Achieving control over light-matter interaction in custom-tailored nanostructures is at the core of modern quantum electrodynamics [1-15]. In ultrastrongly coupled systems [5-15], excitation is repeatedly exchanged between a resonator and an electronic transition at a rate known as the vacuum Rabi frequency $Ω_R$. For $Ω_R$ approaching the resonance frequency $ω_c$, novel quantum phenomena including squeezed states [16], Dicke superradiant phase transitions [17,18], the collapse of the Purcell effect [19], and a population of the ground state with virtual photon pairs [16,20] are predicted. Yet, the experimental realization of optical systems with $Ω_R$/$ω_c$ has remained elusive. Here, we introduce a paradigm change in the design of light-matter coupling by treating the electronic and the photonic components of the system as an entity instead of optimizing them separately. Using the electronic excitation to not only boost the oscillator strength but furthermore tailor the shape of the vacuum mode, we push $Ω_R$/$ω_c$ of cyclotron resonances ultrastrongly coupled to metamaterials far beyond unity. As one prominent illustration of the unfolding possibilities, we calculate a ground state population of 0.37 virtual photons for our best structure with $Ω_R$/$ω_c$ = 1.43, and suggest a realistic experimental scenario for measuring vacuum radiation by cutting-edge terahertz quantum detection [21,22].
In this article we propose a system capable of THz radiation with quantum yield above unity. The system consists of nanoparticles where the material composition varies along the radial direction of each nanoparticle in such a way that a ladder of equidistant energy levels emerges. By then exciting the highest level of this ladder we produce multiple photons of the same frequency in the THz range. We demonstrate how we can calculate a continuous material composition profile that achieves a high quantum yield and then show that a more experimentally friendly design of a multishell nanoparticle c…
We describe studies on the nanoscale transport dynamics of carriers in strained AlN/GaN/AlN quantum wells: an electron-hole bilayer charge system with large difference in transport properties between the two charge layers. From electronic band diagram analysis, the presence of spatially separated two-dimensional electron and hole charge layers is predicted at opposite interfaces. Since these charge layers exhibit distinct spectral signatures at terahertz frequencies, a combination of terahertz and far-infrared spectroscopy enables us to extract (a) individual contributions to the total conduct…
Transport and gain properties of a resonant-phonon terahertz quantum cascade laser are calculated using nonequilibrium Green's functions. Impurity scattering is shown to be responsible for contrasting nonlinear effects in the transport and the gain properties. For typical doping concentrations, the current density is found to be weakly sensitive to the impurity scattering strength. In contrast, the calculated gain is found to be very sensitive to the impurity scattering strength. This difference is attributed to the strong momentum dependence of the long-range coupling to charged impurities. S…
We report on the observation of terahertz (THz) radiation induced band-to-band impact ionization in \HgTe quantum well (QW) structures of critical thickness, which are characterized by a nearly linear energy dispersion. The THz electric field drives the carriers initializing electron-hole pair generation. The carrier multiplication is observed for photon energies less than the energy gap under the condition that the product of the radiation angular frequency $ω$ and momentum relaxation time $τ_{\text l}$ larger than unity. In this case, the charge carriers acquire high energies solely because …
Persistent, oscillatory charge and spin currents are shown to be driven by a two-component terahertz laser pulse in a one-dimensional mesoscopic ring with Rashba-Dresselhaus spin orbit interactions (SOI) linear in the electron momentum. The characteristic interference effects result from the opposite precession directions imposed on the electron spin by the two SOI couplings. The time dependence of the currents is obtained by solving numerically the equation of motion for the density operator, which is later employed in calculating statistical averages of quantum operators on few electron eige…
We investigate the effect of Rashba spin-orbit coupling (SOC) on the optoelectronic properties of n- and p-type monolayer MoS2. The optical conductivity is calculated within the Kubo formalism. We find that the spin-flip transitions enabled by the Rashba SOC result in a wide absorption window in the optical spectrum. Furthermore, we evaluate the effects of the polarization direction of the radiation, temperature, carrier density, and the strength of the Rashba spin-orbit parameter on the optical conductivity. We find that the position, width, and shape of the absorption peak or absorption wind…
A novel lasing scheme for terahertz quantum cascade lasers, based on consecutive phonon-photon-phonon emissions per module, is proposed and experimentally demonstrated. The charge transport of the proposed structure is modeled using a rate equation formalism. An optimization code based on a genetic algorithm was developed to find a four-well design in the $\mathrm{GaAs/Al_{0.25}Ga_{0.75}As}$ material system that maximizes the product of population inversion and oscillator strength at 150 K. The fabricated devices using Au double-metal waveguides show lasing at 3.2 THz up to 138 K. The electric…
A Schottky diode integrated into a terahertz quantum cascade laser waveguide couples directly to the internal laser fields. In a multimode laser, the diode response is correlated with both the instantaneous power and the coupling strength to the diode of each lasing mode. Measurements of the rectified response of diodes integrated in two quantum cascade laser cavities at different locations indicate that the relative diode position strongly influences the laser-diode coupling.
We investigate the effects of the intense terahertz laser field and the spin-orbit coupling on single electron spin in a quantum dot. The laser field and the spin-orbit coupling can strongly affect the electron density of states and can excite a magnetic moment. The direction of the magnetic moment depends on the symmetries of the system, and its amplitude can be tuned by the strength and frequency of the laser field as well as the spin-orbit coupling.
Electron-electron (e-e) interaction is known as a source of logarithmic renormalizations for Dirac fermions in quantum field theory. The renormalization of electron--optical phonon coupling (EPC) by e-e interaction, which plays a pivotal role in hot carrier and phonon dynamics, has been discussed after the discovery of graphene. We investigate the hot carrier dynamics and the EPC strength using time-resolved ultrabroadband terahertz (THz) spectroscopy combined with numerical simulation based on the Boltzmann transport equation and comprehensive temperature model. The large negative photoconduc…
The spin relaxation in a 1D InAs quantum dot with the Rashba spin-orbit coupling under driving THz magnetic fields is investigated by developing the kinetic equation with the help of the Floquet-Markov theory, which is generalized to the system with the spin-orbit coupling, to include both the strong driving field and the electron-phonon scattering. The spin relaxation time can be effectively prolonged or shortened by the terahertz magnetic field depending on the frequency and strength of the terahertz magnetic field. The effect can be understood as the sideband-modulated spin-phonon scatterin…
Dirac plasmons in graphene hybridize with phonons of transition metal dichalcogenides (TMDs) when the materials are combined in so-called van der Waals heterostructures (vdWh), thus forming surface plasmon-phonon polaritons (SPPPs). The extend to which these modes are coupled depends on the TMD composition and structure, but also on the plasmons' properties. By performing realistic simulations that account for the contribution of each layer of the vdWh separately, we calculate how the strength of plasmon-phonon coupling depends on the number and composition of TMD layers, on the graphene Fermi…
We present a theoretical description of the nonlinear response induced by an elliptically-polarized terahertz beam normally-incident on intrinsic and extrinsic metallic armchair graphene nanorib- bons. Our results show that using a straightforward experimental setup, it should be possible to observe novel polarization-dependent nonlinearities at low excitation field strengths of the or- der of 10 4 V/m. At low temperatures the Kerr nonlinearities in extrinsic nanoribbons persist to significantly higher excitation frequencies than they do for linear polarizations, and at room tem- peratures, th…
Spintronic emitters are a unique class of terahertz (THz) sources due to their quasi-two-dimensional geometry and thereby their capability to couple to resonator near fields. Global excitation of the emitters often obstructs the intricate details of the coupling mechanisms between local THz dipoles and the individual modes of resonator structures. Here, we demonstrate the spatial mapping of the coupling strength between a local terahertz source on a spintronic emitter and far-field light mediated by a structured metallic environment. For a bow-tie geometry, experimental results are reproduced …
The effect of a tunable, externally coupled Fabry-Pérot cavity to resonantly enhance the optical Hall effect signatures at terahertz frequencies produced by a traditional Drude-like two-dimensional electron gas is shown and discussed in this communication. As a result, the detection of optical Hall effect signatures at conveniently obtainable magnetic fields, for example by neodymium permanent magnets, is demonstrated. An AlInN/GaN-based high electron mobility transistor structure grown on a sapphire substrate is used for the experiment. The optical Hall effect signatures and their dispersions…
Ultrafast charge transport in strongly biased semiconductors is at the heart of highspeed electronics, electro-optics, and fundamental solid-state physics. Intense light pulses in the terahertz (THz) spectral range have opened fascinating vistas: Since THz photon energies are far below typical electronic interband resonances, a stable electromagnetic waveform may serve as a precisely adjustable bias. Novel quantum phenomena have been anticipated for THz amplitudes reaching atomic field strengths. We exploit controlled THz waveforms with peak fields of 72 MV/cm to drive coherent interband polar…
Ultrafast non-thermal manipulation of magnetization by light relies on either indirect coupling of the electric field component of the light with spins via spin-orbit interaction or direct coupling between the magnetic field component and spins. Here we propose a novel scenario for coupling between the electric field of light and spins via optical modification of the exchange interaction, one of the strongest quantum effects, the strength of which can reach 1000 Tesla. We demonstrate that this isotropic opto-magnetic effect, which can be called the inverse magneto-refraction, is allowed in a m…
The electron gas hosted in a two-dimensional solid-state matrix, such as a quantum well or a two-dimensional van der Waals heterostructure, supports the propagation of plasma waves. Nonlinear interactions between plasma waves, due to charge conservation and current convection, generate a constant density gradient which can be detected as a dc potential signal at the boundaries of the system. This phenomenon is at the heart of a plasma-wave photodetection scheme which was first introduced by Dyakonov and Shur for electronic systems with a parabolic dispersion and then extended to the massless D…
Excitons in monolayer transition-metal-dichalcogenides (TMDs) dominate their optical response and exhibit strong light-matter interactions with lifetime-limited emission. While various approaches have been applied to enhance light-exciton interactions in TMDs, the achieved strength have been far below unity, and a complete picture of its underlying physical mechanisms and fundamental limits has not been provided. Here, we introduce a TMD-based van der Waals heterostructure cavity that provides near-unity excitonic absorption, and emission of excitonic complexes that are observed at ultra-low e…
