The evolution of the magnetization in (Cd,Mn)Te quantum wells after a short pulse of magnetic field was determined from the giant Zeeman shift of spectroscopic lines. The dynamics in absence of magnetic field was found to be up to three orders of magnitude faster than that at 1 T. Hyperfine interaction and strain are mainly responsible for the fast decay. The influence of a hole gas is clearly visible: at zero field anisotropic holes stabilize the system of Mn ions, while in a magnetic field of 1 T they are known to speed up the decay by opening an additional relaxation channel.
This paper, based on a presentation at the Spintronics 2001 conference, provides a review of our studies on II-VI and III-V Mn-doped Diluted Magnetic Semiconductors. We use simple models appropriate for the low carrier density (insulating) regime, although we believe that some of the unusual features of the magnetization curves should qualitatively be present at larger dopings (metallic regime) as well. Positional disorder of the magnetic impurities inside the host semiconductor is shown to have observable consequences for the shape of the magnetization curve. Below the critical temperature th…
It is predicted that III-V diluted magnetic semiconductors can exhibit stripe-like modulations of magnetization and carrier concentration. This inhomogeneity results from the strong dependence of the magnetization on the carrier concentration. Within Landau theory, a characteristic temperature T* below the Curie temperature is found so that below T* the equilibrium magnetization shows modulations, which are strongly anharmonic. Wavelength and amplitude of the modulation rise for decreasing temperature, starting from zero at T*. Above T* the equilibrium state is homogeneous, but the coupling be…
We show that the magnetization dynamics in diluted magnetic semiconductors can be controlled separately from the static magnetization by means of an electric field. The spin-lattice relaxation (SLR) time of magnetic Mn2+ ions was tuned by two orders of magnitude by a gate voltage applied to n-type modulation-doped (Zn,Mn)Se/(Zn,Be)Se quantum wells. The effect is based on providing an additional channel for SLR by a two-dimensional electron gas (2DEG). The static magnetization responsible for the giant Zeeman spin splitting of excitons was not influenced by the 2DEG density.
We calculate the Coulomb interaction induced density, temperature and magnetization dependent many-body band-gap renormalization in a typical diluted magnetic semiconductor GaMnAs in the optimally-doped metallic regime as a function of carrier density and temperature. We find a large (about 0.1 eV) band gap renormalization which is enhanced by the ferromagnetic transition. We also calculate the impurity scattering effect on the gap narrowing. We suggest that the temperature, magnetization, and density dependent band gap renormalization could be used as an experimental probe to determine the va…
We calculate magnetization in magnetically doped semiconductors assuming a local exchange model of carrier-mediated ferromagnetic mechanism and using a number of complementary theoretical approaches. In general, we find that the results of our mean-field calculations, particularly the dynamical mean field theory results, give excellent qualitative agreement with the experimentally observed magnetization in systems with itinerant charge carriers, such as Ga_{1-x}Mn_xAs with 0.03 < x < 0.07, whereas our percolation-theory-based calculations agree well with the existing data in strongly insulatin…
The presence of nanoscale inhomogeneities has been experimentally evidenced in several diluted magnetic systems, which in turn often leads to interesting physical phenomena. However, a proper theoretical understanding of the underlying physics is lacking in most of the cases. Here we present a detailed and comprehensive theoretical study of the effects of nanoscale inhomogeneities on the temperature dependent spontaneous magnetization in diluted magnetic systems, which is found to exhibit an unusual and unconventional behavior. The effects of impurity clustering on the magnetization response h…
We present a detailed study, within the mean-field approximation, of an impurity band model for III-V diluted magnetic semiconductors. Such a model should be relevant at low carrier densities, below and near the metal-insulator transition. Positional disorder of the magnetic impurities inside the host semiconductor is shown to have observable consequences for the shape of the magnetization curve. Below the critical temperature the magnetization is spatially inhomogeneous, leading to very unusual temperature dependence of the average magnetization as well as specific heat. Disorder is also foun…
We study theoretically and experimentally the frequency and temperature dependence of resistivity noise in semiconductor heterostructures delta-doped by Mn. The resistivity noise is observed to be non-monotonous as a function of frequency. As a function of temperature, the noise increases by two orders of magnitude for a resistivity increase of about 50%. We study two possible sources of resistivity noise -- dynamic spin fluctuations and charge fluctuations, and find that dynamic spin fluctuations are more relevant for the observed noise data. The frequency and temperature dependence of resist…
The relationship between the modern and classical Landau's approach to carrier orbital magnetization is studied theoretically within the envelope function approximation, taking ferromagnetic (Ga,Mn)As as an example. It is shown that while the evaluation of hole magnetization within the modern theory does not require information on the band structure in a magnetic field, the number of basis wave functions must be much larger than in the Landau approach to achieve the same quantitative accuracy. A numerically efficient method is proposed, which takes advantages of these two theoretical schemes. …
We theoretically study the development of spontaneous magnetization in diluted magnetic semiconductors as arising from a percolation of bound magnetic polarons. Within the framework of a generalized percolation theory we derive analytic expressions for the Curie temperature and the magnetization, obtaining excellent quantitative agreement with Monte Carlo simulation results and good qualitative agreement with experimental results.
In diluted magnetic semiconductors, the carrier concentration and the magnetization of local moments are strongly coupled, since the magnetic interaction is mediated by the carriers. It is predicted that this coupling leads to an electric polarization due to an applied magnetic-field gradient and to the appearance of a magnetic-field-dependent voltage. An expression for this voltage is derived within Landau theory and its magnitude is estimated for (Ga,Mn)As. Furthermore, a large contribution to the thermopower based on the same mechanism is predicted. The role of fluctuations is also discusse…
Wurtzite GaN:Mn films on sapphire substrates were successfully grown by use of the molecular beam epitaxy (MBE) system. The film has an extremely high Curie temperature of around 940 K, although the Mn concentration is only about 3 ~ 5 %. Magnetization measurements were carried out in magnetic fields parallel to the film surface up to 7 T. The magnetization process shows the coexistence of ferromagnetic and paramagnetic contributions at low temperatures, while the typical ferromagnetic magnetization process is mainly observed at high temperatures because of the decrease of the paramagnetic con…
The technological concept of "digital alloying" offered by molecular-beam epitaxy is demonstrated to be a very effective tool for tailoring static and dynamic magnetic properties of diluted magnetic semiconductors. Compared to common "disordered alloys" with the same Mn concentration, the spin-lattice relaxation dynamics of magnetic Mn ions has been accelerated by an order of magnitude in (Cd,Mn)Te digital alloys, without any noticeable change in the giant Zeeman spin splitting of excitonic states, i.e. without effect on the static magnetization. The strong sensitivity of the magnetization dyn…
In1-xMnxAs diluted magnetic semiconductor (DMS) thin films have been grown using metalorganic vapor phase epitaxy (MOVPE). Tricarbonyl(methylcyclopentadienyl)manganese was used as the Mn source. Nominally single-phase, epitaxial films were achieved with Mn content as high as x=0.14 using growth temperatures Tg>475 C. For lower growth temperatures and higher Mn concentrations, nanometer scale MnAs precipitates were detected within the In1-xMnxAs matrix. Magnetic properties of the films were investigated using a superconducting quantum interference device (SQUID) magnetometer. Room-temperature f…
A systematic study of hole compensation effect on magnetic properties, which is controlled by defect compensation through ion irradiation, in (Ga,Mn)As, (In,Mn)As and (Ga,Mn)P is presented in this work. In all materials, both Curie temperature and magnetization decrease upon increasing the hole compensation, confirming the description of hole mediated ferromagnetism according to the p-d Zener model. The material dependence of Curie temperature and magnetization versus hole compensation reveals that the manipulation of magnetic properties in III-Mn-V dilute ferromagnetic semiconductors by ion i…
We develop a lattice mean field theory for ferromagnetic ordering in diluted magnetic semiconductors by taking into account the spatial fluctuations associated with random disorder in the magnetic impurity locations and the finite mean free path associated with low carrier mobilities. Assuming a carrier-mediated indirect RKKY exchange interaction among the magnetic impurities, we find substantial deviation from the extensively used continuum Zener model Weiss mean-field predictions. Our theory allows accurate analytic predictions for Tc, and provides simple explanations for a number of observe…
We predict that the Curie temperature of a ferromagnetic resonant tunneling diode will decrease abruptly, by approximately a factor of two, when the downstream chemical potential falls below the quantum well resonance energy. This property follows from elementary quantum transport theory notions combined with a mean field description of diluted magnetic semiconductor ferromagnetism. We illustrate this effect by solving coupled non-equilibrium Green's function, magnetic mean-field, and electrostatic Poisson equations self-consistently to predict the bias voltage and temperature dependence of th…
We study a model thin film containing diluted bilayer structure with the RKKY long-range interaction. The magnetic subsystem is composed of two magnetically doped layers, separated by an undoped nonmagnetic spacer and placed inside a wider film modelled by a quantum well of infinite depth. We focus our study on the range of parameters for which the antiferromagnetic coupling between the magnetic layers can be expected. The critical temperatures for such system are found and their dependence on magnetic layer thickness and charge carriers concentration is discussed. The magnetization distributi…
The crystallization process and the magnetization of Cr diluted CoFeB was investigated in both ribbon samples and thin film samples with Cr content up to 30 at. %. A primary crystallization of bcc phase from an amorphous precursor in ribbon samples was observed when the annealing temperature rose to between 421 oC and 456 oC, followed by boron segregation at temperatures between 518 oC and 573 oC. The two onset crystallization temperatures showed strong dependences on both Cr and B concentrations. The impact of Cr concentration on the magnetic properties including a reduced saturation magnetiz…
We consider a mean-field approach to the hole-mediated ferromagnetism in III-V Mn-based semiconductor compounds to discuss the dependence of the hole density on that of Mn sites in Ga_{1-x}Mn_xAs. The hole concentration, p, as a function of the fraction of Mn sites, x, is parametrized in terms of the product m*J_{pd}^2 (where m* is the hole effective mass and J_{pd} is the Kondo-like hole/local-moment coupling), and the critical temperature Tc. By using experimental data for these quantities, we have established the dependence of the hole concentration with x, which can be associated with the …
The first measurements of magnetization hysteresis loops on diluted single crystal of [(Pc)2Ho]-TBA+ (Pc: phthalocyaninato, TBA: tetrabutylammonium) in the subkelvin temperature range are reported. Characteristic staircase-like structure was observed, indicating the occurrence of the quantum tunneling of magnetization (QTM), which is a characteristic feature of SMMs. The quantum process in the new lanthanide SMMs is due to resonant quantum tunneling between entangled states of the electronic and nuclear spin systems, which is an essentially different mechanism from those of the known transitio…
Solid solutions of nominal composition [ZnGa$_2$O$_4$]$_{1-x}$[Fe$_3$O$_4$]$_x$, of the semiconducting spinel ZnGa$_2$O$_4$ with the ferrimagnetic spinel Fe$_3$O$_4$ have been prepared with $x$ = 0.05, 0.10, and 0.15. All samples show evidence for long-range magnetic ordering with ferromagnetic hysteresis at low temperatures. Magnetization as a function of field for the $x$ = 0.15 sample is S-shaped at temperatures as high as 200 K. Mössbauer spectroscopy on the $x$ = 0.15 sample confirms the presence of Fe$^{3+}$, and spontaneous magnetization at 4.2 K. The magnetic behavior is obtained witho…
This paper reports the effect of Fe doping on the structure and room temperature ferromagnetism of CeO2 nanoparticles. X-ray diffraction and selective area electron diffraction measurement reflects that Ce1-xFexO2 (x = 0.0 - 0.07) nanoparticles exhibit single phase nature with cubic structure and none of the sample showed the presence of any secondary phase. The mean particle size calculated by using a transmission electron microscopy measurement was found to increase with increase in Fe content. DC magnetization measurements performed at room temperature indicates that all the samples exhibit…
We report an all-optical time-domain detection of picosecond magnetization dynamics of arrays of 50 nm Ni80Fe20 (permalloy) dots down to the single nanodot regime. In the single nanodot regime the dynamics reveals one dominant resonant mode corresponding to the edge mode of the 50 nm dot with slightly higher damping than that of the unpatterned thin film. With the increase in areal density of the array both the precession frequency and damping increases significantly due to the increase in magnetostatic interactions between the nanodots and a mode splitting and sudden jump in apparent damping …
Theory of hole magnetization Mc in zinc-blende diluted ferromagnetic semiconductors is developed relaxing the spherical approximation of earlier approaches. The theory is employed to determine Mc for (Ga,Mn)As over a wide range of hole concentrations and a number of crystallographic orientations of Mn magnetization. It is found that anisotropy of Mc is practically negligible but the obtained magnitude of Mc is significantly greater than that determined in the spherical approximation. Its sign and value compares favorably with the results of available magnetization measurements and ferromagneti…
We investigated the nature of the magnetic phase transition in the Ge/1-x-y/Sn/x/Mn/y/Te mixed crystals with chemical composition changing in the range of 0.083 < x < 0.142 and 0.012 < y < 0.119. The DC magnetization measurements performed in the magnetic field up to 90 kOe and temperature range 2-200 K showed that the magnetic ordering at temperatures below T = 50 K exhibits features characteristic for both spin-glass and ferromagnetic phases. The modified Sherrington - Southern model was applied to explain the observed transition temperatures. The calculations showed that the spin-glass stat…
The Monte Carlo method in the canonical ensemble is used to investigate magnetization reversal in amorphous transition metal - rare earth multilayers. Our study is based on a model containing diluted clusters which exhibit an effective uniaxial anisotropy in competition with random magnetic anisotropy in the matrix. We simulate hysteresis loops for an abrupt profile and a diffuse one obtained from atom probe tomography analyses. Our results evidence that the atom probe tomography profile favors perpendicular magnetic anisotropy in agreement with magnetic measurements. Moreover, the hysteresis …
Using spin-1/2 description of valence holes and Kondo coupling between local spins and carriers, GaAs-based III-V diluted magnetic semiconductors (DMS)are studied in the coherent potential approximation(CPA). Our calculated relation of ground-state energy and impurity magnetization shows that ferromagnetism is always favorable at low temperatures. For very weak Kondo coupling, the density of states (DOS) of the host semiconductor is not modified much. Impurity band can be generated at the host band bottom only when Kondo coupling is strong enough. Using Weiss molecular theory, we predict a lin…
Narrow-gap higher mobility semiconducting alloys In_{1-x}Mn_{x}Sb were synthesized in polycrystalline form and their magnetic and transport properties have been investigated. Ferromagnetic response in In_{0.98}Mn_{0.02}Sb was detected by the observation of clear hysteresis loops up to room temperature in direct magnetization measurements. An unconventional (reentrant) magnetization versus temperature behavior has been found. We explained the observed peculiarities within the frameworks of recent models which suggest that a strong temperature dependence of the carrier density is a crucial param…
Applicability of dilute magnetic semiconductors (DMS) in electronic devices relies upon the understanding and control of their magnetic anisotropy. This paper explores one of the ways in engineering magnetic anisotropy in epitaxial layers of DMS by forming them into magnonic structures. For this purpose the canonical ferromagnetic DMS, namely (Ga,Mn)As, is employed. The anti-dot systems based on (Ga,Mn)As layers of various thicknesses are fabricated with focused ion beam apparatus and studied by means of microscopy as well as magnetometry. The magnetometric data - collected along two nonequiva…
The interplay of magnetic and semiconducting properties has been in the focus since more than a half of the century. In this introductory article we briefly review the key properties and functionalities of various magnetic semiconductor families, including europium chalcogenides, chromium spinels, dilute magnetic semiconductors, dilute ferromagnetic semiconductors and insulators, mentioning also sources of non-uniformities in the magnetization distribution, accounting for an apparent high Curie temperature ferromagnetism in many systems. Our survey is carried out from today's perspective of fe…
This review compiles results of experimental and theoretical studies on thin films and quantum structures of semiconductors with randomly distributed Mn ions, which exhibit spintronic functionalities associated with collective ferromagnetic spin ordering. Properties of p-type Mn-containing III-V as well as II-VI, V_2-VI_3, IV-VI, I-II-V, and elemental group IV semiconductors are described paying particular attention to the most thoroughly investigated system (Ga,Mn)As that supports the hole-mediated ferromagnetic order up to 190 K for the net concentration of Mn spins below 10%. Multilayer str…
In this pedagogical paper, the comparative analysis of two common approaches describing the ferromagnetic phase transition in diluted magnetic semiconductors (DMS) is expounded in terms of Weiss field approximation. Assuming a finite spin polarization of the magnetic ions, the treatment of carrier-ion exchange interaction in first order evokes the homogeneous Weiss molecular field that polarizes the spins of free carriers. In turn, this spin polarization of the free carriers exerts the effective field that may stabilize DMS spin polarization below a critical temperature Tc. The treatment of su…
We have studied the magnetic-field and concentration dependences of the magnetizations of the hole and Mn subsystems in diluted ferromagnetic semiconductor Ga_{1-x}Mn_xAs. A mean-field approximation to the hole-mediated interaction is used, in which the hole concentration p(x) is parametrized in terms of a fitting (of the hole effective mass and hole/local moment coupling) to experimental data on the Tc critical temperature. The dependence of the magnetizations with x, for a given temperature, presents a sharply peaked structure, with maxima increasing with applied magnetic field, which indica…
We have conducted precise magnetization measurements down to 0.5 K with a miniature 3He cryostat and a closed-cycle 3He gas handling system for a commercial superconducting quantum interference device magnetometer [Magnetic Property Measurement System (Quantum Design)]. The gas handling system contains two sorption pumps filled with granular charcoals. We pressurize 3He gas up to ambient pressure for the liquification at 3 K and then pump the vaper for cooling. The lowest sample temperature is ~ 0.5 K and it can persist for 34 hours. We demonstrate the performance of the system by observing th…
We investigate the effect of quantum confinement on the ferromagnetism of diluted magnetic semiconductor Ga$_{1-x}$Mn$_x$As using a combination of tight-binding and density functional methods. We observe strong majority-spin Mn $d$-As $p$ hybridization, as well as half metallic behavior, down to sizes as small as 20 Åin diameter. Below this critical size, the doped holes are self-trapped by the Mn-sites, signalling both valence and electronic transitions. Our results imply that magnetically doped III-V nanoparticles will provide a medium for manipulating the electronic structure of dilute magn…
