Using LDA+$U$, we investigate Li-doped rutile SnO$_2$(001) surface. The surface defect formation energy shows that it is easier for Li to be doped at surface Sn site than bulk Sn site in SnO$_2$. Li at surface and sub-surface Sn sites has a magnetic ground state, and the induced magnetic moments are not localized at Li site, but spread over Sn and O sites. The surface electronic structures show that Li at surface Sn site shows $100%$ spin-polarization (half metallic), whereas Li at sub-surface Sn site does not have half metallic state due to Li-Sn hybridized orbitals. The spin-polarized surface has a ferromagnetic ground state, therefore, ferromagnetism is expected in Li-doped SnO$_2$(001) surface.
We address the possibility of non-magnetic doping induced magnetism, in Li doped SnO2 nano-particles. The compounds have been prepared by solid state route at equilibrium and were found to be crystallized in single rutile phase. The magnetization measurements have shown that Li-doping induces magnetism in SnO2 for a particular range of Li concentration. However, for other Li concentrations, including pure SnO2, the samples exhibit diamagnetism. To investigate the possible origin of the induced magnetism, we have studied the variation of the magnetization as a function of the average nano-parti…
Here we report on the structural, optical, electrical and magnetic properties of Co-doped and (Co,Mo)-codoped SnO2 thin films deposited on r-cut sapphire substrates by pulsed laser deposition. Substrate temperature during deposition was kept at 500 C. X-ray diffraction analysis showed that the undoped and doped films are crystalline with predominant orientation along the [101] direction regardless of the doping concentration and doping element. Optical studies revealed that the presence of Mo reverts the blue shift trend observed for the Co-doped films. For the Co and Mo doping concentrations …
Ab initio studies have theoretically predicted room temperature ferromagnetism in crystalline SnO2, ZrO2 and TiO2 doped with non magnetic element from the 1A column as K and Na. Our purpose is to address experimentally the possibility of magnetism in both Sn1-xKxO2 and Sn1-xCaxO2 compounds. The samples have been prepared using equilibrium methods of standard solid state route. Our study has shown that both Sn1-xCaxO2 and Sn1-xKxO2 structure is thermodynamically unstable and leads to a phase separation, as shown by X-ray diffraction and detailed micro-structural analyses with high resolution tr…
In this study, the structural, electronic and optical properties of Pb doped rutile SnO$_2$ were investigated using the range separated hybrid exchange-correlation functional method. In the calculations, LDA functional was used instead of PBE functional. The electronic structure of SnO$_2$ obtained by this method is quite compatible with the experimental data. The SnO$_2$ has an important usage area in optoelectronic devices due to its transparent and conductive nature. One of these important areas is the use of SnO$_2$ as an electron transport layer (ETL) in perovskite solar cells. Therefore,…
A swift chemical route to synthesize Co-doped SnO$_2$ nanopowders is described. Pure and highly stable Sn$_{1-x}$Co$_x$O$_{2-δ}$ (0 $\le$ x $\le$ 0.15) crystalline nanoparticles were synthesized, with mean grain sizes < 5 nm and the dopant element homogeneously distributed in substitutional sites of the SnO$_2$ matrix. The UV-visible diffuse reflectance spectra of the Sn$_{1-x}$Co$_x$O$_{2-δ}$ samples reveal red shifts, the optical bandgap energies decreasing with increasing Co concentration. The Urbach energies of the samples were calculated and correlated with their bandgap energies. The pho…
The magnetism of C-doped SnO$_{2}$ (001) surfaces is studied using first-principles calculations. It is found that carbon does not induce magnetism in bulk SnO$_{2}$ when located at the oxygen site, but shows a large magnetic moment at the SnO$_{2}$ (001) surface. The magnetic moment is mainly contributed by the carbon atoms due to empty minority spins of $p$ orbitals and is localized at the surface and subsurface atoms. No magnetism is observed when the carbon atom is located at the subsurface oxygen sites. The origin of magnetism is discussed in the context of surface bonding.
In this paper, we have presented the impact of swift heavy ion beam irradiation on the structural, microstructural, electrical and magnetic properties of $Sn_{0.9}Mn_{0.1}O_{2}$ thin films. The structural and electrical results have been interpreted by using properties of native or point defects, whereas the magnetic and morphological variations have been explained in terms of conductivity of material. Efforts have been made to summarize the properties of all possible charged and neutral point defects ($V_{Sn}^{4-}$, $Sn_{i}^{4+}$, $V_{O}^{0}$, $O_{i}^{2-}$, $Sn_{O}^{4+}$, $O_{Sn}^{2-}$, $H_{O…
The magnetization as a function of magnetic field showed hysteretic behavior at room temperature. According to the temperature dependence of the magnetization, the Curie temperature $(T_{C})$ is higher than 350 K. Ferromagnetic Mn-doped tin oxide thin films exhibited low electrical resistivity and high optical transmittance in the visible region (400-800 nm). The coexistence of ferromagnetism, high visible transparency and high electrical conductivity in the Mn-doped $SnO_{2}$ films is expected to be a desirable trait for spintronics devices.
TThe magnetism and electronic structure of Li-doped SnO$_{2}$ are investigated using first-principles LDA/LDA$+U$ calculations. We find that Li induces magnetism in SnO$_{2}$ when doped at the Sn site but becomes non-magnetic when doped at the O and interstitial sites. The calculated formation energies show that Li prefers the Sn site as compared with the O site, in agreement with previous experimental works. The interaction of Li with native defects (Sn V$_\mathrm{Sn}$ and O V$_\mathrm{O}$ vacancies) is also studied, and we find that Li not only behaves as a spin polarizer, but also a vacancy…
Both the semi-classical and quantum transport properties of F-doped SnO$_2$ thick films ($\sim$1\,$μ$m) were investigated experimentally. It is found that the resistivity caused by the thermal phonons obeys Bloch-Grüneisen law from $\sim$90 to 300\,K, while only the diffusive thermopower, which varies linearly with temperature from 300 down to 10\,K, can be observed. The phonon-drag thermopower is completely suppressed due to the long electron-phonon relaxation time in the compound. These observations, together with the temperature independent characteristic of carrier concentration, indicate t…
A novel glass-forming photoactive cholesteric materials doped by quantum dots were prepared and studied. The possibility of phototuning of circularly-polarized emission was demonstrated.
In this paper we investigate the effect of Cd doping at ultra-low concentrations in SnO$_2$ both experimentally, by measuring the temperature dependence of the electric quadrupole hyperfine interactions with time-differential perturbed angular correlation (TDPAC) spectroscopy using $^{111}$Cd as probe nuclei, and theoretically, by performing first-principles calculations based on the density functional theory. TDPAC spectra were successfully analyzed with a time-dependent on-off model for the perturbation factor. These results show combined dynamic plus static interactions whose electric-field…
We propose a hole-induced mechanism of spin-polarized current generation by circularly polarized synchrotron radiation and corresponding induced magnetization in magnetically-doped topological insulators Bi$_{1.37}$V$_{0.03}$Sb$_{0.6}$Te$_2$Se. Considered spin-polarized current is generated due to the spin-dependent depopulation of the Dirac cone topological surface states at the Fermi level and subsequent compensation of the generated holes. We have found experimentally and theoretically a relation between the generated spin-polarized current and the shift of the electrochemical potential. Th…
We study the magnetic and electronic properties of defects in SnO$_{2}$ using pseudopotential and all electron methods. Our calculations show that bulk SnO$_{2}$ is non-magnetic, but it shows magnetism with a magnetic moment around 4.00 $μ_{B}$ due to Sn vacancy (V$_\mathrm{Sn}$). The magnetic moment comes mainly from O atoms surrounding V$_\mathrm{Sn}$ and Sn atoms, which couple antiferromagnetically with the O atoms in the presence of V$_\mathrm{Sn}$. The coupling between different Sn vacancies is also studied and we find that these defects not only couple ferromagnetically but also antiferr…
We use point contact Andreev reflection measurements to determine the spin polarization of the transport current in pulse laser deposited thin films of ZnO with 1% Al and with and without 2%Mn. Only films with Mn are ferromagnetic and show spin polarization of the transport current of up to 55 $\pm$ 0.5% at 4.2 K, in sharp contrast to measurements of the nonmagnetic films without Mn where the polarization is consistent with zero. Our results imply strongly that ferromagnetism in these Al doped ZnO films requires the presence of Mn.
The electronic properties of pentavalent-ion (Nb$^{5+}$, Ta$^{5+}$, and I$^{5+}$) doped anatase and rutile TiO$_2$ are studied using spin-polarized GGA+\emph{U} calculations. Our calculated results indicate that these two phases of TiO$_2$ exhibit different conductive behavior upon doping. For doped anatase TiO$_2$, some up-spin-polarized Ti 3\emph{d} states lie near the conduction band bottom and cross the Fermi level, showing an \emph{n}-type half-metallic character. For doped rutile TiO$_2$, the Fermi level is pinned between two up-spin-polarized Ti 3\emph{d} gap states, showing an insulati…
Acceptor and compensating donor doping of single crystalline SnO (001) films grown by molecular beam epitaxy and its perspectives for optoelectronics and gas-sensing
We demonstrate generation of linearly polarized pulses from a passively Q-switched Erbium-doped fiber laser. The cavity was designed using only polarization maintaining (PM) fibers and components, resulting in linearly polarized output beam with degree of polarization (DOP) at the level of 97.6%. Reduced graphene oxide (rGO) was used as a saturable absorber for Q-switched operation. The laser was capable of delivering 1.85us pulses with 125nJ pulse energy at 115kHz repetition rate.
The behavior of spin diffusion in doped semiconductors is shown to be qualitatively different than in undoped (intrinsic) ones. Whereas a spin packet in an intrinsic semiconductor must be a multiple-band disturbance, involving inhomogeneous distributions of both electrons and holes, in a doped semiconductor a single-band disturbance is possible. For n-doped nonmagnetic semiconductors the enhancement of diffusion due to a degenerate electron sea in the conduction band is much larger for these single-band spin packets than for charge packets, and can exceed an order of magnitude at low temperatu…
A heavy-mass electron state is realized in a doped valence bond solid (Ti1-xVx)2O3. In this system, itinerant holes mediate the mainly ferromagnetic RKKY interaction between the localized magnetic moments and become readily spin-polarized under a magnetic field, while showing large negative magnetoresistance. In spite of the ferromagnetic interaction among the carriers, their effective mass is found to be 1 or 2 orders of magnitude larger than that of usual doped semiconductors. Such strong mass renormalization is ascribable to the polaron formation on the Ti-dimer, where the spin-singlet stat…
Using a combination of experimental techniques and density functional theory (DFT) calculations, the influence of lithium insertion on the electronic and electrochemical properties of fluourine-doped SnO$_2$ (FTO) is assessed. For this purpose, we investigate the electrochromic behavior of commercial FTO electrode embedded in a solution of lithium perclorate (LiClO$_4$). The electrochromic properties are evaluated by UV-VIS spectroscopy, cyclic voltammetry, and chronoamperometry. These tests show that FTO exhibits electrochromism with a respectable coloration efficiency ($η=47.9$ cm$^2$/C @ 63…
We compute the valley/magnetic phase diagram of mono layers of transition metal dichalcogenides in the hole doped region where spin-orbit effects are particularly relevant. Taking into account the moderate to high local electron-electron interactions due to the presence of transition metal atoms, we show that the system is unstable to an itinerant ferromagnetic phase where all charge carriers are spin and valley polarized. This phase shows an anomalous charge Hall and anomalous spin-Hall response, and may thus be detected experimentally.
Graphene has vast promising applications on the nanoelectronics and spintronics because of its unique magnetic and electronic properties. Making use of an ab initio spin-polarized density functional theory, implemented by the method of Heyd-Scuseria-Ernzerhof 06(HSE06) hybrid functional, the properties of nitrogen substitutional dopants in semi-metal monolayer graphene were investigated. We found from our calculation, that introducing nitrogen doping would possibly break energy degeneracy with respect to spin(spin symmetry breaking) at some doping concentrations with proper dopant configuratio…
Experimental evidence of electron spin precession during travel through the phosphorus-doped Si channel of an all-electrical device simultaneously indicates two distinct processes: (i) short timescales (~50ps) due to purely conduction-band transport from injector to detector, and (ii) long timescales (~1ns) originating from delays associated with capture/re-emission in shallow impurity traps. The origin of this phenomenon, examined via temperature, voltage, and electron density dependence measurements, is established by means of comparison to a numerical model and is shown to reveal the partic…
We report magneto-photoluminescence studies of strongly quantum-confined "0-D" diluted magnetic semiconductors (DMS), realized in Mn$^{2+}$-doped ZnSe/CdSe core/shell colloidal nanocrystals. In marked contrast to their 3-D (bulk), 2-D (quantum well), 1-D (quantum wire), and 0-D (self-assembled quantum dot) DMS counterparts, the ubiquitous yellow emission band from internal \emph{d-d} ($^4T_1 \rightarrow ^6A_1$) transitions of the Mn$^{2+}$ ions in these nanocrystals is \emph{not} suppressed in applied magnetic fields and \emph{does} become circularly polarized. This polarization tracks the Mn$…
We have investigated the magnetic properties of non-doped ZnO nanostructures by using {\it ab initio} total energy calculations. Contrary to many proposals that ferromagnetism in non-doped semiconductors should be induced by intrinsic point defects, we show that ferromagnetism in nanostructured materials should be mediated by extended defects such as surfaces and grain boundaries. This kind of defects create delocalized, spin polarized states that should be able to warrant long-range magnetic interactions.
High degree of electron spin polarization is of crucial importance in operation of spintronic devices. We study the propagation of spin-polarized electrons through a boundary between two n-type semiconductor regions with different doping levels. We assume that inhomogeneous spin polarization is created/injected locally and driven through the boundary by the electric field. The electric field distribution and spin polarization distribution are calculated within a two-component drift-diffusion transport model. We show that an initially created narrow region of spin polarization can be further co…
Spin-polarized band calculations for LaSr_7B_{48} show a weak ferro-magnetic state. This is despite a low density-of-states (DOS) and a low Stoner factor. The reason for the magnetic state is found to be associated with a gain in potential energy in addition to the exchange energy, as a spin-splitting is imposed. An impurity like La DOS is essential for this effect. It makes a correction to the Stoner factor, and provides an explanation of the recently observed weak ferro-magnetism in doped hexaborides.
Graphene nanoribbons are the counterpart of carbon nanotubes in graphene-based nanoelectronics. We investigate the electronic properties of chemically modified ribbons by means of density functional theory. We observe that chemical modifications of zigzag ribbons can break the spin degeneracy. This promotes the onset of a semiconducting-metal transition, or of an half-semiconducting state, with the two spin channels having a different bandgap, or of a spin-polarized half-semiconducting state -where the spins in the valence and conduction bands are oppositely polarized. Edge functionalization o…
The recent discovery of excellent thermoelectric properties and topological surface states in SnTe-based compounds has attracted extensive attention in various research areas. Indium doped SnTe is of particular interest because, depending on the doping level, it can either generate resonant states in the bulk valence band leading to enhanced thermoelectric properties, or induce superconductivity that coexists with topological states. Here we report on the vapor deposition of In-doped SnTe nanowires and the study of their surface oxidation and thermoelectric properties. The nanowire growth is a…
We report on a polarized-neutron Laue diffraction experiment on a single crystal of neodynium doped lanthanum magnesium nitrate hydrate containing polarized proton spins. By using dynamic nuclear polarization to polarize the proton spins, we demonstrate that the intensities of the Bragg peaks can be enhanced or diminished significantly, whilst the incoherent background, due to proton spin disorder, is reduced. It follows that the method offers unique possibilities to tune continuously the contrast of the Bragg reflections and thereby represents a new tool for increasing substantially the signa…
By applying density functional theory calculations, we predict that the groundstate of bilayer silicene at certain interlayer distances can be antiferromagnetic. At small electron or hole doping, it becomes half metallic under applied out-of-plane electric field, which can be used to produce fully spin-polarized field-effect-driven current even in the absence of external magnetic field, ferromagnetic substrates, doped magnetic ions, or spin-orbital coupling. Our finding points out a new route to overcome the major challenge of spintronics.
Studies of Cr-doped III-V nitrides, dilute magnetic alloys, in the zinc-blende crystal structure are presented. The objective of the work is to investigate half-metallicity in Al(0.75)Cr(0.25)N, Ga(0.75)Cr(0.25)N and In(0.75)Cr(0.25)N for their possible application in the spin based electronic devices. The calculated spin polarized band structures, electronic properties and magnetic properties of these compounds reveal that Al0.75Cr0.25N and Ga0.75Cr0.25N are half-metallic dilute magnetic semiconductors while In0.75Cr0.25N is metallic in nature. The present theoretical predictions provide evid…
The critical spin fluctuations in doped compounds Mn$_{1-y}$Fe$_y$Si have been studied by means of ac-susceptibility measurements, polarized neutron small angle scattering and spin echo spectroscopy. It is shown that these compounds undergo the transition from the paramagnetic to helimagnetic phase through continuous, yet well distinguishable crossovers: (i) from paramagnetic to partially chiral, (ii) from partially chiral to highly chiral fluctuating state. The crossover points are identified on the basis of combined analysis of the temperature dependence of ac-susceptibility and polarized SA…
Recently reported optical nuclear orientation in the $n$-doped GaAs microcavity under pumping in nominal transparency region of the crystal [Appl. Phys. Lett. $\mathbf{106}$, 242405 (2015)] has arisen a number of questions, the main of them concerning mechanisms of angular momentum transfer from the light to the nuclear spin system and the nature of the light-related magnetic fields accompanying the optical nuclear polarization. In this paper, we use the spin noise spectroscopy for magnetometric purposes, particularly, to study effective fields acting upon electron spin system of an $n$-GaAs l…
For a nitrogen dimer in insulating MgO, a ferromagnetic coupling between spin-polarized $2p$-holes is revealed by calculations based on the density functional theory amended by an on-site Coulomb interaction and corroborated by the Hubbard model. It is shown that the ferromagnetic coupling is facilitated by a T-shaped orbital arrangement of the $2p$-holes, which is in its turn controlled by an intersite Coulomb interaction due to the directionality of the $p$-orbitals. We thus conjecture that this interaction is an important ingredient of ferromagnetism in band insulators with $2p$ dopants.
We present evidence for spin polarized charge carriers in In$_2$O$_3$ films. Both In$_2$O$_3$ and Cr doped In$_2$O$_3$ films exhibit room temperature ferromagnetism after vacuum annealing, with a saturation moment of approximately 0.5 emu/cm$^3$. We used Point Contact Andreev Reflection measurements to directly determine the spin polarization, which was found to be approximately 50$\pm$5% for both compositions. These results are consistent with suggestions that the ferromagnetism observed in certain oxide semiconductors may be carrier mediated.
It is shown that substitution of C or N for O recently proposed as a way to create ferromagnetism in otherwise nonmagnetic oxide insulators is curtailed by formation of impurity pairs, and the resultant C2 spin=1 dimers as well as the isoelectronic N2^{2+} interact antiferromagneticallly in p-type MgO. For C-doped ZnO, however, we demonstrate using the HSE hybrid functional that a resonance of the spin-polarized C2 ppπ* states with the host conduction band results in a long-range ferromagnetic interaction. Magnetism of open-shell impurity molecules is proposed as a possible route to d0-ferroma…
Recently, two-dimensional materials and nanoparticles with robust ferromagnetism are even of great interest to explore basic physics in nanoscale spintronics. More importantly, room-temperature magnetic semiconducting materials with high Curie temperature is essential for developing next-generation spintronic and quantum computing devices. Here, we develop a theoretical model on the basis of density functional theory calculations and the Ruderman-Kittel-Kasuya-Yoshida theory to predict the thermal stability of two-dimensional magnetic materials. Compared with other rare-earth (dysprosium (Dy) …
N-doped SrO seems to be one of the model systems for d^0 magnetism, in which magnetism (or ideally, ferromagnetism) was ascribed to the localized N 2p spins mediated by delocalized O 2p holes. Here we offer a different view, using density functional calculations. We find that N-doped SrO with solely substitutional N impurities as widely assumed in the literature is unstable, and instead that a pairing state of substitutional and interstitial N impurities is significantly more stable and has a much lower formation energy than the former by 6.7 eV. The stable (N_{sub}-N_{int})^{2-} dimers behave…
Half-metallic ferromagnets can produce fully spin-polarized conduction electrons and can be applied to fabricate spintronic devices. Thus, in this study, the electronic structure, magnetic properties, and optical properties of GaSb, which has exhibited half-metallicity, doped with Mn, a 3d transition metal, are calculated using the generalized gradient approximation and Heyd-Scuseria-Ernzerhof (HSE) functional. Ga$_{1-x}$Mn$_x$Sb ($x = 0.25, 0.5, 0.75$) materials exhibit ferromagnetic half-metallic properties and a high Curie temperature, indicating that this series can applied in spintronic d…
We report on a magneto-photoluminescence (PL) study of Mn modulation-doped InAs/InGaAs/InAlAs quantum wells. Two PL lines corresponding to the radiative recombination of photoelectrons with free and bound-on-Mn holes have been observed. In the presence of a magnetic field applied in the Faraday geometry both lines split into two circularly polarized components. While temperature and magnetic field dependences of the splitting are well described by the Brillouin function, providing an evidence for exchange interaction with spin polarized manganese ions, the value of the splitting exceeds the ex…
The main obstacles in realizing diluted magnetic oxide (DMO) in spintronics are the unknown electronic structures associated with its high TC ferromagnetism and spin polarized current and how to manipulate desired electronic structures by fabrication techniques. We demonstrate that fine-tuned electronic structures and band structures can be modified to initiate DMO properties. Interestingly, in the semiconducting state, the doped Co ions and oxygen vacancies contribute non-negligible magnetic moments; and the magnetic coupling between these moments is mediated by the localized carriers via hig…
Perovskite alkaline earth stannates, such as $BaSnO_3$ and $SrSnO_3$, showing light transparency and high electrical conductivity (when doped), have become promising candidates for novel optoelectrical devices. Such devices are mostly based on hetero-structures and understanding of their electronic structure, which usually deviates from the bulk, is mandatory for exploring a full application potential. Employing angle-resolved photoemission spectroscopy and ab initio calculations we reveal the existence of a 2-dimensional metallic state at the $SnO_2$-terminated surface of a 1\% La-doped $BaSn…
There has been much interest in the injection and detection of spin polarized carriers in semiconductors for the purposes of developing novel spintronic devices. Here we report the electrical injection and detection of spin-polarized carriers into Nb-doped strontium titanate (STO) single crystals and La-doped STO epitaxial thin films using MgO tunnel barriers and the three-terminal Hanle technique. Spin lifetimes of up to ~100 ps are measured at room temperature and vary little as the temperature is decreased to low temperatures. However, the mobility of the STO has a strong temperature depend…
Magnetization reversal by a femtosecond circularly polarized laser pulse has been recently demonstrated in rare-earth doped transition metals (RE-TM). The switching mechanism has been attributed to an inverse Faraday effect and thermal effects. Based on the parameters provided in the experimental work, we show that this claim is unlikely to give rise to femtosecond reversal. Using a hybrid itinerant-localized picture of the RE-TM system, we propose a new mechanism that requires the presence of the rare earth element to reduce the symmetry of the system as well as a strong enhancement of spin-o…
We present a spatial and wave-vector resolved study of the electronic structure of micron sized ferroelectric domains at the surface of a BaTiO3(001) single crystal. The n-type doping of the BaTiO3 is controlled by in-situ vacuum and oxygen annealing, providing experimental evidence of a surface paraelectric-ferroelectric transition below a critical doping level. Real space imaging of photoemission threshold, core level and valence band spectra show contrast due to domain polarization. Reciprocal space imaging of the electronic structure using linearly polarized light provides unambiguous evid…
Two-dimensional (2D) materials with robust magnetism have drawn immense attention for their promising applications in spintronics. Recently, intrinsic ferromagnetic vanadium triiodide (VI3) has been synthesized experimentally. To enhance its spintronic property, we modified VI3 by interstitial doping with 3d transition metals (TM) and used first-principles calculations to investigate the geometric structure, formation energy, electronic property, and magnetism of pristine VI3 and 3d TM-doped VI3 monolayer. Among eight transition metal (Sc-, Ti-, V-, Cr-, Mn-, Fe-, Co-, and Ni-) doped VI3 mater…
We report on the micro-photoluminescence spectroscopy of InAs/GaAs quantum dots (QD) doped by a single Mn atom in a magnetic field either longitudinal or perpendicular to the optical axis. In both cases the spectral features of positive trion (X+) are found to split into strongly circularly polarized components, an effect very surprising in a perpendicular magnetic field. The field-induced splitting is ascribed to the transverse Zeeman splitting of the neutral acceptor complex A0 issued by the Mn impurity, whereas the circular optical selection rules result from the p-d exchange which acts as …
We calculate circularly polarized luminescence emitted parallel (vertical emission) and perpendicular (edge emission) to the growth direction from a quantum well in a spin light-emitting diode (spin-LED) when either the holes or electrons are spin polarized. It is essential to account for the orbital coherence of the spin-polarized holes when they are captured in the quantum well to understand recent experiments demonstrating polarized edge emission from hole spin injection. The calculations explain many features of the circular polarizations of edge and vertically emitted luminescence for spi…
To date, optical orientation of free-carrier spins and spin currents have been achieved by circularly polarized light, while the linearly polarized light has been used for optical alignment of electron momenta. Here we show that, in low-dimensional structures, absorption of the linearly polarized light also leads to the spin polarization and spin photocurrent, and, thus, the electron and hole spins can be manipulated by light of zero helicity. The microscopic description of the both effects is developed for interband optical transitions in undoped quantum wells (QWs) as well as for direct inte…
We investigate electronic transport through II-VI semiconductor resonant tunneling structures containing diluted magnetic impurities. Due to the exchange interaction between the conduction electrons and the impurities, there arises a giant Zeeman splitting in the presence of a moderately low magnetic field. As a consequence, when the quantum well is magnetically doped the current-voltage characteristics shows two peaks corresponding to transport for each spin channel. This behavior is experimentally observed and can be reproduced with a simple tunneling model. The model thus allows to analyze …
