The magnetic circular dichroism and the Faraday rotation are the fundamental phenomena of great practical importance arising from the breaking of the time reversal symmetry by a magnetic field. In most materials the strength and the sign of these effects can be only controlled by the field value and its orientation. Furthermore, the terahertz range is lacking materials having the ability to affect the polarisation state of the light in a non-reciprocal manner. Here we demonstrate, using broadband terahertz magneto-electro-optical spectroscopy, that in graphene both the magnetic circular dichroism and the Faraday rotation can be modulated in intensity, tuned in frequency and, importantly, inverted using only electrostatic doping at a fixed magnetic field. In addition, we observe strong magneto-plasmonic resonances in a patterned array of graphene antidots, which potentially allows exploiting these magneto-optical phenomena in a broad THz range.
We study the interaction between polarized terahertz (THz) radiation and micro-structured large-area graphene in transmission geometry. In order to efficiently couple the radiation into the two-dimensional material, a lateral periodic patterning of a closed graphene sheet by intercalation doping into stripes is chosen, yielding unequal transmittance of the radiation polarized parallel and perpendicular to the stripes. Indeed, a polarization contrast up to 20% is observed. The effect even increases up to 50% when removing graphene stripes in analogy to a wire grid polarizer. The polarization de…
The advance of terahertz science and technology yet lays wait for the breakthrough in high-efficiency and high-power solid-state terahertz sources applicable at room temperature. Plasmon in two-dimensional electron gas (2DEG) has long been pursued as a type of promising active medium for terahertz emitters. However, a high wall-plug efficiency sufficient for high-power operation has not been achieved. Here we report spontaneous terahertz emission tunable in a frequency range from 0.3 to 2.5 THz through electrical excitation of plasmon or plasmon-polariton modes in a grating-gate coupled AlGaN/…
We propose and analize a graphene tunneling transit time device based on a heterostructure with a lateral p-i-n junction electrically induced in the graphene layer by the applied gate voltages of different polarity. The depleted i-section of the graphene layer (between the gates) serves as both the tunneling injector and the transit region. Using the developed device model, we demonstrate that the ballistic transit of electrons and holes generated due to interband tunneling in the i-section results in the negative ac conductance in the terahertz frequency range, so that the device can serve as…
Switchable metamaterials offer unique solutions for efficiently manipulating electromagnetic waves, particularly for terahertz waves, which has been difficult since naturally occurring materials rarely respond to terahertz frequencies controllably. However, few terahertz modulators demonstrated to date exhibit simultaneously low attenuation and high modulation depth. In this letter we propose a new class of electrically-tunable terahertz metamaterial modulators employing metallic frequency-selective-surfaces (FSS) in conjunction with capacitively-tunable layers of electrons, promising near 100…
We propose and discuss terahertz electro-absorption modulators based on graphene plasmonic structures. The active device consists of a self-gated pair of graphene layers, which are patterned to structures supporting THz plasmonic resonances. These structures allow for efficient control of the effective THz optical conductivity, thus absorption, even at frequencies much higher than the Drude roll-off in graphene where most previously proposed graphene-based devices become inefficient. Our analysis shows that reflectance-based device configurations, engineered so that the electric field is enhan…
Terahertz field induced photocurrents in graphene were studied experimentally and by microscopic modeling. Currents were generated by cw and pulsed laser radiation in large area as well as small-size exfoliated graphene samples. We review general symmetry considerations leading to photocurrents depending on linear and circular polarized radiation and then present a number of situations where photocurrents were detected. Starting with the photon drag effect under oblique incidence, we proceed to the photogalvanic effect enhancement in the reststrahlen band of SiC and edge-generated currents in …
We have studied the coherent intercavity coupling of the evanescent fields of the whispering gallery modes of two terahertz quantum-cascade lasers implemented as microdisk cavities. The electrically pumped single-mode operating microcavities allow to electrically control the coherent mode coupling for proximity distances of the cavities up to 30-40 μ\m. The optical emission of the strongest coupled photonic molecule can be perfectly switched by the electrical modulation of only one of the coupled microdisks. The threshold characteristics of the strongest coupled photonic molecule demonstrates …
Terahertz plasmons and magnetoplasmons propagating along electrically and chemically doped graphene p-n junctions are investigated. It is shown that such junctions support non-reciprocal magnetoplasmonic modes which get concentrated at the middle of the junction in one direction and split away from the middle of the junction in the other direction under the application of an external static magnetic field. This phenomenon follows from the combined effects of circular birefringence and carrier density non-uniformity. It can be exploited for the realization of plasmonic isolators.
Plasmons, collective oscillations of electron systems, can efficiently couple light and electric current, and thus can be used to create sub-wavelength photodetectors, radiation mixers, and on-chip spectrometers. Despite considerable effort, it has proven challenging to implement plasmonic devices operating at terahertz frequencies. The material capable to meet this challenge is graphene as it supports long-lived electrically-tunable plasmons. Here we demonstrate plasmon-assisted resonant detection of terahertz radiation by antenna-coupled graphene transistors that act as both plasmonic Fabry-…

The rectification of electromagnetic waves to direct currents is a crucial process for energy harvesting, beyond-5G wireless communications, ultra-fast science, and observational astronomy. As the radiation frequency is raised to the sub-terahertz (THz) domain, ac-to-dc conversion by conventional electronics becomes challenging and requires alternative rectification protocols. Here we address this challenge by tunnel field-effect transistors made of bilayer graphene (BLG). Taking advantage of BLG's electrically tunable band structure, we create a lateral tunnel junction and couple it to an ant…
We theoretically analyze the influence of magnetic field on small-signal absorption and gain in a superlattice. We predict a very large and tunable THz gain due to nonlinear cyclotron oscillations in crossed electric and magnetic fields. In contrast to Bloch gain, here the superlattice is in an electrically stable state. We also find that THz Bloch gain can be significantly enhanced with a perpendicular magnetic field. If the magnetic field is tilted with respect to the superlattice axis, the usually unstable Bloch gain profile becomes stable in the vicinity of Stark-cyclotron resonances.
We evaluate the proposed resonant terahertz (THz) detectors on the base of field-effect transistors (FETs) with split gates, electrically induced lateral p-n junctions, uniform graphene layer (GL) or perforated (in the p-n junction depletion region) graphene layer (PGL) channel. The perforated depletion region forms an array of the nanoconstions or nanoribbons creating the barriers for the holes and electrons. The operation of the GL-FET- and PGL-FET detectors is associated with the rectification of the ac current across the lateral p-n junction enhanced by the excitation of bound plasmonic os…
The strong light-matter interaction in graphene over a broad frequency range has opened up a plethora of photonics applications of graphene. The goal of this paper is to present the voltage tunability of plasmons in gated single- and multi-layer graphene structures. Device concepts for plasmonic interconnects and antennas and their performance for THz communication are presented. For the first time, the role of gate voltage and the thickness of the gate dielectric on the characteristics of plasmon propagation in graphene are quantified by accounting for both the interface trap capacitance and …
Among its many outstanding properties, graphene supports terahertz surface plasma waves -- sub-wavelength charge density oscillations connected with electromagnetic fields that are tightly localized near the surface[1,2]. When these waves are confined to finite-sized graphene, plasmon resonances emerge that are characterized by alternating charge accumulation at the opposing edges of the graphene. The resonant frequency of such a structure depends on both the size and the surface charge density, and can be electrically tuned throughout the terahertz range by applying a gate voltage[3,4]. The p…
We report experimental observation of electrically-tunable coherent perfect absorption (CPA) of terahertz (THz) radiation in graphene. We develop a reflection-type tunable THz cavity formed by a large-area graphene layer, a metallic reflective electrode and an electrolytic medium in between. Ionic gating in the THz cavity allows us to tune the Fermi energy of graphene up to 1eV and to achieve critical coupling condition at 2.8 THz with absorption of 99%. With the enhanced THz absorption, we were able to measure the Fermi energy dependence of the transport scattering time of highly doped graphe…
The gate-controllable complex conductivity of graphene offers unprecedented opportunities for reconfigurable plasmonics at THz and mid-IR frequencies. However, the requirement of a gating electrode close to graphene and the single `control knob' that this approach offers for graphene conductivity limits the practical implementation and performance of graphene-controllable plasmonic devices. Herein, we report on graphene stacks composed of two or more graphene monolayers separated by electrically thin dielectrics and present a simple and rigorous theoretical framework for their characterization…
Ultrafast and sensitive (noise equivalent power <1 nWHz-1/2) light-detection in the Terahertz (THz) frequency range (0.1-10 THz) and at room-temperature is key for applications such as time-resolved THz spectroscopy of gases, complex molecules and cold samples, imaging, metrology, ultra-high-speed data communications, coherent control of quantum systems, quantum optics and for capturing snapshots of ultrafast dynamics, in materials and devices, at the nanoscale. Here, we report room-temperature THz nano-receivers exploiting antenna-coupled graphene field effect transistors integrated with lith…
Photoconductivity of novel materials is the key property of interest for design of photodetectors, optical modulators, and switches. Despite the photoconductivity of most novel 2d materials has been studied both theoretically and experimentally, the same is not true for 2d p-n junctions that are necessary blocks of most electronic devices. Here, we study the sub-terahertz photocoductivity of gapped bilayer graphene with electrically-induced p-n junctions. We find a strong positive contribution from junctions to resistance, temperature resistance coefficient and photo-resistivity at cryogenic t…
Electrically injected terahertz (THz) radiation sources are extremely appealing given their versatility and miniaturization potential, opening the venue for integrated-circuit THz technology. In this work, we show that coherent THz frequency combs in the range $0.5~\mathrm{THz}<ω/2π<10~\mathrm{THz}$ can be generated making use of graphene plasmonics. Our setup consists of a graphene field-effect transistor with asymmetric boundary conditions, with the radiation originating from a plasmonic instability that can be controlled by direct current injection. We put forward a combined analytical and …
We present an electrically tunable terahertz two dimensional plasmonic interferometer with an integrated detection element that down converts the terahertz fields to a DC signal. The integrated detector utilizes a resonant plasmonic homodyne mixing mechanism that measures the component of the plasma waves in-phase with an excitation field functioning as the local oscillator. Plasmonic interferometers with two independently tuned paths are studied. These devices demonstrate a means for developing a spectrometer-on-a-chip where the tuning of electrical length plays a role analogous to that of ph…

Based on the studies of propagation of an exciton-polariton condensate in a patterned optical microcavity with an embedded graphene layer, we propose a design of a Y-shaped electrically-controlled optical switch. The polaritons are driven by a time-independent force due to the microcavity wedge shape and by a time-dependent drag force owing to the interaction of excitons in graphene and the electric current running in a neighboring quantum well. It is demonstrated that one can control the polariton flow direction by changing the direction of the electric current. The simulations also show that…
We analyze the dynamic operation of an optical modulator based on double graphene-layer(GL) structure utilizing the variation of the GL absorption due to the electrically controlled Pauli blocking effect. The developed device model yields the dependences of the modulation depth on the control voltage and the modulation frequency. The excitation of plasma oscillations in double-GL structure can result in the resonant increase of the modulation depth, when the modulation frequency approaches the plasma frequency, which corresponds to the terahertz frequency for the typical parameter values.
Silicene is a competitive and promising 2D material, possessing interesting topological, electronic and optical properties. The presence of strong spin orbit interaction in silicene and its analogues, germanene and tinene, leads to the opening of a gap in the energy spectrum and spin-splitting of the bands in each valley. We develop a general method to determine the magneto-optic response of silicene, when a Gaussian beam is incident on silicene grown on a dielectric substrate in the presence of a static magnetic field. We use a semiclassical treatment of silicene monolayer to describe the Far…
Graphene, the first truly two-dimensional (one atom thin) material, possesses strongly nonlinear electrodynamic and optical properties. At low (microwave, terahertz) frequencies this results from the unique electronic property of graphene - the "relativistic", linear energy dispersion of its electrons and holes. At high (infrared, visible) frequencies its nonlinear response functions have resonances due to the inter-band transitions between the electron and hole bands. The position of these resonances on the frequency axis depends on the Fermi energy, or the charge carrier density, which can b…
Magnetic resonance is a widely-established phenomenon that probes magnetic properties such as magnetic damping and anisotropy. Even though the typical resonance frequency of a magnet ranges from gigahertz to terahertz, experiments also report the resonance near zero frequency in a large class of magnets. Here we revisit this phenomenon by analyzing the symmetry of the system and find that the resonance frequency ($ω$) follows a universal power law $ω\varpropto |H-H_c|^p$, where $H_c$ is the critical field at which the resonance frequency is zero. When the magnet preserves the rotational symmet…
