Artificial cavity photon resonators with ultrastrong light-matter interactions are attracting interest both in semiconductor and superconducting systems, due to the possibility of manipulating the cavity quantum electrodynamic ground state with controllable physical properties. We report here experiments showing ultrastrong light-matter coupling in a terahertz metamaterial where the cyclotron transition of a high mobility two-dimensional electron gas is coupled to the photonic modes of an array of electronic split-ring resonators.
We observe a normalized coupling ratio $\fracΩ{ω_c}=0.58$ between the vacuum Rabi frequency $Ω$ and the cyclotron frequency $ω_c$. Our system appears to be scalable in frequency and could be brought to the microwave spectral range with the potential of strongly controlling the magnetotransport properties of a high-mobility 2DEG.
A superconducting metasurface operating in the THz range and based on the complementary metamaterial approach is discussed. Experimental measurements as a function of temperature and magnetic field display a modulation of the metasurface with a change in transmission amplitude and frequency of the resonant features. Such a metasurface is successively used as a resonator for a cavity quantum electrodynamic experiment displaying ultrastrong coupling to the cyclotron transition of a 2DEG. A finite element modeling is developed and its results are in good agreement with the experimental data. In t…
The ultrastrong light-matter interaction regime was investigated in metallic and superconducting complementary split ring resonators coupled to the cyclotron transition of two dimensional electron gases. The sub-wavelength light confinement and the large optical dipole moment of the cyclotron transition yield record high normalized coupling rates of up to $\frac{Ω_R}{ω_c}=$ 0.87. We observed a blue-shift of both polaritons due to the diamagnetic term of the interaction Hamiltonian.
We investigate the near infrared interband absorption of semiconductor quantum wells driven by intense terahertz radiation in the regime of ultrastrong coupling, where the Rabi frequency is a significant fraction of the frequency of the strongly driven transition. With the driving frequency tuned just below the lowest frequency transition between valence subbands, a particularly interesting phenomenon is observed. As the THz power increases, a new peak emerges above the frequency of the undriven exciton peak which grows and eventually becomes the larger of the two. This reversal of relative pe…
Cavity photon resonators with ultrastrong light-matter interactions are attracting interest both in semiconductor and superconducting systems displaying the capability to manipulate the cavity quantum electrodynamic ground state with controllable physical properties. Here we review a series of experiments aimed at probing the ultrastrong light-matter coupling regime, where the vacuum Rabi splitting $Ω$ is comparable to the bare transition frequency $ω$ . We present a new platform where the inter-Landau level transition of a two-dimensional electron gas (2DEG) is strongly coupled to the fundame…
In framework of classical consideration of electron trajectories in crossed electric and magnetic fields and conductivity of electron system on cyclotron resonance in single layer graphene possibility to achieve cyclotron lasing in hexagonal boron nitride single layer graphene sandwiches is discussed. By simplified consideration with known data on scattering rate in the sandwiches it is demonstrated that the continuing wave laser action can be achieved in high quality sandwiches at room temperature at frequencies above one tera hertz in magnetic field above one Tesla.
Free-space coupling to strongly subwavelength individual optical elements is a central theme in quantum optics, as it allows to control and manipulate the properties of quantum systems. In this work, we show that by combining an asymmetric immersion lens setup and complementary design of metasurfaces we are able to perform THz time-domain spectroscopy of an individual, strongly subwavelength (d/λ0=1/20) meta-atom. We unravel the linewidth dependence of planar metamaterials as a function of the meta-atom number indicating quenching of the Dicke superradiance. On these grounds, we investigate ul…

Experimental measurements of photoresistivity under terahertz (THz) radiation in low magnetic fields at conditions of cyclotron resonance (CR) in two-dimensional electron system (2DES) of GaAs/AlGaAs nanostructures are presented and discussed. We report the experimental discovery of CR-vanishing effect (CRV) in GaAs/AlGaAs heterostructures with high mobility as a well-defined gap on CR-line that is independent on incident THz power. Our analysis shows that the CRV may appear in systems with well correlated state of 2D electrons such as plasma waves and others. Fundamental nature of these corre…

We investigate the Terahertz(THz)-response of a square antidot superlattice by means of photoconductivity measurements using a Fourier-transform-spectrometer. We detect, spectrally resolved, the cyclotron resonance and the fundamental magnetoplasmon mode of the periodic superlattice. In the dissipative transport regime both resonances are observed in the photoresponse. In the adiabatic transport regime, at integer filling factor $ν=2$, only the cyclotron resonance is observed. From this we infer that different mechanisms contribute to converting the absorption of THz-radiation into photoconduc…
We have studied the high-frequency properties of the non-equilibrium electron gas in GaN samples subjected to electric and magnetic fields. Spectra of the complex tensor of the dynamical mobility have been calculated for THz frequency range. For the compensated GaN and low temperatures, in the intervals of electric fields of the few $kV/cm$ and magnetic fields of the few $T$ the existence of the cyclotron and optical phonon transit-time resonances has been identified. We have shown that interplay of two resonances gives rise to specific spectra of THz transmission and absorption (or gain). We …
Momentum and energy balance equations are developed for steady-state electron transport and optical absorption under the influence of a dc electric field, an intense ac electric field of terahertz (THz) frequency in a two-dimensional (2D) semiconductor in the presence of a strong magnetic field perpendicular to the 2D plane. These equations are applied to study the intensity-dependent cyclotron resonance (CR) in far-infrared transmission and THz-radiation-induced photoconductivity of GaAs heterostructures in Faraday geometry. We find that the CR peaks and line shapes of the transmittance exhib…

We investigate theoretically the cavity quantum electrodynamics of the cyclotron transition for Dirac fermions in graphene. We show that the ultrastrong coupling regime characterized by a vacuum Rabi frequency comparable or even larger than the transition frequency can be obtained for high enough filling factors of the graphene Landau levels. Important qualitative differences occur with respect to the corresponding physics of massive electrons in a semiconductor quantum well. In particular, an instability for the ground state analogous to the one occuring in the Dicke-model is predicted for in…

A strong magnetic field applied along the growth direction of a semiconductor quantum well gives rise to a spectrum of discrete energy states, the Landau levels. By combining quantum engineering of a quantum cascade structure with a static magnetic field, we can selectively inject electrons into the excited Landau level of a quantum well and realize a tunable surface emitting device based on cyclotron emission. By applying the appropriate magnetic field between 0 and 12 T, we demonstrate emission from a single device over a wide range of frequencies (1-2 THz and 3-5 THz).
Sub-wavelength electromagnetic field localization has been central in photonic research in the last decade, allowing to enhance sensing capabilities as well as increasing the coupling between photons and material excitations. The ultrastrong light-matter coupling regime in the THz range with split-ring resonators coupled to magnetoplasmons has been widely investigated, achieving successive world-records for the largest light-matter coupling ever achieved. Ever shrinking resonators have allowed to approach the regime of few electrons strong coupling, in which single-dipole properties can be mod…

In solids, the high density of charged particles makes many-body interactions a pervasive principle governing optics and electronics[1-12]. However, Walter Kohn found in 1961 that the cyclotron resonance of Landau-quantized electrons is independent of the seemingly inescapable Coulomb interaction between electrons[2]. While this surprising theorem has been exploited in sophisticated quantum phenomena[13-15] such as ultrastrong light-matter coupling[16], superradiance[17], and coherent control[18], the complete absence of nonlinearities excludes many intriguing possibilities, such as quantum-lo…
We show that a tilted magnetic field transforms the structure and THz dynamics of charge domains in a biased semiconductor superlattice. At critical field values, strong coupling between the Bloch and cyclotron motion of a miniband electron triggers chaotic delocalization of the electron orbits, causing strong resonant enhancement of their drift velocity. This dramatically affects the collective electron behavior by inducing multiple propagating charge domains and GHz-THz current oscillations with frequencies ten times higher than with no tilted field.
Polariton-mediated light-sound interaction is investigated through resonant Brillouin experiments in GaAs/AlAs multiple-quantum wells. Photoelastic coupling enhancement at exciton-polariton resonance reaches 105 at 30 K as compared to a typical bulk solid room temperature transparency value. When applied to GaAs based cavity optomechanical nanodevices, this result opens the path to huge displacement sensitivities and to novel ultrastrong-coupling cavity phenomena with optomechanical couplings g0 in the range of 100 THz.
Two-dimensional electron gasses (2DEG) in InAs quantum wells proximitized by aluminum are promising platforms for topological qubits based on Majorana zero modes. However, there are still substantial uncertainties associated with the nature of the electronic states at the interfaces of these systems. It is challenging to probe the properties of these hybridized states as they are buried under a relatively thick aluminum layer. In this work, we have investigated a range of InAs/In$ _{1-\text{x}} $Ga$ _\text{x} $As heterostructures with Al overlayers using high precision time-domain THz spectros…
Graphene is known to show a significant photo-thermoelectric effect that can exceed its photovoltaic contribution. Here, by utilizing this effect, we demonstrate a photovoltage measurement of cyclotron resonance in a double-back-gated h-BN/graphene/h-BN two-terminal device. A graphite local bottom gate was fabricated in addition to a p-doped Si global back gate. By tuning the two gate voltages, an in-plane graphene junction having an asymmetric carrier-doping profile was created. With the help of this asymmetric structure, the photo-thermoelectric voltage generated in the vicinity of the metal…
We investigated magneto-optical response of undoped Bi2Te3 films in the terahertz frequency range (0.3 - 5.1 THz, 10 - 170 cm-1) in magnetic fields up to 10 T. The optical transmission, measured in the Faraday geometry, is dominated by a broad Lorentzian-shaped mode, whose central frequency linearly increases with applied field. In zero field, the Lorentzian is centered at zero frequency, representing hence the free-carrier Drude response. We interpret the mode as a cyclotron resonance (CR) of free carriers in Bi2Te3. Because the mode's frequency position follows a linear magnetic-field depend…
We report on a detailed study of the terahertz (THz) photoresistivity in a strained HgTe three-dimensional topological insulator (3D TI) for all Fermi level positions: inside the conduction and valence bands, and in the bulk gap. In the presence of a magnetic field we detect a resonance corresponding to the cyclotron resonance (CR) in the top surface Dirac fermions (DF) and examine the nontrivial dependence of the surface state cyclotron mass on the Fermi level position. We also detect additional resonant features at moderate electron densities and demonstrate that they are caused by the mixin…
We theoretically analyze the influence of magnetic field on small-signal absorption and gain in a superlattice. We predict a very large and tunable THz gain due to nonlinear cyclotron oscillations in crossed electric and magnetic fields. In contrast to Bloch gain, here the superlattice is in an electrically stable state. We also find that THz Bloch gain can be significantly enhanced with a perpendicular magnetic field. If the magnetic field is tilted with respect to the superlattice axis, the usually unstable Bloch gain profile becomes stable in the vicinity of Stark-cyclotron resonances.
We have used terahertz (THz) magneto-optical spectroscopy to investigate the cyclotron resonance in high mobility two-dimensional electron and hole systems. Our experiments reveal long-lived (~20 ps) coherent oscillations in the measured signal in the presence of a perpendicular magnetic field. The cyclotron frequency extracted from the oscillations varies linearly with magnetic field for a two-dimensional electron gas (2DEG), as expected. However, we find that the complex non-parabolic valence band structure in a two-dimensional hole gas (2DHG) causes the cyclotron frequency and effective mas…
The discovery of the hydrodynamic electron liquid (HEL) in graphene [D. Bandurin \emph{et al.}, Science {\bf 351}, 1055 (2016) and J. Crossno \emph{et al.}, Science {\bf 351}, 1058 (2016)] has marked the birth of the solid-state HEL which can be probed near room temperature in a table-top setup. Here we examine the terahertz (THz) magneto-optical (MO) properties of a graphene HEL. Considering the case where the magnetic length $l_B=\sqrt{\hbar/eB}$ is comparable to the mean-free path $l_{ee}$ for electron-electron interaction in graphene, the MO conductivities are obtained by taking a momentum…
Achieving control over light-matter interaction in custom-tailored nanostructures is at the core of modern quantum electrodynamics [1-15]. In ultrastrongly coupled systems [5-15], excitation is repeatedly exchanged between a resonator and an electronic transition at a rate known as the vacuum Rabi frequency $Ω_R$. For $Ω_R$ approaching the resonance frequency $ω_c$, novel quantum phenomena including squeezed states [16], Dicke superradiant phase transitions [17,18], the collapse of the Purcell effect [19], and a population of the ground state with virtual photon pairs [16,20] are predicted. Ye…
In order to characterize magnetic-field (B) tunable THz plasmonic detectors, spectroscopy experiments were carried out at liquid helium temperatures and high magnetic fields on devices fabricated on a high electron mobility GaAs/AlGaAs heterostructure. The samples were either gated (the gate of a meander shape) or ungated. Spectra of a photovoltage generated by THz radiation were obtained as a function of B at a fixed THz excitation from a THz laser or as a function of THz photon frequency at a fixed B with a Fourier spectrometer. In the first type of measurements, the wave vector of magnetopl…

When high-frequency radiation is incident upon graphene subjected to a perpendicular magnetic field, graphene absorbs incident photons by allowing transitions between nearest LLs that follow strict selection rules dictated by angular momentum conservation. Here we show a qualitative deviation from this behavior in high-quality graphene devices exposed to terahertz (THz) radiation. We demonstrate the emergence of a pronounced THz-driven photoresponse, which exhibits low-field magnetooscillations governed by the ratio of the frequency of the incoming radiation and the quasiclassical cyclotron fr…
Hybrid excitations, called polaritons, emerge in systems with strong light-matter coupling. Usually, they dominate the linear and nonlinear optical properties with applications in quantum optics. Here, we show the crucial role of the electronic component of polaritons in the magneto-transport of a cavity-embedded 2D electron gas in the ultrastrong coupling regime. We show that the linear dc resistivity is significantly modified by the coupling to the cavity even without external irradiation. Our observations confirm recent predictions of vacuum-induced modification of the resistivity. Furtherm…
The Landau level laser has been proposed a long time ago as a unique source of monochromatic radiation, widely tunable in the THz and infrared spectral ranges using an externally applied magnetic field. In spite of decades of efforts, this appealing concept never resulted in the design of a reliable device. This is due to efficient Auger scattering of Landau-quantized electrons, which is an intrinsic non-radiative recombination channel that eventually gains over cyclotron emission in all materials studied so far: in conventional semiconductors with parabolic bands, but also in graphene with ma…
Quantum wells (QWs) based on mercury telluride (HgTe) thin films provide a large scale of unusual physical properties starting from an insulator via a two-dimensional Dirac semimetal to a three-dimensional topological insulator. These properties result from the dramatic change of the QW band structure with the HgTe film thickness. Although being a key property, these energy dispersion relations cannot be reflected in experiments due to the lack of appropriate tools. Here we report an experimental and theoretical study of two HgTe quantum wells with inverted energy spectrum in which two-dimensi…
