Hybrid superconductor-semiconductor devices are currently one of the most promising platforms for realizing Majorana zero modes. Their topological properties are controlled by the band alignment of the two materials, as well as the electrostatic environment, which are currently not well understood. Here, we pursue to fill in this gap and address the role of band bending and superconductor-semiconductor hybridization in such devices by analyzing a gated single Al-InAs interface using a self-consistent Schrodinger-Poisson approach. Our numerical analysis shows that the band bending leads to an interface quantum well, which localizes the charge in the system near the superconductor-semiconductor interface. We investigate the hybrid band structure and analyze its response to varying the gate voltage and thickness of the Al layer. This is done by studying the hybridization degrees of the individual subbands, which determine the induced pairing and effective $g$-factors. The numerical results are backed by approximate analytical expressions which further clarify key aspects of the band structure. We find that one can obtain states with strong superconductor-semiconductor hybridization at the Fermi energy, but this requires a fine balance of parameters, with the most important constraint being on the width of the Al layer. In fact, in the regime of interest, we find an almost periodic dependence of the hybridization degree on the Al width, with a period roughly equal to the thickness of an Al monolayer. This implies that disorder and shape irregularities, present in realistic devices, may play an important role for averaging out this sensitivity and, thus, may be necessary for stabilizing the topological phase.
Combining monolayers of different two-dimensional (2D) semiconductors into heterostructures opens up a wealth of possibilities for novel electronic and optical functionalities. Exploiting them hinges on accurate measurements of the band parameters and orbital hybridization in separate and stacked monolayers, many of which are only available as small samples. The recently introduced technique of angle-resolved photoemission spectroscopy with submicron spatial resolution (μ-ARPES) offers the capability to measure small samples, but the energy resolution obtained for such exfoliated samples to da…
We explore ways in which the close proximity between graphene sheets and monolayers of 2D superconductors can lead to hybridization between their collective excitations. We consider heterostructures formed by combinations of graphene sheets and 2D superconductor monolayers. The broad range of energies in which the graphene plasmon can exist, together with its tunability, makes such heterostrucutres promising platforms for probing the many-body physics of superconductors. We show that the hybridization between the graphene plasmon and the Bardasis-Schrieffer mode of a 2D superconductor results …
Recent development in fabrication of hybrid nanostructures allows for creation of quantum interferometers that combine semiconductor and superconductor materials. We show that in those nanostructures the joint phenomena of Aharonov-Bohm effect and Andreev reflections can be used to determine the length on which the electron is retro-reflected as a hole. We propose to exploit this feature for probing of the quasiparticle coherence length in semiconductor-superconductor hybrids by a magnetoconductance measurement.
We present measurements of one-dimensional superconductor-semiconductor Coulomb islands, fabricated by gate confinement of a two-dimensional InAs heterostructure with an epitaxial Al layer. When tuned via electrostatic side gates to regimes without sub-gap states, Coulomb blockade reveals Cooper-pair mediated transport. When sub-gap states are present, Coulomb peak positions and heights oscillate in a correlated way with magnetic field and gate voltage, as predicted theoretically, with (anti) crossings in (parallel) transverse magnetic field indicating Rashba-type spin-orbit coupling. Overall …
The technology of superconductor-semiconductor nanowire devices has matured in the last years in the quest for topological quantum computing. This makes it feasible to make more complex and sophisticated devices. We investigate multi-terminal superconductor-semiconductor wires to access feasibility of another topological phenomenon: Weyl singularities in their spectrum. We have found an abundance of Weyl singularities for devices with intermediate size of the electrodes. We describe their properties and the ways the singularities emerge and disappear upon variation of the setup parameters.
The mechanism of the magnetoconductance oscillations in junctions of a ballistic semiconductor and a superconductor is discussed. The oscillations appear when both the normal and the Andreev reflection occur at the interface. The interplay between the classical cyclotron motion of a quasiparticle and the phase shift caused by the magnetic field is the origin of the conductance oscillations.
Disorder in a proximitizing bulk superconductor can scatter quasiparticles in a putative topological superconductor and eventually destroy the topological superconducting state. We use a scattering approach and a random-matrix calculation to estimate the disorder scattering time in a topological Josephson junction. We find that the disorder scattering rate from the bulk of the superconductor, even in the strong coupling limit, is suppressed in the ratio of Fermi momenta between the semiconductor and superconductor. This suppression of disorder scattering is accompanied by near perfect Andreev …
We investigate the impact of electrostatics on the proximity effect between a magnetic insulator and a semiconductor wire in semiconductor-superconductor-magnetic insulator hybrid structures. By performing self-consistent Schr$\ddot{\rm o}$dinger-Poisson calculations using an effective model of the hybrid system, we find that large effective Zeeman fields consistent with the emergence of topological superconductivity emerge within a large parameter window in wires with overlapping layers of magnetic insulator and superconductor, but not in non-overlapping structures. We show that this behavior…
We report magneto-transport measurements of quasi-1-dimensional (1D) Al-InAs nanowires produced via etching of a hybrid superconductor-semiconductor two-dimensional electron gas (2DEG). Tunnel spectroscopy measurements above the superconducting gap provide a means of identifying the 1D sub-bands associated with the confined 1D region. Fitting the data to a model that includes the different components of the spin-orbit interaction (SOI) reveals their strength, of interest for evaluating the suitability of superconductor-semiconductor 2DEG for realizing Majorana qubits.
One of the most promising platforms for one-dimensional topological superconductivity is based on semiconducting nanowires with strong spin-orbit coupling (SOC), where s-wave superconductivity is induced by proximity effect and an external Zeeman field drives the system into the topological superconducting phase with Majorana bound states (MBSs) at the end of the wire. During last years this idea has led to a great number of important experiments in hybrid superconductor-semiconductor systems, where the main signature is an emergent zero-bias peak (ZBP) in the differential conductance as the Z…
Semiconductors in the proximity of superconductors have been proposed to support phases hosting Majorana bound states. When the systems undergo a topological phase transition towards the Majorana phase, the spectral gap closes, then reopens, and the quasiparticle band spin polarization is inverted. We focus on two paradigmatic semiconductor-superconductor heterostructures and propose an all-electrical spectroscopic probe sensitive to the spin inversion at the topological transition. Our proposal relies on the indirect coupling of a time-dependent electric field to the electronic spin due to th…
We present a powerful and general approach to describe the coupling of Majorana fermions to external leads, of interacting or non-interacting electrons. Our picture has the Klein factors of bosonization appearing as extra Majoranas hybridizing with the physical ones. We demonstrate the power of this approach by solving a highly nontrivial SO(M) Kondo problem arising in topological superconductors with M Majorana-lead couplings, allowing for arbitrary M and for conduction electron interactions. We find that these topological Kondo problems give rise to robust non-Fermi liquid behavior, even for…
Transport studies of Andreev bound states (ABSs) are complicated by the interplay of charging effects and superconductivity. Here, we compare transport approaches to ABS spectroscopy in a semiconductor-superconductor island to a charge-sensing approach based on an integrated radio-frequency single-electron transistor. Consistency of the methods demonstrates that fast, non-invasive charge sensing allows accurate quantitative measurement of ABSs while eluding some complexities of transport.
The prospect of coupling a two-dimensional (2D) semiconductor heterostructure to a superconductor opens new research and technology opportunities, including fundamental problems in mesoscopic superconductivity, scalable superconducting electronics, and new topological states of matter. For instance, one route toward realizing topological matter is by coupling a 2D electron gas (2DEG) with strong spin-orbit interaction to an s-wave superconductor. Previous efforts along these lines have been hindered by interface disorder and unstable gating. Here, we report measurements on a gateable InGaAs/In…
Conductance $G$ of a 2DEG-Superconductor (S) device in a high magnetic field is studied: $G(ν)$ is calculated. When the cyclotron diameter in 2DEG is larger than the width of the 2DEG-S surface then $G(ν)$ becomes nonmonotonous function due to the Aharonov--Bohm type interference of quasiparticles at the surface. At certain parameters of the junction the conductance oscillates with $ν$.
Excitons in bilayer transition metal dichalcogenides (2L-TMDs) are Coulomb-bound electron/hole pairs that can be viewed as broadly tunable analogs of atomic or molecular systems. Here, we study the properties of 2L-TMD excitons under strong electric field. To overcome the field limit, reached in previous experiments, we developed a new organic/inorganic molecular gating technique. Our approach allows reaching the field > 0.27 V nm-1, about twice higher than previously available. Under this field inter and intra-layer excitonic are brought into an energetic resonance, allowing us to discover ne…
We study the electronic properties of a planar semiconductor-superconductor heterostructure, in which a thin ferromagnetic insulator layer lies in between and acts as a spin filtering barrier. We find that in such a system one can simultaneously enhance the strengths of all the three important induced physical quantities, i.e., Rashba spin-orbit coupling, exchange coupling, and superconducting pairing potential, for the hybrid mode by external gating. Our results show specific advantage of this stacked device geometry compared to conventional devices. We further discuss how to optimize geometr…
We investigate zero-bias conductance peaks that arise from coalescing subgap Andreev states, consistent with emerging Majorana zero modes, in hybrid semiconductor-superconductor wires defined in a two-dimensional InAs/Al heterostructure using top-down lithography and gating. The measurements indicate a hard superconducting gap, ballistic tunneling contact, and in-plane critical fields up to $3$~T. Top-down lithography allows complex geometries, branched structures, and straightforward scaling to multicomponent devices compared to structures made from assembled nanowires.
Subband occupancy (i.e. the number of occupied subbands or energy levels in the semiconductor) is a key physical parameter characterizing the topological properties of superconductor-semiconductor hybrid systems in the context of the search for non-Abelian Majorana zero modes. We theoretically study the subband occupation of semiconductor nanowire devices as function of the applied gate potential, the semiconductor-superconductor (SM-SC) work function difference, and the surface charge density by solving self-consistently the Schrödinger-Poisson equations for the conduction electrons of the se…
We study a superconducting quantum point contact made of a narrow In$_{0.75}% $Ga$_{0.25}$As channel with Nb proximity electrodes. The narrow channel is formed in a gate-fitted constriction of InGaAs/InAlAs/InP heterostructure hosting a two-dimensional electron gas. When the channel opening is varied with the gate, the Josephson critical current exhibits a discretized variation that arises from the quantization of the transverse momentum in the channel. The quantization of Josephson critical current persists down to the single-channel regime, providing an unambiguous demonstration of a semicon…
We propose a new approach to create Majorana fermions at the edge of a periodically driven semiconductor-superconductor Heterostructure. We calculate the quasi-energy spectrum of the periodically driven Heterostructure by using the Floquet's theory. When the interaction between different Brillouin zones of quasi-energy is neglected, one Majorana fermion can be created at each edge of the Heterostructure when the ratio of driven amplitude and driven frequency is larger than a minimum. Furthermore, when the interaction between the nearest Brillouin zones of quasi-energy is considered, we restric…
Mechanical strain is a powerful tuning knob for excitons, Coulomb-bound electron-hole complexes dominating optical properties of two-dimensional semiconductors. While the strain response of bright free excitons is broadly understood, the behavior of dark free excitons (long-lived excitations that generally do not couple to light due to spin and momentum conservation) or localized excitons related to defects remains mostly unexplored. Here, we develop a technique capable of straining pristine suspended WSe2 kept at cryogenic temperatures up to 3\% to study the strain behavior of these fragile m…
Uniform, defect-free crystal interfaces and surfaces are crucial ingredients for realizing high-performance nanoscale devices. A pertinent example is that advances in gate-tunable and topological superconductivity using semiconductor/superconductor electronic devices are currently built on the hard proximity-induced superconducting gap obtained from epitaxial indium arsenide/aluminium heterostructures. Fabrication of devices requires selective etch processes; these exist only for InAs/Al hybrids, precluding the use of other, potentially superior material combinations. We present a crystal grow…
We study the effect of external electric fields on superconductor-semiconductor coupling by measuring the electron transport in InSb semiconductor nanowires coupled to an epitaxially grown Al superconductor. We find that the gate voltage induced electric fields can greatly modify the coupling strength, which has consequences for the proximity induced superconducting gap, effective g-factor, and spin-orbit coupling, which all play a key role in understanding Majorana physics. We further show that level repulsion due to spin-orbit coupling in a finite size system can lead to seemingly stable zer…
Semiconductor-superconductor hybrids are commonly used in research on topological quantum computation. Traditionally, top-down approaches involving dry or wet etching are used to define the device geometry. These often aggressive processes risk causing damage to material surfaces, giving rise to scattering sites particularly problematic for quantum applications. Here, we propose a method that maintains the flexibility and scalability of selective area grown nanowire networks while omitting the necessity of etching to create hybrid segments. Instead, it takes advantage of directional growth met…
We show theoretically that quantized zero-bias conductance peaks should be ubiquitous in superconductor-semiconductor hybrids by employing a zero-dimensional random matrix model with continuous tuning parameters. We demonstrate that a normal metal-superconductor (NS) junction conductance spectra can be generically obtained in this model replicating all features seen in recent experimental results. The theoretical quantized conductance peaks, which explicitly do not arise from spatially isolated Majorana zero modes, are easily found by preparing a contour plot of conductance over several indepe…
The hybrid combination of superconductors and low-dimensional semiconductors offers a versatile ground for novel device concepts, such as sources of spin-entangled electrons, nanoscale superconducting magnetometers, or recently proposed qubits based on topologically protected Majorana fermions. The underlying physics behind such hybrid devices ultimately rely on the magnetic properties of sub-gap excitations, known as Andreev levels. Here we report the Zeeman effect on the Andreev levels of a semiconductor nanowire quantum dot (QD) strongly coupled to a conventional superconductor. The combina…
Nonlocal tunneling spectroscopy of multiterminal semiconductor-superconductor hybrid devices is a powerful tool to investigate the Andreev bound states below the parent superconducting gap. We examine how to exploit both microscopic and geometrical symmetries of the system to extract information on the normal and Andreev transmission probabilities from the multiterminal electric or thermoelectric differential conductance matrix under the assumption of an electrostatic potential landscape independent of the bias voltages, as well as the absence of leakage currents. These assumptions lead to sev…
We consider a two-dimensional electron gas with Rashba spin-orbit interaction (SOI) partially covered by an s-wave superconductor, where the uncovered region remains normal but is exposed to an effective Zeeman field applied perpendicular to the plane. We find analytically and numerically Andreev bound states (ABSs) formed in the normal region and show that, due to SOI and by tuning the parameters of the system deeply into the topologically trivial phase, one can reach a regime where the energy of the lowest ABS becomes pinned close to zero as a function of Zeeman field. The energy of such an …
Recent experiments on conduction between a semiconductor and a superconductor have revealed a variety of new mesoscopic phenomena. Here is a review of the present status of this rapidly developing field. A scattering theory is described which leads to a conductance formula analogous to Landauer's formula in normal-state conduction. The theory is used to identify features in the conductance which can serve as "signatures" of phase-coherent Andreev reflection, i.e. for which the phase coherence of the electrons and the Andreev-reflected holes is essential. The applications of the theory include …
We study the electronic structure of full-shell superconductor-semiconductor nanowires, which have recently been proposed for creating Majorana zero modes, using an eight-band $\vec{k} \cdot \vec{p}$ model within a fully self-consistent Schrödinger-Poisson scheme. We find that the spin-orbit coupling induced by the intrinsic radial electric field is generically weak for sub-bands with their minimum near the Fermi energy. Furthermore, we show that the chemical potential windows consistent with the emergence of a topological phase are small and sparse and can only be reached by fine tunning the …
We theoretically consider the proximity effect in semiconductor-superconductor hybrid nanostructures, which are being extensively studied in the context of the ongoing search for non-Abelian Majorana fermions in solid state systems. Specifically, we consider the dependence on the thickness of the semiconductor in the direction normal to the interface, a physical effect that has been uncritically neglected in all prior work on the subject. Quite surprisingly, we find the completely unanticipated result that increasing the semiconductor thickness leads to a drastic suppression of the induced sup…
Semiconductor quantum dots have proven to be a useful platform for quantum simulation in the solid state. However, implementing a superconducting coupling between quantum dots mediated by a Cooper pair has so far suffered from limited tunability and strong suppression. This has limited applications such as Cooper pair splitting and quantum dot simulation of topological Kitaev chains. In this work, we propose how to mediate tunable effective couplings via Andreev bound states in a semiconductor-superconductor nanowire connecting two quantum dots. We show that in this way it is possible to indiv…
Semiconductor nanowires such as InAs and InSb are promising materials for studying Majorana zero-modes and demonstrating non-Abelian particle exchange relevant for topological quantum computing. While evidence for Majorana bound states in nanowires has been shown, the majority of these experiments are marked by significant disorder. In particular, the interfacial inhomogeneity between the superconductor and nanowire is strongly believed to be the main culprit for disorder and the resulting soft superconducting gap ubiquitous in tunneling studies of hybrid semiconductor-superconductor systems. …
The proximity effect refers to the phenomenon whereby superconducting properties are induced in a normal conductor that is in contact with an intrinsically superconducting material. In particular, the combination of nano-structured semiconductors with bulk superconductors is of interest because these systems can host unconventional electronic excitations such as Majorana fermions when the semiconductor's charge carriers are subject to a large spin-orbit coupling. The latter requirement generally favors the use of hole-doped semiconductors. On the other hand, basic symmetry considerations imply…
We investigate the effect of single and multiple impurities on the Zeeman-localized, spin polarized bound states in dilute magnetic semiconductor hybrid system. Such bound states appear whenever a dilute magnetic semiconductor showing giant Zeeman effect is exposed to an external magnetic field showing nanoscale inhomogeneity. We consider the specific example of a superconductor-dilute magnetic semiconductor hybrid, calculate the energy spectrum and the wave functions of the bound states in the presence of a single impurity, and monitor the evolution of the bound state as a function of the imp…
Hybrid superconductor-semiconductor nanowires are predicted to undergo a field-induced phase transition from a trivial to a topological superconductor, marked by the closure and re-opening of the excitation gap, followed by the emergence of Majorana bound states at the nanowire ends. Many local density-of-states measurements have reported signatures of the topological phase, however this interpretation has been challenged by alternative explanations. Here, by measuring nonlocal conductance, we identify the closure of the excitation gap in the bulk of the semiconductor before the emergence of z…
Magnetic adatom chains on surfaces constitute fascinating quantum spin systems. Superconducting substrates suppress interactions with bulk electronic excitations but couple the adatom spins to a chain of subgap Yu-Shiba-Rusinov (YSR) quasiparticles. Using a scanning tunneling microscope, we investigate such correlated spin-fermion systems by constructing Fe chains adatom by adatom on superconducting NbSe$_2$. The adatoms couple entirely via the substrate, retaining their quantum spin nature. In dimers, we observe that the deepest YSR state undergoes a quantum phase transition due to Ruderman-K…
A dc electric current can be induced in a hybrid semiconductor-superconductor system under illumination it by a circularly polarized light with the frequency below the energy of semiconductor interband transitions. In conditions when the light beam is unable to create real electron-hole excitations, this phenomenon is reminiscent of the Meissner effect in the static magnetic field. Such an effect can be employed in systems combining cavity photons and superconducting quantum circuits.
We have fabricated a sub-micron-sized structure consisting of an InAs-based 2DEG, two narrow Nb leads and a gate, where the indirect ballistic transport between the non-oppositely superconducting contacts can be controlled by the voltage applied to the gate. This new kind of tuneable junction can be used for applications and allows several fundamental questions related to the transport mechanism to be studied. First results of experiments carried out in this respect are presented.
A hybrid superconductor--two-dimensional electron gas microdevice is presented. Its working principle is based on the suppression of Andreev reflection at the superconductor-semiconductor interface caused by a magnetic barrier generated by a ferromagnetic strip placed on top of the structure. Device switching is predicted with fields up to some mT and working frequencies of several GHz, making it promising for applications ranging from microswitches and storage cells to magnetic field discriminators.
Motivated by recent experiments searching for Majorana zero modes in tripartite semiconductor nanowires with epitaxial superconductor and ferromagnetic-insulator layers, we explore the emergence of topological superconductivity in such devices for paradigmatic arrangements of the three constituents. Accounting for the competition between magnetism and superconductivity, we treat superconductivity self consistently and describe the electronic properties, including the superconducting and ferromagnetic proximity effects, within a direct wave-function approach. We conclude that the most viable me…
We provide a derivation of a spin Skyrmion number classification for two-dimensional topological superconductors constructed from ferromagnetic and Rashba spin-orbit coupled semiconductor-superconductor heterostructures. We show that in the non-trivial topological phase, characterized by a non-zero Chern number, there is always a topological spin texture in the occupied bands represented by a Skyrmion number. The Skyrmion number has the advantage of being both physically intuitive and directly measurable using spin-sensitive band structure imaging techniques. In addition, we show that the Skyr…
Hybrid superconductor-semiconductor heterostructures are promising platforms for realizing topological superconductors and exploring Majorana bound states physics. Motivated by recent experimental progress, we theoretically study how magnetic insulators offer an alternative to the use of external magnetic fields for reaching the topological regime. We consider different setups, where: (1) the magnetic insulator induces an exchange field in the superconductor, which leads to a splitting in the semiconductor by proximity effect, and (2) the magnetic insulator acts as a spin-filter tunnel barrier…
A superconducting ring with a pi junction made from superconductor/ferromagnetic-metal/superconductor (S-FM-S) exhibits a spontaneous current without an external magnetic field in the ground state. Such pi ring provides so-called quiet qubit that can be efficiently decoupled from the fluctuation of the external field. However, the usage of the FM gives rise to strong Ohmic dissipation. Therefore, the realization of pi junctions without FM is expected for qubit applications. We theoretically consider the possibility of the pi coupling for S/Eu-chalcogenides/S junctions based on the d-f Hamilton…
As an analogy to the Weyl point in k-space, we search for energy levels which close at a single point as a function of a three dimensional parameter space. Such points are topologically protected in the sense that any perturbation which acts on the two level subsystem can be corrected by tuning the control parameters. We find that parameter controlled Weyl points are ubiquitous in semiconductor-superconductor quantum dots and that they are deeply related to Majorana zero modes. In this paper, we present several semiconductor-superconductor quantum dot devices which host parameter controlled We…
Implementing superconductors capable of proximity-inducing a large energy-gap in semiconductors in the presence of strong magnetic fields is a major goal towards applications of semiconductor/superconductor hybrid materials in future quantum information technologies. Here, we study the performance of devices consisting of InAs nanowires in electrical contact to molybdenum-rhenium (MoRe) superconducting alloys. The MoRe thin films exhibit transition temperatures ~10 K and critical fields exceeding 6 T. Normal/superconductor devices enabled tunnel spectroscopy of the corresponding induced superc…
We explore the possibility of using the inhomogeneous magnetic field carried by an Abrikosov vortex in a type-II superconductor to localize spin-polarized textures in a nearby magnetic semiconductor quantum well. We show how Zeeman-induced localization induced by a single vortex is indeed possible, and use these results to investigate the effect of a periodic vortex array on the transport properties of the magnetic semiconductor. In particular, we find an unconventional Integer Quantum Hall regime, and predict directly testable experimental consequences due to the presence of the periodic spin…
An inherent difficulty in studying mesoscopic effects in semiconductor--superconductor hybrid structures is the large Schottky barrier which often forms at the interface. A large technological effort has been invested in in improving the contact between the superconductor and the two-dimensional electron gas (2DEG) of a semiconductor heterostructure, and in recent years this has become possible for e.g. GaAs-Al, GaAs-In, and InAs-Nb junctions. This development motivates quantitative theoretical modeling of sample-specific transport properties. The aim of our work is to model the conducting pro…
We show that spin-polarized electron transmission across semiconductor/superconductor (Sm/S) hybrid structures depends sensitively on the degree of spin polarization as well as the strengths of potential and spin-flip scattering at the interface. We demonstrate that increasing the Fermi velocity mismatch in the Sm and S regions can lead to enhanced junction transparency in the presence of spin polarization. We find that the Andreev reflection amplitude at the superconducting gap energy is a robust measure of the spin polarization magnitude, being independent of the strengths of potential and s…
We study tunneling conductance in ferromagnetic semiconductor/insulator/s-wave superconductor junction where Rashba spin-orbit interaction (RSOI) and exchange field are taken into account in the ferromagnetic semiconductor. We show that normalized conductance at zero voltage has a maximum as a function of RSOI for high transparent interface and finite exchange field. This is because Andreev reflection probability shows a nonmonotonic dependence on RSOI in the presence of the exchange field. On the other hand, for intermediate transparent interface, normalized conductance at zero voltage has a …
