Hybrid superconductor-semiconductor heterostructures are promising platforms for realizing topological superconductors and exploring Majorana bound states physics. Motivated by recent experimental progress, we theoretically study how magnetic insulators offer an alternative to the use of external magnetic fields for reaching the topological regime. We consider different setups, where: (1) the magnetic insulator induces an exchange field in the superconductor, which leads to a splitting in the semiconductor by proximity effect, and (2) the magnetic insulator acts as a spin-filter tunnel barrier between the superconductor and the semiconductor. We show that the spin splitting in the superconductor alone cannot induce a topological transition in the semiconductor. To overcome this limitation, we propose to use a spin-filter barrier that enhances the magnetic exchange and provides a mechanism for a topological phase transition. Moreover, the spin-dependent tunneling introduces a strong dependence on the band alignment, which can be crucial in quantum-confined systems. This mechanism opens up a route towards networks of topological wires with fewer constraints on device geometry compared to previous devices that require external magnetic fields.
We provide a derivation of a spin Skyrmion number classification for two-dimensional topological superconductors constructed from ferromagnetic and Rashba spin-orbit coupled semiconductor-superconductor heterostructures. We show that in the non-trivial topological phase, characterized by a non-zero Chern number, there is always a topological spin texture in the occupied bands represented by a Skyrmion number. The Skyrmion number has the advantage of being both physically intuitive and directly measurable using spin-sensitive band structure imaging techniques. In addition, we show that the Skyr…
We show that odd-parity superconductivity occurs in multilayer Rashba systems without requiring spin-triplet Cooper pairs. A pairing interaction in the spin-singlet channel stabilizes the odd-parity pair-density-wave (PDW) state in the magnetic field parallel to the two-dimensional conducting plane. It is shown that the layer-dependent Rashba spin-orbit coupling and the orbital effect play essential roles for the PDW state in binary and tricolor heterostructures. We demonstrate that the odd-parity PDW state is a symmetry-protected topological superconducting state characterized by the one-dime…
We investigate a heterostructure system with a spin-orbit coupled semiconductor sandwiched by an s-wave superconductor and a ferromagnetic insulator, which supports Majorana fermions (MFs) at the superconducting vortex cores. We propose a scheme of transporting and braiding the MFs, which only requires application of point-like gate voltages in a system with nano-meter patterns. By solving the time-dependent Bogoliubov-de Gennes equation numerically, we monitor the time evolutions of MF wave-functions and show that the braiding of MFs with non-Abelian statistics can be achieved by adiabatic sw…
We have performed angle-resolved photoemission spectroscopy on a heterostructure consisting of topological insulator Bi2Te3 and iron chalcogenide FeTe fabricated on SrTiO3 substrate by molecular-beam-epitaxy technique. This system was recently found to show superconductivity albeit non-superconducting nature of each constituent material. Upon interfacing FeTe with two quintuple layers of Bi2Te3, we found that the Dirac-cone surface state of Bi2Te3 is shifted toward higher binding energy, while the holelike band at the Fermi level originating from FeTe moves toward lower binding energy. This su…
Unconventional superconductivity and in particular triplet superconductivity have been front and center of topological materials and quantum technology research. Here we report our observation of triplet superconductivity in nonmagnetic CoSi$_2$/TiSi$_2$ heterostructures on silicon. CoSi$_2$ undergoes a sharp superconducting transition at a critical temperature $T_c \approx$ 1.5 K, while TiSi$_2$ is a normal metal. We investigate conductance spectra of both two-terminal CoSi$_2$/TiSi$_2$ tunnel junctions and three-terminal T-shaped CoSi$_2$/TiSi$_2$ superconducting proximity structures. We rep…
We develop a unified numerical approach for modeling semiconductor-superconductor heterostructures. Our approach takes into account on equal footing important key ingredients: proximity-induced superconductivity, orbital and Zeeman effect of an applied magnetic field, spin-orbit coupling as well as the electrostatic environment. As a model system, we consider indium arsenide (InAs) nanowires with epitaxial aluminum (Al) shell and demonstrate qualitative agreement of the obtained results with the existing experimental data. Finally, we characterize the topological superconducting phase emerging…
Vertical graphene heterostructures made up of graphene layers separated by BN spacers allow for novel ways of tuning the interactions between electrons. We study the possibility of electron pairing mediated by modified repulsive interactions. Long range intravalley and short range intervalley interactions give rise to different anisotropic phases. We show that a superconducting state with gaps of opposite signs in different valleys, an odd momentum pairing state, can exist above carrier densities of $5-10 \times 10^{13} {\rm cm}^{-2}$. The dependence of the transition temperature on the differ…
Measurement of multiple Andreev reflection (MAR) in a Josephson junction made from an InAs heterostructure with epitaxial aluminum is used to quantify the highly transparent semiconductor-superconductor interface, indicating near-unity transmission. The observed temperature dependence of MAR does not follow a conventional BCS form, but instead agrees with a model in which the density of states in the quantum well acquires an effective induced gap, in our case 180 μeV, close to that of the epitaxial superconductor. Carrier density dependence of MAR is investigated using a depletion gate, reveal…
The recent interest in the low-energy states in vortices of semiconductor-superconductor heterostructures are mainly fueled by the prospects of using Majorana zero modes for quantum computation. The knowledge of low-lying states in the vortex core is essential as they pose a limitation on the topological computation with these states. Recently, the low-energy spectra of clean heterostructures, for superconducting-pairing profiles that vary slowly on the scale of the Fermi wavelength of the semiconductor, have been analytically calculated. In this work, we formulate an alternative method based …
Proximitizing magnetic textures and $s$-wave superconductors is becoming a platform for engineering topological superconductivity and Majorana fermions by the means of exchange processes. However, the consequences of orbital effects have not yet been fully taken into account. In this work, we investigate the magnetic skyrmion texture-induced orbital effects using a Ginzburg-Landau approach and clarify the conditions under which they can induce superconducting vortices. These orbital effects are then included in Bogoliubov-De-Gennes theory containing the exchange interaction, as well as superco…
We observe proximity-induced superconductivity in the \textit{in situ} prepared heterostructures constructed by topological insulator Bi$_{2}$Te$_{3}$ thin films and high-temperature cuprate superconductors Bi$_{2}$Sr$_{2}$CaCu$_{2}$O$_{8+δ}$. The superconducting gap maximum is about 7.6 meV on the surface of Bi$_{2}$Te$_{3}$ thin films with a thickness of two quintuple layers, and the gap value decreases with an increase in the film thickness. Moreover, the quasiparticle interference data show a clear evidence of a twofold symmetric superconducting gap with gap minima along one pair of the pr…
Heterostructures allow the realization of electronic states that are difficult to obtain in isolated systems. Exemplary is the case of quasi-one-dimensional heterostructures formed by a superconductor and a semiconductor with spin-orbit coupling in which Majorana zero-energy modes can be realized. We study the effect of a single impurity on the spectrum of superconducting heterostructures. We find that the coupling between the superconductor and the semiconductor can strongly affect the impurity-induced states and may induce additional subgap bound states that are not present in isolated unifo…
Motivated by recent experiments searching for Majorana zero modes in tripartite semiconductor nanowires with epitaxial superconductor and ferromagnetic-insulator layers, we explore the emergence of topological superconductivity in such devices for paradigmatic arrangements of the three constituents. Accounting for the competition between magnetism and superconductivity, we treat superconductivity self consistently and describe the electronic properties, including the superconducting and ferromagnetic proximity effects, within a direct wave-function approach. We conclude that the most viable me…
We have performed angle-resolved photoemission spectroscopy (ARPES) on Cux(PbSe)5(Bi2Se3)6 (CPSBS; x = 1.47), a superconductor derived from a topological insulator heterostructure, to elucidate the electronic states relevant to the occurrence of possible unconventional superconductivity. Upon Cu intercalation into the parent compound (PbSe)5(Bi2Se3)6, we observed a distinct energy shift of the bulk conduction band due to electron doping. Photon-energy dependent ARPES measurements of CPSBS revealed that the observed bulk band forms a cylindrical electronlike Fermi surface at the Brillouin-zone …
The interplay between superconductivity and ferromagnetism in the superconductor/ferromagnet (SC/FM) heterostructures generates many interesting physical phenomena, including spin-triplet superconductivity, superconducting order parameter oscillation, and topological superconductivity. The unique physical properties make the SC/FM heterostructures as promising platforms for future superconducting spintronics and quantum computation applications. In this article, we review important research progress of SC/FM heterostructures from superconducting spintronics to quantum computation, and it is or…
We demonstrate the transfer of the superconducting properties of NbTi---a large-gap high-critical-field superconductor---into an InAs heterostructure via a thin intermediate layer of epitaxial Al. Two device geometries, a Josephson junction and a gate-defined quantum point contact, are used to characterize interface transparency and the two-step proximity effect. In the Josephson junction, multiple Andreev reflection reveal near-unity transparency, with an induced gap $Δ^*=0.50~\mathrm{meV}$ and a critical temperature of $7.8~\mathrm{K}$. Tunneling spectroscopy yields a hard induced gap in the…
A one-band model within the effective mass approximation is adopted to characterize the energy structure and oscillator strength of type-II semiconductor spherical core-shell quantum dots. The heteroepitaxial strain of the core-shell heterostructure is modeled by the elastic continuum approach. The model is applied to ZnTe/ZnSe core-shell, a wide band gap type-II heterostructure. The simulated absorption spectra are in fair agreement with available experimental results.
The designer approach has become a new paradigm in accessing novel quantum phases of matter. Moreover, the realization of exotic states such as topological insulators, superconductors and quantum spin liquids often poses challenging or even contradictory demands for any single material. For example, it is presently unclear if topological superconductivity, which has been suggested as a key ingredient for topological quantum computing, exists at all in any naturally occurring material . This problem can be circumvented by using designer heterostructures combining different materials, where the …
Topological superconductivity in quasi-one-dimensional systems is a novel phase of matter with possible implications for quantum computation. Despite years of effort, a definitive signature of this phase in experiments is still debated. A major cause of this ambiguity is the side effects of applying a magnetic field: induced in-gap states, vortices, and alignment issues. Here we propose a planar semiconductor-superconductor heterostructure as a platform for realizing topological superconductivity without applying a magnetic field to the 2D electron gas hosting the topological state. Time-rever…
A topological insulator (TI) interfaced with an s-wave superconductor has been predicted to host an unusual form of superconductivity known as topological superconductivity (TSC). Molecular beam epitaxy (MBE) has been the primary approach in the scalable synthesis of the TI/superconductor heterostructures. Although the growth of epitaxial TI films on s-wave superconductors has been achieved, it remains an outstanding challenge for synthesizing atomically thin TI/superconductor heterostructures, which are critical for engineering the TSC phase. Here, we used MBE to grow Bi2Se3 films with the co…

We propose a new approach to create Majorana fermions at the edge of a periodically driven semiconductor-superconductor Heterostructure. We calculate the quasi-energy spectrum of the periodically driven Heterostructure by using the Floquet's theory. When the interaction between different Brillouin zones of quasi-energy is neglected, one Majorana fermion can be created at each edge of the Heterostructure when the ratio of driven amplitude and driven frequency is larger than a minimum. Furthermore, when the interaction between the nearest Brillouin zones of quasi-energy is considered, we restric…
We study the electronic properties of a planar semiconductor-superconductor heterostructure, in which a thin ferromagnetic insulator layer lies in between and acts as a spin filtering barrier. We find that in such a system one can simultaneously enhance the strengths of all the three important induced physical quantities, i.e., Rashba spin-orbit coupling, exchange coupling, and superconducting pairing potential, for the hybrid mode by external gating. Our results show specific advantage of this stacked device geometry compared to conventional devices. We further discuss how to optimize geometr…
We present a theory that describes the appearance of circular polarization of the photoluminescence (PL) in ferromagnet-semiconductor hybrid heterostructures due to spin-dependent tunneling of photoexcited carriers from a quantum well into a magnetic layer. The theory succeeds in explaining the experimental data on time-resolved PL for heterostructures consisting of InGaAs-based quantum well (QW) and a spatially separated Mn $δ$-layer. We show that the circular polarization of the PL originates from dynamic spin polarization of electrons due to spin-dependent leakage from the QW onto Mn donor …
The phenomenon of mesoscopic Spin-Hall effect reveals in a nonequilibrium spin accumulation (driven by electric current) at the edges of a ballistic conductor or, more generally, in the regions with varying electron density. In this paper we review our recent results on spin accumulation in ballistic two-dimensional semiconductor heterostructures with Rashba/Dresselhaus spin orbit interactions, and extend the method developed previously to predict the existince of spin-Hall effect on the surface of three-dimensional topological insulators. The major difference of the new Spin-Hall effect is it…
Semiconductors in the proximity of superconductors have been proposed to support phases hosting Majorana bound states. When the systems undergo a topological phase transition towards the Majorana phase, the spectral gap closes, then reopens, and the quasiparticle band spin polarization is inverted. We focus on two paradigmatic semiconductor-superconductor heterostructures and propose an all-electrical spectroscopic probe sensitive to the spin inversion at the topological transition. Our proposal relies on the indirect coupling of a time-dependent electric field to the electronic spin due to th…
Hexagonally patterned two-dimensional $p$-type semiconductor systems are quantum simulators of graphene with strong and highly tunable spin-orbit interactions. We show that application of purely in-plane magnetic fields, in combination with the crystallographic anisotropy present in low-symmetry semiconductor interfaces, allows Chern insulating phases to emerge from an originally topologically insulating state after a quantum phase transition. These phases are characterized by pairs of co-propagating edge modes and Hall conductivities $σ_{xy} = +\frac{2 e^2}{h}, -\frac{2 e^2}{h}$ in the absenc…
We propose an implementation of external homogeneous magnetic fields in k$\cdot$p Hamiltonians for holes in heterostructures, in which we made use of the minimal coupling prior to introduce the envelope function approximation. Illustrative calculations for holes in InGaAs quantum dot molecules show that the proposed Hamiltonian outperforms standard Luttinger model [Physical Review 102, 1030 (1956)] describing the experimentally observed magnetic response. The present implementation culminates our previous proposal [Phys. Rev. B 82, 155307 (2010)].
We theoretically investigate an extrinsic spin Hall effect (SHE) in semiconductor heterostructures due to the scattering by an artificial potential created by antidot, STM tip, etc. The potential is electrically tunable. First, we formulate the SHE in terms of phase shifts in the partial wave expansion for two-dimensional electron gas. The effect is significantly enhanced by the resonant scattering when the attractive potential is properly tuned. Second, we examine a three-terminal device including an antidot, which possibly produces a spin current with polarization of more than 50%.
The introduction of superconductivity to the Dirac surface states of a topological insulator leads to a topological superconductor, which may support topological quantum computing through Majorana zero modes. The development of a scalable material platform is key to the realization of topological quantum computing. Here we report on the growth and properties of high-quality (Bi,Sb)2Te3/graphene/gallium heterostructures. Our synthetic approach enables atomically sharp layers at both hetero-interfaces, which in turn promotes proximity-induced superconductivity that originates in the gallium film…
We study the properties of heterostructures formed by two layers of diluted magnetic semiconductor separated by a nonmagnetic semiconductor layer. We find that there is a RKKY-type exchange coupling between the magnetic layers that oscilles between ferromagnetic and antiferromagnetic as a function of the different parameters in the problem. The different transport properties of these phases make that this heterostructure presents strong magnetoresistive effects. The coupling can be also modified by an electric field. We propose that it is possible to alter dramatically the electrical resistanc…
Realizing topological superconductivity and Majorana zero modes in the laboratory is one of the major goals in condensed matter physics. We review the current status of this rapidly-developing field, focusing on semiconductor-superconductor proposals for topological superconductivity. Material science progress and robust signatures of Majorana zero modes in recent experiments are discussed. After a brief introduction to the subject, we outline several next-generation experiments probing exotic properties of Majorana zero modes, including fusion rules and non-Abelian exchange statistics. Finall…
The possibility of a novel type of semiconductor quantum dots obtained by spatially modulating the spin-orbit coupling intensity in III-V heterostructures is discussed. Using the effective mass model we predict confined one-electron states having peculiar spin properties. Furthermore, from mean field calculations (local-spin-density and Hartree-Fock) we find that even two electrons could form a bound state in these dots.
We show that a semiconductor thin film can acquire a non-trivial spin texture due to the proximity effect induced by a topological insulator. The effect stems from coupling to the topological surface states and is present even when the insulator is doped. We propose a semiconductor/topological insulator heterostructure as a device that allows measuring interface properties and probing surface states in uncompensated samples. We also find that the topological insulator surface modes can be significantly broadened and shifted by the presence of metallic contacts.
We present a new method for calculating electronic states in low-dimensional semiconductor heterostructures, which is based on the real-space Hamiltonian in the envelope function approximation. The numerical implementation of the method is extremely simple; all subband energy levels and envelope functions are directly obtained by a single evaluation of the heterostructure Hamiltonian matrix. We test the method in the 6- and 8-band k \cdot p models as well as in a simple parabolic one-band model and demonstrate its great accuracy. The method can be straightforwardly generalized to a general n-b…
We propose a nanodevice based on a typical planar semiconductor heterostructure with lateral confinement potential created by voltages applied to local electrodes. We show how to obtain near parabolical confinement along the nanodevice, and how to use coherent states of the harmonic oscillator for spatial separation of electron densities corresponding to opposite spin directions. In such a way, an entangled state of Schrödinger's cat type is created. We performed simulations of a realistic nanodevice model by numerical solving the time-dependent Schrödinger's equation together with simultaneou…
In this paper, we show that HgCdTe heterostructures may support bound electronic states embedded in the continuum, such that the discrete energy spectrum overlaps the continuous spectrum. Although the proposed heterostructures are generally penetrable by an incoming electron wave, it is shown that they may support spatially localized trapped stationary states with an infinite lifetime. We discuss the possibility of a free electron being captured by the proposed open resonator, and present a detailed study of the trapping lifetime in the case of a detuned resonator.
A new approach to the growth of diluted magnetic semiconductors with two dimensional electron gas in InAs quantum well has been developed. The method is based on molecular-beam epitaxy of coherent "hybrid" AlSb/InAs/(Zn,Mn)Te heterostructures with a III-V/II-VI interface inside. The giant Zeeman splitting of the InAs conduction band caused by exchange interaction with Mn2+ ions has been proved by measuring the microwave radiation induced spin polarized electric currents.
A fractal-like alignment of quantum wells is shown to accommodate resonant states with long lifetimes. For the parameters of the semiconductor heterostructure GaAs/Al$_{0.4}$Ga$_{0.6}$As with the well depth 300meV, a resonant state of the energy as high as 44meV with the lifetime as long as 2.8\{mu}s is shown to be achievable.
Van der Waals (vdW) heterostructures formed by two-dimensional magnets and semiconductors have provided a fertile ground for fundamental science and for spintronics. We present first-principles calculations finding a proximity exchange splitting of 14 meV equivalent to an effective Zeeman field of 120 T in the vdW magnet-semiconductor heterostructure MoS$_2$/CrBr$_3$, leading to a 2D spin-polarized half-metal with carrier densities ranging up to $10^{13}$ cm$^{-2}$. We consequently explore the effect of large exchange coupling on the electronic bandstructure when the magnetic layer hosts chira…

Based on first-principles density functional calculations, we show that SnS and SnSe layers can form mechanically rigid heterostructures with the constituent puckered or buckled monolayers. Due to the strong interlayer coupling, the electronic wavefunctions of the conduction and valence band edges are delocalized across the heterostructure. The resultant bandgap of the heterostructures reside in the infrared region. With strain engineering, the heterostructure bandgap undergoes transition from indirect to direct in the puckered phase. Our results show that there is a direct correlation between…
Using the Matsubara Green's function formalism we calculate the temperature dependence of the nonequilibrium spin polarization induced by an external electric field in the presence of spin-orbit coupling. The model Hamiltonian includes an isotropic k-cubed form of the Rashba spin-orbit interaction. Such a Hamiltonian captures the electronic and spin properties of two-dimensional electron (hole) gas at the surfaces or interfaces of transition metal oxides or in p-doped semiconductor heterostructures. The induced spin polarization is calculated for the nonmagnetic as well as magnetic electron/ho…
We theoretically studied the in-plane tunneling spectroscopy of the hybrid structure composed of a metal and a semiconductor with Rashba spin-orbit coupling. We found that the energy spacing between two distinct features in the conductance spectrum can be used to measure the Rashba energy of the semiconductor. We also considered the effect that varying the probability of spin-conserving and spin-flip scattering at the interface has on the overall conductance. Surprisingly, an increase in interface scattering probability can actually result in increased conductance under certain conditions. Par…
We study nuclear relaxation in the presence of localized electrons in a two-dimensional electron gas in a disordered delta-doped semiconductor heterostructure and show that this method can reliably probe their magnetic interactions and possible long-range order. In contrast, we argue that transport measurements, the commonly employed tool, may not sometimes distinguish between spatial disorder and long-range order. We illustrate the utility of using the nuclear relaxation method to detect long-range order by analyzing a recent proposal made on the basis of transport measurements, on the sponta…

Heterostructures combining topological and non-topological materials constitute the next frontier in the effort to incorporate topological insulators (TIs) into functional electronic devices. We show that the properties of the interface states appearing at the planar boundary between a topologically-trivial semiconductor (SE) and a TI are controlled by the symmetry of the interface. In contrast to the well-studied helical Dirac surface states, SE-TI interface states exhibit elliptical contours of constant energy and complex spin textures with broken helicity. We derive a general effective Hami…
We report a type of solar cells based on graphene/CdTe Schottky heterostructure, which can be improved by surface engineering as graphene is one-atomic thin. By coating a layer of ultrathin CdSe quantum dots onto graphene/CdTe heterostructure, the power conversion efficiency is increased from 2.08% to 3.1%. Photo-induced doping is mainly accounted for this enhancement, as evidenced by transport, photoluminescence and quantum efficiency measurements. This work demonstrates a feasible way of designing solar cells with incorporating one dimensional and two dimensional materials.
We show that a film of a semiconductor such as GaAs, in which s-wave superconductivity and a Zeeman splitting are induced by proximity effect, supports zero-energy Majorana fermion modes in the ordinary vortex excitations. The key to the topological order is the existence of spin-orbit coupling, coexisting with proximity-induced s-wave superconductivity. Since time reversal symmetry is explicitly broken, the edge of the film constitutes a chiral Majorana wire. The heterostructure we propose -- a semiconducting thin film sandwiched between an s-wave superconductor and a magnetic insulator -- is…
We have shown that electron spin density can be generated by a dc current flowing across a $pn$ junction with an embedded asymmetric quantum well. Spin polarization is created in the quantum well by radiative electron-hole recombination when the conduction electron momentum distribution is shifted with respect to the momentum distribution of holes in the spin split valence subbands. Spin current appears when the spin polarization is injected from the quantum well into the $n$-doped region of the $pn$ junction. The accompanied emission of circularly polarized light from the quantum well can ser…
We report on a process that enables the removal of II-VI semiconductor epilayers from their GaAs growth substrate and their subsequent transfer to arbitrary host environments. The technique combines mechanical lapping and layer selective chemical wet etching and is generally applicable to any II-VI layer stack. We demonstrate the non-invasiveness of the method by transferring an all-II-VI magnetic resonant tunneling diode. High resolution X-ray diffraction proves that the crystal integrity of the heterostructure is preserved. Transport characterization confirms that the functionality of the de…
A supersolid, a counter-intuitive quantum state in which a rigid lattice of particles flows without resistance, has to date not been unambiguously realised. Here we reveal a supersolid ground state of excitons in a double-layer semiconductor heterostructure over a wide range of layer separations outside the focus of recent experiments. This supersolid conforms to the original Chester supersolid with one exciton per supersolid site, as distinct from the alternative version reported in cold-atom systems of a periodic modulation of the superfluid density. We provide the phase diagram augmented by…
