We present a dynamical model that successfully explains the observed time evolution of the magnetization in diluted magnetic semiconductor quantum wells after weak laser excitation. Based on the pseudo-fermion formalism and a second order many-particle expansion of the exact p-d exchange interaction, our approach goes beyond the usual mean-field approximation. It includes both the sub-picosecond demagnetization dynamics and the slower relaxation processes which restore the initial ferromagnetic order in a nanosecond time scale. In agreement with experimental results, our numerical simulations show that, depending on the value of the initial lattice temperature, a subsequent enhancement of the total magnetization may be observed within a time scale of few hundreds of picoseconds.
We study theoretically the ultrafast spin dynamics of II-VI diluted magnetic semiconductors in the presence of spin-orbit interaction. Our goal is to explore the interplay or competition between the exchange $sd$-coupling and the spin-orbit interaction in both bulk and quantum well systems. For bulk materials we concentrate on Zn$_{1-x}$Mn$_x$Se and take into account the Dresselhaus interaction, while for quantum wells we examine Hg$_{1-x-y}$Mn$_x$Cd$_y$Te systems with a strong Rashba coupling. Our calculations were performed with a recently developed formalism which incorporates electronic co…
Quantum kinetic equations of motion for the description of the exciton spin dynamics in II-VI diluted magnetic semiconductor quantum wells with laser driving are derived. The model includes the magnetic as well as the nonmagnetic carrier-impurity interaction, the Coulomb interaction, Zeeman terms, and the light-matter coupling, allowing for an explicit treatment of arbitrary excitation pulses. Based on a dynamics-controlled truncation scheme, contributions to the equations of motion up to second order in the generating laser field are taken into account. The correlations between the carrier an…
It is well-known that the Curie temperature, and hence the magnetization, in diluted magnetic semiconductor (DMS) like Ga$_{1-x}$Mn$_x$As can be controlled by changing the equilibrium density of holes in the material. Here, we propose that even with a constant hole density, large changes in the magnetization can be obtained with a relatively small imbalance in the quasi-Fermi levels for up-spin and down-spin electrons. We show, by coupling mean field theory of diluted magnetic semiconductor ferromagnetism with master equations governing the Mn spin-dynamics, that a mere splitting of the up-spi…
The magnetization dynamics in diluted magnetic semiconductor heterostructures based on (Zn,Mn)Se and (Cd,Mn)Te has been studied experimentally by optical methods and simulated numerically. In the samples with nonhomogeneous magnetic ion distribution this dynamics is contributed by spin-lattice relaxation and spin diffusion in the Mn spin system. The spin diffusion coefficient of 7x10^(-8) cm^2/s has been evaluated for Zn(0.99)Mn(0.01)Se from comparison of experimental and numerical results. Calculations of the giant Zeeman splitting of the exciton states and the magnetization dynamics in the o…
We have observed conventional signature of exchange bias (EB), in form of shift in field-cooled (FC) hysteresis loop, and training effect, in BiFe0.8Mn0.2O3 nanoparticles. From neutron diffraction, thermoremanent magnetization and isothermoremanent magnetization measurements, the nanoparticles are found to be core-shell in nature, consisting of an antiferromagnetic (AFM) core, and a 2-dimensional diluted AFM (DAFF) shell with a net magnetization under a field. The analysis of the training effect data using the Binek's model shows that the observed loop shift arises entirely due to an interface…
This paper, based on a presentation at the Spintronics 2001 conference, provides a review of our studies on II-VI and III-V Mn-doped Diluted Magnetic Semiconductors. We use simple models appropriate for the low carrier density (insulating) regime, although we believe that some of the unusual features of the magnetization curves should qualitatively be present at larger dopings (metallic regime) as well. Positional disorder of the magnetic impurities inside the host semiconductor is shown to have observable consequences for the shape of the magnetization curve. Below the critical temperature th…
Time-resolved pump-probe measurements were made at variable heat accumulation in Co/Pd superlattices. Heat accumulation increases the baseline temperature and decreases the equilibrium magnetization. Transient ultrafast demagnetization first develops with higher fluence in parallel with strong equilibrium thermal spin fluctuations. The ultrafast demagnetization is then gradually removed as the equilibrium temperature approaches the Curie temperature. The transient magnetization time-dependence is fit well with the spin-flip scattering model.
The field of spintronics involves the study of both spin and charge transport in solid state devices with a view toward increasing their functionality and efficiency. Alternatively, the field of ultrafast magnetism focuses on the use of femtosecond laser pulses to excite electrons in magnetic materials, which allows the magnetic order to be dramatically changed on unprecedented sub-picosecond time-scales. Here, we unite these two distinct research activities by using picosecond electrical pulses to rapidly excite electrons in a magnetic metal. We are able to deterministically and repetitively …
We report on experimental evidence of the Berry phase accumulated by the charge carrier wave function in single-domain nanowires made from a (Ga,Mn)(As,P) diluted ferromagnetic semiconductor layer. Its signature on the mesoscopic transport measurements is revealed as unusual patterns in the magnetoconductance, that are clearly distinguished from the universal conductance fluctuations. We show that these patterns appear in a magnetic field region where the magnetization rotates coherently and are related to a change in the band-structure Berry phase as the magnetization direction changes. They …
We present a detailed study, within the mean-field approximation, of an impurity band model for III-V diluted magnetic semiconductors. Such a model should be relevant at low carrier densities, below and near the metal-insulator transition. Positional disorder of the magnetic impurities inside the host semiconductor is shown to have observable consequences for the shape of the magnetization curve. Below the critical temperature the magnetization is spatially inhomogeneous, leading to very unusual temperature dependence of the average magnetization as well as specific heat. Disorder is also foun…
In spintronics, it is important to be able to manipulate magnetization rapidly and reliably. Several methods can control magnetization, such as by applying current pulses or magnetic fields. An applied current can reverse magnetization with nanosecond speed through the spin torque effect. For faster switching, subpicosecond switching with femtoseconds laser pulse has been achieved in amorphous rare-earth transition-metal ferrimagnets. In this study, we employed atomistic simulations to investigate ultrafast switching in a synthetic antiferromagnet with bilayer amorphous FeGd ferrimagnets. Usin…
We study theoretically the ultrafast spin dynamics of II-VI diluted magnetic quantum wells in the presence of spin-orbit interaction. We extend a recent study where it was shown that the spin-orbit interaction and the exchange sd coupling in bulk and quantum wells can compete resulting in qualitatively new dynamics when they act simultaneously. We concentrate on Hg$_{1-x-y}$Mn$_x$Cd$_y$Te quantum wells, which have a highly tunable Rashba spin-orbit coupling. Our calculations use a recently developed formalism which incorporates electronic correlations originating from the exchange $sd$-couplin…
Spin-orbit torques induced by spin Hall and interfacial effects in heavy metal/ferromagnetic bilayers allow for a switching geometry based on in-plane current injection. Using this geometry, we demonstrate deterministic magnetization reversal by current pulses ranging from 180~ps to ms in Pt/Co/AlOx dots with lateral dimensions of 90~nm. We characterize the switching probability and critical current $I_c$ as function of pulse length, amplitude, and external field. Our data evidence two distinct regimes: a short-time intrinsic regime, where $I_c$ scales linearly with the inverse of the pulse le…
We investigate the ultrafast spin dynamics in an epitaxial hcp(1100) cobalt thin film. By performing pump-probe magneto-optical measurements with the magnetization along either the easy or hard magnetic axis, we determine the demagnetization and recovery times for the two axes. We observe a 35% slower dynamics along the easy magnetization axis, which we attribute to magneto-crystalline anisotropy of the electron-phonon coupling, supported by our ab initio calculations. This points towards an unambiguous and previously undisclosed role of anisotropic electron-lattice coupling in ultrafast magne…
Starting from a quantum kinetic theory for the spin dynamics in diluted magnetic semiconductors, we derive simplified equations that effectively describe the spin transfer between carriers and magnetic impurities for an arbitrary initial impurity magnetization. Taking the Markov limit of these effective equations, we obtain good quantitative agreement with the full quantum kinetic theory for the spin dynamics in bulk systems at high magnetic doping. In contrast, the standard rate description where the carrier-dopant interaction is treated according to Fermi's golden rule, which involves the as…
Using femtosecond optical pulses, we have investigated the ultrafast magnetization dynamics induced in a dielectric film of bismuth-substituted yttrium iron garnet (Bi-YIG) buried below a thick Cu/Pt metallic bilayer. We show that exciting the sample from Pt surface launches an acoustic strain pulse propagating into the garnet film. We discovered that this strain pulse induces a coherent magnetization precession in the Bi-YIG at the frequency of the ferromagnetic resonance. The observed phenomena can be explain by strain-induced changes of magnetocristalline anisotropy via the inverse magnetos…
In a number of recent experiments, it has been shown that femtosecond laser pulses can control magnetization on picosecond timescales, which is at least an order of magnitude faster compared to conventional magnetization dynamics. Among these demonstrations, one material system (GdFeCo ferromagnetic films) is particularly interesting, as deterministic toggle-switching of the magnetic order has been achieved without the need of any symmetry breaking magnetic field. This phenomenon is often referred to as all optical switching (AOS). However, so far, GdFeCo remains the only material system where…
We present a mean field theory of ferromagnetism in diluted magnetic semiconductor quantum wells. When subband mixing due to exchange interactions between quantum well free carriers and magnetic impurities is neglected, analytic result can be obtained for the dependence of the critical temperature and the spontaneous magnetization on the distribution of magnetic impurities and the quantum well width. The validity of this approximate theory has been tested by comparing its predictions with those from numerical self-consistent field calculations. Interactions among free carriers, accounted for u…
Intrinsic domain-wall resistance (DWR) in (Ga,Mn)As is studied theoretically and compared to experimental results. The recently developed model of spin transport in diluted ferromagnetic semiconductors [Van Dorpe et al., Phys. Rev. B 72, 205322 (2005)] is employed. The model combines the disorder-free Landauer-Büttiker formalism with the tight-binding description of the host band structure. The obtained results show how much the spherical 4x4 kp model [Nguyen, Shchelushkin, and Brataas, cond-mat/0601436] overestimates DWR in the adiabatic limit, and reveal the dependence of DWR on the magnetiz…
We report on a study of the temperature-dependence of current-induced effective magnetic fields due to spin-orbit interactions in the diluted ferromagnetic semiconductor (Ga,Mn)As. Contributions from the effective fields as well as from the anomalous Nernst effect are evident in the difference between transverse resistance measurements as a function of an external magnetic field for opposite orientations of the applied current. We separately extract these contributions by fitting to a model of coherently rotating magnetization. The component of the effective field with Dresselhaus symmetry is …
Terahertz spin waves could be generated on-demand via all-optical manipulation of magnetization by femtosecond laser pulse. Here, we present an energy balance model, which explains the energy transfer rates from laser pulse to electron bath coupled with phonon, spin, and magnetization of five different magnetic metallic thin films: Iron, Cobalt, Nickel, Gadolinium and Ni$_{2}$MnSn Heusler alloy. Two types of transient magnetization dynamics emerge in metallic magnetic thin films based on their Curie temperatures (T$_{C}$): type I (Fe, Co, and Ni with T$_{C}$ > room temperature, RT) and type II…
We present an Anderson-type model Hamiltonian with exchange coupling between the localized spins and the confined holes in the quantum dots to study the ferromagnetism in diluted magnetic semiconductor (DMS) quantum dot arrays embedded in semiconductors. The hybridization between the quantum-confined holes in the DMS quantum dots and the itinerant holes in the semiconductor valence band makes hole transfer between quantum dots, which can induce the long range ferromagnetic order of the localized spins. In addition, it makes the carrier spins both in the DMS quantum dots and in the semiconducto…
Novel time-resolved imaging techniques for the investigation of ultrafast nanoscale magnetization dynamics are indispensable for further developments in light-controlled magnetism. Here, we introduce femtosecond Lorentz microscopy, achieving a spatial resolution below 100 nm and a temporal resolution of 700 fs, which gives access to the transiently excited state of the spin system on femtosecond timescales and its subsequent relaxation dynamics. We demonstrate the capabilities of this technique by spatio-temporally mapping the light-induced demagnetization of a single magnetic vortex structure…
Spatially resolved measurements of quasi-ballistic precessional magnetic switching in a microstructure are presented. Crossing current wires allow detailed study of the precessional switching induced by coincident longitudinal and transverse magnetic field pulses. Though the response is initially spatially uniform, dephasing occurs leading to nonuniformity and transient demagnetization. This nonuniformity comes in spite of a novel method for suppression of end domains in remanence. The results have implications for the reliability of ballistic precessional switching in magnetic devices.
A circular magnetic disk with biaxial magnetocrystalline anisotropy has four stable magnetization states which can be used to encode a pixel's shade in a black/gray/white image. By solving the Landau-Lifshitz- Gilbert equation, we show that if moderate noise deflects the magnetization slightly from a stable state, it always returns to the original state, thereby automatically de-noising the corrupted image. The same system can compare a noisy input image with a stored image and make a matching decision using magneto-tunneling junctions. These tasks are executed at ultrahigh speeds (~2 ns for a…
We investigate the possibility of charge carrier localization in magnetic semiconductors due to the presence of a highly inhomogeneous external magnetic field. As an example, we study in detail the properties of a magnetic semiconductor-permalloy disk hybrid system. We find that the giant Zeeman respose of the magnetic semiconductor in conjuction with the highly non-uniform magnetic field created by the vortex state of a permalloy disk can lead to Zeeman localized states at the interface of the two materials. These trapped state are chiral, with chirality controlled by the orientation of the c…
Strong laser-induced magnetization of oxygen gas at room temperature and atmospheric pressure is achieved experimentally on the sub-nanosecond time scale. The method is based on controlling the electronic spin of paramagnetic molecules by means of manipulating their rotation with an optical centrifuge. Spin-rotational coupling results in high degree of spin polarization on the order of one Bohr magneton per centrifuged molecule. Owing to the non-resonant interaction with the laser pulses, the demonstrated technique is applicable to a broad class of paramagnetic rotors. Executed in a high-densi…
By comparing femtosecond laser-pulse-induced spin dynamics in the surface state of the rare earth metals Gd and Tb we show that the spin polarization of the valence states in both materials decays with significantly different time constants of 15\,ps and 400\,fs, respectively. The distinct spin polarization dynamics in Gd and Tb are opposed by similar exchange splitting dynamics in the two materials. The different time scales observed in our experiment can be attributed to weak and strong $4f$ spin to lattice coupling in Gd and Tb suggesting an intimate coupling of spin polarization and 4f mag…
Experimentally observed ultrafast all-optical magnetization reversal in ferrimagnetic metals and heterostructures based on antiferromagnetically coupled ferromagnetic $d-$ and $f-$metallic layers relies on intricate energy and angular momentum flow between electrons, phonons and spins. Here we treat the problem of angular momentum transfer in the course of ultrafast laser-induced dynamics in a ferrimagnetic metallic system using microscopical approach based on the system of rate equations. We show that the magnetization reversal is supported by a coupling of $d-$ and $f-$ subsystems to delocal…
We explore a thermal mechanism of changing the anisotropy by femtosecond laser pulses in dielectric ferrimagnetic garnets by taking a low symmetry (YBiPrLu)3(FeGa)5O12 film grown on the (210)-oriented Gd3Ga5O12 substrate as a model media. We demonstrate by means of spectral magneto-optical pump-probe technique and phenomenological analysis, that the magnetization precession in such a film is triggered by laser-induced changes of the growth-induced magnetic anisotropy along with the well-known ultrafast inverse Faraday effect. The change of magnetic anisotropy is mediated by the lattice heating…
Reducing energy dissipation while increasing speed in computation and memory is a long-standing challenge for spintronics research. In the last 20 years, femtosecond lasers have emerged as a tool to control the magnetization in specific magnetic materials at the picosecond timescale. However, the use of ultrafast optics in integrated circuits and memories would require a major paradigm shift. An ultrafast electrical control of the magnetization is far preferable for integrated systems. Here we demonstrate reliable and deterministic control of the out-of-plane magnetization of a 1 nm-thick Co l…
