We investigate the topological and transport properties of the recently discovered valley-polarized quantum anomalous Hall (VQAH) phase. In single layer, the phase is realized through the competition between two types of spin-orbit coupling, which breaks the symmetry between the two valleys. We show that the topological phase transition from conventional quantum anomalous Hall phase to the VQAH phase is due to the change of topological charges with the generation of additional skyrmions in the real spin texture, when the band gap closes and reopens at one of the valleys. In the presence of short range disorders, pairs of the gapless edge channels (one from each valley in a pair) would be destroyed due to intervalley scattering. However, we discover that in an extended range of moderate scattering strength, the transport through the system is quantized and fully valley-polarized, i.e. the system is equivalent to a quantum anomalous Hall system with valley-filtered chiral edge channels. We further show that with additional layer degree of freedom, much richer phase diagram could be realized with multiple VQAH phases. For a bilayer system, we demonstrate that topological phase transitions could be controlled by the interlayer bias potential.
Valley filtering processes have been explored in different graphene-based configurations and scenarios to control transport responses. Here we propose graphene multi-terminal set-ups properly designed to obtain valley filtered currents in a broad range of energy, besides the possibility of controlling their directions. We explore graphene systems with extended mechanical fold-like deformations as an opportunity to enhance valley filtered transmission. The mixing between the electronic confinement effects due to a magnetic field and strain results in a selective drive of the current components …
In solid, the crystalline structure can endow electron an internal degree of freedom known as valley, which characterizes the degenerate energy minima in momentum space. The recent success in optical pumping of valley polarization in 2D transition metal dichalcogenides (TMDs) has greatly promoted the concept of valley-based informatics and electronics. However, between the demonstrated valley polarization of transient electron-hole pair excitations and practical valleytronic operations, there exist obvious gaps to fill, among which is the valley pump of long-lived charge carriers. Here we disc…
The hydrogenated $\rm{Sb}$ monolayer epitaxially grown on a $\rm{LaFeO_3}$ substrate is a novel type of two-dimensional material hosting quantum spin-quantum anomalous Hall (QS-QAH) states. For a device formed by $\rm{Sb}$ monolayer ribbon, the QAH edge states, belong to a single valley, are located at opposite edges of the ribbon. The QSH edge states, on the other hand, belong to the other valley and are distributed in a very narrow region at the same edge. In this paper, we find such material can be used to fabricate perfect valley filter. Adopting scattering matrix method and Green's functi…
In silicon spin qubits, the valley splitting must be tuned far away from the qubit Zeeman splitting to prevent fast qubit relaxation. In this work, we study in detail how the valley splitting depends on the electric and magnetic fields as well as the quantum dot geometry for both ideal and disordered Si/SiGe interfaces. We theoretically model a realistic electrostatically defined quantum dot and find the exact ground and excited states for the out-of-plane electron motion. This enables us to find the electron envelope function and its dependence on the electric and magnetic fields. For a quant…
In this work we investigate the effects of a Fermi velocity modulation in a valley filter in graphene created by a combination of a magnetic and electric barrier. With the effective Dirac equation of the system, we use the transfer matrix formalism to obtain the transmittance. We verify that the valley transport in graphene is very sensitive to a Fermi velocity modulation, which is able to choose which valley will be filtered with perfect filtering. Also, it is possible to use a Fermi velocity modulation to filter both valleys or to make the valley filter transparent. It reveals that the Fermi…
In Weyl semimetals the application of parallel electric and magnetic fields leads to valley polarization -- an occupation disbalance of valleys of opposite chirality -- a direct consequence of the chiral anomaly. In this work, we present numerical tools to explore such nonequilibrium effects in spatially confined three-dimensional systems with a variable disorder potential, giving exact solutions to leading order in the disorder potential and the applied electric field. Application to a Weyl-metal slab shows that valley polarization also occurs without an external magnetic field as an effect o…
We calculate the dispersion of spinor exciton-polaritons in a planar microcavity with its active region containing a single Transitional Metal Dichalcogenide (TMD) monolayer, taking into account excitonic and photonic spin-orbit coupling. We consider the radial propagation of polaritons in presence of disorder. We show that the reduction of the disorder scattering induced by the formation of polariton states allows to observe an optical Valley Hall effect, namely the coherent precession of the locked valley and polarization pseudospins leading to the formation of spatial valley-polarized domai…
Motivated by theoretical predictions that spatially complex concentration modulations of Si and Ge can increase the valley splitting in quantum wells, we grow and characterize Si/SiGe heterostructures with a thin, pure Ge layer at the top of the quantum well using chemical vapor deposition. We show that these heterostructures remain hosts for high-mobility electron gases. We measure two quantum wells with approximately five monolayers of pure Ge at the upper barrier, finding mobilities as high as 70,000 cm$^2$/Vs, compared to 100,000 cm$^2$/Vs measured in samples with no Ge layer. Activation e…
We develop a theory of the valley Hall effect in high-quality graphene samples, in which strain fluctuation-induced random gauge potentials have been suggested as the dominant source of disorder. We find a near-quantized value of valley Hall conductivity in the band transport regime, which originates from an enhanced side jump of a Dirac electron when it scatters off the gauge potential. By assuming a small residue charge density our theory reproduces qualitatively the temperature- and gap-dependence of the observed valley Hall effect at the charge neutral point. Our study suggests that the va…
The discovery of the integer quantum Hall effect in the early eighties of the last century, with highly precise quantization values for the Hall conductance in multiples of $e^2/h$, has been the first fascinating manifestation of the topological state of matter driven by magnetic field and disorder, and related to the formation of non-dissipative current flow. In 2005, several new phenomena such as the spin Hall effect and the quantum spin Hall effect were predicted in the presence of strong spin-orbit coupling and vanishing external magnetic field. More recently, the Zeeman spin Hall effect a…
In addition to electron charge and spin, novel materials host another degree of freedom, the valley. For a junction composed of valley filter sandwiched by two normal terminals, we focus on the valley efficiency under disorder with two valley filter models based on monolayer and bilayer graphene. Applying the transfer matrix method, valley resolved transmission coefficients are obtained. We find that: i) under weak disorder, when the line defect length is over about $15\rm nm$, it functions as a perfect channel (quantized conductance) and valley filter (totally polarized); ii) in the diffusive…

Electrons in certain two-dimensional crystals possess a pseudospin degree of freedom associated with the existence of two inequivalent valleys in the Brillouin zone. If, as in monolayer MoS2, inversion symmetry is broken and time-reversal symmetry is present, equal and opposite amounts of k-space Berry curvature accumulate in each of the two valleys. This is conveniently quantified by the integral of the Berry curvature over a single valley - the valley Hall conductivity. We generalize this definition to include contributions from disorder described with the supercell approach, by mapping ("un…
Robustness of helical hinge states of three-dimensional weak second-order topological i sulators (WSOTIs) against disorders is studied. The pure WSOTI is obtained from a weak $\mathbb{Z}_2$ first-order topological insulator through a surface band inversion. Both bulk states and surface states in the WSOTI are gapped, and in-gap valley-momentum locked helical hinge states are topologically protected by the surface valley-Chern number. In the presence of weak disorders, helical hinge states are robust against disorders while the quantized conductance of the states is fragile due to the inter-val…
Dephasing and Hyperfine Interaction in Carbon Nanotubes Double Quantum Dots: Disordered Case
Using time-resolved optical Kerr rotation, we measure the low temperature valley dynamics of resident electrons and holes in exfoliated WSe$_2$ monolayers as a systematic function of carrier density. In an effort to reconcile the many disparate timescales of carrier valley dynamics in monolayer semiconductors reported to date, we directly compare the doping-dependent valley relaxation in two electrostatically-gated WSe$_2$ monolayers having different dielectric environments. In a fully-encapsulated structure (hBN/WSe$_2$/hBN, where hBN is hexagonal boron nitride), valley relaxation is found to…
Valley splitting in Si quantum dots embedded in SiGe
我们研究嵌入到Si_{0.75} Ge_{0.25}缓冲器中的Si量子点的能谱,使用原子数值计算与量子位实现相关的尺寸。最低轨道态的谷简并度被提升,谷分裂随单层频率的变化而变化。对于点厚度<6 nm valley splitting is found to be >150 μ eV。
We propose a physical model based on disordered (a hole punched inside a material) monolayer transition metal dichalcogenides (TMDs) to demonstrate a large-gap quantum valley Hall insulator. We find an emergence of bound states lying inside the bulk gap of the TMDs. They are strongly affected by spin-valley coupling, rest- and kinetic- mass terms and the hole size. In addition, in the whole range of the hole size, at least two in-gap bound states with opposite angular momentum, circulating around the edge of the hole, exist. Their topological insulator (TI) feature is analyzed by the Chern num…
We propose a realizable device design for an all-electrical robust valley filter that utilizes spin protected topological interface states hosted on monolayer 2D-Xene materials with large intrinsic spin-orbit coupling. In contrast with conventional quantum spin-Hall edge states localized around the $X$-points, the interface states appearing at the domain wall between topologically distinct phases are either from the $K$ or $K^{'}$ points, making them suitable prospects for serving as valley-polarized channels. We show that the presence of a large band-gap quantum spin Hall effect enables the s…
Exchange coupling is a key ingredient for spin-based quantum technologies since it can be used to entangle spin qubits and create logical spin qubits. However, the influence of the electronic valley degree of freedom in silicon on exchange interactions is presently the subject of important open questions. Here we investigate the influence of valleys on exchange in a coupled donor/quantum dot system, a basic building block of recently proposed schemes for robust quantum information processing. Using a scanning tunneling microscope tip to position the quantum dot with sub-nm precision, we find a…
We report on the possibility to simultaneously generate in graphene a {\it bulk valley-polarized dissipative transport} and a {\it quantum valley Hall effect} by combining strain-induced gauge fields and real magnetic fields. Such unique phenomenon results from a resonance/anti-resonance effect driven by the superposition/cancellation of superimposed gauge fields which differently affect time reversal symmetry. The onset of a valley-polarized Hall current concomitant to a dissipative valley-polarized current flow in the opposite valley is revealed by a $e^2/h$ Hall conductivity plateau. We emp…
We examine the Si(111) multi-valley quantum Hall system and show that it exhibits an exceptionally rich interplay of broken symmetries and quantum Hall ordering already near integer fillings $ν$ in the range $ν=0-6$. This six-valley system has a large $[SU(2)]^3\rtimes D_3$ symmetry in the limit where the magnetic length is much larger than the lattice constant. We find that the discrete ${D}_3$ factor breaks over a broad range of fillings at a finite temperature transition to a discrete nematic phase. As $T \rightarrow 0$ the $[SU(2)]^3$ continuous symmetry also breaks: completely near $ν=3$,…
We develop a valley-dependent envelope function theory that can describe the effects of arbitrary configurations of interface steps and miscuts on the qubit relaxation time. For a given interface roughness, we show how our theory can be used to find the valley-dependent dipole matrix elements, the valley splitting, and the spin-valley coupling as a function of the electromagnetic fields in a Si/SiGe quantum dot spin qubit. We demonstrate that our theory can quantitatively reproduce and explain the result of experimental measurements for the spin relaxation time with only a minimal set of free …
We reveal giant proximity-induced magnetism and valley-polarization effects in Janus Pt dichalcogenides (such as SPtSe), when bound to the Europium oxide (EuO) substrate. Using first-principles simulations, it is surprisingly found that the charge redistribution, resulting from proximity with EuO, leads to the formation of two K and K$^{'}$valleys in the conduction bands. Each of these valleys displays its own spin polarization and a specific spin-texture dictated by broken inversion and time-reversal symmetries, and valley-exchange and Rashba splittings as large as hundreds of meV. This provi…
Previously, graphene nanoribbons set in lateral heterostructures with hexagonal boron nitride were predicted to support topologically protected states at low energy. We investigate how robust the transport properties of these states are against lattice disorder. We find that forms of disorder that do not couple the two valleys of the zigzag graphene nanoribbon do not impact the transport properties at low bias, indicating that these lateral heterostructures are very promising candidates for chip-scale conducting interconnects. Forms of disorder that do couple the two valleys, such as vacancies…
We report on the emergence of bulk, valley-polarized currents in graphene-based devices, driven by spatially varying regions of broken sublattice symmetry, and revealed by non-local resistance ($R_\mathrm{NL}$) fingerprints. By using a combination of quantum transport formalisms, giving access to bulk properties as well as multi-terminal device responses, the presence of a non-uniform local bandgap is shown to give rise to valley-dependent scattering and a finite Fermi surface contribution to the valley Hall conductivity, related to characteristics of $R_\mathrm{NL}$. These features are robust…
