle). The interband tunneling is induced by the potential field and for vanishing gauge field is described by the common Landau-Zener theory. We generalize this theory for non-zero gauge field. The depletion rates of low-energy bands are calculated by using semi-analytical method of the truncated Floquet matrix.
We report a theoretical/experimental study of current-voltage characteristics (I-V) of graphene devices near the Dirac point. The I-V can be described by a power law (I \propto V^α, with 1< α<= 1.5). The exponent is higher when the mobility is lower. This superlinear I-V is interpreted in terms of the interplay between Zener-Klein transport, that is tunneling between different energy bands, and defect scattering. Surprisingly, the Zener-Klein tunneling is made visible by the presence of defects.
A Mn4 single-molecule magnet (SMM), with a well isolated spin ground state of S = 9/2, is used as a model system to study Landau-Zener (LZ) tunneling in the presence of weak intermolecular dipolar and exchange interactions. The anisotropy constants D and B are measured with minor hysteresis loops. A transverse field is used to tune the tunnel splitting over a large range. Using the LZ and inverse LZ method, it is shown that these interactions play an important role in the tunnel rates. Three regions are identified: (i) at small transverse fields, tunneling is dominated by single tunnel transit…
We have investigated tunneling current through a suspended graphene Corbino disk in high magnetic fields at the Dirac point, i.e. at filling factor $ν$ = 0. At the onset of the dielectric breakdown the current through the disk grows exponentially before ohmic behaviour, but in a manner distinct from thermal activation. We find that Zener tunneling between Landau sublevels dominates, facilitated by tilting of the source-drain bias potential. According to our analytic modelling, the Zener tunneling is strongly affected by the gyrotropic force (Lorentz force) due to the high magnetic field
We study theoretically the impact of Zener tunneling on the charge-transport properties of quasi-metallic (Qm) carbon nanotubes (characterized by forbidden band gaps of few tens of meV). We also analyze the interplay between Zener tunneling and elastic scattering on defects. To this purpose we use a model based on the master equation for the density matrix, that takes into account the inter-band Zener transitions induced by the electric field (a quantum mechanical effect), the electron-defect scattering and the electron-phonon scattering. In presence of Zener tunnelling the Qm tubes support an…
We consider the simplest non-integrable model of multistate Landau-Zener transition. In this model two pairs of levels in two tunnel coupled quantum dots are swept passed each other by the gate voltage. Although this 2 * 2 model is non-integrable, it can be solved analytically in the limit when the inter-level energy distance is much smaller than their tunnel splitting. The result is contrasted to the similar 2 * 1 model, in which one of the dots contains only one level. The latter model does not allow interference of the virtual transition amplitudes, and it is exactly solvable. In 2 * 1 mode…
We develop a comprehensive, elegant theory to explain terahertz (THz) emission from a superlattice over a wide range of applied electric field, which shows excellent agreement between theory andexperiment for a GaAs/Al{0.3}Ga{0.7As superlattice. Specifically we show that increasing electric field increases THz emission for low fields, then reduces emission for medium fields due to field-induced wave function localization, and then increases emission in the high field due to delocalization and Zener tunneling between minibands. Our theory shows that Zener tunneling resonances yield high THz emis…
Magnetotransport in a laterally confined two-dimensional electron gas (2DEG) can exhibit modified scattering channels owing to a tilted Hall potential. Transitions of electrons between Landau levels with shifted guiding centers can be accomplished through a Zener tunneling mechanism, and make a significant contribution to the magnetoresistance. A remarkable oscillation effect in weak field magnetoresistance has been observed in high-mobility 2DEGs in GaAs-AlGa$_{0.3}$As$_{0.7}$ heterostructures, and can be well explained by the Zener mechanism.
We analyze dynamics of a quantum particle in a square lattice in the Hall configuration beyond the single-band approximation. For vanishing gauge (magnetic) field this dynamics is defined by the inter-band Landau-Zener tunneling, which is responsible for the phenomenon known as the electric breakdown. We show that in the presence of a gauge field this phenomenon is absent, at least, in its common sense. Instead, the Landau-Zener tunneling leads to appearance of a finite current which flows in the direction orthogonal to the vector of a potential (electric) field.
We propose and analyze the terahertz (THz) detectors based on a gated graphene p-i-n (GPIN) field-effect transistor (FET) structure. The reverse-biased i-region between the gates plays the role of the electrons and holes injectors exhibiting nonlinear $I-V$ characteristics due to the Zener-Klein tunneling. This region enables the THz signal rectification, which provides their detection. The gated regions serve as the electron and hole reservoirs and the THz resonant plasma cavities. The resonant excitation of the electron and hole plasmonic oscillations results in a substantial increase in the…
We study Landau-Zener macroscopic quantum transitions in ferromagnetic metal nanoparticles containing on the order of 100 atoms. The model that we consider is described by an effective giant-spin Hamiltonian, with a coupling to a random transverse magnetic field mimicking the effect of quasiparticle excitations and structural disorder on the gap structure of the spin collective modes. We find different types of time evolutions depending on the interplay between the disorder in the transverse field and the initial conditions of the system. In the absence of disorder, if the system starts from a…
By the insertion of thin InGaN layers into Nitrogen-polar GaN p-n junctions, polarization-induced Zener tunnel junctions are studied. The reverse-bias interband Zener tunneling current is found to be weakly temperature dependent, as opposed to the strongly temperature-dependent forward bias current. This indicates tunneling as the primary reverse-bias current transport mechanism. The Indium composition in the InGaN layer is systematically varied to demonstrate the increase in the interband tunneling current. Comparing the experimentally measured tunneling currents to a model helps identify the…
The Landau-Zener transition in a two level system can be suppressed or enhanced by coupling to an environment, depending on the temperature and the environment spectral function. We consider the marginal spectral function, when the dissipation effects are important for arbitrarily slow motion. Landau-Zener transition rate demonstrates a non-trivial dependence of the on the ``bias'', i. e. on the rate of the two energy levels relative motion. The Landau-Zener transition is fully suppressed for the values of the bias below a threshold bias set by the coupling strength. Above the threshold, the t…
We investigate spin-polarized inter-band tunneling through measurement of (Ga,Mn)As based Zener tunnel diode. By placing the diode under reverse bias, electron spin polarization is transferred from the valence band of p-type (Ga,Mn)As to the conduction band of an adjacent n-GaAs layer. The resulting current is monitored by injection into a quantum well light emitting diode whose electroluminescence polarization is found to track the magnetization of the (Ga,Mn)As layer as a function of both temperature and magnetic field.
We perform Landau-Zener-Stuckelberg-Majorana (LZSM) spectroscopy on a system with strong spin-orbit interaction (SOI), realized as a single hole confined in a gated double quantum dot. In analogy to the electron systems, at magnetic field B=0 and high modulation frequencies we observe the photon-assisted tunneling (PAT) between dots, which smoothly evolves into the typical LZSM funnel-shaped interference pattern as the frequency is decreased. In contrast to electrons, the SOI enables an additional, efficient spin-flipping interdot tunneling channel, introducing a distinct interference pattern …
We study a qubit undergoing Landau-Zener transitions enabled by the coupling to a circuit-QED mode. Summing an infinite-order perturbation series, we determine the exact nonadiabatic transition probability for the qubit, being independent of the frequency of the QED mode. Possible applications are single-photon generation and the controllable creation of qubit-oscillator entanglement.
We study effect of noise on the tunneling process of the magnetization in a sweeping field from the viewpoint of the nonadiabatic transition. The tunneling probability depends on the properties of the noise, e.g. the direction, the amplitude, and the relaxation time of the autocorrelation function. We investigate the tunneling process in the presence of noise by solving the time-dependent Schr$\rm{\ddot{o}}$dinger equation numerically, and analyze its parameter dependence. We estimate the effective tunneling gap making use of the Landau-Zener-St$\rm{\ddot{u}}$ckelberg (LZS) formula. The depend…
We investigate quantum interference effects in a superconducting Cooper-pair box by taking into account the possibility of tunneling processes involving one and two Cooper pairs. The quantum dynamics is analysed in a framework of three-level model. We compute Landau-Zener probabilities for a linear sweep of the gate charge and investigate Rabi oscillations in a periodically driven three-level system under in- and off- resonance conditions. It was shown that the Landau-Zener probabilities reveal two different patterns: "step" and "beats"-like behaviours associated with the quantum interference …
Temperature-independent magnetic viscosity in ferritin has been observed from 2 K down to 100 mK, proving that quantum tunneling plays the main role in these particles at low temperature. Magnetic relaxation has also been studied using the Landau-Zener method making the system crossing zero resonant field at different rates, alpha=dH/dt, ranging from 10^{-5} to 10^{-3} T/s, and at different temperatures, from 150 mK up to the blocking temperature. We propose a new Tln(Delta H_{eff}/tau_0 alpha) scaling law for the Landau-Zener probability in a system distributed in volumes, where Delta H_{eff}…
Previously, we have shown that the transition probability of the Landau-Zener problem in periodic lattice systems becomes large by taking into account the nonlinearity of the energy spectra, compared with the probability by the conventional Landau-Zener formula. The enhancement comes from the nonlinearity peculiar to the periodic lattice system, and this effect from the lattice on transition action cannot be neglected in the transition process. In the present paper, we first give a brief review of the previous work, and construct the transfer matrix of the Landau-Zener problem by the semiclass…
We perform Landau-Zener-Stuckelberg interferometry on a single electron GaAs charge qubit by repeatedly driving the system through an avoided crossing. We observe coherent destruction of tunneling, where periodic driving with specific amplitudes inhibits current flow. We probe the quantum dot occupation using a charge sensor, observing oscillations in the qubit population resulting from the microwave driving. At a frequency of 9 GHz we observe excitation processes driven by the absorption of up to 17 photons. Simulations of the qubit occupancy are in good agreement with the experimental data.
We predict and analyze a novel spin filter in semiconducting carbon nanotubes. By using local electrostatic gates, the conduction and valence bands can be modulated to form a double-barrier structure. The confined region below the valence band defines a Zener quantum dot, which exhibits resonant tunneling. The resonances split in a magnetic field to make a bipolar spin filter for applications in spintronics and quantum information processing. We model this using k*p envelope function theory and show that this is in excellent agreement with a corresponding tight-binding calculation.
Sinusoidal Bloch oscillations appear in band structures exposed to external fields. Landau-Zener (LZ) tunneling between different bands is usually a counteracting effect limiting Bloch oscillations. Here we consider a flat band network with two dispersive and one flat bands, e.g. for ultracold atoms and optical waveguide networks. Using external synthetic gauge and gravitational fields we obtain a perturbed yet gapless band structure with almost flat parts. The resulting Bloch oscillations consist of two parts - a fast scan through the nonflat part of the dispersion structure, and an almost co…
The carrier generation in insulators subjected to strong electric fields is characterized by the Landau-Zener formula for the tunneling probability with a nonperturbative exponent. Despite its long history with diverse applications and extensions, study of nonequilibrium steady states and associated current response in the presence of the generated carriers has been mainly limited to numerical simulations so far. Here, we develop a framework to calculate the nonequilibrium Green's function of generic insulating systems under a DC electric field, in the presence of a fermionic reservoir. Using …
We present a method to perform fault-tolerant single-qubit gate operations using Landau-Zener tunneling. In a single Landau-Zener pulse, the qubit transition frequency is varied in time so that it passes through the frequency of the radiation field. We show that a simple three-pulse sequence allows eliminating errors in the gate up to the third order in errors in the qubit energies or the radiation frequency.
The spin one half molecular system V15 shows no barrier against spin reversal. This makes possible direct phonon activation between the two levels. By tuning the field sweeping rate and the thermal coupling between sample and thermal reservoir we have control over the phonon-bottleneck phenomena previously reported in this system. We demonstrate adiabatic motion of molecule spins in time dependent magnetic fields and with different thermal coupling to the cryostat bath. We also discuss the origin of the zero-field tunneling splitting for a half-integer spin.
An innovative microscopic model with a minimal number of parameters: tunneling splitting gap, external field sweeping velocity, and decoherence rate is used to describe dynamics of the dissipative Landau-Zener transition in the presence of the decoherence. In limiting cases, the derived equation of motion gives rise to the well-known Landau-Zener and Kayanuma formula. In a general case, the description demonstrates a non-monotonic flipping probability with respect to the sweeping velocity, which is also found in some other models. This non-monotony can be explained by considering the competiti…
We study transport across p-n junctions of gapped two-dimensional semi-Dirac materials: nodal semimetals whose energy bands disperse quadratically and linearly along distinct crystal axes. The resulting electronic properties --- relevant to materials such as TiO$_2$/VO$_2$ multilayers and $α$-(BEDT-TTF)$_2$I$_3$ salts --- continuously interpolate between those of mono- and bi-layer graphene as a function of propagation angle. We demonstrate that tunneling across the junction depends on the orientation of the tunnel barrier relative to the crystalline axes, leading to strongly non-monotonic cur…
Single spin state evolution induced by the Landau-Zener-Stückelberg-Majorana (LZSM) interference in a Zeeman-spit four level system in a periodically driven double quantum dot is studied theoretically by the Floquet stroboscopic method. An interplay between spin-conserving and spin-flip tunneling processes with the Electric Dipole Spin Resonance (EDSR) that is induced in an individual dot and enhanced by the LZSM multiple level crossings with the neighboring quantum dot is investigated as a function of the microwave (MW) frequency, driving amplitude, interdot detuning, and magnetic field. A nu…
We present details about an experimental method based on the Landau Zener model which allows to measure very small tunnel splittings $Δ$ in molecular clusters Fe8. The measurements are performed with an array of micro-SQUIDs. The observed oscillations of Delta as a function of the magnetic field applied along the hard anisotropy axis are explained in terms of topological quantum interference of two tunnel paths of opposite windings. Transitions between M = -S and (S - n), with n even or odd, revealed a parity (symmetry) effect which is analogous to the suppression of tunneling predicted for ha…
Since the pioneering works by Landau, Zener, Stückelberg, and Majorana (LZSM), it has been known that driving a quantum two-level system results in tunneling between its states. Even though the interference between these transitions is known to be important, it is only recently that it became both accessible, controllable, and useful for engineering quantum systems. Here, we study systematically various aspects of LZSM physics and review the relevant literature, significantly expanding the review article in [Shevchenko, S. N., S. Ashhab, and F. Nori (2010), "Landau-Zener-Stückelberg interferom…
For a Landau-Zener transition in a two-level system, the probability for a particle, initially in the first level, {\em i}, to survive the transition and to remain in the first level, depends exponentially on the square of the tunnel matrix element between the two levels. This result remains valid when the second level, {\em f}, is broadened due to e.g. coupling to continuum [V. M. Akulin and W. P. Schleicht, Phys. Rev. A {\bf 46}, 4110 (1992)]. If the level, {\em i}, is also coupled to continuum, albeit much weaker than the level {\em f}, a particle, upon surviving the transition, will eventu…
Electronic transport in a carbon nanotube (CNT) metal-oxide-semiconductor field effect transistor (MOSFET) is simulated using the non-equilibrium Green's functions method with the account of electron-phonon scattering. For MOSFETs, ambipolar conduction is explained via phonon-assisted band-to-band (Landau-Zener) tunneling. In comparison to the ballistic case, we show that the phonon scattering shifts the onset of ambipolar conduction to more positive gate voltage (thereby increasing the off current). It is found that the subthreshold swing in ambipolar conduction can be made as steep as 40mV/d…
We study theoretically spin current generation from a band insulator with PT symmetry, which is associated with Zener tunneling in strong dc electric fields. Each band in this system is doubly degenerate with opposite spins, but spin rotational symmetry is not preserved in general. We consider the condition for spin current generation in connection with the nature of the wave function, which ultimately depends on a geometric quantity known as the shift vector. From an analysis of a two-band model, we find that the shift vector is necessary for spin current generation in a PT symmetric system. …
Bloch oscillations are a powerful tool to investigate spectra with Dirac points. By varying band parameters, Dirac points can be manipulated and merged at a topological transition towards a gapped phase. Under a constant force, a Fermi sea initially in the lower band performs Bloch oscillations and may Zener tunnel to the upper band mostly at the location of the Dirac points. The tunneling probability is computed from the low energy universal Hamiltonian describing the vicinity of the merging. The agreement with a recent experiment on cold atoms in an optical lattice is very good.
