We provide a theoretical framework for the electric field control of the electron spin in systems with diffusive electron motion. The approach is valid in the experimentally important case where both intrinsic and extrinsic spin-orbit interaction in a two-dimensional electron gas are present simultaneously. Surprisingly, even when the extrinsic mechanism is the dominant driving force for spin Hall currents, the amplitude of the spin Hall conductivity may be considerably tuned by varying the intrinsic spin-orbit coupling via a gate voltage. Furthermore we provide an explanation of the experimentally observed out-of-plane spin polarization in a (110) GaAs quantum well.
The resistivity (R) of low mobility dilute 2D-electron gas in a n-InGaAs/GaAs double quantum well (DQW) exhibits the monotonic 'insulating-like' temperature dependence (dR/dT < 0) at T = 1.8 -- 70K in zero magnetic field. This temperature interval corresponds to a ballistic regime (kTtau/hbar > 0.1 -- 3.5) for our samples, and the electron density is on a 'insulating' side of the so-called B = 0 2D metal--insulator transition. We show that the observed localization and Landau quantization is due to the Sigma_xy(T)anomalous T-dependence.
We consider a two-dimensional electron gas in the presence of Rashba spin-orbit coupling, and study the effects of magnetic s-wave impurities and long-range non-magnetic disorder on the spin-charge dynamics of the system. We focus on voltage induced spin polarizations and their relation to spin Hall currents. Our results are obtained using the quasiclassical Green function technique, and hold in the full range of the disorder parameter $αp_Fτ$.
We study the coupled dynamics of spin and charge currents in a two-dimensional electron gas in the transport diffusive regime. For systems with inversion symmetry there are established relations between the spin Hall effect, the anomalous Hall effect and the inverse spin Hall effect. However, in two-dimensional electron gases of semiconductors like GaAs, inversion symmetry is broken so that the standard arguments do not apply. We demonstrate that in the presence of a Rashba type of spin-orbit coupling (broken structural inversion symmetry) the anomalous Hall effect, the spin Hall and inverse s…
It is shown that the interplay of long-range disorder and in-plane magnetic field gives rise to an out-of-plane spin polarization and a finite spin Hall conductivity of the two-dimensional electron gas in the presence of Rashba spin-orbit coupling. A key aspect is provided by the electric-field induced in-plane spin polarization. Our results are obtained first in the \textit{clean} limit where the spin-orbit splitting is much larger than the disorder broadening of the energy levels via the diagrammatic evaluation of the Kubo-formula. Then the results are shown to hold in the full range of the …
We propose an efficient spin filter including an antidot fabricated on semiconductor heterostructures with strong spin-orbit interaction. The antidot creates a tunable potential on two-dimensional electron gas in the heterostructures, which may be attractive as well as repulsive. Our idea is based on the enhancement of extrinsic spin Hall effect by resonant scattering when the attractive potential is properly tuned. Numerical studies for three- and four-terminal devices indicate that the efficiency of the spin filter can be more than 50% by tuning the potential to the resonant condition.
We systematically measure and analyze the spin diffusion length and the spin Hall effect in Pt with a wide range of conductivities using the spin absorption method in lateral spin valve devices. We observe a linear relation between the spin diffusion length and the conductivity, evidencing that the spin relaxation in Pt is governed by the Elliott-Yafet mechanism. We find a single intrinsic spin Hall conductivity ($σ_{SH}^{int}=1600\pm150\: Ω^{-1}cm^{-1}$) for Pt in the full range studied which is in good agreement with theory. For the first time we have obtained the crossover between the moder…
Physical properties of anisotropic compressible quantum Hall states and their implications to integer quantum Hall effect are studied based on a mean field theory on the von Neumann lattice. It is found that the Hall gas has unusual thermodynamic properties such as negative pressure and negative compressibility and unusual transport properties. Transport properties and density profile of Hall gas states at half fillings agree with those of anisotropic states discovered experimentally in higher Landau levels. Hall gas formed in the bulk does not spread but shrinks, owing to negative pressure, a…
We demonstrate that the Magnus force acting on magnetic skyrmions can be efficiently tuned via modulation of the spin-orbit interaction strength. We show that the skyrmion Hall effect, which is a direct consequence of the non-vanishing Magnus force on the magnetic structure can be suppressed in certain limits. Our calculations show that the emergent magnetic fields in the presence of spin-orbit coupling (SOC) renormalize the Lorentz force on itinerant electrons and thus influence the topological transport. In particular, we show that for a Néel-type skyrmion and Bloch-type antiskyrmion, the sk…
The charge and spin Hall conductance of the two-dimensional hole gas within the Luttinger model with and without inversion symmetry breaking terms in a perpendicular magnetic field are studied, and two key phenomena are predicted. The sign of the spin Hall conductance is modulated periodically by the external magnetic field, which means a possible application in the future. Furthermore, a resonant spin Hall conductance in the two-dimensional hole gas with a certain hole density at a typical magnetic field is indicated, which implies a likely way to firmly establish the intrinsic spin Hall effe…
In a two dimensional electron gas with Rashba spin-orbit coupling, the external electric field may cause a spin Hall current in the direction perpendicular to the electric field. This effect was called the intrinsic spin Hall effect. In this paper, we investigate the influences of spin accumulation on this intrinsic spin Hall effect. We show that due to the existence of boundaries in a real sample, the spin Hall current generated by the intrinsic spin Hall effect will cause spin accumulation near the edges of the sample, and in the presence of spin accumulation, the spin Hall conductivity will…
We have studied transport properties in a two-dimensional electron gas with equal Rashba and Dresselhaus spin-orbit interactions under a perpendicular magnetic field. By employing the exact solution for this system, we found resonant charge and spin Hall conductances at a certain magnetic field, where all the nearest-neighboring Landau levels cross. Near this value of magnetic field, there exists a resonant spin polarization, which can also induce resonant charge and spin Hall effects.
The spin-Hall conductivity of a disordered 2D electron gas has been calculated for an arbitrary spin-orbit interaction. We have found that in the diffusive regime of electron transport, in accordance with previous calculations, the dc spin-Hall conductivity of a homogeneous system turns to zero due to impurity scattering when the spin-orbit coupling is represented only by the Rashba interaction. However, when the Dresselhaus interaction is taken into account, the spin-Hall current is not zero. We also considered the spin-Hall currents induced by an inhomogeneous electric field. It is shown tha…
We report on a class of quantum spin Hall insulators (QSHIs) in strained-layer InAs/GaInSb quantum wells, in which the bulk gaps are enhanced by up to five folds as compared to the binary InAs/GaSb QSHI. Remarkably, with consequently increasing edge velocity, the edge conductance at zero and applied magnetic fields manifests time reversal symmetry (TRS) -protected properties consistent with Z2 topological insulator. The InAs/GaInSb bilayers offer a much sought-after platform for future studies and applications of the QSHI.
We propose a mechanism of spin Hall effect in two-dimensional electron gas with spatially random Rashba spin-orbit interaction. The calculations based on the Kubo formalism and kinetic equation show that in contrast to the constant spin-orbit coupling, spin Hall conductivity in the random spin-orbit field is not totally suppressed by the potential impurity scattering. Even if the regular contribution is removed by the vertex corrections, the terms we consider, remain. Therefore, the intrinsic spin-Hall effect exists being, however, non-universal.
We present a numerical study of the spin Hall effect in a two-dimensional hole gas (2DHG) system in the presence of disorder. We find that the spin Hall conductance (SHC), extrapolated to the thermodynamic limit, remains finite in a wide range of disorder strengths for a closed system on torus. But there is no intrinsic spin Hall accumulation as induced by an external electric field once the disorder is turned on. The latter is examined by performing a Laughlin's Gedanken gauge experiment numerically with the adiabatical insertion of a flux quantum in a belt-shaped sample, in which the absence…
Using symmetries of the current correlation function, we analyze the frequency dependence of the photon energy absorption rate of a striped Hall gas. Since the magnetic translational symmetry is spontaneously broken in the striped Hall gas, a Nambu-Goldstone (NG) mode appears. It is shown that the NG mode causes a sharp absorption at the zero energy in the long wavelength limit by using the single mode approximation. The photon energy absorption rate at the NG mode frequency strongly depends on the direction of the wave number vector. Whereas, the absorption rate at the cyclotron frequency doe…
We probe quantum Hall effect in a tunable 1-D lateral superlattice (SL) in graphene created using electrostatic gates. Lack of equilibration is observed along edge states formed by electrostatic gates inside the superlattice. We create strong local electric field at the interface of regions of different charge densities. Crossed electric and magnetic fields modify the wavefunction of the Landau Levels (LLs) - a phenomenon unique to graphene. In the region of copropagating electrons and holes at the interface, the electric field is high enough to modify the Landau levels resulting in increased …
The von Neumann lattice representation is a convenient representation for studying several intriguing physics of quantum Hall systems. In this formalism, electrons are mapped to lattice fermions. A topological invariant expression of the Hall conductance is derived and is used for the proof of the integer quantum Hall effect in the realistic situation. Anisotropic quantum Hall gas is investigated based on the Hartree-Fock approximation in the same formalism. Thermodynamic properties, transport properties, and unusual response under external modulations are found. Implications for the integer q…
The quantum spin Hall (QSH) states discovered in an inverted band of InAs/GaSb and HgTe/CdTe quantum wells categorize them among the very superior candidates for topological insulators. In the presence of a magnetic field, these QSH states persist up to a magnetic field equal to the critical field, beyond which the edge states would consist of normal quantum Hall (QH) states. We provide the expression of this critical field which is found consistent with some previous literature. The critical field partitioned the spectrum into two types of quantum states, \textit{viz}. , the Quantum spin Hall…
We report here the results of two-dimensional electron gas based micro-Hall magnetometry measurements and micromagnetic simulations of dipolar coupled nanomagnets of Ni80Fe20 arranged in a double ring-like geometry. We observe that although magnetic force microscopy images exhibit single domain like magnetic states for the nanostructures, their reversal processes may undergo complex behavior. The details of such reversal behavior is observed as specific features in micro-Hall magnetometry data which compares well with the micromagnetic simulation data.
The chiral edge channels in the quantum Hall regime are considered ideal ballistic quantum channels, and have quantum information processing potentialities. Here, we demonstrate experimentally, at filling factor 2, the efficient tuning of the energy relaxation that limits quantum coherence and permits the return toward equilibrium. Energy relaxation along an edge channel is controllably enhanced by increasing its transmission toward a floating ohmic contact, in quantitative agreement with predictions. Moreover, by forming a closed inner edge channel loop, we freeze energy exchanges in the oute…
For the two-dimensional ideal electron gas with the Rashba spin-orbit interaction and in the presence of non-magnetic short-ranged potential impurities the spin-Hall conductivity $σ_{sH}$ is found by direct microscopic calculation. Within the semiclassical approximation $\hbar/τ\ll ε_F$ and $Δ\ll ε_F$ the value of $σ_{sH}$ is zero for arbitrary ratio of the spin-orbit splitting $Δ$ and the inverse elastic scattering time $1/τ$.
We study the effect of disorder on the intrinsic anomalous Hall (AH) conductivity in a spin-polarized two-dimensional electron gas with a Rashba-type spin-orbit interaction. We find that AH conductivity vanishes unless the lifetime is spin-dependent, similar to the spin Hall (SH) conductivity in the non-magnetic system. In addition, we find that the SH conductivity does not vanish in the presence of magnetic scatterers. We show that the SH conductivity can be controlled by changing the amount of the magnetic impurities.
The quantum anomalous Hall effect has recently been observed experimentally in thin films of Cr doped (Bi,Sb)$_2$Te$_3$ at a low temperature ($\sim$ 30mK). In this work, we propose realizing the quantum anomalous Hall effect in more conventional diluted magnetic semiconductors with doped InAs/GaSb type II quantum wells. Based on a four band model, we find an enhancement of the Curie temperature of ferromagnetism due to band edge singularities in the inverted regime of InAs/GaSb quantum wells. Below the Curie temperature, the quantum anomalous Hall effect is confirmed by the direct calculation …
We study the spin Hall effect of a two-dimensional electron gas in the presence of a magnetic field and both the Rashba and Dresselhaus spin-orbit interactions. We show that the value of the spin Hall conductivity, which is finite only if the Zeeman spin splitting is taken into account, may be tuned by varying the ratio of the in-plane and out-of-plane components of the applied magnetic field. We identify the origin of this behavior with the different role played by the interplay of spin-orbit and Zeeman couplings for in-plane and out-of-plane magnetic field components.
We report an experimental study of the quantum corrections to the longitudinal conductivity and the Hall coefficient of a low mobility, high density two-dimensional two-dimensional electron gas in a AlGaAs/GaAs/AlGaAs quantum well in a wide temperature range (1.5 K - 110 K). This temperature range covers both the diffusive and the ballistic interaction regimes for our samples. It was therefore possible to study the crossover region for the longitudinal conductivity and the Hall effect.
We calculate the polarization function including only intra-Landau level correlation effects of striped Hall gas. Using the polarization function, the dielectric function, the dispersion of the plasmon and the correlation energy are computed in a random phase approximation (RPA) and generalized random phase approximation (GRPA). The plasmon becomes anisotropic and gapless owing to the anisotropy of the striped Hall gas and two dimensionality of the quantum Hall system. The plasmon approximately agrees with the phonon derived before by the single mode approximation. The (G)RPA correlation energ…
In order to describe correctly the interplay of extrinsic and intrinsic spin-orbit mechanisms to the spin Hall effect, it is necessary to consider different sources of spin relaxation. We take into account the spin relaxation time $τ_{DP}$ due to the Dyakonov-Perel mechanism as well as the Elliot-Yafet spin-relaxation time $τ_s$ due to the spin-orbit scattering from impurities. The total spin Hall conductivity depends crucially on the ratio $τ_s /τ_{DP}$.
We report on the pressure evolution of the giant anomalous Hall effect (AHE) in the chiral antiferromagnet Mn$_3$Ge. The AHE originating from the non-vanishing Berry curvature in Mn$_3$Ge can be continuously tuned by application of hydrostatic pressure. At room temperature, the Hall signal changes sign as a function of pressure and vanishes completely at $p=1.53$ GPa. Even though the Hall conductivity changes sign upon increasing pressure, the room-temperature saturation value of 23 ${\rm Ω^{-1}cm^{-1}}$ at 2.85 GPa is remarkably high and comparable to the saturation value at ambient pressure …
We present a systematical experimental investigation of an unusual transport phenomenon observed in two dimensional electron gases in Si/SiGe heterostructures under integer quantum Hall effect (IQHE) conditions. This phenomenon emerges under specific experimental conditions and in different material systems. It is commonly referred to as Hall resistance overshoot, however, lacks a consistent explanation so far. Based on our experimental findings we are able to develop a model that accounts for all of our observations in the framework of a screening theory for the IQHE. Within this model the or…
Using the renormalisation group (RG) we study two dimensional electromagnetic coulomb gas and extended Sine-Gordon theories invariant under the modular group SL(2,Z). The flow diagram is established from the scaling equations, and we derive the critical behaviour at the various transition points of the diagram. Following proposal for a SL(2,Z) duality between different quantum Hall fluids, we discuss the analogy between this flow and the global quantum Hall phase diagram.
The kagome lattice antiferromagnets Mn$_3$X(= Sn, Ge) have a noncollinear 120$^\circ$ ordered ground state, which engenders a strong anomalous Hall response. It has been shown that this response is linked to the magnetic order and can be manipulated through it. Here we use a combination of strain and spin-transfer torques to control the magnetic order and hence switch deterministically between states of different chirality. Each of these chiral ground states has an anomalous Hall conductivity tensor in a different direction. Furthermore, we show that a similar manipulation of the strained samp…
Theory predicts for the two-dimensional electrons gas with only Rashba spin-orbit interaction a vanishing spin Hall conductivity and at the same time a finite inverse spin Hall effect. We show how these seemingly contradictory results are compatible with the Onsager relations: the latter do hold for spin and particle (charge) currents in the two-dimensional electron gas, although (i) their form depends on the experimental setup and (ii) a vanishing bulk spin Hall conductivity does not necessarily imply a vanishing spin Hall effect. We also discuss the situation in which extrinsic spin orbit fr…
Controllable point junctions between different quantum Hall phases are a necessary building block for the development of mesoscopic circuits based on fractionally-charged quasiparticles. We demonstrate how particle-hole duality can be exploited to realize such point-contact junctions. We show an implementation for the case filling factors $ν=1$ and $ν^*\le1$ in which both the fractional filling $ν^*$ and the coupling strength can be finely and independently tuned. A peculiar crossover from insulating to conducting behavior as $ν^*$ goes from 1/3 to 1 is observed. These results highlight the ke…
The intrinsic spin Hall conductance shows rich sign changes by applying a perpendicular magnetic field in a two-dimensional hole gas. Especially, a notable sign changes can be achieved by adjusting the characteristic length of the Rashba coupling and hole density at moderate magnetic fields. This sign issue may be easily realized in experiments. The oscillations of the intrinsic spin Hall conductance as a function of 1/$B$ is nothing else but Shubnikov-de Haas oscillations, and the additional beatings can be quantitatively related to the value of the spin-orbit coupling parameter. The Zeeman s…
The influence of inelastic relaxation time on the intrinsic spin Hall effects in a disordered two-dimensional electron gas with Rashba interaction is studied, which clarifies the controversy of impurity effects in the system. We reveal that, due to the existence of inelastic scattering, the spin Hall conductivity does not vanish when the impurity concentration diminishes to zero no matter it is non-magnetically or magnetically disordered. The spin accumulation is evaluated by using the obtained spin Hall conductivity, and an alternate route is suggested to verify the intrinsic spin Hall effect…
We have studied experimentally the low temperature conductivity of mesoscopic size InAs/GaSb quantum well Hall bar devices in the inverted regime. Using a pair of electrostatic gates we were able to move the Fermi level into the electron-hole hybridization state, and observe a mini gap. Temperature dependence of the conductivity in the gap shows residual conductivity, which can be consistently explained by the contributions from the free as well as the hybridized carriers in the presence of impurity scattering, as proposed by Naveh and Laikhtman [Euro. Phys. Lett., 55, 545-551 (2001)]. Experim…
Using the Matsubara Green function formalism we calculate the temperature dependence of spin Hall and spin Nernst conductivities of a two-dimensional electron gas with Rashba spin-orbit interaction in the linear response regime. In the case of spin Nernst effect we also include the contribution from spin-resolved orbital magnetization, which assures correct behavior of the spin Nernst conductivity in the zero-temperature limit. Analytical formulas for the spin Hall and spin Nernst conductivities are derived in some specific situations. Using the Ioffe-Regel localization criterion, we have also…
We evaluate the distribution of Hall conductances in magnetic subbands of two-dimensional electron gas with Rashba spin-orbit (SO) coupling placed in a periodic potential and perpendicular magnetic field. In this semiconductor structure the spin-orbit coupling mixes the states of different magnetic subbands and changes the distribution of their Hall conductances in comparison with the case of spinless particles. The calculations were made for semiconductor structures with a weak ($AlGaAs/GaAs$) and relatively strong ($GaAs/InGaAs$) SO and Zeeman interactions. The Hall conductances of fully occ…
We report on the observation of a helical Luttinger-liquid in the edge of InAs/GaSb quantum spin Hall insulator, which shows characteristic suppression of conductance at low temperature and low bias voltage. Moreover, the conductance shows power-law behavior as a function of temperature and bias voltage. The results underscore the strong electron-electron interaction effect in transport of InAs/GaSb edge states. Because of the fact that the Fermi velocity of the edge modes is controlled by gates, the Luttinger parameter can be fine tuned. Realization of a tunable Luttinger-liquid offers a one-…
Motivated by the recent discovery of quantized spin Hall effect in InAs/GaSb quantum wells\cite{du2013}$^,$\cite{xu2014}, we theoretically study the effects of in-plane magnetic field and strain effect to the quantization of charge conductance by using Landauer-Butikker formalism. Our theory predicts a robustness of the conductance quantization against the magnetic field up to a very high field of 20 tesla. We use a disordered hopping term to model the strain and show that the strain may help the quantization of the conductance. Relevance to the experiments will be discussed.
The spectrally resolved Terahertz photoconductivity between two separately contacted edge-channels of a two-dimensional electron gas in the quantum Hall regime is investigated. We use a not-simply-connected sample geometry which is topologically equivalent to a Corbino disc. Due to the high sensitivity of our novel sample structure, a weak resonance situated on the high energy side of the well known cyclotron resonance is revealed. The magnetic field as well as the carrier density dependence of this weak resonance, in comparison with different models suggests that the additional resonance is a…
An effective theory is constructed for analyzing a generic phase transition between the quantum spin Hall and the insulator phases. Occurrence of degeneracies due to closing of the gap at the transition are carefully elucidated. For systems without inversion symmetry the gap-closing occurs at \pm k_0(\neq G/2) while for systems with inversion symmetry, the gap can close only at wave-numbers k=G/2, where G is a reciprocal lattice vector. In both cases, following a unitary transformation which mixes spins, the system is represented by two decoupled effective theories of massive two-component fer…
The anomalous Hall and Nernst effects are considered theoretically within Matsubara-Green's function formalism. The effective Hamiltonian of a magnetized two-dimensional electron gas with cubic Rashba spin-orbit interaction may describe transport properties of electronic states at the interfaces or surfaces of perovskite oxides or another type of heterostructures that, due to symmetry, may be described by the same effective model. In the quasi-ballistic limit, both effects are determined by the topological (Fermi sea) contribution whereas the states at the Fermi level gives a negligibly small …
We study the dissipative and Hall viscosity of a disordered noninteracting 2D electrons, both analytically and numerically. Analytically, we employ the self-consistent Born approximation, explicitly taking into account the modification of the single-particle density of states and the elastic transport time due to the Landau quantization. The reported results interpolate smoothly between the limiting cases of weak (strong) magnetic field and strong (weak) disorder. In the regime of weak magnetic field, our results describes the quantum (de Haas-van Alphen type) oscillations of the dissipative a…
Emergence of higher spin relativistic fermionic materials becomes a new favorite in the study of condensed matter physics. Massive Rarita-Schwinger 3/2-spinor was known owning very exotic properties, such as the superluminal fermionic modes and even being unstable in an external magnetic field. Due to the superluminal modes and the non-trivial constraints on the Rarita-Schwinger gas, we exposit anomalous properties of the Hall effects in (2+1)-dimensions which subvert the well-known quantum Hall paradigms. First, the Hall conductance of a pure Rarita-Schwinger gas is step-like but not plateau-…
Spin transport properties of a coupled bilayer electron gas with Rashba spin-orbit coupling are studied. The definition of the spin currents in each layer as well as the corresponding continuity-like equations in the bilayer system are given. The curves of the spin Hall conductivities obtained in each layer exhibit sharp cusps around a particular value of the tunnelling strength and the conductivities undergo sign changes across this point. Our investigation on the impurity effect manifests that an arbitrarily small concentration of nonmagnetic impurities does not suppress the spin Hall conduc…
We report transport measurements in a single edge channel of an InAs/GaSb quantum spin Hall insulator, where the conduction occurs through only one pair of counterpropagating edge modes. By using a specific sample design involving highly asymmetric current paths, we electrically isolate a single edge channel of the two-dimensional topological insulator from the other edge. This enables us to probe a single edge by multiterminal measurements. Both two-terminal and four-terminal resistances show a nearly quantized plateau around $h/e^2$ for a 4-$μ$m-long edge, indicating quasiballistic transport…
Nowadays it is experimentally feasible to create artificial, and in particular, non-Abelian gauge potentials for ultracold atoms trapped in optical lattices. Motivated by this fact, we investigate the fundamental properties of an ultracold Fermi gas in a non-Abelian U(2) gauge potential characterized by a \emph{constant} Wilson loop. Under this specific condition, the energy spectrum exhibits a robust band structure with large gaps and reveals a new fractal figure. The transverse conductivity is related to topological invariants and is shown to be quantized when the Fermi energy lies inside a …
Spin Hall effect, one of the cornerstones in spintronics refers to the emergence of an imbalance in the spin density transverse to a charge flow in a sample under voltage bias. This study points to a novel way for an ultrafast generation and tuning of a unidirectional nonlinear spin Hall current by means of subpicosecond laser pulses of optical vortices. When interacting with matter, the optical orbital angular momentum (OAM) carried by the vortex and quantified by its topological charge is transferred to the charge carriers. The residual spin-orbital coupling in the sample together with confi…
We consider effects of a long-wavelength disorder potential on the Zero Conductance State (ZCS) of the microwave-irradiated 2D electron gas. Assuming a uniform Hall conductivity, we construct a Lyapunov functional and derive stability conditions on the domain structure of the photo-generated fields. We solve the resulting equations for a general one-dimensional and certain two-dimensional disorder potentials, and find non-zero conductances, photo-voltages, and circulating dissipative currents. In contrast, weak white noise disorder does not destroy the ZCS, but induces mesoscopic current fluct…
Quantum Hall stripe (QHS) phases, predicted by the Hartree-Fock theory, are manifested in GaAs-based two-dimensional electron gases as giant resistance anisotropies. Here, we predict a ``hidden'' QHS phase which exhibits \emph{isotropic} resistivity whose value, determined by the density of states of QHS, is independent of the Landau index $N$ and is inversely proportional to the Drude conductivity at zero magnetic field. At high enough $N$, this phase yields to an Ando-Unemura-Coleridge-Zawadski-Sachrajda phase in which the resistivity is proportional to $1/N$ and to the ratio of quantum and …
A nonequilibrium Green's functions approach to spin-Hall effect is developed in a diffusive two-dimensional electron system with Rashba spin-orbit interaction. In the presence of long-range impurities, the coupled quantum kinetic equations are solved analytically in the self-consistent Born approximation. It is shown that the intrinsic spin-Hall effect stems from the dc-field-induced perturbation of the density of states. In addition, there is an additional disorder-mediated process, which involves the transition of nonequilibrium electrons between two spin-orbit-coupled bands. It results in a…
Van der Waals heterostructures of 2D materials provide a powerful approach towards engineering various quantum phases of matters. Examples include topological matters such as quantum spin Hall (QSH) insulator, and correlated matters such as exciton superfluid. It can be of great interest to realize these vastly different quantum matters on a common platform, however, their distinct origins tend to restrict them to material systems of incompatible characters. Here we show that heterobilayers of two-dimensional valley semiconductors can be tuned through interlayer bias between an exciton superfl…
We calculate the spin-Hall conductivity of a disordered two-dimensional Rashba electron gas within the self-consistent Born approximation and for arbitrary values of the electron density, parametrized by the ratio $E_F /E_0$, where $E_F$ is the Fermi level and $E_0$ is the spin-orbit energy. We confirm earlier results indicating that in the limit $E_F/E_0 \gg 1$ the vertex corrections suppress the spin-Hall conductivity. However, for sufficiently low electron density such that $E_F\lesssim E_0$, we find that the vertex corrections no longer cancel contributions from the Fermi surface, and they…
We study localized in-gap states and quantum spin Hall effect in Si-doped InAs/GaSb quantum wells. We propose a model describing donor and/or acceptor impurities to describe Si dopants. This model shows in-gap bound states and wide conductance plateau with the quantized value $2e^2/h$ in light dopant concentration, consistent with recent experiments by Du et al. We predict a conductance dip structure due to backward scattering in the region where the localization length $ξ$ is comparable with the sample width $L_y$ but much smaller than the sample length $L_x$.
We propose a nonequilibrium Green's function approach to study the spin-Hall effect in a two-dimensional electron system with both the Rashba and Dresselhaus spin-orbit couplings. By taking into account the long-range electron-impurity scattering, the derived kinetic equations are solved numerically. It is found the vanishing of the total zero-temperature dissipationless spin-Hall effect, contributing from the intrinsic and disorder-mediated processes. This result has been examined in the wide ranges of spin-orbit coupling constants and electron density.
We study theoretically transverse photoconductivity induced by circularly polarized radiation, i.e. the photovoltaic Hall effect, and linearly polarized radiation causing intraband optical transitions in two-dimensional electron gas (2DEG). We develop a microscopic theory of these effects based on analytical solution of the Boltzmann equation for arbitrary electron spectrum and scattering mechanism. We calculate the transverse photoconductivity of 2DEG with parabolic and linear dispersion for short-range and Coulomb scatterers at different temperatures. We show that the transverse electric cur…
Systems of up to twelve electrons and six holes on the Haldane sphere are studied by exact numerical diagonalization. The low lying states of the system involve bound excitonic complexes such as (X^n)-. The angular momenta of these complexes and the pseudopotentials describing their interaction are determined. The similarity to the electron pseudopotential suggests the possibility of incompressible ground states of a gas of X- ions for nu<=1/3. The nu=1/3 state of three X-'s is found.
